Description
本開示は、光半導体装置及び光半導体装置用反射防止膜の設計方法に関する。
従来の量子カスケードレーザ装置は、例えば特許文献1に記載されているように、半導体基板と、半導体基板上に形成された半導体積層体と、半導体積層体の上部に形成された第1電極と、半導体基板の下部に形成された第2電極とを備えると共に、活性層を含む半導体積層体が有する一対の端面のうちの一方の端面に反射防止(Anti-Reflection:AR)膜が形成されていた。
特許文献1では、半導体積層体の屈折率が3.2である場合に、レーザ光の中心波長10μmにおける反射率が0.1%未満を実現する反射防止膜として、反射防止膜を構成する複数の屈折率膜のうちの第1層を屈折率が1.7であり膜厚が50nmであるCeO2(酸化セリウム:Cerium Oxide)膜、第2層を屈折率が2.2であり膜厚が50nmであるZnS(硫化亜鉛:Zinc Sulfide)膜、第3層を屈折率が1.45であり膜厚が600nmであるCeF3(フッ化セリウム:Cerium Fluoride)膜、第4層を屈折率が2.2であり膜厚が450nmであるZnS膜という4層の屈折率膜からなる多層膜にすれば良いことが開示されている。
また、特許文献2には、実効屈折率がncで発振波長がλである半導体レーザ装置の端面に、屈折率nfが実効屈折率ncの平方根に等しく、膜厚がλ/(4nf)である反射防止膜を設ける場合は、発振波長λにおいて反射率がゼロとなる理想的な単層膜は、屈折率がn1であり膜厚がd1、屈折率がn2であり膜厚がd2及び屈折率がn3であり膜厚がd3である3層膜で置換可能であることが開示されている。
このとき、屈折率n1、n2及びn3のいずれか一つの屈折率は屈折率nfより大きく、かつ屈折率n1、n2及びn3のいずれか一つは屈折率nfより小さい。さらに、各膜間のいずれかの位置に、屈折率がnaであり膜厚がλ/(2na)の膜を挿入することが開示されているが、これは、当該膜の特性行列が単位行列になるに過ぎず、単位行列以外の膜の挿入により4層以上の膜構成を用いて、理想的な単層膜を置換することに関する記載あるいは示唆はない。

特許文献1に記載の量子カスケードレーザ装置では、半導体積層体の屈折率が3.2である場合にレーザ光の中心波長10μmにおける反射率が0.1%未満を実現する反射防止膜として、半導体積層体の端面の側から、第1層は屈折率が1.7であり膜厚が50nmであるCeO2膜、第2層は屈折率が2.2であり膜厚が50nmであるZnS膜、第3層は屈折率が1.45であり膜厚が600nmであるCeF3膜、第4層は屈折率が2.2であり膜厚が450nmであるZnS膜、以上の4層の多層膜で構成されていた。
しかしながら、特許文献1には多層膜の各膜厚がどのように決定されるのかに関する開示がないため、半導体積層体の屈折率あるいは各膜の屈折率が変化した場合には、適切な反射防止膜を形成することができなかった。すなわち、特許文献1では光半導体装置用反射防止膜の設計方法が何ら開示されていなかった。また、後述するように、レーザ光の中心波長における反射率は0.1%未満であるものの、当該波長において反射率がゼロもしくは極小となる反射防止膜ではなかった。
また、特許文献2に記載の半導体レーザ装置の反射防止膜は、実効屈折率がncであり発振波長がλである半導体レーザ装置の端面に、屈折率nfが実効屈折率ncの平方根であり膜厚がλ/(4nf)である理想的な単層膜を3層膜で置換するもの、または、置換後に各膜間のいずれかの位置に特性行列が単位行列となる屈折率がnaで膜厚がλ/(2na)の被覆膜を挿入するものであり、各被覆膜の特性行列が単位行列とはならない4層以上の多層被覆膜で構成された反射防止膜ではなかった。
本開示は上記のような問題点を解消するためになされたもので、理想的な単層被覆膜を、特性行列が単位行列とはならない4層以上の多層被覆膜によって置換することにより、所望の波長、つまり、レーザ光の中心波長において反射率がゼロもしくは極小となる反射防止膜を有する光半導体装置を実現すること、また、光半導体装置用反射防止膜の設計方法を得ることを目的とする。
本開示に係る光半導体装置は、

本開示に係る光半導体装置用反射防止膜の設計方法は、
実効屈折率がnc、レーザ波長がλである光半導体装置の一方または両方の端面に形成され、i個の被覆膜(i≧4)が積層された多層被覆膜からなる反射防止膜の設計方法であって、
前記i個の被覆膜について、第1被覆膜の屈折率がn1及び膜厚がd1、第i被覆膜の屈折率がni及び膜厚がdiとなるように各被覆膜の屈折率及び膜厚を順に設定するステップと、
前記多層被覆膜のk番目(1≦k≦i)の第k被覆膜の膜厚をλ/2/nkよりも大きいか、あるいは、λ/2/nkよりも小さく設定するステップと、
前記多層被覆膜の中で、少なくとも1層以上の前記被覆膜の屈折率は前記実効屈折率ncの平方根である屈折率nfよりも大きく、かつ、少なくとも1層以上の前記被覆膜の屈折率は前記屈折率nfよりも小さくなるように前記被覆膜を構成する材料を選択するステップと、

実効屈折率がnc、レーザ波長がλである光半導体装置の一方または両方の端面に形成され、i個の被覆膜(i≧4)が積層された多層被覆膜からなる反射防止膜の設計方法であって、
前記i個の被覆膜について、第1被覆膜の屈折率がn1及び膜厚がd1、第i被覆膜の屈折率がni及び膜厚がdiとなるように各被覆膜の屈折率及び膜厚を順に設定するステップと、

本開示に係る光半導体装置によれば、端面に形成されたi層被覆膜(i≧4)からなる反射防止膜について、各被覆膜のうちの3層の膜厚を特性行列の積を利用して決定するので、光半導体装置の実効屈折率、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長において反射率がゼロもしくは極小となる反射防止膜を有する光半導体装置を容易に得ることができるという効果を奏する。
本開示に係る光半導体装置用反射防止膜の設計方法によれば、端面に形成されたi層被覆膜(i≧4)からなる反射防止膜について、各被覆膜のうちの3層の膜厚を特性行列の積を利用して決定するように設計するので、光半導体装置の実効屈折率、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長において反射率がゼロもしくは極小となる光半導体装置用の反射防止膜を容易に設計できるという効果を奏する。
実施の形態1.
