Definitions
- the present invention relates to an ion milling apparatus for producing a plane or a cross section of a sample using an ion beam.
- An ion milling apparatus is used as a sample pretreatment apparatus such as a scanning electron microscope (SEM) for producing a plane or a cross section of a sample in a wide range of fields to be observed.
- the ion milling device is a device that irradiates a sample with an ion beam to process the sample surface by physical sputtering, and irradiates the sample without focusing and scanning the ion beam to polish the sample surface.
- the plane milling method is a method of directly irradiating an ion beam onto a sample surface to cut a sample, and can cut a wide range of samples at high speed.
- a shielding plate is placed between the ion source and the sample, the sample is projected from the shielding plate by about several ⁇ m to 200 ⁇ m, and the sample is projected from the shielding plate.
- a smooth cross section of the sample can be formed along the end face of the shielding plate.
- Patent Literature 1 discloses an ion gun capable of increasing the amount of released ions in order to increase the milling speed.
- a focused ion beam (FIB: Focused Ion Beam) device is used as a sample pretreatment device to produce a sample slice of a transmission electron microscope (TEM).
- FIB Focused Ion Beam
- TEM transmission electron microscope
- the principle of processing a sample in an FIB apparatus is the same as that of an ion milling apparatus. Therefore, the FIB apparatus has a similar problem when processing a material having an imide bond.
- Non-Patent Document 1 discloses that by adding water molecules (water vapor) as an assist gas to an ion beam, the processing time of a C-containing material such as polyimide by a FIB apparatus can be significantly reduced.
- the reason why the material having an imide bond can be processed at a high speed by the FIB apparatus by using water vapor as the assist gas is considered to be that the material having the imide bond is hydrolyzed by the presence of water molecules.
- the FIB apparatus and the ion milling apparatus are common in processing a sample by physical sputtering using an ion beam, and the ion milling apparatus also processes polyimide by adding water molecules (water vapor) as an assist gas to the ion beam. It is believed that the time can be significantly reduced.
- the processing range of the FIB apparatus is extremely narrow, about several tens of ⁇ m, whereas the ion milling apparatus requires a processing range of 1 mm or more.
- the sample to be irradiated with the ion beam is placed in a sample chamber (vacuum chamber) held in a high vacuum.
- the ion milling apparatus has a large processing range, so that it is extremely difficult to stably supply water molecules to the processing area. Even when water vapor (water molecules) is supplied in a vacuum atmosphere, the water molecules are immediately scattered and cannot be kept near the sample processing surface. For this reason, when the water vapor is excessively supplied to the sample chamber, the degree of vacuum in the sample chamber is reduced, which has an adverse effect on the ion beam.
- An ion milling apparatus includes a vacuum chamber for holding a sample in a vacuum atmosphere, an ion gun for irradiating the sample with an unfocused ion beam, and a mixed solution of a water-soluble ionic liquid and water. And a nozzle for supplying the vaporized vapor of the mixed solution to the vicinity of the sample processing surface by the ion beam.
- FIG. 1 is an ion milling apparatus according to a first embodiment.
- This is an ion milling device in which an ion gun is provided with a tilting mechanism.
- This is an ion milling device provided with a sample rotation mechanism.
- FIG. 4 is a diagram illustrating the dependence of the milling rate on the beam irradiation angle. It is an example of arrangement of a sample rotation mechanism. It is an example of arrangement of a sample rotation mechanism.
- FIG. 9 is a diagram illustrating the vicinity of a sample container of the ion milling apparatus according to the second embodiment. It is an ion milling device provided with a cooling mechanism.
- FIG. 1 shows an ion milling apparatus according to the first embodiment.
- Embodiment 1 is a configuration suitable for plane milling.
- the sample 3 is a sample containing a material having an imide bond.
- the sample 3 is kept in a vacuum atmosphere in the vacuum chamber 6 and irradiated with the non-focused ion beam 2 from the ion gun 1 to process the surface thereof.
- This apparatus has a water vapor supply mechanism for supplying water molecules as an assist gas together with the irradiation of the ion beam 2 in order to process a material having an imide bond.
- a sample container 18 is provided in the vacuum chamber 6, and the sample 3 is placed on the sample holder 5 of the sample container 18. Have been.
- the shape of the sample container 18 is not particularly limited, the sample container 18 is a cylindrical container, and has at least an opening for passing the ion beam 2 on the upper surface. Alternatively, it may have a shape in which the entire upper surface is open like a petri dish. Alternatively, the upper side of the sample container 18 may be narrowed instead of the cylindrical shape.
