Description
Relatório Descritivo da Patente de Invenção para "CAMADA "BUFFER" PARA ESTRUTURA DE ELETRODO FRONTAL EM DISPOSITIVO FOTOVOLTAICO OU SIMILAR".
A presente invenção refere-se a uma camada "buffer" proporcionada em relação a um eletrodo frontal em um dispositivo fotovoltaico ou similar. Em determinadas modalidades ilustrativas, uma camada "buffer" a base de óxido de estanho é fornecida entre o eletrodo frontal e a película absorvedora semicondutora em um dispositivo fotovoltaico. A camada-tampão à base de óxido de estanho pode ser depositada através de pulverização catódica e pode ou não ser depositada em determinados casos ilustrativos. Em um contexto ilustrativo de uso em dispositivos fotovoltaicos CdS/CdTe, a camada "buffer" a base de óxido de estanho é vantajosa pelo fato da mesma (uma ou mais): (a) proporcionar uma adaptação funcional satisfatória com a película de Cds/CdTe e o eletrodo frontal; (b) proporcionar boa durabilidade pelo fato de estar mais habilitada a suportar ataques de vapores sulfurosos a temperaturas elevadas durante o processamento CdS/CdTe; (c) poder ser condutiva; e/ou (d) proporcionar satisfatória durabilidade mecânica. Antecedentes e Sumário de Modalidades Ilustrativas da Invenção
Dispositivos fotovoltaicos são conhecidos da técnica (por exempio, veja-se as patentes US N0: 6.784.361; 6.288.325; 6.613.603; e 6.123.824, as invenções constantes das quais são aqui incorporadas a título de referência). Silício amorfo (a-Si) e dispositivos fotovoltaicos do tipo CdTe (inclusive CdS/CdTe), por exemplo, cada um inclui um contato ou eletrodo frontal.
Sn02:F Pirolítico na forma de óxido condutivo transparente 25 (TCO) é com frequência usado em dispositivos fotovoltaicos. Uma vantagem de SnO2-F pirolítico para emprego como um eletrodo frontal em dispositivos fotovoltaicos é o fato de ser suscetível a suportar as altas temperaturas de processamento usadas na fabricação dos dispositivos. Todavia, TCOs de óxido de estanho flúor-dopados piroliticamente depositados apresentam vá30 rias desvantagens, tal como uma considerável variação em resistência em folha através do vidro e de lote para lote, e excessiva rugosidade superficial em determinados casos. A desvantagem precedente tem um impacto significativo sobre a variação de voltagem dos dispositivos fotovoltaicos completados, ao passo que a última desvantagem pode resultar em número inconvenientemente elevado de microporosidades no TCO que, por sua vez, pode requerer uma maior espessura de CdS entre CdTe e o TCO.
Assim, será apreciado que existe uma necessidade na técnica
de um dispositivo fotovoltaico mais eficiente ou aperfeiçoado e/ou uma estrutura de eletrodo frontal para o mesmo. Outrossim, em determinadas modalidades ilustrativas da presente invenção, também pode existir necessidade de fabricar ou formar uma estrutura de eletrodo TCO.
Determinadas modalidades ilustrativas da presente invenção
tratam de uma camada "buffer" prevista em relação com um eletrodo frontal em um dispositivo fotovoltaico ou similar. Em determinadas modalidades ilustrativas, uma estrutura de eletrodo frontal inclui uma camada "buffer" baseada em óxido de estanho que é proporcionada entre o eletrodo frontal e a película absorvedora semicondutora em um dispositivo fotovoltaico. A camada "buffer" baseada em óxido de estanho pode ser depositada por pulverização catódica ou similar, e pode ou não ser dopada em determinados casos ilustrativos. Em um contexto ilustrativo de dispositivos fotovoltaicos CdS/CdTe, a camada "buffer" baseada em óxido de estanho é vantajosa pelo fato da mesma ou mesmas: (a) proporcionar um satisfatória adaptação de função de trabalho com a película de CdS/CdTe e o eletrodo frontal; (b) proporcionar uma boa durabilidade pelo fato de ser suscetível a suportar adequadamente ataques de vapores sulfurosos a temperaturas elevadas durante o processamento CdS/Cde; (c) poder ser condutiva; e/ou (d) proporcionar satisfatória durabilidade mecânica.
