Abstract

極、半導体層、上部電極を順次積層して成る太陽電池の
作製方法において、絶縁基板上に下部電極、半導体層を
積層形成する第1段階と、半導体層表面に保護膜を形成
する第2の段階と、該第2の段階の後、レーザービーム
加工を行い半導体層又は半導体層と下部電極に開口を形
成する第3の段階と、保護膜を除去する第4の段階とを
有することを特徴としている。
Description
体膜を設けて成る太陽電池の作製方法に関する。特に本
発明は、レーザービーム加工を用いて作製される集積型
太陽電池の作製方法に関する。
を形成した薄膜系の太陽電池が注目を浴びている。ここ
で、非単結晶シリコンとして適用されるものは、アモル
ファスシリコン、微結晶シリコン、薄膜多結晶シリコン
及びこれらの混合体を示すものである。薄膜系の太陽電
池は、製造にかかる費用が低く抑えられること、及び製
造に使用する原料が少量で済むこと等が特徴である。ま
た、絶縁基板として可撓性を有するプラスチックフィル
ム基板を用いれば、太陽電池の形を自由に設定すること
ができる。さらに、絶縁基板上では単一基板上に素子を
複数に分離し、前記素子を直列に接続することで所望の
電圧が得られる集積化構造を可能とすることも重要な特
徴の一つである。
する素子のパターンに分断する手段として、レーザービ
ーム加工が幅広く使われている。レーザービーム加工
は、被加工物に一定の面積に集光されたレーザ光を照射
し、溶解、蒸発あるいは飛散させて孔開け、溶接、切
断、マーキングなどを行うものであり、分断するもの
で、レーザービームを走査して任意の形状に加工するこ
とができる。この技術により、等幅のスクライブ幅で高
速に薄膜の分断を行うことができる。レーザービーム加
工は、所望の太陽電池形状に分断後、太陽電池の取り出
し電極同士を溶着し接続する手段としてもレーザ光は使
用される。その加工は特にボンディングと呼称される
が、本明細書においてはレーザービーム加工に含むもの
とする。
極や半導体層を目的とするパターンに形状加工するため
の方法として、フォトリソグラフィの技術があった。フ
ォトリソグラフィを用いた太陽電池のパターニング工程
は、先ずレジストを被加工物一面に塗布し、マスクを介
した露光の後、現像工程でレジストマスクを形成する。
次にエッチング工程によりレジストでマスクされた領域
以外をエッチングし、その後レジストをアルカリ系溶剤
等で剥離し、洗浄、乾燥を行い、工程が完成する。前記
工程は、複雑で工程数が多く、工程に費やす時間も長い
ことや、製造費用が高いことなどの点で問題となってい
る。
ーニング工程は、フォトリソグラフィを用いたパターニ
ング工程に比べ、単純で工程数を少なくすることができ
る。パターニングを施したい部分にレーザービームを走
査しながら照射するだけで工程が完了するという特色が
ある。
瞬時に加工部分を溶解、蒸発あるいは飛散させるわけで
あるが、この時高温で溶解した加工部分の材料が、飛散
しながら、あるいは周囲に付着した後に冷却され、粉状
の粒子となる。前記粉状の粒子は、レーザービーム加工
後の製造工程で太陽電池の発電層を損傷させ、特性低下
原因の一つとなっていた。
電池の従来の製造工程を、図2を用いて説明する。先ず
図2(A)に示すように、基板201上に下部電極20
2を形成し、前記下部電極上に太陽電池の発電層となる
半導体層203を形成する。次に同一基板上で太陽電池
の積層構造を作成するため、下部電極層及び半導体層を
レーザービーム加工により分断し、複数の区画を作る。
図2(B)に、レーザービーム加工による分断箇所20
4a、204bを示す。前記レーザービーム加工時、分
断箇所半導体層及び下部電極がレーザービームにより溶
解して飛散する。このとき発生した粉状の粒子205
a、205b、205cは、周囲の半導体層203上に
飛散し付着する。また、半導体層203にめり込むこと
もある。

スクリーン印刷版207は半導体層203及び粉状の粒
子に接触し、粉状の粒子を半導体層に押しつける。そし
て半導体層表面に付着していた粉状の粒子も、半導体層
内部に取り込まれることがある。
印刷版が半導体層から離れるとき、更に前記印刷工程
後、熱硬化性樹脂を乾燥する工程において、粉状の粒子
が半導体層表面または内部から脱離することがある。図
2(D)に示すように、半導体層に、粉状の粒子が脱離
した部分212a、212b、212cが存在すること
となる。

