本出願のブロック共重合体または前記ブロック共重合体のいずれか一つの高分子セグメントは、DSC(Differential scanning calorimetry)分析で−80〜200の範囲内で溶解転移(melting transition)ピークまたは等方転移(isotropic transition)ピークを示すことができる。ブロック共重合体または前記ブロック共重合体のいずれか一つの高分子セグメントは、溶解転移ピークまたは等方転移ピークのうちいずれか一つのピークのみを示すことができ、二つのピークの両方を示すことができる。このようなブロック共重合体は、自己組織化に適合した結晶(crystal)相および/または液晶(liquid crystal)相を全体的に示すか、あるいはそのような結晶相および/または液晶相を示す高分子セグメントを含む共重合体であってもよい。前記条件1を満たす高分子セグメントは、高分子セグメントAであってもよい。

本出願のブロック共重合体は、XRD分析(X線回折分析、X−ray Diffraction analysis)時に所定範囲の散乱ベクトル(q)内で少なくとも一つのピークを示す高分子セグメントを含んでいてもよい。条件2を満たす高分子セグメントは、前記高分子セグメントAであってもよい。
本出願のブロック共重合体は、高分子セグメントAとして、後述する側鎖を有する高分子セグメントを含むことができ、前記側鎖の鎖形成原子の数(n)が、前記条件2と同じ方式で実行されるX線回折分析により求められる散乱ベクトル(q)と下記数式1を満たすことができる。

本出願のブロック共重合体の高分子セグメントAの表面エネルギーと高分子セグメントBの表面エネルギーとの差の絶対値が10mN/m以下、9mN/m以下、8mN/m以下、7.5mN/m以下または7mN/m以下であってもよい。前記表面エネルギーの差の絶対値は、1.5mN/m、2mN/mまたは2.5mN/m以上であってもよい。このような範囲の表面エネルギーの差の絶対値を有する高分子セグメントAおよびBが共有結合により連結された構造は、効果的な微細相分離(microphase seperation)を誘導することができる。前記で高分子セグメントAは、例えば、後述する側鎖を有する高分子セグメントであってもよい。
ブロック共重合体において高分子セグメントAと高分子セグメントBの密度差の絶対値は、0.25g/cm3以上、0.3g/cm3以上、0.35g/cm3以上、0.4g/cm3以上または0.45g/cm3以上であってもよい。前記密度差の絶対値は、0.9g/cm3以上、0.8g/cm3以下、0.7g/cm3以下、0.65g/cm3以下または0.6g/cm3以下であってもよい。このような範囲の密度差の絶対値を有する高分子セグメントAと高分子セグメントBが共有結合により連結された構造は、好適な非相溶性による相分離によって効果的な微細相分離(microphase seperation)を誘導することができる。
NMR分析は、三重共鳴5mmプローブを有するVarian Unity Inova(500MHz)分光計を含むNMR分光計を使用して常温で行った。NMR測定用溶媒(CDCl3)に分析対象物質を約10mg/mL程度の濃度で希釈させて使用し、化学的移動は、ppmで表現した。

数平均分子量(Mn)および分子量分布は、GPC(Gel permeation chromatography)を使用して測定した。5mLのバイアル(vial)に実施例または比較例のブロック共重合体または巨大開始剤などの分析対象物質を入れ、約1mg/mL程度の濃度になるようにTHF(tetrahydro furan)に希釈する。その後、キャリブレーション用標準試料と分析しようとする試料をシリンジフィルタ(細孔サイズ:0.45μm)を通じて濾過させた後に測定した。分析プログラムは、Agilent technologies社のChemStationを使用し、試料の溶出時間(elution time)を検量線(calibration curve)と比較して重量平均分子量(Mw)および数平均分子量(Mn)をそれぞれ求め、その比率(Mw/Mn)で分子量分布(PDI)を計算した。GPCの測定条件は、下記の通りである。

