Abstract
本発明の課題は、基板に残存するRuを十分に除去し、さらにRuO4ガスの発生を抑制することができる除去用組成物を提供することにある。 基板に残存するルテニウムの除去用組成物であって、25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む、前記除去用組成物。
Description
本発明は、基板に残存するルテニウムを除去するための組成物に関する。
近年、半導体素子の電極および配線材料、さらにフォトマスクのマスク材料として、ルテニウム(Ru)が用いられるケースが増加している。Ruは、抵抗が低く、また、構造の微細化や薄膜化において、性能の劣化が少ないなどの利点を有する。一方で、Ruを化学蒸着法(CVD)または原子層堆積法(ALD)を用いてシリコン基板上に成膜を行うと、基板の端面や裏面にRu含有金属が付着する。これが基板上に残存すると、素子特性に著しい悪影響を及ぼす場合があるため、該Ru含有金属を除去する必要がある(特許文献1)。
Ru含有金属を除去するための組成物として、次亜塩素酸(特許文献1)、臭化水素(特許文献2)、塩素(特許文献3)、硝酸セリウム塩(特許文献4および5)、過ヨウ素酸(特許文献6~8)の夫々を含む組成物が検討されてきた。

本発明者らは、Ruは除去用組成物中で酸化が進むと四酸化ルテニウム(RuO4)となり、有毒ガスとして揮発し、作業者の健康や周囲環境への影響が懸念されるとの問題に直面した。この場合、RuO4を捕集するために、排気ダクトへ活性炭フィルターを設置するなどの対策を講じる必要があり、さらに、ガス化したRuO4は有機物に接触すると即座に還元されて黒色の二酸化ルテニウム(RuO2)となり、設備等への付着を通じた基板の逆汚染も懸念される。
本発明者らは、Ruは除去用組成物中で酸化が進むと四酸化ルテニウム(RuO4)となり、有毒ガスとして揮発し、作業者の健康や周囲環境への影響が懸念されるとの問題に直面した。この場合、RuO4を捕集するために、排気ダクトへ活性炭フィルターを設置するなどの対策を講じる必要があり、さらに、ガス化したRuO4は有機物に接触すると即座に還元されて黒色の二酸化ルテニウム(RuO2)となり、設備等への付着を通じた基板の逆汚染も懸念される。
そこで本発明者らは、RuO4の発生を抑制し、安全で、特別な施設を必要としないRu除去用組成物を提供することを新たな課題として検討を進めた。すなわち、本発明の課題は、基板に残存するRuを十分に除去し、さらにRuO4ガスの発生を抑制することができる除去用組成物を提供することにある。
本発明者らは、かかる課題を解決するために鋭意研究を重ねる中で、Ru除去用組成物の25℃におけるpHを8以上とすることでRuO4ガスの発生を抑制できることを見出した。さらに、前記のRu除去用組成物において、1種または2種以上の緩衝成分を加えることで十分なエッチングレートを維持し、さらに長い液ライフを実現することができることを見出し、さらに研究を進めた結果、本発明を完成するに至った。
すなわち、本発明は、以下に関する。
[1] 基板に残存するルテニウムの除去用組成物であって、
25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む、
前記除去用組成物。
[2] 25℃におけるpHが8以上11未満である、前記[1]に記載の除去用組成物。
[3] pH緩衝成分が、ホウ酸、ホウ酸塩、リン酸、リン酸塩および重炭酸塩からなる群から選択される1種または2種以上である、前記[1]または[2]に記載の除去用組成物。
[4] pH緩衝成分を0.1~5.0重量%含む、前記[1]~[3]のいずれか一項に記載の除去用組成物。

本発明の除去用組成物は、アルカリ性、とくに25℃におけるpHを8以上とすることにより、RuO4ガスの発生を抑制しながら、基板に残存するRuを十分に除去することができる。これにより、安全性を高め、作業環境を改善するとともに、RuO4ガス捕集のための増設コストを必要としない。
