Abstract

Description
本発明は、改質窒化アルニウム原料の製造方法、改質窒化アルミニウム原料、窒化アルミニウム結晶の製造方法、及びダウンフォール抑制方法に関する。
窒化アルミニウム(AlN)は、高い熱電導性、優れた電気絶縁性を有し、半導体基板、半導体パッケージ基材をはじめとする、各種の用途に幅広く利用されている。
近年では、AlNが有する広いバンドギャップ(6.28eV)が注目され、深紫外線(UV-C)を出力する発光ダイオード(LED:Light Emitting Diode)への応用が期待されている。
しかし、AlN単体の基板は小径であり、かつ高価であるため、大口径で安価な基板として、AlN膜を他の材料からなる基板の上に形成した異種基板がしばしば用いられている。
例えば、特許文献1には、サファイア基板と、前記サファイア基板の第1主面に形成された第1のAlN膜と、前記サファイア基板の前記第1主面と反対側の第2主面に形成されたAlN膜とを備える、基板が記載されている。
AlNは、高融点材料であることから、シリコンのように大口径かつ高品質な単結晶を得やすい融液法による単結晶成長が困難である。したがって、気相法を中心とした単結晶成長を行う必要がある。
しかし、半導体基板として十分に高品質な窒化アルミニウム単結晶ウェハ径は、現時点で2インチが限界である。

高品質、かつ大口径のAlN単結晶を製造できない理由の一つとして、AlNの結晶成長における異方性が挙げられる。
AlNは、熱力学的にm方向(成長面に対して平行な方向)成長よりも、c方向(成長面に対して垂直な方向)成長が優位となり、ウェハ径を広げる方向には成長し難いという問題があった。

このように、AlN単結晶のホモ成長では、ウェハ径を広げるのが困難であったから、比較的広大なウェハ径を有し、かつAlNと比較的格子不整合が小さいSiCを基板として、当該SiC基板上にAlN結晶をヘテロ成長させる方法が考えられてきた。
しかし、図1に示すように、AlN成長層10とSiC基板20とでは、熱膨張係数に大きな差があり、AlN結晶成長プロセスにおける冷却過程において、SiCと比してAlNは収縮率が高いため、AlN成長層10において多くのクラックが発生するという問題があった。
この問題に対し、本発明者らは、SiC基板に貫通加工等の、SiC基板の強度を低下させ、膨張率、伸縮率を向上させる加工を施したSiC脆加工基板21を用いることでで、AlNとSiCの熱膨張係数差による冷却時におけるAlNへの応力を緩和させる方法を提案している(本出願と同日出願、図2参照)。
SiC基板の膨張、収縮率を向上させる加工を施すことで、冷却時におけるクラックがSiC脆加工基板21に発生することになり、AlN成長層10においては、クラックの発生を抑制することが可能となった。
このように、本発明者らは、AlNのヘテロ成長におけるクラックの発生を抑制する方法を見出したが、当該方法を実用化するにあたり、さらなる課題に直面した。
上述したSiC脆加工基板21は、機械強度が大幅に低下するため、従前のフェイスダウン方式(基板の成長面が下を向き、当該成長面に対向する位置にAlN成長用原料40が配置される方式)では、SiC脆加工基板21の端のみが支持されるため、重量によってたわみが発生し、基板が破損してしまうという問題があった(図3)。
この問題に対して、本発明者らは、従前のフェイスダウン方式から、フェイスアップ方式(基板の成長面が上を向き、当該成長面に対向する位置にAlN成長用原料40が配置される方式)への変更を検討した(図4)。
フェイスアップ方式では、SiC脆加工基板21全体を支持することが可能となるため、SiC脆加工基板21の強度が大幅に低い場合であっても、たわみが発生することはない。
その一方で、AlN成長用原料40が上方に位置することで、当該原料が固体のままSiC基板に付着してしまい(ダウンフォール)、このダウンフォールが、欠陥の起点や、AlN成長結晶の多結晶化の要因となり得る(図4)。
したがって、本発明は、ダウンフォールを抑制するための、改質されたAlN原料を提供することを課題とする。
上記課題を解決する本発明は、嵩密度が2.0g/cm3以上であり、開気孔率が10%以下である窒化アルミニウム焼結体からなる、改質窒化アルミニウム原料である。
このような改質窒化アルミニウム原料は、ダウンフォールが抑制され、フェイスダウン方式の結晶成長用のソース原料に適している。

本発明の好ましい形態では、炭素含有量が1000ppm以下であり、酸素含有量が10000ppm以下である。

上記課題を解決する本発明は、窒化アルミニウム原料を加熱処理し、窒化アルミニウム焼結体を生成する加熱処理工程を含む、改質窒化アルミニウム原料の製造方法である。
窒化アルミニウム原料を加熱処理することで、フェイスアップ方式の配置でAlN結晶成長を行った場合であっても、ダウンフォールが抑制された改質窒化アルミニウム原料を製造することができる。

