Description
本発明は、撮像装置によって被写体の高さの検出を行うボンディング装置およびその方法に関する。
半導体チップ(ダイ)を配線基板やリードフレームに実装する装置として、ダイボンディング装置やフリップチップボンディング装置が用いられている。
基板あるいはリードフレームには厚さのバラツキがあるので、このような装置では、例えば、基準点から基板面までの距離を超音波やレーザを用いた非接触の距離センサで測定し、その測定結果から基板あるいはリードフレームの高さを検出する方法が用いられている(例えば、特許文献1参照)。
また、ダイボンディング装置において、斜め方向から基板面に投影した検出パターンの画像と、斜め方向から基板上に塗布したペーストの表面に投影した検出パターンの画像との位置ずれにより基板面からのペーストの高さを検出する方法も用いられている(例えば、特許文献2参照)。
しかし、基板等の高さを検出するために、距離センサや検出パターン投影機のような基板や基板にボンディングされた半導体チップ等(ボンディング対象物)の高さ検出を行う専用の機器をボンディング装置に搭載すると、ボンディング装置が複雑になってしまうという問題がある。
また、近年、チップを何段にも重ね合わせる積層チップが増えてきている。ワイヤボンディング装置、ダイボンディング装置において、現在ボンディングを行っている段数が何段なのかを測定したいという要求が増えている。また、フリップチップボンディング装置においては、下段のチップの傾斜角(平坦度)を検出したいという要求がある。更に、ツール交換式のボンディング装置、例えば、ダイボンディング装置、フリップチップボンディング装置等においては、交換したツールの傾斜、あるいは平坦度を検出したいという要求がある。このように、近年、ボンディング装置において、装置内で様々な3次元測定、あるいは、高さ測定を行いたいという要求が増加して来ている。
そこで、本発明は、簡便な方法でボンディング装置の部品または被写体の高さ検出を行うことを目的とする。

本発明のボンディング装置において、第1光路は、光学系の被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、第2光路は、第1部分の光軸に対して第1傾斜光路と反対側に傾斜した第2傾斜光路であり、照明ユニットは、複数の光源を含む光源アレイであり、光源アレイからの光を透過する孔が中心から偏心して設けられ、中心が光学系の第1部分の光軸と同軸で、第1部分の光軸の周りに回転可能な遮蔽板を含み、制御部は、照明ユニットを点灯させ、第1画像を取得する際には、孔を第1部分の光軸から偏心した第1位置とし、第2画像を取得する際には、孔を第1部分の光軸に対して第1位置と反対側の第2位置とすること、としてもよい。
本発明のボンディング装置において、第1光路は、光学系の被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、第2光路は、第1部分の光軸に対して第1傾斜光路と反対側に傾斜した第2傾斜光路であり、光学系は、レンズと、レンズと撮像素子との間に配置された絞りと、を含み、絞りは、光学系の絞りを通る第2部分の光軸から偏心した位置に第1傾斜光路または第2傾斜光路を通して被写体を照明した反射光を通す開口を有すること、としてもよい。
本発明のボンディング装置において、絞りは第2部分の光軸の周りに回転可能であり、制御部は、撮像素子によって第1画像を取得する際には、開口の位置を第1傾斜光路を通して被写体を照明した反射光を通す位置とし、
撮像素子によって第2画像を取得する際には、開口の位置を第2傾斜光路を通して被写体を照明した反射光を通す位置とすること、としてもよい。

本発明のボンディング装置において、光学系は、テレセントリック光学系としてもよい。
本発明の被写体の基準高さからの変化量を算出する方法は、被写体の像を結像させる光学系と、光学系が結像させた像を画像として取得する撮像素子と、複数の光源を含み、光学系の光路を通して被写体を照明する照明ユニットと、撮像素子の取得した画像の処理を行う制御部と、を有する撮像装置を準備し、光学系の被写体に向かう第1光路を通して被写体を照明して撮像素子によって被写体の第1画像を取得し、第1光路に対して傾斜した第2光路を通して被写体を照明して撮像素子によって被写体の第2画像を取得し、第1画像と第2画像との位置ずれ量に基づいて被写体の基準高さからの変化量を算出することを特徴とする。
本発明の被写体の基準高さからの変化量を算出する方法において、第1光路は、光学系の被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、第2光路は、第1部分の光軸に対して第1傾斜光路と反対側に傾斜した第2傾斜光路であり、照明ユニットは、複数の光源を含む光源アレイであり、光源アレイの内、第1部分の光軸から偏心した第1位置に配置された第1光源を点灯させ、その他の光源を消灯させることにより、第1傾斜光路を通して被写体を照明して撮像素子によって第1画像を取得し、第1部分の光軸に対して第1位置と反対側の第2位置に配置された第2光源を点灯させ、その他の光源を消灯させることにより、第2傾斜光路を通して被写体を照明して撮像素子によって第2画像を取得することとしてもよい。
