Description
<透明電極付き基板>
図1は、透明電極付き基板10を示す断面図である。この透明電極付き基板10は、フィルム基材16、透明下地酸化物層11、および透明導電性酸化物層17、をこの順に含む(以後、透明下地酸化物層11と透明導電性酸化物層17をあわせたものを透明酸化物層18と称する。)。なお、透明下地酸化物層11は1層でも複数層でもよいが、生産性やアニール処理による短時間の結晶化を達成するという観点からは1層が好ましい。
フィルム基材16は、透明電極付き基板10の土台となる材料(基礎となる材料:基材)である。フィルム基材16としては、可視光領域で無色透明である透明フィルム基材16を用いることが好ましい。
フィルム基材16は、透明フィルム基板13を有する。透明フィルム基板13は、透明であり、少なくとも可視光領域で、無色透明であればよく、特に限定されない。透明フィルム基板13の厚みは、特に限定されないが、10μm以上400μm以下が好ましく、20μm以上200μm以下がより好ましい。透明フィルム基板13の厚みが上記範囲内であれば、透明フィルム基板13、ひいては透明電極付き基板10は、十分な耐久性を確保するとともに、適度な柔軟性を有するものとなる。
フィルム基材16は、透明フィルム基板13の片面(表面または裏面)または両面には、例えば、光学調整層、反射防止層、ぎらつき防止層、易接着層、応力緩衝層、ハードコート層、易滑層、帯電防止層、結晶化促進層、結晶化速度調整層、または、コーティング層等を少なくとも1層有する機能性層(不図示)が製膜されてもよい。機能性層としては、例えば、ハードコート層と光学調整層を用いる等、複数層を用いてもよい。
本発明の透明電極付き基板10は、図1に示すように、フィルム基材16上に、透明酸化物層18を有する。透明酸化物層18は、フィルム基材16側から順に、非晶質の透明下地酸化物層11および非晶質の透明導電性酸化物層17を有する。
次に、透明導電性酸化物層17の下地となる透明下地酸化物層11について説明する。透明下地酸化物層11は、非晶質である。透明下地酸化物層11が非晶質であることで、透明下地酸化物層11の表面の平坦性が良くなる。また、非晶質の透明下地酸化物層11を形成することにより、透明下地酸化物層11に粒界が存在しないため、透明導電性酸化物層17の形成時に透明フィルム基材16からの結晶化阻害成分の拡散を抑制することができる。さらに、アニール時の結晶成長の核が無く、アニール時に透明導電性酸化物層17と同時に結晶化が起こることから、アニール後の結晶サイズを大きく且つ均一にすることが可能である。
次に、透明導電性酸化物層17について説明する。透明導電性酸化物層17は、アニールによる結晶化工程前において非晶質である。そして、上述のとおり、透明導電性酸化物層17と透明下地酸化物層11の原料の組成は同じであることが好ましい。この場合、透明導電性酸化物層17は、透明下地酸化物層11と同様に、酸化亜鉛、酸化イットリウム、酸化マグネシウムあるいは酸化インジウムを主成分として含有するものなどが挙げられるが、中でも酸化インジウムを主成分として含有する非晶質な薄膜で形成されることが好ましく、酸化錫を添加した酸化インジウム(ITO)を用いることがより好ましい。
<基材準備工程>
透明電極付き基板10の製造方法について説明する。まず、フィルム基材16を準備する。なお、フィルム基材16は、透明フィルム基板13の単体だけで構成してもよいし、透明フィルム基板13上に機能性層(不図示)を積層させたフィルム基材16として構成してもよい。
フィルム基材16の上に、フィルム基材16に接するように、透明下地酸化物層11および透明導電性酸化物層17を順に製膜する。透明下地酸化物層11および透明導電性酸化物層17は、生産性の観点から、スパッタリング法による製膜(スパッタ製膜)にて連続して製膜される。スパッタリング法のうち、マグネトロンスパッタリング法によって形成されることが好ましい。