(1)AlN原料
本発明は、窒化アルミニウム(AlN)原料を加熱処理することによる、改質AlN原料の製造方法である。
本発明においてAlN原料とは、加熱処理によりAlN焼結体が生成される原料を意味し、AlNの粉体、粒体(粉粒体)、成形体のみならず、Al粉粒体、Al成形体を含む。Al粉粒体、Al成形体は、窒素雰囲気下で加熱処理することで、窒化反応が進行し、AlN焼結体を生成することができる。
本発明は、窒化アルミニウム(AlN)原料を加熱処理することによる、改質AlN原料の製造方法である。
本発明においてAlN原料とは、加熱処理によりAlN焼結体が生成される原料を意味し、AlNの粉体、粒体(粉粒体)、成形体のみならず、Al粉粒体、Al成形体を含む。Al粉粒体、Al成形体は、窒素雰囲気下で加熱処理することで、窒化反応が進行し、AlN焼結体を生成することができる。
AlN原料として粉粒体を用いる場合には、当該粉粒体のメディアン径(d50)が、50μm以下が好ましく、30μm以下がより好ましくは、10μm以下がさらに好ましく、5μm以下が特に好ましく、3μm以下がより好ましく、1μm以下が最も好ましい。
AlN原料としてメディアン径が小さい粉粒体を用いることで、よりダウンフォール抑制作用に優れた改質AlN原料を効率良く製造することができる。

AlN原料としては、不純物量が10000ppm以下のものが好ましい。より好ましくは、AlN原料の不純物量が8000ppm以下であり、さらに好ましくは6000ppm以下であり、特に好ましくは5000ppm以下である。
また、AlN原料に含まれる不純物の中でも、炭素原子(C)の含有量は、好ましくは1000ppm以下であり、より好ましくは800ppm以下であり、さらに好ましくは600ppm以下であり、特に好ましくは400ppm以下であり、さらに好ましくは200ppm以下であり、最も好ましくは100ppm以下である。
さらに、AlN原料に含まれる不純物の中でも、酸素原子(O)の含有量は、好ましくは10000ppm以下であり、より好ましくは8000ppm以下であり、さらに好ましくは6000ppm以下であり、特に好ましくは5000ppm以下である。
また、AlN原料に含まれる不純物の中でも、炭素原子(C)の含有量は、好ましくは1000ppm以下であり、より好ましくは800ppm以下であり、さらに好ましくは600ppm以下であり、特に好ましくは400ppm以下であり、さらに好ましくは200ppm以下であり、最も好ましくは100ppm以下である。
さらに、AlN原料に含まれる不純物の中でも、酸素原子(O)の含有量は、好ましくは10000ppm以下であり、より好ましくは8000ppm以下であり、さらに好ましくは6000ppm以下であり、特に好ましくは5000ppm以下である。
不純物が多量に存在するAlN原料を、AlN結晶の成長用原料として用いると、AlN結晶に不純物に起因する欠陥が導入される恐れがある。したがって、AlN原料としては、不純物が少ないものを用いることが好ましい。
AlN原料は、アルミニウムを直接窒化することにより生成されたものであることが好ましい。このように生成されたAlN原料は、不純物の含有量が少ない。
(2)加熱処理工程
AlN原料の加熱処理方法は、特に限定されず、いわゆる無加圧焼結、加圧焼結の他に、結果としてAlN焼結体が生成される条件で行われる加熱処理が含まれる。

無加圧焼結としては、雰囲気焼結、熱プラズマ焼結、マイクロ波・ミリ波焼結等が挙げられる。AlN原料としてAl粉粒体を用いる場合には、反応焼結を行うこともできる。
加圧焼結としては、ホットプレス焼結(HP)、真空ホットプレス焼結(VHP)及び放電プラズマ焼結(パルス通電法、パルス通電加圧焼結法、SPS)等が挙げられる。
本発明において、AlN焼結体は、加圧焼結により製造されることが好ましく、放電プラズマ焼結により製造されることがより好ましい。
加圧焼結としては、ホットプレス焼結(HP)、真空ホットプレス焼結(VHP)及び放電プラズマ焼結(パルス通電法、パルス通電加圧焼結法、SPS)等が挙げられる。
本発明において、AlN焼結体は、加圧焼結により製造されることが好ましく、放電プラズマ焼結により製造されることがより好ましい。
放電プラズマ焼結は、グラファイト製の焼結型、及び焼結対象の材料に直接パルス電圧、電流を印加し、自己発熱と加圧を焼結の駆動力として利用する方法であり、電気炉等を用いた雰囲気加熱と比して、急速昇温、及び冷却が可能である。そのため、粒成長が抑制された緻密な焼結体を効率良く製造することができる。
AlN焼結体の製造において、必要に応じて、焼結助剤を添加してもよい。焼結助剤としては、酸化カルシウム(CaO)、酸化アルミニウム(Al2O3)、酸化イットリウム(Y2O3)等を用いることができる。
AlN焼結体を製造するための焼結温度は、焼結助剤の有無、焼結助剤の種類により異なるが、1400℃以上、2400℃未満の温度で焼結を行うことができる。また、焼結温度は、1600℃以上がより好ましく、1700℃以上がさらに好ましく、1800℃以上が特に好ましく、1850℃以上が最も好ましい。
また、前記雰囲気温度は、2100℃以下がより好ましく、2000℃以下がさらに好ましく、1950℃以下が特に好ましい。