<実施の形態1に係る光半導体装置の構成>
図1は実施の形態1に係る光半導体装置100の一例である量子カスケードレーザ装置の概観図である。量子カスケードレーザ装置は、裏面側n型電極1と、n型InP基板2と、n型InPバッファ層3と、n型GaInAs第1光閉じ込め層4と、30~40のステージ(stage)からなるコア領域5と、n型GaInAs第2光閉じ込め層6と、n型InPクラッド層7と、n型GaInAsコンタクト層8と、表面側n型電極9と、で構成される。
<実施の形態1に係る光半導体装置の構成>
図1は実施の形態1に係る光半導体装置100の一例である量子カスケードレーザ装置の概観図である。量子カスケードレーザ装置は、裏面側n型電極1と、n型InP基板2と、n型InPバッファ層3と、n型GaInAs第1光閉じ込め層4と、30~40のステージ(stage)からなるコア領域5と、n型GaInAs第2光閉じ込め層6と、n型InPクラッド層7と、n型GaInAsコンタクト層8と、表面側n型電極9と、で構成される。
コア領域5を構成するステージは、GaInAsからなる量子井戸層及びAlInAsからなるバリア層が交互に多数積層した多重量子井戸(Multi-Quantum Well:MQW)である。量子カスケードレーザ装置の発振波長は3~24μmの中赤外光である。なお、図1では、量子カスケードレーザ装置の端面に設けられた反射防止膜10は図示していない。
量子カスケードレーザ装置の動作時には、裏面側n型電極1はマイナスにバイアスされ、表面側n型電極9はプラスにバイアスされる。動作に際しては、裏面側n型電極1と表面側n型電極9の間に電圧を印加することにより、量子カスケードレーザ装置に電流を注入し、レーザ発振させる。
図2は、図1のA-A線に沿った量子カスケードレーザ装置の断面図である。図2に示すように、量子カスケードレーザ装置の前端面に、反射防止膜10が設けられている。
<光半導体装置用反射防止膜の設計方法>
屈折率がnであり膜厚がdである被覆膜を、量子カスケードレーザ装置の端面に設けた場合の特性行列は、以下に示す式(1)となる。式(1)において、φは位相項であり、量子カスケードレーザ装置のレーザ波長をλとすると、以下の式(2)のように表せる。式(2)において、iは虚数単位である。
屈折率がnであり膜厚がdである被覆膜を、量子カスケードレーザ装置の端面に設けた場合の特性行列は、以下に示す式(1)となる。式(1)において、φは位相項であり、量子カスケードレーザ装置のレーザ波長をλとすると、以下の式(2)のように表せる。式(2)において、iは虚数単位である。
量子カスケードレーザ装置の実効屈折率がncである場合、屈折率nfを実効屈折率ncの平方根と定義して、量子カスケードレーザ装置の端面に膜厚dfがλ/(4nf)である被覆膜を設けると、特性行列は以下に示す式(3)となる。式(3)では、波長λにおいて反射率Rはゼロとなる。以下、この単層の被覆膜を理想的な単層被覆膜とも呼ぶ。
理想的な単層被覆膜を、4層からなる多層被覆膜で置換する方法を以下に示す。図3は、4層からなる多層被覆膜の一例を示す模式図である。図3において、反射防止膜10aは、実効屈折率ncが3.2である量子カスケードレーザ装置110の端面の側から、屈折率n1が1.70であり膜厚d1が50nmであるCeO2からなる第1被覆膜12、屈折率n2が1.40であり膜厚d2であるYF3(フッ化イットリウム:Yttrium Fluoride)からなる第2被覆膜13、屈折率n3が2.20であり膜厚d3であるZnSからなる第3被覆膜14、屈折率n4が1.45であり膜厚d4であるCeF3からなる第4被覆膜15、以上の4層被覆膜で構成される。以下、例えば、CeO2からなる第1被覆膜12をCeO2第1被覆膜12と表す場合があり、他の被覆膜についても同様に表す場合がある。
上述の反射防止膜10aの構成において、CeO2第1被覆膜12の膜厚d1を50nmに設定しているが、膜厚d1はこれに限るものではなく任意に設定することができる。また、YF3第2被覆膜13の膜厚d2、ZnS第3被覆膜14の膜厚d3及びCeF3第4被覆膜15の膜厚d4はそれぞれ未知数であるが、後述の方法により算出される膜厚値である。所望の波長λは10μmとする。上述の4層被覆膜の特性行列は、以下の式(4)のように表せる。なお、m11、m12、m21、m22は各行列項を表す。
CeO2第1被覆膜12の屈折率n1は既知であり及び膜厚d1は予め設定された膜厚値であるから、位相項φ1は計算可能な数値となる。したがって、未知数は位相項φ2、φ3及びφ4の3つである。未知数が3つなので、例えば式(6)のようにして3つの連立方程式を解くことにより、式(6)から各膜厚d2、d3、d4を算出する。なお、各被覆膜の屈折率は、各被覆膜を構成する材料に固有な数値、すなわち、既知の数値となる。しかしながら、各被覆膜を構成する材料の屈折率は成膜条件に依存してある程度の変動幅が生じる場合もありえるが、かかる変動幅も含めて屈折率は既知の数値であるとみなしている。
3つの未知数に対して、4つの方程式の作成が可能である。したがって、いずれかの3つの方程式を用いて3つの未知数を得ることはできるものの、所望の波長で極小となる反射率Rが表れない場合がある。そこで、理想的な単層被覆膜の1行1列の項m11及び2行2列の項m22は両者ともゼロであることから、以下の式(7)のように、行列の4項全てを用いて、3つの方程式を作成し、3つの方程式を連立させて解くこととする。
