最上部表面上に化学的に吸着する。化学的に吸着しない
反応物質は単一反応空間12から除去される。本発明の
実施形態によると、反応物質を含むガスを導入した後
に、化学的に吸着しない反応物質は単一反応空間12内
で希釈させることにより、その除去を促進させる。
Description

を利用した半導体デバイスの薄膜形成方法に関する。
rt)高集積度を有する半導体デバイスの薄膜形成で
は、低いサーマルバジェット(budget)、優れた
ステップカバレージ、薄膜厚さの正確な制御、簡単な工
程変数および低い汚染度などが厳格に要求されている。
マ励起化学気相蒸着(PECVD)などのような一般的
なCVD方法は、現在の(state−of−the−
art)デバイスの薄膜形成に適合しない。例えば、典
型的なCVD方法は、相対的に高い温度での薄膜の積層
となる。前記方法はデバイスに不利な熱的効果があるの
で適合しない。かつ、CVD薄膜は、不均一な厚さ即
ち、微粒子による汚染または表面厚さの偏差などのよう
な欠陥が頻繁に示される。
高いLPCVD薄膜の場合、薄膜のステップカバーレー
ジが悪くなる。
D方法より低い温度で実施することができ、優れたステ
ップカバレージを示すために、ALD工程が通常の薄膜
形成技術を代替する技術として提案されている。
124,158号に開示されている。米国特許第6,1
24,158号によると、第1反応物質を導入して処理
表面上に反応させ、反応種が結合された単一層を形成す
る。そして、第2反応物質を導入して、基板と反応させ
て所望の薄膜を形成する。各段階を実施した後、反応チ
ャンバを不活性ガスにて浄化させ、表面以外での反応を
阻止する。反応物質および不活性ガスの提供は、製造装
置の維持などの理由から、同一な圧力下でなされる。
相対的に低い成長率などの理由から、低い生産性などの
欠陥がある。その上、進行波タイプ(Travelin
gwave−type)の反応器などの一般的なALD
反応器の反応空間が非常に狭く作られるため、反応副産
物などを浄化するための浄化体積を縮小させる。また、
一般的なALD反応器は一枚または二枚のウェーハを対
象にしている。したがって、通常のALD技術は多くの
製造物を生産するための実際の工程(加工)および工業
生産に不利である。
めに幾つかの試みが行われている。その中一つの試みが
米国特許第6,042,652号に開示されている。米
国特許第6,042,652号によると、ALD反応器
は多数のモジュールまたは多数の反応空間(ステージ)
即ち、多数の組立モジュールを有する分割された空間を
含む。例えば、下部モジュールが上部モジュール下に位
置することにより、モジュール間に一つの反応空間を生
成し、各反応空間に一枚の半導体基板を収容する。
互いに分割されているため、反応空間(ステージ)一つ
に一枚の基板が導入されているにすぎない。したがっ
て、多数のウェーハをローディング/アンローディング
するためのウェーハ自動移送装置を使用することは容易
でない。したがって、ウェーハをローディング/アンロ
ーディングするのに非常に多くの時間がかかる。また、
多数のウェーハを対象にローディングおよび加工を十分
に実施することができない。

し、本発明では、水平などの他の形態の反応器も適切に
適用することができる。

また、本発明によると、単一反応空間12は分割または
分離されない。分割または分離されない単一反応空間は
米国特許第6,042,552号および第6,015,
590号に示されるALD反応器内にマルチな(分離さ
れた)反応空間を有する通常の反応器の反応空間と異な
る。特に、米国特許第6,015,590号に開示され
た通常のALD反応器は浄化効率のために反応空間の体
積が最小化されるようにマルチな(分離された)反応空
間各々が隣接した位置を有するため、反応空間各々に載
置される基板の数は相当に少ない。例えば、一枚または
二枚程度である。また、通常のALD反応器は前述した
構造的制限のため、反応器に載置される基板の数が全体
的に制限される。例えば、米国特許第6,042,55
2号の各々の反応空間は、反応器内部の相当な空間また
は体積を占める。したがって、ALD工程の生産性を低
下させる原因になる。