まう。また、下部電極の露出には至っていない部分21

15aが形成される。前記接近した部分215aが原因
で直接、解放電圧等の太陽電池特性を低下させることは
無いが、製品として取り扱った場合、静電気による破壊
が発生し易くなる。
印刷法を用いて絶縁層を形成する方法を例としたが、他
の方法で絶縁層を形成する場合や、他の太陽電池製作工
程を用いた場合でも、レーザービーム加工を用いた場
合、粉状の粒子の発生は避けることができない。レーザ
ービーム加工時に発生した粉状の粒子は、半導体層に付
着したり、内部に入り込んだりしているが、上部電極形
成工程までに脱落し、上部電極形成時に下部電極と接触
してしまうことが発生する。

ー、加工部の送り速度等の条件を調整する方法がある。
例えばレーザーパワーを弱める、加工部の送り速度を早
くする等の手段を用いればよい。しかしレーザービーム
加工時に発生する粉状の粒子は、前記手段を用いて軽減
することはできるが、全て無くすことは不可能である。
例えば図2(B)に示す粉状の粒子205a、205
b、205cは、大きさを小さくしたり、数を減らした
りすることはできるが、全て無くすことはできない。

られている。しかし、レーザーによって加工した部分の
材料は、瞬時に溶解し飛散するが、飛散する速度はかな
り高速で温度も高い。このため粉状の粒子が太陽電池の
発電層へ付着する前に除去すること、あるいは付着した
粉状の粒子を除去することは、強力な吸引機構を使用し
ても完全に行うことができない。