AlN原料の加熱処理時間は、焼結方法により適宜設定することができる。
加熱処理の手法として加圧焼結を採用する場合には、加熱処理時間を1分~2時間程度とすることができ、5分~1時間程度とすることができる。
加熱処理の手法として無加圧焼結を採用する場合には、加熱処理時間を1時間以上、3時間以上、5時間以上、10時間以上、20時間以上、30時間以上、40時間以上、50時間以上、60時間以上、70時間以上、80時間以上とすることができる。
加熱処理の手法として加圧焼結を採用する場合には、加熱処理時間を1分~2時間程度とすることができ、5分~1時間程度とすることができる。
加熱処理の手法として無加圧焼結を採用する場合には、加熱処理時間を1時間以上、3時間以上、5時間以上、10時間以上、20時間以上、30時間以上、40時間以上、50時間以上、60時間以上、70時間以上、80時間以上とすることができる。
加熱処理は、不活性ガス雰囲気下で行ってもよく、例えば窒素ガス雰囲気下で行ってもよい。
この場合、不活性ガスの流量は、特に限定されないが、好ましくは0.5~20slmであり、より好ましくは1~10slmであり、さらに好ましくは1~5slmであり、特に好ましくは2~4slmである。

加熱処理の際に用いる治具、具体的には、AlN原料を収容する容器、セッター、プレス型、プレス棒等の治具としては、カーボンの含有量が1質量%以下の治具を用いることが好ましい。治具は、より好ましくはカーボンの含有量が0.5質量%以下であり、さらに好ましくは0.1質量%以下であり、特に好ましくは0.01質量%以下であり、さらに好ましくは0.001質量%以下であり、最も好ましくはカーボンを含まないことが好ましい。
加熱処理に用いる治具に炭素が含まれていると、加熱処理により治具からAlN原料に炭素が供給され、改質AlN原料の炭素含有量が増大してしまう恐れがある。治具の素材として炭素を極力減らすことで、改質AlN原料中の炭素含有量、すなわち、不純物量を低くすることができる。
治具に使用される材料としては、窒化ホウ素、タングステン、炭化タングステン、タンタル、炭化タンタル、モリブデン、炭化モリブデン等の耐熱材料が例示できる。
加熱処理工程により得たAlN焼結体は、アニーリング処理し、酸素、及び/又は使用した場合には焼結助剤を除去することが好ましい。
アニーリング処理の温度としては、1800℃以上が好ましく、1900℃以上がより好ましい。
アニーリング処理の時間としては、3時間以上が好ましく、5時間以上がより好ましく、7時間以上がさらに好ましく、10時間以上が特に好ましい。
アニーリング処理は、非酸化雰囲気で行うことが好ましい。非酸化雰囲気としては、窒素、アルゴン、又はHe等の不活性ガス雰囲気、及び真空雰囲気等が例示できる。
アニーリング処理の温度としては、1800℃以上が好ましく、1900℃以上がより好ましい。
アニーリング処理の時間としては、3時間以上が好ましく、5時間以上がより好ましく、7時間以上がさらに好ましく、10時間以上が特に好ましい。
アニーリング処理は、非酸化雰囲気で行うことが好ましい。非酸化雰囲気としては、窒素、アルゴン、又はHe等の不活性ガス雰囲気、及び真空雰囲気等が例示できる。
(3)成形工程
加熱処理方法として、無加圧焼結を採用する場合、加熱処理工程より前に、AlN原料を成形してAlN成形体を製造する成形工程を備えてもよい。

(4)エッチング工程
上述した加熱処理工程により生成されたAlN焼結体は、さらにエッチングすることが好ましい。エッチングを行うことで、よりダウンフォール抑制効果に優れた改質AlN原料となる。
エッチングの手段としては、ケミカルエッチングを採用することが好ましい。
ケミカルエッチングとしては、反応性ガス雰囲気下における熱エッチング、及びウェットエッチングが例示できる。
反応性ガス雰囲気下における熱エッチングとしては、水素エッチング、ハロゲン化ガスを使用したエッチングが例示できる。
ウェットエッチングとしては、KOHを用いたウェットエッチングが例示できる。
上述した加熱処理工程により生成されたAlN焼結体は、さらにエッチングすることが好ましい。エッチングを行うことで、よりダウンフォール抑制効果に優れた改質AlN原料となる。
エッチングの手段としては、ケミカルエッチングを採用することが好ましい。
ケミカルエッチングとしては、反応性ガス雰囲気下における熱エッチング、及びウェットエッチングが例示できる。
反応性ガス雰囲気下における熱エッチングとしては、水素エッチング、ハロゲン化ガスを使用したエッチングが例示できる。
ウェットエッチングとしては、KOHを用いたウェットエッチングが例示できる。
AlN焼結体をエッチングすることで、よりダウンフォール抑制効果に優れた改質AlN原料となる。
(5)改質AlN原料
また、本発明は、上記製造方法により製造された、改質AlN原料に関する。