本発明の被写体の基準高さからの変化量を算出する方法において、第1光路は、光学系の被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、第2光路は、第1部分の光軸に対して第1傾斜光路と反対側に傾斜した第2傾斜光路であり、光学系は、レンズと、レンズと撮像素子との間に配置された絞りと、を含み、絞りは、光学系の絞りを通る第2部分の光軸から偏心した位置に第1傾斜光路または第2傾斜光路を通して被写体を照明した反射光を通す開口を有し、第2部分の光軸の周りに回転可能であり、撮像素子によって第1画像を取得する際には、開口の位置を第1傾斜光路を通して被写体を照明した反射光を通す位置とし、撮像素子によって第2画像を取得する際には、開口の位置を第2傾斜光路を通して被写体を照明した反射光を通す位置とすることとしてもよい。
本発明は、簡便な方法でボンディング装置の部品または被写体の高さ検出を行うことができる。
以下、図面を参照しながら、本実施形態のボンディング装置100について説明する。図1に示すように、ボンディング装置100は、光学系20と、撮像素子70と、照明ユニット30と、制御部80と、基板12を真空吸着するボンディングステージ11とを備えている。ボンディング装置100は、図示しないボンディングヘッドに取り付けられボンディングツールに吸着した半導体チップ等の電子部品13(ボンディング対象物)を基板12の上にボンディングするものである。なお、各図では、電子部品13の方向を明確に示すために、電子部品13を矢印で示す。以下、矢の向かう方向の端を先端、矢の向か方向と反対側の端を根本部、先端と根本部との中間を中央として説明する。また、電子部品13は被写体である。
光学系20は、被写体である電子部品13に向かう方向であるZ軸方向の第1部分の光軸24に配置されたレンズ21と、照明ユニット30とレンズ21との間に配置されたハーフミラー23と、ハーフミラー23と撮像素子70との間に配置された絞り22で構成されている。ハーフミラー23から絞り22の中心を通り撮像素子70に延びる一点鎖線は、絞り22を通りY方向に向かう第2部分の光軸25を示す。
レンズ21の主平面から絞り22までの距離はレンズ21の焦点距離fであり、前側テレセントリック光学系を構成している。また、レンズ21の主平面から後で説明する拡散板33またはLED32までの距離も焦点距離fとなっている。従って、光学系20は、テレセントリック光学系となっている。
光学系20は、図1に矢印で示す電子部品13の像を撮像素子70の撮像面71の上に結像させる。撮像素子70は、撮像面71の上に結像された像を電子部品13の画像14として取得し、制御部80に出力する。
照明ユニット30は、基体部31と、基体部31に取り付けられた光源である複数のLED32と複数のLED32のZ方向下側に取り付けられた拡散板33とで構成されている。複数のLED32は、平面状に広がったLEDアレイ32aを形成している。なお、拡散板33は設けなくてもよい。
制御部80は、内部に演算や情報処理を行うCPU81と、制御プログラムや制御データ、マップ等を格納するメモリ82とを含むコンピュータである。照明ユニット30の各LED32は、制御部80の指令によってオン、オフする。なお、光学系20と照明ユニット30と撮像素子70と制御部80とはボンディング装置100の撮像装置85を構成する。
以上のように構成されたボンディング装置100の撮像装置85によって基板12の上にボンディングされた電子部品13(図中では矢印で示す)の画像を取得する際の光路について説明する。なお、基板12の上の面は、基準面であり、光学系20の合焦面である。図1に示すように、各LED32が発光すると、各LEDからの光は、広がりながらハーフミラー23を透過し、電子部品13に向かってレンズ21を通過する。図1に示すように、レンズ21を通過した照明光は、実線41,42,43に示すように、収束しながら電子部品13全体を照明する。電子部品13の表面で反射した反射光は、実線43、41、42に示すように広がりながらレンズ21に向かって進み、ハーフミラー23に向かってレンズ21を通過する。ハーフミラー23に向かってレンズ21を通過した光は、ハーフミラー23で反射して絞り22の開口22aを通過し、実線41a、42a、43aに示すように撮像素子70の撮像面71に集束する。このようにして、撮像素子70の撮像面71の上には光学系20の合焦面(基準面)にある電子部品13の像が結像される。撮像素子70は、結像した像を電子部品13の画像14として取得し、制御部80に出力する。
図2を参照しながら、照明ユニット30の第1部分の光軸24の位置にあるLED32、つまり、照明ユニット30の中心に配置されたLED32からの光がどのように進んで撮像面71に到達するか詳しく説明する。なお、図2においてハッチングを付したLED32は点灯しているLEDを示す。図2に示すように、LED32からの光は、レンズ21に向かって拡散しながらハーフミラー23を通過してレンズ21に入る。レンズ21を出た光は、第1部分の光軸24に平行な光路41、44、45を通って被写体である電子部品13に向かい、電子部品13を第1部分の光軸24に平行な光線で照明する。つまり、電子部品13を垂直上方向からの平行光線で照明する。照明光が電子部品13の垂直上方向から当たるので、電子部品13の表面で反射した反射光は垂直上方向に向かい、照明光と同様の光路41、44、45を通ってレンズ21を通過してハーフミラー23に向かい、ハーフミラー23で反射される。そして、光路41a、44a、45aに示すようにレンズ21の主平面から焦点距離fの位置にある絞り22で収束した後、広がって撮像素子70の撮像面71に達し、画像14として結像する。
