Description
光通信の伝送系においては信号光として2波長帯の光が使用されている。一つは信号光の帯域の中心波長が1.3μmである1.3μm帯の信号光ともう一つは信号光の帯域の中心波長が1.55μmである1.55μm帯の信号光である。
一方1.3μm帯の信号光は光ファイバ損失は大きいが波長分散が少なく、短距離通信系の信号光として使用される。これは例えば、都市内通信とよばれ大都市内の通信に使用されている。また1.3μm帯の信号光は、アクセス系と呼ばれる基地局−各家庭間の通信にも使用される。
光通信システムにおいて、この二つの波長帯の信号光を受光するフォトダイオードは、それぞれの波長帯の光に対応して形成された一波長対応の導波路型半導体フォトダイオードが使用されていた。
すなわち、導波路型PDは、光吸収層とこの光吸収層を挟んで設けられた光ガイド層を有する導波路部分に光を閉じ込め、この導波路部分に閉じ込められた光が光ガイド層と光吸収層とを伝播する間に光を吸収して電気信号に変換する構造を有している。
従って、単一波長帯に対応する導波路型PDでは、素子構造を受光波長帯に合わせて最適化することが可能である。しかし多波長に対応する導波路型PDでは、ある波長では感度特性がすぐれているが、他の波長では非常に感度特性が悪いということが発生し、場合によってはすべての波長帯で感度特性が悪化するということも起こり得た。
しかし多波長に対応させるためには、最も短い波長帯の信号光が光ガイド層を透過できる組成波長を有していなければならない。単に最も短い波長帯の信号光の波長を基に光ガイド層の組成波長を決めれば他の波長帯の信号光に対して大きく感度が悪化するということが起こりうる。
この発明に係る導波路型受光素子においては、半絶縁性の半導体基板と、この半導体基板上に配設され、この半導体基板側から第1の電極に接続された第1導電型の第1クラッド層、第1導電型の第1光ガイド層、光吸収層、第2導電型の第2光ガイド層、および第2の電極に接続された第2導電型の第2クラッド層が順次積層された光導波路層と、を備えるとともに、最も短い信号光波長帯である第1の信号光波長帯の中心波長をλ1、第2の信号光波長帯の中心波長をλ2(λ2>λ1)、第1,第2クラッド層の材料の組成波長をλaとしたときに、第1,第2光ガイド層が第1の信号光に対して透明になるように、第1,第2光ガイド層の材料の組成波長λgが、λa<λg<λ1を満足するとともに、第1,第2の光ガイド層の厚みの変化に対するλ1の感度曲線の勾配が正から負に変わる極値に対応した第1、第2の光ガイド層の厚みをd1、第1,第2の光ガイド層の厚みの変化に対するλ2の感度曲線の勾配が正から負に変わる極値に対応した第1,第2の光ガイド層の厚みをd2としたときに、第1、第2の光ガイド層の厚みdgが0.75d1≦dg≦1.25d2を満足するもので、この構成により第1、第2の信号光波長帯を含む多波長帯信号光に対して、高い受光感度が保持されつつ高速動作が可能となる。従って受光感度が高く高速動作が可能な多波長帯信号光兼用の導波路型受光素子を簡単に提供することができる。延いては光通信システムが簡単になり、通信システムの大容量化を安価に進めることができる。
図1はこの発明の一実施の形態に係る導波路型受光素子の斜視図である。
図1において、この導波路型のPIN−PD10は前面の劈開端面の受光部12が矢印で示された信号光14を受ける。信号光14は中心波長λ1が1.3μmである第1の信号波長帯としての1.3μm帯及び中心波長λ2が1.55μmである第2の信号光波長帯としての1.55μm帯の2波長帯の光が含まれている。
PIN−PD10の上面側には、劈開端面の受光部12を介して信号光が導入される導波路を含む導波路メサ16が配設され、この導波路メサ16の表面に沿ってp電極18が、また導波路メサ16の両側面およびPIN−PD10の上面にn電極20が配設されている。p電極18およびn電極20が配設されている部分以外の上面は絶縁膜22で覆われている。
また図3は図1のIII−III断面における導波路型受光素子の断面図、つまり信号光の進行方向に沿った断面であり、導波路の延長方向の断面での断面図である。
なお図において同じ符号は同一のものか或いは相当のものである。
