Abstract
本発明は、室温および高温領域で優れた機械強度と靭性を示すエポキシ樹脂混合物、エポキシ樹脂組成物およびその硬化物を提供する。下記式(1)で表されるエポキシ樹脂を含み、燃焼法による硫黄含有量が15ppm~400ppmであるエポキシ樹脂混合物。 (式(1)中、nは繰り返し数であり1~20の実数を表す。)
Description
本発明は電気電子部品用絶縁材料(高信頼性半導体封止材料など)、積層板(プリント配線板、ビルドアップ基板など)及びFRP(繊維強化プラスチック)を始めとする各種複合材料、接着剤、塗料等、中でも特に積層板等の用途に有用であり、金属箔張り積層板、ビルドアップ基板用絶縁材料、フレキシブル基板材料などに有用であるエポキシ樹脂混合物及びエポキシ樹脂組成物に関する。
エポキシ樹脂は作業性、及びその硬化物の優れた電気特性、耐熱性、接着性、耐吸水性等により電気・電子部品、構造用材料、接着剤、塗料等の分野で幅広く用いられている。
エポキシ樹脂および硬化剤をマトリックス樹脂として強化繊維に含浸、硬化させた炭素繊維強化複合材料(CFRP)は、軽量化・高強度化といった特性を付与できることから、近年、航空機構造用部材、風車の羽根、自動車外板およびICトレイやノートパソコンの筐体(ハウジング)などのコンピュータ用途等に広く展開され、その需要は増加しつつある。
CFRP等のマトリックスレジンに使用される樹脂として使用されるエポキシ樹脂等の熱硬化性樹脂硬化物は一般的にもろく、航空宇宙用や車両などの構造材料に適用する場合は室温及び高温領域で高い機械的強度が必要になる。この熱硬化性樹脂の低い曲げ強度、靭性、接着性等を補うために熱硬化性樹脂マトリックスに強靭性の高い熱可塑性樹脂を添加する方法が広く知られている(特許文献1~3)。具体的にはポリエーテルスルホンやポリエーテルイミド、ポリアミド等の熱可塑性樹脂の粒子を熱硬化性樹脂マトリックス樹脂に組み合わせることでプリプレグの曲げ強度や靭性を向上させている。
しかし、ポリエーテルスルホンやポリエーテルイミド、ポリアミド等の熱可塑性樹脂は極性が高く、エポキシ樹脂と混錬した際やプリプレグ作製後に相分離する可能性が挙げられ、それによって目標とした強度や靭性が得られない可能性がある。
また、半導体関連分野では高機能化、高性能化に加えて、チップを実装するために必要なパッケージ基板の開発が行われており薄型化が進んでいる。パッケージ基板の薄型化に伴い耐熱性や誘電特性といった特性以外に靭性が重要視されている。何層も積層した積層板においては線膨張率が異なる材料が種々使用されており、従来のような強固なコア材を使用した基板ではなく、特にコア材の無い物、あるいは非常に薄くされたものなどが、近年増え続けており、層間材料に加わるさまざまな方向への力に耐えることができず、熱や機械的なショックを受けた際に、基板に亀裂が入ってしまうなどといった問題が生じてきている。
ビフェニルアラルキルタイプのエポキシ樹脂は一般に難燃性、強靭性に優れる樹脂であることが知られており、特に半導体の封止材向けで利用されている。しかしながら様々な用途への適用において、特に上述のような近年の強靭性への要望の高度化への対応が望まれている。
本発明は、このような状況を鑑みてなされたものであり、室温および高温領域で優れた機械強度と靭性を示すエポキシ樹脂混合物、エポキシ樹脂組成物およびその硬化物を提供することを目的とする。
すなわち本発明は、以下の[1]~[4]に示すものである。なお、本願において「(数値1)~(数値2)」は上下限値を含むことを示す。

本発明によれば、その硬化物が室温および高温領域で優れた機械強度と靭性を有するエポキシ樹脂混合物、エポキシ樹脂組成物、それを用いた硬化物を提供することができる。そのため、パッケージ基板などの回路基板やFRPなどに有用である。
本発明のエポキシ樹脂混合物は下記式(1)で表されるエポキシ樹脂を含み、燃焼法による硫黄含有量は15ppm~400ppmである。

本発明においては、前記式(1)中、nの値はゲルパーミエーションクロマトグラフィー(GPC、検出器:RI)の測定により求めることが出来る。nは通常1~20の実数であるが、1~10であることが好ましく、1~5であることがより好ましい。nが20よりも大きくなると分子量が増大して高粘度になるため加工性が劣る。
また、nの平均値はゲルパーミエーションクロマトグラフィー(GPC、検出器:RI)の測定により求められた数平均分子量、あるいは分離したピークの各々の面積比から算出することが出来る。
平均のnが1未満の場合、1官能のエポキシ樹脂が多いことを示し、硬化性およびその硬化物の耐熱性への影響だけでなく、架橋構造がうまく作れないため、強靭性の低下を引き起こす。一方でnが20を超える場合、エポキシ樹脂の溶剤溶解性が悪化し、粘度が増加、軟化点も大幅に上昇して取り扱いが困難となる。
本発明においては特に平均のnは1.3~3.5の範囲が好ましく、流動性、耐熱性、硬化性などの面からも好ましい。この際のn=1の面積比は15~50面積%であり、特に17~45面積%であることが好ましい。n=1の面積が小さすぎる場合流動性に課題が出てくるほか、溶剤への溶解性が悪化し取り扱いが課題となる。50面積%以上の場合は結晶性が高くなりハンドリングが課題となる場合があり、n=1の面積比は15~50面積%の場合がバランスに優れる。
また、nの平均値はゲルパーミエーションクロマトグラフィー(GPC、検出器:RI)の測定により求められた数平均分子量、あるいは分離したピークの各々の面積比から算出することが出来る。

本発明のエポキシ樹脂混合物のエポキシ当量の好ましい範囲は260g/eq.以上400g/eq.未満であり、更に好ましくは265g/eq.以上350g/eq.未満であり、特に好ましくは270g/eq.以上320g/eq.未満であり、最も好ましくは280g/eq.以上300g/eq.未満である。エポキシ当量が260g/eq.未満の場合、エポキシ基が過剰に導入あるいは複製するエピクロロヒドリン由来の不純物が残留しているため、硬化時の架橋がうまく進めず、耐熱性や強靭性の低下を引き起こす。またエポキシ当量が400g/eq.以上の場合、エポキシ基がきれいに閉環しておらず塩素が多くなってしまい腐食に悪影響を及ぼす、あるいは、エポキシ化工程において不必要に原料と精製したエポキシ樹脂が反応してしまい、分子量が大きくつながってしまうことで、耐熱性の低下を招くため好ましくない。エポキシ当量が適正な場合、機械強度の低下を引き起こすことなく硬化物の耐熱性を向上させることができる。