この場合、3つの連立方程式の解として、各被覆膜の層厚は、d2=493.74nm、d3=387.37nm及びd4=557.57nmが得られる。非特許文献1により、反射率Rは以下の式(8)のように表せるため、反射率Rの波長依存性を求めることができる。
特許文献1の図7に記載された4層被覆膜からなる反射防止膜と併せて、実施の形態1による4層被覆膜からなる反射防止膜10aにおける反射率Rの波長依存性を図4に示す。点線からなる曲線16及び実線からなる曲線17が、特許文献1に記載の4層被覆膜からなる反射防止膜及び実施の形態1による4層被覆膜からなる反射防止膜10aにおける反射率Rの波長依存性をそれぞれ表す。
実施の形態1による4層被覆膜からなる反射防止膜10aでは、実線からなる曲線17から明らかなとおり、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)となり、かつ、反射率Rが0.1%以下となる帯域は634nmと広帯域である。一方、特許文献1の図7による4層被覆膜からなる反射防止膜では、点線からなる曲線16から明らかなとおり、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)とはならず、また、反射率Rが0.1%以下となる帯域も589nmと狭帯域である。すなわち、各膜厚の構成を比較しても、実施の形態1による4層被覆膜からなる反射防止膜10aは、特許文献1に記載の4層被覆膜の構成からなる反射防止膜とは明らかに異なるものであることが分かる。
理想的な単層被覆膜の特性行列と4層被覆膜の特性行列とを一致させるには、4層被覆膜のうちの1層以上の被覆膜の屈折率が理想的な単層被覆膜の屈折率nfよりも大きく、かつ、4層のうちの1層以上の被覆膜の屈折率が理想的な単層被覆膜の屈折率nfよりも小さければ良い。
実施の形態1による4層被覆膜からなる反射防止膜10aは理想的な単層被覆膜を置換するものであるので、上述の4層被覆膜の総膜厚は1489nmと、理想的な単層被覆膜の膜厚df=1398nmに近く、反射防止膜全体として薄い膜厚となっている。したがって、実施の形態1による4層被覆膜からなる反射防止膜10aは、厚膜の反射防止膜で問題となる膜歪が小さく、膜剥がれが生じにくい特徴があるため、量子カスケードレーザ装置の信頼性が向上するという効果を奏する。
また、反射防止膜10aの第1被覆膜12を構成する材料としてCeO2を用いたのは、量子カスケードレーザ装置を構成する半導体と被覆膜の密着性を良好に保つためである。
なお、実施の形態1では、光半導体装置100の一例としてInP基板上に作製した量子カスケードレーザ装置を示したが、これに限るものではなく、例えばGaAs基板上に作製した半導体レーザ装置でも良い。
<実施の形態1に係る光半導体装置の効果>
以上、実施の形態1に係る光半導体装置によると、実効屈折率がncである光半導体装置の端面に、屈折率が既知であり、かつ、任意の3層の膜厚は未知数であり残余の1層の膜厚は予め設定されている4層被覆膜を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置が容易に得られるという効果を奏する。
以上、実施の形態1に係る光半導体装置によると、実効屈折率がncである光半導体装置の端面に、屈折率が既知であり、かつ、任意の3層の膜厚は未知数であり残余の1層の膜厚は予め設定されている4層被覆膜を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置が容易に得られるという効果を奏する。
<実施の形態1に係る光半導体装置用反射防止膜の設計方法の効果>
以上、実施の形態1に係る光半導体装置用の反射防止膜の設計方法によると、実効屈折率がncである光半導体装置の端面に、4層被覆膜として、屈折率が既知であり、かつ、仮に任意の3層の膜厚を未知数とし、残余の1層の膜厚は予め設定された膜厚であるとするステップと、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するステップを実行して4層被覆膜の各被覆膜の膜厚を設計するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる光半導体装置用反射防止膜を容易に設計できるという効果を奏する。
以上、実施の形態1に係る光半導体装置用の反射防止膜の設計方法によると、実効屈折率がncである光半導体装置の端面に、4層被覆膜として、屈折率が既知であり、かつ、仮に任意の3層の膜厚を未知数とし、残余の1層の膜厚は予め設定された膜厚であるとするステップと、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するステップを実行して4層被覆膜の各被覆膜の膜厚を設計するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる光半導体装置用反射防止膜を容易に設計できるという効果を奏する。
実施の形態1の変形例1.