視斜角入射小角散乱(GISAXS)分析は、浦項加速器3Cビームラインを利用して行った。分析対象であるブロック共重合体をフルオロベンゼンに約0.7重量%の固形分の濃度で希釈させてコーティング液を製造し、前記コーティング液を基材上に約5nmの厚さでスピンコートした。コーティング面積は、2.25cm2程度に調整した(横の長さ:1.5cm、縦の長さ:1.5cm)。コーティングされた高分子膜を常温で約1時間乾燥させ、さらに約160℃の温度で約1時間熱的熟成させて相分離構造を誘導した。引き続いて、相分離構造が形成された膜を形成した。膜の臨界角と基材の臨界角との間の角度に該当する約0.12度〜0.23度の範囲内の入射角で膜にX線を入射させた後、検出器(2D marCCD)にて膜から散乱して出るX線回折パターンを得た。この際、膜から検出器までの距離は、約2m〜3mの範囲内で膜に形成された自己組織化パターンがよく観察される範囲で選択した。基材としては、親水性表面を有する基材(ピラニア(piranha)溶液で処理されて純水に対する常温濡れ角が約5度であるシリコン基板)または疎水性表面を有する基材(HMDS(hexamethyldisilazane)で処理されて純水に対する常温濡れ角が約60度であるシリコン基板)を使用した。
XRD分析は、浦項加速器4Cビームラインで試料にX線を透過させて散乱ベクトル(q)に応じた散乱強度を測定することにより測定した。試料としては、特別な前処理なしに合成されたブロック共重合体を精製した後、真空オーブンで約1日間維持することにより、乾燥させた粉末状態のブロック共重合体をXRD測定用セルに入れて使用した。XRDパターンの分析時には、垂直サイズが0.023mmであり、水平サイズが0.3mmであるX線を利用し、検出器としては、2D marCCDを利用した。散乱して出る2D回折パターンをイメージとして得た。得られた回折パターンを最小二乗法を適用した数値分析学的な方式で分析して散乱ベクトルおよび半値全幅などの情報を得た。前記分析時には、オリジンプログラムを適用し、XRD回折パターンにおいて最も最小の強度を示す部分をベースラインとして取って前記での強度を0になるようにした状態で前記XRDパターンピークのプロファイルをガウシアンフィッティングし、フィッティングされた結果から前記散乱ベクトルと半値全幅を求めた。
表面エネルギーは、水滴型分析器(Drop Shape Analyzer,KRUSS社のDSA100製品)を使用して測定した。測定しようとする物質(重合体)をフルオロベンゼンに約2重量%の固形分の濃度で希釈させてコーティング液を製造し、製造されたコーティング液をシリコンウェハーに約50nmの厚さおよび4cm2のコーティング面積(横:2cm、縦:2cm)でスピンコートした。コーティング層を常温で約1時間乾燥し、引き続いて約160℃で約1時間熱的熟成させた。熱的熟成を経た膜に表面張力が公知となっている脱イオン化水を落とし、その接触角を求める過程を5回繰り返して、得られた5個の接触角の数値の平均値を求めた。同一に、表面張力が公知となっているジヨードメタンを落とし、その接触角を求める過程を5回繰り返して、得られた5個の接触角の数値の平均値を求めた。求められた脱イオン化水とジヨードメタンに対する接触角の平均値を利用してOwens−Wendt−Rabel−Kaelble方法により溶媒の表面張力に関する数値(Strom値)を代入して表面エネルギーを求めた。ブロック共重合体の各高分子セグメントに対する表面エネルギーの数値は、前記高分子セグメントを形成する単量体だけで製造された単独重合体(homopolymer)に対して前記記述した方法で求めた。