本発明において、エポキシ当量はJIS K-7236に記載された方法で測定している。
本発明のエポキシ樹脂混合物の軟化点の好ましい範囲は60~100℃であり、更に好ましくは47~90℃である。軟化点が上記の範囲であると樹脂同士が室温においてブロッキングしないため、ハンドリング性に優れる。
本発明のエポキシ樹脂混合物は、燃焼法による硫黄含有量が15ppm~400ppmであり、20~250ppmであることが好ましく、30~225ppmであることが特に好ましく、40~200ppmであることが最も好ましい。硫黄の導入構造としては芳香環、あるいはエポキシへの付加の形で存在する。硫黄含有量が15ppm未満の場合、高強度・強靭性が発現できず、400ppmを超える場合、半導体の封止材などに使用した場合、金属接合部(ワイヤーボンディング部)への腐食の要因になる可能性があることから好ましくない。特開2017-008177号公報にはSO3換算で0.1%(1000ppm)以下であることが好ましいとの記載がなされており、電子材料用途で適用する場合、硫黄換算で約400ppm以下であることが好ましいことが公知文献からもわかる。
すなわち、硫黄含有量が上記範囲にあるとき、本発明のエポキシ樹脂混合物の硬化物は室温および高温領域で優れた機械強度と靭性を発現することができ、電子材料用途で使用しても不具合を生じ得ない。

なお、本発明において、硫黄含有量は燃焼法により求めており、詳しくは以下の条件にて行った。

本発明のエポキシ樹脂混合物は無機の硫黄成分(硫化物イオン)の量が10ppm以下であることが好ましい。上述のような有機硫黄分としてではなく、イオンとして残っている場合、エポキシ樹脂混合物を使用して得られる電気デバイスにおいて腐食のリスクがあり信頼性が悪化する。より好ましくは5ppm以下であり、2ppm以下が最も好ましい。
イオン分の測定としては樹脂を純水に入れ、軟化点以上の温度で20時間抽出を行い、得られた抽出液をイオンクロマトグラフィーにて測定することで確認できる。

本発明のエポキシ樹脂混合物を硬化させた硬化物は、室温及び高温領域で優れた機械強度と靭性を有する。機械強度を表す指標として3点曲げ試験における応力(MPa)があり、靭性を表す指標として同じく3点曲げ試験におけるひずみ(%)がある。室温として30℃での3点曲げ試験における応力は90MPa以上が好ましく、さらに好ましくは95MPa以上、特に好ましくは100MPa以上である。また30℃での3点曲げ試験におけるひずみは4.0%以上が好ましく、さらに好ましくは6.0%以上である。高温として120℃での3点曲げ試験における応力は60MPa以上が好ましく、さらに好ましくは65MPa以上である。また120℃での3点曲げ試験におけるひずみは5.0%以上が好ましく、さらに好ましくは6.0%以上、特に好ましくは8.0%以上である。CFRPなどのマトリックス樹脂に使用される熱硬化性樹脂硬化物を航空宇宙用や車両などの構造材料に適用する場合、室温および高温領域どちらでも高い機械強度が必要になっており、機械強度が低いと強い力が加わった際に破損する場合がある。そのため、機械強度が少しでも高いものが好ましい。また、パッケージ基板のような薄型の基板では機械的なショックが加わった場合、そのショックに耐えることが出来ず基板が破損してしまう可能性がある。そのため、靭性も少しでも高いものが好ましい。
本発明のエポキシ樹脂混合物の製造方法としては下記式(2)で表されるフェノール樹脂をエピクロロヒドリンでエポキシ化することで得られる。この際、後述する含硫黄化合物と同時にエポキシ化することで、分子内に硫黄原子を含有する化合物となる。

前記式(2)中、nの好ましい範囲は前記式(1)と同様である。
前記式(2)で表されるフェノール樹脂の合成法としては、限定はされないが、例えば、フェノールとビスクロロメチルビフェニル、ビスメトキシメチルビフェニル、ヒスヒドロキシメチルビフェニルなどのベンジルメチレン基を有するビフェニル化合物との反応が挙げられ、特に純度90%以上の4,4’-ビスクロロメチルビフェニル、4,4’-ビスメトキシメチルビフェニルの利用が産業上好ましい。この場合のビフェニル化合物の使用量は、フェノール10モルに対し、通常1~9モル、好ましくは1~6モルの範囲である。具体的な合成方法としては、特開2003-301031号公報、特許3122834号公報、特許5686770号公報、特許3934829号公報などに記載されている方法が挙げられるが、これらに限定されるものではない。
つづいて、本発明のエポキシ樹脂混合物を得る反応について説明する。本発明のエポキシ樹脂混合物は前記式(2)で表されるフェノール樹脂と、エピクロロヒドリンと、含硫黄化合物とを反応させることで得られる。
エピクロロヒドリンは市場から容易に入手できる。エピクロロヒドリンの使用量は原料フェノール樹脂の水酸基1モルに対し通常3.0~10モル、好ましくは3.5~8.0モル、より好ましくは4.0~7.0モルである。
上記反応においては、メタノール、エタノール、イソプロピルアルコールなどのアルコール類、ジメチルスルホン、ジメチルスルホキシド、テトラヒドロフラン、ジオキサン等の非プロトン性極性溶媒などを添加して反応を行うことが反応進行上好ましい。
アルコール類を使用する場合、その使用量はエピハロヒドリンの使用量に対し通常2~50重量%、好ましくは4~20重量%である。また非プロトン性極性溶媒を用いる場合、その使用量はエピハロヒドリンの使用量に対し通常5~100重量%、好ましくは10~80重量%である。

上記反応において、エポキシ化工程を促進する触媒としてアルカリ金属水酸化物を使用することができる。使用しうるアルカリ金属水酸化物としては水酸化ナトリウム、水酸化カリウム等が挙げられ、固形物を利用してもよく、その水溶液を使用してもよいが、本発明においては特に、溶解性、ハンドリングの面からフレーク状に成型された固形物の使用が好ましい。アルカリ金属水酸化物の使用量は原料フェノール樹脂の水酸基1モルに対して通常0.90~1.50モルである。特に好ましくは1.01~1.35モルである。0.90モルを下回るとエポキシ化が完了しない化合物が増え、塩素量が増えることで腐食の要因になりやすい。また、1.5モルを超えることでできたエポキシ基に水酸化物イオンが反応し、αグリコール構造ができやすくなることから架橋密度の低下を引き起こすこととなることから上述の範囲が好ましい。