実施の形態1ではCeO2第1被覆膜12の膜厚d1を50nmに設定したが、4層被覆膜のうちのいずれの被覆膜の膜厚を任意に設定しても良い。例えば、YF3第2被覆膜13の膜厚d2を70nmに設定した場合は、CeO2第1被覆膜12の膜厚d1、ZnS第3被覆膜14の膜厚d3及びCeF3第4被覆膜15の膜厚d4が未知数となる。実施の形態1と同様な方法で3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d2以外の各膜厚は、d1=759.47nm、d3=262.43nm及びd4=347.32nmとなる。かかる4層被覆膜からなる反射防止膜10aでは、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)となる。上述の4層被覆膜からなる反射防止膜10aの反射率Rの波長依存性を図5に示す。
実施の形態1ではCeO2第1被覆膜12の膜厚d1を50nmに設定したが、4層被覆膜のうちのいずれの被覆膜の膜厚を任意に設定しても良い。例えば、YF3第2被覆膜13の膜厚d2を70nmに設定した場合は、CeO2第1被覆膜12の膜厚d1、ZnS第3被覆膜14の膜厚d3及びCeF3第4被覆膜15の膜厚d4が未知数となる。実施の形態1と同様な方法で3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d2以外の各膜厚は、d1=759.47nm、d3=262.43nm及びd4=347.32nmとなる。かかる4層被覆膜からなる反射防止膜10aでは、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)となる。上述の4層被覆膜からなる反射防止膜10aの反射率Rの波長依存性を図5に示す。
さらに、ZnS第3被覆膜14の膜厚d3を仮に300nmに設定した場合は、CeO2第1被覆膜12の膜厚d1、YF3第2被覆膜13の膜厚d2及びCeF3第4被覆膜15の膜厚d4が未知数となり、同様にして3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d3以外の各層厚は、d1=625.84nm、d2=148.88nm及びd4=366.72nmとなる。上述の4層被覆膜からなる反射防止膜10aでは、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)となる。
さらに、CeF3第4被覆膜15の膜厚d4を仮に500nmに設定した場合は、CeO2第1被覆膜12の膜厚d1、YF3第2被覆膜13の膜厚d2及びZnS第3被覆膜14の膜厚d3が未知数となり、同様にして3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d4以外の各膜厚は、d1=182.38nm、d2=408.55nm及びd3=380.00nmとなる。上述の4層被覆膜からなる反射防止膜10aでは、所望の波長λ=10μmにおいて反射率Rが極小(ゼロ)となる。以上のように、4層被覆膜のうちのいずれか1層の被覆膜の膜厚を予め設定した膜厚値としても良く、さらに、任意に設定した膜厚値でも良い。
<実施の形態1の変形例1に係る光半導体装置の効果>
以上、実施の形態1の変形例1に係る光半導体装置によると、実効屈折率がncである光半導体装置の端面に、屈折率が既知であり、かつ、任意の3層の膜厚は未知数であり残余の1層の膜厚は予め設定されている4層被覆膜を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置が容易に得られるという効果を奏する。
以上、実施の形態1の変形例1に係る光半導体装置によると、実効屈折率がncである光半導体装置の端面に、屈折率が既知であり、かつ、任意の3層の膜厚は未知数であり残余の1層の膜厚は予め設定されている4層被覆膜を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置が容易に得られるという効果を奏する。
実施の形態2.
実施の形態2に係る光半導体装置は、4層を超える、つまり5層以上の多層被覆膜によって構成された反射防止膜を有する。実施の形態1において説明した4層被覆膜に対する光半導体装置用反射防止膜の設計方法は、実施の形態2に係る光半導体装置が有する4層を超える多層被覆膜からなる反射防止膜10bに対しても同様に適用可能であることを以下に説明する。
実施の形態2に係る光半導体装置は、4層を超える、つまり5層以上の多層被覆膜によって構成された反射防止膜を有する。実施の形態1において説明した4層被覆膜に対する光半導体装置用反射防止膜の設計方法は、実施の形態2に係る光半導体装置が有する4層を超える多層被覆膜からなる反射防止膜10bに対しても同様に適用可能であることを以下に説明する。
<実施の形態2に係る光半導体装置の構成>
図6は、実施の形態2に係る光半導体装置の一例である量子カスケードレーザ装置120における5層被覆膜からなる反射防止膜10bの構成を示す模式図である。図6に示すように、反射防止膜10bは、実効屈折率ncが3.2である量子カスケードレーザ装置120の端面の側から、屈折率n1が1.70であり膜厚d1が200nmであるCeO2からなる第1被覆膜18、屈折率n2が2.20であり膜厚d2が100nmであるZnSからなる第2被覆膜19、屈折率n3が1.40であり膜厚d3であるYF3からなる第3被覆膜20、屈折率n4が2.41であり膜厚d4であるZnSe(セレン化亜鉛:Zinc Selenide)からなる第4被覆膜21、屈折率n5が1.45であり膜厚d5であるCeF3からなる第5被覆膜22、以上の5層被覆膜で構成される。
図6は、実施の形態2に係る光半導体装置の一例である量子カスケードレーザ装置120における5層被覆膜からなる反射防止膜10bの構成を示す模式図である。図6に示すように、反射防止膜10bは、実効屈折率ncが3.2である量子カスケードレーザ装置120の端面の側から、屈折率n1が1.70であり膜厚d1が200nmであるCeO2からなる第1被覆膜18、屈折率n2が2.20であり膜厚d2が100nmであるZnSからなる第2被覆膜19、屈折率n3が1.40であり膜厚d3であるYF3からなる第3被覆膜20、屈折率n4が2.41であり膜厚d4であるZnSe(セレン化亜鉛:Zinc Selenide)からなる第4被覆膜21、屈折率n5が1.45であり膜厚d5であるCeF3からなる第5被覆膜22、以上の5層被覆膜で構成される。
