Abstract
本发明的金属氟氧化物的处理方法的特征在于使通式MO(6‑x)/2Fx(0<x<6、M=W或Mo)所示的金属氟氧化物于0℃以上且不足400℃的温度下与含氟气体接触,通过化学反应转换为通式MF6(M=W或Mo)所示的六氟化金属。于本处理方法中,能够不使用等离子体产生装置而将金属氟氧化物转换为高蒸气压的物质,能够用于氟化金属制造装置的清洁或成膜装置的清洁。

技术领域
本发明涉及使金属氟氧化物MO(6-x)/2Fx(0<x<6、M=W或Mo)与含氟气体进行化学反应而转换为MF6的处理方法及使用该处理方法去除金属氟氧化物(metal oxyfluorides)的沉积物等的清洁方法。
背景技术
作为化学气相沉积钨(W)及钨化合物、钼(Mo)或钼化合物时的前体,已知有六氟化钨或六氟化钼。作为这些前体的工业制造方法,已知有如反应式(1-1)~(1-2)、反应式(2-1)~(2-2)所示,使金属钨与氟或三氟化氮、使金属钼与氟或三氟化氮接触的方法。

六氟化钨与六氟化钼在工业制造方法中使用了金属钨或金属钼,但在金属钨或金属钼中包含氧化物、及表面氧化物作为杂质,原料的氟或三氟化氮与这些氧化物反应,生成WOF4或MoOF4等金属氟氧化物MO(6-x)/2Fx(0<x<6、M=W或Mo)作为杂质。

金属氟氧化物也会因作为产物的六氟化钨或六氟化钼与金属氧化物接触而生成。

进而,金属氟氧化物也会因作为产物的六氟化钨或六氟化钼与水(H2O)进行接触而生成。

另外,在将六氟化钨或六氟化钼用作化学气相沉积钨或钨化合物、钼或钼化合物时的前体的情况下,使用与成为被处理基板的Si晶圆的Si进行反应的方法(反应式(5-1)和反应式(6-1))、或与添加的H2进行反应的方法(反应式(5-2)和反应式(6-2))等。但在成为被处理基板的Si晶圆因自然氧化膜等而存在SiO2的情况下,生成金属氟氧化物(反应式(5-3))。另外,也会因腔室内的水分而根据上述的反应式(3-4)生成金属氟氧化物。再者,使用六氟化钼的情况下也会因相同的反应生成金属氟氧化物(反应式(6-3)和反应式(4-4))。

金属氟氧化物由于沸点及熔点高,在常温常压下为固体,故而于装置内容易析出为白色固体,成为装置、配管的堵塞等故障的原因。这些金属氟氧化物MO(6-x)/2Fx(0<x<6、M=W或Mo;例如MOF4)的吸湿性高,例如于大气开放或尝试利用含水的湿式洗净进行去除的情况下,如反应式(7-1)~(7-2)、反应式(8-1)~(8-2)所示,因水解而生成金属氟氧化物(MO(6-y)/2Fy(0<y<6,其中,y小于反应前的金属氟氧化物的通式中的x;M=W或Mo;例如MO2F2)及氟化氢,并最终成为难以去除的氧化物。成为氧化物的情况下,需要利用碱性水溶液进行湿式洗净。

作为干式去除金属氟氧化物的析出的方法,考虑有通过对装置进行加热使金属氟氧化物气化而去除的方法。例如,专利文献1中,作为在化学气相沉积装置内防止由WOF4所导致的排气系统的堵塞的方法,揭示有以10~300L/min(标准状态)流通20~260℃的加热气体(干燥空气、氮气、非活性气体)的方法。或者,专利文献2中,揭示有通过将在化学气相沉积装置内作为使用WF6成膜钨膜时的副产物的WOF4等、在成膜步骤后加热至300~600℃而去除的方法。
作为用于干式去除金属氟氧化物的其他方法,考虑有通过使金属氟氧化物转化为蒸气压高的化合物而去除的方法。例如,专利文献3中,作为使在钨的制膜步骤中沉积于化学气相沉积装置内的副产物变为气体物质而去除的方法,揭示有于等离子体辅助下使用碳氟化合物气体(C3F8),一面检测WF5 +、WOF4 +、及CO+的至少一种的离子波峰强度一面去除的方法。

