Abstract
본 발명은 기상 증착을 통하여 박막 증착이 가능한 유기금속 화합물에 관한 것으로서, 구체적으로는 원자층 증착법(Atomic Layer Deposition, ALD) 또는 화학 기상 증착법(Chemical Vapor Deposition, CVD)에 적용 가능한 Co 또는 Fe 전구체 및 이의 제조방법에 관한 것이다.
Description
본 발명은 기상 증착을 통하여 박막 증착이 가능한 유기금속 화합물에 관한 것으로서, 구체적으로는 원자층 증착법(Atomic Layer Deposition, ALD) 또는 화학 기상 증착법(Chemical Vapor Deposition, CVD)에 적용 가능한 Co 또는 Fe 전구체 및 이의 제조방법에 관한 것이다.
나노 기반의 고기능성 페로브스카이트(Perovskite) 재료는 첨단 나노 소재로서 활용 가능성이 크며, 대부분 고상법 또는 액상법을 통해 얻어지고 있다. 그러나 고상법 또는 액상법의 경우 물질이 벌크 형태로 합성되기 때문에 물성 및 구조의 정밀한 제어가 어려워 각 응용분야에서 필요로 하는 물성을 확보 및 제어하는데 한계가 있다. 특히, 소재 합성시 외부 환경에 따라 소재의 재현성 확보와 물리적 분쇄 공정에 의한 분말의 크기 제어에 있어 소재의 균일성 확보가 어렵기 때문에 제조법의 개선이 필요한 상황이다.
원자 수준의 조성을 가진 박막의 증착이 가능한 원자층 증착법(ALD) 및 원료 기체의 조성과 최종 박막이 상이한 화학적 조성을 갖게 하는 화학 기상 증착법(CVD)으로 제조할 경우 고상법 또는 액상법이 가지고 있는 상기 한계를 극복할 수 있으나, La, Co, Mn 또는 Fe를 중심금속으로 하고 기상 증착에 적합한 수준의 녹는점, 끓는점, 휘발성, 점도 및 열적 안정성을 갖는 유기금속 전구체에 대한 성과가 현재로서는 부족한 현실이다. 구체적으로, 통상 많이 사용되는 알콕사이드(alkoxide)계 리간드는 산화성 반응기체(H2O, O2, O3 등)와의 낮은 반응성으로 인해 박막의 성장 속도가 매우 저조하고, 아미도(amido)계 리간드는 중심금속과 알킬기와의 반응성으로 인해 200℃ 이상의 고온에서 열분해가 일어날 수 있다. β-디케노네이트(β-diketonate)계 리간드는 휘발성이 낮고, 디아미노(diamino)계 리간드는 킬레이팅 구조로 인한 반응 기체와의 작용으로 인해 리간드 해리반응 속도가 떨어지며, 아미노-알코올계 리간드 또한 휘발성이 저하되고 녹는점이 상승하는 단점이 있다. 알킬계 및 아릴계 리간드 역시 열적 안정성이 불안하다. 아미디네이트(amidinate) 또는 아미드(amide) 리간드를 도입할 경우엔 유기금속 전구체의 휘발성이 부족하고, 사이클로펜타디에닐(cyclopentadienyl) 리간드를 도입한 경우에는 유기금속 전구체가 증착된 박막 내 불순물의 함량이 높아지게 된다.
이에 새로운 형태의 리간드를 설계하고 이를 도입하여, 연료전지, 센서 및 이차전지 등 다양한 산업분야에 활용할 수 있는 고기능성 페로브스카이트형 신규 유기금속 전구체 개발이 요구되고 있다.
한편, Co 전구체가 박막 증착에 사용된 예로는 미국등록특허 제9428835호가 있으며, La, Co, Mn 또는 Fe를 중심금속으로 하는 기상 증착용 전구체 관련한 연구가 국내외에서 다양하게 진행되고 있으나, ABX3 형태의 소재 개발 및 응용에 대한 가시적 연구성과가 크지 않은 편으로 페로브스카이트형 신규 유기금속 전구체 개발에 대한 필요성은 여전한 현실이다[한국화학연구원, CVD/ALD 공정에 적합한 목적지향형 분자 전구체 설계 및 합성, 미래창조과학부 (2010); B. S. Lim, A. Rahtu, P.D. Rouffignac and R. G. Gordon, appl. phys. lett., 84, 3957 (2004); R, Inman, S. A. Schuetz, C. M. Silvernail, S. Balaz, P. A. Dowben, G. Jursich, J. McAndrew, J. A. 이에, 본원은 원자층 증착법(Atomic Layer Deposition, ALD) 또는 화학 기상 증착법(Chemical Vapor Deposition, CVD)에 적용 가능한 신규 유기금속 화합물을 제공하고자 한다. 특히 성분 및 조성의 정밀 제어가 가능하여 소재의 물성 조절이 가능한 기상 증착용 나노소재 유기금속 화합물, 이를 포함하는 유기금속 전구체 및 이의 제조방법을 제공하는 것을 목적으로 한다.
그러나, 본원이 해결하고자 하는 과제는 이상에서 언급한 과제로 제한되지 않으며, 언급되지 않은 또 다른 과제들은 아래의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.