<実施の形態2に係る光半導体装置用反射防止膜の設計方法>
上述の5層被覆膜において、CeO2第1被覆膜18の膜厚d1を200nm及びZnS第2被覆膜19の膜厚d2を100nmと設定しているが、これらの膜厚値に限定されるものではなく任意の膜厚値に設定することができる。また、YF3第3被覆膜20の膜厚d3、ZnSe第4被覆膜21の膜厚d4及びCeF3第5被覆膜22の膜厚d5は未知数である。所望の波長λは10μmとする。上述の5層被覆膜からなる反射防止膜10bの特性行列は、以下の式(9)のように表せる。
上述の5層被覆膜において、CeO2第1被覆膜18の膜厚d1を200nm及びZnS第2被覆膜19の膜厚d2を100nmと設定しているが、これらの膜厚値に限定されるものではなく任意の膜厚値に設定することができる。また、YF3第3被覆膜20の膜厚d3、ZnSe第4被覆膜21の膜厚d4及びCeF3第5被覆膜22の膜厚d5は未知数である。所望の波長λは10μmとする。上述の5層被覆膜からなる反射防止膜10bの特性行列は、以下の式(9)のように表せる。
CeO2第1被覆膜18の屈折率n1及びZnS第2被覆膜19の屈折率n2は既知であり、CeO2第1被覆膜18の膜厚d1及びZnS第2被覆膜19の膜厚d2は設定された膜厚値であるから、位相項φ1及びφ2は計算可能な数値である。したがって、未知数は位相項φ3、φ4及びφ5の3つである。未知数が3つなので、実施の形態1と同様に3つの連立方程式を解くと、5層被覆膜のうち残余の3層の各膜厚は、d3=466.88nm、d4=256.20nm及びd5=412.65nmとなる。かかる5層被覆膜からなる反射防止膜10bでは、所望の波長λ=10μmにおいて反射率Rは極小(ゼロ)となる。上述の5層被覆膜からなる反射防止膜10bの反射率Rの波長依存性を図7に示す。反射率Rが0.1%以下となる帯域幅は625nmである。
実施の形態2では反射防止膜10bを構成する5層被覆膜のうちのCeO2第1被覆膜18及びZnS第2被覆膜19の各膜厚を予め設定された膜厚値としたが、これらの膜厚値に限定されるものではなく、5層被覆膜のうちの任意の2層の膜厚を予め設定すれば良く、さらに、2層の膜厚値は任意でも良い。
実施の形態2では反射防止膜10bを構成する多層被覆膜として5層被覆膜を例示した。しかしながら、上述の光半導体装置用反射防止膜の設計方法を適用することにより、6層以上の多層被覆膜についても同様に膜厚を決定することが可能である。反射防止膜を構成する多層被覆膜の層数をi(i≧4)とすれば、i個の被覆膜の中で任意のi-3個の被覆膜の各膜厚を任意に予め設定すれば良い。
理想的な単層被覆膜の特性行列とi層被覆膜(i≧4)の特性行列とを一致させるには、i層被覆膜のうちの1層以上の被覆膜の屈折率が理想的な単層被覆膜の屈折率nfよりも大きく、かつi層被覆膜のうちの1層以上の被覆膜の屈折率が理想的な単層被覆膜の屈折率nfよりも小さければ良い。
以下、i個の被覆膜からなるi層被覆膜の場合について、説明する。i層被覆膜の場合は、i層被覆膜の特性行列は、以下の式(11)のように表せる。
i個の被覆膜の中で任意のi-3個の被覆膜の各膜厚を予め任意に設定すれば良い。したがって、式(11)では未知数が3つとなるので、実施の形態1と同様に3つの連立方程式を解くと、残余の3個の被覆膜の各膜厚を算出することができる。
実効屈折率がnc、レーザ波長がλである光半導体装置の一方または両方の端面に形成されるi個の被覆膜(i≧4)を積層した多層被覆膜からなる反射防止膜の設計方法、すなわち、光半導体装置用反射防止膜の設計方法の各ステップについて、以下にまとめる。
(第1ステップ)
i個の被覆膜について、第1被覆膜の屈折率がn1及び膜厚がd1、第i被覆膜の屈折率がni及び膜厚がdiとなるように各被覆膜の屈折率及び膜厚を順に設定する。なお、各屈折率の値は既知である。
(第2ステップ)
多層被覆膜のk番目(1≦k≦i)の第k被覆膜の膜厚をλ/2/nkよりも大きいか、あるいは、λ/2/nkよりも小さく設定する。
(第3ステップ)
多層被覆膜の中で、少なくとも1層以上の被覆膜の屈折率は実効屈折率ncの平方根である屈折率nfよりも大きく、かつ、少なくとも1層以上の被覆膜の屈折率は屈折率nfよりも小さくなるように被覆膜を構成する材料を選択する。
(第4ステップ)
第1被覆膜の特性行列から第i被覆膜の特性行列までを順次積算した多層被覆膜の特性行列が、屈折率がnfであり膜厚dfがλ/4/nfである理想的な単層被覆膜の特性行列と等しいとする。
(第5ステップ)
多層被覆膜を構成するi個の被覆膜の中でi-3個の被覆膜の膜厚を予め設定する。
(第6ステップ)
多層被覆膜を構成するi個の被覆膜の中でi-3個の被覆膜以外の残余の3個の被覆膜の膜厚を、多層被覆膜の特性行列から導かれる3つの連立方程式の解によって決定する。
(第1ステップ)
i個の被覆膜について、第1被覆膜の屈折率がn1及び膜厚がd1、第i被覆膜の屈折率がni及び膜厚がdiとなるように各被覆膜の屈折率及び膜厚を順に設定する。なお、各屈折率の値は既知である。
(第2ステップ)
多層被覆膜のk番目(1≦k≦i)の第k被覆膜の膜厚をλ/2/nkよりも大きいか、あるいは、λ/2/nkよりも小さく設定する。
(第3ステップ)
多層被覆膜の中で、少なくとも1層以上の被覆膜の屈折率は実効屈折率ncの平方根である屈折率nfよりも大きく、かつ、少なくとも1層以上の被覆膜の屈折率は屈折率nfよりも小さくなるように被覆膜を構成する材料を選択する。
(第4ステップ)
第1被覆膜の特性行列から第i被覆膜の特性行列までを順次積算した多層被覆膜の特性行列が、屈折率がnfであり膜厚dfがλ/4/nfである理想的な単層被覆膜の特性行列と等しいとする。
(第5ステップ)
多層被覆膜を構成するi個の被覆膜の中でi-3個の被覆膜の膜厚を予め設定する。
(第6ステップ)
多層被覆膜を構成するi個の被覆膜の中でi-3個の被覆膜以外の残余の3個の被覆膜の膜厚を、多層被覆膜の特性行列から導かれる3つの連立方程式の解によって決定する。
<実施の形態2の効果>
以上、実施の形態2に係る光半導体装置及び光半導体装置用反射防止膜の設計方法によると、実効屈折率がncである光半導体装置の端面に、屈折率が既知で、かつ、予め膜厚が設定されている任意のi-3個の被覆膜以外の残余の3個の被覆膜の膜厚は未知数であるi層被覆膜(i≧4)を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置及び光半導体装置用反射防止膜の設計方法が容易に得られるという効果を奏する。

実施の形態3.