本発明者らは、上述した加熱処理により得られたAlN焼結体が、大きく分けて3つのグループに分類することができることを見出した。表1に、3つのグループの物性、性状についてそれぞれまとめる。
また、図5に、見掛け密度及び嵩密度の違いについて説明する説明図を示す。
図5(a)に示す通り、見掛け密度とは、AlN成長用原料40自身(物質自身)が占める体積に、閉気孔41の体積を加えた体積を密度算定用の体積として求められる密度である。
一方、嵩密度とは、AlN成長用原料40自身が占める体積、閉気孔41の体積に加えて、開気孔42の体積も加えた体積を、密度算定用の体積として求められる密度である。
図5(a)に示す通り、見掛け密度とは、AlN成長用原料40自身(物質自身)が占める体積に、閉気孔41の体積を加えた体積を密度算定用の体積として求められる密度である。
一方、嵩密度とは、AlN成長用原料40自身が占める体積、閉気孔41の体積に加えて、開気孔42の体積も加えた体積を、密度算定用の体積として求められる密度である。
グループI及びグループIIのAlN焼結体は、見掛け密度と嵩密度の差がほとんどない。すなわち、見掛け密度と嵩密度の差は、開気孔の差であるといえるから、グループI及びグループIIのAlN焼結体は、開気孔が少ない、又はほとんど無い性状であるといえる。
一方で、グループIは、グループIIと比して相対的に見掛け密度、及び嵩密度の絶対値が低い。したがって、グループIは、グループIIと比して相対的に体積が大きいことがわかり、上述の通り、グループI及びグループIIのAlN焼結体は開気孔が少ない性状であるから、この体積の差は、閉気孔の体積の差であるといえる。すなわち、グループIは、グループIIと比して相対的に閉気孔の割合が大きいといえる。
一方、グループIIは、グループIと比して、相対的に体積が小さく、すなわち相対的に閉気孔の割合が小さいといえる。
一方、グループIIは、グループIと比して、相対的に体積が小さく、すなわち相対的に閉気孔の割合が小さいといえる。
グループIIIは、見掛け密度と嵩密度に差があり、具体的には、見掛け密度よりも嵩密度が低い。
上述の通り、見掛け密度と嵩密度の差は、開気孔の体積の差であるといえるため、グループIIIのAlN焼結体は、開気孔の体積が高いといえる。

以下、各グループに属するAlN焼結体の物性について、より詳細に説明を加える。また、グループI~IIIのAlN焼結体は、それぞれ改質AlN原料I~IIIと称する。
(改質AlN原料I)
改質AlN原料Iの見掛け密度は、好ましくは3.2g/cm3未満であり、より好ましくは3.15g/cm3未満である。また、改質AlN原料Iの見掛け密度は、2.0g/cm3以上が好ましく、2.5g/cm3以上がより好ましく、2.7g/cm3以上がさらに好ましい。例えば、グループIの改質AlN原料の見掛け密度は、2.9g/cm3以上としてもよく、3.0g/cm3以上であってもよい。
改質AlN原料Iの見掛け密度は、好ましくは3.2g/cm3未満であり、より好ましくは3.15g/cm3未満である。また、改質AlN原料Iの見掛け密度は、2.0g/cm3以上が好ましく、2.5g/cm3以上がより好ましく、2.7g/cm3以上がさらに好ましい。例えば、グループIの改質AlN原料の見掛け密度は、2.9g/cm3以上としてもよく、3.0g/cm3以上であってもよい。
改質AlN原料Iの嵩密度は、好ましくは3.2g/cm3未満であり、より好ましくは3.15g/cm3未満である。また、改質AlN原料Iの嵩密度は、2.0g/cm3以上が好ましく、2.5g/cm3以上がより好ましく、2.7g/cm3以上がさらに好ましい。また、グループIの改質AlN原料の嵩密度は、2.9g/cm3以上としてもよく、3.0g/cm3以上であってもよい。
改質AlN原料Iの見掛け密度と嵩密度との差の絶対値は、好ましくは0~0.1であり、より好ましくは0~0.05であり、さらに好ましくは0~0.01である。
改質AlN原料Iにおける開気孔率は、好ましくは0~10%であり、より好ましくは0~5%であり、さらに好ましくは0~3%であり、特に好ましくは0~1%であり、より好ましくは0~0.5%であり、最も好ましくは0~0.1%である。
また、改質AlN原料Iにおける閉気孔率は、好ましくは0.8~25%であり、より好ましくは1~20%であり、さらに好ましくは1~18%であり、特に好ましくは2~16%であり、最も好ましくは4~14%である。
また、改質AlN原料Iにおける閉気孔率は、好ましくは0.8~25%であり、より好ましくは1~20%であり、さらに好ましくは1~18%であり、特に好ましくは2~16%であり、最も好ましくは4~14%である。
改質AlN原料Iは、AlN粉粒体にあまり強い圧力をかけずに、又は粒径が粗いAlN粉粒体を用いて粒子間距離を近づけないようにして、かつ熱エネルギーを多くかけることで、製造されると推定できる。具体的な圧力やエネルギーは、AlN粉粒体の粒子径や、採用する製造方法により異なるが、改質AlN原料Iを製造する手段として、粒子径が粗いAlN粉粒体を用いた放電プラズマ焼結法、粒子径が粗いAlN粉粒体を用いたホットプレス法により焼結する方法が挙げられる。
また、AlN粉粒体をプレス成形した後に、アニール処理を行う方法が挙げられる。