また、反応を促進するためにテトラメチルアンモニウムクロライド、テトラメチルアンモニウムブロマイド、トリメチルベンジルアンモニウムクロライド等の4級アンモニウム塩を触媒として添加してもかまわない。4級アンモニウム塩の使用量としては原料フェノール樹脂の水酸基1モルに対し通常0.0009~0.15モルが好ましい。
エポキシ化反応の際に本発明においては含硫黄化合物を同時に反応させることで硫黄を分子内に導入する。含硫黄化合物はその構造中に硫黄を含んでいる化合物であれば特に限定されないが、チオエーテル化合物やジスルフィド化合物が例示される。具体的にはジメチルスルフィド、ジアリルスルフィド、ジエチルスルフィド、メチルフェニルスルフィドなどの炭素数1~10のチオエーテル化合物、ジメチルジスルフィド、二硫化アリル、ジブチルジスルフィド、ジフェニルジスルフィドなどの炭素数1~10のジスルフィド化合物、ジメチルトリスルフィド、ジプロピルトリスルフィドなどの炭素数1~10のトリスルフィド等の含硫黄化合物を添加することで、含硫黄化合物を含有したエポキシ樹脂混合物中を得ることが出来る。含硫黄化合物は炭素数2~4であることが好ましく、特に好ましくはジメチルスルフィド、ジメチルジスルフィドである。低分子であることで未反応のスルフィド化合物は後の工程で除去しやすいためである。これら硫黄化合物の添加量としては、原料フェノール樹脂の1000重量部に対して通常0.1~50重量部が好ましく、0.5~40重量部がさらに好ましく、1~30重量部が特に好ましい。含硫黄化合物の添加量が上記範囲よりも少ないと、反応工程終了後のエポキシ樹脂混合物中の含硫黄化合物の含有量が少なくなってしまい優れた機械強度や靭性が得られない。一方、含硫黄化合物の含有量が上記範囲よりも多いと反応工程終了後のエポキシ樹脂混合物中の含硫黄化合物の含有量が多くなりすぎてしまい、上述のように高温領域で金属配線の腐食の原因になってしまう。硫黄化合物の添加量が上記範囲内であれば、金属配線の腐食への影響が少なく、優れた機械強度や靭性を得ることが出来る。
エポキシ化の反応温度は通常30~90℃であり、好ましくは35~80℃である。反応時間は通常0.5~10時間であり、好ましくは1~8時間である。
反応終了後、反応物を水洗後、または水洗無しに加熱減圧下でエピハロヒドリンや溶媒等を除去することにより前記式(2)で表されるエポキシ樹脂が得られる。また、加水分解性ハロゲンの少ないエポキシ樹脂とするために、回収したエポキシ樹脂をトルエン、メチルイソブチルケトンなどの溶剤に溶解し、水酸化ナトリウム、水酸化カリウムなどのアルカリ金属水酸化物の水溶液を加えて反応を行い、閉環を確実なものにすることもできる。この場合アルカリ金属水酸化物の使用量はグリシジル化に使用したフェノール化合物の水酸基1モルに対して通常0.01~0.3モル、好ましくは0.05~0.2モルである。反応温度は通常50~120℃、反応時間は通常0.5~2時間である。
反応終了後、反応物を水洗後、または水洗無しに加熱減圧下でエピハロヒドリンや溶媒等を除去することにより前記式(2)で表されるエポキシ樹脂が得られる。また、加水分解性ハロゲンの少ないエポキシ樹脂とするために、回収したエポキシ樹脂をトルエン、メチルイソブチルケトンなどの溶剤に溶解し、水酸化ナトリウム、水酸化カリウムなどのアルカリ金属水酸化物の水溶液を加えて反応を行い、閉環を確実なものにすることもできる。この場合アルカリ金属水酸化物の使用量はグリシジル化に使用したフェノール化合物の水酸基1モルに対して通常0.01~0.3モル、好ましくは0.05~0.2モルである。反応温度は通常50~120℃、反応時間は通常0.5~2時間である。
反応終了後、生成した塩を濾過、水洗などにより除去し、更に加熱減圧下溶剤を留去することにより本発明のエポキシ樹脂混合物が得られる。
本発明のエポキシ樹脂組成物は硬化剤を含有する。用い得る硬化剤としては、例えばフェノール系硬化剤、酸無水物系硬化剤、アミド系硬化剤、及びアミン系硬化剤等が挙げられる。
本発明のエポキシ樹脂組成物においては特に、硬化物の耐熱性や熱安定性をバランス良く両立できるためフェノール系硬化剤においては繰り返し単位を有するフェノール樹脂が好ましい。フェノール系硬化剤としては、フェノール樹脂として、フェノールノボラック樹脂、クレゾールノボラック樹脂、フェノールアラルキル樹脂;多価フェノール類(ビスフェノールA、ビスフェノールF、ビスフェノールS、フルオレンビスフェノール、テルペンジフェノール、4,4’-ジヒドロキシビフェニル、2,2’-ジヒドロキシビフェニル、3,3’,5,5’-テトラメチル-(1,1’-ビフェニル)-4,4’-ジオール、ハイドロキノン、レゾルシン、ナフタレンジオール、トリス-(4-ヒドロキシフェニル)メタン及び1,1,2,2-テトラキス(4-ヒドロキシフェニル)エタン等);フェノール類(例えば、フェノール、アルキル置換フェノール、ナフトール、アルキル置換ナフトール、ジヒドロキシベンゼン及びジヒドロキシナフタレン等)と、アルデヒド類(ホルムアルデヒド、アセトアルデヒド、ベンズアルデヒド、p-ヒドロキシベンズアルデヒド、o-ヒドロキシベンズアルデヒド及びフルフラール等)、ケトン類(p-ヒドロキシアセトフェノン及びo-ヒドロキシアセトフェノン等)、若しくはジエン類(ジシクロペンタジエン及びトリシクロペンタジエン等)との縮合により得られるフェノール樹脂;前記フェノール類と、置換ビフェニル類(4,4’-ビス(クロルメチル)-1,1’-ビフェニル及び4,4’-ビス(メトキシメチル)-1,1’-ビフェニル等)、若しくは置換フェニル類(1,4-ビス(クロロメチル)ベンゼン、1,4-ビス(メトキシメチル)ベンゼン及び1,4-ビス(ヒドロキシメチル)ベンゼン等)等との重縮合により得られるフェノール樹脂;また、前記フェノール類及び/又は前記フェノール樹脂の変性物;テトラブロモビスフェノールA及び臭素化フェノール樹脂等のハロゲン化フェノール類が挙げられる。