するのが一般的であるが、基板表面に他の樹脂が既に形
成されている場合、保護膜のみを選択的に溶解するのは
製造工程上困難である。一方で、保護膜に剥離が容易な

面に粘着性のテープ等を貼り、前記粘着性のテープを剥

様な溶剤を用いない剥離方法は、洗浄等の工程を省くこ
とができ、工程の削減も可能とする。この保護膜の除去
と同時に保護膜上に付着していた粉状の粒子も除去され
ることから、半導体層103上の粉状粒子は皆無となる。
去後、半導体層及び下部電極の分断部を絶縁体108
a、108bで埋める。絶縁体は、例えば熱硬化性の絶
縁性樹脂を、スクリーン印刷法を用いて形成する。更に
上部電極113a、113b、113cを形成し積層構
造にする。例えば単位セル114aの上部電極113a
は、単位セル114の下部電極102bと接続し、各単
位セルを直列に接続する。前記上部電極は、例えば導電
性樹脂を、スクリーン印刷法を用いて形成する。同時に
下部電極側の取り出し電極116、上部電極側の取り出
し電極117も形成する。前記保護膜を形成する工程を
用いた場合、半導体層に、粉状の粒子が脱落した部分が
存在しないので、前記上部電極形成時に下部電極との接
触が発生することはない。また、太陽電池の特性を低下
させることはなく良品歩留まりは向上する。
成、剥離することによる太陽電池の出力特性への影響の
有無を示す。先ず、透光性基板上に透光性下部電極と非
単結晶シリコン層を形成し、前記非単結晶シリコン層上
の一部分には、レーザービーム加工時に発生する粉状の
粒子から、非単結晶シリコン層を保護するための保護膜
を形成した。保護膜には、ポリエステル系の熱硬化性樹
脂(株式会社アサヒ化学研究所社製STRIP MAS
K #228−T)を使用した。保護膜形成後、粘着性
テープにより、所定時間経過後に保護膜を剥離した。
層には、保護膜を形成しなかった部分と保護膜を形成し
剥離した部分が存在することになるが、各部分において
透過率及び反射率を測定した。図3(A)に、保護膜を
形成しなかった部分の透過率、図3(B)に保護膜を形
成し剥離した部分の透過率を示し、図3(C)に、保護
膜を形成しなかった部分の反射率、図3(D)に保護膜
を形成し剥離した部分の反射率を示す。透過率、反射率
においては、保護膜を形成し剥離した部分と保護膜を形
成しなかった部分の差異は見られなかった。
層上の保護膜を形成しなかった部分、保護膜を形成し剥
離した部分各々に上部電極を形成し、太陽電池を形成し
た。その後各太陽電池の出力特性を測定し、特性を比較
した。図4に各太陽電池の出力特性(I−V特性)、図
5に各太陽電池の分光特性を示す。太陽電池の出力特性
及び分光特性においても、保護膜を形成し剥離した部分
と保護膜を形成しなかった部分の差異は見られなかっ
た。
保護膜を形成し、剥離しても、前記非単結晶シリコン層
を使用して作製した太陽電池の出力特性には影響を与え
ないことが分かった。他の太陽電池作製工程においても
同様の効果が得ることができる。
に積層構造の非単結晶シリコン太陽電池を作製し、最終
製品における歩留まりの比較を示す。図6に作製工程を
示す。先ず、透光性のPEN(ポリエチレンナフタレー
ト)フィルム基板に透明導電性材料としてITO(酸化
インジウム・スズ)及びGZO(Ga添加酸化亜鉛)を
スパッタリング法で成膜し、下部電極を形成する。前記
ITO及びGZO層の厚さは、それぞれ50〜60n
m、20〜30nmとなるようにする。更にp、i、n
各導電型の非単結晶シリコン層をプラズマCVD法で成
膜、太陽電池の発電層を形成する。前記非単結晶シリコ
ン層の厚さは300〜800nm、本実施例においては
600nmとなるようにする。
めに、レーザービーム加工によって非単結晶シリコン層
及び下部電極層を分断し、太陽電池の一単位を作成す
る。太陽電池の一単位とは、pin接合を一段有する部
分のことを指す。pin接合に、導電性の取り出し電極
を含める場合もあるが、本実施例では前記太陽電池の一
単位を単位セルと呼ぶことにする。レーザービーム加工
時に発生する粉状の粒子から太陽電池の発電層を保護す
るために保護膜を形成する。
1a、601b、601c、601dを形成する様子を
示す。図6(A)において、保護膜の周囲は下部電極及
び発電層部分を示す。前記保護膜には、剥離の容易な熱
硬化性樹脂を使用し、スクリーン印刷法を用いて形成す
る。本実施例においては、熱硬化性樹脂に株式会社アサ
ヒ化学研究所社製STRIP MASK #228−T
を使用する。
うに、レーザービーム加工法を用いて、分断する。レー
ザービームで分断する方法はレーザースクライブとも呼
ばれている。分断部602aは各単位セルに分断し、分
断部602bは周辺部と太陽電池の外形を分断する。分
断部と保護膜の間隔寸法設計には、以下の事項を考慮す
る必要がある。実際レーザービーム加工で生じる分断部
幅は、約0.1mmである。この幅は、加工する膜の種
類、レーザーパワー、加工速度等によって多少前後す
る。またレーザービーム加工時のアライメントずれのマ
ージンを考慮する。よってレーザービーム加工による分
断部の両側に設ける保護膜間の距離は最低でも0.2m
m以上にする必要がある。保護膜に熱硬化性樹脂を使用
し、スクリーン印刷法を用いて形成する場合、前記寸法
を考慮したスクリーン印刷版設計が必要である。但し保
護膜の目的は、粉状の粒子による発電層の損傷を防止す
ることにあるので、可能な限り発電層部分を覆い、レー
ザービーム加工による分断部と保護膜の間隔をできるだ
け小さくすることが望ましい。本実施例では、レーザー
ビーム加工による分断部の両側に設ける保護膜間の距離
を0.5mmとする。
示すように保護膜を剥離する。剥離工程は、保護膜の発
電層への粘着力より強い粘着力を持つテープを保護膜に
接着し、テープと保護膜を同時に剥離する。
a、602bを絶縁性の樹脂603で埋める。これは単
位セルの上部電極を、隣接する単位セルの下部電極と接
続させるため、分断部を乗り越えるように形成したとき
に、自身の下部電極と接触し、出力が低下することを防
止するためである。絶縁性の樹脂は、熱硬化性樹脂を使
用し、スクリーン印刷法を用いて形成する。
示すように導電性の上部電極604a、604b、60
4c、604dを形成する。導電性の上部電極には熱硬
化性で、銀含有またはカーボン含有の樹脂を使用し、ス
クリーン印刷法を用いて形成する。そして上部電極をレ
ーザーボンディング部605b、605c、605dに
て隣接する単位セルの下部電極と接続する。例えば単位
セル606aの上部電極604aは、隣接する単位セル
606bの下部電極と、レーザーボンディング部605
bにて接続する。取り出し電極607aは、レーザーボ
ンディングによって単位セル606aの下部電極と接続
詞、上部側に取り出すためのものである。前記レーザー
ボンディング工程後、単位セル606a、606b、6
06c、606dを直列に積層し、下部電極側取り出し
電極607a、上部電極側取り出し電極607bを有し
た太陽電池が完成する。レーザービーム加工時に太陽電
池の発電層を保護するための保護膜を形成していること
によって、粉状の粒子による発電層の損傷を防止するこ
とができる。また太陽電池は良好な特性を示し、特性良
品歩留まりは向上する。
よる製品特性として曲線因子(FillFactor:F.F.)のヒ
ストグラムを示す。(A)は保護膜なし、(B)は保護
膜有りである。歩留まりは低照度200luxの太陽電池特性
でF.F.>0.65を定義とした。実施例1で示したように太
陽電池の特性にはほとんど変化はないが、保護膜の効果
が歩留まりに大きく表れていることが示されている。
容易な熱硬化型可撓性樹脂を使用した場合、次のような
特徴がある。先ず、他の熱硬化性樹脂と同様にスクリー
ン印刷工程が可能な粘性を有し、パターン孔版により容
易に所望の形を得ることができる。また乾燥(硬化)温
度が低温のため、温度による他の膜へのダメージや材料
の変質等が生じ難い。樹脂の硬化は、ある程度の低温ベ
ークにおいて溶剤成分を揮発させることにより行う。硬
化した樹脂は、簡単な接触で剥がすことができる。例え
ば粘着性のテープを用いる。また樹脂と保護膜面との粘
着力が小さいことから保護膜の表面にダメージを起こす
ことは無く剥離が可能である。この際、樹脂に可撓性が
あることから、樹脂の剥離作業において樹脂自体が粉砕
されることなく、新たに粉塵を増加させることもない。
このように剥離が容易な熱硬化型可撓性樹脂は、通常の
印刷工程と同様のスクリーン印刷が可能であり、剥離工
程においても簡単に除去ができるので、様々な用途のマ
スク材として使用可能である。
とにより、レーザービーム加工による太陽電池のパター
ニング工程において、レーザービーム加工時に、加工部
分より発生する粉状の粒子を簡単に除去することができ
る。またレーザービーム加工工程後の製造工程におい
て、太陽電池の発電層を損傷させずに特性を向上させる
ことができる。更に製品において、特性良品の歩留まり
を向上させることができる。