Em determinadas modalidades ilustrativas, a estrutura de eletrodo (inclusive o eletrodo e a camada "buffer")pode ser usada como qualquer estrutura de eletrodo apropriada em qualquer dispositivo eletrônico conveniente tal como um dispositivo fotovoltaico, dispositivo eletro-ótico, ou similares. Em determinadas modalidades ilustrativas da presente invenção, a es
I trutura de eletrodo pode ter uma resistência de folha (Rs) de cerca de 7-50 ohms/auadrado, mais preferível de cerca de 10-25 ohms/auadrado, e mais preferivelmente de cerca de 10 - 15 ohms/quadrado usando uma espessura não-limitativa ilustrativa de referência de cerca de 1.000 a 10.000 Angstroms, de preferência de 1.000 a 2.000 Angstroms.
Em determinadas modalidades ilustrativas da presente invenção 5 é apresentado um dispositivo fotovoltaico compreendendo: um substrato de vidro frontal, uma película semicondutora ativa, um eletrodo frontal eletricamente condutivo e substancialmente transparente localizado entre, pelo menos, o substrato de vidro frontal e a película semicondutora: e um filme tampão, compreendendo um óxido de estanho localizado entre o eletrodo frontal 10 e a película semicondutora.
Em outras modalidades de exemplo desta invenção, proporciona-se uma estrutura de eletrodo para uso em um dispositivo eletrônico, a estrutura de eletrodo compreendendo:
Um eletrodo eletricamente condutivo e substancialmente transparente, localizado entre pelo menos um substrato e uma película semicondutora; uma película "buffer" compreendendo óxido de estanho localizada entre o eletrodo e a película semicondutora, no qual a película "buffer" tem uma condutividade inferior àquela do eletrodo.
Em ainda outras modalidades ilustrativas da presente invenção, é proporcionado um processo de fabricar um dispositivo fotovoltaico, o processo compreendendo: proporcionar um substrato de vidro; efetuar a pulverização catódica de um alvo em uma atmosfera de maneira a depositar um eletrodo condutivo substancialmente transparente sobre o substrato de vidro; efetuar a pulverização catódica de pelo menos um alvo compreendendo estanho, de maneira a depositar uma película "buffer" compreendendo óxido de estanho sobre o substrato de vidro sobre, pelo menos, o eletrodo condutivo, desse modo formando uma estrutura de eletrodo sobre o substrato de vidro, e formando um dispositivo fotovoltaico, no qual a estrutura de eletrodo é acoplada com uma película semicondutora ativa de maneira a formar o dispositivo fotovoltaico.

Descrição Detalhada de Modalidades Ilustrativas da Invenção
Reportando-se a seguir mais especificamente aos desenhos nos quais numerais de referência idênticos indicam partes idênticas através da totalidade das várias vistas.
Dispositivos fotovoltaicos, tais como células solares, convertem radiação solar e outra Iuz em energia elétrica usável. A conversão de energia ocorre tipicamente com o resultado do efeito fotovoltaico. A radiação so10 Iar (por exemplo, Iuz solar) é incidente sobre um dispositivo fotovoltaico e absorvida por uma região ativa de material semicondutor (por exemplo, uma película semicondutora incluindo um ou mais camadas semicondutoras, tais como camadas de Si amorfo, ou qualquer outro material semicondutor apropriado, tais como CdS, CdTe e/ou similares), gera pares de elétrons-lacunas 15 na região ativa. Os elétrons e lacunas podem ser separados por um campo elétrico de uma junção no dispositivo fotovoltaico. A separação dos elétrons e lacunas pela junção resulta na geração de uma corrente e tensão elétrica. Em determinadas modalidades ilustrativas, o fluxo de elétrons no sentido da região do material semicondutor dotado de condutividade tipo-n, e lacunas 20 fluem no sentido da região do semicondutor dotada de condutividade tipo-p. Corrente pode fluir através de um circuito externo ligando a região tipo-n com a região tipo-p enquanto a Iuz continua a gerar pares de elétrons e lacunas no dispositivo fotovoltaico.