酸無水物系硬化剤としては無水フタル酸、無水トリメリット酸、無水ピロメリット酸、無水マレイン酸、テトラヒドロ無水フタル酸、メチルテトラヒドロ無水フタル酸、無水メチルナジック酸、ヘキサヒドロ無水フタル酸及びメチルヘキサヒドロ無水フタル酸等が挙げられる。
アミド系硬化剤としては、ジシアンジアミド、若しくはリノレン酸の2量体とエチレンジアミンより合成されるポリアミド樹脂等が挙げられる。
アミン系硬化剤としては、3,3’-ジアミノジフェニルスルホン(3,3’-DDS)、4,4’-ジアミノジフェニルスルホン(4,4’-DDS)、ジアミノジフェニルメタン(DDM)、3,3’-ジイソプロピル-4,4’-ジアミノジフェニルメタン、3,3’-ジ-t-ブチル-4,4’-ジアミノジフェニルメタン、3,3’-ジエチル-5,5’-ジメチル-4,4’-ジアミノジフェニルメタン、3,3’-ジイソプロピル-5,5’-ジメチル-4,4’-ジアミノジフェニルメタン、3,3’-ジ-t-ブチル-5,5’-ジメチル-4,4’-ジアミノジフェニルメタン、3,3’,5,5’-テトラエチル-4,4’-ジアミノジフェニルメタン、3,3’-ジイソプロピル-5,5’-ジエチル-4,4’-ジアミノジフェニルメタン、3,3’-ジ-t-ブチル-5,5’-ジエチル-4,4’-ジアミノジフェニルメタン、3,3’,5,5’-テトライソプロピル-4,4’-ジアミノジフェニルメタン、3,3’-ジ-t-ブチル-5,5’-ジイソプロピル-4,4’-ジアミノジフェニルメタン、3,3’,5,5’-テトラ-t-ブチル-4,4’-ジアミノジフェニルメタン、ジアミノジフェニルエーテル(DADPE)、ビスアニリン、ベンジルジメチルアニリン、2-(ジメチルアミノメチル)フェノール(DMP-10)、2,4,6-トリス(ジメチルアミノメチル)フェノール(DMP-30)、2,4,6-トリス(ジメチルアミノメチル)フェノールの2-エチルヘキサン酸エステル等を使用することができる。また、アニリンノボラック、オルソエチルアニリンノボラック、アニリンとキシリレンクロライドとの反応により得られるアニリン樹脂、アニリンと置換ビフェニル類(4,4’-ビス(クロルメチル)-1,1’-ビフェニル及び4,4’-ビス(メトキシメチル)-1,1’-ビフェニル等)、若しくは置換フェニル類(1,4-ビス(クロロメチル)ベンゼン、1,4-ビス(メトキシメチル)ベンゼン及び1,4-ビス(ヒドロキシメチル)ベンゼン等)等との重縮合により得られるアニリン樹脂等が挙げられる。
本発明のエポキシ樹脂組成物において、硬化剤の使用量はエポキシ樹脂のエポキシ基1当量に対して0.7~1.2当量が好ましい。エポキシ基1当量に対して0.7当量に満たない場合、或いは1.2当量を越える場合、いずれも硬化が不完全になり、良好な硬化物性が得られない恐れがある。
また本発明のエポキシ樹脂組成物においては必要に応じて、硬化促進剤を配合しても良い。硬化促進剤を使用することによりゲル化時間を調整することも出来る。使用できる硬化促進剤の例としては2-メチルイミダゾール、2-エチルイミダゾール、2-フェニルイミダゾール、2-エチル-4-メチルイミダゾール等のイミダゾール類、2-(ジメチルアミノメチル)フェノール、トリエチレンジアミン、トリエタノールアミン、1,8-ジアザビシクロ(5,4,0)ウンデセン-7等の第3級アミン類、トリフェニルホスフィン、トリ(トルイル)ホスフィン、テトラフェニルホスホニウムブロマイド、テトラフェニルホスホニウムテトラフェニルボレート等のホスフィン類やホスホニウム化合物、オクチル酸スズ等の金属化合物、トラフェニルホスホニウム・テトラフェニルボレート、テトラフェニルホスホニウム・エチルトリフェニルボレート等のテトラ置換ホスホニウム・テトラ置換ボレート、2-エチル-4-メチルイミダゾール・テトラフェニルボレート、N-メチルモルホリン・テトラフェニルボレート等のテトラフェニルボロン塩が挙げられる。硬化促進剤はエポキシ樹脂100重量部に対して0.01~5.0重量部が必要に応じ用いられる。
本発明のエポキシ樹脂組成物においては、他のエポキシ樹脂を配合しても良く、具体例としては、フェノール類(フェノール、アルキル置換フェノール、芳香族置換フェノール、ナフトール、アルキル置換ナフトール、ジヒドロキシベンゼン、アルキル置換ジヒドロキシベンゼン、ジヒドロキシナフタレン等)と各種アルデヒド(ホルムアルデヒド、アセトアルデヒド、アルキルアルデヒド、ベンズアルデヒド、アルキル置換ベンズアルデヒド、ヒドロキシベンズアルデヒド、ナフトアルデヒド、グルタルアルデヒド、フタルアルデヒド、クロトンアルデヒド、シンナムアルデヒド等)との重縮合物、フェノール類と各種ジエン化合物(ジシクロペンタジエン、テルペン類、ビニルシクロヘキセン、ノルボルナジエン、ビニルノルボルネン、テトラヒドロインデン、ジビニルベンゼン、ジビニルビフェニル、ジイソプロペニルビフェニル、ブタジエン、イソプレン等)との重合物、フェノール類とケトン類(アセトン、メチルエチルケトン、メチルイソブチルケトン、アセトフェノン、ベンゾフェノン等)との重縮合物、フェノール類と置換ビフェニル類(4,4’-ビス(クロルメチル)-1,1’-ビフェニル及び4,4’-ビス(メトキシメチル)-1,1’-ビフェニル等)、若しくは置換フェニル類(1,4-ビス(クロロメチル)ベンゼン、1,4-ビス(メトキシメチル)ベンゼン及び1,4-ビス(ヒドロキシメチル)ベンゼン等)等との重縮合により得られるフェノール樹脂、ビスフェノール類と各種アルデヒドの重縮合物、アルコール類等をグリシジル化したグリシジルエーテル系エポキシ樹脂、4-ビニル-1-シクロヘキセンジエポキシドや3,4-エポキシシクロヘキシルメチル-3,4’-エポキシシクロヘキサンカルボキシラートなどを代表とする脂環式エポキシ樹脂、テトラグリシジルジアミノジフェニルメタン(TGDDM)やトリグリシジル-p-アミノフェノールなどを代表とするグリシジルアミン系エポキシ樹脂、グリシジルエステル系エポキシ樹脂等が挙げられるが、通常用いられるエポキシ樹脂であればこれらに限定されるものではない。
