Abstract

L'objectif de l'invention est de créer un procédé permettant de détecter à quel moment la couche isolante enfouie est atteinte lors de la gravure de tranchées d'isolation, ce procédé devant être sûr et facile à mettre en oeuvre. Par ailleurs, la sécurité technologique lors de la gravure des tranchées doit être accrue, les rebuts doivent être évités et les coûts réduits. Cet objectif est atteint grâce à une structure d'essai servant à contrôler la gravure de tranchées d'isolation dans une tranche de silicium sur isolant (SOI). Cette structure d'essai présente à l'issue de la gravure de tranchées d'isolation une série d'îlots contigus, chaque îlot étant entouré par une tranchée présentant d'un îlot à l'autre (A, B ; B, C) une largeur différente, notamment une largeur de tranchée constituant une tranchée d'isolation dans un circuit actif. Une partie de la tranchée (a, b) entourant chaque îlot (A, B) est commune à la tranchée de l'îlot voisin. Cette partie commune possède au niveau des îlots intérieurs la largeur de la tranchée voisine de dimension immédiatement supérieure ou immédiatement inférieure dans la série.
