Verfahren zur Herstellung von Metallalkylverbindungen
Die Erfindung betrifft ein Verfahren zur Herstellung von Metallalkylverbindungen der Formel I

worin M In, Ga oder AI und R c ι_ι0-Alkyl, das auch verzweigtkettig, cyclisch oder ungesättigt sein kann, und Cfi_-. «-Aryl bedeuten.
Mit Hilfe des erfindungsgemäßen Verfahrens können die Metallalkylverbindungen der Formel I in besonders hoher Reinheit und mit.sehr guten Ausbeuten hergestellt werden.
Zur Darstellung von III-V-Material, insbesondere als ein- kristalline Schichten für Halbleiterzwecke, ist die me¬ tallorganische Gasphasenepitaxie eine zunehmend wichti- ger werdende Methode mit dem Potential einer breiteren industriellen Anwendung. Dafür sind die benötigten Kompo¬ nenten in Form hochreiner Metallalkylverbindungen bereit¬ zustellen.
In dieser Technologie wurden und werden vornehmlich Tri- ethylverbindungen von Indium, Gallium und Aluminium ein¬ gesetzt; in neuerer Zeit werden vermehrt die entsprechen¬ den Trimethylverbindungen verwendet.
Die auf dem Markt erhältlichen Metallalkylverbindungen schwanken verhältnismäßig stark in ihrer Qualität. Dies trifft insbesondere für Indiumquellen zu.
Die bekannten Verfahren zur Herstellung derartiger Metall¬ alkylverbindungen basieren im Prinzip alle auf der Umset¬ zung entsprechender Metallhalogenide mit metallorganischen Alkylierungsmitteln. Dieser Stand der Technik ist beispielsweise zu entnehmen aus:

Darüber hinaus kommen noch elektrochemische Darstellungs¬ prozesse in Betracht.
Einige der bekannten Verfahren, insbesondere solche, die sich etwa Reaktionen gemäß der 1. , 2. oder 3. der obenge- nannten Reaktionsgleichungen zu Nutze machen, haben den gravierenden Nachteil, daß die herzustellenden Metallal¬ kylverbindungen verfahrensbedingt in Form von Lösungsmit- teladdukten, insbesondere von Etheraddukten, anfallen. Derartige Addukte sind für sich selbst zum Einsatz in Epitaxieprozessen praktisch nicht geeignet; sie müssen vorher von dem chemisch gebundenen Lösungsmittel befreit werden. Die Überführung in etherfreie Metallalkylverbin¬ dungen erfolgt üblicherweise auf thermischem Wege, etwa durch starkes Erhitzen unter gegebenenfalls Zuhilfenahme von Vakuum. Diese Behandlungen bergen wegen der leichten Zersetzbarkeit der Produkte ein erhebliches Gefahren¬ potential.
Die anderen Verfahren, insbesondere jene, die etwa Reak¬ tionen gemäß der 2. , 4. oder 5. der obengenannten Glei- chungen beinhalten, erlauben es nicht, die Metallalkyl¬ verbindungen in der hohen Reinheit herzustellen, wie sie heute für Epitaxieprozesse erforderlich ist. Kontamina¬ tion mit Metallspuren aus den Reaktanden ist praktisch
nicht vermeidbar. Darüber hinaus sind dabei auch Stoffe im Einsatz, die hochgiftig und/oder extrem feuergefähr¬ lich sind.
Der Erfindung lag daher die Aufgabe zugrunde, ein Verfah- ren aufzufinden, mit dem die Trialkylverbindungen der
Metalle Indium, Gallium und Aluminium in hoher, für Epi¬ taxiezwecke geeigneter Reinheit hergestellt werden können. Ein solches Verfahren sollte vor allem auch einfach und ohne Sicherheitsprobleme zu handhaben sein und möglichst gute bis sehr gute Produktausbeuten liefern.
' Gegenstand der Erfindung ist ein Verfahren zur Herstellung von Metallalkylverbindungen der Formel I

worin M In, Ga oder AI und R C-, -,,,-Alkyl, das auch verzweigtkettig, cyclisch oder ungesättig sein kann, und C6_10-Aryl bedeuten,
bei dem man eine von koordinativ gebundenem Ether bzw. etherartigem Lösungsmittel befreite Verbindung der For- mein II oder III

