で表される。ここから明らかなように、開放電圧、短絡電流、出力因子がそれぞれ大きくなれば変換効率は増大する。理論的には光吸収層とn型半導体層のバンドギャップが大きいほど開放電圧は増大するが、短絡電流密度は減少する。Cu(In,Ga)Se2のバンドギャップはGa濃度とともに増大し、Ga/(In+Ga)がおよそ0.3であると、バンドギャップ1.05eV程度であるとわかっている。このあたりの組成比で変換効率の良い光電変換素子を得ることが知られている。
(光電変換素子)
図1の概念図に示す本実施形態に係る光電変換素子100は、基板1と、基板1上に形成された下部電極2と、下部電極2上に形成されたp型光吸収層3と、p型光吸収層3上に形成されたn層4と、n層4上に形成された窓層5と、窓層5上に形成された透明電極6と、透明電極6上に形成された酸化物層7と、を備える薄膜型光電変換素子100である。図示していないが、透明電極は6、導電性の取り出し電極と接続する。光電変換素子100は具体的には、太陽電池が挙げられる。実施形態の光電変換素子100は、図2の様に、別の光電変換素子200と接合することで多接合型とすることができる。光電変換素子100の光吸収層3は、光電変換素子200の光吸収層よりもワイドギャップであることが好ましい。光電変換素子200の光吸収層は、例えば、Siを用いたものである。
基板1は、光電変換素子を支持するものである。実施形態の基板1としては、青板ガラスを用いることが望ましく、ステンレス、Ti(チタン)又はCr(クロム)等の金属板あるいはポリイミド等の樹脂を用いることもできる。
実施形態の下部電極2は、光電変換素子100の電極であって、基板1上に形成された金属膜又は透明導電膜である。下部電極2としては、MoやW等の導電性の金属膜やITO(Indium−Tin−Oxide)、酸化ケイ素や酸化錫などの透明の導電性酸化物膜を用いることができる。その中でも、下部電極2には、Mo膜を用いることが望ましい。下部電極2は、金属膜又は導電性酸化物膜でもよいし、これらを積層させた積層膜でもよい。積層膜の具体例としては、光吸収層3側からMo−SnO−ITO−SiO2が挙げられる。下部電極2は基板1に金属膜材料をスパッタするなど公知の方法を採用して成膜することができる。下部電極2の膜厚は、例えば、500nm以上1000nm以下である。
実施形態のp型光吸収層3は、p型の化合物半導体層3である。p型光吸収層3は、下部電極2上の基板1とは対向する主面に形成された層である。Ib族元素、IIIb族元素とVIb族元素を含む、例えばCIGSやCIT、CZTSといったカルコパイライト構造、スタナイト構造やケステライト構造を有する化合物半導体層をp型光吸収層3として用いることができる。p型光吸収層3の膜厚は、例えば、1000nm以上3000nm以下である。Ib族元素としては、Cu(銅)、Ag(銀)が好ましい。IIIb族元素としては、Al、In及びGaからなる群から選ばれる少なくとも1種以上の元素が好ましい。VIb族元素としては、O,S,Se及びTeからなる群から選ばれる少なくとも1種以上の元素が好ましく、Seを少なくとも含むことがより好ましい。また、IIIb族元素の中からはInを用いることがGaとの組み合わせによりバンドギャップの大きさを目的とする値にしやすいことからより好ましい。具体的には、光吸収層3として、Cu(In,Ga)(S,Se)2、Cu(In,Ga)(Se,Te)2、Cu(In,Ga)3(Se,Te)5、又はCu(Al,Ga,In)Se2、Cu2ZnSnS4等、より具体的には、Cu(In,Ga)Se2、CuInSe2、CuInTe2、CuGaSe2、CuIn3Te5等の化合物半導体を任意の組成比率で使用することができる。下部電極2と光吸収層3の間には、それぞれに含まれる元素で構成される化合物が存在することが好ましい。
蒸着法は、高真空雰囲気中、基板1(基板1に下部電極2が形成された部材)温度を10℃以上600℃以下とすることが好ましく、さらには400℃以上560℃以下で行うことがより好ましい。基板1の温度が低すぎる場合、形成されるp型光吸収層の結晶性が悪くなり、逆にその温度が高すぎる場合、光吸収層3の結晶粒が大きくなりすぎ、光電変換素子の変換効率を下げる要因となりうる。光吸収層3を成膜後、結晶粒成長をコントロールするためにアニールを行ってもよい。