応空間を有するため、図1に図示されたように、百枚以
上の基板を収容することができる。したがって、一度に
多くの数の基板を対象にALDを実施することができる
(これにより、生産性が顕著に向上される)。

る。本発明の一実施形態によると、一束ねの基板14は
望ましく、約125〜135枚の基板を含む。そして、
各々の基板15は、望ましくは、その最上部に加工表面
を有する。

他の形態のウェーハ自動移送装置も本発明では適切に適
用することができる。

で整列され、載置される。石英または通常の他の材質で
形成される典型的なボート19は、その内部面に多数個
の溝を有し、溝に基板15を載置する。そして、一束ね
の基板14を積載したボート19がALD反応器10内
部へローディングされるため、図1に概略的に図示され
たように、ALD反応器10の単一反応空間12内部へ
一束ねの基板14が同時にローディングされる。ここ
で、基板15の最上部表面(加工表面)17は、全て自
動移送のために、実質的に同一な方向に向ける。
合、前記同一な方向に向ける自動移送は米国特許第6,
015,590号に開示された通常のALD技術に比べ
て生産性が向上されるとする重要な利点がある。これ
は、米国特許第6,015,590号に開示されたよう
に、基板の最上部表面を反対方向に向ける場合、ウェー
ハ自動移送が容易でないためである。したがって、通常
のALD技術では各々の反応空間に順次に大略一枚また
は少ない数の基板が載置される。これは、基板が反応器
の幾つかのマルチな(分離された)反応空間に配置され
るためであり、配置により同時に全ての基板を対象とす
る工程の実施は不可能である。また、米国特許第6,0
42,652号に開示された通常のALD技術では多数
の半導体回路基板を反応空間(ステージ)に一枚ずつ順
に移送する。したがって、ローディングに長時間が所要
されることにより、生産性を顕著に低下させ、ALD工
程の商業的適用に限界が露呈される。

(約0.1〜0.5Torr)の第1設定圧力P1で実
施することが望ましい。
さらに増加させるためには、ALDを浄化させる時間の
短縮が必要である。一般に、浄化時間は反応器の体積に
かかっている。したがって、本発明では大きな体積を有
するファーネス形態の反応器が有用である。そして、浄
化となる体積は米国特許第6,042,552号または
第6,015,590号に図示された進行波タイプ(t
raveling wavetype)の装置など、通
常のALD技術に比べて実質的に大きな体積を有する。
よると、第1反応物質40を導入した後、浄化時間を効
率的に短縮させるために、化学的に吸着しない第1反応
物質40の一部をALD反応器10から除去する前に希
釈させる。ここで、化学的に吸着しない第1反応物質4
0の一部には物理的に吸着(物理吸着)されている反応
物質、即ち、基板上に物理的に吸着されている第1反応
物質を含む。そして、物理的に吸着されている第1反応
物質は、ALD反応器10内部にある化学的に吸着され
ている第1反応物質40または残りの反応物質に緩く結
合されている。

階(S33)を実施する間に、圧力制御バルブ21は実
質的に閉鎖され、不活性ガスが反応器10内部へ導入部
16を通じて供給される。そして、ALD反応器10内
部へ第1反応物質40が導入されることは実質的に停止
される。即ち、ALD反応器10と排気ライン25のコ
ンダクタンスが減少する。

物質40の一部を除去した後は、反応器10内には非常
に少ない量の化学的に吸着しない第1反応物質40の一
部が残留する。したがって、浄化効率が最大になる。ま
た、第1反応物質40が希釈されるため、第1反応物質
40間の結合を十分に阻止させることができる。

たはIrO2の酸化層である。他の例として、ALD薄
膜はSrTiO3、PbTiO3、SrRuO3、CaR
uO3、(Ba、Sr)TiO3、Pb(Zr、Ti)O
3、(Pb、La)(Zr、Ti)O3、(Sr、Ca)
RuO3、(Ba、Sr)RuO、Sn doped
In2O3(ITO)、Fe doped In2O3また
はZr doped In2O3の複合酸化層、SiN、
NbN、ZrN、TiN、TaN、Ya3N5、AlN、
GaN、WNまたはBNの窒化層、WBN、WSiN、
TiSiN、TaSiNまたはAlTiNの複合窒化
層、Si、Al、Cu、Ti、Ta、Mo、Pt、R
u、Rh、Ir、WまたはAgのメタル層、Al、W、
TiまたはCoのシリサイド層そして、メタルシリケー
ト物質(M1-XSiXO2)である。ここで、メタル
“M”はハフニウム(Hf)、ジルコニウム(Zr)、
タンタル(Ta)、チタン(Ti)、セシウム(Cs)
およびアルミニウム(Al)により構成される群から選
択される。