以上説明したように、図2に示す場合には、照明光が電子部品13の垂直上方向から当たり、電子部品13の表面で反射した反射光は垂直上方向に向うので、光学系20の合焦面(基準面)よりも高さhだけ高い電子部品13aの場合でも、照明光、反射光はいずれも、光路41、44、45及び41a、44a、45aを通って撮像面71に達する。このため、撮像面71に結像する電子部品13aの画像14aは電子部品13の画像14と同じ位置で、画像14と画像14aと間に位置ずれは発生しない。
次に、図3を参照しながら、照明ユニット30の右側のハッチングを付したLED32のみが点灯し、中央から左側の白抜きのLED32が点灯していない場合の電子部品13の画像を取得する際の光路について説明する。右側部分のLED32は、第1部分の光軸24から偏心した位置にある光源である。以下の説明では、右側部分のLED32からの光が矢印で示す電子部品13の先端を照明する場合を例に説明する。
図3に示すように、右側部分のLED32からの光は、実線46と実線47で挟まれたハッチング領域で示すように、LED32から第1部分の光軸24に対して右側に傾斜した光路を進んでレンズ21に入る。レンズ21を通った照明光は、電子部品13の矢印端で収束して電子部品13の矢印端を照明する。電子部品13の矢印端で反射した光は、実線48と実線49とで挟まれたハッチング領域で示すように、第1部分の光軸24に対して左に傾斜した光路を進んでレンズ21を通ってハーフミラー23で反射され、第2部分の光軸25から偏心した位置にある絞り22の開口22aの下側部分を通過し、実線48aと実線49aとで挟まれたハッチング領域で示す光路を進んで撮像素子70の撮像面71に達する。右側部分のLED32から光が電子部品13の中央、根元部を照明した場合も同様に、電子部品13の中央、根元部は第1部分の光軸24に対して右側に傾斜した光路を進んだ光によって照明され、反射光は、第1部分の光軸24に対して左側に傾いた光路を進んで絞り22の開口の下側部分を通過して撮像素子70の撮像面71に達する。
次に、図4を参照しながら、第1部分の光軸24から右側にずれた1つのLED32からの光がどのように進んで撮像面71に達するか詳しく説明する。図4における光路51は、図3に示す実線46と実線47で挟まれたハッチング領域の中心の光路を示し、光路52は、図3に示す実線48と実線49で挟まれたハッチング領域の中心の光路を示している。光路53は、図3に2本の実線46´、47´で示した電子部品13の中央に向かう照明光の光路の中心を示し、光路54は図3に2本の実線48´、49´で示した電子部品13の中央からの反射光の光路の中心を示す。同様に、光路55、56は、図3に2本の実線46´´、47´´で示した電子部品13の根元部の照明光の光路の中心と、図3に2本の実線48´´、49´´で示した電子部品13の根元からの反射光の光路とを示す。
図4に示すように、第1部分の光軸24から右側にずれたLED32の1つのLED32からの光は、第1部分の光軸24から右側に角度φだけ傾斜した第1傾斜光路あるいは第1光路である光路51を通って電子部品13の先端を照明し、電子部品13の先端で反射した反射光は、第1部分の光軸24から左側に角度φだけ傾斜した光路52を通ってレンズ21を通過してハーフミラー23で反射され、第2部分の光軸25から偏心した位置にある絞り22の開口22aの下側部分を通る光路52aに沿って撮像面71に達する。ここで、光路51と光路52とは第1部分の光軸24に対して線対称である。同様に、1つのLED32からの光は、第1部分の光軸24から右側に角度φだけ傾斜した第1傾斜光路あるいは第1光路である光路53、55を通って電子部品13の中央、根本部を照明し、反射光は、第1部分の光軸24から左側に角度φだけ傾斜した光路54、56を通ってレンズ21を通過してハーフミラー23で反射され、第2部分の光軸25から偏心した位置にある絞り22の開口22aの下側部分を通る光路54a、56aに沿って撮像面71に達する。そして、撮像面71には、図4に示すように、画像14が結像する。光路53と光路54、光路55と光路56はそれぞれ第1部分の光軸24に対して線対称である。
次に、1つのLED32からの光が光学系20の合焦面(基準面)よりも高さhだけ高い電子部品13aの表面を照明し、電子部品13aの画像14aを撮像面71に結像する場合の光路について説明する。
図4に示すように、1つのLED32からの光は、光路51と平行な一点鎖線で示す第1傾斜光路あるいは第1光路である光路61を通って電子部品13よりも高さがhだけ高い電子部品13aの先端を照明する。反射光は、光路52と平行な一点鎖線で示す光路62を通ってレンズ21からハーフミラー23に達し、ハーフミラー23で反射されて光路52aと同様、絞り22の開口22aの下側を通る光路62aに沿って撮像面71に達する。図4の光路62に示すように、光路が第1部分の光軸24から傾斜している場合には、電子部品13の高さが高さhだけ高くなると、反射光がハーフミラー23で反射される位置が光路51の場合よりも上側にずれる。一方、絞り22はレンズ21の主平面から焦点距離fの位置にあるので、ハーフミラー23から撮像面71に到る光路52aも光路62aも絞り22の同一点を通過する。このため、図4の光路62aに示すように、電子部品13aの画像14aの先端は、電子部品13の画像14の先端よりも下側に距離eだけずれることになる。同様に1つのLED32からの光は、図4に一点鎖線で示す第1傾斜光路あるいは第1光路である光路63、65を通って電子部品13aの中央、根本部を照明し、反射光は光路64、64a、66、66aを通って撮像面71に達するので、電子部品13aの画像14aの中央、根本部も先端と同様、下側に距離eだけずれることになる。このように、第1部分の光軸24から右側に角度φだけ傾斜した方向からの照明で電子部品13aを照明して撮像すると画像14aは、電子部品13aの高さhに応じて下側に距離eだけずれてくる。
