Description
前記深紫外発光素子の発光スペクトルは、200nm以上350nm以下の波長域に1次発光ピーク波長を有し、
前記1次発光ピーク波長の発光強度を100%とした場合における2次発光の発光強度を相対発光強度として、前記発光スペクトルは、
波長域430〜450nmの全域において0.03〜10%の相対発光強度を有する青紫色の2次発光成分と、
波長域540〜580nmの全域において0.03〜10%の相対発光強度を有する黄緑色の2次発光成分とをさらに有し、
波長560nmにおける発光強度に対する、波長435nmにおける発光強度の比が、0.5〜2であることを特徴とする深紫外発光素子。
前記n型半導体層が、前記黄緑色の2次発光成分を発する第2コンタクト層を含む、上記(1)に記載の深紫外発光素子。
前記第2コンタクト層は、Si濃度が1×1018/cm3以上のSiドープAlyGa1-yN層(0≦y≦0.3)である、上記(2)または(3)に記載の深紫外発光素子。
すなわち、本発明に従う深紫外発光素子において、
・波長域430〜450nmの全域において相対発光強度が0.03〜10%の発光成分がある場合に、青紫色の2次発光成分があると判断し、
・波長域540〜580nmの全域において相対発光強度が0.03〜10%の発光成分がある場合に、黄緑色の2次発光成分があると判断するものとする。
また、発光強度は、校正されたキセノンランプでキャリブレーションした値を用いるものとする。
1次発光の発光強度に対して2次発光の発光強度は小さいため、発光スペクトルの縦軸(発光強度)を対数表示とすることで2次発光を確認する。
本発明の一実施形態に従う深紫外光発光素子100は、図1Aに示すように、基板10上に、n型半導体層20、発光層30およびp型半導体層40を順次有し、さらに随意に他の構成を有するものである。
本実施形態に従う第1コンタクト層50は、p型半導体層40のどの位置に配置されていてもよいが、p型電極80との界面にあることが好ましい。当該p型半導体層40の組成に関しては、発光層30から発せられる深紫外線を吸収して2次発光するよう組成を適宜調整する必要がある。第1コンタクト層50は、p型のAlxGa1-xN(0≦x≦0.3)においてp型ドーパントであるMgがドーピングされた場合の、不純物準位の励起波長が青色〜青紫色であることを利用することができる。発光層30からの深紫外光でも観察できる程度に励起発光するには、膜厚方向の平均Mg濃度(以下、単にMg濃度と記載する。)を例えば1×1018/cm3以上とすることが好ましい。そのため、p型電極80に接してオーミックコンタクトを得る層(コンタクト層)を兼ねることが好ましい。第1コンタクト層50のp型AlxGa1-xNは、10%以内のInを含んでいても良い。また、2次発光の発光強度および/またはp型電極80とのオーミックコンタクトを得る目的のため、第1コンタクト層50のMg濃度を5×1018/cm3以上とすることがより好ましい。一方、高抵抗化を防ぐためであるため、Mg濃度を1×1021/cm3以下とすることが好ましく、5×1020/cm3以下とすることがより好ましい。なお、第1コンタクト層50は超格子構造であってもよい。この場合、超格子構造の最もAl組成の低い層が上記Al組成x(0≦x≦0.3)の範囲内であることが好ましい。
本実施形態に従う第2コンタクト層60は、n型半導体層20とn型電極90との間にあることが好ましい。第2コンタクト層60は、n型のAlyGa1-yN(0≦y≦0.3)においてn型ドーパントであるSiがドーピングされた場合の、不純物準位の励起波長が黄色または黄緑色であることを利用することができる。発光層からの深紫外光でも観察できる程度に励起発光するには、膜厚方向の平均Si濃度(以下、単にSi濃度と記載する。)は例えば1×1018/cm3以上であることが好ましい。なお、Siの濃度を多くする(例えば1×1019/cm3以上)方が、長波長の発光成分が増えて黄緑よりも黄色に近く見える発光をしやすくなる。その結果、より白色に近い発光に見えやすくなるため、Si濃度は1×1019/cm3以上であることがより好ましい。また、第2コンタクト層60がn型電極90に接してオーミックコンタクトを得る層(コンタクト層)を兼ねることが好ましい。Si濃度の上限は特に限定されるものではないが、結晶性の顕著な劣化が発生しない1×1021/cm3以下が好ましく、1×1021/cm3以下がより好ましい。また、第2コンタクト層60のn型AlyGa1-yNは、10%以内のInを含んでいても良い。また、第2コンタクト層60の厚みに関しては、当該励起発光を十分に生じさせるため、0.1μm以上とすることが好ましい。特に、第2コンタクト層60としては、電極とのコンタクト抵抗を低減でき、かつ後述するマスクとの選択成長が比較的容易なGaN層を用いることが好ましい。ただし、5%以下の不純物(例えば、Al、In)を含む場合でも同様の効果が期待できるため、本明細書におけるは、「GaN層」は5%以下でAlやInを含んでもよい。
