Description
また、金属基板にアルミ二ウム(Al)を用いたときは、Al基材の表面に陽極酸化被膜を形成することにより、密着性の良好な絶縁被膜を得ることができる。しかし陽極酸化被膜は、密着性は良いものの絶縁性が十分ではなく、太陽電池などの絶縁層としては改良の余地がある。
しかしながら、一般に陽極酸化膜の絶縁性は良くない。Al基材の表面に形成した陽極酸化膜の絶縁性向上に対しては幾つかの公知例があり、陽極酸化膜上にさらに絶縁層を形成する(特許文献1)、陽極酸化膜中の金属間化合物を規定する(特許文献2)、ポアフィリング法によりバリア層(陽極酸化膜とAlとの界面近傍に存在する緻密な酸化物の薄い層)を厚くする(特許文献3および非特許文献1)等の方法が報告されている。
Al基材の少なくとも一方の面に陽極酸化膜が形成されてなる絶縁層付金属基板上に、半導体回路を備えてなる半導体装置において、
前記Al基材が、前記半導体回路の、該半導体回路の平均電位よりも高い部分に接続されていることを特徴とするものである。
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。
図面を参照して、本発明に係る実施形態の半導体装置の構造について説明する。ここで、本実施形態の半導体装置は、半導体が光電変換半導体である光電変換装置である。図1は光電変換装置の模式断面図、図2は絶縁層付金属基板の構成を示す模式断面図である。
本実施形態において、絶縁層付金属基板10はAl基材11の少なくとも一方の面側を陽極酸化して得られた基板である。すなわち、絶縁層付金属基板10は、陽極酸化により形成された陽極酸化膜12と陽極酸化されていないAl基材11とから構成される。そして、光電変換装置の下部電極、光電変換層および上部電極は、絶縁層としての陽極酸化膜12上に形成される。
また、Al材は通常の金属より軟質で線膨張係数も大きいので、高強度化や半導体回路部分との熱膨張を整合させるために、Alより線熱膨張係数の小さい金属とAlの積層金属基材を金属基板として用い、積層金属基板のAl面上に陽極酸化被膜を形成したものを絶縁層付金属基板としてもよい。
なお、図3は素子の繰返し直列接続構造を判り易く図示したものであり、マイナス引出し電極の接続は図示した様に上部電極50であっても良いし、開溝部62の下に位置する下部電極20であっても良いのは、いうまでも無い。
光電変換層30は光吸収により電荷を発生する層である。その主成分は特に制限されず、少なくとも1種のカルコパイライト構造の化合物半導体であることが好ましい。また、光電変換層30の主成分は、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。
光電変換層30の主成分は、
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることが好ましい。

CuAlSe2,CuGaSe2,CuInSe2(CIS),
AgAlS2,AgGaS2,AgInS2,
AgAlSe2,AgGaSe2,AgInSe2,
AgAlTe2,AgGaTe2,AgInTe2,
Cu(In1−xGax)Se2(CIGS),Cu(In1−xAlx)Se2,Cu(In1−xGax)(S,Se)2,
Ag(In1−xGax)Se2,及びAg(In1−xGax)(S,Se)2等が挙げられる。
下部電極(裏面電極)20及び上部電極(透明電極)50はいずれも導電性材料からなる。光入射側の上部電極50は透光性を有する必要がある。
光電変換装置1は必要に応じて、上記で説明した以外の任意の層を備えることができる。例えば、絶縁層付金属基板10と下部電極20との間、及び/又は下部電極20と光電変換層30との間に、必要に応じて、層同士の密着性を高めるための密着層(緩衝層)を設けることができる。また、必要に応じて、絶縁層付金属基板10と下部電極20との間に、アルカリイオンの拡散を抑制するアルカリバリア層を設けることができる。アルカリバリア層については、特開平8−222750号公報を参照されたい。
市販の高純度Al板(4N純度)の表面をエタノールで超音波洗浄し、酢酸および過塩素酸の混合溶液で電解研磨した後、80g/Lシュウ酸溶液中で40Vの定電圧電解することにより、当該Al板の表面に10μm厚さの陽極酸化膜を形成した。
市販のJIS1080グレードAl板(99.8%純度)の表面に、実施例1と同様の方法で10μm厚さの陽極酸化膜を形成した。
上記それぞれの実施例において得られた基板について、Al基材をプラス極性およびマイナス極性の電圧を印加して、それぞれの極性においてリーク電流を測定した。陽極酸化した面の上に電極として0.2μm厚さのAuを3.5Φmm直径でマスク蒸着により設け、Au電極に一定電圧を印加し、リーク電流の時間変化(過渡特性)を測定することによって行った。電流測定は、約1秒間隔で60秒間行った。ここで、リーク電流をAu電極面積(9.6mm2)で除した値をリーク電流密度とした。
図5Aおよび図5Bは、それぞれ実施例1における、Al基材がマイナス極性の場合の過渡電流特性およびAl基材がプラス極性の場合の過渡電流特性を示す図である。
耐電圧とは、電圧を印加し続けても、絶縁破壊しない最低電圧である。またリーク電流密度は、絶縁層の単位面積あたりの抵抗値より流れる微小電流である。

Claims (5)
- Al基材の少なくとも一方の面に陽極酸化膜が形成されてなる絶縁層付金属基板の前記陽極酸化膜上に、半導体回路を備えてなる半導体装置において、
前記半導体回路が、複数の光電変換素子が直列接続されてなるものであり、
前記Al基材が、前記半導体回路の駆動時に最も高電位となる部分に接続されているものであることを特徴とする半導体装置。 - 前記光電変換素子の光電変換半導体の主成分が、少なくとも1種のカルコパイライト構造の化合物半導体であることを特徴とする請求項1に記載の半導体装置。
- 前記光電変換半導体の主成分が、Ib族元素とIIIb族元素とVIb族元素とからなる少なくとも1種の化合物半導体であることを特徴とする請求項2に記載の半導体装置。
- 前記光電変換半導体の主成分が、
Cu及びAgからなる群より選択された少なくとも1種のIb族元素と、
Al,Ga及びInからなる群より選択された少なくとも1種のIIIb族元素と、
S,Se,及びTeからなる群から選択された少なくとも1種のVIb族元素とからなる少なくとも1種の化合物半導体であることを特徴とする請求項3に記載の半導体装置。 - 請求項1から4いずれかに記載の半導体装置を備えることを特徴とする太陽電池。