さらに本発明の除去用組成物は緩衝成分を含むので、Ru除去に伴うpHの上昇
を、緩衝作用によって緩慢にすることができ、Ru除去能力を維持したまま長い液ライフを有し、ひいては省資源を達成することができる。
さらに金属元素を含まない酸化剤を用いた態様では、金属不純物を生じさせることがなく、基板に金属不純物を残留させることがなく、効果的なRu除去を実現することができる。
さらに本発明の除去用組成物は緩衝成分を含むので、Ru除去に伴うpHの上昇
を、緩衝作用によって緩慢にすることができ、Ru除去能力を維持したまま長い液ライフを有し、ひいては省資源を達成することができる。
さらに金属元素を含まない酸化剤を用いた態様では、金属不純物を生じさせることがなく、基板に金属不純物を残留させることがなく、効果的なRu除去を実現することができる。
以下、本発明について、本発明の好適な実施形態に基づき、詳細に説明する。
本発明は、Ru含有薄膜および/または粒子の除去用組成物に関する。
本発明のRu含有薄膜および/または粒子の除去用組成物は、25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む。
本発明のRu含有薄膜および/または粒子の除去用組成物は、25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む。
本発明の除去用組成物において用いられる酸化剤は、Ruの酸化剤として機能するものであればとくに制限されないが、例えば、ヨウ素化合物、次亜塩素酸、臭化水素などの金属元素を含まない酸化剤や、硝酸セリウム塩などの金属元素を含む酸化剤などが挙げられる。酸化剤は、1種または2種以上を組み合わせて用いることができる。
Ru除去後に基板に残存する金属元素由来の不純物を発生させないことから、金属元素を含む酸化剤を含まず、および、金属元素を含まない酸化剤を含むことが好ましい。金属元素を含まない酸化剤としては、ヨウ素化合物が好ましい。
ヨウ素化合物としては、過ヨウ素酸またはその塩、ヨウ素酸またはその塩などが挙げられ、過ヨウ素酸またはその塩が好ましい。
過ヨウ素酸またはその塩としては、例えばオルト過ヨウ素酸、オルト過ヨウ素酸ナトリウム、メタ過ヨウ素酸およびメタ過ヨウ素酸ナトリウムなどが挙げられるが、高pHにおいても沈殿を発生させず、好ましいエッチングレートを維持する観点から、オルト過ヨウ素酸が好ましい。
Ru除去後に基板に残存する金属元素由来の不純物を発生させないことから、金属元素を含む酸化剤を含まず、および、金属元素を含まない酸化剤を含むことが好ましい。金属元素を含まない酸化剤としては、ヨウ素化合物が好ましい。
ヨウ素化合物としては、過ヨウ素酸またはその塩、ヨウ素酸またはその塩などが挙げられ、過ヨウ素酸またはその塩が好ましい。
過ヨウ素酸またはその塩としては、例えばオルト過ヨウ素酸、オルト過ヨウ素酸ナトリウム、メタ過ヨウ素酸およびメタ過ヨウ素酸ナトリウムなどが挙げられるが、高pHにおいても沈殿を発生させず、好ましいエッチングレートを維持する観点から、オルト過ヨウ素酸が好ましい。
本発明の除去用組成物において用いられる酸化剤の含有量は、Ruを除去することができれば、とくに限定されない。
酸化剤としてヨウ素化合物を用いる場合、ヨウ素化合物の含有量は、とくに限定されないが、好ましくは、1.0~10.0重量%、とくに好ましくは、3.5~7.0重量%である。
酸化剤としてヨウ素化合物を用いる場合、ヨウ素化合物の含有量は、とくに限定されないが、好ましくは、1.0~10.0重量%、とくに好ましくは、3.5~7.0重量%である。
本発明の除去用組成物において用いられるpH緩衝成分は、予め調整されたpH(例えば、pH8以上)を維持、安定化することができれば、とくに限定されない。除去用組成物がpH緩衝成分を含むことにより、その緩衝作用により、エッチング処理による酸化剤の還元と、それに伴うpHの上昇を抑制し、エッチングレートの低下を抑制することができる。