更に、本発明のエポキシ樹脂組成物には、必要に応じて無機充填剤を添加することができる。無機充填剤としては、結晶シリカ、溶融シリカ、アルミナ、ジルコン、珪酸カルシウム、炭酸カルシウム、炭化ケイ素、窒化ケイ素、窒化ホウ素、ジルコニア、フォステライト、ステアタイト、スピネル、チタニア、タルク等の粉体またはこれらを球形化したビーズ等が挙げられるが、これらに限定されるものではない。これらは単独で用いてもよく、2種以上を用いてもよい。これら無機充填剤は、用途によりその使用量は異なるが、例えば半導体の封止剤用途に使用する場合はエポキシ樹脂組成物の硬化物の耐熱性、耐湿性、力学的性質、難燃などの面からエポキシ樹脂組成物中で20重量%以上占める割合で使用するのが好ましく、より好ましくは30重量%以上であり、特にリードフレームとの線膨張率を向上させるために70~95重量%を占める割合で使用することがさらに好ましい。
本発明のエポキシ樹脂組成物には成形時の金型との離型を良くするために離型剤を配合することができる。離型剤としては従来公知のものいずれも使用できるが、たとえばカルナバワックス、モンタンワックスなどのエステル系ワックス、ステアリン酸、パルミチン酸などの脂肪酸およびこれらの金属塩、酸化ポリエチレン、非酸化ポリエチレンなどのポリオレフィン系ワックス等が挙げられる。これらは単独で使用しても2種以上併用しても良い。これら離型剤の配合量は全有機成分に対して0.5~3重量%が好ましい。これより少なすぎると金型からの離型が悪く、多すぎるとリードフレームなどとの接着が悪くなる。
本発明のエポキシ樹脂組成物には無機充填剤と樹脂成分との接着性を高めるためにカップリング剤を配合することができる。カップリング剤としては従来公知のものをいずれも使用できるが、例えばビニルアルコキシシラン、エポキシアルコキシシラン、スチリルアルコキシシラン、メタクリロキシアルコキシシラン、アクリロキシアルコキシシラン、アミノアルコキシシラン、メルカプトアルコキシシラン、イソシアナートアルコキシシランなどの各種アルコキシシラン化合物、アルコキシチタン化合物、アルミニウムキレート類などが挙げられる。これらは単独で使用しても2種以上併用しても良い。カップリング剤の添加方法は、カップリング剤であらかじめ無機充填剤表面を処理した後、樹脂と混練しても良いし、樹脂にカップリング剤を混合してから無機充填剤を混練しても良い。
更に本発明のエポキシ樹脂組成物には、必要に応じて公知の添加剤を配合することが出来る。用いうる添加剤の具体例としては、ポリブタジエンおよびこの変性物、アクリロニトリル共重合体の変性物、ポリフェニレンエーテル、ポリスチレン、ポリエチレン、ポリイミド、フッ素樹脂、マレイミド系化合物、シアネートエステル系化合物、シリコーンゲル、シリコーンオイル、並びにカーボンブラック、フタロシアニンブルー、フタロシアニングリーン等の着色剤などがあげられる。
本発明のエポキシ樹脂組成物には、必要に応じて公知のマレイミド系化合物を配合することができる。用いうるマレイミド化合物の具体例としては、4,4’-ジフェニルメタンビスマレイミド、ポリフェニルメタンマレイミド、m-フェニレンビスマレイミド、2,2’-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、4,4’-ジフェニルエーテルビスマレイミド、4,4’-ジフェニルスルフォンビスマレイミド、1,3-ビス(3-マレイミドフェノキシ)ベンゼン、1,3-ビス(4-マレイミドフェノキシ)ベンゼンなどが挙げられるがこれらに限定されるものではない。これらは単独で用いてもよく、2種以上併用してもよい。マレイミド系化合物を配合する際は、必要により硬化促進剤を配合するが、前記硬化促進剤や、有機過酸化物、アゾ化合物などのラジカル重合開始剤などを使用できる。
本発明のエポキシ樹脂組成物は、上記各成分を均一に混合することにより得られる。本発明のエポキシ樹脂組成物は従来知られている方法と同様の方法で容易にその硬化物とすることができる。例えば、エポキシ樹脂と硬化剤、並びに必要により硬化促進剤、無機充填剤、離型剤、シランカップリング剤及び添加剤とを必要に応じて押出機、ニーダ、ロール等を用いて均一になるまで充分に混合することにより本発明のエポキシ樹脂組成物を得て、これを溶融注型法あるいはトランスファー成型法やインジェクション成型法、圧縮成型法などによって成型し、更に80~200℃で2~10時間に加熱することにより硬化物を得ることができる。
また本発明のエポキシ樹脂組成物は必要に応じて溶剤を含んでいてもよい。溶剤を含むエポキシ樹脂組成物(エポキシ樹脂ワニス)はガラス繊維、カーボン繊維、ポリエステル繊維、ポリアミド繊維、アルミナ繊維、紙などの繊維状物質(基材)に含浸させ加熱乾燥して得たプリプレグを熱プレス成形することにより、本発明のエポキシ樹脂組成物の硬化物とすることができる。このエポキシ樹脂組成物の溶剤含量は、内割りで通常10~70重量%、好ましくは15~70重量%程度である。溶剤としては例えばγ-ブチロラクトン類、N-メチルピロリドン、N,N-ジメチルホルムアミド、N,N-ジメチルアセトアミド、N,N-ジメチルイミダゾリジノン等のアミド系溶剤;テトラメチレンスルフォン等のスルフォン類;ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、プロピレングリコールモノブチルエーテル等のエーテル系溶剤、好ましくは低級(炭素数1~3)アルキレングリコールのモノ又はジ低級(炭素数1~3)アルキルエーテル;メチルエチルケトン、メチルイソブチルケトン等のケトン系溶剤、より好ましくは2つのアルキル基が同一でも異なってもよいジ低級(炭素数1~3)アルキルケトン;トルエン、キシレンなどの芳香族系溶剤等が挙げられる。これらは単独であっても、また2以上の混合溶媒であってもよい。
また、剥離フィルム上に前記エポキシ樹脂ワニスを塗布し加熱下で溶剤を除去、Bステージ化を行うことによりシート状の接着剤(本発明のシート)を得ることができる。このシート状接着剤は多層基板などにおける層間絶縁層として使用することができる。
また、本発明のエポキシ樹脂組成物および/または樹脂シートを加熱溶融して低粘度化して繊維基材に含浸させることにより本発明のプリプレグを得ることもできる。
