Abstract
金属板を含む複数の異なる材料の積層体を加圧及び加熱状態で接合する際に、第一金属箔/カーボンシート又はセラミックスシート/グラファイトシートがこの順に積層された第一押圧部材を、前記積層体の第一金属板の表面に第一金属箔が接触するように配置し、第一金属箔は第一板部材と第一金属箔の接触面において加熱時に反応しない材料からなり、第一金属箔のヤング率(GPa)と厚さ(mm)との積が0.6以上100以下であって、積層体を均一に加圧して良好な接合体を製造でき、積層体の表面に異物が付着することを抑制できる。
Description
本発明は、回路層を二層構造としたパワーモジュール用基板のように、複数の異なる金属板からなる接合体を製造する方法に関し、特に、金属板どうしを固相拡散接合によって接合する場合に好適な製造方法、及びその接合体の製造方法を用いた絶縁回路基板の製造方法に関する。本願は、2020年3月24日に出願された特願2020-052827号に基づき優先権を主張し、その内容をここに援用する。
パワーモジュール用基板(絶縁回路基板)は、絶縁層となるセラミックス基板の一方の面に回路層が形成されるとともに、他方の面に放熱のための放熱層が形成された構成のものが一般に用いられる。
このパワーモジュール用基板として、例えば特許文献1におけるパワーモジュール用基板が開示されている。このパワーモジュール用基板は、アルミニウム又はアルミニウム合金、もしくは銅又は銅合金からなる金属板がセラミックス基板の両面にそれぞれろう材を介して接合されることにより、セラミックス基板の一方の面に回路層、他方の面に放熱層が形成されている。放熱層には、アルミニウム又はアルミニウム合金、もしくは銅又は銅合金からなる放熱板が接合されている。
このパワーモジュール用基板においてセラミックス基板と金属板とは、これらの積層体を加圧装置により加圧加熱することにより接合される。このとき、積層体と加圧装置との間には、カーボン層とグラファイト層とを積層してなるスペーサーが介在される。この場合、カーボン層が積層体側に配置される。
この種のパワーモジュール用基板として、回路層をアルミニウムと銅との二層構造とする場合がある。このように複数の異なる金属板からなる接合体を製造するには、特許文献1記載の方法によりセラミックス基板に形成したアルミニウム層の上に銅板を接合して銅層を形成するが、アルミニウムと銅との接合には、ろう材を介さずに加圧加熱する固相拡散接合が行われることがある。
この場合、ろう材を介した接合以上に均一に加圧することが求められるが、特許文献1記載の加圧装置では、スペーサーの積層体と接する側がカーボン層により形成されているため、加圧時の荷重付与による変位が少なく、積層体の表面に微小な凹凸が生じていたり、平面度が大きい場合などには、均一に加圧されずに、接合不良を生じるおそれがある。
さらに、スペーサーにおける積層体に接する表面がカーボン層により形成されていると、このカーボン層が積層体とともに加熱しながら加圧された際に局所的に脱粒が生じて、積層体の表面にカーボン層の一部が付着することがある。この異物を除去するため接合体表面にソフトエッチング処理を行っても除去しきれず、接合後の積層体上(回路層上)に半導体素子等を搭載できないという問題が生じる。
一方、異物を除去するため強いエッチング処理を施すと、接合後の積層体の表面が荒れるため、この場合も回路層上に半導体素子等を搭載できない。
本発明は、このような事情に鑑みてなされたもので、複数の異なる金属板の積層体を加圧及び加熱状態で接合する際に、積層体を均一に加圧して良好な接合体を製造するとともに、積層体の表面に異物が付着することを抑制することにある。また、その製造方法を用いて絶縁回路基板を製造することを目的とする。
本発明の接合体の製造方法は、第一板部材と第二板部材との積層体を加圧しながら加熱して接合体を製造する接合体の製造方法であって、前記第一板部材は第一金属板を含み、第一金属箔/カーボンシート又はセラミックスシート/グラファイトシートがこの順に積層された第一押圧部材を、前記第一板金属板の表面に前記第一金属箔が接触するように配置し、前記第一金属箔は、前記第一板部材と前記第一金属箔の接触面において加熱時に反応しない材料からなり、前記第一金属箔のヤング率(GPa)と厚さ(mm)との積が0.6以上100以下である。
