各実施例および比較例における評価方法を以下に示す。
各実施例および比較例により得られたシロキサン樹脂組成物について、E型粘度計を用いて、温度25℃、回転数20rpmの条件で1分間保持した後の粘度を測定した。
各実施例および比較例により得られたシロキサン樹脂組成物の塗布工程における塗布不良の有無から、下記基準により塗布性を評価した。ただし、塗布不良とは、ノズル目詰まり、膜厚不均一、塗布欠陥の少なくともいずれかが生じている状態をいう。
塗布不良なし:A
塗布不良あり:B。
各実施例および比較例より得られたパターン幅/パターン間隔(以下、「L/S」)が異なる2種類の接着パターン付きフィルムを、光学顕微鏡を用いて倍率50倍に拡大観察し、パターン形成不良の有無を観察し、下記基準によりパターン加工性を評価した。ただし、パターン形成不良とは、PETフィルムからのパターン剥離、パターン間の残渣の少なくともいずれかが生じている状態をいう。
基材面内にパターン形成不良なし:A
基材面内にパターン形成不良あり:B。
各実施例および比較例より得られた接着パターン付きフィルム上にガラス基板(OA-10G、日本電気硝子(株)製)を重ね、貼り合せた後、ホットプレートを用いて120℃、30分間加熱し、ガラス基板付きフィルムを製造した。このガラス基板付きフィルムを幅25mm、長さ100mmに裁断し、引張り試験機(EZ-SX、(株)島津製作所製)を用いて、剥離角度90度、剥離速度300mm/minで引き剥がす際の接着力(N/25mm)を測定した。
各実施例および比較例より得られた接着剤付きフィルム上にPETフィルムを重ね、貼り合せた後、ホットプレートを用いて120℃、30分間加熱し、硬化物付きフィルムを製造した。この硬化物付きフィルムを幅10mm、長さ100mmに裁断し、硬化物面が対向するように耐久試験機(DLDMLH-FU、ユアサシステム機器(株)製)にセットし、曲げR半径5mmの条件で面状体U字折り返し試験を行った。この試験を100回、500回、1000回、および5000回繰り返した後、光学顕微鏡を用いて硬化物を倍率50倍にて拡大観察し、破損の有無を観察し、下記基準により硬化物の柔軟性を評価した。ただし、硬化物の破損とは、クラック、破断、基材と被着体の剥がれの少なくともいずれかが生じている状態をいう。
硬化物に破損なし:A
硬化物に破損あり:B。
各実施例および比較例により得られたシロキサン樹脂組成物を、10cm角の無アルカリガラス基板上に、キュア後の膜厚が10μm、30μmとなるようにそれぞれ塗布し、ホットプレート(SCW-636)を用いて、温度100℃で3分間プリベークし、プリベーク膜を形成した。その後、パラレルライトマスクアライナー(キヤノン(株)製「PLA-501F(商品名)」)を用いて、超高圧水銀灯を光源とし、マスクを介さずに、プリベーク膜を露光量300mJ/cm2の露光量で露光した。その後、自動現像装置(滝沢産業(株)製「AD-2000(商品名)」)を用いて、濃度0.045重量%の水酸化カリウム水溶液により60秒間シャワー現像し、次いで水により30秒間リンスした。さらに、オーブン(商品名IHPS-222、エスペック(株)製)を用いて、空気中、温度200℃で30分間キュアし、硬化物を作製した。作製した硬化物を目視観察し、下記基準によりクラックの発生有無を評価した。ただし、1つでもクラックが確認された場合には、その膜厚におけるクラック耐性はないと判断した。

各実施例および比較例により得られたシロキサン樹脂組成物を、シリコンウエハー基板上に塗布し、前述の(6)クラック耐性の評価方法と同様にプリベーク、露光、現像を行った。プリベーク後と現像後に膜厚を測定し、下記式により現像膜減りを評価した。
現像膜減り(%)=((プリベーク後の膜厚)-(現像後の膜厚))×100/(プリベーク後の膜厚)。
