Abstract
Description
エポキシ樹脂1:10.4重量部
フェノール樹脂1:3.6重量部
溶融シリカ:72重量部
トリアジン−フェノール樹脂:3重量部
メラミンシアヌレート:1重量部
ホウ酸亜鉛:8重量部
トリフェニルホスフィン:0.2重量部
シラン:0.9重量部
カルナウバワックス:0.6重量部
カーボンブラック:0.3重量部
評価方法
スパイラルフロー:
難燃性:
表2に記載の配合に従い、実施例1と同様にして樹脂組成物を調製し、得られた樹脂組成物の評価を実施例1と同様にして行った。結果を表4に示す。
実施例1のエポキシ樹脂とフェノール樹脂を表3に記載のものに変えた以外は実施例1と同様にして樹脂組成物を調製し、得られた樹脂組成物の評価を実施例1と同様にして行った。結果を表5に示す。
エポキシ樹脂1:ESCN−195XL、軟化点:65℃、エポキシ等量:200g/eq、住友化学の市販品。
トリアジンフェノール樹脂:KA−7052−L2、DICの市販品。
メラミンシアヌレート:MC−25、チバ株式会社の市販品。
ホウ酸亜鉛:FB−415、BORAX社の市販品。
水酸化アルミニウム:昭和電工株式会社の市販品。
水酸化マグネシウム:ジミケミカルズ株式会社(Zimi Chemicals Co. Ltd.)。
臭化ビスフェノール−Aエポキシ樹脂:Bren−S、日本化薬株式会社の市販品。
三酸化アンチモン:PATOX−MZ、日本精鉱株式会社の市販品。
トリフェニルホスフィン:TPP、ホッコク社(Hokkoku Co.)の市販品。
ポリエチレン/オレフィン合成ワックス:PED−191、軟化点:105℃、クラリアント社の市販品。
シラン:KBM−403、信越の市販品。
カルナウバワックス:カルナウバNo.1、東亜合成株式会社の市販品。
カーボンブラック:Raven3500、コロンビアケミカル社(Colombian Chemicals Co.)の市販品。
Claims (20)
- 前記トリアジン−フェノール樹脂の窒素量が、前記トリアジン−フェノール樹脂の重量に対し15〜24重量%である請求項1に記載の難燃剤。
- 前記含窒素化合物が、メラミン又はメラミンシアヌレートである請求項1に記載の難燃剤。
- 前記金属化合物が、ホウ酸亜鉛、モリブデン酸亜鉛、金属水酸化物、複合金属水酸化物及びそれらの混合物から選択されるものである請求項1に記載の難燃剤。
- 前記金属水酸化物が、水酸化アルミニウム又は水酸化マグネシウムである請求項5に記載の難燃剤。
- 請求項1〜6のいずれか1項に記載の難燃剤と、エポキシ樹脂と、硬化剤と、無機フィラーとを含む難燃性樹脂組成物。
- 前記難燃剤の含有量が、前記組成物の総重量に対し0.1〜15重量%である請求項7に記載の組成物。
- 前記エポキシ樹脂の含有量が、前記組成物の総重量に対し2〜15重量%である請求項7に記載の組成物。
- 前記エポキシ樹脂が、ビスフェノールエポキシ樹脂、ビスフェノール−Aエポキシ樹脂、ビスフェノール−Fエポキシ樹脂、ビスフェノール−Sエポキシ樹脂、ノボラック型フェノールエポキシ樹脂、ノボラック型アルキルフェノールエポキシ樹脂、変性ノボラックエポキシ樹脂、ビシクロペンタジエンエポキシ樹脂及びそれらの混合物から選択されるものである請求項7に記載の組成物。
- 前記硬化剤の量が、前記組成物の総重量に対し2〜10重量%である請求項7に記載の組成物。
- 前記硬化剤が、ノボラック樹脂、クレゾールノボラック樹脂、トリフェノールアルキルフェノール、アラルキル樹脂、ナフタレン型フェノール樹脂、シクロペンタジエン型フェノール樹脂及びそれらの混合物から選択されるフェノール樹脂である請求項7に記載の組成物。
- 前記無機フィラーの量は、前記組成物の総重量に対し70〜95重量%である請求項7に記載の組成物。
- 前記無機フィラーが、溶融シリカ、結晶シリカ、タルク、アルミナ、窒化ケイ素及びそれらの混合物から選択されるものである請求項7に記載の組成物。
- 前記無機フィラーが溶融シリカである請求項14に記載の組成物。
- 前記組成物の総重量に対し0.01〜1重量%の硬化促進剤を更に含む請求項7に記載の組成物。
- 前記硬化促進剤が、第三級アミン、オルガノホスフィン化合物、イミダゾール化合物又はそれらの混合物である、請求項16に記載の組成物。
- 前記組成物の総重量に対し臭素原子とアンチモン原子の存在量が0.1重量%未満である、請求項7に記載の組成物。
- 請求項7に記載の組成物の電子部品のパッケージングのための使用。
- 前記電子部品は半導体部品である請求項19に記載の使用。