また、第1部分の光軸24から左側にずれたLED32の1つのLED32からの光は、図4に破線62bで示すように、ハーフミラー23、レンズ21の左側を通って、先に説明したのとは逆に、第1部分の光軸24から左側に角度φだけ傾斜した第2傾斜光路あるいは第2光路である光路62を通って電子部品13aの先端を照明し、電子部品13aの先端で反射した反射光は、第1部分の光軸24から右側に角度φだけ傾斜した光路61を通ってレンズ21を通過してハーフミラー23で反射され、第2部分の光軸25から偏心した位置にある絞り22の開口22aの上側部分を通る光路61aに沿って撮像面71に達する。同様に、1つのLED32からの光は、図4に破線64b、66bで示すように、ハーフミラー23、レンズ21の左側を通って、第1部分の光軸24から左側に角度φだけ傾斜した第2傾斜光路あるいは第2光路である光路64、66を通って電子部品13aの中央、根本部を照明し、反射光は、第1部分の光軸24から右側に角度φだけ傾斜した光路63、65を通ってレンズ21を通過してハーフミラー23で反射され、第2部分の光軸25から偏心した位置にある絞り22の開口22aの上側部分を通る光路63a、65aに沿って撮像面71に達する。そして、撮像面71には、図4に示すように、画像14bが結像する。このように、第1部分の光軸24から左側に角度φだけ傾斜した方向からの照明で電子部品13aを照明して撮像すると画像14bは、電子部品13aの高さhに応じて上側に距離eだけずれてくる。
そこで、図4に示すように、照明ユニット30の光学系20の第1部分の光軸24から右側に偏心した第1位置のLED32を点灯させ、他のLED32を消灯させて、合焦面(基準面)より高さhだけ高い電子部品13aを照明して図4に示すように第1画像である電子部品13aの画像14aを取得し、次に、反対に、照明ユニット30の光学系20の第1部分の光軸24から左側に偏心した第2位置のLED32を点灯させ、他のLED32を消灯させて、合焦面(基準面)より高さhだけ高い電子部品13aを照明して図4に示すように第2画像である電子部品13aの画像14bを取得する。すると、図5に示すように、撮像素子70の撮像面71が取得する画像14aと画像14bとは位置ずれ量2eだけ離間している。
画像14aと画像14bの位置ずれ量2eと電子部品13aの合焦面(基準面)からの高さhとの関係は、例えば、ボンディングステージ11のZ方向高さあるいは、光学系20のZ方向高さを変化させて、位置ずれ量2eを計測し、図6に示すようなマップを作成して制御部80のメモリ82に格納しておく。そして、このマップを用いることにより画像14aと画像14bとの位置ずれ量2eから電子部品13aの基準面からの高さhを検出することができる。
以上説明したように、本実施形態のボンディング装置100は、ボンディング装置100に搭載されている撮像装置85の照明ユニット30の右側と左側のLED32を交互に点灯させて基準面(合焦面)より高い位置にある電子部品13aの画像14a、14bを取得するという簡便な方法で電子部品13aの基準面からの高さhの検出を行うことができる。
なお、本実施形態のボンディング装置100では、図6に示すようなマップを用いて画像14aと画像14bとの位置ずれ量2eから電子部品13aの基準面からの高さhを検出することとして説明したが、画像14aと画像14bの位置ずれ量2eと電子部品13aの合焦面(基準面)からの高さhとの関係式を作成しておき、その式を用いて画像14aと画像14bとの位置ずれ量2eを高さhに変換して高さ検出を行うようにしてもよい。また、ボンディングステージ11がZ方向に移動可能な場合には、ボンディングステージ11をZ方向に移動させて位置ずれ量2eとZ方向の高さhとのマップあるいは関係式を作成しておくようにしてもよい。
以上の説明では、ボンディング装置100に搭載されている撮像装置85の照明ユニット30の右側と左側のLED32を交互に点灯させて基準面(合焦面)より高い位置にある電子部品13aの画像14a、14bを取得して電子部品13aの基準面からの高さhの検出を行うこととして説明したが、以下に説明するように、照明ユニット30の第1部分の光軸24の位置にあるLED32、つまり、照明ユニット30の中心に配置されたLED32を点灯させて電子部品13aの画像14aを取得し、次に照明ユニット30の右側、あるいは左側のLED32を点灯させて電子部品13aの画像14aまたは14bを取得して、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の右側のLEDを点灯させて取得した画像14aとの位置ずれ量e、または、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の左側のLEDを点灯させて取得した画像14bとの位置ずれ量eに基づいて、電子部品13aの基準面からの高さhの検出を行うこととしてもよい。