実施形態のn層4は、n型の半導体層である。n層4は、p型光吸収層3上の下部電極2と対向する主面側に形成された層である。n層は、高い開放電圧の光電変換素子を得ることのできるようにフェルミ準位が制御されたn型半導体が好ましい。n層4は、p型光吸収層3とホモ接合又はヘテロ接合を形成する。n層4は、p型光吸収層3上に形成した半導体層、あるいは、母体がp型光吸収層3(p型化合物半導体層)で、ドーピングすることによってp型からn型化した領域の層のどちらでもよい。p型光吸収層3上に形成した半導体層をn層4とする場合は、その厚さは、例えば、10nm以上60nm以下である。n層4には、CdS、Zn(O,S,OH)、Mgを添加したZnO、添加元素としてB(ボロン)、Al、In及びGaからなる群から選ばれる少なくとも1つの元素を添加したZn(O,S)、前記元素を添加したZnMgOやキャリア濃度を制御したn型のGaP等を用いることができる。母体がp型光吸収層3で、ドーピング法によってp型からn型化した領域の層をn層4とする場合は、その厚さは、1nm以上500nm以下であることが好ましい。
n型半導体層をCBD法で形成する場合、製膜温度は50℃以上90℃以下とすることが好ましく、60℃以上80℃以下で行うことがより好ましい。基板1温度が低すぎると形成されるn型半導体層の品質や製膜速度が悪くなり、逆にその温度が高すぎると目的のn型半導体層の膜厚コントロールが難しくなる。n型半導体層は、緻密で結晶性のある層である。
実施形態の窓層5は、n層4上のp型光吸収層3と対向する主面に形成された層である。窓層5は、透明電極6とn層4との間に設けられたi型の高抵抗(半絶縁)層である。窓層5は、ZnO、MgO、(ZnaMg1−a)O、InGabZnaOc、SnO、InSndOc、TiO2とZrO2のうちのいずれかの化合物を含む又は前記1種乃至複数種の化合物からなる層である。a、b、cとdは、それぞれ、0<a<1、0<b<1、0<c<1と0<d<1を満たすことが好ましい。高抵抗な層を、透明電極6とn層4との間に設けることで、n層4から透明電極6へのリーク電流を減らし、変換効率を向上させる利点がある。窓層5を構成する化合物は、高抵抗な化合物が含まれるため、窓層5は、厚すぎるのは好ましくない。また、窓層5の膜厚が薄すぎると、リーク電流を減らす効果が実質的になくなってしまう。そこで、窓層5の好適な膜厚は、平均で5nm以上100nm以下である。なお、窓層5は、省略してもよい。
CVD法は、次の方法によって、窓層5の酸化物薄膜を得る。n層4まで形成した部材をチャンバーに導入して、加熱した状態にし、Zn、Mg、In、Ga、Sn、TiとZrのうちの少なくともいずれかを含む有機金属化合物と水等をチャンバーに更に導入して、n層4上で反応させて、酸化物薄膜を得る。
ディップ法は、次の方法によって、窓層5の酸化物薄膜を得る。スピンコート法と同様の溶液に、n層4まで形成した部材のn層4側を浸す。所要時間後に溶液から、部材を引き上げる。引き上げ後、加熱又は反応させて、酸化物薄膜を得る。
蒸着法は、次の方法によって、窓層5の化合物薄膜を得る。抵抗加熱、レーザー照射などで、窓層5材料を昇華させ、酸化物薄膜を得る方法である。スパッタ法は、ターゲットにプラズマを照射することで、窓層5を得る方法である。
CVD法、スピンコート法、ディップ法、蒸着法、スパッタ法の中でも、スピンコート法とディップ法は、n層4やp型光吸収層3へのダメージが少ない成膜方法であり、n層4やp型光吸収層3への再結合中心を生じさせない点で、高効率化の観点から好ましい製法である。
実施形態の透明電極6は太陽光のような光を透過し尚且つ導電性を有する膜である。透明電極6は、例えば、アルミナ(Al2O3)を2wt%以上20%以下含有したZnO:Al(アルミナ含有酸化亜鉛)あるいはジボランからのBをドーパントとしてBを2wt%20%以下含有したZnO:B(Bドープ酸化亜鉛)や、酸化錫(SnO)を2wt%以上25%以下含有したIn2O3:Sn(酸化錫含有酸化インジウム)を含むことが好ましい。透明電極は、蒸着スパッタなどによって成膜され、配向性のある緻密で結晶性の高い層である。