視斜角入射広角散乱(GIWAXS)分析は、浦項加速器3Cビームラインを利用して行った。分析対象である単一重合体をトルエンに約1重量%の固形分の濃度で希釈させてコーティング液を製造し、前記コーティング液を基材上に約30nmの厚さでスピンコートした。コーティング面積は、約2.25cm2程度に調整した(横:1.5cm、縦:1.5cm)。コーティングされた高分子膜を常温で約1時間乾燥させ、さらに約160℃の温度で約1時間熱的熟成させて膜を形成した。膜の臨界角と基材の臨界角との間の角度に該当する約0.12度〜0.23度の範囲内の入射角で膜にX線を入射させた後、検出器(2D marCCD)にて膜から散乱して出るX線回折パターンを得た。この際、膜から検出器までの距離は、約0.1m〜0.5mの範囲内で膜に形成された結晶または液晶構造がよく観察される範囲で選択した。基材としては、ピラニア(piranha)溶液で処理されて純水に対する常温濡れ角が約5度であるシリコン基板を使用した。GIWAXSスペクトルで12nm−1〜16nm−1の範囲の回折パターンの方位角(azimuthal angle)−90度〜90度の範囲(回折パターンの上方向(アウトオブプレーン回折パターン)を0度としたときの方位角)での散乱強度をプロッティング(plotting)し、そのグラフからガウスフィッティング(Gauss fitting)を用いて半値全幅を求めた。また、ガウス フィッティング時にピークの半分のみが観察される場合は、求められる半値全幅(FWHM)の2倍の値をピークの半値全幅であると定義した。
DSC分析は、PerkinElmer DSC800装備を使用して行った。前記装備を使用して分析対象試料を窒素の雰囲気下で25°2から200まで分当たり10の速度で加温し、さらに200から−80まで分当たり−10の速度で冷却させ、さらに−80から200まで分当り10の速度で昇温させて吸熱カーブを得る方式で行った。得られた吸熱カーブを分析して、溶解転移ピークを示す温度(溶解転移温度、Tm)または等方転移ピークを示す温度(等方転移温度、Ti)を求め、前記ピークの面積を求めた。前記で温度は、各ピークの頂点に対応する温度と定義した。各ピークの単位質量当たり面積は、各ピークの面積を試料の質量で割った値と定義し、このような計算は、DSC装備で提供されたプログラムを利用して計算することができる。
下記化学式Aの単量体(DPM−C12)は、次の方式で合成した。250mLのフラスコにヒドロキノン(10.0g、94.2mmol)および1−ブロモドデカン(23.5g、94.2mmol)を入れ、100mLのアセトニトリルに溶かした後、過量の炭酸カリウムを添加し、75℃で約48時間窒素条件下で反応させた。反応後、残存する炭酸カリウムをフィルタリングして除去し、反応に使用したアセトニトリルをも除去した。これにDCM(dichloromethane)と水の混合溶媒を添加してワークアップし、分離した有機層を集めてMgSO4に通過させて脱水した。引き続いて、カラムクロマトグラフィーでDCM(dichloromethane)を使用して白色固体状の目的物(4−ドデシルオキシフェノール)(9.8g、35.2mmol)を約37%の収得率で得た。

製造例1の単量体(A)を使用して単独重合体を製造し、製造された単独重合体に対しGIWAXSおよびDSCを分析した。前記で単独重合体は、下記実施例で単量体(A)を使用して巨大開始剤を合成する方式によって製造した。前記単独重合体に対するDSC分析結果、当該重合体は、約−3℃の溶融温度と約15℃の等方転移温度を示した。また、前記単独重合体のDSC分析での溶解転移ピークの面積(M)と等方転移ピークの面積(I)の比率(M/I)は、約3.67であり、GIWAXSの12nm−1〜16nm−1範囲の散乱ベクトルの回折パターンの−90度〜−70度の方位角でのピークの半値全幅は、約48度であり、GIWAXSの12nm−1〜16nm−1範囲の散乱ベクトルの回折パターンの70度〜90度の方位角でのピークの半値全幅は、約58度であった。また、X線回折分析(XRD)で1.96nm−1の散乱ベクトル値で半値全幅が約0.57nm−1程度であるピークが観察された。
