Abstract
Description
本明細書で使用される用語は、実施形態を説明するためのものであり、本発明を限定するものではない。
本発明のルテニウムエッチング液組成物は、過ヨウ素酸及びアンモニウムイオンを含み、pHが6以上7.5以下であり得る。また、本発明のルテニウムエッチング液組成物は、第四級アルキルアンモニウムの水酸化物をさらに含むことができる。
一方、本発明のルテニウムエッチング液組成物は、本発明の目的を損傷させない範囲内で他の化合物をさらに含むことができるが、フッ素(HF)などのフッ素イオン(F―)を生成する化合物は含まないことが好ましい。エッチング液組成物にフッ素イオン(F―)を生成する化合物が含まれる場合、下部膜であるシリコン膜及びバリア膜が損傷するという問題が発生するおそれがある。
本発明は、本発明によるエッチング液組成物を用いてルテニウム金属膜をエッチングするステップを含むパターン形成方法を提供する。
本発明は、本発明によるパターン形成方法を含む表示装置用アレイ基板の製造方法、及び前記方法によって製造された表示装置用アレイ基板を提供する。
下記表1及び表2に示すような組成及び残量の水を含む実施例1~31及び比較例1~17のルテニウムエッチング液組成物をそれぞれ製造した(単位:重量%)。
A-2:過ヨウ素酸カリウム(potassium periodate)
A-3:過ヨウ素酸テトラエチルアンモニウム(tetraethylammonium periodate)
A-4:過ヨウ素酸テトラブチルアンモニウム(tetrabutylammonium periodate)
B-1:酢酸アンモニウム(ammonium acetate)
B-2:硫酸アンモニウム(ammonium sulfate)
B-3:スルファミン酸アンモニウム(ammonium sulfamate)
B-4:ギ酸アンモニウム(ammonium formate)
B-5:シュウ酸アンモニウム(ammonium oxalate)
B-6:安息香酸アンモニウム(ammonium benzoate)
B-7:過硫酸アンモニウム(ammonium persulfate)
B-8:炭酸アンモニウム(ammonium carbonate)
B-9:カルバミン酸アンモニウム(ammonium carbamate)
B-10:塩化アンモニウム(ammonium chloride)
B-11:リン酸アンモニウム(ammonium phosphate)
C-1:酢酸テトラメチルアンモニウム(tetramethylammonium acetate)

実験例
(1)ルテニウム膜エッチング速度の評価
ルテニウムウェーハ上にルテニウムが300Åの厚さに蒸着されたウェーハを3.0×3.0cmの大きさに切って試験片を準備した。前記試験片を23℃、400rpmの条件で実施例1~31及び比較例1~17のエッチング液組成物に1分間浸漬した。次いで、試験片を取り出して水で洗浄した後、エア(air)を用いて乾燥させ、XRF分析によってエッチング後のルテニウム膜の厚さを測定した後、膜厚さの変化値でルテニウム膜のエッチング速度を計算した。このとき、エッチング速度は、次の基準で評価した。その結果を下記表3及び表4に示す。
◎:エッチング速度300Å/min以上
○:エッチング速度300Å/min未満~250Å/min以上
△:エッチング速度250Å/min未満~200Å/min以上
X:エッチング速度200Å/min未満
(2)RuO 4 ガス発生の評価
実施例1~31、及びルテニウム膜エッチング速度が200Å/分以上である比較例のエッチング液組成物50mLをボトルに入れ、各ボトルに、ルテニウムが300Åの厚さに蒸着されたウェーハを1.5×1.5cmの大きさに切った試験片を添加した。前記試験片を添加した後、銅膜質を付着したキャップでボトルの入口を密封し、室温に3時間放置した後、銅膜質の変色を肉眼で確認した。ルテニウム膜のエッチング速度が200Å/分未満である組成物の場合、実質的にルテニウム膜のエッチングが起こるとは見えず、RuO4を含むエッチング副生成物を生成しないので、評価対象から除外した。RuO4ガスを生成するか否かは、次の基準で評価し、その結果を表3及び表4に示す。
○:銅膜質の変色あり(RuO4ガスの発生)
X:銅膜質の変色無し(RuO4ガスの未発生)
(3)保管安定性の評価
実験例(1)で用いた実施例1~31及び比較例1~17のエッチング液組成物を23℃で3ヶ月間保管した。3ヶ月経過後の実施例1~31と比較例1~17のエッチング液組成物のルテニウム膜エッチング速度を再び測定した後、保管前後のルテニウム膜に対するエッチング速度減少率を計算して保管安定性を評価した。このとき、エッチング液組成物の保管安定性は、次の基準で評価し、その結果を下記表3及び表4に示す。
◎:エッチング速度減少率0%
○:エッチング速度減少率0%超過~3%以下
△:エッチング速度減少率3%超過~5%未満
X:エッチング速度減少率5%超過
(4)溶解性の評価
実施例1~31及び比較例1~17のエッチング液組成物に含まれる構成要素の溶解性を確認した。各構成要素の含有量比が適切ではないため溶解性が低下する場合、再結晶化/沈殿が誘発されるおそれがあり、このように減少した混合安定性は、エッチング工程における不純物生成の可能性を高めることができる。このとき、エッチング液組成物中の構成要素の溶解性は、UV-Vis spectroscopy装備を用いて各エッチング液組成物の透明度分析を行うことにより評価された。具体的な評価基準は、次の通りである。評価結果は、下記表3及び表4に示す。

○:98%以上~100%未満
△:95%以上~98%未満

Claims (8)
- 過ヨウ素酸及びアンモニウムイオンを含むルテニウムエッチング液組成物であって、
pHが6以上7.5以下である、ルテニウムエッチング液組成物。 - 第四級アルキルアンモニウムの水酸化物をさらに含む、請求項1に記載の方ルテニウムエッチング液組成物。
- ルテニウム金属膜エッチング速度が200Å/min以上である、請求項1に記載のルテニウムエッチング液組成物。
- 20℃~25℃で3ヶ月経過後のルテニウム金属膜エッチング速度減少率が5%以下である、請求項1に記載のルテニウムエッチング液組成物。
- エッチング液組成物の総重量に対して、
前記過ヨウ素酸0.1~5重量%と、
前記アンモニウムイオン0.1~5重量%と、
残量の水と、を含む、請求項1に記載のルテニウムエッチング液組成物。 - 請求項1~5のいずれか1項に記載のエッチング液組成物を用いてルテニウム金属膜をエッチングするステップを含む、パターン形成方法。
- 請求項6に記載のパターン形成方法を含む、表示装置用アレイ基板の製造方法。
- 請求項7に記載の製造方法によって製造された、表示装置用アレイ基板。