先に、図2を参照して説明したように、照明ユニット30の中心に配置されたLED32の光は、電子部品13aの垂直上方から垂直光路である光路41、44、45を通して電子部品13aを照明するので、電子部品13aからの反射光も垂直上方に向かう。このため、光学系20の合焦面(基準面)よりも高さhだけ高い電子部品13aの場合でも、撮像面71に結像する電子部品13aの画像14aは電子部品13の画像14と同じ位置で、画像14と画像14aと間に位置ずれは発生しない。また、先に図3、図4を参照して説明したように、第1部分の光軸24から右側に角度φだけ傾斜した方向からの照明で電子部品13aを照明して撮像すると画像14aは、電子部品13aの高さhに応じて下側に距離eだけずれてくる。従って、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の右側のLED32を点灯させて取得した画像14aとは位置ずれ量eだけ離間している。
そこで、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の右側のLEDを点灯させて取得した画像14aとの位置ずれ量eを用いて電子部品13aの基準面からの高さhの検出を行うことができる。この際、図6に示すマップを利用して検出した位置ずれ量に対する高さhの比率を2倍として高さhを算出してもよい。また、ボンディングステージ11のZ方向高さあるいは、光学系20のZ方向高さを変化させて、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の右側のLEDを点灯させて取得した画像14aとの位置ずれ量eを計測し、図6と同様なマップを作成して制御部80のメモリ82に格納しておき、このマップを用いて位置ずれ量eから高さhを算出するようにしてもよい。また、同様に、照明ユニット30の中心に配置されたLED32を点灯させて取得した画像14aと照明ユニット30の左側のLED32を点灯させて取得した画像14aとの位置ずれ量eを用いて電子部品13aの基準面からの高さhの検出を行うこともできる。
次に、図7、8を参照して他の実施形態について説明する。本実施形態のボンディング装置200は、図7(a)に示すように、先に図1から図6を参照して説明したボンディング装置100の絞り22を第2部分の光軸25から偏心した位置に小さな開口22aを有するものとし、絞り22を第2部分の光軸25の周りに回転可能としたものである。先に図1から図6を参照して説明した部分には同様の符号を付して説明は省略する。
まず、図7を参照しながら、絞り22の開口22aが第2部分の光軸25の下側に位置している場合について説明する。照明ユニット30の複数のLED32は、全て点灯しているが、絞り22の開口22a以外の領域は光が遮断されてしまうので、絞り22の開口22aを通過する光のみが撮像素子70の撮像面71に達し、電子部品13、あるいは高さがhだけ高い電子部品13aの像を結像することができる。
図7に示すように、絞り22の開口22aは、第2部分の光軸25の下側に位置している。この位置は、図3を参照して説明した照明ユニット30の右側のLED32のみを点灯させて電子部品13を照明した場合の反射光が絞り22を通過する位置と同様の位置である。従って、絞り22の開口22aが第2部分の光軸25の下側に位置している場合には、照明ユニット30の複数のLED32が全て点灯している場合でも、図3を参照して説明した右側のLED32からの光のみが電子部品13の画像14を撮像素子70の撮像面71に結像できる。つまり、絞り22の開口22aの位置を第2部分の光軸25の下側にすることにより、照明ユニット30の複数のLED32が全て点灯している場合でも、図3を参照したと同様、第1部分の光軸24に対して右側に傾斜した光路を通る光によって電子部品13を照明する場合と同様の状態とすることができる。
従って、図8に示すように、第1部分の光軸24から右側にずれた1つのLED32からの光が電子部品13及び電子部品13aを照明して撮像素子70に画像14及び第1の画像である画像14aを結像させる際の光路は、図4を参照して説明した光路51~56、52a、54a、56a、光路61~66、62a、64a、66aと同様である。
また、絞り22を回転させて開口22aの位置を第2部分の光軸25の上側とした場合には、図7に示す場合と反対に、照明ユニット30の複数のLED32が全て点灯している場合でも、第1部分の光軸24に対して左側に傾斜した光路を通る光によって電子部品13を照明する場合と同様の状態となる。この場合、第1部分の光軸24から左側にずれた1つのLED32からの光が電子部品13aを照明して撮像素子70に第2の画像である画像14bを結像させる際の光路は、図4を参照して説明した光路62b、64b、66b、光路61~66、61a、63a、65aと同様である。
以上述べた通りであるから、制御部80は、絞り22を第2部分の光軸25の周りに回転させ、開口22aの位置を第2部分の光軸25の下側として電子部品13aの第1画像である画像14aを取得し、次に、開口22aの位置を第2部分の光軸25の上側として電子部品13aの第2画像である画像14bを取得し、画像14aと画像14bとの位置ずれ量2eを計測し、図6に示すマップあるいは位置ずれ量2eと高さhとの関係式を用いて電子部品13aの基準面からの高さhを検出することができる。
