表面14上で要求された場合に望ましい。 [0018]改良された後方金属システム32は複数の
導電層から構成される。種々の層の累積効果は、通常は
んだダイ結合処理に関連するはんだ不良を著しく減少す
るように貫通孔内のはんだの選択的な“濡れなさ″を促
進することである。特に、接地面金属層を限定する第1
の層36は、連続した均一な層を形成するようにウェハ
12の下面および貫通孔34内に付着される。第1の層
36はスパッタされた材料の少なくとも1つのフィルム
、並びに好ましくは全体で約1ミクロンの厚さを有する
スパッタチタン、プラチナおよび金の複数の連続層を含
む。第1の層36はさらに付着され、最後のスパッタ金
属フィルムと隣接する金の電気めっきされたフィルムを
含み、約1ミクロンの厚さを有する。しかしながら、他
の既知の接地面金属層は容易に使用されることができる

ことが好ましい第2の層38は第1の層36に隣接して
付着される。ニッケルは周辺環境中で広範囲に急速に酸

好ましい厚さは少なくとも約1ミクロンである。また第
2の層38は電子移動を遮断し、はんだダイ結合処理中

んだが貫通孔34の内面40を濡らすことを阻止する。 ニッケルは好ましい選択材料であるが、そこに付着され
たはんだを選択的に濡らさない純粋または酸化されたい
ずれかの任意の金属が使用される得ることが理解される
。 [00201第3の導電層は符号42により示されてい
る。第3の層42は、MMICIOの平坦な下面全体を
限定するニッケルバリヤ層38上に付着された電気めっ
きされた金から製造されることが好ましい。第3の層4
2は貫通孔34内に付着されず、貫通孔34の周辺エツ
ジ付近で終端する。このようにして、第3の層42はは
んだダイ結合処理中に貫通孔具の外側で濡れを促進する
。 [0021]はんだダイ結合処理は、導電金属はんだ合
金を使用してアルミナ基体(示されていない)のような
他の基体に対するMMICIOの接着を含む。ぬれさな
いことができる“バリヤ層としてニッケルを使用した接
地面金属システムへの適用に好ましいはんだ合金組成は
80/20の金・錫および50150の鉛・インジウム
を含む。 はんだダイ結合はMMICIOの熱デユーティサイクル
動作中に発生された熱の発散を必要とする適用に好まし
い。 [0022]図1に示されたMMICIOは例示的なも
のであり、前記された本発明を限定するものではない。 任意の集積回路構造は構成または適用にかかわらず本発
明の適用が可能である。 [0023]図2を参照すると、第2の実施例による改
良されたMMIC50が詳細に示されている。MM I
C50はエアブリッジ30に近接して配置された複数
のチップ貫通孔34(1つ示されている)を含む。平坦
な下面52は、複数の導電層から構成された改良された
接地面金属システムを含む。前述されたように、種々の
層の累積効果は、一般にはんだグイ結合処理に関連した
はんだ不良を著しく減少するように貫通孔の選択的な“
濡れなさ″を促進することである。層36.38および
42は図1を参照して説明されたものと同一である。し
かしながら、第2の実施例ははんだダイ結合処理前には
んだプレフォームを正確に配置することを不要にするM
MIC装置に関する。特に、はんだ材料の第4の層54
は0.0005”乃至約01002” の厚さに第3の
層42上に予め付着される。はんだがその再流動温度に
加熱されるダイ結合中、層54は基体に装置を接着する
ようにMMIC50の下面に沿って流れる。濡らさない
ことが可能な表面40のために予め付着されたはんだ層
54は貫通孔34中に流れ込まない。ダイ結合処理前の
はんだ合金層の付着は、接着剤の厚さおよび均一性にお
ける信頼性を高める。したがって、不適切な電気インタ
ーフェイスは最小にされ、一方ダイ結合処理を実質的に
簡単にする。 [0024]ヒ化ガリウムウエハははんだグイ結合中に
最も穏やかなフラックスにも耐えることができないため
、はんだ材料はダイ結合処理前に窒素パージされた乾燥
箱中のホットプレート上でフラックスを使用しないで再
流動されなければならない。金・錫はんだ合金(16×
10 (−6) in/1nc) 、ヒ化ガリウムウェ
ハ(5,7X10(−6) in/1nC)および好ま
しくはアルミナ(7,0X10 (−6) in/1n
c)の間の熱膨張係数は、通常の接地面金属結合方法が
使用された場合、MMIC貫通孔34のクラッキングを
阻止するのに十分な程厳密に一致しない。しかしながら
、避けられない場合には図1および図2に示された改良
された接地金属システムにより、はんだ/貫通孔インタ
ーフェイスを選択的に濡らさないことによって熱膨張係
数差の影響が最小化されることができる。 [0025]改良されたMMIC構造は、現在利用可能
なはんだダイ結合装置の使用を許すものである。特に、
既存の全自動装置および試験システムを使用するMMI
C回路を生成する能力に力が入れられている。さらに、
MMICは高レベルの再生産性を提供し、データ収集を
容易にするためにコンピュータ集積製造(CI M)構
体内で組立てられると考えられる。 [0026]本発明は特定の実施例を参照して説明され
ているが、特許請求の範囲の技術的範囲内において変更
および修正が可能である。
おいて同一素子は同一符号を有する。典型的に、電磁気
システムにおいて使用される集積回路チップは0.01
5”乃至0.030” の範囲の平均的な半導体ウェハ
厚を有するシリコンから製造されている。通常、採取、
位置決定および組立て中に集積回路の表面との直接ダイ
接触を許容する集積回路の表面上に比較的薄い保護層が
設けられる。同様にして、この様なチップの後方または
望ましくない表面は、通常使用される読取り装置、印刷
回路板または基体との金属接着に対して導電性である接
地面金属層を含むように構成される。金属接着はチップ
と基体との間に電気インターフェイスを設け、したがっ
て導電材料から形成されなければならない。残念ながら
、通常の製造および処理方法は一般にマイクロ波周波数
モジュールで使用されるヒ化ガリウム(GaAs)モノ
リシックマイクロ波集積回路(MMIC)と適合しない
。ヒ化ガリウムは非常に脆く、シリコンの約1/2の強
皮である。最適特性を提供するために、ヒ化ガリウムM
MICの電気的接地路は非常に短くなければならない。 したがって、はぼ0.0044”乃至0.007” の
厚さにMMICウェハの厚さ“t l+を減少するため