pH緩衝成分としては、ホウ酸、ホウ酸塩、リン酸、リン酸塩、重炭酸塩およびアンモニアなどが挙げられる。高pHにおける緩衝作用の観点から、ホウ酸およびホウ酸塩および炭酸水素アンモニウムが好ましい。
pH緩衝成分としては、ホウ酸、ホウ酸塩、リン酸、リン酸塩、重炭酸塩およびアンモニアなどが挙げられる。高pHにおける緩衝作用の観点から、ホウ酸およびホウ酸塩および炭酸水素アンモニウムが好ましい。
pH緩衝成分は、1種または2種以上を組み合わせて用いることができる。
pH緩衝成分の含有量は、とくに限定されないが、好ましくは、0.1~5.0重量%、とくに好ましくは、1.0~2.0重量%である。

本発明の除去用組成物は、一態様において、pHを調整する成分をさらに含む。pHを調整する成分は、pHを所望の範囲に調整できるものであればとくに制限されないが、例えば、無機アルカリおよび第四級アンモニウム水酸化物などが挙げられ、無機アルカリまたは第四級アンモニウム水酸化物が好ましい。
無機アルカリまたは第四級アンモニウム水酸化物としては、テトラメチルアンモニウムヒドロキシド(TMAH)、テトラエチルアンモニウムヒドロキシド、テトラプロピルアンモニウムヒドロキシド、テトラブチルアンモニウムヒドロキシド、エチルトリメチルアンモニウムヒドロキシド、水酸化ナトリウム、水酸化カリウム、メタケイ酸ナトリウム、メタケイ酸カリウム、オルトケイ酸ナトリウムおよびオルトケイ酸カリウムが挙げられる。好ましくは、TMAHである。
無機アルカリまたは第四級アンモニウム水酸化物としては、テトラメチルアンモニウムヒドロキシド(TMAH)、テトラエチルアンモニウムヒドロキシド、テトラプロピルアンモニウムヒドロキシド、テトラブチルアンモニウムヒドロキシド、エチルトリメチルアンモニウムヒドロキシド、水酸化ナトリウム、水酸化カリウム、メタケイ酸ナトリウム、メタケイ酸カリウム、オルトケイ酸ナトリウムおよびオルトケイ酸カリウムが挙げられる。好ましくは、TMAHである。
pHを調整する成分は、1種または2種以上を組み合わせて用いることができる。
pHを調整する成分の含有量は、とくに限定されないが、好ましくは、0.5~10.0重量%、とくに好ましくは、4.0~7.0重量%である。

本発明の除去用組成物は、一態様において、Ru含有膜および/または粒子の除去を妨げない限り、上述の成分のほかに、任意の成分を含むことが可能である。
本発明の除去用組成物の状態は、基板に残存するRuを除去できる状態であればとくに限定されないが、Ru除去した後の基板上の残留物を防ぐ観点から、例えば、水溶液などの粘性の低い液体であることが好ましい。
本発明の除去用組成物のpHは、25℃において8以上である。pHが8以上であれば、RuO4が還元され陰イオン(RuO4
-もしくはRuO4
2-)として溶液中に溶存可能となるため、RuO4ガスの発生を抑制することができる。RuO4ガスの発生を抑制し、かつ実用的なエッチングレートを維持する観点から、pHは、好ましくは、8以上11未満、とくに好ましくは、9以上10.6未満である。

本明細書における除去用組成物のエッチングレート(nm/min)は、処理時間(分)あたりの膜のエッチング量(nm)として定義される。本発明の除去用組成物のエッチングレートは、とくに限定されないが、1~15nm/minの範囲であることが好ましく、7~12nm/minの範囲であることがさらに好ましく、8~10nm/minの範囲であることがとくに好ましい。エッチングレートが低い場合、Ru含有膜に対して十分なエッチングができず、エッチングレートが高い場合、基板へダメージを与え得る。
本明細書における除去用組成物のエッチングレート(nm/min)は、処理時間(分)あたりの膜のエッチング量(nm)として定義される。本発明の除去用組成物のエッチングレートは、とくに限定されないが、1~15nm/minの範囲であることが好ましく、7~12nm/minの範囲であることがさらに好ましく、8~10nm/minの範囲であることがとくに好ましい。エッチングレートが低い場合、Ru含有膜に対して十分なエッチングができず、エッチングレートが高い場合、基板へダメージを与え得る。