Enquanto determinadas modalidades ilustrativas da presente 25 invenção possam ser especialmente úteis no contexto de dispositivos fotovoltaicos do tipo CdS/CdTe, a presente invenção não está assim limitada. As estruturas de eletrodo da presente invenção podem ser igualmente aplicáveis a outros tipos de dispositivos fotovoltaicos em determinados casos. Por exemplo, em determinadas modalidades ilustrativas, dispositivos fotovoltai30 cos de silício amorfo de junção única (a-Si) incluem três camadas semicon
I dutoras, que perfazem uma película semicondutora. Mais especificamente, uma camada íído-d. uma camada tioo-n e uma camada tioo-1. aue é intrínseca. A película amorfa de silício (que pode incluir uma ou mais camadas, tais como camadas tipo p, n e i) pode ser de silício amorfo hidrogenado em determinadas instâncias, porém também pode ser de carbono de silício amorfo hidrogenado ou de germânio de silício amorfo hidrogenado, ou similares, em determinadas modalidades ilustrativas da presente invenção. Por exemplo, e sem limitação, quando um fóton de Iuz é absorvido na camada-i, dá origem a uma unidade de corrente elétrica (um par de elétron-lacuna). As camadas tipo-p e tipo-n, que contém íons dopantes carregados, estabelecem um campo elétrico através da camada-i, que capta a carga elétrica da camada-i e a transmite para um circuito externo opcional, onde pode prestar energia para componentes elétricos. Observa-se que enquanto determinadas modalidades ilustrativas da presente invenção podem ser dirigidas no sentido de dispositivos fotovoltaicos baseados em silício amorfo, a presente invenção não está assim limitada e pode ser usada em conjunção com outros tipos de dispositivos fotovoltaicos em determinados casos, inclusive, porém, sem estar limitados a outros tipos de material semicondutor, células solares de película delgada em tandem, e similares. Outrossim, estruturas de eletrodo, de acordo com diferentes modalidades da presente invenção, também podem ser usadas em CIS/CIGS e/ou dispositivos fotovoltaicos do tipo de Si amorfo.
A figura 1 é uma vista seccional transversal de um dispositivo fotovoltaico, de acordo com uma modalidade ilustrativa da presente invenção. O dispositivo fotovoltaico inclui o substrato frontal transparente 1 de vidro ou similar, o eletrodo frontal ou contato 3, que pode ser de, ou incluir, um 25 óxido condutivo transparente (TCO), tal como óxido de índio-estanho (ITO), ZnOx, ZnAIOx e/ou similares, filme-tampão 4 de uma ou mais camadas que podem ser um TCO, uma película semicondutora ativa 5 de uma ou mais camadas semicondutoras, eletrodo traseiro opcional e/ou refletor 7, que pode ser de um metal tal como prata ou, alternativamente, pode ser de, ou in30 cluir, um TCO, um encapsulante opcional 9 ou adesivo de um material, tal como copolímero etileno/acetato de vinila (EVA), polivinil butiral (PVB), ou similares, e um substrato traseiro opcional 11 um de material, tal como vidro ou similar. A(s) camada(s) semicondutora(s) de película 5 pode ser de, ou incluir, um ou mais de CdTe, CdS, um Si1 ou outro material semicondutor apropriado, em diferentes modalidades ilustrativas da presente invenção. Naturalmente, outras camadas que não são mostradas podem ser previstas 5 no dispositivo, tal como entre o substrato de vidro frontal 1 e o eletrodo frontal 3, ou entre outras camadas do dispositivo.
Embora o eletrodo frontal 3 possa ser de, ou incluir, um óxido condutivo transparente (TCO), tal como óxido de índio-estanho (ITO); ZnOx, ZnAIOx (óxido de zinco dopado com alumínio), e/ou InZnOx, em determina10 dos casos ilustrativos, a presente invenção não está assim limitada, pois outros materiais ou camadas podem em vez disso, ser usados na formação do eletrodo frontal 3 em diferentes modalidades ilustrativas da presente invenção. Por exemplo, um revestimento incluindo peló menos uma camada baseada em prata (e possivelmente outra(s) camada(s)) pode ser usado como 15 o eletrodo 3 em determinados casos ilustrativos.