发明内容
发明要解决的问题
然而,专利文献1中记载的方法由于将大量加热气体用于去除WOF4,故而在导入至进行工业规模的连续制造的装置的情况下,需要停止制造、或增加工艺压力中的非活性气体的浓度,故而难以应用。另外,专利文献2中记载的方法由于装置的加热及冷却花费时间,甚至连装置后段的排出地点也需要加热,故而难以应用于工业规模的装置。另外,专利文献3中记载的方法在六氟化金属的制造装置中,存在碳氟化合物作为杂质混入的问题,并且需要在制造装置整体设置等离子体产生装置,故而难以导入至进行工业规模的连续制造的装置。
本发明的课题在于,提供一种能够不使用等离子体产生装置而将金属氟氧化物转换为高蒸气压的物质的金属氟氧化物的处理方法及使用该处理方法干式去除金属氟氧化物的清洁方法。
用于解决问题的方案
本发明人等为了解决上述课题进行了锐意研究,结果着眼于若使金属氟氧化物与含氟气体接触,则能够转化为蒸气压较高的六氟化金属,从而完成了本发明。即,发现如反应式(9-1)~(9-4)所示,通过使氟氧化钨或氟氧化钼与含氟气体接触而进行反应,转换为六氟化钨(熔点2.3℃、沸点17.1℃)或六氟化钼(熔点17.5℃、沸点34.0℃),由此能够解决上述课题。

即,本发明为一种金属氟氧化物的处理方法,其特征在于,使通式MO(6-x)/2Fx(0<x<6、M=W或Mo)所示的金属氟氧化物于0℃以上且不足400℃的温度下与含氟气体接触,转换为通式MF6(M=W或Mo)所示的六氟化金属。
另外,本发明为一种氟化金属制造装置的清洁方法,其特征在于,将制造通式MF6(M=W或Mo)所示的六氟化金属的氟化金属制造装置的内表面上沉积的通式MO(6-x)/2Fx(0<x<6、M=W或Mo)所示的金属氟氧化物通过上述的处理方法转换为六氟化金属而去除。
另外,本发明为一种成膜装置的清洁方法,其特征在于,将使用通式MF6(M=W或Mo)所示的六氟化金属的成膜装置的内表面上沉积的通式MO(6-x)/2Fx(0<x<6、M=W或Mo)所示的金属氟氧化物通过上述的处理方法转换为六氟化金属而去除。
发明的效果
根据使用本发明的金属氟氧化物的处理方法去除沉积物的方法,即便不使用大量加热气体或等离子体产生装置,也能够去除沉积的金属氟氧化物。

