以下、本発明の結晶性半導体膜の作製方法及びそれを用いた薄膜トランジスタの作製方法について図面を用いて説明する。
図1は本発明の作製方法の工程を示す図である。
以下、本発明の結晶性半導体膜の作製方法及びそれを用いた薄膜トランジスタの作製方法の別の形態について図面を用いて説明する。図3は、本発明の作製方法の工程を示す図である。

Claims (4)
- 基板上に半導体膜を形成する工程と、
前記半導体膜上に絶縁膜を形成する工程と、
前記絶縁膜上からフェムト秒レーザを照射することにより、前記半導体膜を結晶化し且つ前記絶縁膜を除去する工程と、
を有することを特徴とする半導体装置の作製方法。 - 基板上に第1の絶縁膜を形成する工程と、
前記第1の絶縁膜上に半導体膜を形成する工程と、
前記半導体膜上に第2の絶縁膜を形成する工程と、
前記第2の絶縁膜上からフェムト秒レーザを照射することにより、前記半導体膜を結晶化し且つ前記第2の絶縁膜を除去する工程と、
を有することを特徴とする半導体装置の作製方法。 - 請求項1又は請求項2において、
前記結晶化した半導体膜を用いて、チャネル領域と、ソース領域又はドレイン領域を形成する工程を有することを特徴とする半導体装置の作製方法。 - 請求項1乃至請求項3のいずれか一において、
前記結晶化した半導体膜は、多結晶半導体膜であることを特徴とする半導体装置の作製方法。