ェーハ全てが、反応器の幾つかの反応空間内に配置され
るものではなく、単一反応空間内に載置されるために、
一束ねの基板のローディング/アンローディングをウェ
ーハ自動移送装置を使用して自動で迅速に実施すること
ができる。さらに、化学的に吸着しない反応物質を反応
空間から除去させる前に希釈させることにより、浄化時
間を顕著に短縮することができ、浄化効率を最大化させ
ることができる。

- 【請求項1】 単一反応空間を有する反応器を用意する
段階と、 前記反応器の単一反応空間内部へ一束ねの基板を同時に
ローディングさせる段階と、 前記単一反応空間内部に反応物質を含むガスを導入し、
前記単一反応空間内部にある前記基板の表面上に、前記
反応物質の一部を化学的に吸着させる段階と、 化学的に吸着しない反応物質を前記単一反応空間から除
去させる段階と、を含むことを特徴とする原子層蒸着を
利用した薄膜形成方法。 - 【請求項2】 前記反応物質を含むガスを導入した後、
前記単一反応空間内部の化学的に吸着しない反応物質を
希釈させる段階をさらに含むことを特徴とする請求項1
に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項3】 前記反応物質を含むガスを導入する段階
は、第1設定圧力で実施し、前記希釈段階は前記第1設
定圧力より高い第2設定圧力で実施することを特徴とす
る請求項2に記載の原子層蒸着を利用した薄膜形成方
法。 - 【請求項4】 前記第1設定圧力は、13.33〜6
6.65Paの範囲内であることを特徴とする請求項3
に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項5】 前記第2設定圧力は、前記第1設定圧力
より約1.5倍さらに高いことを特徴とする請求項3に
記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項6】 前記反応物質を含むガスを導入する段階
は、第1設定圧力で実施し、前記除去段階は前記反応器
の圧力が前記第1設定圧力よりさらに低い第3設定圧力
になるように、前記反応器をポンピングすることを特徴
とする請求項2に記載の原子層蒸着を利用した薄膜形成
方法。 - 【請求項7】 前記第3設定圧力は、前記第1設定圧力
より約0.5倍さらに低いことを特徴とする請求項6に
記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項8】 前記ローディング段階は、自動移送装置
を使用して前記一束ねの基板を移送することを特徴とす
る請求項1に記載の原子層蒸着を利用した薄膜形成方
法。 - 【請求項9】 反応器内部に半導体基板を供給する段階
と、 第1設定圧力の前記反応器内部に反応物質を含むガスを
導入し、前記基板表面上に前記反応物質の一部を化学的
に吸着させる段階と、 前記反応器の圧力を第2設定圧力に増加させ、前記反応
器内部の化学的に吸着しない反応物質を希釈させる段階
と、 前記希釈された化学的に吸着しない反応物質を前記反応
器から除去させる段階とを含むことを特徴とする原子層
蒸着を利用した薄膜形成方法。 - 【請求項10】 前記第1設定圧力は、13.33〜6
6.65Paの範囲内であることを特徴とする請求項9
に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項11】 前記第2設定圧力は、前記第1設定圧
力より約1.5倍さらに高いことを特徴とする請求項9
に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項12】 前記除去段階は、前記反応器をポンピ
ングして前記反応器の圧力が前記第1設定圧力よりさら
に低い第3設定圧力で実施することを特徴とする請求項
9に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項13】 前記第3設定圧力は、前記第1設定圧
力より約0.5倍さらに低いことを特徴とする請求項1
2に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項14】 前記反応器は、前記希釈された化学的
に吸着しない反応物質を除去するための排気ラインと連
結された圧力制御バルブを含み、前記希釈は前記制御バ
ルブを実質的に閉鎖し、前記反応器内部に前記反応物質
を含むガスの導入を実質的に停止させる間に、前記反応
器内部に不活性ガスを供給することを特徴とする請求項
9に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項15】 前記反応器は、排気ラインと連結され
た圧力制御バルブを含み、前記希釈は前記反応器内部に
前記ガス状態の反応物質の導入を停止させる間に、前記
反応器内部に導入させる前記ガス状態の反応物質の量よ
り実質的に多い量の不活性ガスを供給することを特徴と
する請求項9に記載の原子層蒸着を利用した薄膜形成方
法。 - 【請求項16】 単一反応器内部に多数枚のウェーハを
用意する段階と、 第1設定圧力の前記単一反応器内部へガス状態の反応物
質を導入し、前記多数枚の基板の表面上に前記反応物質
の一部を化学的に吸着させる段階と、 前記第1設定圧力よりさらに高い第2設定圧力で前記単
一反応器内部の化学的に吸着しない反応物質を希釈させ
る段階と、 前記希釈された化学的に吸着しない反応物質を前記単一
反応器から除去させる段階とを含むことを特徴とする原
子層蒸着を利用した薄膜形成方法。 - 【請求項17】 前記反応器は、排気ラインと連結され
た圧力制御バルブを含み、前記希釈は前記圧力制御バル
ブを実質的に閉鎖し、前記反応器内部に前記ガス状態の
反応物質の導入を停止させる間に、前記反応器内部に不
活性ガスを供給することを特徴とする請求項16に記載
の原子層蒸着を利用した薄膜形成方法。 - 【請求項18】 前記反応器は、排気ラインと連結され
た圧力制御バルブを含み、前記希釈は前記反応器内部に
前記ガス状態の反応物質の導入を停止させる間に、前記
反応器内部に前記ガス状態の反応物質の量より実質的に
多い量の不活性ガスを供給することを特徴とする請求項
16に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項19】 前記第1設定圧力は13.33〜6
6.65Paの範囲内であることを特徴とする請求項1