具体实施方式
详细说明本发明的金属氟氧化物的处理方法及去除方法的实施方式。但本发明并不限定于以下所示的实施方式。
本发明的金属氟氧化物的处理方法及去除方法的特征在于,使通式MO(6-x)/2Fx(0<x<6、M=W或Mo)所示的金属氟氧化物于0℃以上且不足400℃的温度下与含氟气体接触,通过化学反应转换为通式MF6(M=W或Mo)所示的六氟化金属。
若使金属氟氧化物与含氟气体接触,则如上述的反应式(9-1)~(9-4)所示,能够通过化学反应转换为六氟化金属。通过将作为金属氟氧化物的WOF4(熔点106℃、沸点187℃)及MoF4(熔点98℃、沸点186℃)转化为作为六氟化金属的六氟化钨(熔点2.3℃、沸点17.1℃)或六氟化钼(熔点17.5℃、沸点34.0℃),蒸气压变高。因此,通过将沉积于装置内的金属氟氧化物转换为六氟化金属,可进行干式清洁。
含氟气体优选为F2气体、NF3气体、ClF3气体、IF7气体的任一者。F2气体及NF3气体就仅产生作为气体而容易分离的氧气、氮气的方面为优选。另外,ClF3气体及IF7气体由于与金属氟氧化物的反应较快,故而能够迅速转换为金属氟氧化物的六氟化金属并去除。
另外,使金属氟氧化物与含氟气体接触进行化学反应时的温度优选为0℃以上且不足400℃,更优选为10℃以上且200℃以下,进而优选为50℃以上且200℃以下。若不足0℃,则生成的六氟化金属MF6(M=W或Mo)于金属氟氧化物上液化或固化,无法高效率地进行含氟气体与金属氟氧化物的接触,故而不优选。另外,若为50℃以下,则存在使用ClF3气体作为含氟气体时产生ClO2F作为副产物,使用IF7气体作为含氟气体时产生IOF5作为副产物的情况,但于实施本发明的方面无碍。若为400℃以上,则有装置由于含氟气体而腐蚀的担心,故而不优选。本发明中特别是通过使用含氟气体使金属氟氧化物进行氟化,从而即便为沸点以下的低温也能够去除金属氟氧化物。
另外,使金属氟氧化物与含氟气体接触时的压力以绝对压力计优选为0.01kPa以上且300kPa以下,以绝对压力计更优选为0.01kPa以上且100kPa以下。若绝对压力不足0.01kPa,则用于保持压力的设备的负荷变大,故而不优选。若为300kPa以上,则有自装置泄漏含氟气体的担心,故而不优选。
为了降低含氟气体、金属氟氧化物及六氟化金属的分压,防止这些气体的液化及固化以及为了平稳地进行含氟气体与金属氟氧化物的反应,也可通过非活性气体稀释含氟气体。作为非活性气体,优选为不与含氟气体、金属氟氧化物及六氟化金属反应的气体,例如氮气、氩气、氦气等,就廉价的方面而言,特别优选为氮气。
气体中的水分由于与金属氟氧化物反应而转化为氧化物,故而优选为含氟气体及非活性气体中的水分少者,例如优选为不足100体积ppm。另外,作为供给含氟气体的方法,可为连续式、批次式的任一者,适当选择即可。
本发明的金属氟氧化物的处理方法及去除方法由于能够在不使用等离子体的情况下、利用干式去除金属氟氧化物,故而能够以低成本去除金属氟氧化物,也能够去除难以设置等离子体产生装置的部位的氟氧化物。
本发明的金属氟氧化物的处理方法及去除方法与如专利文献1记载的方法那样使用大量加热气体而不利用化学反应去除金属氟氧化物的方法不同,使用利用化学反应通过含氟气体将金属氟氧化物转换为六氟化金属后作为六氟化金属去除的方法,故而含氟气体的使用量少,通入装置的气体的总量也少即可,对应用本发明的处理方法及去除方法的装置的负担少。
(氟化金属制造装置的清洁方法)
使用图1说明使用本发明的金属氟氧化物的处理方法的氟化金属制造装置的清洁方法。
图1所示的氟化金属制造装置11具有反应器13。于制造氟化金属时,向反应器13内填充粉末状、粒状或块状的金属钨或金属钼,向反应器13内供给氟气或三氟化氮气体等,获得六氟化金属等气体状的氟化金属。此时,由于根据上述的反应式(3-1)等生成金属氟氧化物,故而于反应器13或配管的内表面作为附着物17附着。以下说明具有反应器13的内表面的附着物17的氟化金属制造装置11的清洁方法。
于反应器13中,周围设置有加热器15,能够对反应器的内部进行加热。另外,于反应器13中,自含氟气体供给部21供给含氟气体,自非活性气体供给部31供给非活性气体,通过气体排出装置45自气体排出管线41排气。
于进行清洁时,视需要通过加热器15将反应器13的内表面加热至特定的温度,或保持常温不变,向反应器13供给含氟气体及视需要的非活性气体。含氟气体与附着物17的金属氟氧化物反应,将金属氟氧化物转换为六氟化金属,作为挥发性气体去除。
通过本发明,能够不使用等离子体产生装置等且不打开反应器13而以干式去除氟化金属的制造装置11的内部的附着物17。
(成膜装置的清洁方法)
使用图2说明使用本发明的金属氟氧化物的处理方法的成膜装置的清洁方法。
图2所示的成膜装置51具有腔室53。于使用成膜装置时,于位于腔室53的内部的载台57载置硅晶圆等被处理物,向其供给六氟化钨气体或六氟化钼气体,也视需要供给H2等,使钨、钼或这些的化合物成膜于被处理物。此时,由于因水或氧化物的影响而生成金属氟氧化物,故而于腔室53或配管的内表面、载台57的表面作为附着物59附着。以下说明于腔室53的内表面与载台57的表面具有附着物59的成膜装置51的清洁方法。