また、ワニス状のエポキシ樹脂組成物を、繊維基材に含浸させて加熱乾燥させることにより本発明のプリプレグを得ることもできる。上記のプリプレグを所望の形に裁断、積層後、積層物にプレス成形法やオートクレーブ成形法、シートワインディング成形法などで圧力をかけながらエポキシ樹脂組成物を加熱硬化させることにより本発明のFRPを得ることができる。また、プリプレグの積層時に銅箔や有機フィルムを積層することもできる。
さらに、本発明のFRPの成形方法は、上記の方法のほかに、公知の方法にて成形して得ることもできる。例えば、炭素繊維基材(通常、炭素繊維織物を使用)を裁断、積層、賦形してプリフォーム(樹脂を含浸する前の予備成形体)を作製、プリフォームを成形型内に配置して型を閉じ、樹脂を注入してプリフォームに含浸、硬化させた後、型を開いて成形品を取り出すレジントランスファー成形技術(RTM法)を用いることもできる。
また、RTM法の一種である、例えば、VaRTM法、SCRIMP(Seeman’s Composite Resin Infusion Molding Process)法、特表2005-527410記載の樹脂供給タンクを大気圧よりも低い圧力まで排気し、循環圧縮を用い、かつ正味の成形圧力を制御することにとよって、樹脂注入プロセス、特にVaRTM法をより適切に制御するCAPRI(Controlled Atmospheric Pressure Resin Infusion)法なども用いることができる。
また、RTM法の一種である、例えば、VaRTM法、SCRIMP(Seeman’s Composite Resin Infusion Molding Process)法、特表2005-527410記載の樹脂供給タンクを大気圧よりも低い圧力まで排気し、循環圧縮を用い、かつ正味の成形圧力を制御することにとよって、樹脂注入プロセス、特にVaRTM法をより適切に制御するCAPRI(Controlled Atmospheric Pressure Resin Infusion)法なども用いることができる。
さらに、繊維基材を樹脂シート(フィルム)で挟み込むフィルムスタッキング法や、含浸向上のため強化繊維基材にパウダー状の樹脂を付着させる方法、繊維基材に樹脂を混ぜる過程において流動層あるいは流体スラリー法を用いる成形方法(Powder Impregnated Yarn)、繊維基材に樹脂繊維を混繊させる方法も用いることができる。
炭素繊維としては、アクリル系、ピッチ系、レーヨン系などの炭素繊維が挙げられ、なかでも引張強度の高いアクリル系の炭素繊維が好ましく用いられる。炭素繊維の形態としては、有撚糸、解撚糸および無撚糸等を使用することができるが、繊維強化複合材料の成形性と強度特性のバランスが良いため、解撚糸または無撚糸が好ましく用いられる。
本発明で得られる硬化物は上述の基板やCFRPなどの用途以外にも各種用途に使用できる。詳しくはエポキシ樹脂等の熱硬化性樹脂が使用される一般の用途が挙げられ、例えば、接着剤、塗料、コーティング剤、成形材料(シート、フィルム、FRP等を含む)、絶縁材料(電線被覆等を含む)、封止剤の他、他樹脂等への添加剤等が挙げられる。
接着剤としては、土木用、建築用、自動車用、一般事務用、医療用の接着剤の他、電子材料用の接着剤が挙げられる。これらのうち電子材料用の接着剤としては、ビルドアップ基板等の多層基板の層間接着剤、ダイボンディング剤、アンダーフィル等の半導体用接着剤、BGA補強用アンダーフィル、異方性導電性フィルム(ACF)、異方性導電性ペースト(ACP)等の実装用接着剤等が挙げられる。
封止剤としては、コンデンサ、トランジスタ、ダイオード、発光ダイオード、IC、LSI用などのポッティング、ディッピング、トランスファーモールド封止、IC、LSI類のCOB、COF、TABなど用のといったポッティング封止、フリップチップ用のアンダーフィル、QFP、BGA、CSPなどのICパッケージ類実装時の封止(補強用アンダーフィルを含む)などを挙げることができる。
以下に実施例を挙げて本発明をさらに具体的に説明する。以下に示す材料、処理内容、処理手順等は、本発明の趣旨を逸脱しない限り適宜変更することができる。したがって、本発明の範囲は以下に示す具体例により限定的に解釈されるべきものではない。
各種分析方法について以下の条件で行った。
・エポキシ当量
JIS K-7236に記載された方法で測定し、単位はg/eq.である。
・軟化点
JIS K-7234に準拠した方法で測定し、単位は℃である。
・溶融粘度
ICI溶融粘度(150℃)コーンプレート法で測定し、単位はPa・sである。
・エポキシ当量
JIS K-7236に記載された方法で測定し、単位はg/eq.である。
・軟化点

[合成例1]
撹拌機、還流冷却管、撹拌装置を備えたフラスコに、フェノール333重量部、濃塩酸0.5部を仕込み、撹拌、溶解後、窒素を吹き込みながら加熱して温度を70℃に保ちながら4,4’-ビスクロロメチルビフェニル240重量部を4時間かけて連続的に添加した。添加終了後、同温度で更に2時間、80℃でさらに2時間反応を行った。反応終了後、加熱減圧下において過剰のフェノールを留去し、フェノール樹脂(P1)304重量部を得た。得られたフェノール樹脂の残存フェノールは0.15%、軟化点133℃、150℃におけるICI溶融粘度は0.12Pa・sであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は40.5面積%であることを確認した(UV-254nm)
撹拌機、還流冷却管、撹拌装置を備えたフラスコに、フェノール333重量部、濃塩酸0.5部を仕込み、撹拌、溶解後、窒素を吹き込みながら加熱して温度を70℃に保ちながら4,4’-ビスクロロメチルビフェニル240重量部を4時間かけて連続的に添加した。添加終了後、同温度で更に2時間、80℃でさらに2時間反応を行った。反応終了後、加熱減圧下において過剰のフェノールを留去し、フェノール樹脂(P1)304重量部を得た。得られたフェノール樹脂の残存フェノールは0.15%、軟化点133℃、150℃におけるICI溶融粘度は0.12Pa・sであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は40.5面積%であることを確認した(UV-254nm)
[合成例2]