導波路メサ16は、n−コンタクト層26側からn−コンタクト層26の表面上に配設された第1クラッド層としてのn−InPのn−クラッド層28、このn−クラッド層28の中央部表面上に配設された第1光ガイド層としてのn−InGaAsPのn−光ガイド層30、このn−光ガイド層30の表面上に配設されたi−InGaAsの光吸収層32、光吸収層32の表面上に配設された第2光ガイド層としてのp−InGaAsPのp−光ガイド層34、このp−光ガイド層34の表面上に配設された第2クラッド層としてのp−InPのp−クラッド層36、およびp−クラッド層36の表面上に配設されたp−InGaAsのp−コンタクト層40が順次積層された光導波路層としての導波路16aと、p−コンタクト層40を除くこの導波路16aの両側に配設され導波路メサ16の側面を形成する低屈折率層としてのFeドープInPのブロック層38とを有する。
さらにp−コンタクト層40の表面はp電極18が、またブロック層38の両側面を覆ってn−コンタクト層26の表面と接するn電極20がそれぞれ配設されている。p電極18とn電極20が覆っていない導波路メサ16の表面は絶縁膜22が配設され、p電極18とn電極20とは絶縁膜22を介して電気的に分離されている。
この実施の形態においては、導波路16aの長手方向、すなわち光の進行方向の長さは、16μmである。また、n−クラッド層28の層厚は1.5μm、p−クラッド層36の層厚は0.8μm、n−光ガイド層30およびp−光ガイド層34の層厚はそれぞれ0.4μmとしている。
n−クラッド層28及びp−クラッド層36の材料であるInPの組成波長λaは0.92とした。
またn−光ガイド層30及びp−光ガイド層34の材料であるInGaAsPの組成波長λgは、n−クラッド層28及びp−クラッド層36の材料の屈折率である0.92より大きく、1.3μm帯の光に対して透明になるように、即ちλa<λg<λ1となるように、さらに望ましくはλa<λg<0.965λ1となるように、組成波長λgが1.2μmであるInGaAsPを用いた。
従って、導波路16aにおいて、p−光ガイド層34とn−光ガイド層30とにこれらに挟まれた光吸収層32とはp/i/n接合を形成している。
まず、半絶縁性FeドープのInP基板24上に、n−コンタクト層26としてのn−InGaAs層、n−クラッド層28としてのn−InP層、n−光ガイド層30としてのn−InGaAsP層、光吸収層32としてのi−InGaAs、p−光ガイド層34としてのp−InGaAsP、p−クラッド層36としてのp−InP層、及びp−コンタクト層40としてのp−InGaAs層を、気相成長法例えば、MOCVD法により順次積層する。
次いで絶縁膜を形成し、ウエットエッチングにより導波路メサ16を形成し、n電極20、絶縁膜22の形成、さらにp電極18を形成する。
この後、適度な厚さまでInP基板24の裏面をエッチングしてボンディング用の裏面メタルを形成しウエハプロセスを完了する。
まずn−光ガイド層30およびp−光ガイド層34の層厚を除いて、デバイスの設計値を設定し、n−光ガイド層30およびp−光ガイド層34の層厚を0.1μm〜0.8μmまで変化させた場合について、BPM(beam propagation method)法を用いて、波長が1.3μmおよび1.55μmの光に関してシミュレーションを行い、各信号光についての光ガイド層厚みに対する感度の依存性を求めた。
図4において、曲線aおよび曲線bの勾配が正から負に変わる極値に対応した光ガイド層の厚みd1、d2は、曲線aではd1が0.4μm近傍、曲線bではd2が0.6μm近傍である。これらの極値に対応する光ガイド層厚みd1、d2から薄くなっても、厚くなっても感度の劣化が見られる。
従って、例えば1.3μm帯および1.55μm帯の信号光に対して共に良好な感度を示す光ガイド層の層厚dgは、0.4μm≦dg≦0.6μmの範囲に、感度が同等になり2波長帯の信号光に対して共に高感度になりうる光ガイド層の層厚が存在することが予想できる。図4においては0.4μmより若干層厚が厚いところに存在しているように予想できる。
図5において、s1は1.3μm帯の信号光に対する感度計算値、s2は1.55μm帯の信号光に対する感度計算値である。またm1は1.3μm帯の信号光に対する感度実測値、m2は1.55μm帯の信号光に対する感度実測値である。
図5の感度実測値m1、m2から分かるように0.8A/W程度の感度特性を持った素子がえられており、感度計算値と感度実測値とは概ね一致している。
図6において、曲線aは1.3μm帯の信号光に対する応答、曲線bは1.55μm帯の信号光に対する応答である。図6から分かるように光吸収層32の厚みdaが薄く形成されているために帯域が広くなっている。