なお、本発明におけるヤング率と厚さは25℃における値である。
積層体の第一金属板の表面と加熱時に反応しない材料からなる第一金属箔を用いることにより、この第一金属箔を介して積層体を加圧及び加熱したときには、カーボンシート又はセラミックスシートの一部が積層体(第一金属板)の表面に付着することを抑制できる。
また、第一金属箔はその延性により積層体表面の微小な凹凸や平面度に起因するギャップを吸収するように変形するので、積層体に均一な荷重を付与して全面が均等に接合した接合体を製造できる。さらに、硬いカーボンシート又はセラミックスシートの背面に軟らかいグラファイトシートを配置しているので、積層体の表面形状への第一金属箔の追従性をより高めることができ、接合性を向上できる。
第一金属箔のヤング率(GPa)と厚さ(mm)との積を0.6以上100以下とすることで、押圧時に積層体表面形状に追従するように局所的にたわんで積層体の表面全体を押圧できるので、板部材どうしを高精度に接合できる。
しかも、加圧時に第一金属箔に割れが生じたり、金属箔の一部が剥離して積層体に付着したりするおそれもなく、カーボンシート又はセラミックスシートの破損を抑制しつつ不良品の少ない高品質の接合体を製造できる。
なお、ヤング率(GPa)と厚さ(mm)との積が100を超えると、第一金属箔の積層体表面形状への追従性が損なわれ、接合不良が生じる。0.6未満であると、金属箔が破れ、カーボン又はセラミックスが積層体表面に付着する。
本発明において、第二金属箔/カーボンシート又はセラミックスシート/グラファイトシートがこの順に積層された第二押圧部材を、前記第二板部材の表面に前記第二金属箔が接触するように配置し、前記第二金属箔は、前記第二板部材と前記第二金属箔の接触面において加熱時に反応しない材料からなり、前記第二金属箔のヤング率(GPa)と厚さ(mm)との積が0.6以上100以下であるとよい。
積層体の両面に積層体の表面と加熱時に反応しない材料からなる金属箔を設けたことにより、カーボンシート又はセラミックスシートの一部が積層体の表面に付着することを確実に抑制できる。
本発明では、前記第一板部材又は前記第二板部材のうち、いずれか一方が銅又は銅合金からなり、他方がアルミニウム又はアルミニウム合金からなるものとできる。
アルミニウムと銅とは一般に固相拡散接合されるが、本発明は、このような固相で接合する場合に特に有効である。
なお、本発明は、ろう材を用いた液相接合を除外するものではない。例えば、第一板部材が金属板からなり、第二板部材がセラミックス基板からなり、これらをろう材を用いて接合する場合にも適用できる。
本発明の絶縁回路基板の製造方法は、上記の接合体の製造方法を用いた絶縁回路基板の製造方法であって、前記第一板部材は銅又は銅合金からなる第一金属板からなり、前記第二板部材はセラミックス基板と前記セラミックス基板の一方の面に接合されたアルミニウム又はアルミニウム合金からなる第二金属板とからなり、前記セラミックス基板に接合された前記第二金属板に前記第一金属板を積層して前記積層体を形成し、前記第一金属板に前記第一金属箔を接触させた状態で前記第一金属板と前記第二金属板とを固相拡散接合する。
本発明の絶縁回路基板の製造方法は、上記の接合体の製造方法を用いた絶縁回路基板の製造方法であって、前記第一板部材は、銅又は銅合金からなる第一金属板と炭化ケイ素の多孔体にアルミニウムを主成分とする金属を含浸させてなるAlSiC複合材とが積層されてなり、前記第二板部材は、セラミックス基板と、前記セラミックス基板の両面に接合されたアルミニウム又はアルミニウム合金からなる第二金属板と、一方の前記第二金属板に積層された前記第一金属板とからなり、前記第二板部材の他方の前記第二金属板と前記第一板部材の前記第一金属板とを接触させて前記第一板部材と前記第二板部材とを積層することにより前記積層体を形成し、前記積層体の前記AlSiC複合材に前記第一押圧部材の前記第一金属箔を接触させ、かつ、前記第二板部材の前記第一金属板の表面に前記台に押圧部材の前記第二金属箔を接触させた状態で、前記第一金属板と前記第二金属板、及び前記第一金属板と前記AlSiC複合材を同時に固相拡散接合する。