A película "buffer" 4 pode ser de, ou incluir, TCO de, ou incluir óxido de estanho em determinadas modalidades ilustrativas da presente invenção. Em determinadas modalidades ilustrativas, a película "buffer" transparente 4 pode incluir somente uma camada, e pode ser proporcionada entre, e contatar diretamente, o absorvedor semicondutivo 5 e o eletrodo frontal altamente condutivo 3 do dispositivo fotovoltaico. A película "buffer" baseada em óxido de estanho 4 pode ser depositada através de pulverização catódica ou similar, e pode ou não ser dopada em determinados casos ilustrativos. Por exemplo, a película "buffer" baseada em óxido de estanho 4 pode ser dopada com Sb (por exemplo, 0,01 a 10%, preferencialmente cerca de 0,5 a 8%) ou similares, em determinados casos ilustrativos, de maneira a aumentar a condutividade elétrica da película "buffer". Outrossim, resultados aperfeiçoados são obtidos por depositar por pulverização catódica a película "buffer" baseada em óxido 4, comparado como se fosse depositado via piróIise1 porque a deposição por pulverização catódica assegura uma superfície
I mais uniforme e características de resistência de folha mais uniformes e previsíveis da película "buffer" 4. Assim, variações em tensão nos dispositivos completados podem ser aperfeiçoadas pelo depositar a película 4 através de pulverização catódica ou similar, e o número de microporosidades pode ser reduzido. De modo geral, a condutividade da película "buffer" 4 é menor que aquela do eletrodo frontal 3, porém, é maior que aquela de um dielétrico.
Em determinadas modalidades ilustrativas, o eletrodo frontal 3
tem cerca de 100 a 10.000 Angstroms de espessura, mais preferível de cerca de 500 a 5.000 de espessura, ainda mais preferível de cerca de 1.000 a
4.000 Angstroms, ainda mais preferível de cerca de 2.000 a 4000 Angstroms de espessura, com um exemplo de espessura sendo de cerca de 3.000
Angstroms. Em determinadas modalidades ilustrativas da presente invenção, o eletrodo 3 pode ter uma resistência de folha (Rs) de cerca de 7 a 50 ohms/quadrado, de preferência cerca de 10 a 25 ohms/quadrado, e preferencialmente de cerca de 10-15 ohms/quadrado usando uma espessura nãoIimitativa ilustrativa de cerca de 1.000 a 2.000 Angstroms.

1.000 Angstroms de espessura, ainda mais preferivelmente de cerca de 150 a 600 Angstroms de espessura, com uma espessura ilustrativa sendo de cerca de 300 Angstroms. Em determinadas modalidades ilustrativas, a pelí
cuia "buffer" 4 é eletricamente condutiva (embora possa ser isolante em modalidades alternativas). Em modalidades ilustrativas, a película "buffer" 4 tem uma resistividade de cerca de 0,0001 a 100 kOhm-cm, mais preferível de cerca de 0,005 a 50 kOhm-cm, e preferencialmente de 1 a 10 kOhm-cm, com um exemplo sendo de cerca de 5 kOhm-cm.
Em determinadas modalidades ilustrativas, a película "buffer" 4
pode ter uma função operacional de cerca de 4,0 a 5,7 eV, mais preferível de cerca de 4,3 a 5,2 eV, e possivelmente de cerca de 4,5 a 5,0 eV. Isso pode assegurar uma satisfatória combinação ou combinação substancial com CdS/CdTe do absorvedor semicondutor 5.
Em um contexto ilustrativo do uso de dispositivos fotovoltaicos
de CaS/CdTe, a película "buffer" à base de óxido de estanho 4 é vantajosa pelo fato dela/delas: (a) proporcionar uma combinação funcional com a pelícuia de CdS/CdTe 5 e o eletrodo frontal 3; (b) proporcionar satisfatória durabilidade pelo fato estar melhor capacitada a suportar o ataque de vapores sulfurosos à temperaturas elevadas durante o processamento de Cds/CdTe

Consequentemente, em determinadas modalidades ilustrativas, o dispositivo fotovoltaico combina excelentes propriedades combinatórias de uma película a base de óxido de estanho de baixa condutividade 4 com excelentes propriedades de condutividade de um eletrodo frontal de alta-condutividade 3. O resultado é um 10 dispositivo fotovoltaico totalmente aperfeiçoado.
