従来例の構成とその問題点
これまでに、光学的な情報記録再生方式として
は、次のようなものが知られている。

第1に、金属薄膜を用いる方法である。これは
細く絞つたレーザ光スポツトを前記薄膜に照射す
ることによつて、情報の書き込みを行なう方法で
ある。たとえば、インジウム金属In(融点Tm=
156℃)あるいはビスマス金属Bi(融点Tm=271
℃)等を基板上に1000Å程度の薄膜として形成し
たものが知られている。

ることによつて、情報の書き込みを行なう方法で

この部材に対する記録機構は、レーザ等の光源
を用いて、微少スポツト〜10μmφをこの薄膜に
照射せしめ、該金属膜の光吸収、昇温の結果、該

この消去性を向上する方法として、低酸化物に
SまたはSeを含ませた薄膜記録部材を用いる情
報記録再生方法が提案されている。この方法は、
記録感度が高く、消去性を有するという特徴があ
るが、繰り返し記録・消去を行なうと膜がダメー
ジを受けて破れてしまうという問題があり、実用
に至つていない。また、S,Seといつた比較的
蒸気圧の高い物質を使用するため、製造する際の
組成制御が困難であり、膜の再現性が乏しいとい
う問題があつた。

報記録再生方法が提案されている。この方法は、
記録感度が高く、消去性を有するという特徴があ
るが、繰り返し記録・消去を行なうと膜がダメー
ジを受けて破れてしまうという問題があり、実用

蒸気圧の高い物質を使用するため、製造する際の
組成制御が困難であり、膜の再現性が乏しいとい
う問題があつた。
発明の目的
本発明は、低酸化物薄膜の光学濃度変化が大き
く、記録に要するエネルギーが小さいといつた特
徴を保持しつつ、記録、消去が繰り返し行なえる
光学情報記録部材および、その記録、消去の方法
を提供することを目的とする。

本発明における光学情報記録部材は、基材の表
面に光吸収性の薄膜、つまり低酸化物にその低酸
化物を構成する第1の金属あるいは半金属とは異
なる第2の金属あるいは半金属の物質を含ませて
なる薄膜感光層を形成せしめたものである。な

実施例の説明
従来、低酸化物薄膜の黒化記録原理は、次のよ
うに考えられる。例えばTeOx(O<x<2)の場
合には、アモルフアス状態のTeO2のマトリクス
中に、Teが非常に小さい(約20Å)結晶状態で
存在している。この膜に光を照射すると、照射さ
れた部分の小さなTe結晶の粒径が増大し、屈折
率および消衰係数が変化し、その結果反射率およ
び透過率の変化として記録状態が検出できる。し
かし、この粒径の大きなTe結晶を再び元の小さ
なTe結晶に戻すことが、むつかしかつた。すな
わち、一般に大きな結晶を小さな結晶にするため
には、その物質を、高い温度に昇温したのち、急
冷してやることが必要であるが、TeOx(O<x<
2)の場合には、1つにはTeの結晶のまわりに
TeO2という熱伝達率の小さい物質のマトリクス
が存在するため、光吸収によつて得た熱エネルギ
ーが拡散しにくく角冷されにくいということ、も
う一つは、TeOxそのものの吸収係数が比較的小
さいため、光吸収の効率が悪く、必要な温度まで
昇温しにくい、という2点から大きな結晶を再び
小さな結晶にすることができなかつた。

2,3図で説明するような方法で形成することが

蒸着出発用原料とし、TeO2と、Te85Sn15を使
用し、第3図のような系を用いて薄膜を形成す
る。加熱蒸着用容器として石英ルツボを用い、コ
イルヒーターで加熱してアクリル樹脂基材上に厚
さ約1200Åの低酸化物薄膜TeOx:Snを形成す
る。ヒーター温度はTeO2ソースは800℃、
Te85Sn15ソースは750℃に設定した。

ー密度5mW/μm2以上で、照射時間40nsecの短
パルス光を照射したところ、照射部は白化し、元
の状態へ戻つた。この薄膜の分光透過率曲線は、
第9図の曲線a1に示すように半導体レーザ波長
0.8μ近傍では20%以上の透過率を有する。この膜
の黒化記録状態の分光透過率曲線は、同曲線a2に
示すように透過率が減少し、半導体レーザ波長で
は20%以上のΔTを得ることができる。記録・消
去は、この状態a1とa2の間で変化がおこなわれ

分光透過率曲線は白化状態でb1,c1、黒化状態で
b2,c2となり、それぞれb1→b2,c1→c2および逆
の変化を生ずる。

これらの記録膜は半導体レーザ波長0.8μ近傍で
大きい書き込み変化量ΔT>30%を得ることが可
能であるが、記録感度がやや低く、照射時間
200nsecのパルス光を照射したところ照射パワー
密度1mW/μm2以上のパワー密度で黒化した。