本発明の接合体の製造方法によれば、複数の異なる板部材の積層体を加熱状態で加圧して接合する際に、積層体に均一な加圧力を付与して良好な接合体を製造するとともに、積層体の表面に異物が付着することを抑制できる。
以下、本発明の実施形態を、図面を参照しながら説明する。
この実施形態は絶縁回路基板(接合体)の例としてのパワーモジュール用基板1である。このパワーモジュール用基板1は、図1に示すように、セラミックス基板10と、このセラミックス基板10の一方の面に接合された回路層20と、セラミックス基板10の他方の面に接合された放熱層30とを備える。
セラミックス基板10は、例えばAlN(窒化アルミニウム)、Si3N4(窒化珪素)等の窒化物系セラミックス、もしくはAl2O3(アルミナ)等の酸化物系セラミックスを用いることができる。また、セラミックス基板10の厚さは、0.2mm以上1.5mm以下とされる。
回路層20及び放熱層30は、それぞれアルミニウム又はアルミニウム合金からなる第二金属層41と、銅又は銅合金からなる第一金属層42との二層構造とされている。換言すると、パワーモジュール用基板1において、セラミックス基板10の両面に第二金属層41が形成され、その第二金属層41の上に第一金属層42が形成されている。
第二金属層41は、純度99質量%以上の純アルミニウム(例えば、JIS規格では1000番台の純アルミニウム、特に1N90(純度99.9質量%以上:いわゆる3Nアルミニウム)又は、1N99(純度99.99質量%以上:いわゆる4Nアルミニウム)や、A6063系等のアルミニウム合金等を用いることができる。第一金属層42とセラミックス基板10との熱伸縮差を緩衝するためには、第二金属層41として純アルミニウムを用いるのが好ましい。
第一金属層42は、例えば純度99.96質量%以上の銅(無酸素銅)や純度99.90質量%以上の銅(タフピッチ銅)が好適である。
これら第二金属層41及び第一金属層42の厚さは限定されないが、例えば、第二金属層41が0.1mm以上2.0mm以下、第一金属層42が0.2mm以上5.0mm以下とされる。回路層20と放熱層30とで同じ厚さの第二金属層41と第一金属層42とを用いてもよいし、異なる厚さの組み合わせとしてもよい。図示例では、回路層20と放熱層30とで区別することなく、第二金属層41、第一金属層42として、同一符号を付している。
このように構成されるパワーモジュール用基板1の製造方法について説明する。
まず、図2に示すように、セラミックス基板10の両面にアルミニウム又はアルミニウム合金からなる第二金属板41aをろう材50を介して積層し、その積層体を加圧加熱することにより、セラミックス基板10と第二金属板41aとを接合して、セラミックス基板10の両面に第二金属層41を形成する(第一接合工程)。
次いで、図3に示すように、その第二金属層41の上に銅又は銅合金からなる第一金属板42aを積層し、その積層体を加圧加熱することにより、アルミニウムと銅とを固相拡散接合して、第二金属層41の上に第一金属層42を形成する(第二接合工程)。
第一接合工程においては、第二金属板41aが本発明の第一板部材に相当し、セラミックス基板10が本発明の第二板部材に相当する。一方、第二接合工程においては、第一金属板42aが本発明の第一板部材に相当し、セラミックス基板10と前記セラミックス基板10の一方の面に接合された第二金属板41a(第二金属層41)とが本発明の第二板部材に相当する。
この製造方法において、第一接合工程における積層体及び第二接合工程における積層体を加圧するために、図4に示す加圧装置110が用いられる。以下では、第一接合工程における積層体(セラミックス基板10と両第二金属板41aとからなる積層体)及び第二接合工程における積層体(両第二金属層41が形成されたセラミックス基板10と、第一金属板42aとからなる積層体)を区別することなく、積層体Sとして説明する。