Em determinadas modalidades ilustrativas da presente invenção, na produção do dispositivo fotovoltaico, a estrutura de eletrodos é inicialmente formada. Por exemplo, um eletrodo frontal TCO 3 (por exemplo ITO e/ou ZnOx) pode ser inicialmente depositado por pulverização catódica sobre o 15 substrato de vidro 1 a temperatura ambiente ou próximo da temperatura ambiente, embora temperaturas elevadas possam ser usadas. A seguir, a película "buffer" baseada em óxido de estanho 4 (por exemplo, SnOx, onde 1,0 > x > 0,2, mais preferível, 0,95 > x > 0,4, e/ou SnOx dopada com Sb, mesmos valores x) é depositada por pulverização catódica sobre o substrato de vidro 20 1 aproximadamente a temperatura ambiente (ainda que temperaturas elevadas possam ser usadas) sobre o eletrodo frontal altamente condutivo 3. A película "buffer" 4 pode ser sub estequiométrica em determinadas modalidades ilustrativas, e pode ser eletricamente condutiva, embora menos condutiva que o eletrodo 3 em determinados casos ilustrativos. O substrato de vidro 25 1 com o eletrodo fronta 13 e a película tampão 4 sobre o mesmo pode ou não ser termicamente temperado em diferentes casos.
Em determinadas modalidades ilustrativas, a película "buffer" depositada por pulverização catódica 4 pode ser depositada sobre o substrato de vidro 1, através do eletrodo altamente condutivo 3, como uma película cristalina amorfa ou policristalina dependendo das condições de deposição. I Em determinadas modalidades ilustrativas, a película "buffer" 4 pode ser amorfa ou substancialmente amorfa conforme depositada, e pode então ser transformada em uma película policristalina ou substancialmente policristalina 4 em seguida à tempera térmica do substrato de vidro 1 com as películas 3, 4 sobre o mesmo.
O substrato de vidro frontal 1 e/ou o substrato traseiro 11 pode 5 ser produzido de vidro à base de sílica-cal-soda em determinadas modalidades ilustrativas da presente invenção. Enquanto os substratos 1,11 podem ser de vidro em determinadas modalidades ilustrativas da presente invenção, outros materiais, tal como quartzo ou similares podem ser usados em seu lugar. Como o eletrodo 3 e/ou a película 4, o substrato 1 pode ser ou 10 não configurado em diferentes modalidades ilustrativas da presente invenção. Outrossim, o substrato traseiro ou superestrato 11 é opcional em determinados casos. O vidro 1 e/ou 11 pode ser ou não termicamente temperado em diferentes modalidades da presente invenção.
A região ou a película semicondutora ativa 5 pode incluir uma ou mais camadas, e pode ser de qualquer material apropriado. Por exemplo, a película absorvedora semicondutora 5 pode incluir camadas de CdS e/ou CdTe em determinadas modalidades ilustrativas. Em outro exemplo, a película semicondutora ativa 5 de um tipo de silício amorfo de junção única (aSi) inclui três camadas semicondutoras, isto é, uma camada-p, uma camadan e uma camada-i. Estas camadas baseadas em silício amorfo de película 5 podem ser de silício amorfo hidrogenado em determinados casos, porém, podem também ser de, ou incluir carbono de silício amorfo hidrogenado ou germânio de silício amorfo hidrogenado, ou de outros materiais apropriados em determinadas modalidades ilustrativas da presente invenção. É possível para a região ativa 5 ser de um tipo de junção dupla em modalidades alternativas da presente invenção.
O contato traseiro, refletor e/ou eletrodo 7 do dispositivo fotovoltaico pode ser de qualquer material eletricamente condutivo apropriado. Por exemplo e sem limitação, o contato traseiro opcional, refletor e/ou eletrodo 7 30 pode ser de um TCO e/ou de um metal em determinados casos. Entre os metais de exemplo se incluem Ag como mostrado na figura 1. Materiais TCO de exemplo para uso como contato traseiro ou eletrodo 7 se incluem óxido de zinco índio, óxido de estanho índio (ITO)1 óxido de estanho, e/ou óxido de zinco, que podem ser dopados com alumínio (que podem ou não ser dopados com prata).
