Description
本願は、2006年2月28日に出願された、名称「System and Method for Monitoring Operation of a Pump」の米国特許出願第11/364,286号、および2005年12月2日に出願された、名称「System and Method for Control of Fluid Pressure」の米国特許出願第11/292,559号の優先権を主張し、これらの出願のそれぞれは、本願の中で十分に開示されるが如く本願に全体として参照によって援用される。
本発明は、概して流体ポンプに関する。より具体的には、本発明の実施形態は、多段式ポンプに関する。さらに具体的には、本発明の実施形態は、ポンプの作動、および/または半導体製造において使用される多段式ポンプの種々の動作、または作用の確認に関する。

Claims (8)
- ポンプ内の流体圧力を制御するシステムであって、
第1段階ポンプと、
該第1段階ポンプと流体的に連通し、該第1段階ポンプの下流にある第2段階ポンプと、
該第2段階ポンプにおける流体の該圧力を測定する圧力センサと、
該第1段階のポンプの動作を調節することによって、該第2段階ポンプにおける流体の圧力を制御するポンプ制御装置であって、該第1段階ポンプと、前記第2段階ポンプと、前記圧力センサとに結合され、該ポンプ制御装置は、
前記第2段階ポンプの出口が閉じられているときに該圧力センサからの圧力測定結果を受信することと、
該第2段階ポンプにおける分注チャンバ内の前記流体の圧力が第1の所定閾値に達したことを該圧力センサからの圧力測定結果が示す場合に、該第1段階ポンプに、該流体により低い圧力を加えさせることと、
該第2段階ポンプにおける分注チャンバ内の前記流体の圧力が第2の所定閾値を下回っていることを該圧力センサからの圧力測定結果が示す場合に、該第1段階ポンプに、該流体により高い圧力を加えさせることと
を行うように動作可能である、ポンプ制御装置とを備え、
前記第1の所定閾値は前記第2の所定閾値よりも大きい、システム。 - 前記第1段階ポンプがピストンを有し、かつ前記第2段階ポンプがピストンを有し、
前記ポンプ制御装置は、
前記流体圧力が最初の圧力閾値に達したことを前記圧力センサからの圧力測定結果が示す場合に、前記第2段階ポンプの前記ピストンを一定速度で収縮させるようにさらに動作可能である、請求項1に記載のシステム。 - 前記第1の所定閾値は、設定点であり、前記ポンプ制御装置は、前記流体圧力が該設定点を下回っていることを前記圧力センサからの圧力測定結果が示す場合に、前記第1段階ポンプに、該流体により高い圧力を加えさせるようにさらに動作可能である、請求項1に記載のシステム。
- 1つ以上のコンピュータ読み取り可能媒体上に格納された一連のコンピュータ命令を備えるコンピュータプログラム製品であって、該一連のコンピュータ命令は、1つ以上のプロセッサによって実行可能な命令をさらに備え、
第1段階ポンプの下流と流体連通した第2段階ポンプにおける流体の圧力を測定するよう構成された圧力センサからの圧力測定結果であって、前記第2段階ポンプの出口が閉じられているときの圧力測定結果を受信することと、
該圧力測定結果を第1の所定閾値と比較することと、
第2段階ポンプにおける前記流体の圧力が前記第1の所定閾値に達していることを該圧力センサからの圧力測定結果が示す場合に、第1段階ポンプに、流体により低い圧力を加えるように指示することと
を行う、コンピュータプログラム製品。 - 前記一連のコンピュータ命令は、前記第2段階ポンプにおける前記流体の圧力が第2の所定閾値を下回っていることを前記圧力センサからの圧力測定結果が示す場合に、前記第1段階ポンプに、前記流体により高い圧力を加えるように指示するように実行可能な命令をさらに備え、前記第1の所定閾値は、最大圧力閾値であり、該第2の所定閾値は、最小圧力閾値であり、該一連のコンピュータ命令は、前記流体圧力が設定点に達していることを該圧力センサからの圧力測定結果が示すときに、該第2段階ポンプのピストンを一定速度で収縮させるように指示するように実行可能な命令をさらに備える、請求項4に記載のコンピュータプログラム製品。
- 前記第1の所定閾値は、設定点であり、前記一連のコンピュータ命令は、
前記流体圧力が該設定点を下回っていることを前記圧力センサからの圧力測定結果が示す場合に、前記第1段階ポンプに、前記流体により高い圧力を加えることを指示することと、
該流体圧力が該設定点に達していることを前記圧力センサからの圧力測定結果が示すときに、前記第2段階ポンプのピストンを一定速度で収縮することを指示すること
を実行可能な命令をさらに備える、請求項4に記載のコンピュータプログラム製品。 - 多段式分注ポンプであって、
供給ポンプであって、
供給チャンバと、
該供給チャンバ内の供給ダイヤフラムと、
該供給ダイヤフラムと接触して、該供給ダイヤフラムを移動させる供給ピストンと、
該供給ピストンに結合された供給用送りネジと、
該供給用送りネジに結合され、該供給用送りネジに回転を与えて、該供給ピストンを動かす供給モータと
をさらに備える、供給ポンプと、
該供給チャンバと流体的に連通するフィルタと、
該供給ポンプと該フィルタとの間で、該供給チャンバから該フィルタへの流体の流れを許容または制限する隔離弁と、
該フィルタと流体的に連通する分注ポンプであって、該分注ポンプは、
分注チャンバと、
該分注チャンバ内の分注ダイヤフラムと、
該分注ダイヤフラムと接触して、該分注ダイヤフラムを移動させる、分注ピストンと、
該分注ピストンに結合され、該分注チャンバ内の該分注ピストンを動かす分注用送りネジと、
該分注ピストンに結合された分注用送りネジと、
該分注用送りネジに結合され、該分注用送りネジに回転を与えて、該分注ピストンを動かす分注モータと
をさらに備える、分注ポンプと、
該フィルタと該分注ポンプとの間で、該フィルタから該分注チャンバへの流体の流れを許容または制限する遮断弁と、
該多段式分注ポンプの出口を閉とする出口弁と、
該分注チャンバに露出され、該分注チャンバ内の流体圧力を測定する圧力センサと、
該圧力センサと、供給モータと、分注モータとに接続された制御装置であって、該隔離弁と該遮断弁との両方が開放される濾過区分の間に、
前記遮断弁及び前記隔離弁を開きかつ前記出口弁を閉めることと、
該圧力センサからの圧力測定結果を受信することと、
該分注チャンバ内の流体圧力が初めて設定点に達したことを圧力測定結果が示すときに、該分注モータをほぼ一定の速度で動作させて、該分注ピストンを収縮させることを指示することと、
次の圧力測定結果に対して、該分注チャンバ内の流体圧力が該設定点を下回っていることを該次の圧力測定結果が示す場合に、該供給モータを増加した速度で動作させることを指示し、該次の圧力測定結果が該設定点を上回っている場合に、該供給モータを減少した速度で動作させることを指示することと
を行うように動作可能である、制御装置と、
を備えており、該多段式分注ポンプは半導体製造用プロセス流体とともに使用されるように適合された、多段式分注ポンプ。 - 前記制御装置は、前記分注モータがホーム位置に達したときに、前記供給モータと該分注モータとを停止することを指示するようにさらに動作可能である、請求項7に記載の多段式分注ポンプ。