には、Ge,Te,Sbを添加した場合において特に
効果的であつた。

る。

第10図A,Bはそれぞれの黒化前後の分光透
過率曲線を示す。d1,e1,f1,g1はそれぞれ白化
状態を示す。黒化状態でd2,e2,f2,g2となり、
それぞれd1→d2,e1→e2,f1→f2,g1→g2および、
その逆の変化を生ずる。これらは、TeOx等に比
べると記録感度は、ほぼ同等であるが、光学的濃
度変化はやや小さく、半導体レーザ波長0.8μの近
傍では書き込み変化量ΔT(Q)10〜15%程度であつ
た。

に効果的であつた。

56は、本発明の光情報記録部材をφ200のデ
イスクに形状したものである。左側の光学系は、
白化および再生用の光学系である。白化用レーザ
67を出た光は、第1のレンズ68で凝似平行光
69となり、第2のレンズ70で円く整形した
後、第3のレンズ71で再び平行光72にし、ハ
ーフミラー73を介して、第4のレンズ74で波
長限界約0.8μまでしぼりこまれた円スポツト75
に集光される。この円スポツトによる照射は、
1800rpmで回転しているデイスク面56上では、
パワー密度が比較的高く、かつ照射時間が比較的
短いパルス光が与えられたのと同じ効果を得る。
従つて、記録膜があらかじめ黒化されている時に
は、レーザ変調によつて黒化トラツク66上に白
化信号76を記録することができる。

用レーザ57からの射出ビームは第1のレンズ5
8で凝似平行光59となり、第2のレンズ60で
一方向のみがしぼり込まれ、第3のレンズ61で
再び凝似平行光62となつた後、ハーフミラー6
3を介して、第4のレンズ64でデイスク面上に
やや細長いスポツト光65となつて照射される。
この細長いスポツトの長手方向をデイスクの回転
方向に合わせておけば、デイスク面上では、やや
照射パワー密度が低く、かつ、やや照射時間の長
いパルス光を照射したのと同じ効果を得る。従つ
て、白化スポツトと同じ回転数で記録膜を黒化す
ることができる。本実施例の場合には、記録部材
として、φ200、t1.1のアクリル基板上に、
TeOx:Sn薄膜を蒸着したもの用いた。黒化用の
レーザを半値巾にて約8μ×0.8μに整形し、出力
11mw、パワー密度約0.8mW/μm2で用い、又白
化用のレーザー出力8mw、パワー密度約6mW/
μm2で用いて、φ150の位置にて白化記録、黒化
消去を行つたところ、単一周波数5MHzで、C/
N比55dB以上を得、10万回記録、消去を繰り返
した後にもC/Nの劣化は、見られなかつた。

方向に合わせておけば、デイスク面上では、やや
照射パワー密度が低く、かつ、やや照射時間の長
いパルス光を照射したのと同じ効果を得る。従つ
て、白化スポツトと同じ回転数で記録膜を黒化す
ることができる。本実施例の場合には、記録部材
として、φ200、t1.1のアクリル基板上に、
TeOx:Sn薄膜を蒸着したもの用いた。黒化用の
レーザを半値巾にて約8μ×0.8μに整形し、出力
11mw、パワー密度約0.8mW/μm2で用い、又白
化用のレーザー出力8mw、パワー密度約6mW/
μm2で用いて、φ150の位置にて白化記録、黒化
消去を行つたところ、単一周波数5MHzで、C/
N比55dB以上を得、10万回記録、消去を繰り返
した後にもC/Nの劣化は、見られなかつた。
発明の効果
以上のように、本発明によれば、低酸化物のみ
から成る情報記録薄膜あるいは、カルコゲン化物
材料薄膜を用いた記録部材に比べて、光学濃度変
化を大きくとれると同時に、消去機能を有し、低
エネルギーで記録・消去が可能な、光学情報記録
部材を得ることができる。

- 【特許請求の範囲】 1 光照射によつて原子結合状態の可逆的変化に
伴う光学的特性の可逆的変化が生ずる記録薄膜を
基材上に形成した情報の記録、消去の繰返しが可
能な光学情報記録部材であつて、前記記録薄膜が
Geの低酸化物GeOx1(O<x1<2)中にTeとSb
とを含有することを特徴とする光学情報記録部
材。 2 記録薄膜はSbOx2(ただしO<x2<1.5)の低
酸化物とTeとGeとを含有することを特徴とする
特許請求の範囲第1項記載の光学情報記録部材。
