Abstract
【解決手段】a)1以上の銅イオン供給源、5−100ppbの3−メルカプトプロパンスルホン酸、その塩又はそれらの混合物、1以上の追加の光沢剤、及び1以上のレベリング剤を含有する電気めっき組成物を提供し、b)基板を該電気めっき組成物中に浸漬し、基板は複数のスルーホールを有し、該複数のスルーホールのひざ及び壁面は第一の銅層で被覆され、そしてc)複数のスルーホールのひざと壁面の第一の銅層の上に充分に均一な第二の銅層を電気めっきする。

Description
硫酸銅五水和物として75g/Lの銅、240g/Lの硫酸、50ppmの塩素イオン、0.3g/Lの硫酸マンガン水溶液、1mg/Lのスルホプロピルジスルフィド、100ppbの3−メルカプトプロパンスルホン酸ナトリウム塩、及び1.5g/Lの抑制剤を組み合わせることによって銅めっき浴が調整された。抑制剤は分子量5,000以下で末端ヒドロキシ基を有するEO/PO共重合体であった。めっき浴はさらに、63mmolの1,4−ブタンジオールジグリシジルエーテル、25mmolのイミダゾール及び75mmolの4−フェニルイミダゾールの反応生成物であるレベラーを5mg/L含んでいた。反応生成物の分析は次のピークを示した:σppm:9.22−7.22(m、24H,Harom);4.52−3.00(m,37.2H(2.65×14H),4CH2−O,2CH−OH,2CH2−N);及び1.74−1.24(m,10.6H(2.653×4H),2CH2).
平均直径0.3mmのスルーホールを有する両面FR4PCB(5×9.5cm)のサンプル(2.4mm厚さ)が従来の無電解銅めっき浴を用いて1−3μmの薄い銅種層の第一の無電解めっきがされた。該サンプルは次に例1の銅めっき浴を用いてハーリングセルの中でめっきされた。浴の温度は25℃であった。2A/dm2の電流密度がサンプルに80分適用された。銅めっきされたサンプルはひざ及びスルーホールのスローイングパワーを決定するために分析された。サンプルは、複数の箇所で横切断され、ひざ及びスルーホール壁面での銅析出の厚さが比較され、測定された。図1はライカ顕微鏡で撮られたスルーホールの一つの5000倍のSEMである。SEMは銅析出の厚さがスルーホール壁面の両側及びひざで充分に同じであることを示す。スルーホールのスローイングパワーの平均は80%と決定され、ひざのスローイングパワーの平均は87%と決定された。
例2の方法が繰り返され、同じ寸法の同じタイプのPCBサンプルが用いられた。サンプルは例2のように銅で無電解めっきされ、続いて3−メルカプトプロパンスルホン酸ナトリウム塩が建浴時に添加されない他は例1と同じ銅電気めっき浴で電気めっきされた。銅電気めっきが例2と同じ状態で、同じめっき条件で行われた。銅めっき後、サンプルは複数の箇所で切断され、ひざとスルーホールのスローイングパワーを決定するために、サンプル表面とスルーホール壁面の銅析出の厚さが比較され、測定された。ひざのスローイングパワーの平均は55%と決定され、スルーホールのスローイングパワーの平均は80%と決定された。図2はスルーホール壁面の一つの5000倍のSEMである。左側のスルーホールのひざ及び壁面の厚さは、右側のものにくらべ薄い。スルーホールのスローイングパワーは良かったにもかかわらず、ひざのスローイングパワーは低かった。3−メルカプトプロパンスルホン酸ナトリウム塩を建浴時に添加しない銅電気めっき浴は、3−メルカプトプロパンスルホン酸ナトリウム塩を銅電気めっき浴の建浴時に添加した例2の基板に比べ、低いひざのスローイングパワーを有した。
Claims (8)
- a)1以上の銅イオン供給源、5−100ppbの3−メルカプトプロパンスルホン酸、その塩又はそれらの混合物、1以上の追加の光沢剤、及び1以上のレベリング剤を含有する電気めっき組成物を提供し、b)基板を該電気めっき組成物中に浸漬し、基板は複数のスルーホールを有し、該複数のスルーホールのひざ及び壁面は第一の銅層で被覆され、そしてc)複数のスルーホールのひざと壁面の第一の銅層の上に充分に均一な第二の銅層を電気めっきする方法。
- 電気めっき組成物がさらに1以上のアルデヒドを含有する、請求項1に記載の方法。
- 電気めっき組成物がさらに1以上のカルボン酸を含有する、請求項1に記載の方法。
- ひざのスローイングパワーが80%以上である、請求項1に記載の方法。
- 多数のスルーホールの壁面のスローイングパワーが80%以上である、請求項1に記載の方法。
- 1以上の銅イオン供給源、5−100ppbの3−メルカプトプロパンスルホン酸、その塩又はそれらの混合物、1以上の追加の光沢剤、及び1以上のレベラーを含有する電気めっき組成物。
- さらに1以上のアルデヒドを含有する、請求項6記載の電気めっき組成物。
- さらに1以上のカルボン酸を含有する、請求項6記載の電気めっき組成物。