化ガリウムMMICの結合に対して信頼性が低いことが
知られている。早期の破損に対するヒ化ガリウムウェハ
の感応性のために過度の廃棄物が生成される。破損はダ
イ結合処理中の初期の採取および配置処理およびそれに
続く動作中の熱サイクル中に生じ易い。同様に、不適当
なMMICはんだダイ結合は電気的および機械的特性を
低下させる。したがって、接着インターフェイスに沿っ
た空間は均一で連続的な電気および熱導電路を維持する
ために最小に保持されなければならない。 [0015]現在(従来技術)のチップ技術は、導電金
属から製造された接地面金属層を使用する。薄膜金属お
よび/または金めつき層は、はとんどの集積回路に選択
される材料である。この金属層は、はんだダイ結合処理
中に設けられたはんだ合金の“濡れ”′を促進する。す
なわち、金属層はMMICチップと基体との間に連続的
な空間のない接着を提供するためにダイ結合中にはんだ
がチップの下面にわたって均一に流れることを可能にす
る。通常、ウェハを通って延在する複数のチップを通る
貫通孔が親基体または印刷回路板からの導電接地路を限
定するために設けられる。同様にして、貫通孔はまたは
んだ材料が貫通孔表面に直接接着することを可能にする
ようにそこに付着された金属層により被覆される。詳細
に上記されたように、このような金属層製造は、MMI
Cチップの望ましくないクラッキングに大きく影響する
はんだダイ結合処理中の“はんだポスト′を形成する。 [00161図1を参照すると、第1の好ましい実施例
によるモノリシックマイクロ波集積回路(MMIC)が
示され、全体的に10で示されている。MMICloは
、好ましくヒ化ガリウムから製造された半絶縁性ウェハ
12から構成される。MMICIOの上部平面14上に
は種々の電気回路および素子が設けられている。これら
は入力ライン16、窒化シリコン絶縁体18、薄膜の抵
抗20、誘導性ライン22、ヒ化ガリウム電界効果トラ
ンジスタ(FET)24および埋設された抵抗26を含
む。さらに、MM I CIOの上面14は通常金から
製造され、上述された回路を形成する導体28を有し、
これらは全てマイクロ波周波数で動作することができる