以上説明したように、本実施形態のボンディング装置200は、照明ユニット30を全点灯させたままで、絞り22を回転させて開口22aの位置を第2部分の光軸25の下側と上側とに交互に移動させて基準面(合焦面)より高い位置にある電子部品13aの画像14a、14bを取得するという簡便な方法で電子部品13aの基準面からの高さhの検出を行うことができる。
次に、図9,10を参照しながら、他の実施形態について説明する。本実施形態のボンディング装置300は、図9に示すように、図1から図6を参照して説明したボンディング装置100の照明ユニット30とハーフミラー23との間に遮蔽板90を配置したものである。先に、図1から図6を参照して説明した部分には同様の符号を付して説明は省略する。
図9、図10(a)、図10(b)に示すように、遮蔽板90はLEDアレイ32aからの光を透過する孔91が中心93から偏芯して設けられ、中心93が第1部分の光軸24と同軸となるように取り付けられている。また、遮蔽板90は、モータ等の回転駆動機構が内蔵されているハブ92を備えており、制御部80の指令によって光軸24の周りに回転するように構成されている。
図10(a)は孔91がY方向プラス側、図9に示すLEDアレイ32aの右側のLED32の位置となっており、LEDアレイ32aの右側のLED32の光を通し、他のLED32の光を遮断する。この状態は、先に説明した照明ユニット30の右側のLED32のみを点灯させたのと同様の状態である。同様に、図10(b)は、孔91がY方向マイナス側、図9に示すLEDアレイ32aの左側のLED32の位置となっており、LEDアレイ32aの左側のLED32の光を通し、他のLED32の光を遮断する。この状態は、図4を参照して説明した、照明ユニット30の左側のLED32のみを点灯させたのと同様の状態である。
制御部80は、ハブ92の中の回転駆動機構を動作させて、遮蔽板90の孔91を図10(a)に示す位置として図4を参照して説明したように第1画像である電子部品13aの画像14aを取得し、遮蔽板90の孔91を図10(b)に示す位置として図4を参照して説明したように第2画像である電子部品13aの画像14bを取得し、図6を参照して説明したマップを用いて画像14aと画像14bとの位置ずれ量2eから電子部品13aの基準面からの高さhを検出することができる。
本実施形態のボンディング装置300は、ボンディング装置300に搭載されている撮像装置85の照明ユニット30の下側の遮蔽板90を回転させて、左右両側のLED32を交互に点灯させたと同様の状態として基準面(合焦面)より高い位置にある電子部品13aの第1画像である画像14a及び第2画像である画像14bを取得するという簡便な方法で電子部品13aの基準面からの高さhの検出を行うことができる。
以上説明した各実施形態では、基準面より高い位置にある電子部品13aの基準面からの高さhの検出を行うこととして説明したが、電子部品13aが基準面よりも低い位置にあった場合でも同様の方法で、電子部品13aの基準面からの高さhの検出を行うことができる。
次に、図11を参照しながら、ボンディング装置400において撮像装置150を用いてツールチェンジャー160の上に載置された各ボンディングツール161~163の載置状態を検出する方法について説明する。
ボンディング装置400は、Y方向ガイド110と、Y方向ガイド110によってガイドされてY方向に移動するY方向可動部120と、Y方向可動部120に取り付けられたボンディングヘッド130と、撮像装置150とを含んでいる。ボンディングヘッド130の先端にはボンディングツールを真空吸着するピックアップ部140が取り付けられている。撮像装置150は、先に図1~図6を参照して説明した光学系20と照明ユニット30と撮像素子70とを含んでいる。制御部はボンディング装置400全体の制御装置と一緒に配置されている。制御部については図示しない。また、Y方向ガイド110は、図示しないX方向駆動装置によってX方向に移動する。従って、ボンディングヘッド130、撮像装置150はXY方向に移動する。
図11に示すように、ツールチェンジャー160の上には、いろいろな種類のボンディングツールが載置されている。ボンディング装置400は、Y方向可動部120と図示しないX方向駆動装置によってボンディングヘッド130をXY方向に移動させ、撮像装置150をボンディングツール161の上に移動させる。そして、先に図1~図6を参照して説明した方法で、ボンディングツール161の3以上の位置の高さhを検出し、検出した高さの差からボンディングツール161の表面の傾斜を計算する。ボンディングツール161の表面の傾斜が所定の角度以上の場合には、図示しない制御部は、ボンディング装置400のピックアップ部140がボンディングツール161をピックアップできない状態でツールチェンジャー上に載置されていると判断してエラーを出力し、ボンディング装置400の動作を停止する。なお、制御部80は、ボンディングツール161がピックアップできない状態でツールチェンジャー上に載置されていると判断した場合、図示しない別の装置を動作させてボンディングツール161を再載置するようにしてもよい。ボンディングツール162、163についても同様の動作を行う。