基板10としては、発光層30による発光を透過して基板側から深紫外光を取り出すことのできる基板を用いることが好ましく、例えばサファイア基板またはAlN単結晶基板などを用いることができる。また、基板10として、サファイア基板の表面にアンドープのAlN層をエピタキシャル成長させたAlNテンプレート基板を用いてもよい。基板10の発光層側若しくはその反対側、又はAlNテンプレート基板のAlN層の表面は、光取り出し効率向上のため、凹凸形状としてもよい。AlN層の転位低減を目的として、1500℃以上でのアニール処理を施してもよい。
基板10とn型半導体層20との間には、バッファ層を設けることも好ましい。基板10と、n型半導体層20との格子不整合を緩和するためである。バッファ層としてアンドープのIII族窒化物半導体層を用いることができ、バッファ層は超格子構造やIII族元素の組成比を結晶成長方向に組成傾斜させた組成傾斜層を含む構成とすることもできる。
n型半導体層20は必要によりバッファ層を介し、基板10上に設けられる。n型半導体層20を基板10上に直接設けてもよい。n型半導体層20は、一般的なn型層とすることができ、例えばAlGaNよりなることができる。n型半導体層20には、n型のドーパントがドープされることでn型層として機能し、n型ドーパントの具体例として、シリコン(Si),ゲルマニウム(Ge),錫(Sn),硫黄(S),酸素(O),チタン(Ti),ジルコニウム(Zr)等を挙げることができる。n型ドーパントのドーパント濃度は、n型として機能することのできるドーパント濃度であれば特に限定されず、例えば1.0×1018atoms/cm3〜1.0×1020atoms/cm3とすることができる。また、n型半導体層20のバンドギャップは、発光層30(量子井戸構造とする場合は井戸層)のバンドギャップよりも広く、発光する深紫外光に対し透過性を有することが好ましい。また、n型半導体層20を単層構造や複数層からなる構造の他、III族元素の組成比を結晶成長方向に組成傾斜させた組成傾斜層や超格子構造を含む構成することもできる。n型半導体層20は、n型電極90とのコンタクト部を形成するだけでなく、基板から発光層に至るまでに結晶性を高める機能を兼ねる。n型半導体層20が第2コンタクト層60を含んでもよいことは前述のとおりである。
発光層30はn型半導体層20上に設けられる。また、本実施形態における発光層30は、当該発光層30による発光の中心発光波長が深紫外光の200〜350nmとなるよう設けられる。250nm以上320nm以下となるように設けることがより好ましい。
発光層30上に設けられるp型半導体層40は、発光層30の側から、p型電子ブロック層、p型クラッド層、p型コンタクト層を任意に含んでよい。また、p型クラッド層を省略して、発光層30上にp型電子ブロック層およびp型コンタクト層の順に形成することもできる。前述の第1コンタクト層50がp型コンタクト層を兼ねてもよい。
n側電極90は、n型半導体層20の露出面上または第2コンタクト層60表面の一部領域上または全面に設けることができる。n側電極90として、例えばTi含有膜およびこのTi含有膜上に形成されたAl含有膜を有する金属複合膜とすることができる。なお、図1A,図1Bおよび図2に示す深紫外発光素子100では、発光層30、p型半導体層40の一部がエッチング等により除去され、露出したn型半導体層20に設けられる第2コンタクト層60上にn側電極90が設けられたものである。
p側電極80は、p型コンタクト層に用いる前述の材料上に形成される公知の電極材料を使用することができる。
深紫外発光素子100は、基板10上に、n型半導体層20を形成する工程と、n型半導体層20上に発光層30を形成する工程と、発光層30上にp型半導体層40を形成する工程とにより製造することができる。p型半導体層40を形成する工程が第1コンタクト層50を形成する工程をさらに含むことが好ましい。また、n型半導体層を形成する工程において第2コンタクト層60を形成する工程を含んでもよいし、これとは別に第2コンタクト層60を形成する工程むことも好ましい。前述した2次発光成分の相対強度と、波長560nmにおける発光強度に対する、波長435nmにおける発光強度の比との関係を満足するように、各工程における各層の作製条件を適宜設定すればよい。