なお、改質AlN原料Iは、閉気孔率が高い性状であるところ、後述するAlN結晶の成長反応が進行するにつれて、閉気孔であった部分が露出して開気孔となり、性状として改質AlN原料IIIと同様な性状になる可能性がある。
(改質AlN原料II)
改質AlN原料IIの見掛け密度は、好ましくは3.2g/cm3以上である。また、改質AlN原料Iの見掛け密度は、3.26g/cm3以下であることが好ましい。

改質AlN原料IIにおける開気孔率は、好ましくは0~10%であり、より好ましくは0~5%であり、さらに好ましくは0~3%であり、特に好ましくは0~1%であり、より好ましくは0~0.5%であり、最も好ましくは0~0.1%である。
また、改質AlN原料IIにおける閉気孔率は、好ましくは0~4%であり、より好ましく0~3%であり、さらに好ましくは0~2%であり、特に好ましくは0~1%であり、より好ましくは0~0.8%であり、最も好ましくは0~0.7%である。
また、改質AlN原料IIにおける閉気孔率は、好ましくは0~4%であり、より好ましく0~3%であり、さらに好ましくは0~2%であり、特に好ましくは0~1%であり、より好ましくは0~0.8%であり、最も好ましくは0~0.7%である。
改質AlN原料IIは、強い圧力をかけて、又は粒径が細かいAlN粉粒体を用いて粒子間距離を縮め、かつ熱エネルギーを多くかけることで、製造することができると推定される。
具体的な圧力やエネルギーは、AlN粉粒体の粒子径や、採用する製造方法により異なるが、改質AlN原料IIを製造する手段として、放電プラズマ焼結法、真空ホットプレス法、及びホットプレス法により焼結してAlN焼結体を製造する方法が挙げられる。

改質AlN原料IIIの見掛け密度は、好ましくは3.26g/cm3以下であり、より好ましくは3.2g/cm3以下であり、さらに好ましくは3.1g/cm3以下である。また、改質AlN原料IIIの見掛け密度は、好ましくは2.2g/cm3以上であり、より好ましくは2.5g/cm3以上であり、さらに好ましくは2.7g/cm3以上であり、特に好ましくは2.9g/cm3以上である。
改質AlN原料IIIの嵩密度は、好ましくは2.5g/cm3以下であり、より好ましくは2.3g/cm3以下であり、さらに好ましくは2.2g/cm3以下である。また改質AlN原料IIIの嵩密度は、好ましくは1g/cm3以上であり、より好ましくは1.2g/cm3以上であり、さらに好ましくは1.5g/cm3以上である。
また、別の形態として、改質AlN原料IIIの嵩密度は、好ましくは1.6g/cm3以上であり、より好ましくは1.8g/cm3以上であり、さらに好ましくは2.0g/cm3以上である。
なお改質AlN原料IIIは、見掛け密度よりも嵩密度が低い。
また、別の形態として、改質AlN原料IIIの嵩密度は、好ましくは1.6g/cm3以上であり、より好ましくは1.8g/cm3以上であり、さらに好ましくは2.0g/cm3以上である。

改質AlN原料IIIにおける開気孔率は、好ましくは10~60%であり、より好ましく20~60%であり、さらに好ましくは25~60%であり、特に好ましくは25~55%であり、最も好ましくは25~50%である。
また、改質AlN原料IIIにおける閉気孔率は、好ましくは2~10%であり、より好ましく2~8%であり、さらに好ましくは4~8%であり、特に好ましくは4~6%である。
また、改質AlN原料IIIにおける閉気孔率は、好ましくは2~10%であり、より好ましく2~8%であり、さらに好ましくは4~8%であり、特に好ましくは4~6%である。
ダウンフォールの発生率が低い改質AlN原料としては、改質AlN原料I及び改質AlN原料IIが好ましく、改質AlN原料IIがより好ましい。
したがって、改質AlN原料としては、改質AlN原料I、又は改質AlN原料IIの何れかに分類される改質AlN原料(改質AlN原料I-II)を用いることが好ましく、このような改質AlN原料としては、以下のものが例示できる。

改質AlN原料I-IIにおける開気孔率は、好ましくは0~10%であり、より好ましくは0~5%であり、さらに好ましくは0~3%であり、特に好ましくは0~1%であり、より好ましくは0~0.5%であり、最も好ましくは0~0.1%である。
また、改質AlN原料I-IIにおける閉気孔率は、好ましくは0~25%であり、より好ましくは0~20%であり、さらに好ましくは0~18%であり、特に好ましくは0~16%であり、最も好ましくは0~14%である。
また、改質AlN原料I-IIにおける閉気孔率は、好ましくは0~25%であり、より好ましくは0~20%であり、さらに好ましくは0~18%であり、特に好ましくは0~16%であり、最も好ましくは0~14%である。
上述した見掛け密度、及び嵩密度は、蒸留水を使用して、アルキメデス法により求めることができる。