본원에 따른 유기금속 화합물 및 이를 포함하는 전구체는 기상 증착법을 이용한 박막의 증착에 있어서 휘발성이 우수하고, 박막 내 불순물의 함량이 낮은 특성을 나타낸다. 또한, 실온에서 액상 전구체이므로 공정상의 편의성과 높고 균일한 휘발성을 가지며, 균일한 증착 속도 확보 및 우수한 단차 피복성을 갖는 박막의 증착이 가능하고, 공정 온도범위에서 열적 안정성 또한 확보되어 박막 질의 향상이 가능하다.
이를 통해 다양한 유기금속 화합물을 기상 증착 공정에 적용할 수 있는 기반 조성이 가능하고, 리간드 및 전구체를 합성하고 제어하는 기술을 활용하여 차세대 반도체 분야를 비롯한 다양한 영역에서 활용될 수 있는 유기금속 전구체를 기대할 수 있다.
또한, 물성이 우수한 수 나노미터 크기의 박막 형태로 페로브스카이트 소재를 합성하여, 학문적 우수성뿐만 아니라 미래산업에 광범위하게 활용 가능한 원천 기반 기술을 제공하는 것이 가능하다.
이하, 첨부한 도면을 참조하여 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 본원의 구현예 및 실시예를 상세히 설명한다. 그러나 본원은 여러 가지 상이한 형태로 구현될 수 있으며 여기에서 설명하는 구현예 및 실시예에 한정되지 않는다. 그리고 도면에서 본 발명을 명확하게 설명하기 위해서 설명과 관계없는 부분은 생략하였다.

본원의 일 구현예에 있어서, 상기 반응가스는 과산화수소(H2O2), 수증기(H2O), 산소(O2) 및 오존(O3) 중에서 선택된 어느 하나 이상을 포함할 수 있으나, 이에 제한되는 것은 아니다.
본원의 일 구현예에 있어서, 상기 박막은 금속 산화물 박막일 수 있으며, 특히 페로브스카이트 박막일 수 있다. 상기 페로브스카이트 박막은 페로브스카이트 나노 결정구조 ABX3 형태를 포함할 수 있으나, 이에 제한되는 것은 아니다.
이하, 실시예 및 제조예를 이용하여 본원을 좀 더 구체적으로 설명하지만, 본원이 이에 제한되는 것은 아니다.

실시예
]
유기금속 전구체 제조
250 mL 플라스크에 비스[비스(트리메틸실릴)아미도] 철(II) (Bis[bis(trimethylsilyl)amido] iron(II), Fe(btmsa)2) (0.0320 mol, 12.05g)와 톨루엔(dry toluene) (50 mL)을 넣고 교반하여 진한 갈색 용액을 만들었다. 100 mL 플라스크에 N'-tert-부틸-N-에틸 프로피온이미드아미드 (N'-tert-butyl-N-ethyl propionimidamide, Et-tBu-Et-amidine) (0.0320 mol, 5.00 g)과 톨루엔(dry toluene) (50 mL)를 넣고 교반하면서 0℃로 냉각하였다. 상기 교반된 용액에 미리 준비한 Fe(btmsa)2 용액을 천천히 첨가하였다. 상기 용액을 첨가하면 반응과 함께 흰색 연기가 발생하며 진한 갈색 용액으로 변하는데, 이를 상온에서 16시간 동안 교반시켰다. 반응 종료 후, 진공하에서 용매를 제거한 후 남겨진 휘발성 물질을 헥산으로 추출하여 [Et-tBu-Et-AMD]Fe(btmsa)를 수득하였다. 상기 유기금속 전구체 Et-tBu-Et-AMD]Fe(btmsa)는 본 발명의 화학식 1에서 R1=tBu, R2=Et, R3=Et, R4=SiMe3, R5=SiMe3 및 M=Fe(II)인 화합물이다.