以上の工程を経ることで、透明電極付き基板10が製造される。この透明電極付き基板10は、ユーザ等の任意のタイミングで、アニール等によって結晶化させることができる。この結晶化工程を経ると、透明下地酸化物層11および透明導電性酸化物層17が結晶化することに起因して、低抵抗の透明酸化物層18が得られる。
以上のように製造された透明電極付き基板10は、例えば、タッチパネル、ディスプレイ、またはデジタルサイネージのような表示デバイスや、調光フィルムのようなスマートウィンドウ用の透明電極として用いられる。
透明下地酸化物層11および透明導電性酸化物層17の各膜厚は、透明電極付き基板10の断面を、透過型電子顕微鏡(TEM)で観察することにより求めた値を使用した。
透明酸化物層18のシート抵抗は、低抵抗率計ロレスタGP(MCP‐T710、三菱化学社製)を用いた四探針圧接測定により測定した。また、透明下地酸化物層11の抵抗率は、別途、透明下地酸化物層11のみの製膜を行い、その透明下地酸化物層11に対する表面抵抗の測定の結果から、抵抗率を算出した。
別途、透明下地酸化物層11のみの製膜を行い、表面の抵抗測定の結果から抵抗率を算出した。また、SII社製NanoNavi IIの原子間力顕微鏡(AFM)を用いて、1ミクロン四方の形状測定を行い、形状から結晶粒の有無を確認し、さらに、膜厚測定同様のTEMを用いた格子像観察から、5nm以上の短距離の秩序の有無を確認した。
透明電極付き基板10に対して、150℃で1時間、アニールを行った。そして、アニール後の透明酸化物層18の結晶性の確認には、膜厚測定同様のTEMを使用した。その結果、透明酸化物層18が完全に結晶化されていることが確認された(透明酸化物層の結晶化度100%)。
アニールされていない透明電極付き基板10を、25℃・50%RHの環境において1週間放置し、その1週間後の透明酸化物層18のシート抵抗を測定することで評価した。シート抵抗が低下していることと結晶化が進んでいることとを等価とした。
透明下地酸化物層11および透明導電性酸化物層17の各製膜では、酸化インジウム・錫(酸化錫含量10重量%)をターゲットとして用い、マグネトロンスパッタリング法により、透明下地酸化物層11と透明導電性酸化物層17を連続して製膜した。透明下地酸化物層11の製膜では、マグネトロンスパッタリング法でのマグネットの強度を、ターゲット表面上の最も強くなる磁場強度で700ガウス以上1300ガウス以下の範囲に設定した。また、各製膜における基板温度は20℃にして、酸素とアルゴンとの混合ガスを装置内に導入しながら製膜した。
透明下地酸化物層11、透明導電性酸化物層17の各製膜では、酸化インジウム・錫(酸化錫含量10重量%)をターゲットとして用いた。また、各製膜における基板温度は20℃にして、酸素とアルゴンとの混合ガスを装置内に導入しながら製膜した。

この比較例1では、透明下地酸化物層11を設けず、透明フィルム基材16上に直接透明導電性酸化物層17を設けた。透明導電性酸化物層17の製膜では、アルゴンおよび酸素を100:5の比率(体積比)で供給し、酸素分圧0.015Pa、製膜チャンバー内の全圧0.31Pa、パワー密度を2.5W/cm2(放電電圧:-285V)にし、膜厚t2は100.0nmとした。また、製膜における基板温度は20℃にして、酸素とアルゴンとの混合ガスを装置内に導入しながら製膜した。
この比較例2では、透明下地酸化物層11として酸化ケイ素を用いた。透明下地酸化物層11の製膜では、シリコン(p型ドープ)ターゲットを設置したデュアルカソードに、放電電圧が450Vとなるようにアルゴン中に酸素を制御しながら可変供給し、製膜チャンバー内の全圧0.33Pa、パワー密度を1.0W/cm2にし、膜厚t1は3.0nmとした。また、製膜における基板温度は20℃にして、酸素とアルゴンとの混合ガスを装置内に導入しながら製膜した。