本発明の改質AlN原料は、AlNの結晶成長用のソース原料(供給源)として用いることが好ましい。また、結晶成長用基板の成長面が上方向を向き、当該成長面に対向する位置に結晶成長用ソース原料を配置する、いわゆるフェイスアップ方式による結晶成長における、ソース原料として用いることが好ましい。
本発明の改質AlN原料は、前記フェイスアップ方式のソース原料として用いても、ダウンフォールがほとんど発生せず、低欠陥のAlN単結晶を製造することができる。

また、本発明の改質AlN原料における不純物量の好ましい範囲は、上述したAlN原料における不純物量の好ましい範囲がそのまま適用できる。
(6)AlN原料のダウンフォール抑制方法
また、本発明は、AlNの結晶成長工程における、AlN原料のダウンフォール抑制方法に関する。
本発明のダウンフォール抑制方法は、ソース原料(供給源)として、上述した改質AlN原料を用いる。

本発明のダウンフォール抑制方法は、特に、前述したフェイスアップ方式によるAlN結晶の成長において効果を発揮する。
本発明の方法を適用する対象である、AlNの結晶成長方法は、気相成長法であることが好ましい。
AlNの結晶成長方法における成長温度は、AlNの結晶成長温度として知られている温度に設定することができ、例えば、1600~2200℃ほどに設定することができる。
また、本発明の方法は、AlN結晶のヘテロエピタキシャル成長を行う際に適用することが好ましい。ヘテロエピタキシャル成長に用いる異種基板は特に限定されないが、半導体基板を製造する際に、一般的に用いられる半導体基板を採用することができる。例えば、サファイア基板、Si、ゲルマニウム(Ge)、ダイヤモンド(C)等のIV族半導体基板、セレン化亜鉛(ZnSe)や硫化カドミウム(CdS)、酸化亜鉛(ZnO)等のII-VI族半導体基板、GaAsやGaN、AlN等のIII-V族半導体基板、SiCやシリコンゲルマニウム(SiGe)等のIV族化合物半導体基板、酸化ガリウム(Ga2O3)基板、等が挙げられる。
格子不整合、及び熱膨張率の観点から、SiC基板を用いることが好ましい。
SiC基板としては、脆加工処理が施されたSiC脆加工基板を用いることが好ましい。

脆加工処理としては、下地基板に貫通孔を形成する方法が挙げられる。下地基板に貫通孔を形成することで、外力により容易に変形又は破壊されるようになる。

(7)AlN結晶の製造方法
また、本発明は、前記改質AlN原料を用いる、AlN結晶の製造方法に関する。
すなわち、本発明の製造方法は、AlN結晶の成長用のソース原料として、改質AlN原料を用いることで、欠陥が少ないAlN結晶を製造することができる。

本発明のAlN結晶の製造方法は、下地基板を用いたエピタキシャル成長によりAlN結晶を製造する方法が好ましい。特に、ヘテロエピタキシャル成長によりAlN結晶を製造することが好ましい。
本発明の製造方法において、下地基板としては、上述したものを用いることができ、SiC基板を用いることが好ましい。特に、脆加工処理を施されたSiC脆加工基板を用いることが好ましい。
また、本発明のAlN結晶の製造方法は、下地基板の結晶成長面が上向き(重力方向に対して逆方向)であり、当該下地基板の結晶成長面と相対する方向にソース原料を配置する、いわゆるフェイスアップ方式によりAlN結晶を製造する方法であることが好ましい。
図6に、AlN結晶成長工程を説明する説明図を示す。
AlN結晶成長工程は、SiC基板20と、AlN成長用原料40とを、相対(対峙)させて配置し加熱する工程である。AlN成長用原料40は、上述した改質AlN原料である。
AlN結晶成長工程は、SiC基板20と、AlN成長用原料40とを、相対(対峙)させて配置し加熱する工程である。AlN成長用原料40は、上述した改質AlN原料である。
このように配置されたSiC基板20およびAlN成長用原料40を加熱することにより、AlN成長用原料40からSiC基板20上へ、原料輸送空間51を介して原料が輸送される。
原料を輸送する駆動力としては、温度勾配や、SiC基板20とAlN成長用原料40間の化学ポテンシャル差を採用することができる。
具体的には、AlN成長用原料40から昇華した元素からなる蒸気が、原料輸送空間51中を拡散することによって輸送され、AlN成長用原料40より温度の低く設定されたSiC基板20上に過飽和となって凝結する。または、AlN成長用原料40より化学ポテンシャルの低いSiC基板20上に過飽和となって凝結する。その結果、SiC基板20上にAlN成長層10が形成される。
なお、この結晶成長工程においては、ドーピングガスを用いてAlN成長層10のドーピング濃度を調整しても良い。また、SiC基板20と異なるドーピング濃度のAlN成長用原料40を採用して、AlN成長層10のドーピング濃度を調整してもよい。
図6を用いて、PVT法によりAlN成長層10を形成する形態を示したが、本発明のAlN結晶の製造方法は、AlN成長層10を形成可能な手法であれば当然に採用することができる。
基板としては、上述したSiC脆加工基板を用いることが好ましい。
SiC脆加工基板を用いることで、結晶成長後に降温する際に、AlN結晶にクラックが発生することを抑制することができる。