加圧装置110は、ベース板111と、ベース板111の上面の四隅に垂直に取り付けられたガイドポスト112と、これらガイドポスト112の上端部に固定された固定板113と、これらベース板111と固定板113との間で上下移動自在にガイドポスト112に支持された押圧板114と、固定板113と押圧板114との間に設けられて押圧板114を下方に付勢するばね等の付勢部115とを備えている。
固定板113および押圧板114は、ベース板111に対して平行に配置されており、ベース板111と押圧板114との間に積層体Sが配設される。
ベース板111及び押圧板114において、積層体Sと接する側に、加圧を均一にするためのスペーサー60が配設される。
各スペーサー60は、本発明の第一押圧部材及び第二押圧部材に相当し、図5に示すように、グラファイトシート61とカーボンシート62と金属箔(第一金属箔または第二金属箔)63とをこの順に積層した構造とされている。
グラファイトシート61は、クッション性を有する軟質のグラファイト材料により、鱗片状のグラファイト薄膜が雲母のように複数枚積層されて構成されたものであり、天然黒鉛を酸処理した後にシート状に成形してロール圧延してなる。このグラファイトシート61は、かさ密度が0.5Mg/m3以上1.3Mg/m3以下で軟質である。例えば旭グラファイト株式会社製T-5(熱伝導率:75.4W/mK、弾性率:11.4GPa)や、東洋炭素工業株式会社製黒鉛シートPF(圧縮率47%、復元率14%)などを用いることができる。
カーボンシート62は、耐熱性を有する硬質のカーボン材料により平板状に形成され、3000℃程度の高温で焼成したものである。カーボンシート62は、かさ密度が1.6Mg/m3以上1.9Mg/m3以下の比較的硬質で平滑な平面に構成される。例えば、旭グラファイト株式会社製G-347(熱伝導率:116W/mK、弾性率:10.8GPa)を用いることができる。
金属箔63は、本発明の第一金属箔及び第二金属箔に相当し、積層体Sの表面と加熱時に反応しない材料からなる。積層体Sの両面に配置された第一金属板42aが銅又は銅合金からなる場合、金属箔63を銅又は銅合金、或いはステンレスとすることが望ましい。なお、反応しない材料とは、接合温度から常温まで冷却した際に剥がれることがなく、かつ、金属箔と積層体表面との金属間化合物が形成されていない材料を示す。
このスペーサー60の厚さは特に限定されるものではないが、例えば、グラファイトシート61が0.5mm以上5.0mm以下、カーボンシート62が0.5mm以上2.0mm以下、金属箔63が0.005mm以上0.15mm以下とされる。
金属箔63は、前述したように積層体Sの表面(この場合は銅)と加熱時に反応しない材料であれば適宜の金属を選択できるが、ヤング率(GPa)と厚さ(mm)との積が、0.6以上100以下になるように設定される。その積が0.6未満では、金属箔63が破れ、積層体Sの表面にカーボンが付着し、100を超えると、積層体Sの表面形状への追従性が損なわれ、接合不良が生じるからである。
なお、ヤング率(GPa)及び厚さは、常温(25℃)での値である。
なお、本実施形態ではカーボンシート62を用いるが、これに限らず、硬質で加熱時に変形しないものであればよく、例えば、セラミックスシート等を用いてもよい。セラミックスシートは、例えば、窒化アルミニウム、窒化珪素、アルミナなどの各種セラミックスをシート状にした焼結体である。具体的には、例えば、MARUWA社製Al2O3セラミックス焼結体シートが挙げられる。セラミックスシートを用いる場合の厚さは、0.3mm以上2.0mm以下とすることができる。
以下、この加圧装置110を用いた第一接合工程、第二接合工程を順に説明する。
(第一接合工程)
図2に示すように、セラミックス基板10の両面に、それぞれろう材50を介して、アルミニウム又はアルミニウム合金からなる第二金属板41aを積層して積層体Sを形成する。ろう材50としては、Al-Si系、Al-Ge系、Al-Cu系、Al-Mg系又はAl-Mn系等の合金が使用される。
図2に示すように、セラミックス基板10の両面に、それぞれろう材50を介して、アルミニウム又はアルミニウム合金からなる第二金属板41aを積層して積層体Sを形成する。ろう材50としては、Al-Si系、Al-Ge系、Al-Cu系、Al-Mg系又はAl-Mn系等の合金が使用される。