本発明は、一態様において、25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む除去用組成物を用いて、基板に残存するRuを除去する方法に関する。
除去方法における除去用組成物の温度は、とくに限定されないが、例えば20~60℃が挙げられるが、好ましくは25~50℃、とくに好ましくは30~40℃である。高温ではRuO4ガスの発生が促進されるが、本発明による除去方法は、室温付近において行うことができるため、RuO4ガスの発生を抑制することができる。
除去方法における除去用組成物の温度は、とくに限定されないが、例えば20~60℃が挙げられるが、好ましくは25~50℃、とくに好ましくは30~40℃である。高温ではRuO4ガスの発生が促進されるが、本発明による除去方法は、室温付近において行うことができるため、RuO4ガスの発生を抑制することができる。
次に、本発明の除去用組成物について、以下の例によって、本発明をさらに詳細に説明するが、本発明はこれらに限定されるものではない。
[試験例1]Ruのエッチングレートの評価
(Ru含有膜のエッチングレートの評価方法)
シリコン基板上に窒化チタン膜(青色)1.5nmが成膜、さらにRu膜(銀色)10nmが成膜された、1cm×1cmの大きさのRu含有膜基板を得た。Ru含有膜基板を、表1および表2の組成を有する除去用組成物50mL中に浸漬し、30℃で、約200rpmの撹拌速度で撹拌してエッチングした(図2)。目視でRu含有膜の消失を確認し、エッチングの開始から完了までの時間(ジャストエッチング時間)を計測、エッチングレート(E.R.)の算出を行った。エッチング後のRu含有膜基板は、超純水を用いて30秒間リンスし、窒素ガス下で乾燥させた。結果を表1、表2に示す。

シリコン基板上に窒化チタン膜(青色)1.5nmが成膜、さらにRu膜(銀色)10nmが成膜された、1cm×1cmの大きさのRu含有膜基板を得た。Ru含有膜基板を、表1および表2の組成を有する除去用組成物50mL中に浸漬し、30℃で、約200rpmの撹拌速度で撹拌してエッチングした(図2)。目視でRu含有膜の消失を確認し、エッチングの開始から完了までの時間(ジャストエッチング時間)を計測、エッチングレート(E.R.)の算出を行った。エッチング後のRu含有膜基板は、超純水を用いて30秒間リンスし、窒素ガス下で乾燥させた。結果を表1、表2に示す。
表1の例1~5および7~9より、pHが増加するほど、エッチングレートが低下する傾向が認められた。また、例8、11および12より、pHが同程度であっても、過ヨウ素酸含有量の低下に伴って、エッチングレートが低下することが明らかとなった。さらに、例5および6より、pHが同程度であっても、ホウ酸(緩衝成分)を含有している除去用組成物のエッチングレートの方が、ホウ酸を含有していない除去用組成物のエッチングレートより低いことが明らかとなった。例13、15および例10、16より、pHが同程度であっても、炭酸水素アンモニウム(緩衝成分)を含有している除去用組成物のエッチングレートの方が、ホウ酸(緩衝成分)を含有している除去用組成物のエッチングレートより低いことが分かった。

[試験例2]エッチング処理後基板の表面金属濃度の評価
(エッチング処理後基板の表面金属濃度の評価方法)
4インチ四方のシリコン基板をフッ化水素溶液2.4Lに1分間浸漬した後、超純水を用いて1分間リンスした。その後、SC-1処理を1時間行った。処理後基板を超純水を用いて30秒間リンスし、終夜大気中で乾燥させて評価用基板を得た。
評価用基板を表3および4の組成を有する組成物1.0L中に浸漬し、25℃で、1分間エッチングした。エッチング後の基板は、超純水を用いて30秒間リンスし、大気中で乾燥させた。乾燥させた基板の表面金属濃度を、全反射蛍光X線分析装置(TXRF、型番3800e、RIGAKU社製)を用いて測定した。
下記の基準に基づき、表面金属濃度を評価した。結果を表3、表4に示す。