以上の説明においては、InGaAsP系の材料を用いた埋込み導波路型PIN−PDについて説明したが、InGaAsP系の材料の他にAlInGaAsP系材料やGaInNAs系材料を用いても良い。
InGaAsP系の材料は古くから研究・開発がなされている材料系であり、現在通信用の受光素子の材料として最も一般的な材料であり、安定した特性を簡単に得ることができる。
またAlInGaAsP系材料でいえば、クラッド層、光ガイド層、光吸収層をそれぞれInAlAs、InGaAlAs、InGaAsといった材料を用いて構成することにより、所定の屈折率差を得ることができ、同様の効果を得ることができる。
GaInNAs系材料を用いたPDはInGaAsP系材料やAlInGaAsP系材料を用いたPDよりもより広い範囲のバンドギャップ波長に対応することができる。
また以上の実施の形態の説明においては、PIN−PDを例に説明したが、信号を素子内で増幅する作用を有する受光素子、例えば素子内に増倍層を有するAPDアバランシェフォトダイオード、avalanche photodiode)のような受光し変換した電気信号を増幅させる機能を有する素子や、受光部前面に光信号を増幅させる機能を有するSOA(semiconductor optical amplifiers)を配置した受光素子などに適用して同様の効果を得ることができる。
また上述のような素子を実装してモジュール化したデバイスにおいても同様の効果を有することは云うまでもない。
Claims (5)
- 半絶縁性の半導体基板と、
この半導体基板上に配設され、この半導体基板側から第1の電極に接続された第1導電型の第1クラッド層、第1導電型の第1光ガイド層、0.3μm以上で0.5μm以下の層厚を有する光吸収層、第2導電型の第2光ガイド層、および第2の電極に接続された第2導電型の第2クラッド層が順次積層された光導波路層と、
この光導波路層の側面を埋込んだ、上記光吸収層より屈折率の低い材料の低屈折率層と
を備えるとともに、
最も短い信号光波長帯である第1の信号光波長帯の中心波長をλ1、第2の信号光波長帯の中心波長をλ2(λ2>λ1)、上記第1,第2クラッド層の材料の組成波長をλaとしたときに、
上記第1,第2光ガイド層が上記第1の信号光に対して透明になるように、第1,第2光ガイド層の材料の組成波長λgが、λa<λg<λ1を満足するとともに、
第1,第2の光ガイド層の厚みの変化に対する上記λ1の感度曲線の勾配が正から負に変わる極値に対応した第1、第2の光ガイド層の厚みをd1、
第1,第2の光ガイド層の厚みの変化に対する上記λ2の感度曲線の勾配が正から負に変わる極値に対応した第1,第2の光ガイド層の厚みをd2としたときに、
第1、第2の光ガイド層の厚みdgが
0.75d1≦dg≦1.25d2
を満足し、かつ第1および第2の光ガイド層が上記第1および第2の信号光波長帯の感度が同等になる所定の層厚dgを有することを特徴とした多波長帯信号光兼用の導波路型受光素子。 - 半絶縁性の半導体基板と、
この半導体基板上に配設され、この半導体基板側から第1の電極に接続された第1導電型のInPの第1クラッド層、第1導電型の第1光ガイド層、0.3μm以上で0.5μm以下の層厚を有する光吸収層、第2導電型の第2光ガイド層、および第2の電極に接続された第2導電型のInPの第2クラッド層が順次積層された光導波路層と、
この光導波路層の側面を埋込んだ、上記光吸収層より屈折率の低い材料の低屈折率層と
を備えるとともに、
第1の信号光波長帯の中心波長λ1を1.3μmとし、第2の信号光波長帯の中心波長λ2を1.55μmとし、上記第1,第2クラッド層の材料の組成波長λaをλa=0.92μmとしたときに、上記第1,第2光ガイド層の材料の組成波長λgが、λa<λg<λ1により規定され、
第1,第2の光ガイド層の厚みの変化に対する上記λ1の感度曲線の勾配が正から負に変わる極値に対応した第1、第2の光ガイド層の厚みd1を、d1=0.4μmとし、
第1,第2の光ガイド層の厚みの変化に対する上記λ2の感度曲線の勾配が正から負に変わる極値に対応した第1,第2の光ガイド層の厚みd2を、d2=0.6μmとしたときに、
第1、第2の光ガイド層の厚みdgが0.3μm≦dg≦0.75μmを満足し、かつ第1および第2の光ガイド層が上記第1および第2の信号光波長帯の感度が同等になる所定の層厚dgを有することを特徴とした多波長帯信号光兼用の導波路型受光素子。 - 第1,第2の光ガイド層がInGaAsP系半導体材料で構成されたことを特徴とする請求項1又は2に記載の導波路型受光素子。