まず、サファイア基板(直径2インチ、厚さ:430μm、面方位:(0001))上に、MOCVD法により、中心膜厚0.60μm(平均膜厚0.61μm)のAlN層(成長温度1300℃)を成長させ、AlNテンプレート基板とした。膜厚については、光干渉式膜厚測定機(ナノスペックM6100A;ナノメトリックス社製)を用いて、ウェハー面内の中心を含む、等間隔に分散させた計25箇所の膜厚を測定した。次いで、上記AlNテンプレート基板を熱処理炉に導入し、炉内を窒素ガス雰囲気とした後に、炉内の温度を昇温してAlNテンプレート基板に対して熱処理を施した。その際、加熱温度は1650℃、加熱時間は4時間とした。
n型GaNコンタクト層を再成長せず、n型半導体層(Al0.65Ga0.35N)上にn型電極を形成した以外は、発明例1と同様にして比較例1に係る深紫外発光素子を作製した。
発明例1におけるp型GaNコンタクト層に替えて、Al0.41Ga0.59N層(2.5nm)とAl0.21Ga0.79N層(5.0nm)を順に7組繰り返した合計14層の超格子構造としたMgドープp型コンタクト層を形成した。また、このp型コンタクト層の表面側(Al0.21Ga0.79N層)に高濃度領域(Mg濃度は3.0×1020atoms/cm3)を形成した。その他の作製条件は、発明例1と同様として発明例2に係る深紫外発光素子を作製した。発明例2に係る深紫外発光素子においても、青紫色を含む2次発光が生じることが確認され、発明例1と同様のn型GaNコンタクト層による黄緑色を含む2次発光との組み合わせによって肉眼で白色に観察された。なお、発明例2における、波長560nmにおける発光強度に対する、波長435nmにおける発光強度の比は、0.5〜2の範囲内であることが確認された。また、この場合、深紫外光の反射率の高いp型電極(例えば、Rhおよびその合金、Alおよびその合金)を適用することもできる。
発明例1の深紫外発光素子を構成する各層の組成について、バッファ層の組成をAl0.70Ga0.30Nに、n型半導体層の組成をAl0.65Ga0.35Nに、障壁層の組成をAl0.64Ga0.36Nに、井戸層の組成をAl0.45Ga0.55Nに、ブロック層の組成をAl0.68Ga0.32Nにそれぞれ変更した。その他の条件は発明例1と同様にして発明例3に係る深紫外発光素子を作製した。なお、発明例3は、発明例1と同様にn型GaNコンタクト層(Si濃度2×1019/cm3、厚さ0.3μm)を再成長により形成したものである。発明例3についても、発明例1と同様、発光時には肉眼で白色に観察された。なお、発明例3の深紫外発光素子における、波長560nmにおける発光強度に対する、波長435nmにおける発光強度の比は、0.5〜2の範囲内であることが確認された。以上のことから、発光波長が310nm以外の場合でも、青紫色の波長(435nm)を含む2次発光を発するp型コンタクト層を有し、かつ、黄緑色の波長(560nm)を含む2次発光を発するn型GaNコンタクト層を再成長し、2次発光強度比を調整して同様の効果を得ることができた。
発明例3に係る深紫外発光素子では、n型GaNコンタクト層を再成長したところ、比較例2においては前述の比較例1と同様、n型GaNコンタクト層を再成長させなかった。その他の条件は発明例3と同様として、比較例2に係る深紫外発光素子を作製した。比較例2では、p型GaNコンタクト層側が青色に観察される以外に、別の色は観察されなかった。

Claims (4)
- III族窒化物半導体からなるn型半導体層、発光層およびp型半導体層を順次有する深紫外発光素子であって、
前記深紫外発光素子の発光スペクトルは、200nm以上350nm以下の波長域に1次発光ピーク波長を有し、
前記1次発光ピーク波長の発光強度を100%とした場合における2次発光の発光強度を相対発光強度として、前記発光スペクトルは、
波長域430〜450nmの全域において0.03〜10%の相対発光強度を有する青紫色の2次発光成分と、
波長域540〜580nmの全域において0.03〜10%の相対発光強度を有する黄緑色の2次発光成分とをさらに有し、
波長560nmにおける発光強度に対する、波長435nmにおける発光強度の比が、0.5〜2であることを特徴とする深紫外発光素子。 - 前記p型半導体層が、前記青紫色の2次発光成分を発する第1コンタクト層を含み、
前記n型半導体層が、前記黄緑色の2次発光成分を発する第2コンタクト層を含む、請求項1に記載の深紫外発光素子。 - 前記第1コンタクト層と前記第2コンタクト層とが交互に並ぶ位置にある、請求項2に記載の深紫外発光素子。
- 前記第1コンタクト層は、Mg濃度が1×1018/cm3以上のMgドープAlxGa1-xN層(0≦x≦0.3)であり、
前記第2コンタクト層は、Si濃度が1×1018/cm3以上のSiドープAlyGa1-yN層(0≦y≦0.3)である、請求項2または3に記載の深紫外発光素子。