Claims (1)
- 【特許請求の範囲】 【請求項1】 ウェハを通って第1の主面まで延在する
少なくとも1つの貫通孔を限定する第1および第2の主
面を有する半導体ウェハと、 前記半導体ウェハの前記第2の主面上の接地面金属層と
、 前記貫通孔とはんだ固体材料の結合を制限するために少
なくとも前記貫通孔内の前記接地面金属層上に形成され
た第1の層手段と、 前記基体に前記半導体ウェハを結合するために第1の層
手段上に形成された第2の層手段とを具備している電気
的に相互接続するために基体に金属的に結合されるよう
に構成された半導体装置。 【請求項2】 前記第1の層手段は前記貫通孔の表面上
に形成された第1の導電材料の層を含み、この第1の導
電材料は前記はんだ材料の濡れを阻止する請求項1記載
の半導体装置。 【請求項3】 前記第1の導電材料は電気めっきニッケ
ルの比較的薄い層であり、このニッケル層は前記半導体
ウェハの前記接地面金属層および前記貫通孔の前記面上
に付着される請求項2記載の半導体装置。 【請求項4】 前記第2の層手段は、この第2の導電材
料の層は前記第1の導電材料上に形成された第2の導電
材料の層を含み、前記貫通孔の周辺エツジで終端してい
る請求項3記載の半導体装置。 【請求項5】 前記第2の導電材料は前記ニッケル層上
に隣接して付着された金属化された金の比較的薄い層で
あり、前記金属化された金の層は前記貫通孔の周辺エツ
ジに隣接して終端している請求項4記載の半導体装置。 【請求項6】 半導体ウェハと、 前記半導体ウェハの第1の面に設けられた集積回路と、
前記半導体ウェハを通って第2の面から前記第1の面に
横断方向に延在する少なくとも1つの貫通孔と、前記集
積回路とインターフェイスするように前記貫通孔の表面
上に付着された第1の導電材料と、前記第1の導電材料
に隣接して前記半導体ウェハの第2の面上に付着され、
前記貫通孔の周辺エツジで終端する第2の導電材料とを
有し、前記半導体ウェハの第2の面上に設けられた接地
面層とを具備し、 前記第1の導電材料は前記貫通孔の前記表面との接触時
にはんだ材料の濡れを阻止し、前記第2の導電材料は前
記基体に前記半導体を電気的に相互接続するように前記
接地面層を前記はんだ材料が濡らすことを許容すること
を特徴とする基体に結合されるように構成された半導体
装置。 【請求項7】 前記第1の導電材料はニッケルから形成
されたバリアプレートである請求項6記載の半導体装置
。 【請求項8] (a)第1および第2の主面を有す
る半導体ウェハを設け、 (b)前記第2の主面から前記第1の主面に前記半導体
ウェハを通ってほぼ横断方向に延在する少なくとも1つ
の貫通孔を形成し、 (c)前記第1の主面に電気回路を形成し、(d)前記
貫通孔および第2の主面と隣接した第1の導電材料の層
を付着し、前記貫通孔内の前記第1の導電層は前記電気
回路とインターフェイスし、(e)前記貫通孔内の前記
第1の導電層をマスクし、(f)前記第1の導電材料の
層上に第2の導電材料の層を付着するステップを含む半
導体装置の製造方法において、 前記第1の導電層がはんだ材料の結合を阻止し、前記第
2の導電層は基体に前記半導体装置を結合するように前
記はんだ材料の結合を促進することを特徴とする半導体
装置の製造方法。 【請求項9] (g)前記第2の導電層上にそれと
隣接して前記はんだ材料の層を付着するステップを含む
請求項8記載の方法。 【請求項10】 前記ステップ(b)は前記半導体ウ
ェハを通る複数の貫通孔のエツチングを含む請求項8記
載の方法。