worin M' Li, Na und K und M' ' Mg bedeutet,
mit der stöchio etrisch entsprechenden Menge einer Ver¬ bindung der Formel IV
worin X Cl, Br oder J und z die Zahlen 1, 2 oder 3 bedeutet,
in einem inerten organischen Lösungsmittel zur Metall- alkylverbindung der Formel I umsetzt und diese destilla- tiv von den verbleibenden Alkali- bzw. Magnesiumhaloge- niden abtrennt.
Überraschend wurde gefunden, daß mit einem derartigen Verfahren Metallalkylverbindungen der Formel I in beson- ders hoher, für Epitaxiezwecke vorzüglich geeigneten Rein¬ heit und mit hoher Ausbeute in einfacher Weise zugänglich sind.
Gegenstand der Erfindung ist weiterhin die Verwendung von nach diesem Verfahren hergestellten Metallalkylverbindun- gen als Quellenmaterialien für die Herstellung von Halb¬ leiterschichten, insbesondere mittels Gasphasenepitaxie.
In Formel I wie auch allen weiteren Formeln kann R gleich oder auch verschieden sein und für beliebige Alkylreste mit 1-10 C-Atomen, die auch verzweigtkettig, cyclisch oder ungesättigt sein können, oder für aromatische Reste mit
6-10 C-Atomen stehen. Dies können insbesondere sein Methyl, Ethyl, n- oder i-Propyl, n-, sek-, i- oder t-Butyl sowie die isomeren Formen von Pentyl, Cyclopropyl, Cyclobutyl, Cyclopentyl, Cyclopropenyl, Cyclobutenyl, Cyclopentadienyl, Cyclooctatetraenyl, l-Decen-3-inyl, Phenyl, Tolyl, Xylyl, oder Trimethylphenyl. Besonders bevorzugte Verbindungen der Formel I sind solche, in denen R Methyl oder Ethyl bedeutet.
Das erfindungsgemäße Verfahren geht aus von den komplexen Alkali- bzw. Magnesium-Tetraalkylmetallverbindungen der Formeln II bzw. III.
Diese Verbindungen haben gegenüber den auf konventionel¬ lem Weg hergestellten Metallalkylverbindungen der Formel I den, wie sich herausgestellt hat, besonderen Vorteil, daß aus ihnen herstellungsbedingt enthaltene, koordinativ gebundene Lösungsmittel wie Ether oder etherartige Lösungsmittel sehr leicht praktisch restlos entfernt werden können. Diese Entfernung von gebundenem Ether bzw. etherartigen Lösungsmitteln gelingt bereits bei Raumtem¬ peratur unter Vakuum. Leichtes Erhitzen bis etwa 100 °C fördert die Entfernung. Auch durch einfaches Waschen die¬ ser Verbindungen mit inerten organischen Lösungsmitteln, gegebenenfalls auch in Kombination mit Vakuumtrocknung, läßt sich die Etherentfernung wirksam vornehmen. Unter inerten organischen Lösungsmitteln sind solche Stoffe zu verstehen, die keine koordinativ wirkenden Gruppen enthal¬ ten. Dies sind vornehmlich aliphatische Lösungsmittel wie insbesondere Pentan und Hexan sowie aromatische Lösungs¬ mittel wie Benzol, Toluol, Xylol oder Mesitylen.
Bevorzugte Verfahrensweise zur Herstellung etherfreier Ausgangsverbindungen der Formeln II und III ist leichtes Erhitzen im Vakuum, Waschen mit Pentan oder Benzol und anschließendes Vakuumtrocknen.
Die AusgangsVerbindungen der Formeln II und III sind zu¬ mindest zum Teil bekannt und können nach an sich bekann- ten Methoden hergestellt werden. So wird beispielsweise in "Journal of Organometallic Chemistry", Bd. 37 (1972), Seiten 1-8, über die Darstellung von Alkali-Tetramethyl¬ indiumverbindungen und Kristallstrukturen von Li(InMe.) und Na(InMe.) von K. Hoffmann/E. Weiss berichtet.
Generell können die AusgangsVerbindungen der Formeln II und III für das erfindungsgemäße Verfahren durch Umset¬ zung entsprechender Metalltrihalogenide oder entsprechen¬ der MetallhalogenalkylVerbindungen mit stöchiometrisch
entsprechenden Mengen Alkalialkylverbindungen oder Dial- kylmagnesium hergestellt werden. Stöchiometrisch entspre¬ chend bedeutet dabei, daß die Alkylierungsmittel bezogen auf den Halogengehalt der Metallhalogen- bzw. Metallhalo- genalkylverbindungen in einem Überschuß von einem stö- chiometrischen Äquivalent eingesetzt werden, damit sich die Alkali- bzw. Magnesium-Tetraalkylmetallverbindungen der Formeln II bzw. III bilden.
Ganz allgemein lassen sich diese Umsetzungen in Form der nachfolgenden Reaktionsgleichungen darstellen:

Bevorzugte Ausgangssubstanzen für diese Reaktion sind die Trihalogenide von Indium, Gallium und Aluminium, insbesondere deren Trichloride, aber auch deren Alkyl- Dihalogen- oder deren Dialkyl-Monohalogenverbindungen können vorteilhaft eingesetzt werden. Als Alkylierungs- mittel werden bevorzugt LithiumalkylVerbindungen ver¬ wendet, insbesondere Methyllithium.
Die Umsetzung wird normalerweise in einem etherartigen Lösungsmittel durchgeführt, wobei normaler Atmosphären¬ druck und Temperaturen zwischen Raumtemperatur und dem Siedepunkt des verwendeten Lösungsmittels herrschen kön¬ nen. Als Lösungsmittel werden übliche Dialkylether wie insbesondere Diethylether, Polyether wie Ethylenglycol- dimethyl- oder -diethylether oder entsprechende Homologe und weiterhin cyclische Ether wie Tetrahydrofuran oder Dioxan verwendet.
Diese Vσrgehensweise für die Gewinnung der Tetramethyl¬ verbindungen der Formeln II bzw. III sowie deren Verwen¬ dung als Zwischenprodukte für die Darstellung der gewün¬ schten Trimethylverbindungen ist weder aus der obenge- nannten Arbeit von Hoffmann und Weiss zu entnehmen noch mit der bekannnten Umsetzung von Indiumchlorid mit Methyl¬ lithium gemäß der weiter oben angegebenen Reaktionsglei¬ chung nach Pickard et al. vergleichbar. Dort fällt das Trimethylindium in Form eines sehr stabilen Etheratadduk- tes an und es ist eine thermische Etherabspaltung erfor¬ derlich. Statt der bekannten 1:3 Umsetzung wird hier erfindungsgemäß eine 1:4 Umsetzung durchgeführt, durch die die chemische Verdrängung des Ethers erfolgt. Die Ver¬ bindungen der Formeln II bzw. III sind somit wesentlich leichter lösungsmittelfrei zu erhalten.
In der eigentlichen Reaktion, des erfinduήgsgemäßen Ver¬ fahrens werden die etherfreien Alkali- bzw. Magnesium- Tetraalkylmetallverbindungen der Formeln II bzw. III mit der stöchiometrisch entsprechenden Menge einer Verbindung der Formel IV zum gewünschten Produkt I umgesetzt. Als Verbindungen der Formel IV werden vorzugsweise die bei der Herstellung der Verbindungen der Formeln II bzw. III verwendeten AusgangsSubstanzen verwendet. Bevorzugt werden wiederum die Trihalogenide, insbesondere die TriChloride von Indium, Gallium oder Aluminium eingesetzt. Die stö- chiometrische Menge an Verbindung der Formel IV richtet sich nach deren Halogengehalt und danach, ob sie mit einer Alkali- oder Magnesium-Tetraalkylmetallverbindung umgesetzt wird.
Ganz allgemein lassen sich die Umsetzungen zum Endprodukt in Form der folgenden Reaktionsgleichungen darstellen:

(d) z M''(MR4)2 + 2 MXzR3_z ■ * 2z+2 MR3 + z M» ' 2 (III) (IV) (I)
Besonders bevorzugt werden in dem erfindungsgemäßen Ver¬ fahren als Verbindungen der Formel II Lithium-Tetraalkyl- metallverbindungen und als Verbindungen der Formel IV ent¬ sprechende Metalltrihalogenverbindungen zur Reaktion ge¬ bracht, wobei das stöchiometrische Verhältnis Verbindung der Formel II zu Verbindung der Formel IV 3:1 beträgt.
Diese Umsetzungen werden normalerweise in inerten Lδsungs- mittein, wie vorausgehend für die Reinigung der Verbin¬ dungen der Formeln II bzw. III beschrieben, durchgeführt. Bevorzugt sind wiederum Pentan, Hexan, Benzol, Xylol oder Mesitylen als Lösungsmittel. Es herrschen normalerweise ebenfalls Atmosphärendruck sowie Temperaturen zwischen Raumtemperatur und Siedetemperatur des Lösungsmittels. Eventuelle bei der Umsetzung freiwerdende Wärme kann leicht durch Kühlung abgeführt werden. Bevorzugt wird bei Raumtemperatur gearbeitet. In Einzelfällen ist es auch möglich, ohne Lösungsmittel zu arbeiten, wobei sich die nachfolgende Reingewinnung des Produktes vereinfacht.
Nach erfolgter Umsetzung können die entstandenen Metall¬ alkylverbindungen der Formel I problemlos destillativ aus der Reaktionsmischung abgetrennt werden. Hierzu entfernt man vorzugsweise zunächst im Vakuum das Lösungsmittel und destilliert dann bei Atmosphärendruck das Endprodukt von dem verbleibenden Alkali- bzw. Magnesiumhalogenid ab. Durch fraktionierte Destillation können die Metallalkyl¬ verbindungen der Formel I in höchster, den heutigen An¬ forderungen für Epitaxiezwecke entsprechender Reinheit, erhalten werden.
Diese Produkte eignen sich hervorragend als Quellenmate¬ rial zur Herstellung von Halbleitermaterialschichten mittels Gasphasenepitaxie (MOCVD).
Beispiele
Alle Arbeiten sind unter strengem Luft- und Feuchtigkeits- ausschluß, z.B. in einer Atmosphäre aus gereinigtem Argon durchzuführen. Die verwendeten Lösungsmittel sollen nach herkömmlichen Verfahren von Luft- und Feuchtigkeitsspuren befreit werden.
Beispiel 1
22,3 g (= 0,122 mol) gründlich von Etherspuren befreites und mit Benzol bzw. Pentan gewaschenes und anschließend im Vakuum getrocknetes Indiumtetramethyllithium werden in 200 ml Benzol als Lösungsmittel unter Rühren und Küh¬ len mit Eiswasser portionsweise mit 9,07 g (= 0,04 mol) Indiumtrichlorid versetzt. Nach dem Abklingen der exo¬ thermen Reaktion wird noch 24 Stunden unter Rückfluß gekocht. Anschließend wird das Lösungsmittel im Vakuum entfernt und der farblose Rückstand fraktioniert destil¬ liert. Nach der Abnahme eines kleinen Vorlaufes erhält man bei Kp760 = 133,5 °C als Endprodukt 21,5 g (= 82 % der Theorie) Trimethylindium.
Beispiel 2
Zu 40,1 g (= 0,29 mol) im Vakuum getrocknetem Gallium- tetramethyllithium werden unter Rühren und Kühlen 28,6 g (0,29 mol) Dimethylgalliumchlorid portionsweise hinzuge¬ geben. Nach einer Stunde Rühren bei Raumtemperatur wird fraktioniert destilliert. Man erhält 85,8 g (= 70 % der Theorie) Trimethylgallium.
Beispiel 3
Zu einer Suspension von 49,7 g (= 0,33 mol) im Vakuum getrocknetes Aluminiumtetraethyllithium und 500 ml Hexan werden unter Rühren und Kühlen 15 g (0,11 mol) Aluminium- trichlorid portionsweise zugegeben. Nach drei Stunden Rühren bei Raumtemperatur wird das Lösungsmittel abde¬ stilliert. Der farblose Rückstand wird fraktioniert de¬ stilliert. Man erhält 48 g (= 92 % der Theorie) Triethyl- aluminium.
Claims
1. Verfahren zur Herstellung von Metallalkylverbindun¬ gen der Formel I

dadurch gekennzeichnet, daß man eine von koordina- tiv gebundenem Ether bzw. etherartigem Lösungsmit¬ tel befreite Verbindung der Formel II oder III

worin M' Li, Na und K und M1 ' Mg.bedeutet,
mit der stöchiometrisch entsprechenden Menge einer Verbindung der Formel IV
XzR3_z (IV)
worin X Cl, Br oder J und z die Zahlen 1, 2 oder 3 bedeutet, - 3 -
zur MetallalkylVerbindung der Formel I umsetzt und diese destillativ von den verbleibenden Alkali¬ bzw. Magnesiumhalogeniden abtrennt.
2. Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß die Verbindungen der Formeln II und III durch eine oder mehrere der Maßnahmen
Erhitzen im Vakuum
Waschen mit einem inerten organischen Lösungs¬ mittel - Vakuumtrocknen
von Ether oder etherartigen Lösungsmitteln befreit worden sind.
3. Verfahren nach Anspruch 2, dadurch gekennzeichnet, daß die Verbindungen der Formeln II und III durch Erhitzen im Vakuum auf 100 °C in etherfreie Form gebracht und durch Waschen mit einem aliphatischen oder aromatischen Lösungsmittel nachgereinigt worden sind.
4. Verfahren nach Anspruch 1, dadurch gekennzeichnet, daß als Verbindung der Formel II eine Lithium-Tetra- alkylmetallverbindung und als Verbindung der For¬ mel IV eine entsprechende Metalltri alogenverbin- dung im Verhältnis 3:1 umgesetzt werden.
5. Verfahren nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, daß die Reaktion in einem alipha¬ tischen oder aromatischen Lösungsmittel, vorzugs¬ weise in Pentan, Hexan, Benzol, Toluol, Xylol oder Mesitylen durchgeführt wird.

Verfahren nach mindestens einem der Ansprüche 1 bis 5, dadurch gekennzeichnet, daß nach erfolgter Umsetzung aus dem Reaktionsgemisch das Lösungsmittel durch Vakuumdestillation entfernt und die Metallal- kylverbindung der Formel I durch fraktionierte De¬ stillation unter Atmosphärendruck in hochreiner Form isoliert wird.
7. Verwendung von Metallalkylverbindungen der Formel I, hergestellt nach Verfahren gemäß der Ansprüche 1 bis 6, als Quellenmaterial zur Erzeugung von Halb¬ leiterschichten mittels Gasphasenepitaxie.