Em determinadas modalidades ilustrativas da presente invenção, verificou-se que, pela pulverização catódica de um ou mais alvos de cerâmica em um tipo específico de atmosfera para formar o revestimento de TCO
3, as propriedades eletro-óticas do revestimento TCO/eletrodo 3 resultante podem ser otimizadas. Por exemplo, usando um tipo específico de atmosfera no processo de aplicação por pulverização catódica pode permitir o eletrodo TCO resultante 3 a mais facilmente suportar o subsequente processamento sob alta temperatura que pode ser usado durante a fabricação do dispositivo fotovoltaico. Outrossim, a energia de processamento resultante da(s) alta(s) temperatura(s) pode também, opcionalmente, ser usada para aperfeiçoar as características de cristalinidade do eletrodo de revestimento TCO 3. Em determinadas modalidades ilustrativas da presente invenção, o eletrodo/revestimento TCO (por exemplo de, ou incluindo, óxido de zinco, óxido de zinco alumínio, e/ou óxido de índio/estanho, e similares) podé ser depositado por pulverização catódica usando um alvo de cerâmica de pulverização catódica em uma atmosfera incluindo gases tanto de argônio (Ar) como oxigênio (O2). Por exemplo, ao efetuar a deposição por pulverização catódica de uma camada de óxido de zinco para eletrodo de TCO 3, o(s) alvo(s) de cerâmica usado(s) na dita pulverização pode(m) ser de óxido de zinco, ao depositar por pulverização catódica uma camada de óxido de alumínio zinco para 0 eletrodo TCO 3, o(s) alvo(s) de cerâmica usado(s) na dita pulverização pode(m) ser de óxido de alumínio zinco, e/ou quando depositada por pulverização catódica uma camada de óxido de estanho/índio (ITO) para o eletrodo TCO 3, o(s) alvo(s) de cerâmica usado(s) na dita pulverização pode(m) ser de ITO. Em determinadas modalidades ilustrativas, o teor de oxigênio da atmosfera gasosa usado na pulverização catódica para formar o revestimento/eletrodo 3 é justado de modo a otimizar as propriedades eletro| óticas do revestimento TCO/eletrodo resultante 3. Em determinadas modalidades ilustrativas, a atmosfera usada ao depositar por pulverização catódica um eletrodo de revestimento baseado em óxido de zinco ou inclusive eletrodo de revestimento TCO 3 (que pode opcionalmente ser dopado com Al ou similares) tem uma relação de gás de oxigênio para gás total (por exemplo, relação de 02/(Ar + O2) de O para 0,0025, mais preferivelmente de cerca de 0,00001 a 0,0025, ainda mais preferível de cerca de 0,0001 a 0,002, ainda mais preferivelmente de cerca de 0,0001 a 0,0015, preferencialmente de cerca de 0,0001 a 0,0010, com uma relação ilustrativa sendo de cerca de 0,0005. Na dita modalidade ilustrativa, o eletrodo de TCO 3 pode consistir ou consiste essencialmente de óxido de zinco, ou alternativamente pode ser dopado com um metal tal como Al ou similares. Por exemplo, em determinadas instâncias ilustrativas, um eletrodo TCO 3 deste tipo pode incluir de cerca de 0-10% Al, mais preferivelmente de cerca de 0,5 - 10% de Al, ainda mais preferivelmente de cerca de 1-5% Al, ainda mais preferível de cerca de 1-3% Al, com um valor ilustrativo de dopante de Al no revestimento de eletrodo 3 sendo de cerca de 2,0 % (% em peso).
Em outras modalidades ilustrativas, a atmosfera usada no depositar por pulverização catódica um eletrodo/revestimento baseado em ITO ou eletrodo 3/revestimento TCO tem uma relação de gás de oxigênio para relação de gás total (por exemplo, 02/(Ar + O2) de 0,003 a 0,017, mais preferivelmente de cerca de 0,004 a 0,016, ainda mais preferivelmente de cerca de
0,005 a 0,015, ainda mais preferivelmente de cerca de 0,008 a 0,014, com uma relação de exemplo sendo de 0,011. Em determinados casos ilustrativos, um eletrodo com revestimento de ITO 3 pode incluir na parte metálica do mesmo (constituída, por exemplo, do teor de In e Sn total, não incluindo o teor 25 de oxigênio) de cerca de 50-99% de índio (In), mais preferivelmente de cerca de 60-98% de In, ainda mais preferivelmente de cerca de 70-95% de In, mais preferivelmente de cerca de 80-95% de In, com uma quantidade ilustrativa de In no eletrodo 3/revestimento sendo de cerca de 90% (% em peso) e de cerca de 1-50% de Sn, mais preferivelmente de cerca de 2-40% de Sn, ainda mais 30 preferivelmente de cerca de 5-30% de Sn ainda mais preferivelmente de cerca de 5-20% de Sn, com um valor de Sn ilustrativo sendo de cerca de 10% de Sn (% em peso). Assim, em determinadas modalidades ilustrativas, o revestimento/eletrodo 3 inclui mais In que Sn1 mais preferencialmente pelo menos cerca de duas vezes mais IN do que Sn, ainda mais preferencialmente pelo menos cerca de cinco vezes mais In do que Sn, e possivelmente cerca de nove vezes mais In do que Sn. Por exemplo, em um eletrodo com revestimento de 5 ITO ilustrativo, a relação de In/Sn pode ser de cerca de 90/10% em peso em determinados casos ilustrativos. Os percentuais acima de In e Sn, e as relações acima, podem também se aplicar ao revestimento/ eletrodo 3 de ITO total em determinadas modalidades ilustrativas.