図8は、実施の形態3に係る光半導体装置の一例である量子カスケードレーザ装置130の実効屈折率ncが3.3の場合の反射防止膜10cの構成を示す模式図である。量子カスケードレーザ装置の実効屈折率ncは、コア領域、光閉じ込め層、クラッド層の構成及び組成といった素子構造によって変化する。
図8は、実施の形態3に係る光半導体装置の一例である量子カスケードレーザ装置130の実効屈折率ncが3.3の場合の反射防止膜10cの構成を示す模式図である。量子カスケードレーザ装置の実効屈折率ncは、コア領域、光閉じ込め層、クラッド層の構成及び組成といった素子構造によって変化する。
<実施の形態3に係る光半導体装置の構成>
図8に示すように、反射防止膜10cは、実効屈折率ncが3.3である量子カスケードレーザ装置130の端面の側から、屈折率n1が1.70であり膜厚d1であるCeO2からなる第1被覆膜24、屈折率n2が1.40であり膜厚d2であるYF3からなる第2被覆膜25、屈折率n3が2.20であり膜厚d3が300nmであるZnSからなる第3被覆膜26、屈折率n4が1.45であり膜厚d4であるCeF3からなる第4被覆膜27、以上の4層被覆膜で構成される。
図8に示すように、反射防止膜10cは、実効屈折率ncが3.3である量子カスケードレーザ装置130の端面の側から、屈折率n1が1.70であり膜厚d1であるCeO2からなる第1被覆膜24、屈折率n2が1.40であり膜厚d2であるYF3からなる第2被覆膜25、屈折率n3が2.20であり膜厚d3が300nmであるZnSからなる第3被覆膜26、屈折率n4が1.45であり膜厚d4であるCeF3からなる第4被覆膜27、以上の4層被覆膜で構成される。
上述の4層被覆膜において、ZnS第3被覆膜26の膜厚d3を300nmに設定しているが、この膜厚値に限定されるものではなく任意の膜厚値に設定することができる。また、CeO2第1被覆膜24の膜厚d1、YF3第2被覆膜25の膜厚d2及びCeF3第4被覆膜27の膜厚d4は未知数である。所望の波長λは10μmとする。
未知数が3つなので、実施の形態1と同様に3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d3以外の各膜厚は、d1=709.60nm、d2=58.32nm及びd4=357.95nmとなる。かかる4層被覆膜からなる反射防止膜10cでは、所望の波長λ=10μmにおいて反射率Rは極小(ゼロ)となる。4層被覆膜からなる反射防止膜10cの反射率Rの波長依存性を図9に示す。反射率Rが0.1%以下となる帯域幅は614nmである。量子カスケードレーザ装置の実効屈折率ncは、3.2または3.3に限定されるものではなく、他の実効屈折率ncの値でも適用可能である。
<実施の形態3の効果>
以上、実施の形態3に係る光半導体装置及び光半導体装置用反射防止膜の設計方法によると、実効屈折率が3.3である光半導体装置の端面に、屈折率が既知で、かつ、任意の3層の膜厚は未知数であり残余の1層の膜厚は予め設定されている4層被覆膜を設け、屈折率nfを実効屈折率ncの平方根とすると、各被覆膜の特性行列の積が、屈折率がnfであり膜厚がλ/(4nf)である理想的な単層被覆膜の特性行列と等しいとして導かれた3つの連立方程式を解くことにより未知数であった3層の各膜厚を決定するので、光半導体装置の実効屈折率nc、反射防止膜を構成する材料の屈折率及び反射防止膜を構成する各被覆膜の順序などが変化しても、所望の波長λにおいて反射率Rが極小となる反射防止膜を有する光半導体装置及び光半導体装置用反射防止膜の設計方法が容易に得られるという効果を奏する。

実施の形態4.
図10は、実施の形態4に係る光半導体装置の一例である量子カスケードレーザ装置140の実効屈折率ncが3.2の場合の5層被覆膜からなる反射防止膜10dの構成を示す模式図である。量子カスケードレーザ装置は、サブバンド間遷移を利用して発振するので、3μm~24μmの範囲内の波長での発振が可能である。量子カスケードレーザ装置140は、実施の形態1から3の量子カスケードレーザ装置110、120、130のレーザ波長10μmとは異なる他のレーザ波長の一例として、レーザ波長11μmに対応する反射防止膜10dを有する。
図10は、実施の形態4に係る光半導体装置の一例である量子カスケードレーザ装置140の実効屈折率ncが3.2の場合の5層被覆膜からなる反射防止膜10dの構成を示す模式図である。量子カスケードレーザ装置は、サブバンド間遷移を利用して発振するので、3μm~24μmの範囲内の波長での発振が可能である。量子カスケードレーザ装置140は、実施の形態1から3の量子カスケードレーザ装置110、120、130のレーザ波長10μmとは異なる他のレーザ波長の一例として、レーザ波長11μmに対応する反射防止膜10dを有する。
<実施の形態4に係る光半導体装置の構成>
図10に示すように、反射防止膜10dは、実効屈折率ncが3.2である量子カスケードレーザ装置140の端面の側から、屈折率n1が1.70であり膜厚d1が200nmであるCeO2からなる第1被覆膜29、屈折率n2が2.20であり膜厚d2が100nmであるZnSからなる第2被覆膜30、屈折率n3が1.40であり膜厚d3であるYF3からなる第3被覆膜31、屈折率n4が2.41であり膜厚d4であるZnSeからなる第4被覆膜32、屈折率n5が1.45であり膜厚d5であるCeF3からなる第5被覆膜33、以上の5層被覆膜で構成される。