撹拌機、還流冷却管、撹拌装置を備えたフラスコに、フェノール693重量部、パラトルエンスルホン酸0.006重量部、炭酸ナトリウム75重量部を仕込み、撹拌、溶解後、窒素を吹き込みながら加熱して温度を105℃に保ちながら4,4’-ビスクロロメチルビフェニル799重量部を4時間かけて連続的に添加した。添加終了後、同温度で更に1.5時間反応を行った。反応終了後、トリポリリン酸ナトリウム11.7重量部を加えて30分撹拌した後、加熱減圧下において過剰のフェノールを留去し、フェノール樹脂(P2)1080重量部を得た。得られたフェノール樹脂の残存フェノールは0.01%、軟化点86.2℃、150℃におけるICI溶融粘度は0.53Pa・sであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は24.5面積%であることを確認した(UV-254nm)
撹拌機、還流冷却管、撹拌装置を備えたフラスコに、フェノール693重量部、パラトルエンスルホン酸0.006重量部、炭酸ナトリウム75重量部を仕込み、撹拌、溶解後、窒素を吹き込みながら加熱して温度を105℃に保ちながら4,4’-ビスクロロメチルビフェニル799重量部を4時間かけて連続的に添加した。添加終了後、同温度で更に1.5時間反応を行った。反応終了後、トリポリリン酸ナトリウム11.7重量部を加えて30分撹拌した後、加熱減圧下において過剰のフェノールを留去し、フェノール樹脂(P2)1080重量部を得た。得られたフェノール樹脂の残存フェノールは0.01%、軟化点86.2℃、150℃におけるICI溶融粘度は0.53Pa・sであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は24.5面積%であることを確認した(UV-254nm)
[実施例1]
合成例1で得られたフェノール樹脂(P1)200重量部に対してエピクロロヒドリン475重量部、ジメチルスルホキシド143重量部、ジメチルスルフィド0.76重量部、ジメチルジスルフィド0.06部を反応容器に仕込み、窒素雰囲気下、撹拌、溶解後、温度を45℃に保持しながら、フレーク状の水酸化ナトリウム42重量部を2時間かけて連続的に添加した。水酸化ナトリウム添加完了後、45℃で2時間、70℃で1時間更に反応を行った。ついで水洗を繰り返し、副成塩などを除去した後、油層から加熱減圧下において過剰のエピクロロヒドリン等を留去し、残留物に512重量部のメチルイソブチルケトンを添加し溶解した。このメチルイソブチルケトン溶液を70℃に加熱し30%水酸化ナトリウム水溶液20重量部を添加し、1時間反応させた後、反応液の水洗を洗浄液が中性となるまで繰り返した。ついで油層から加熱減圧下においてメチルイソブチルケトンを留去することによりエポキシ樹脂混合物(EP1)を220重量部得た。得られたエポキシ樹脂混合物のエポキシ当量は276g/eq.、軟化点57.9℃、ICI溶融粘度0.09Pa・s(150℃)であった。エポキシ樹脂(EP1)中の硫黄含有量は燃焼法での定量により、24ppmであることを確認した。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は32.93面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。
合成例1で得られたフェノール樹脂(P1)200重量部に対してエピクロロヒドリン475重量部、ジメチルスルホキシド143重量部、ジメチルスルフィド0.76重量部、ジメチルジスルフィド0.06部を反応容器に仕込み、窒素雰囲気下、撹拌、溶解後、温度を45℃に保持しながら、フレーク状の水酸化ナトリウム42重量部を2時間かけて連続的に添加した。水酸化ナトリウム添加完了後、45℃で2時間、70℃で1時間更に反応を行った。ついで水洗を繰り返し、副成塩などを除去した後、油層から加熱減圧下において過剰のエピクロロヒドリン等を留去し、残留物に512重量部のメチルイソブチルケトンを添加し溶解した。このメチルイソブチルケトン溶液を70℃に加熱し30%水酸化ナトリウム水溶液20重量部を添加し、1時間反応させた後、反応液の水洗を洗浄液が中性となるまで繰り返した。ついで油層から加熱減圧下においてメチルイソブチルケトンを留去することによりエポキシ樹脂混合物(EP1)を220重量部得た。得られたエポキシ樹脂混合物のエポキシ当量は276g/eq.、軟化点57.9℃、ICI溶融粘度0.09Pa・s(150℃)であった。エポキシ樹脂(EP1)中の硫黄含有量は燃焼法での定量により、24ppmであることを確認した。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は32.93面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。
[実施例2]
合成例2で得られたフェノール樹脂(P2)200重量部に対してエピクロロヒドリン381重量部、ジメチルスルホキシド95.3重量部、ジメチルスルフィド0.65重量部、ジメチルジスルフィド0.78重量部を反応容器に仕込み、窒素雰囲気下、撹拌、溶解後、温度を45℃に保持しながら、フレーク状の水酸化ナトリウム34.6重量部を2時間かけて連続的に添加した。水酸化ナトリウム添加完了後、45℃で2時間、70℃で1時間更に反応を行った。ついで水洗を繰り返し、副成塩などを除去した後、油層から加熱減圧下において過剰のエピクロロヒドリン等を留去し、残留物に444重量部のメチルイソブチルケトンを添加し溶解した。このメチルイソブチルケトン溶液を70℃に加熱し30%水酸化ナトリウム水溶液8.2重量部を添加し、1時間反応させた後、反応液の水洗を洗浄液が中性となるまで繰り返した。ついで油層から加熱減圧下においてメチルイソブチルケトンを留去することによりエポキシ樹脂混合物(EP2)を222重量部得た。得られたエポキシ樹脂混合物のエポキシ当量は292g/eq.、軟化点69℃、ICI溶融粘度0.31Pa・s(150℃)であった。エポキシ樹脂(EP2)中の硫黄含有量は燃焼法での定量により、52ppmであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は22.1面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。