製造例1の単量体(A)2.0gとRAFT(Reversible Addition−Fragmentation chain Transfer)試薬であるシアノイソプロピルジチオベンゾエート64mg、ラジカル開始剤であるAIBN(Azobisisobutyronitrile)23mgおよびベンゼン5.34mLを10mLのシュレンクフラスコ(Schlenk flask)に入れ、窒素の雰囲気下で常温で30分間撹拌した後、70℃で4時間RAFT(Reversible Addition−Fragmentation chain Transfer)重合反応を行った。重合後、反応溶液を抽出溶媒であるメタノール250mLに沈殿させた後、減圧濾過して乾燥させて、ピンク色の巨大開始剤を製造した。巨大開始剤0.3g、ペンタフルオロスチレン単量体2.7174gおよびベンゼン1.306mLを10mLのシュレンクフラスコに入れ、窒素の雰囲気下で常温で30分間撹拌した後、115℃で4時間RAFT(Reversible Addition−Fragmentation chain Transfer)重合反応を行った。重合後、反応溶液を抽出溶媒であるメタノール250mLに沈殿させた後、減圧濾過して乾燥させて、淡いピンク色の高分子セグメント共重合体を製造した。前記ブロック共重合体の収得率は、約18重量%であり、数平均分子量(Mn)および分子量分布(Mw/Mn)は、それぞれ39,400および1.18であった。前記ブロック共重合体は、製造例1の単量体(A)に由来するものであって、鎖形成原子が12個(化学式AのRの炭素数)の高分子セグメントAと前記ペンタフルオロスチレン単量体に由来する高分子セグメントBを含む。前記で高分子セグメントAの体積分率は、約0.47程度であり、高分子セグメントBの体積分率は、約0.53程度であった。前記ブロック共重合体の高分子セグメントAの表面エネルギーと密度は、それぞれ30.83mN/mおよび1g/cm3であり、高分子セグメントBの表面エネルギーと密度は、それぞれ24.4mN/mおよび1.57g/cm3であった。また、前記ブロック共重合体の高分子セグメントAの鎖形成原子の数(12)とX線回折分析時に散乱ベクトル0.5nm−1〜10nm−1の範囲で最も大きいピーク面積を有するピークが確認される散乱ベクトル数値(q)を数式nq/(2×π)にそれぞれ代入して計算した結果は、約3.75であった。
製造例2と同じ方式で合成するものの、単量体の比率と重合条件などを制御して数平均分子量(Mn)および分子量分布(Mw/Mn)がそれぞれ17,800および1.14のブロック共重合体を製造した。前記ブロック共重合体は、製造例1の単量体(A)に由来するものであって、鎖形成原子が12個(化学式AのRの炭素数)の高分子セグメントAと前記ペンタフルオロスチレン単量体に由来する高分子セグメントBを含む。前記で高分子セグメントAの体積分率は、約0.69程度であり、高分子セグメントBの体積分率は、約0.31程度であった。前記ブロック共重合体の高分子セグメントAの表面エネルギーと密度は、それぞれ30.83mN/mおよび1g/cm3であり、高分子セグメントBの表面エネルギーと密度は、それぞれ24.4mN/mおよび1.57g/cm3であった。また、前記ブロック共重合体の高分子セグメントAの鎖形成原子の数(12)とX線回折分析時に散乱ベクトル0.5nm−1〜10nm−1の範囲で最も大きいピーク面積を有するピークが確認される散乱ベクトル数値(q)を数式nq/(2×π)にそれぞれ代入して計算した結果は、約3.75であった。
シリコンウェハー基板上に製造例2のブロック共重合体(A)を使用して高分子膜を形成した。具体的に前記ブロック共重合体をフルオロベンゼンに約1.2重量%の固形分の濃度で希釈させて製造したコーティング液を前記基板のパターン上に約50nmの厚さでスピンコートし、常温で約1時間乾燥した。引き続いて、前記高分子膜の上部側の温度を約180℃の温度とし、下部側の温度を約−195℃に維持して、約180秒間熟成して自己組織化された膜を形成した。形成された膜に対してGISAXS分析およびSEM(Scanning electron microscope)イメージ撮影を行った。図1は、前記高分子膜に対するGISAXS分析結果であり、図2は、前記自己組織化された膜のSEMイメージである。前記自己組織化された膜は、垂直配向されたラメラ相を形成したことを確認することができる。