さらに、本発明によれば、AlNの成長用原料として上述した改質AlN原料を用いているため、下地基板と改質AlN原料の配置関係がフェイスアップであったとしても、改質AlN原料が下地基板の成長面上へのダウンフォールを抑制することができる。その結果として、欠陥が極めて少ないAlN結晶を製造することができる。
(試験例1)改質AlN原料の製造
AlN粉粒体を2種類(細粉;メディアン径(d50)=1μm、粗粉:メディアン径(d50)=10μm)用意し、表2に記載の加工手法により、10種類の改質AlN原料を製造した。なお、各加工手法の詳細は、表3にまとめた。
それぞれの改質AlN原料についてアルキメデス法(使用した液体:蒸留水)により、見掛け密度、及び嵩密度を測定した。また、各改質AlN原料について、開気孔率、閉気孔率を算出した。結果を表4、図7に示す。
AlN粉粒体を2種類(細粉;メディアン径(d50)=1μm、粗粉:メディアン径(d50)=10μm)用意し、表2に記載の加工手法により、10種類の改質AlN原料を製造した。なお、各加工手法の詳細は、表3にまとめた。
それぞれの改質AlN原料についてアルキメデス法(使用した液体:蒸留水)により、見掛け密度、及び嵩密度を測定した。また、各改質AlN原料について、開気孔率、閉気孔率を算出した。結果を表4、図7に示す。
表4、図7に示す通り、原料1、原料2、原料4、原料5、原料6、原料7、原料8は、見掛け密度と嵩密度が一致している。その中でも、原料1、原料2、原料5、原料7は、何れの密度も3.20g/cm3以上と、密度が相対的に原料4、原料6、原料8と高く、上述したグループIIに属する。一方で、原料4、原料6、原料8は、上述したグループIに属する。
また、原料3、原料9、原料10は、見掛け密度よりも、嵩密度が低く、上述したグループIIIに属する。
また、原料3、原料9、原料10は、見掛け密度よりも、嵩密度が低く、上述したグループIIIに属する。
(試験例2)ダウンフォール抑制効果検証試験
図8に、ダウンフォール抑制効果検証試験における装置の構成を示す。
治具50(材料:タンタルカーバイド、タングステン)を用いて、図8に記載のように、基板サイズ10mmのSiC基板20(4H-SiC、基板サイズ:10mm)を、成長面が上向きとなるように配置した。
次いで、SiC基板20の成長面と対向する位置に、AlN成長用原料40(表1~4の改質AlN原料2)を配置した。
図8に、ダウンフォール抑制効果検証試験における装置の構成を示す。
治具50(材料:タンタルカーバイド、タングステン)を用いて、図8に記載のように、基板サイズ10mmのSiC基板20(4H-SiC、基板サイズ:10mm)を、成長面が上向きとなるように配置した。
次いで、SiC基板20の成長面と対向する位置に、AlN成長用原料40(表1~4の改質AlN原料2)を配置した。
なお、改質AlN原料2は、事前に以下の条件でウェットエッチングを行った。

エッチング温度:500℃
エッチング時間:10sec
エッチング液:KOH:NaOH=1:1
(エッチング条件)
エッチング温度:500℃
エッチング時間:10sec
エッチング液:KOH:NaOH=1:1
治具50を組み立てた内部には、SiC基板20とAlN成長用原料40との間に原料輸送空間51が存在しており、当該原料輸送空間51を介して、AlN成長用原料40から成長用原料がSiC基板20上に輸送される。
以上の配置で、SiC基板及びAlN成長用原料40を加熱炉内に配置し、以下の条件で加熱処理を行った(実施例1)。

加熱温度:1900℃
加熱時間:8h
N2ガス圧力:30kPa

N2ガス圧力:30kPa
また、改質AlN原料2を、さらに18時間加熱処理(1900℃、50kPa、N2(3slm)、以下同じ)した原料、AlN粉粒体(細粒)を23時間加熱処理した原料、及びAlN粉粒体(細粒)を80時間加熱処理した原料をAlN成長用原料40として配置した以外は実施例1と同一の条件で、SiC基板20上へのAlN結晶の成長を行った(実施例2~4)。
実施例1のAlN結晶の成長表面、及び実施例3のAlN結晶の成長表面を光学顕微鏡により観察し、実施例3のAlN結晶の成長表面、及び実施例4のAlN結晶の成長表面を走査電子顕微鏡により観察した(図9)。そして、各AlN結晶の成長領域の表面全域のパーティクルの数を数えて、パーティクル密度(個/mm2)を算出した。
結果を表5、図9に示す。