積層体Sを図4に示す加圧装置110を用いて積層方向に加圧して、加圧装置110ごと真空雰囲気下で加熱することにより、第二金属板41aをセラミックス基板10に接合して、セラミックス基板10の両面に第二金属層41を形成する。この場合、積層体Sの表面がアルミニウム又はアルミニウム合金であるので、金属箔63にはアルミニウム箔またはアルミニウム合金箔、あるいはステンレス箔が用いられる。
このときの加圧力としては、例えば0.1MPa以上3.4MPa以下、接合温度としては600℃以上655℃以下、加熱時間としては15分以上120分以下とされる。
(第二接合工程)
図3に示すように、セラミックス基板10の両面に形成された第二金属層41の上に、それぞれ銅又は銅合金からなる第一金属板42aを積層して積層体Sを形成する。

積層体Sを図4に示す加圧装置110を用いて積層方向に加圧した状態で、加圧装置110ごと真空雰囲気下で加熱して、第二金属層41に対して第一金属板42aをそれぞれ固相拡散接合することにより、第二金属層41の上に第一金属層42を形成する。この場合、積層体Sの表面が銅又は銅合金であるので、金属箔63には銅箔または銅合金箔、あるいはステンレス箔が用いられる。
ステンレス箔としては、例えば、SUS304の箔材を用いることができる。また、チタンやニッケルの箔材を用いることもできる。この場合、純度として99%以上のチタンやニッケルの箔材を用いることが好ましい。
この場合の加圧力としては、例えば0.3MPa以上3.5MPa以下、加熱温度としては400℃以上548℃未満とされる。この加圧及び加熱状態を5分以上240分以下保持することにより、第二金属層41と第一金属板42aとが固相拡散接合され、第二金属層41の上に第一金属層42が形成される。
前述したように、この実施形態の加圧装置110では、第二金属層41の上に第一金属板42aを積層状態とした積層体Sとベース板111及び押圧板114との間にスペーサー60を介在させ、このスペーサー60の積層体Sとの接触面側に金属箔63を配置している。
この金属箔63は、延性材料であるため、積層体Sの表面に凹凸が生じている場合やその平面度が低い場合にも、金属箔63がその表面形状に追従するように変形する。しかも、金属箔63のヤング率(GPa)と厚さ(mm)との積を0.6以上100以下に設定しているので、前述したように変形能に優れている。
このため、積層体Sの全面に均一な加圧力を付与して、全面を均等に接合できる。また、カーボンシートのような脆性材料ではないため、加圧によって破損することはなく、かつ積層体Sの表面に設けられている第一金属板42aとも反応しない材料であるため、第一金属板42aに付着することもない。
以上により、このスペーサー60を設けた加圧装置110を用いることにより、接合不良のない高品質のパワーモジュール用基板(絶縁回路基板)1を製造できる。
本発明は上記実施形態の構成のものに限定されるものではなく、本発明の趣旨を逸脱しない範囲において種々の変更を加えることが可能である。
例えば、本発明の製造方法は、セラミックス基板の一方の面にアルミニウム層と銅層との二層構造からなる回路層を形成する場合に適用でき、セラミックス基板の他方の面に実施形態のように二層構造の放熱層を有しなくてもよい。この場合、セラミックス基板10に接触するスペーサーは、金属箔63を備えなくてもよい。
上記実施形態では、積層体の表面が銅又は銅合金からなるものとしたが、アルミニウム又はアルミニウム合金からなるものとしてもよく、その場合、スペーサーの金属箔をアルミニウム又はアルミニウム合金、或いはステンレスとすることが望ましい。
本発明の製造方法は、銅又は銅合金からなる金属板とアルミニウム又はアルミニウム合金からなる金属板との接合だけでなく、AlSiC複合材と銅又は銅合金との接合に適用してもよい。
AlSiC複合材は、炭化ケイ素(SiC)からなる多孔体にアルミニウム(Al:純アルミニウム又はアルミニウム合金)を主成分とする金属を含浸して形成されたアルミニウムと炭化ケイ素の複合体であり、多孔体の表面にはアルミニウムの被覆層が形成される。