シリコンウェハー基板上に製造例3のブロック共重合体(B)を使用して高分子膜を形成した。具体的に前記ブロック共重合体をフルオロベンゼンに約0.7重量%の固形分の濃度で希釈させて製造したコーティング液を前記基板のパターン上に約35nmの厚さでスピンコートし、常温で約1時間乾燥した。引き続いて、前記高分子膜の上部側の温度を約240℃の温度とし、下部側の温度を約80℃に維持して約1時間熟成して、自己組織化された膜を形成した。形成された膜に対してSEM(Scanning electron microscope)イメージ撮影を行った。図3は、前記自己組織化された膜のSEMイメージである。前記自己組織化された膜は、垂直配向されたシリンダーパターンを形成したことを確認することができる。
Claims (13)
- 鎖形成原子が8個以上の側鎖を含む高分子セグメントAと、前記高分子セグメントAとは異なる高分子セグメントBとを有するブロック共重合体を含む高分子膜内で前記ブロック共重合体の自己組織化構造を形成する段階を含む高分子膜の製造方法であり、
前記高分子膜の上部に熱源を位置させ、前記高分子膜の下部にヒートシンクを位置させることで、前記高分子膜の前記上部の温度(T1)と前記高分子膜の前記下部の温度(T2)の差(T1−T2)を40℃〜500℃の範囲内になるようにした状態で前記高分子膜を熟成する段階を含み、
前記高分子膜の前記上部の温度(T1)を100℃〜300℃の範囲内に維持する、
高分子膜の製造方法。 - 自己組織化構造がスフィア、シリンダーまたはラメラ構造である、請求項1に記載の高分子膜の製造方法。
- 自己組織化構造は、垂直配向構造である、請求項1に記載の高分子膜の製造方法。
- 高分子セグメントAは、下記条件1〜3のうち一つ以上を満たす、請求項1から3のいずれか一項に記載の高分子膜の製造方法:
条件1:DSC分析の−80〜200の範囲内で溶解転移ピークまたは等方転移ピークを示す:
条件2:XRD分析の0.5nm−1〜10nm−1の散乱ベクトル(q)範囲内で半値全幅が0.2〜0.9nm−1の範囲内であるピークを示す:
条件3:側鎖を含み、前記側鎖の鎖形成原子の数(n)が、XRD分析での散乱ベクトル(q)と下記数式1を満たす:

数式1でnは、前記鎖形成原子の数であり、qは、前記ブロック共重合体に対するX線回折分析でピークが観察される最も小さい散乱ベクトル(q)または最も大きいピーク面積のピークが観察される散乱ベクトル(q)である。 - 高分子セグメントAおよびBの表面エネルギーの差の絶対値が2.5〜7mN/mの範囲内である、請求項1から4のいずれか一項に記載の高分子膜の製造方法。
- 高分子セグメントAは、環構造を含み、側鎖が前記環構造に置換されている、請求項1から5のいずれか一項に記載の高分子膜の製造方法。
- 環構造には、ハロゲン原子が存在しない、請求項6に記載の高分子膜の製造方法。
- 高分子セグメントBは、3個以上のハロゲン原子を含む、請求項1から7のいずれか一項に記載の高分子膜の製造方法。
- 高分子セグメントBは、環構造を含み、ハロゲン原子が前記環構造に置換されている、請求項8に記載の高分子膜の製造方法。
- 基板上に鎖形成原子が8個以上の側鎖を含む高分子セグメントAおよび前記高分子セグメントAとは異なる高分子セグメントBを有するブロック共重合体を含む高分子膜を形成し、且つ、前記高分子膜内で前記ブロック共重合体の自己組織化構造を形成する段階を含むパターン化基板の製造方法であり、
前記高分子膜の上部に熱源を位置させ、前記高分子膜の下部にヒートシンクを位置させることで、前記高分子膜の前記上部の温度(T1)と前記高分子膜の前記下部の温度(T2)との差(T1−T2)を40℃〜500℃の範囲内になるようにした状態で前記高分子膜を熟成する段階を含み、
前記高分子膜の前記上部の温度(T1)を100℃〜300℃の範囲内に維持する、
パターン化基板の製造方法。 - 高分子膜は、基板に直接当接して形成されている、請求項10に記載のパターン化基板の製造方法。
- 自己組織化構造が形成されたブロック共重合体のいずれか一つの高分子セグメントを選択的に除去する段階をさらに行う、請求項10または11に記載のパターン化基板の製造方法。
- 高分子セグメントが除去された高分子膜をマスクとして基板をエッチングする段階をさらに含む、請求項12に記載のパターン化基板の製造方法。