図10に示すように、反射防止膜10dは、実効屈折率ncが3.2である量子カスケードレーザ装置140の端面の側から、屈折率n1が1.70であり膜厚d1が200nmであるCeO2からなる第1被覆膜29、屈折率n2が2.20であり膜厚d2が100nmであるZnSからなる第2被覆膜30、屈折率n3が1.40であり膜厚d3であるYF3からなる第3被覆膜31、屈折率n4が2.41であり膜厚d4であるZnSeからなる第4被覆膜32、屈折率n5が1.45であり膜厚d5であるCeF3からなる第5被覆膜33、以上の5層被覆膜で構成される。
上述の5層被覆膜において、CeO2第1被覆膜29の膜厚d1を200nm及びZnS第2被覆膜30の膜厚d2を100nmと予め設定しているが、これらの膜厚値に限定されるものではなく任意の膜厚値に設定することができる。また、YF3第3被覆膜31の膜厚d3、ZnSe第4被覆膜32の膜厚d4及びCeF3第5被覆膜33の膜厚d5は未知数である。所望の波長λは11μmとする。
未知数が3つなので、実施の形態2と同様に3つの連立方程式を解くと、5層被覆膜のうち予め設定された膜厚d1及び膜厚d2以外の各膜厚は、d3=522.43nm、d4=286.93nm及びd5=474.50nmとなる。5層被覆膜からなる反射防止膜10dでは、所望の波長λ=11μmにおいて反射率Rは極小(ゼロ)となる。5層被覆膜からなる反射防止膜10dの反射率Rの波長依存性を図11に示す。反射率Rが0.1%以下となる帯域幅は625nmである。なお、量子カスケードレーザ装置の発振波長は、10μmまたは11μmに限定されるものではなく、3μm~24μmの範囲内の任意の波長でも良い。
<実施の形態4の効果>

<実施の形態5に係る光半導体装置の構成>
実施の形態5に係る光半導体装置の一例として、多層被覆膜からなる反射防止膜10eを有する発振波長975nmのブロードエリア型半導体レーザ装置200について説明する。図12は、特許文献3に素子構造が開示された発振波長975nmのブロードエリア型半導体レーザ装置200の概観図である。
実施の形態5に係る光半導体装置の一例として、多層被覆膜からなる反射防止膜10eを有する発振波長975nmのブロードエリア型半導体レーザ装置200について説明する。図12は、特許文献3に素子構造が開示された発振波長975nmのブロードエリア型半導体レーザ装置200の概観図である。
ブロードエリア型半導体レーザ装置200は、幅Wの活性領域41及びクラッド領域42a、42bからなる。ブロードエリア型半導体レーザ装置200は、n型電極43、n型GaAs基板44、Al組成比が0.20であり層厚が1.3μmであるn型Al0.20Ga0.80As第1クラッド層45、Al組成比が0.25であり層厚が0.2mmであるn型Al0.25Ga0.75As第2クラッド層46、Al組成比が0.16であり層厚が1.05μmであるn側Al0.16Ga0.84As第1ガイド層47、Al組成比が0.14であり層厚が0.1μmであるn側Al0.14Ga0.86As第2ガイド層48、P組成比が0.12であり層厚が8nmであるn側GaAs0.88P0.12バリア層49、In組成比が0.12であり層厚が8nmであるIn0.12Ga0.88As活性層50、P組成比が0.12であり層厚8nmであるp側GaAs0.88P0.12バリア層51、Al組成比が0.14であり層厚が0.35μmであるp側Al0.14Ga0.86As第1ガイド層52、Al組成比が0.16であり層厚が0.30μmであるp側Al0.16Ga0.84As第2ガイド層53、Al組成比が0.55であり層厚が40nmであるp型Al0.55Ga0.45As第1エッチングストップ層54、Al組成比が0.25であり層厚が0.1μmであるp型Al0.25Ga0.75As第1クラッド層55、Al組成比が0.55であり層厚が40nmであるp型Al0.55Ga0.45As第2エッチングストップ層56、Al組成比が0.25であり層厚が1.4μmであるp型Al0.25Ga0.75As第2クラッド層57、層厚が0.2μmであるp型GaAsコンタクト層58、SiN膜59、p型電極60で構成される。
ブロードエリア型半導体レーザ装置200では発振波長λが975nmになるように、In0.12Ga0.88As活性層50のIn組成比及び層厚を調整している。また、活性領域41及びクラッド領域42a、42bの実効屈折率は、それぞれ3.41739及び3.41658である。レーザ光が主に存在するのは活性領域41であるので、以下の反射防止膜の考察では、ブロードエリア型半導体レーザ装置200の実効屈折率ncとして3.41739を用いる。
図13は、実施の形態5に係る光半導体装置の一例である発振波長975nmのブロードエリア型半導体レーザ装置200の端面に設けられた反射防止膜10eの構成を示す模式図である。図13に示すように、反射防止膜10eは、実効屈折率ncが3.41739であるブロードエリア型半導体レーザ装置200の端面の側から、屈折率n1が1.63であり膜厚d1であるAl2O3(酸化アルミニウム:Aluminium Oxide)からなる第1被覆膜62、屈折率n2が2.00であり膜厚d2であるTa2O5(五酸化タンタル:Tantalum Pentoxide)からなる第2被覆膜63、屈折率n3が1.63であり膜厚d3である100nmのAl2O3からなる第3被覆膜64、屈折率n4が1.45であり膜厚d4であるSiO2(二酸化ケイ素:Silicon Dioxide)からなる第4被覆膜65、以上の4層被覆膜で構成される。
上述の4層被覆膜において、Al2O3第3被覆膜64の膜厚d3を100nmに設定しているが、この膜厚値に限定されるものではなく任意の膜厚値に設定することができる。また、Al2O3第1被覆膜62の膜厚d1、Ta2O5第2被覆膜63の膜厚d2及びSiO2第4被覆膜65の膜厚d4は未知数である。所望の波長λは0.975μm(975nm)である。