Em determinadas modalidades ilustrativas, verificou-se que as relações de gás acima causam a condutividade elétrica do revestimento/eletrodo TCO por pulverização catódica 3 a ser aperfeiçoada antes e/ou após subsequente processamento à alta temperatura (por exemplo processamento à alta temperatura usado na fabricação do dispositivo fotovoltaico). Temperaturas ilustrativas para o subsequente processamento opcional podem incluir temperaturas de pelo menos cerca de 220°C (por exemplo para um aSi e/ou dispositivos fotovoltaicos micromorfos) possivelmente de pelo menos cerca de 240°C, possivelmente de pelo menos cerca de 500°C, possivelmente de pelo menos 550°C (por exemplo para dispositivos CdTe) e possivelmente de pelo menos cerca de 600 ou 625°C. Adicionalmente, o eletrodo resultante 3 pode realizar reduzida ou nenhuma transformação estrutural às altas temperaturas subsequentes opcionais. Outrossim, verificou-se também de forma imprevista que estas relações de gás são vantajosas pelo fato de permitir o processamento opcionalmente subsequente à alta temperatura ser usado para aperfeiçoar a cristalinidade do revestimento TCO/eletrodo 3 desse modo resultando em um revestimento TCO/eletrodo 3 altamente condutivo e satisfatório que pode ser usado em aplicações, tais como eletrodos 3 (e possivelmente 4 e/ou 7) em dispositivos fotovoltaicos e similares. A deposição por pulverização catódica pode ser efetuada a temperatura aproximadamente ambiente em determinadas modalidades ilustrativas, embora outras temperaturas possam ser usadas em determinados casos.
I 0(s) alvo(s) de cerâmica usado(s) na deposição por pulverização
catódica do eletrodo/revestimento 3 e/ou oelícula "buffer" 4 oode ser de aualquer tipo apropriado em determinadas modalidades ilustrativas da presente invenção. Por exemplo, alvos do tipo magnétron rotativos ou alvos planares estacionários podem ser usados em determinados casos ilustrativos.
Em determinadas modalidades ilustrativas, o eletrodo substanci5 almente transparente 3 (e também a película "buffer" 4) tem uma transmissão visível de pelo menos de 50%, mais preferível de pelo menos cerca de 60%, ainda mais preferível de pelo menos de cerca de 70% ou 80% . Em determinadas modalidades ilustrativas da presente invenção, o eletrodo frontal TCO ou contato 3 é substancialmente livre, ou inteiramente livre de flúor. 10 Isto pode ser vantajoso em determinados casos ilustrativos para questões poluentes.
Uma vantagem potencial adicional de películas TCO depositadas por pulverização catódica para contatos/eletrodos frontais 3 é que podem permitir a integração de um revestimento antirreflexão e/ou de compressão de cor (não-mostrado) entre o eletrodo frontal 3 e o substrato de vidro 1. O revestimento antirreflexão (não-mostrado) pode incluir uma ou múltiplas camadas em diferentes modalidades da presente invenção. Por exemplo, o revestimento antirreflexão (não-mostrado) pode incluir uma camada dielétrica de alto índice refrativo (não-mostrada) imediatamente adjacente ao substrato de vidro 1, e outra camada dielétrica de índice refrativo inferior imediatamente adjacente ao eletrodo frontal 3. Assim, uma vez que o eletrodo frontal 3 está sobre o substrato de vidro 1, será apreciado que a palavra “sobre” conforme usada cobre tanto diretamente sobre como indiretamente sobre com outras camadas intermediárias. Em outras modalidades ilustrativas, um revestimento antirreflexão pode ser localizado sobre o lado/a superfície maior do substrato de vidro 1 mais próximo do expectador.