[実施例3]
合成例2で得られたフェノール樹脂(P2)200重量部に対してエピクロロヒドリン381重量部、ジメチルスルホキシド95.3重量部、ジメチルスルフィド0.59重量部、ジメチルジスルフィド0.04重量部を反応容器に仕込み、窒素雰囲気下、撹拌、溶解後、温度を45℃に保持しながら、フレーク状の水酸化ナトリウム34.6重量部を2時間かけて連続的に添加した。水酸化ナトリウム添加完了後、45℃で2時間、70℃で1時間更に反応を行った。ついで水洗を繰り返し、副成塩などを除去した後、油層から加熱減圧下において過剰のエピクロロヒドリン等を留去し、残留物に444重量部のメチルイソブチルケトンを添加し溶解した。このメチルイソブチルケトン溶液を70℃に加熱し30%水酸化ナトリウム水溶液8.2重量部を添加し、1時間反応させた後、反応液の水洗を洗浄液が中性となるまで繰り返した。ついで油層から加熱減圧下においてメチルイソブチルケトンを留去することによりエポキシ樹脂(EP3)を215重量部得た。得られたエポキシ樹脂のエポキシ当量は296g/eq.、軟化点69.8℃、ICI溶融粘度0.33Pa・s(150℃)であった。エポキシ樹脂(EP3)中の硫黄含有量は燃焼法での定量により、19ppmであった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は20.2面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。

[比較例1]
実施例2において、ジメチルスルフィドおよびジメチルジスルフィドを0重量部とした以外は同様に合成することでエポキシ樹脂(EP4)を218重量部得た。得られたエポキシ樹脂混合物のエポキシ当量は289g/eq.、軟化点が67.1℃、ICI溶融粘度0.24Pa・s(150℃)であった。エポキシ樹脂(EP4)中の硫黄含有量は燃焼法での定量により、5ppm未満であった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は21.5面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。
実施例2において、ジメチルスルフィドおよびジメチルジスルフィドを0重量部とした以外は同様に合成することでエポキシ樹脂(EP4)を218重量部得た。得られたエポキシ樹脂混合物のエポキシ当量は289g/eq.、軟化点が67.1℃、ICI溶融粘度0.24Pa・s(150℃)であった。エポキシ樹脂(EP4)中の硫黄含有量は燃焼法での定量により、5ppm未満であった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は21.5面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。
[比較例2]
合成例2で得られたフェノール樹脂(P2)200重量部に対してエピクロロヒドリン381重量部、ジメチルスルホキシド45重量部、ブタノール5部を反応容器に仕込み、窒素雰囲気下、撹拌、溶解後、温度を45℃に保持しながら、フレーク状の水酸化ナトリウム39重量部を2時間かけて連続的に添加した。水酸化ナトリウム添加完了後、45℃で2時間、70℃で1時間更に反応を行った。ついで水洗を繰り返し、副成塩などを除去した後、油層から加熱減圧下において過剰のエピクロロヒドリン等を留去し、残留物に444重量部のメチルイソブチルケトンを添加し溶解した。このメチルイソブチルケトン溶液を70℃に加熱し30%水酸化ナトリウム水溶液10重量部を添加し、1時間反応させた後、反応液の水洗を洗浄液が中性となるまで繰り返した。ついで油層から加熱減圧下においてメチルイソブチルケトンを留去することによりエポキシ樹脂(EP5)を211重量部得た。得られたエポキシ樹脂のエポキシ当量は312g/eq.、軟化点66.9℃、ICI溶融粘度0.25Pa・s(150℃)であった。エポキシ樹脂(EP5)中の硫黄含有量は燃焼法での定量により、5ppm未満であった。ゲルパーミエーションンクロマトグラフィーによる解析においてn=1は21.4面積%であることを確認した(UV-254nm)。さらに、抽出水(95℃抽出)のイオンクロマトグラフィーの結果、硫化物イオンの定量値は<1ppmであることを確認した。

エポキシ樹脂(EP1、EP2、EP3)、比較用エポキシ樹脂(EP5)をそれぞれ主剤とし、硬化剤としてフェノールノボラック(略称;PN、水酸基当量106g/eq.)、硬化促進剤としてトリフェニルホスフィン(略称;TPP)を用いて表1の配合組成に示す重量比で配合、二本ロールで混錬、タブレット化後、トランスファー成形で樹脂成形体を調製し、160℃2時間、更に180℃6時間の硬化条件で硬化させた。
エポキシ樹脂(EP1、EP2、EP3)、比較用エポキシ樹脂(EP5)をそれぞれ主剤とし、硬化剤としてフェノールノボラック(略称;PN、水酸基当量106g/eq.)、硬化促進剤としてトリフェニルホスフィン(略称;TPP)を用いて表1の配合組成に示す重量比で配合、二本ロールで混錬、タブレット化後、トランスファー成形で樹脂成形体を調製し、160℃2時間、更に180℃6時間の硬化条件で硬化させた。
物性値の測定は以下の条件で測定した。

[実施例7、8、9 比較例4]

表1、図1の結果より、実施例4~6は30℃において優れた最大点応力および歪を有することが確認された。さらに表2、図2の結果より実施例7、8は120℃において優れた最大点応力および歪を有することが確認された。特に、硫黄量の多い実施例5、7は30℃、120℃いずれにおいても、特に優れた最大点応力および歪を有することが確認された。
すなわち、本発明のエポキシ樹脂混合物は室温および高温領域で優れた機械強度と靭性を示す硬化物を与えることができるということが確認された。
本発明は電気電子部品用絶縁材料(高信頼性半導体封止材料など)及び積層板(プリント配線板、ビルドアップ基板など)やFRPを始めとする各種複合材料、接着剤、塗料等、中でも特に積層板等の用途に有用であり、金属箔張り積層板、ビルドアップ基板用絶縁材料、フレキシブル基板材料などに有用である。