表5及び図9に示す通り、実施例1及び2のAlN結晶は、パーティクル(小片)が全く存在していないことが確認できた。
実施例3の加熱処理を23時間行った改質AlN原料を用いて結晶成長を行ったAlN結晶(図9)のパーティクル密度が53個/mm2であったのに対し、加熱処理を80時間と、実施例3と比して長く加熱処理を行った実施例4の改質AlN原料を用いた場合には、AlN結晶のパーティクル密度が11個/mm2と、およそ5分の1まで減少していることがわかった。
この結果から、本発明の製造方法に製造された改質AlN原料をソース原料として用いることで、ソース原料のダウンフォールが抑制され、低欠陥のAlN結晶を製造できることがわかった。
(試験例3)ダウンフォール抑制効果検証試験2
表3に示した原料1~10のうち、原料1、3~5、8~10を用いて、試験例2の方法と同一の方法により、AlN結晶の成長を行った。そして、各AlN結晶の成長領域の表面全域のパーティクルの数を数えて、パーティクル密度(個/mm2)を算出した。なお、原料1、3~5、8は、試験例2で示した方法と同一の方法により、事前にエッチング処理を行った。
結果を表6に示す。
表3に示した原料1~10のうち、原料1、3~5、8~10を用いて、試験例2の方法と同一の方法により、AlN結晶の成長を行った。そして、各AlN結晶の成長領域の表面全域のパーティクルの数を数えて、パーティクル密度(個/mm2)を算出した。なお、原料1、3~5、8は、試験例2で示した方法と同一の方法により、事前にエッチング処理を行った。
結果を表6に示す。
表6に示す通り、成長用原料として原料1、4、5、8を用いたAlN結晶は、パーティクル(小片)が少ないことが確認できた。
一方で、原料3、9、10を用いたAlN結晶は、結晶表面に針状結晶が形成されていたことが確認された。この針状結晶は、AlN結晶表面に多くのパーティクルが落下したことで生じたものであると考えられる。

この結果から、嵩密度が2.0g/cm3以上であり、開気孔率が0~10%である窒化アルミニウム焼結体からなる、改質窒化アルミニウム原料は、ダウンフォール抑制効果に優れ、フェイスアップ方式による結晶成長のソース原料に適していることがわかった。
本発明は、AlN結晶成長技術に応用することができる。

Claims (18)
- 嵩密度が2.0g/cm3以上であり、開気孔率が0~10%である窒化アルミニウム焼結体からなる、改質窒化アルミニウム原料。
- 炭素含有量が1000ppm以下であり、酸素含有量が10000ppm以下である、請求項1に記載の改質窒化アルミニウム原料。
- 窒化アルミニウムの結晶成長用のソース原料として用いられる、請求項1又は2に記載の改質窒化アルミニウム原料。
- 窒化アルミニウム原料を加熱処理し、窒化アルミニウム焼結体を生成する加熱処理工程を含む、改質窒化アルミニウム原料の製造方法。
- さらに、前記窒化アルミニウム焼結体をエッチングするエッチング工程を備える、請求項4に記載の改質窒化アルミニウム原料の製造方法。
- 前記エッチング工程が、ケミカルエッチングを行う工程である、請求項5に記載の改質窒化アルミニウム原料の製造方法。
- 前記加熱処理工程が、加圧焼結を行う工程である、請求項4~6の何れか一項に記載の改質窒化アルミニウム原料の製造方法。
- 前記加熱処理工程が、放電プラズマ焼結を行う工程である、請求項4~6の何れか一項に記載の改質窒化アルミニウム原料の製造方法。
- 前記加熱処理工程が、無加圧焼結を行う工程であって、前記加熱処理工程より前に、窒化アルミニウム原料を成形して窒化アルミニウム成形体を生成する成形工程を備える、請求項4~6の何れか一項に記載の改質窒化アルミニウム原料の製造方法。
- 前記改質窒化アルミニウム原料が、窒化アルミニウムの結晶成長用のソース原料である、請求項4~9の何れか一項に記載の改質窒化アルミニウム原料の製造方法。
- 請求項4~10の何れか一項に記載の製造方法により製造された、改質窒化アルミニウム原料。
- 窒化アルミニウム原料を加熱処理することで生成される改質窒化アルミニウム原料を、窒化アルミニウムの結晶成長用のソース原料として用いて、下地基板上に窒化アルミニウム結晶を成長させる結晶成長工程を備える、窒化アルミニウム結晶の製造方法。
- 前記下地基板と、改質窒化アルミニウム原料の配置が、フェイスアップ方式である、請求項12に記載の窒化アルミニウム結晶の製造方法。
- 前記改質窒化アルミニウム原料が、嵩密度が2.0g/cm3以上であり、開気孔率が0~10%である窒化アルミニウム焼結体である、請求項12又は13に記載の窒化アルミニウム結晶の製造方法。
- 請求項12~14の何れか一項に記載の製造方法により製造される、窒化アルミニウム結晶。
- 窒化アルミニウムの結晶成長工程における、窒化アルミニウム原料のダウンフォール抑制方法であって、
下地基板に窒化アルミニウム結晶を成長させるためのソース原料として、窒化アルミニウム原料を焼結することで生成される改質窒化アルミニウム原料を用いる、前記方法。 - 下地基板と、前記改質窒化アルミニウム原料の配置が、フェイスアップ方式である、請求項16に記載の方法。
- 前記改質窒化アルミニウム原料が、嵩密度が2.0g/cm3以上であり、開気孔率が0~10%である窒化アルミニウム焼結体である、請求項16又は17に記載の改質窒化アルミニウム原料。