また、本実施形態の撮像装置85は、以下のような各種の測定に応用することができる。例えば、ワイヤボンディング装置、ダイボンディング装置あるいはフリップチップボンディング装置において、基板12の表面の3点について基準面からの高さhを検出することにより、基板12の平坦度を検出することができる。
更に、本実施形態のボンディング装置100は、以下のように、ワイヤボンディング装置、ダイボンディング装置あるいはフリップチップボンディング装置において、ボンディング前のボンディング対象物である基板12あるいは電子部品13の高さの測定に適用することができる。
ボンディング前のボンディング対象物の認識においては、電子部品13または基板12の2つのアライメント点を撮像装置85で撮像し、制御部80で取得した画像の認識を行うことにより電子部品13の位置決めを行う。その際に、図1~6を参照して説明したように照明ユニット30の左右のLED32の点灯、消灯を切換えたり、図7~図8を参照して説明したように絞り22の開口22aの位置を第2部分の光軸25の上側と下側とで切換えたりして電子部品13の複数の画像あるいは複数の基板12に画像を取得し、ボンディング前にボンディング対象物である電子部品13あるいは基板12の高さを測定することができる。
通常、電子部品13の位置決めを行うアライメント点は2点あるが、電子部品13の傾きが問題にならない場合は、1つのアライメント点で電子部品13の高さが測定できる。電子部品13の平面の傾きの測定が必要な場合は3点の測定が必要であるので、位置決めを行う2つのアライメント点に加え、他の1点の高さを測定すれば良い。
ボンディング前のアライメント時に高さが検知できれば、ボンディング時のサーチレベル(ボンディングツールが下降する速度が遅くなる高さ)を下げることができ、タクトタイムの向上が期待できる。また、フリップチップボンダにおいては、積層するごとに積層チップ上面の平坦度が変わるため、更に上に電子部品13を積層する場合、当初のボンディングツールの設定と平坦度が変わり、ボンディングの質を落とすことがある。そのため、事前に積層チップ上面の平坦度が分かれば、それを補正してボンディングを行うことにより、ボンディングの質を高めることができる。
また、上記のような電子部品13や基板12の高さ測定、平坦度測定あるいは、電子部品13の傾き測定を行う場合、図1~6を参照して説明したように照明ユニット30の左右のLED32の点灯、消灯の切換えあるいは、図7~図8を参照して説明したように絞り22の開口22aの位置の切換えに応じて撮像エリア内を分割し、そのエリア内のパターンのずれを算出すると、分割したエリア内での高さ、平坦度が分かり、エリア内での高さを一括計測できる。分割エリアを細かくしたり粗くしたりすることにより、目的に応じた最適な3次元測定ができる。
また、本実施形態の撮像装置85は、ワイヤボンディング装置のループ高さ、圧着ボールの高さ等を検出することにより、ワイヤボンディングの品質の良否を判断することができる。また、ダイボンディング装置でペーストの高さを検出することにも適用可能である。
以上説明したように、本実施形態の撮像装置85は、ボンディング装置のボンディングステージ上の様々な部品の高さ検出にも応用することができる。

Claims (11)
- ボンディング装置であって、
被写体の像を結像させる光学系と、
前記光学系が結像させた像を画像として取得する撮像素子と、
複数の光源を含み、前記光学系の光路を通して前記被写体を照明する照明ユニットと、
前記撮像素子の取得した前記画像の処理を行う制御部と、を有し、
前記制御部は、
前記光学系の前記被写体に向かう第1光路を通して前記被写体を照明して前記撮像素子によって前記被写体の第1画像を取得し、
前記第1光路に対して傾斜した第2光路を通して前記被写体を照明して前記撮像素子によって前記被写体の第2画像を取得し、
前記第1画像と前記第2画像との位置ずれ量に基づいて前記被写体の基準高さからの変化量を算出すること、
を特徴とするボンディング装置。 - 請求項1に記載のボンディング装置であって、
前記照明ユニットは、複数の光源を含む光源アレイであり、
前記制御部は、
前記光源アレイの内、第1位置に配置された第1光源を点灯させ、その他の光源を消灯させることにより、前記第1光路を通して前記被写体を照明して前記撮像素子によって前記第1画像を取得し、
前記第1位置と異なる第2位置に配置された第2光源を点灯させ、その他の光源を消灯させることにより、前記第2光路を通して前記被写体を照明して前記撮像素子によって前記第2画像を取得すること、
を特徴とするボンディング装置。 - 請求項1に記載のボンディング装置であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、
前記第2光路は、前記第1部分の光軸に対して前記第1傾斜光路と反対側に傾斜した第2傾斜光路であり、
前記照明ユニットは、複数の光源を含む光源アレイであり、
前記制御部は、
前記光源アレイの内、前記第1部分の光軸から偏心した第1位置に配置された第1光源を点灯させ、その他の光源を消灯させることにより、前記第1傾斜光路を通して前記被写体を照明して前記撮像素子によって前記第1画像を取得し、
前記第1部分の光軸に対して前記第1位置と反対側の第2位置に配置された第2光源を点灯させ、その他の光源を消灯させることにより、前記第2傾斜光路を通して前記被写体を照明して前記撮像素子によって前記第2画像を取得すること、