酸化物層7は、干渉色を低減する観点から下部にある透明電極6との屈折率のずれが±10%以内に収まる酸化物の粒子を含む層であることが好ましい。透明電極6のドーパントを増やすことで、屈折率を下げることができ、屈折率のずれを調整することができる。つまり、透明電極6の屈折率をn6とし、酸化物層7の屈折率をn7とする時、100/110≦n7/n6≦110/100を満たすことが好ましい。透明電極6と酸化物層7の屈折率は、100/105≦n7/n6≦105/100を満たすことがより好ましい。透明電極6の屈折率をn6とし、酸化物層7の屈折率の差が小さいほど、干渉色の低減の効果が顕著になって好ましい。また、酸化物層7は、透明電極6よりも高抵抗であることが好ましい。酸化物層7の酸化物粒子が高抵抗であると、波長が1100nm程度のキャリア吸収が少ないという理由により好ましい。
以下、実施例により、実施形態の光電変換素子100をより具体的に説明する。
縦16mm×横12.5mm×厚さ1.8mmの青板ガラス上にMo単体から構成される膜状の下部電極をAr気流中スパッタにより青板ガラス上に形成した。下部電極の膜厚は500nm程度とした。青板ガラス上のMo下部電極上に任意の割合でCu、In、Ga、Seを蒸着法により製膜を行った。膜厚は2200nm程度とした。これにドーピング法によりn型半導体層であるn型CIGSを表面30nm程度に形成し、スピンコートにより酸化亜鉛からなる窓層を25nm程度形成した。その後、透明電極としてZnO:Alを粒子層上に285nm程度形成した。透明電極上に、スピンコートを用いて酸化物層として酸化亜鉛を2000nm形成した。これにより干渉色の無い黒色の実施形態の光電変換素子を得た。光電変換素子の透明電極として用いたZnO:Al薄膜の屈折率は2.00であった。光電変換素子上にスピンコートを用いて光電変換素子の上に形成した2000nmの酸化亜鉛の屈折率は1.90であった。
酸化物層としてスズドープインジウム酸化物をスプレー法で1000nm成膜したこと以外は、実施例1と同様に実施例2の光電変換素子を作製した。実施例2では、黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.00で、酸化物層の屈折率は、1.95であった(n酸化物層/n透明電極=0.975)。
酸化物層として酸化亜鉛をスピンコート法で1000nm成膜したこと以外は、実施例1と同様に実施例3の光電変換素子を作製した。実施例3では、黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、1.95で、酸化物層の屈折率は、1.94であった(n酸化物層/n透明電極=0.995)。
酸化物層として酸化亜鉛をスプレー法で1500nm成膜したこと以外は、実施例1と同様に実施例4の光電変換素子を作製した。実施例4では、黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、1.95で、酸化物層の屈折率は、1.97であった(n酸化物層/n透明電極=1.01)。
透明電極として、透明電極としてZnO:Alを粒子層上に400nm程度形成し、酸化物層として酸化亜鉛を600nm成膜したこと以外は、実施例1と同様に実施例5の光電変換素子を作製した。実施例5では、わずかに干渉色を有する黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、1.95で、酸化物層の屈折率は、1.90であった(n酸化物層/n透明電極=0.974)。
透明電極として、透明電極としてZnO:Alを粒子層上に600nm程度形成し、酸化物層として酸化亜鉛を400nm成膜したこと以外は、実施例1と同様に実施例6の光電変換素子を作製した。実施例6では、わずかに干渉色を有する黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、1.95で、酸化物層の屈折率は、1.90であった(n酸化物層/n透明電極=0.974)。
透明電極として、透明電極としてZnO:Alを粒子層上に400nm程度形成し、酸化物層として酸化亜鉛を1000nm成膜したこと以外は、実施例1と同様に実施例7光電変換素子を作製した。実施例7では、干渉色の無い黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.00で、酸化物層の屈折率は、1.94であった(n酸化物層/n透明電極=0.97)。