ングして、前記反応器の圧力が前記第1設定圧力よりさ
らに低い第3設定圧力で実施することを特徴とする請求
項16に記載の原子層蒸着を利用した薄膜形成方法。 - 【請求項24】 前記反応器は、ファーネス(furn
ace)形態の反応器であり、前記基板の表面全てが実
質的に、同一な方向に向かって自動移送することを特徴
とする請求項16に記載の原子層蒸着を利用した薄膜形
成方法。 - 【請求項25】 前記多数枚の基板の数は、百枚以上で
あることを特徴とする請求項16に記載の原子層蒸着を
利用した薄膜形成方法。 - 【請求項26】 前記反応器は、原子層蒸着のための単
一反応空間を有し、前記単一反応空間内部に前記基板が
載置されることを特徴とする請求項16に記載の原子層
蒸着を利用した薄膜形成方法。 - 【請求項27】 一枚以上の半導体基板をチャンバ内部
に挿入させる段階(a)と、 第1設定圧力の反応器内部にガス状態の第1反応物質を
導入し、前記一枚以上の基板の表面上に前記反応物質の
一部を化学的に吸着させる段階(b)と、 前記反応器の圧力が前記第1設定圧力よりさらに高く増
加するように、前記チャンバ内部に不活性ガスを噴射し
て反応器内部に化学的に吸着しない第1反応物質を希釈
させる段階(c)と、 前記化学的に吸着しない第1反応物質を前記チャンバか
ら除去させる段階(d)と、 第2設定圧力の反応器内部にガス状態の第2反応物質を
導入させ、化学的交換により単一の原子層を形成する段
階(e)と、 前記反応器の圧力を増加させ、前記反応器内部の化学的
に吸着しない反応物質を希釈させる段階(f)と、 前記化学的に吸着しない反応物質を前記チャンバから除
去させる段階(g)と、を含むことを特徴とする薄膜層
を形成するための原子層蒸着方法。 - 【請求項28】 前記第1設定圧力は前記第2設定圧力
と実質的に同一であることを特徴とする請求項27に記
載の薄膜層を形成するための原子層蒸着方法。 - 【請求項29】 前記第1設定圧力は、前記第2設定圧
力と異なることを特徴とする請求項27に記載の薄膜層
を形成するための原子層蒸着方法。 - 【請求項30】 前記第一の希釈および第二の希釈をさ
せる途中に、前記反応器圧力を前記第1および第2設定
圧力より少なくとも約1.5倍増加させることを特徴と
する請求項27に記載の薄膜層を形成するための原子層
蒸着方法。 - 【請求項31】 前記除去段階は、前記チャンバをポン
ピングして、前記第1または第2設定圧力より実質的に
さらに低い第3設定圧力で実施することを特徴とする請
求項27に記載の薄膜層を形成するための原子層蒸着方
法。 - 【請求項32】 前記単一原子層は、Al2O3、TiO
2、ZrO2、HfO 2、Ta2O5、Nb2O5、CeO2、