未知数が3つなので、実施の形態1と同様に3つの連立方程式を解くと、4層被覆膜のうち予め設定された膜厚d3以外の各膜厚は、d1=310.63nm、d2=77.80nm及びd4=271.67nmとなる。かかる4層被覆膜からなる反射防止膜10eでは、所望の波長λ=0.975μmにおいて反射率Rは極小(ゼロ)となる。4層被覆膜からなる反射防止膜10eの反射率Rの波長依存性を図14に示す。
実施の形態5では、ブロードエリア型半導体レーザ装置200の実効屈折率ncの平方根である屈折率nfによりも大きい屈折率を有する材料としてTa2O5を用いたが、Ta2O5の代りにアモルファスSiを用いても良い。

各実施の形態において被覆膜の屈折率は成膜方法などによって変わるので、各実施の形態で示した各材料の屈折率は例示に過ぎない。理想的な単層被覆膜の屈折率nfよりも大きい屈折率を有する材料を一つ以上、及び理想的な単層被覆膜の屈折率nfよりも小さい屈折率を有する材料を一つ以上含む多層被覆膜の構成であれば、本開示の反射防止膜は実現できる。上述のように、本開示による反射防止膜は、波長あるいは素子構造に依存せず、光半導体装置全般に適用することが可能である。
本開示は、様々な例示的な実施の形態及び実施例が記載されているが、1つ、または複数の実施の形態に記載された様々な特徴、態様、及び機能は特定の実施の形態の適用に限られるのではなく、単独で、または様々な組み合わせで実施の形態に適用可能である。
従って、例示されていない無数の変形例が、本願明細書に開示される技術の範囲内において想定される。例えば、少なくとも1つの構成要素を変形する場合、追加する場合または省略する場合、さらには、少なくとも1つの構成要素を抽出し、他の実施の形態の構成要素と組み合わせる場合が含まれるものとする。

Claims (10)
- 実効屈折率がnc、レーザ波長がλであり、一方または両方の端面に反射防止膜を有する光半導体装置であって、
前記反射防止膜は屈折率がn1であり膜厚がd1である第1被覆膜から屈折率がniであり膜厚がdiである第i被覆膜(i≧4)までのi個の被覆膜が積層された多層被覆膜からなり、
前記多層被覆膜のk番目(1≦k≦i)の第k被覆膜の膜厚は、λ/2/nkよりも大きいか、あるいは、λ/2/nkよりも小さく設定され、
前記多層被覆膜の中で、少なくとも1層以上の前記被覆膜の屈折率は前記実効屈折率ncの平方根である屈折率nfよりも大きく、かつ、少なくとも1層以上の前記被覆膜の屈折率は前記屈折率nfよりも小さく、
前記第1被覆膜の特性行列から前記第i被覆膜の特性行列までを順次積算した前記多層被覆膜の特性行列が、屈折率がnfであり膜厚dfがλ/4/nfである理想的な単層被覆膜の特性行列と等しく、
前記i個の被覆膜の中でi-3個の被覆膜の膜厚は予め設定された膜厚であり、
前記i個の被覆膜の中で残余の3個の被覆膜の膜厚は、前記多層被覆膜の特性行列から導かれる3つの連立方程式の解によって決定される光半導体装置。 - 前記反射防止膜は4層の被覆膜からなることを特徴とする請求項1に記載の光半導体装置。
- 前記反射防止膜は5層の被覆膜からなることを特徴とする請求項1に記載の光半導体装置。
- 前記光半導体装置は、半導体レーザ装置であることを特徴とする請求項1から3記載のいずれか1項に記載の光半導体装置。
- 前記光半導体装置は、量子カスケード半導体レーザ装置であることを特徴とする請求項1から3のいずれか1項に記載の光半導体装置。
- 前記各被覆膜は、それぞれ、CeO2、YF3、ZnS、CeF3、ZnSe、Al2O3、Ta2O5、SiO2及びアモルファスSiのいずれか1つの材料で構成されることを特徴とする請求項1から5のいずれか1項に記載の光半導体装置。
- 実効屈折率がnc、レーザ波長がλである光半導体装置の一方または両方の端面に形成され、i個の被覆膜(i≧4)が積層された多層被覆膜からなる反射防止膜の設計方法であって、
前記i個の被覆膜について、第1被覆膜の屈折率がn1及び膜厚がd1、第i被覆膜の屈折率がni及び膜厚がdiとなるように各被覆膜の屈折率及び膜厚を順に設定するステップと、
前記多層被覆膜のk番目(1≦k≦i)の第k被覆膜の膜厚をλ/2/nkよりも大きいか、あるいは、λ/2/nkよりも小さく設定するステップと、
前記多層被覆膜の中で、少なくとも1層以上の前記被覆膜の屈折率は前記実効屈折率ncの平方根である屈折率nfよりも大きく、かつ、少なくとも1層以上の前記被覆膜の屈折率は前記屈折率nfよりも小さくなるように前記被覆膜を構成する材料を選択するステップと、
前記第1被覆膜の特性行列から前記第i被覆膜の特性行列までを順次積算した前記多層被覆膜の特性行列が、屈折率がnfであり膜厚dfがλ/4/nfである理想的な単層被覆膜の特性行列と等しいとするステップと、
前記i個の被覆膜の中でi-3個の被覆膜の膜厚を予め設定するステップと、
前記i個の被覆膜の中で残余の3個の被覆膜の膜厚を、前記多層被覆膜の特性行列から導かれる3つの連立方程式の解によって決定するステップと、
を備える光半導体装置用反射防止膜の設計方法。 - 前記反射防止膜は4層の被覆膜からなることを特徴とする請求項7に記載の光半導体装置用反射防止膜の設計方法。
- 前記反射防止膜は5層の被覆膜からなることを特徴とする請求項7に記載の光半導体装置用反射防止膜の設計方法。
- 前記各被覆膜は、それぞれ、CeO2、YF3、ZnS、CeF3、ZnSe、Al2O3、Ta2O5、SiO2及びアモルファスSiのいずれか1つの材料で構成されることを特徴とする請求項7から9のいずれか1項に記載の光半導体装置用反射防止膜の設計方法。
