Description
方法及び装置に関し、特に、印刷回路の製造、及び、印
刷回路製造と集積回路の金属化層に用いられるシード銅
層に見られるような、第2材料の層を覆う銅の層を、光
形成及び光活性ハロゲン基によてエッチングする方法と
装置に関わる。
銅の層のパターニングは、これまで印刷回路製造技術の
必須であった。より最近では、集積回路製造技術に於い
て、薄い銅層をパターン化することが強く希望されて来
ている。1つにはアルミニウムは様々な技術で容易にパ
ターン化されることが発見されたので、集積回路の能動
素子の間、及びこれを横断する伝導性のリードを形成す
る為に、集積回路技術に於いて、アルミニウムは一般に
上手く使用されている。しかし、ヒュー(Hu)他によ
って、1986年6月9日乃至10日発行、『1986
IEEE V−MIC コンフェレンス』、第181
頁乃至第187頁所載の、「銅の拡散障壁研究」の中で
議論されているように、より高い伝導性、より良い電子
移動抵抗及び減少電力消費のように、集積回路中のアル
ミニウム金属化層を凌いで、銅は幾つかの利点を提示し
ている。しかし、同論説の中で更に議論されているよう
に、銅はシリコンに拡散する傾向がアルミニウムよりも
強い。それにも関わらず集積回路中のシリコン層及び他
の層と銅金属化層との間に拡散障壁を用いることによっ
て、この問題に対する満足すべき解決が得られた。
路製造に於いて、湿式処理により成されて来たが、そこ
ではフォトレジストのような保護パターン・フィルムが
銅層に施され、その後強い液体エッチング試薬、通常は
酸、が、露出された銅を基板材料へ向かってエッチング
する為に適用される。この工程は集積回路の製造に適用
される際に、次のような幾つかの問題を引き起こす。湿
式処理は生来的に「不潔」であり、エッチング用試薬中
の汚染物質が集積回路ウエーハへ導かれ得る。要求され
る湿式エッチング試薬は、これにより発散される蒸気と
の接触並びに吸入によって、概してオペレータにとって
危険である。銅のエッチングは、集積回路の他の層を損
傷する可能性のあるエッチング用試薬、高い温度、或い
はその両方を必要とする。湿式処理による銅のエッチン
グは、等方性であり、VLSI回路の銅金属化を非常に
困難にする。湿式エッチング処理の廃棄物の処分は更に
経費がかかるようになりつつある。
望の増加と、既知の湿式エッチング技術の内在的問題の
故に、特に集積回路製造に於いて利用されるような、銅
層をエッチングする為のより効果的なエッチング処理と
装置を開発することが益々重要となって来た。
ミニウム膜から銅を除去する為に現在利用されており、
それ故に、銅膜を除去する為の応用が有り得るかもしれ
ない。しかしながら、スパッタリング、つまり高エネル
ギ・イオンの衝撃による銅原子及び群の物理的移動は、
銅が揮発性の種に変換されないので、様々な膜の選択的
な除去を示さず、反応室内に残留物が極度に堆積する結
果となる。又、スパッタリング除去技術は比較的遅く、
制御が難しく、層をマスクする為には不充分な選択性を
示す。
基、ハロゲン又はアミンのような反応性媒体を形成する
ためのプラズマを含有している乾式エッチング処理は、
他の工程に於いて遭遇する問題、特に反応室での残留物
の再付着、を解決する、銅についての効果的なエッチン
グ処理への一手段であり得る。しかしながら、このよう
なプラズマ処理と関連した、基板温度の標準範囲と結び
付く、形成される銅化合物の周知の高溶解及び高沸騰点
の故に、揮発化は起こらず、この処理は成功しないであ
ろうと考えられて来た。更には、プラズマ放電は、重合
体の残留物質を形成する為に、均質的に又は異質的に結
合することが出来る広範囲な解離反応性生成物質を産出
する。例えば、炭化水素及びクロロカーボンは、数多く
の微粒子を発生する重合体の重い残留物質を産出するこ
とが出来る。また、もしもこれらの処理の反応性生成物
質が揮発しなければ、表面反応は、この表面下方の銅嵩
(銅のバルク)材料が更に反応することを防止するであ
ろうと考えられてきた。W.セッセルマン(Sesse
lmann)他によって、『表面の科学』第176巻
(1986年)、第32乃至90頁所載、「塩素と銅の
相互反応」の中で議論されているように、塩素と銅の反
応についての研究がされて来た。銅膜のイオン・エッチ
ングについての或る初期の研究は、シュワーツ(Sch
wartz)他によって、『ジャーナル・オブ・ザ・エ
レクトロケミカル・ソサエティー』誌、第130巻、第
8号(1983年)、第1777乃至1779頁所載、
「銅膜の反応性イオン・エッチング」の中で議論されて
いる。
よって発生させられ、活性化又は刺激されて、銅膜をさ
らすハロゲン・イオンを用いる乾式又は乾式/乾式処理
が、集積回路製造の環境の中であっても、銅金属化層の
エッチングにとって効果的な処理であることを考えつい
た。