ガラスフラスコに、表1記載のオルガノシラン化合物(a-X1)、オルガノシラン化合物(b-Y1)、オルガノシラン化合物(c-Z1)を総量が1モルとなるよう表1記載のモル%相当の質量で採取し、重合禁止剤を0.21g、溶剤を205.47g添加して、40℃で30分間撹拌した。その後、オルガノシラン化合物の総重量100質量%に対して1質量%のりん酸の水溶液を10分間かけて添加し、添加後30分間撹拌した後、70℃で30分間撹拌した。副生成物のメタノール、水を留去しながら、120℃で3時間撹拌し、シロキサン樹脂(A)に相当するシロキサン樹脂A1のPGMEA溶液を得た。
シロキサン樹脂を構成するオルガノシラン化合物の種類と質量、重合時間を表1~2に記載の通りに変更したこと以外は合成例1と同様の方法により、シロキサン樹脂(A)に相当するシロキサン樹脂A2~A24およびシロキサン樹脂(A)に相当しないシロキサン樹脂A’25~27をそれぞれ合成した。合成例1と同様にしてR1、R2およびR3の総モル数に対する炭素数1~30の炭化水素基の割合、a、bおよびcの総和に対するa、b、cそれぞれの割合、重量平均分子量を測定した結果を表1~2に示す。
バイアル瓶に、合成例1により得られたシロキサン樹脂A1を固形分濃度換算で80質量%、不飽和二重結合を有する化合物(B)を19質量%、光重合開始剤(C)を0.9質量%、レベリング剤を0.1質量%となるように採取したのち、全固形分濃度が40質量%になるように溶剤(D)を添加して、室温で30分間撹拌し、シロキサン樹脂組成物S1を製造した。このシロキサン樹脂組成物の粘度を前記方法により評価したところ、10mPa・sであった。
シロキサン樹脂を表3~4に記載の通りに変更したこと以外は実施例1と同様の方法で、シロキサン樹脂組成物S2~S24およびS28~30をそれぞれ製造した。シロキサン樹脂組成物S1を表3~4に記載のシロキサン樹脂組成物S2~S24およびS28~30に変更したこと以外は実施例1と同様の方法で、接着パターン付きフィルムP2~24およびP28~30および接着剤付きフィルムP2~24およびP28~30を得た。前記方法により評価した結果を表3~4に示す。
バイアル瓶に、合成例24により得られたシロキサン樹脂A24を固形分濃度換算で78.5質量%、不飽和二重結合を有する化合物(B)を19質量%、光重合開始剤(C)を0.9質量%、光酸発生剤(E)を1.5質量%、レベリング剤を0.1質量%となるように採取したのち、全固形分濃度が40質量%になるように溶剤(D)を添加して、室温で30分間撹拌し、シロキサン樹脂組成物S25を製造した。このシロキサン樹脂組成物の粘度を前記方法により評価したところ、10mPa・sであった。シロキサン樹脂組成物S1をS25に変更したこと以外は実施例1と同様の方法で、接着パターン付きフィルムP25および接着剤付きフィルムP25を得た。前記方法により評価した結果を表4に示す。
バイアル瓶に、合成例24により得られたシロキサン樹脂A24を固形分濃度換算で79.7質量%、不飽和二重結合を有する化合物(B)を19質量%、光重合開始剤(C)を0.9質量%、光酸発生剤(E)を0.3質量%、レベリング剤を0.1質量%となるように採取したのち、全固形分濃度が40質量%になるように溶剤(D)を添加して、室温で30分間撹拌し、シロキサン樹脂組成物S26を製造した。このシロキサン樹脂組成物の粘度を前記方法により評価したところ、10mPa・sであった。シロキサン樹脂組成物S1をS26に変更したこと以外は実施例1と同様の方法で、接着パターン付きフィルムP26および接着剤付きフィルムP26を得た。前記方法により評価した結果を表3~4に示す。