- the water vapor supply mechanism has a first nozzle 11 and a second nozzle 12, and during processing by the ion beam 2, the first nozzle 11 is moved from the opening of the sample container 18 to the second nozzle 11. Nozzle 12 supplies water molecules from the bottom surface of the sample container 18.
- the first nozzle 11 can increase the proportion of water molecules reaching the vicinity of the sample processing surface 4 by directly injecting water vapor (water molecules) from the opening of the sample container 18 to the sample 3.
- the second nozzle 12 ejects water vapor (water molecules) from the bottom surface of the sample container 18 and scatters the water vapor on the wall surface of the sample container 18 to increase the amount of water molecules reaching the vicinity of the sample processing surface of the sample 3. Can be. For this reason, it is desirable to make the opening on the upper surface of the sample container 18 as small as possible.
- the ion beam 2 is irradiated with the ion beam 2 inclined with respect to the sample surface, as described later. . In this way, the sample container 18 and the nozzles 11 and 12 allow water molecules to stay as close to the sample processing surface of the sample 3 as possible.
- the steam supply mechanism of the first embodiment controls the vapor pressure of the water supplied as the assist gas and reduces the amount of the water molecules supplied from the nozzles 11 and 12, so that the excess water vapor is supplied to the vacuum chamber 6. Of the degree of vacuum caused by the heating.
- the mechanism will be described.
- a mixed solution 13 of the ionic liquid stored in the ionic liquid storage unit 24 and the water stored in the water storage unit 25 is stored in the vaporization container 17. Is reduced (Raoul's law), and steam having a low vapor pressure is introduced into the vacuum chamber 6. By reducing the vapor pressure of the introduced water, the amount of water molecules supplied to the vacuum chamber 6 can be reduced.
- a water-soluble ionic liquid having a melting point of 100 ° C. or less and dilutable with water is used as the ionic liquid.
- the steam supply mechanism is disposed in an atmospheric pressure atmosphere outside the vacuum chamber 6 except for the nozzles 11 and 12 and a pipe portion connected to the nozzle.
- An ionic liquid storage unit 24 for storing ionic liquid is connected to the vaporization container 17 via a pipe 26, and a water storage unit 25 for storing water is connected via a pipe 27 to the vaporization container 17.
- the amount of the mixed solution 13 is monitored by a liquid level sensor 19, and the concentration of the mixed solution 13 is measured by a densitometer 20.
- the solution control unit 21 controls the flow control valve 22 provided on the pipe 26 and the flow control valve provided on the pipe 27 so that the liquid level and the concentration of the mixed solution 13 measured by the densitometer 20 maintain optimal values.
- By sending control signals to the valves 23 respective liquids are supplied from the ionic liquid storage unit 24 and the water storage unit 25 to the vaporization container 17 through the pipes 26 and 27.
- a dew point meter 29 is further installed in the vaporization container 17 to measure the concentration (humidity) of the water vapor retained in the vaporization container 17.
- a dew point meter 30 is also installed near the sample processing surface 4 of the sample container 18 to measure the concentration (humidity) of water vapor near the sample processing surface 4, and each measured value is monitored by the humidity control unit 28. ing.
- the humidity control unit 28 controls the supply amount of water vapor from the nozzles 11 and 12 based on the measured values of the dew point meter 29 and the dew point meter 30.
- the valve 9 and the flow rate adjusting valve 10 are controlled to adjust the amount of water vapor supplied from the nozzle or to stop the supply. Both of the two nozzles may be used, or only one of them may be used. Further, the steam may be supplied continuously, or the open / close valves 7, 9 may be controlled by a pulse signal so as to be opened / closed periodically to supply the steam intermittently. By intermittently supplying steam, the amount of steam supplied from the nozzle into the vacuum chamber 6 can be further reduced.
- Water vapor (water molecules) staying in the vicinity of the sample processing surface 4 becomes an assist gas of the ion beam 2 irradiated from the ion gun 1 and accelerates the processing speed of the sample 3 containing a material having an imide bond.
- the water vapor supplied into the vacuum chamber 6 is introduced from the atmospheric pressure atmosphere into the vacuum atmosphere, and expands at a stretch, thereby also having a cooling effect of lowering the temperature of the sample 3 in the vacuum chamber 6. This has the effect of suppressing sublimation or melting of the sample 3 due to the heat of irradiation by the ion beam 2.
- FIG. 2 shows the ion milling apparatus shown in FIG. 1 with an ion gun 1 tilting mechanism.
- the tilt mechanism can arbitrarily adjust the tilt angle ⁇ of the ion gun 1 from 0 to 90 °, and can control the formation of irregularities on the sample surface by the tilt angle ⁇ of the ion gun 1.
- FIG. 3 shows an ion milling apparatus provided with a sample rotating mechanism for rotating the sample 3.