い。集積回路製造工程に於けるマスク11は典型的に、
有名な写真製版技術に従ってパターン化されエッチング
される既知の種類の光感光マスク材料である。しかし、
マスク11は写真製版技術以外の技術によっても製造さ
れて良い。基板ホルダー8は、基板9を所望の処理温度
へ加熱する目的で制御された加熱要素(図示略)を含ん
でも良い。所望の処理温度は幾つかの要因によって決定
され得る。もし、結合性銅生成物質の高程度の揮発化或
いは完璧な揮発化が希望されるのであれば、高い処理温
度が要求される。要求される正確な温度は、利用される
基の媒体に拠る。しかしながら、そのような高い処理温
度の利用に反するファクターは、重要な揮発化の為に要
求される温度によって、処理される集積回路ウエーハが
損傷され、或いは破壊されるかも知れないという事実で
ある。もちろん、印刷回路基板は高い処理温度によって
それ程破壊されないかも知れない。

光活性化され、銅層10及びマスク層11と接触する。
内部で発生するエッチング処理は、処理が発生する温度
と使用される反応に主に依存して、異なる2つの方法論
に従う、銅層10が光活性反応体R* によって接触され
ると、銅とハロゲン原子は表面で反応し、ハロゲン銅化
合物を形成する。これらの反応は以下の式で示される。

果得られる同ハロゲン生成物質CuRは、水又はアセト
ンのような適切な溶液を用いて洗浄され得る。銅ハロゲ
ン生成物質は容易に溶液中へ溶け込む。更に、Rの拡散
は、CuR内で銅と更に反応する為に、光誘導指向性拡
散であると考えられている。
よって観察された、本発明に従う工程の二段階に於ける
銅金属化層を用いた集積回路ウエーハの図である。図2
aのウエーハは、シリコン基板9、シリコン二酸化層9

層10が示されており、エッチング処理の前を示す。

硝酸等によって徐光(deglaze)されても良い。
水濾光器を有する1,000ワットHg/Xeの照明が
ウエーハ9、10、並びに11上に当てられる。水濾光
器は、約200nm以下の濃紫外線光を通す一方、1.
3nm以上の赤外線光の大部分を抽出する役目を果た
す。光はウエーハに対して直角に当てられた。ウエーハ
は温度摂氏200度まで加熱された。分子塩素Cl2 は
密閉室へ10torr、100sccmの割合で導入さ
れた。Cl2 はClイオン基を発生する為に、光源の光
エネルギによって光解離された。ウエーハは塩素基に1
0分間さらされた。この後、図2bはマスクされなかっ
た銅層全体が反応し、それまでの厚さの約3倍にまで伸
長した事を示す。その結果得られた生成層の膜12はC
uCl2 である事が分かった。更には、隙間14は、最
初のレジストの側面(profile)に起因すること
に注目することができる。その得られた膜は、簡単な洗
浄工程で除去され得る。反応生成物質は典型的にアセト
ンが水洗いで除去される。銅は、レジストが銅膜の表面
と接触する所で横方向へエッチングされない事に注目さ
れたい。
施例に関して開示して来たことを明らかにする。本実施
例に於いて提案されたパラメータは、所望の結果を達成
する為に一定の範囲内で変化させても良いと考えられ
る。発明の範囲は、従って、添付の特許請求の範囲及び
それと均等な変形によってのみ限定されるべきであるこ
とを意図するものである。

Claims (1)
- 【請求項1】パターン化された導体を形成する為に、密
閉室の中で基板上の銅層を異方性エッチングするための
工程であって、 エッチングされる事を意図しない領域であるところの上
記銅層の領域を、マスクを接触させてマスクし、 上記密閉室内で前記銅層のマスクされていない部分のみ
にハロゲン基を導入し、 前記銅層に直交方向に非パルス光を向けてハロゲン基を
活性化し、実質的に前記銅層のマスクされていない部分
をハロゲン反応生成物質に完全に変換し、前記銅層が実
質的に完全に変換される間は前記銅層のマスクされてい
ない部分の表面に前記ハロゲン反応生成物質が残存し、
および、 前記基盤を洗浄して前記ハロゲン反応生成物質を取り除
く段階を含む銅エッチング工程。