于腔室53的周围或载台57设置有加热器55,能够对反应器的内部进行加热。另外,于腔室53中,自含氟气体供给部61供给含氟气体,自非活性气体供给部71供给非活性气体,通过气体排出装置85自气体排出管线81排气。
于进行清洁时,视需要通过加热器55将腔室53的内表面与载台57的表面加热至特定的温度,或保持常温不变,向腔室53供给含氟气体及视需要的非活性气体。含氟气体与附着物59的金属氟氧化物反应,将金属氟氧化物转换为六氟化金属,作为挥发性气体去除。另外,于连接于腔室53的气体排出管线81等配管的内表面存在附着物的情况下,于配管的周围设置加热器进行加热,或于常温的状态下,向配管供给含氟气体及视需要的非活性气体。
通过本发明,能够不使用等离子体产生装置等且不打开腔室53而以干式去除成膜装置51的内部的附着物59。
实施例
通过具体的实施例说明本发明的金属氟氧化物的处理方法。将评价实施例中的金属氟氧化物的处理方法的实验装置示于图3。但本发明的金属氟氧化物的处理方法并不由以下的实施例所限定。
[实施例1]
向容积100cm3的容器103填充33g钨氟氧化物作为金属氟氧化物105。自非活性气体供给部102供给氮气,利用气体排出装置104通过真空脱气进行置换。自含氟气体供给部101导入氟气直至未图示的压力计变为绝对压力100kPa为止,使之与金属氟氧化物105接触。将相对于含氟气体的金属氟氧化物的摩尔比设为30。通过加热器106将容器103设为20℃,静置2小时后,抽取反应器103中的气体的一部分,利用红外分光光度计测定六氟化钨的浓度,算出含氟气体的转化率。转化率表示导入至容器内的氟气之中,于2小时的反应时间内被六氟化钨的转化消耗的氟气体的比率。其结果,氟的转化率为1%。但若将反应时间进一步延长,则转化率变得更高。
[实施例2]
除了将含氟气体设为三氟化氮以外,与实施例1同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氮的转化率为1%。
[实施例3]
除了将含氟气体设为三氟化氯以外,与实施例1同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氯的转化率为53%。
[实施例4]
除了将含氟气体设为七氟化碘以外,与实施例1同样地使含氟气体与金属氟氧化物接触。其结果,七氟化碘的转化率为43%。
[实施例5]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例1同样地使含氟气体与金属氟氧化物接触。其结果,氟的转化率为1%。
[实施例6]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例2同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氮的转化率为1%。
[实施例7]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例3同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氯的转化率为65%。
[实施例8]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例4同样地使含氟气体与金属氟氧化物接触。其结果,七氟化碘的转化率为57%。
[实施例9]
除了通过加热器106将容器103设为150℃以外,与实施例1同样地使含氟气体与金属氟氧化物接触。其结果,氟的转化率为19%。
[实施例10]
除了通过加热器106将容器103设为150℃以外,与实施例2同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氮的转化率为14%。
[实施例11]
除了通过加热器106将容器103设为150℃以外,与实施例3同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氯的转化率为86%。
[实施例12]
除了通过加热器106将容器103设为150℃以外,与实施例4同样地使含氟气体与金属氟氧化物接触。其结果,七氟化碘的转化率为78%。
[实施例13]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例9同样地使含氟气体与金属氟氧化物接触。其结果,氟的转化率为25%。
[实施例14]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例10同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氮的转化率为16%。
[实施例15]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例11同样地使含氟气体与金属氟氧化物接触。其结果,三氟化氯的转化率为89%。
[实施例16]
除了将金属氟氧化物设为钼氟氧化物以外,与实施例12同样地使含氟气体与金属氟氧化物接触。其结果,七氟化碘的转化率为80%。