透明下地酸化物層11、透明導電性酸化物層17の各製膜では、酸化インジウム・錫(酸化錫含量10重量%)をターゲットとして用いた。また、各製膜における基板温度は20℃にして、酸素とアルゴンとの混合ガスを装置内に導入しながら製膜した。

以上の結果を表1に示す。
全実施例(実施例1~4)と比較例1とを比較すると、全実施例では、透明下地酸化物層11が存在することで、アニール処理後の透明酸化物層18のシート抵抗(R1)の数値が、19.9~20.3Ω/□であり、透明下地酸化物層11が存在しない比較例1におけるアニール処理後の透明酸化物層18のシート抵抗(R1)の数値(34.2Ω/□)に比べて格段に低かった。
また、実施例1では、透明フィルム基材16と透明下地酸化物層11との界面が、図4に示すように略平坦な形状となり、実施例2~4においても実施例1と同様に透明フィルム基材16と透明下地酸化物層11との界面が、略平坦な形状となった。これは、マグネトロンスパッタリングに用いるマグネットの強度を強くすることで、放電場における磁場強度が大きくなり、放電電圧が低下することに起因すると考えられる。そして、これによって、透明下地酸化物層11の形成が、透明フィルム基材16に対して低ダメージで製膜されたと考えられる。

Claims (7)
- フィルム基材上に透明酸化物層を形成する透明電極付き基板の製造方法であって、
前記フィルム基材は、透明フィルム基板を有し、
前記透明酸化物層は、スパッタリング法によって、フィルム基材上に順に製膜された、非晶質の透明下地酸化物層と、非晶質の透明導電性酸化物層とを有し、
前記透明下地酸化物層形成時に直流(DC)電源で印加したときの放電電圧(VU)の絶対値が、255V以上280V以下であり、且つ前記放電電圧(VU)の、前記透明導電性酸化物層形成時に直流電源で印加したときの放電電圧Vcに対する比(VU/Vc)の値が0.86以上0.98以下であり、
前記透明導電性酸化物層形成時の酸素分圧が、前記透明下地酸化物層形成時の酸素分圧より高く、
前記透明下地酸化物層形成時の製膜圧力(Pu)は、前記透明導電性酸化物層形成時の製膜圧力(Pc)に対する比(Pu/Pc)が、1.0≦Pu/Pc≦2.5の関係式を満たす、透明電極付き基板の製造方法。 - 前記透明下地酸化物層の膜厚(t1)は、前記透明酸化物層(tT)の膜厚の1.5%以上3.0%以下である、請求項1に記載の透明電極付き基板の製造方法。
- 前記スパッタリング法によって前記透明酸化物層を形成した後、アニール処理により前記透明電極付き基板の結晶化を行い、
前記透明酸化物層は、前記フィルム基材とは反対側の表面から観察したときの結晶粒径の平均値である平均結晶粒径(Da)が、前記透明酸化物層の膜厚(tT)の1.5倍以上2.5倍以下である、請求項1、又は2に記載の透明電極付き基板の製造方法。 - 前記透明下地酸化物層と前記透明導電性酸化物層は、同じ組成の原料を用いて形成され、前記原料は、酸化インジウム錫である、請求項1~3のいずれかに記載の透明電極付き基板の製造方法。
- 前記酸化インジウム錫は、酸化インジウムに酸化錫を添加したものであり、酸化錫の添加量が8.2質量%以上11.2質量%以下である、請求項4に記載の透明電極付き基板の製造方法。
- フィルム基材上に透明酸化物層を有する透明電極付き基板であって、
前記透明酸化物層は、フィルム基材上に順に製膜された、非晶質の透明下地酸化物層と、非晶質の透明導電性酸化物層とを有し、
前記透明電極付き基板の断面で見て、前記透明導電性酸化物層と前記透明下地酸化物層との界面から、前記透明導電性酸化物層に向かって10nmだけ離れた位置までの領域では、X線光電子分光によって測定した酸素含有量が、前記透明下地酸化物層に向かって単調減少する傾きをもつ1次関数で線形近似され、前記傾きが-1.0以上-0.5以下である、透明電極付き基板。 - 前記透明酸化物層は、前記フィルム基材とは反対側の表面から観察したときの結晶粒径の平均値である平均結晶粒径(Da)が、前記透明酸化物層の膜厚(tT)の1.5倍以上2.5倍以下である、請求項6に記載の透明電極付き基板。
