Claims (30)

- 前記流体供給容器が吸着材を含み、流体が前記吸着材に吸着され得、前記流体供給パッケージの分配状態下で流体が前記吸着材から脱着し得る、請求項14に記載の流体供給パッケージ。
- 圧力調節組立体が前記流体供給容器の内部に配置され、調節された圧力での前記流体供給パッケージからの排出のために流体を分配するように構成される、請求項14に記載の流体供給パッケージ。
- 容器から流体を分配するための排出ポートを有する流体分配組立体を結合される容器を有する圧力調節流体供給パッケージであって、前記容器が、前記排出ポートのところで前記パッケージから流体を分配するための前記流体分配組立体まで、前記容器から流体を送出するように構成される内部流体送出組立体をその内部容積内に含み、前記内部流体送出組立体が流体流路を画定し、前記容器から前記排出ポートまでの前記流体の流量を調節するように構成される少なくとも1つのデバイスを有し、前記デバイスが、前記デバイスの設定点の圧力を下回る前記デバイスの下流の前記流路内の圧力に反応して流体流れに対して開き、前記内部流体送出組立体がさらに、前記デバイスを通る流体の漏洩を防止するように構成される、前記デバイスの上流および/または下流にある少なくとも1つのチェックバルブを有する、圧力調節流体供給パッケージ。
- 前記デバイスが圧力レギュレータを備える、請求項17に記載の流体供給パッケージ。
- 前記少なくとも1つのデバイスが直列構成の圧力レギュレータを備える、請求項17に記載の流体供給パッケージ。
- 直列に接続される2つの圧力レギュレータを備える、請求項19に記載の流体供給パッケージ。
- 前記デバイスが真空作動バルブを備える、請求項17に記載の流体供給パッケージ。
- 前記流体供給容器が半導体製造で使用される流体を含む、請求項14から21のいずれか一項に記載の流体供給パッケージ。
- 前記流体がイオン注入のためのドーパント流体を含む、請求項22に記載の流体供給パッケージ。
- 前記流体が蒸気蒸着のためのおよび/または蒸気蒸着ツールの洗浄のための流体を含む、請求項22に記載の流体供給パッケージ。
- 前記流体が、水素化物流体、ハロゲン化物流体、および、有機金属試薬流体からなる群から選択される流体を含む、請求項22に記載の流体供給パッケージ。