酸化層であることを特徴とする請求項27に記載の薄膜
層を形成するための原子層蒸着方法。 - 【請求項33】 前記単一原子層は、SrTiO3、P
bTiO3、SrRuO3、CaRuO3、(Ba、S
r)TiO3、Pb(Zr、Ti)O3、(Pb、La)
(Zr、Ti)O3、(Sr、Ca)RuO3、(Ba、
Sr)RuO3、Sn doped In2O3(IT
O)、Fe doped In2O3またはZr dop
ed In2O3の複合酸化層であることを特徴とする請
求項27に記載の薄膜層を形成するための原子層蒸着方
法。 - 【請求項34】 前記単一原子層は、SiN、NbN、
ZrN、TiN、TaN、Ya3N5、AlN、GaN、
WNまたはBNの窒化層であることを特徴とする請求項
27に記載の薄膜層を形成するための原子層蒸着方法。 - 【請求項35】 前記単一原子層は、WBN、WSi
N、TiSiN、TaSiNまたはAlTiNの複合窒
化層であることを特徴とする請求項27に記載の薄膜層
を形成するための原子層蒸着方法。 - 【請求項36】 前記単一原子層は、Si、Al、C
u、Ti、Ta、Mo、Pt、Ru、Rh、Ir、Wま
たはAgのメタル層であることを特徴とする請求項27
に記載の薄膜層を形成するための原子層蒸着方法。 - 【請求項37】 前記単一原子層は、Al、W、Tiま
たはCoのシリサイド層であることを特徴とする請求項
27に記載の薄膜層を形成するための原子層蒸着方法。 - 【請求項38】 前記単一原子層は、メタルシリケート
物質(M1-XSiXO 2)であり、前記メタル“M”はハ
フニウム(Hf)、ジルコニウム(Zr)、タンタル
(Ta)、チタン(Ti)、セシウム(Cs)およびア
ルミニウム(Al)により構成される群から選択される
ことを特徴とする請求項27に記載の薄膜層を形成する
ための原子層蒸着方法。 - 【請求項39】 前記段階(b)から(g)が、少なく
とも一度反復されることを特徴とする請求項27に記載
の薄膜層を形成するための原子層蒸着方法。 - 【請求項40】 単一反応空間を有する反応器を用意す
る段階(a)と、 前記単一空間内部に実質的に同一な方向の加工表面を有
する多数枚のウェーハをローディングさせる段階(b)
と、 前記反応空間内部へその一部が前記多数枚のウェーハ各
々の加工表面上に化学的に吸着する第1反応物質を導入
する段階(c)と、 化学的に吸着しない第1反応物質を前記反応空間から除
去させる段階(d)と、 前記反応空間内部へその一部が前記多数枚のウェーハ各
々の加工表面上に化学的に吸着する第2反応物質を導入
する段階(e)と、 化学的に吸着しない第2反応物質を前記反応空間から除
去させる段階(f)と、を含むことを特徴とする薄膜形
成方法。 - 【請求項41】 前記段階(c)から(f)が、少なく
とも一度反復されることをさらに含むことを特徴とする
請求項40に記載の薄膜形成方法。