- the sample 3 is placed on the sample holder 5 above the worm gear 32, and the motor 33 for driving the cylindrical worm 32a is rotated, so that the worm wheel (rotary disk) 32b is rotated about the center axis c in the vertical direction.
- the center 34 of the sample holder 5 is provided in alignment with the center axis c, and the sample holder 5 and the sample 3 rotate with the rotation of the worm wheel 32b.
- the inclination angle ⁇ of the ion gun 1 is 0 °
- the center of the ion gun coincides with the center 34 and the center axis c of the sample holder 5.
- the ion gun 1 is provided with a moving mechanism for moving the ion gun 1 in the Z direction (vertical direction) or the Y direction (horizontal direction).
- a moving mechanism for moving the ion gun 1 in the Z direction (vertical direction) or the Y direction (horizontal direction).
- the milling speed (sputter yield) by the ion beam depends on the irradiation angle of the ion beam 2 and also depends on the material to be processed.
- FIG. 4 shows a beam irradiation angle dependency 41 of Si and a beam irradiation angle dependency 42 of Cu.
- the center of the sample holder 5 and the center of the ion gun are decentered by ⁇ by the moving mechanism of the ion gun 1 by ⁇ , and the center of the ion gun 35c with respect to the sample surface is maintained at 30 ° by the tilting mechanism of the ion gun 1.
- Processing is performed by irradiation with the ion beam 2.
- the beam irradiation angle is about 30 °, the difference in the milling rate depending on the material is large. For this reason, it is possible to form an uneven surface reflecting the difference in the milling rate depending on the structure and crystal orientation of the sample material.
- Such a processed surface is suitable for the purpose of observing a crystal grain boundary, discriminating a layer of a multilayer film cross section, or the like.
- the ion beam 2 is irradiated and processed by the tilting mechanism of the ion gun 1 while maintaining the axis of the ion gun center 35c with respect to the sample surface at 80 °.
- the beam irradiation angle is about 80 °, the difference in the milling rate between the materials is small. For this reason, it is possible to form a relatively flat processed surface while suppressing the formation of irregularities due to the difference in the milling rate of the sample material composition, and to perform the final finish for the purpose of removing polishing marks that cannot be avoided by mechanical polishing etc. Suitable for the purpose.
- FIG. 5A is an example in which a worm gear constituting a sample rotating mechanism is built in the sample container 18.
- the second nozzle 12 is arranged at the bottom of the sample container 18 as shown in FIG. 1, there is a possibility that water molecules may not be able to reach the vicinity of the sample processing surface 4 because it is hindered by the worm wheel (rotary disk). .
- the sample 3 is placed on the sample holding unit 5 arranged on a worm wheel (rotary disk), and the nozzle is arranged so that water vapor is supplied to the sample 3 from the side surface of the sample container 18. are doing.
- the nozzle 11 and the nozzle 12 are arranged at a position higher than the sample processing surface 4 of the sample 3.
- the number of nozzles is not particularly limited.
- FIG. 5B is an example in which the sample container 18 is arranged on a worm wheel (rotary disk).
- the second nozzle 12 is disposed so as to pass through the center of the worm wheel.
- FIG. 6 shows an ion milling apparatus suitable for cross-section milling, showing the vicinity of the sample container 18. Parts not shown in FIG. 6 are common to FIG. A cross section of the sample 3 is manufactured using the shielding plate 63.
- the sample holder 61 is connected to a swing shaft 72 at a connecting portion 64, and the swing shaft 72 is connected to a motor 71.
- the motor 71 swings the swing shaft 72 clockwise and counterclockwise about the central axis D by an angle ⁇ .
- the central axis D extends in the horizontal direction, passes through the center of the sample holder 61, and is located at a position at the same height as the upper surface of the sample 3.
- An opening 62 is provided in the sample holder 61.
- the sample 3 is placed on the sample holder 61 so as to protrude from the shielding plate 63 by a predetermined length, and the portion where the sample 3 protrudes is located at the opening 62 of the sample holder 61. .
- the sample 3 is irradiated with the ion beam 2 from directly above the sample 3 while being swung clockwise and counterclockwise about the central axis D by the motor 71, so that the cross section milling of the sample 3 is performed. Since the sample 3 is protruded from the opening 62 of the sample holder 61, the ion beam 2 hits the sample holder 61 and the sample holder 61 is sputtered, thereby preventing the cross section of the sample 3 from being contaminated. .
- the sample holding unit 61 performs a swing operation, and is arranged so that steam is jetted from the side surface of the sample container 18 to the sample 3 in order to stably supply water vapor near the sample processing surface.
- the nozzles 11 and 12 are arranged at a position higher than the upper surface of the sample 3.