を特徴とするボンディング装置。 - 請求項1に記載のボンディング装置であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に沿った垂直光路であり、
前記第2光路は、前記第1部分の光軸に対して傾斜した第2傾斜光路であり、
前記照明ユニットは、複数の光源を含む光源アレイであり、
前記制御部は、
前記光源アレイの内、前記第1部分の光軸と同軸に配置された第1光源を点灯させ、その他の光源を消灯させることにより、前記垂直光路を通して前記被写体を照明して前記撮像素子によって前記第1画像を取得し、
前記第1部分の光軸から離間した第2位置に配置された第2光源を点灯させ、その他の光源を消灯させることにより、前記第2傾斜光路を通して前記被写体を照明して前記撮像素子によって前記第2画像を取得すること、
を特徴とするボンディング装置。 - 請求項1に記載のボンディング装置であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、
前記第2光路は、前記第1部分の光軸に対して前記第1傾斜光路と反対側に傾斜した第2傾斜光路であり、
前記照明ユニットは、複数の光源を含む光源アレイであり、
前記光源アレイからの光を透過する孔が中心から偏心して設けられ、前記中心が前記光学系の前記第1部分の光軸と同軸で、前記第1部分の光軸の周りに回転可能な遮蔽板を含み、
前記制御部は、前記照明ユニットを点灯させ、前記第1画像を取得する際には、前記孔を前記第1部分の光軸から偏心した第1位置とし、前記第2画像を取得する際には、前記孔を前記第1部分の光軸に対して前記第1位置と反対側の第2位置とすること、
を特徴とするボンディング装置。 - 請求項1に記載のボンディング装置であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、
前記第2光路は、前記第1部分の光軸に対して前記第1傾斜光路と反対側に傾斜した第2傾斜光路であり、
前記光学系は、レンズと、前記レンズと前記撮像素子との間に配置された絞りと、を含み、
前記絞りは、前記光学系の前記絞りを通る第2部分の光軸から偏心した位置に前記第1傾斜光路または前記第2傾斜光路を通して前記被写体を照明した反射光を通す開口を有すること、
を特徴とするボンディング装置。 - 請求項6に記載のボンディング装置であって、
前記絞りは前記第2部分の光軸の周りに回転可能であり、
前記制御部は、
前記撮像素子によって前記第1画像を取得する際には、前記開口の位置を前記第1傾斜光路を通して前記被写体を照明した反射光を通す位置とし、
前記撮像素子によって前記第2画像を取得する際には、前記開口の位置を前記第2傾斜光路を通して前記被写体を照明した反射光を通す位置とすること、
を特徴とするボンディング装置。 - 請求項1から7のいずれか1項に記載のボンディング装置であって、前記光学系は、テレセントリック光学系であるボンディング装置。
- 被写体の基準高さからの変化量を算出する方法であって、
前記被写体の像を結像させる光学系と、前記光学系が結像させた像を画像として取得する撮像素子と、複数の光源を含み、前記光学系の光路を通して前記被写体を照明する照明ユニットと、前記撮像素子の取得した前記画像の処理を行う制御部と、を有する撮像装置を準備し、
前記光学系の前記被写体に向かう第1光路を通して前記被写体を照明して前記撮像素子によって前記被写体の第1画像を取得し、
前記第1光路に対して傾斜した第2光路を通して前記被写体を照明して前記撮像素子によって前記被写体の第2画像を取得し、
前記第1画像と前記第2画像との位置ずれ量に基づいて前記被写体の基準高さからの変化量を算出する方法。 - 請求項9に記載の方法であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、
前記第2光路は、前記第1部分の光軸に対して前記第1傾斜光路と反対側に傾斜した第2傾斜光路であり、
前記照明ユニットは、複数の光源を含む光源アレイであり、
前記光源アレイの内、前記第1部分の光軸から偏心した第1位置に配置された第1光源を点灯させ、その他の光源を消灯させることにより、前記第1傾斜光路を通して前記被写体を照明して前記撮像素子によって前記第1画像を取得し、
前記第1部分の光軸に対して前記第1位置と反対側の第2位置に配置された第2光源を点灯させ、その他の光源を消灯させることにより、前記第2傾斜光路を通して前記被写体を照明して前記撮像素子によって前記第2画像を取得すること、
を特徴とする方法。 - 請求項9に記載の方法であって、
前記第1光路は、前記光学系の前記被写体に向かう第1部分の光軸に対して傾斜した第1傾斜光路であり、
前記第2光路は、前記第1部分の光軸に対して前記第1傾斜光路と反対側に傾斜した第2傾斜光路であり、
前記光学系は、レンズと、前記レンズと前記撮像素子との間に配置された絞りと、を含み、
前記絞りは、前記光学系の前記絞りを通る第2部分の光軸から偏心した位置に前記第1傾斜光路または前記第2傾斜光路を通して前記被写体を照明した反射光を通す開口を有し、前記第2部分の光軸の周りに回転可能であり、
前記撮像素子によって前記第1画像を取得する際には、前記開口の位置を前記第1傾斜光路を通して前記被写体を照明した反射光を通す位置とし、
前記撮像素子によって前記第2画像を取得する際には、前記開口の位置を前記第2傾斜光路を通して前記被写体を照明した反射光を通す位置とすること、
を特徴とする方法。