Claims (5)
- 【請求項1】絶縁基板上に下部電極、半導体層、上部電
極を順次積層して成る太陽電池の作製方法において、絶
縁基板上に下部電極、半導体層を積層形成する第1段階
と、前記半導体層表面に保護膜を形成する第2の段階
と、該第2の段階の後、レーザービーム加工を行い前記
半導体層又は前記半導体層と前記下部電極に開口部を形
成する第3の段階と、前記保護膜を除去する第4の段階
とを有することを特徴とする太陽電池の作製方法。 - 【請求項2】絶縁基板上に下部電極、半導体層、上部電
極を順次積層して成る太陽電池の作製方法において、絶
縁基板上に下部電極、半導体層を積層形成する第1段階
と、前記半導体層表面に、開口部が設けられた保護膜
を、スクリーン印刷法により形成する第2段階と、前記
開口部に対応してレーザービーム加工を行い、前記半導
体層又は前記半導体層と前記下部電極に開口部を形成す
る第3の段階と、前記保護膜を除去する第4の段階とを
有することを特徴とする太陽電池の作製方法。 - 【請求項3】請求項1又は請求項2において、前記保護
膜を、熱硬化性樹脂で形成することを特徴とする太陽電
池の作製方法。 - 【請求項4】請求項1又は請求項2において、前記保護
膜を、熱硬化性のポリエステル系樹脂で形成することを
特徴とする太陽電池の作製方法。 - 【請求項5】請求項1又は請求項2において、前記第4
の段階は、粘着テープを前記保護膜に接着した後、前記
粘着テープと前記保護膜を同時に剥がすことを特徴とす
る太陽電池の作製方法。