透明電極として、透明電極としてIn2O3:Snを粒子層上に285nm程度形成し、酸化物層として酸化錫を2000nm成膜したこと以外は、実施例1と同様に実施例8の光電変換素子を作製した。実施例8では、黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.05で、酸化物層の屈折率は、2.00であった(n酸化物層/n透明電極=0.976)。
酸化物層を形成しないこと以外は、実施例1と同様に光電変換素子を作製した。比較例1では、干渉色のある緑色の干渉色のある光電変換素子を得た。光電変換素子の透明電極として用いたZnO:Al薄膜の屈折率は2.00であった。
透明電極としてZnO:Alを窓層上に1000nm程度形成したこと以外は実施例1と同様に光電変換素子を作製した。これにより干渉色の無い黒色の光電変換素子を得た。光電変換素子の透明電極として用いたZnO:Al薄膜の屈折率は2.00であった。
透明電極としてZnO:Alを粒子層上に1000nm程度形成し、酸化物層として酸化ジルコニウムを1000nm成膜したこと以外は、実施例1と同様に比較例3の光電変換素子を作製した。比較例3では、黒色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、1.90で、酸化物層の屈折率は、2.40であった(n酸化物層/n透明電極=1.26)。
透明電極として、ZnO:Alを粒子層上に285nm程度形成し、酸化物層として酸化亜鉛を800nm成膜したこと以外は、実施例1と同様に比較例4の光電変換素子を作製した。比較例4では、干渉色のある緑色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.10で、酸化物層の屈折率は、1.65であった(n酸化物層/n透明電極=0.786)。
透明電極として、ZnO:Alを粒子層上に200nm程度形成し、酸化物層として酸化亜鉛を200nm成膜したこと以外は、実施例1と同様に比較例4の光電変換素子を作製した。比較例4では、干渉色のある青色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.00で、酸化物層の屈折率は、1.95であった(n酸化物層/n透明電極=0.975)。
透明電極としてZnO:Alを粒子層上に300nm程度形成し、酸化物層として酸化亜鉛を300nm成膜したこと以外は、実施例1と同様に比較例5の光電変換素子を作製した。比較例5では、干渉色のある赤色の光電変換素子を得た。実施例1と同様にエリプソメトリーで求めた透明電極の屈折率は、2.0で、酸化物層の屈折率は、1.95であった(n酸化物層/n透明電極=0.975)。
以上、本発明の実施形態を説明したが、本発明は上記実施形態そのままに限定解釈されるものではなく、実施段階ではその要旨を逸脱しない範囲で構成要素を変形して具体化できる。また、上記実施形態に開示されている複数の構成要素の適宜な組み合わせにより種々の発明を形成することができる。例えば、変形例の様に異なる実施形態にわたる構成要素を適宜組み合わせても良い。
Claims (8)
- 基板と、
基板上に下部電極と、
前記下部電極上に光吸収層と、
前記光吸収層上にn層と、
前記n層上に窓層と、
前記窓層上に透明電極と、
前記透明電極上に酸化物層を少なくとも備え、
前記透明電極と前記酸化物層との屈折率の比が±10%以内であり、
前記透明電極がアルミナ含有酸化亜鉛又はBドープ酸化亜鉛を含み、かつ、前記酸化物層が酸化亜鉛を含む、又は、
前記透明電極が酸化錫含有酸化インジウムを含み、かつ、前記酸化物層が酸化インジウムを含む光電変換素子。 - 前記透明電極が膜厚1μm未満であり、
前記透明電極と前記酸化物層の合計膜厚が1μm以上である請求項1に記載の光電変換素子。 - 前記酸化物層が酸化物粒子を含み、
前記酸化物粒子の平均直径は、3nm以上100nm以下である請求項1又は2に記載の光電変換素子。 - 前記透明電極と前記酸化物層との屈折率の比が±5%以内である請求項1乃至3のいずれか1項に記載の光電変換素子。
- 前記酸化物層が前記透明電極よりも高抵抗である請求項1乃至4のいずれか1項に記載の光電変換素子。
- 前記窓層は、高抵抗な層である請求項1乃至5のいずれか1項に記載の光電変換素子。
- 前記請求項1乃至6のいずれか1項に記載の光電変換素子を用いた太陽電池。
- 前記請求項1ないし7のいずれか1項に記載の光電変換素子を用いた多接合型太陽電池。