Embora a invenção tenha sido descrita em relação com o presentemente considerado constituir a modalidade mais prática e preferencial, deve ser compreendido que a invenção não é para ser limitada à modalidade 30 descrita, porém, pelo contrário, é proposta para cobrir várias modificações e disposições equivalentes incluídas dentro do espírito e âmbito das reivindicações apensas.
Claims (20)
1. Dispositivo fotovoltaico compreendendo: - um substrato de vidro frontal; - uma película semicondutora ativa; - um eletrodo frontal eletricamente condutivo e substancialmente transparente localizado entre pelo menos o substrato de vidro frontal e a película semicondutora; e - uma película intermediária compreendendo óxido de estanho localizado entre o eletrodo frontal e a película semicondutora, em que a resistividade da película semicondutora é de 1 a 10 kOhm-cm.
2. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária contata diretamente cada um do eletrodo frontal e da película semicondutora.
3. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma função operacional de pelo menos 4,3 eV.
4. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária compreendendo óxido de estanho é dopada com Sb.
5. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma espessura de cerca de 100 a 1000 Angstroms (Â).
6. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma espessura de 150 a 600 Â.
7. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que o eletrodo frontal substancialmente transparente compreende um ou mais de: óxido de índio-estanho, óxido de zinco, óxido de zinco-alumínio, e/ou óxido de índio-zinco.
8. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária consiste essencialmente em óxido de estanho que pode opcionalmente ser dopado com Sb.
9. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária é condutiva e substancialmente transparente.
10. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária é menos condutiva, e assim tem resistividade mais elevada do que o eletrodo frontal.
11. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película semicondutora compreende CdS e/ou CdTe.
12. Dispositivo fotovoltaico de acordo com a reivindicação 1, adicionalmente compreendendo um eletrodo traseiro, em que a película semicondutora ativa é prevista entre pelo menos o eletrodo frontal e o eletrodo traseiro.
13. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma função de trabalho de 4,0 a 5,7 eV.
14. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma função de trabalho de 4,3 a 5,2 eV.
15. Dispositivo fotovoltaico de acordo com a reivindicação 1, em que a película intermediária tem uma função de trabalho de 4,5 a 5,0 eV.
16. Estrutura de eletrodo para uso em um dispositivo eletrônico, a estrutura de eletrodo compreendendo: - um eletrodo eletricamente condutivo e substancialmente transparente localizado entre pelo menos um substrato e uma película semicondutora; e - uma película intermediária compreendendo um óxido de estanho localizado entre o eletrodo e a película semicondutora, em que a película intermediária tem uma condutividade inferior àquela do eletrodo.
17. Dispositivo fotovoltaico de acordo com a reivindicação 15, em que a película intermediária contata diretamente cada um do eletrodo e da película semicondutora.
18. Método para fabricar um dispositivo fotovoltaico, o método compreendendo: - proporcionar um substrato de vidro; - efetuar a deposição por pulverização catódica de pelo menos um alvo em uma atmosfera afim de depositar um eletrodo condutivo substancialmente transparente sobre o substrato de vidro; - efetuar a deposição por pulverização catódica de pelo menos um alvo compreendendo estanho, de maneira a depositar uma película intermediária compreendendo óxido de estanho sobre o substrato de vidro sobre pelo menos o eletrodo condutivo, desse modo formando uma estrutura de eletrodo sobre o substrato de vidro; e - formar um dispositivo fotovoltaico no qual a estrutura de eletrodo é acoplada a uma película semicondutora ativa de maneira a formar o dispositivo fotovoltaico.
19. Método de acordo com a reivindicação 18, em que a atmosfera na qual o(s) alvo(s) usado(s) na formação do eletrodo e/ou da película intermediária recebe pulverização catódica inclui ambos gás argônio e gás oxigênio e apresenta uma relação de gás oxigênio para gás total de 0,00001 a 0,0025.
20. Método de acordo com a reivindicação 18, em que a película semicondutora compreende silício amorfo ou CdTe.