「○」:表面金属濃度が50 10A/cm2以下である。
「△」:表面金属濃度が50~200 10A/cm2である。
「×」:表面金属濃度が200 10A/cm2以上である。
[試験例2]エッチング処理後基板の表面金属濃度の評価
(エッチング処理後基板の表面金属濃度の評価方法)
4インチ四方のシリコン基板をフッ化水素溶液2.4Lに1分間浸漬した後、超純水を用いて1分間リンスした。その後、SC-1処理を1時間行った。処理後基板を超純水を用いて30秒間リンスし、終夜大気中で乾燥させて評価用基板を得た。
評価用基板を表3および4の組成を有する組成物1.0L中に浸漬し、25℃で、1分間エッチングした。エッチング後の基板は、超純水を用いて30秒間リンスし、大気中で乾燥させた。乾燥させた基板の表面金属濃度を、全反射蛍光X線分析装置(TXRF、型番3800e、RIGAKU社製)を用いて測定した。
下記の基準に基づき、表面金属濃度を評価した。結果を表3、表4に示す。
「○」:表面金属濃度が50 10A/cm2以下である。
「△」:表面金属濃度が50~200 10A/cm2である。
「×」:表面金属濃度が200 10A/cm2以上である。
表3および4に示すとおり、過ヨウ素酸を含有する除去用組成物は、除去用組成物中に金属(セリウム)を含有する組成物と比べて、エッチング処理後基板の表面金属濃度をより低減できることが確認された。
[試験例3]RuO4のガス化抑制能評価
(RuO4のガス化抑制能の評価原理)
RuO4ガスは無色であるが、有機物に接触すると、黒色のRuO2に還元される。したがって、有機物に付着した黒色物質の量に基づいて、RuO4ガスの発生の程度を評価することが可能である。ここでは、有機物として紙ワイパー(キムワイプ(登録商標)型番:S-200)を用いてRuO4のガス化抑制能を評価した例を示す(図3)。
(RuO4のガス化抑制能の評価原理)
RuO4ガスは無色であるが、有機物に接触すると、黒色のRuO2に還元される。したがって、有機物に付着した黒色物質の量に基づいて、RuO4ガスの発生の程度を評価することが可能である。ここでは、有機物として紙ワイパー(キムワイプ(登録商標)型番:S-200)を用いてRuO4のガス化抑制能を評価した例を示す(図3)。
(RuO4のガス化抑制能の評価方法)
表1および表2の組成を有する除去用組成物50mLに対して、粒径約50μmのRu粉末を2mg添加した。容器に紙ワイパー(キムワイプ(登録商標)型番:S-200)を被せて、約25℃において、約400rpmの撹拌速度で終夜撹拌した。目視により、紙ワイパーに付着した黒色物質(RuO2)の量を観察し、下記の基準に基づき、除去用組成物のRuO4のガス化抑制能を評価した。結果を表5、表6に示す。
「◎」:紙ワイパーに付着を示さない。
「○」:紙ワイパーに付着した物質が灰色を示す。
「△」:紙ワイパーに付着した物質が濃い灰色~薄い黒色を示す。
「×」:紙ワイパーに付着した物質が黒色を示す。
表1および表2の組成を有する除去用組成物50mLに対して、粒径約50μmのRu粉末を2mg添加した。容器に紙ワイパー(キムワイプ(登録商標)型番:S-200)を被せて、約25℃において、約400rpmの撹拌速度で終夜撹拌した。目視により、紙ワイパーに付着した黒色物質(RuO2)の量を観察し、下記の基準に基づき、除去用組成物のRuO4のガス化抑制能を評価した。結果を表5、表6に示す。
「◎」:紙ワイパーに付着を示さない。
「○」:紙ワイパーに付着した物質が灰色を示す。
「△」:紙ワイパーに付着した物質が濃い灰色~薄い黒色を示す。
「×」:紙ワイパーに付着した物質が黒色を示す。
表5に示すとおり、ホウ酸を(緩衝成分)を含有している除去用組成物の場合、RuO4のガス化を十分に抑制するためには、除去用組成物のpHを9.0以上、更に好ましくはpHを10より高くする必要性が示唆された。表6より、炭酸水素アンモニウム(緩衝成分)を含有している除去組成物の場合、除去用組成物のpHを9.6より高くする必要性が示唆された。また、例10、16より、同程度のpHであっても、炭酸水素アンモニウム(緩衝成分)を含有している除去組成物の方が、ホウ酸を(緩衝成分)を含有している除去組成物より、RuO4のガス化抑制能が高い事が示唆された。