このAlSiC複合材を用いる場合、図8に示すように、セラミックス基板10の両面に形成された各第二金属層41の上に、それぞれ銅又は銅合金からなる第一金属板42aを積層するとともに、一方の第一金属板42aに板状のAlSiC複合材70を積層し、積層体を形成する。
この積層体に対して、AlSiC複合材70の表面にスペーサー(第一押圧材)60の金属箔(第一金属箔)63を接触させるとともに、第一金属板42aの表面にスペーサー(第二押圧材)60の金属箔(第二金属箔)63を接触させた状態で、かつ、積層体を積層方向に加圧した状態で、真空雰囲気下で加熱することにより、各第二金属層41と第一金属板42a、さらに第一金属板42aとAlSiC複合材70とをそれぞれ同時に固相拡散接合できる。
この場合、前述の実施形態で述べた方法によりセラミックス基板に第一金属層、第二金属層からなる回路層及び放熱層をそれぞれ形成し、その放熱層の第一金属層にAlSiC複合材をヒートシンクとして接合した絶縁回路基板とすることができる。
すなわち、セラミックス基板の両面に第二金属層を形成しておき(第一接合工程により)、各第二金属層に各第一金属板をそれぞれ積層し、さらに一方の第一金属板にAlSiC複合材を積層して、これらの積層体を加圧加熱して固相拡散接合する(第二接合工程)とよい。
その他、本発明は、パワーモジュール用基板の回路層および放熱層に限らず、液相及び固相で接合できる金属の組み合わせのものに適用することが可能であり、特に固相で接合できる金属の組み合わせのものに有効である。また、本発明は、金属板と金属板以外の板部材(例えば、セラミックス基板)との接合にも適用できる。
本発明の効果を確認するために評価試験を実施した。この試験では、アルミニウム又はアルミニウム合金からなる第二金属板と、銅又は銅合金からなる第一金属板とを積層して接合した。第二金属板としてはアルミニウム合金(A6063)を用い、第一金属板としては純銅(C1020)を用いた。スペーサーに接する側の金属板を被着材とした。
スペーサーは、グラファイトシート、カーボンシート又はセラミックスシート、金属箔の積層構造体とした。金属箔には、ステンレス鋼(SUS)としてSUS304、銅(Cu)としてC1020、アルミニウム(Al)としてA6063のいずれかを用いた。これらのヤング率及び厚さは、それぞれ表1に示す通り(常温(25℃)における数値)である。
グラファイトシート(東洋炭素株式会社製PF-100)及びカーボンシート(旭グラファイト株式会社製G-347)、セラミックスシート(MARUWA社製Al2O3セラミックス焼結体シート)からなるスペーサーを用いたものも試験した。
両金属板の積層体を加圧力1.0MPa、温度500℃、保持時間30分加圧加熱して、スペーサーの密着性、接合性(追従性)、及び表面への脱粒(異物の付着性)について評価した。
(スペーサーの密着性の評価)
スペーサーの密着性については、接合後に常温まで冷却し、積層体から金属箔を人力で剥がすことができ、かつ、金属箔と積層体表面の断面をSEM観察し、金属箔と積層体表面に金属間化合物が生成されていない場合を「A」と評価し、それ以外の場合を「B」と評価した。
スペーサーの密着性については、接合後に常温まで冷却し、積層体から金属箔を人力で剥がすことができ、かつ、金属箔と積層体表面の断面をSEM観察し、金属箔と積層体表面に金属間化合物が生成されていない場合を「A」と評価し、それ以外の場合を「B」と評価した。
(接合性の評価)
接合性は、超音波探傷装置(日立パワーソリューションズ社製FINESAT)を用いて、両金属層の界面を観察し、被接合面積を測定し、接合前における接合すべき面積(金属層の面積)から接合率を割り出し、接合率が95%以上を「A」、95%未満を「B」とした。
接合性は、超音波探傷装置(日立パワーソリューションズ社製FINESAT)を用いて、両金属層の界面を観察し、被接合面積を測定し、接合前における接合すべき面積(金属層の面積)から接合率を割り出し、接合率が95%以上を「A」、95%未満を「B」とした。
(表面への脱粒の評価)
接合後にスペーサーを被着材からはがし、2~3μmのソフトエッチング後の被着材の表面をSEM-EDXで観察した時に、加圧面積に炭素成分又はセラミックス成分が付着していない場合を「A」とし、被着材に金属箔の一部が残留していた場合を「B」とした。