제조예
]
금속 산화물 박막 제조
원자층 증착(ALD) 장비를 사용하여 상기 실시예에 의해 제조된 화학식 1의 유기금속 화합물을 포함하는 유기금속 전구체 [Et-tBu-Et-AMD]Fe(btmsa)를 박막에 증착하였다. 본 실험에 사용된 기판은 p-형 Si(100) 웨이퍼로서, 저항은 0.02·cm이다. 증착에 앞서 p-형 Si 웨이퍼는 아세톤-에탄올-탈이온수(DI water)에 각각 10분씩 초음파 처리(Ultra sonic)하여 세척하였다. Si 웨이퍼 상에 형성된 자연 산화물 박막은 HF 10%(HF:H2O=1:9)의 용액에 10초 동안 담근 후 제거하였다. HF 세척한 Si웨이퍼는 즉시 원자층 증착(ALD) 챔버로 이동시켰다. 실험에 사용된 유기금속 전구체는 Fe를 포함하는 전구체이나, Co를 포함하는 전구체도 사용 가능하다. 온도는 85℃로 유지하였다. 화학식 1의 유기금속 전구체(15초)-Ar(30초)-O3(5초/8초/10초)-Ar(30초)의 순서로 공급하였으며, 퍼지(purge)를 위한 아르곤(Ar)의 유량은 100 sccm으로 하였다. 반응 가스로 사용된 오존(O3)은 30 sccm의 유량으로 흘려주었다. 각 반응 기체는 공압 밸브의 on/off를 조절하여 주입하였으며, 260℃ 내지 340℃의 증착 온도 범위에서 반응기 압력은 1 torr로 하였다.
상기 실시예에 의해 기상 증착용 유기금속 전구체가 제조되었으며, 상기 제조예에 의해 상기 기상 증착용 유기금속 전구체가 증착된 산화물 박막이 형성되었다. 상기 제조된 산화물 박막은 금속 산화물 박막으로서, 특히 페로브스카이트 박막일 수 있다.
ABX3 구조를 갖는 페로브스카이트 물질이 증착된 박막은 강유전 및 초전도 현상 등과 같은 우수한 물리적 특성을 가지는데, 상기 페로브스카이트 물질에서, 상기 A와 B는 상이한 크기의 양이온이고, 상기 X는 산소(O2)일 수 있다. 상기 A, B 및 X 원소의 비율을 미세하게 조절하여 수 나노미터 크기의 페로브스카이트 박막의 형성이 가능하다.
본원 실시예에 의해 제조된 유기금속 전구체 [Et-tBu-Et-AMD]Fe(btmsa) 및 이를 이용하여 원자층 증착법으로 제조예에 의해 제조된 금속 산화물 박막은 하기와 같은 이점을 가진다. 상기 유기금속 전구체 유기금속 전구체 [Et-tBu-Et-AMD]Fe(btmsa)는 상온에서 액상이므로 공정상의 편의성 및 균일한 휘발성이 확보되고, 공정 범위에서의 열적 안정성으로 인한 막질 향상이 보장된다. 또한, 공정상 반응가스(H2O2, H2O, O2 또는 O3)와의 높은 반응성으로 인해 높은 증착 속도를 갖는다.
본원의 범위는 상기 상세한 설명보다는 후술하는 특허청구범위에 의하여 나타내어지며, 특허청구범위의 의미 및 범위, 그리고 그 균등 개념으로부터 도출되는 모든 변경 또는 변형된 형태가 본원의 범위에 포함되는 것으로 해석되어야 한다.

- 하기 화학식 1로 표시되는 유기금속 화합물:[화학식 1]상기 화학식 1에서,M은 Co 또는 Fe이고,R1, R2, R4 및 R5는 각각 독립적으로 치환 또는 비치환된 탄소수 1 내지 4의 선형 또는 분지형, 포화 또는 불포화된 알킬기, 이들의 이성질체 또는 Si(R6R7R8)이며,상기 R6 내지 R8은 각각 독립적으로 치환 또는 비치환된 탄소수 1 내지 4의 선형 또는 분지형, 포화 또는 불포화된 알킬기 또는 이들의 이성질체이고,R3는 수소, 치환 또는 비치환된 탄소수 1 내지 4의 선형 또는 분지형, 포화 또는 불포화된 알킬기 또는 이들의 이성질체이다.
- 제1항에 있어서,상기 화학식 1의 R1 및 R2는 iPr이고,R3는 Me 또는 Et이며,R4 및 R5는 각각 독립적으로 tBu 또는 SiMe3인, 유기금속 화합물.(여기서, Me는 메틸기, Et은 에틸기, iPr은 iso-프로필기, tBu은 tert-부틸기 및 SiMe3는 Si(CH3)3를 의미함)
- 제1항에 있어서,상기 화학식 1의 R1은 tBu이고,R2는 Et이며,R3는 Me 또는 Et이며,R4 및 R5는 각각 독립적으로 tBu 또는 SiMe3인, 유기금속 화합물.(여기서, Me는 메틸기, Et은 에틸기, iPr은 iso-프로필기, tBu은 tert-부틸기 및 SiMe3는 Si(CH3)3를 의미함)
- 제1항 내지 제3항 중 어느 한 항의 유기금속 화합물을 포함하는, 기상 증착용 유기금속 전구체.
- 제4항에 있어서,상기 기상 증착은 원자층 증착법(Atomic Layer Deposition, ALD) 또는 화학 기상 증착법(Chemical Vapor Deposition, CVD)을 포함하는, 기상 증착용 유기금속 전구체.
- 기판 상에 제4항의 기상 증착용 유기금속 전구체를 물리/화학흡착하는 단계, 비활성 기체로 미흡착된 상기 기상 증착용 유기금속 전구체를 퍼징하는 단계, 및 반응가스를 주입하는 단계를 포함하는, 박막의 제조 방법.
- 제6항에 있어서,상기 반응가스는 과산화수소(H2O2), 수증기(H2O), 산소(O2) 및 오존(O3) 중에서 선택된 어느 하나 이상을 포함하는, 박막의 제조 방법.
- 제6항에 있어서,상기 박막은 금속 산화물 박막인, 박막의 제조 방법.
- 제8항에 있어서,상기 금속 산화물 박막은 페로브스카이트 박막인, 박막의 제조 방법.