[試験例4]液ライフ評価
(液ライフの評価方法)
表7および表8の組成を有する除去用組成物50mLに対して、粒径約50μmのRu粉末を2mg添加した。容器に紙ワイパー(キムワイプ(登録商標)型番:S-200)を被せて、約25℃において、約400rpmの撹拌速度で終夜撹拌した(図4)。Ru粉末添加前後の除去用組成物のpHおよびエッチングレートを測定し、下記の基準に基づき、除去用組成物の液ライフを評価した。結果を表7、表8に示す。
「○」:pHの変化量が0.2以下であり、かつ、E.R.低下量が2nm/min.以下である。
「△」:pHの変化量が0.2~0.3であり、かつ、E.R.低下量が2~3nm/min.である。
「×」:pHの変化量が0.3以上であり、かつ、E.R.低下量が3nm/min.以上である。
(液ライフの評価方法)
表7および表8の組成を有する除去用組成物50mLに対して、粒径約50μmのRu粉末を2mg添加した。容器に紙ワイパー(キムワイプ(登録商標)型番:S-200)を被せて、約25℃において、約400rpmの撹拌速度で終夜撹拌した(図4)。Ru粉末添加前後の除去用組成物のpHおよびエッチングレートを測定し、下記の基準に基づき、除去用組成物の液ライフを評価した。結果を表7、表8に示す。
「○」:pHの変化量が0.2以下であり、かつ、E.R.低下量が2nm/min.以下である。
「△」:pHの変化量が0.2~0.3であり、かつ、E.R.低下量が2~3nm/min.である。
「×」:pHの変化量が0.3以上であり、かつ、E.R.低下量が3nm/min.以上である。
表7に示すとおり、ホウ酸(pH緩衝成分)を含有する除去用組成物は、Ruを溶解した後のエッチングレートおよびpHの変化を抑制することが確認された。また、表8より、炭酸水素アンモニウム(緩衝成分)を含有している除去用組成物においても、Ruを溶解した後のエッチングレートおよびpHの変化を抑制することが確認された。これによりpH緩衝成分が除去用組成物の液ライフの向上に寄与することが確認された。
Claims (13)
- 基板に残存するルテニウムの除去用組成物であって、
25℃におけるpHが8以上であり、1種または2種以上のpH緩衝成分を含む、
前記除去用組成物。 - 25℃におけるpHが8以上11未満である、請求項1に記載の除去用組成物。
- pH緩衝成分が、ホウ酸、ホウ酸塩、リン酸、リン酸塩および重炭酸塩からなる群から選択される1種または2種以上である、請求項1または2に記載の除去用組成物。
- pH緩衝成分を0.1~5.0重量%含む、請求項1~3のいずれか一項に記載の除去用組成物。
- 金属元素を含まない酸化剤を含み、および、金属元素を含む酸化剤を含まない、請求項1~4のいずれか一項に記載の除去用組成物。
- 金属元素を含まない酸化剤が、ヨウ素化合物である、請求項5に記載の除去用組成物。
- ヨウ素化合物が、過ヨウ素酸またはその塩である、請求項6に記載の除去用組成物。
- 過ヨウ素酸またはその塩が、オルト過ヨウ素酸、オルト過ヨウ素酸ナトリウム、メタ過ヨウ素酸およびメタ過ヨウ素酸ナトリウムからなる群から選択される1種または2種以上である、請求項7に記載の除去用組成物。
- ヨウ素化合物を1.0~10.0重量%含む、請求項6~8のいずれか一項に記載の除去用組成物。
- 水溶液である、請求項1~9のいずれか一項に記載の除去用組成物。
- 請求項1~10に記載の除去用組成物を用いて、基板に残存するルテニウムを除去する方法。
- 1種または2種以上のヨウ素化合物を含み、かつ、25℃におけるpHが8以上である、除去用組成物を用いて、四酸化ルテニウムの発生を抑制しながら、基板に残存するルテニウムを除去する方法。
- 除去用組成物が、さらにpH緩衝成分を1種または2種以上含む、請求項12に記載の方法。