ソフトエッチングは、被着材の材質がAlであれば水酸化ナトリウム水溶液(濃度5質量%)を使用し、50℃で2分の条件とした。被着材がCuであればADEKA製CL-8(希釈率20体積%)を使用し、常温(25℃)で2分の条件とした。
表1,2に示されるように、被着材と反応しない金属箔をスペーサーの表面に用い、金属箔のヤング率×厚さの積が0.6以上100以下の試料No.8~20では、被着材との接着がないことがわかる。具体的には、図6に示す試料No.8のSEM画像から、被着材表面に異物が付着していないことがわかる。一方、試料No.1では、図7に示すSEM画像から、被着材表面に異物が付着していることがわかる。
試料No.4及び6では、金属箔のヤング率×厚さの積が大きすぎるため、接合不良が生じた。試料No.3及び5では、金属箔のヤング率×厚さの積が小さすぎるため、金属箔が破れ、その箇所から異物が観察された。
試料No.7では、Cu/Al断面SEM観察で金属間化合物が確認され、スペーサーが被着材と密着する不良が発生した。
複数の異なる板部材の積層体を加熱状態で加圧して接合する際に、積層体に均一な加圧力を付与して良好な接合体を製造するとともに、積層体の表面に異物が付着することを抑制できる。

Claims (5)
- 第一板部材と第二板部材との積層体を加圧しながら加熱して接合体を製造する接合体の製造方法であって、
前記第一板部材は第一金属板を含み、
第一金属箔/カーボンシート又はセラミックスシート/グラファイトシートがこの順に積層された第一押圧部材を、前記第一板金属板の表面に前記第一金属箔が接触するように配置し、
前記第一金属箔は、前記第一板部材と前記第一金属箔の接触面において加熱時に反応しない材料からなり、
前記第一金属箔のヤング率(GPa)と厚さ(mm)との積が0.6以上100以下であることを特徴とする接合体の製造方法。 - 第二金属箔/カーボンシート又はセラミックスシート/グラファイトシートがこの順に積層された第二押圧部材を、前記第二板部材の表面に前記第二金属箔が接触するように配置し、
前記第二金属箔は、前記第二板部材と前記第二金属箔の接触面において加熱時に反応しない材料からなり、
前記第二金属箔のヤング率(GPa)と厚さ(mm)との積が0.6以上100以下であることを特徴とする、請求項1記載の接合体の製造方法。 - 前記第一板部材又は前記第二板部材のうち、いずれか一方が銅又は銅合金からなり、他方がアルミニウム又はアルミニウム合金からなることを特徴とする請求項1又は2のいずれか一項に記載の接合体の製造方法。
- 請求項1から3のいずれか一項に記載の接合体の製造方法を用いた絶縁回路基板の製造方法であって、
前記第一板部材は、銅又は銅合金からなる第一金属板からなり、
前記第二板部材は、セラミックス基板と、前記セラミックス基板の一方の面に接合されたアルミニウム又はアルミニウム合金からなる第二金属板とからなり、
前記セラミックス基板に接合された前記第二金属板に前記第一金属板を積層して前記積層体を形成し、前記第一金属板に前記第一金属箔を接触させた状態で前記第一金属板と前記第二金属板とを固相拡散接合することを特徴とする絶縁回路基板の製造方法。 - 請求項2に記載の接合体の製造方法を用いた絶縁回路基板の製造方法であって、
前記第一板部材は、銅又は銅合金からなる第一金属板と、炭化ケイ素の多孔体にアルミニウムを主成分とする金属を含浸させてなるAlSiC複合材とが積層されてなり、
前記第二板部材は、セラミックス基板と、前記セラミックス基板の両面に接合されたアルミニウム又はアルミニウム合金からなる第二金属板と、一方の前記第二金属板に積層された前記第一金属板とからなり、
前記第二板部材の他方の前記第二金属板と前記第一板部材の前記第一金属板とを接触させて前記第一板部材と前記第二板部材とを積層することにより前記積層体を形成し、
前記AlSiC複合材に前記第一押圧部材の前記第一金属箔を接触させ、かつ、前記第二板部材の前記第一金属板の表面に前記第二押圧部材の前記第二金属箔を接触させた状態で、前記第一金属板と前記第二金属板、及び前記第一金属板と前記AlSiC複合材を同時に固相拡散接合することを特徴とする絶縁回路基板の製造方法。