バイアル瓶に、合成例24により得られたシロキサン樹脂A24を固形分濃度換算で77.5質量%、不飽和二重結合を有する化合物(B)を19質量%、光重合開始剤(C)を0.9質量%、光酸発生剤(E)を2.5質量%、レベリング剤を0.1質量%となるように採取したのち、全固形分濃度が40質量%になるように溶剤(D)を添加して、室温で30分間撹拌し、シロキサン樹脂組成物S27を製造した。このシロキサン樹脂組成物の粘度を前記方法により評価したところ、10mPa・sであった。シロキサン樹脂組成物S1をS27に変更したこと以外は実施例1と同様の方法で、接着パターン付きフィルムP27および接着剤付きフィルムP27を得た。前記方法により評価した結果を表3~4に示す。
シリコーン処理を施したPETフィルム(“ルミラー”(登録商標)S-10;東レ(株)製)上に、乾燥後膜厚が10μmになるようにシロキサン樹脂組成物S18をスリットコート法により塗布し、塗布膜付きフィルムを得た。塗布膜付きフィルムを100℃のホットプレートで3分間乾燥して、乾燥膜付きフィルムを得た。乾燥膜付きフィルムに開口部が136mm×72mmのパターンが100μm間隔で複数個描画されている露光マスクを介して、21mW/cm2の出力の超高圧水銀灯により照射量300mJ/cm2の露光(波長365nm換算)し、パターン露光フィルムを得た。その後、0.045質量%水酸化カリウム水溶液を現像液として、パターン露光フィルムを非露光部が全て溶解する時間までシャワー現像し、接着パターン付きフィルムを得た。得られた接着パターン付きフィルムをスリッターで個片に裁断し、接着パターン付きフィルム個片を得た。接着パターン付きフィルム個片を偏光板(SEG;日東電工(株)製)、位相差フィルム(SN2;日東電工(株)製)にそれぞれ転写した後、真空ラミネーターを用いて80℃、0.2MPaの条件で液晶セル(Model6.1”;エーユーオプトロニクス製)の両面にそれぞれを貼り合わせてディスプレイ型表示装置を製造した。このディスプレイ型表示装置を環境試験機(エスペック(株)製「PR-1J」)を用いて、85℃85%RH条件下で500時間恒温高湿処理した後、接着パターンの発泡、浮き、剥がれなどの接着不良および外観不良を、目視により観察したところ、いずれの不良もなかった。
Claims (9)
- 下記一般式(1)で表される構造、下記一般式(2)で表される構造および下記一般式(3)で表される構造を含むシロキサン樹脂(A)、不飽和二重結合を有する化合物(B)、光重合開始剤(C)および溶剤(D)を含有し、
前記シロキサン樹脂(A)において、一般式(1)中のXが、オクテニル基、グリシジルオキシペンチル基、グリシジルオキシヘキシル基、グリシジルオキシヘプチル基、グリシジルオキシオクチル基、グリシジルオキシノニル基、グリシジルオキシデシル基のいずれかであるシロキサン樹脂組成物。
- さらに、光酸発生剤(E)を含有する請求項1記載のシロキサン樹脂組成物。
- 前記シロキサン樹脂(A)において、R1、R2およびR3の総モル数に対する炭素数1~30の炭化水素基の割合が10~80モル%である請求項1または2に記載のシロキサン樹脂組成物。
- 前記シロキサン樹脂(A)において、a、bおよびcの総和に対するaの割合が10~60%、bの割合が20~60%、cの割合が5~35%である請求項1~3のいずれか一項に記載のシロキサン樹脂組成物。
- 請求項1~4のいずれか一項に記載のシロキサン樹脂組成物からなる接着剤。
- 請求項1~4のいずれか一項に記載のシロキサン樹脂組成物を硬化させてなる、膜厚が10~200μmである硬化物。
- 液晶セル、有機ELセル、ミニLEDセル、および、マイクロLEDセルからなる群から選ばれる少なくとも一つ、および、基板、請求項6に記載の硬化物、を有する表示装置。
- 請求項6に記載の硬化物を有する半導体装置。
- 請求項6に記載の硬化物を有する照明装置。