除了自非活性气体供给部供给氮气代替含氟气体以外,与实施例1同样地使氮气与金属氟氧化物接触。其结果,未确认到六氟化钨的生成,无法算出转化率。

除了通过加热器106将容器103设为150℃以外,与比较例2同样地使氮气与金属氟氧化物接触。其结果,未确认到六氟化钼的生成,无法算出转化率。
将以上的实施例、比较例汇总于以下的表。

如上所述,F2气体、NF3气体、ClF3气体及IF7气体即便于20℃下也与钨氟氧化物及钼氟氧化物反应,而N2气体即便于150℃下也不与钨氟氧化物及钼氟氧化物反应。即,通过F2气体等含氟气体,能够将这些金属氟氧化物转化为六氟化金属而去除。特别是若加热至150℃,则与20℃的情况相比,转化率高,反应速度快。需要说明的是,若使用ClF3气体或IF7气体,则与使用F2气体或NF3气体的情况相比,转化率高,反应速度快。

Claims (17)
1.一种金属氟氧化物的处理方法,其特征在于,使通式MO(6-x)/2Fx所示的金属氟氧化物于0℃以上且不足400℃的温度下与含氟气体接触,通过化学反应转换为通式MF6所示的六氟化金属,其中,MO(6-x)/2Fx:0<x<6、M=W或Mo;MF6:M=W或Mo。
2.根据权利要求1所述的金属氟氧化物的处理方法,其特征在于,所述含氟气体为选自由F2气体、NF3气体、ClF3气体、及IF7气体所组成的组中的至少一种气体。
3.根据权利要求1所述的金属氟氧化物的处理方法,其特征在于,所述反应温度为10℃以上且200℃以下。
4.根据权利要求1所述的金属氟氧化物的处理方法,其特征在于,所述含氟气体为F2气体。

14.根据权利要求1所述的金属氟氧化物的处理方法,其特征在于,使所述金属氟氧化物与通过非活性气体稀释的所述含氟气体接触。
15.根据权利要求1所述的金属氟氧化物的处理方法,其特征在于,使所述金属氟氧化物与所述含氟气体接触时,不产生等离子体。
16.一种氟化金属制造装置的清洁方法,其特征在于,将制造通式MF6所示的六氟化金属的氟化金属制造装置的内表面上沉积的通式MO(6-x)/2Fx所示的金属氟氧化物通过权利要求1~15中任一项所述的处理方法转换为六氟化金属而去除,其中,MO(6-x)/2Fx:0<x<6、M=W或Mo;MF6:M=W或Mo。
17.一种成膜装置的清洁方法,其特征在于,将使用通式MF6所示的六氟化金属的成膜装置的内表面上沉积的通式MO(6-x)/2Fx所示的金属氟氧化物通过权利要求1~15中任一项所述的处理方法转换为六氟化金属而去除,其中,MO(6-x)/2Fx:0<x<6、M=W或Mo;MF6:M=W或Mo。
