Abstract
Description
静電容量型の指紋認証においては、指紋の微妙な凹凸による静電容量の差を精度良く検知する必要がある。そこで、静電容量型の指紋認証システムの検知精度を高めるために、指紋センサを保護する封止部の高誘電化が要望されている。例えば、一般的な感度レベルの指紋センサを精度良く検知するためには、封止部の比誘電率として30以上が必要とされている。
しかしながら、銅ワイヤを備える電子部品装置は、長期間の使用に伴ってマイグレーション及び腐食が発生する等の問題が起こり易いため、長期信頼性に優れた封止材が必要とされている。
そこで、特許文献1には、チタン化合物とバリウム化合物とを使用して水熱合成法によってチタン酸バリウム系粉末を製造する際に、チタン化合物のpH、チタン化合物における塩素含有率、及び/又はチタン化合物とバリウム化合物との濃度を制御することにより、不純物含有量の少ないチタン酸バリウム系粉末を得る方法が提案されている。
以上のように、従来の技術では、長期信頼性に優れる高誘電率の封止部を形成することができる低粘度の封止材を製造するのに適した特性を有するチタン酸バリウム系粉末は未だに得られていないのが実情である。
また、本発明は、長期信頼性に優れる高誘電率の封止部を形成することができる低粘度の封止材として用いるのに適した樹脂組成物を提供することを目的とする。
さらに、本発明は、長期信頼性に優れ且つ検知精度が高い指紋センサを提供することを目的とする。
すなわち、本発明は、Cl-濃度が20ppm以下、抽出水電気伝導度が70μS/cm以下、平均粒子径が1μm以上30μm以下である高純度チタン酸バリウム系粉末である。
さらに、本発明は、上記の樹脂組成物の硬化物からなる封止部を有する指紋センサである。
また、本発明によれば、長期信頼性に優れる高誘電率の封止部を形成することができる低粘度の封止材として用いるのに適した樹脂組成物を提供することができる。
さらに、本発明によれば、長期信頼性に優れ、且つ検知精度が高い指紋センサを提供することができる。
本発明の高純度チタン酸バリウム系粉末は、Cl-(塩素イオン)濃度が20ppm以下であることが必要である。Cl-濃度が20ppmを超えると、高純度チタン酸バリウム系粉末を含有する封止材でチップを封止した際に、銅ワイヤ等のボンディング材料が腐食し易くなる。そして、このような封止材から形成される封止部は、特に高温保管特性が低下するため、長期信頼性を十分に確保することができない。高純度チタン酸バリウム系粉末のCl-濃度は、好ましくは10ppm以下、より好ましくは5ppm以下である。
まず、試料粉末(高純度チタン酸バリウム系粉末)10g及びイオン交換水70mLをポリエチレン製容器に入れて1分間振とうさせる。次に、得られた混合物を乾燥器に入れ、95℃にて20時間乾燥した後に冷却する。次に、蒸発した分のイオン交換水を混合物に追加して定量にした後、遠心分離を行い、上澄み液をビーカーに取って供試液とする。この供試液とは別に、試料粉末を用いないこと以外は上記と同じ操作を行って空試験用供試液とする。
次に、供試液の一部をイオンクロマトグラフで測定し、予め作成しておいた検量線からCl-濃度を求める。空試験用供試液についても同様の測定を行い、供試液の結果を補正する。
ここで、イオンクロマトグラフには、DIONEX社製「ICS-1500」を用いた。また、検量線の作成には、関東化学社製イオンクロマト用Cl-標準液(濃度1000ppm)を用いた。
まず、300mLポリエチレン製容器に、試料粉末(高純度チタン酸バリウム系粉末)30gを投入し、次いで電気伝導度1μS/cm以下のイオン交換水142.5mL及び純度99.5%以上のエタノール7.5mLを加え、アズワン社製「ダブルアクションラボシェイカーSRR-2」を用い、往復振とう方式で10分間振とうした後、30分間静置する。このようにして得られた静置後の試料液に電気伝導率セルを浸し、1分後に読み取った値を抽出水電気伝導度とする。なお、イオン交換水の電気伝導度は、300mLポリエチレン製容器にイオン交換水150mLを加えた後に電気伝導率セルを浸し、1分後に読み取った値である。
また、本発明の高純度チタン酸バリウム系粉末は、粒子径2μm以上の粒子の球形度が極端に低いと、粒子表面の凹凸が多くなり、ワイヤ変形への影響が顕著となる。そのため、粒子径2μm以上の粒子は、球形度が0.70を超え0.75以下の粒子個数割合が10.0%以下、0.70以下の粒子個数割合が10.0%以下であることが好ましい。粒子径2μm以上の粒子は、球形度が0.70を超え0.75以下の粒子個数割合が8.0%以下、0.70以下の粒子個数割合が7.0%以下であることがより好ましい。
まず、試料粉末(高純度チタン酸バリウム系粉末)及びエタノールを混合し、高純度チタン酸バリウム系粉末の含有量が1質量%のスラリーを調製した後、BRANSON社製「SONIFIER450(破砕ホーン3/4’’ソリッド型)」を用い、出力レベル8で2分間分散処理する。次に、得られた分散スラリーを、カーボンペーストを塗布した試料台にスポイトで滴下する。試料台に滴下した分散スラリーが乾燥するまで大気中で放置した後、その上にオスミウムコーティングを行い、日本電子社製走査型電子顕微鏡「JSM-6301F型」を用い、倍率3000倍で撮影する。次に、撮影された解像度2048×1536ピクセルの画像をパソコンに取り込む。この画像を、マウンテック社製画像解析装置「MacView Ver.4」を使用し、簡単取り込みツールを用いて粒子を認識させ、粒子の投影面積(A)と周囲長(PM)とから球形度を測定する。ここで、周囲長(PM)に対応する真円の面積を(B)とすると、その粒子の球形度はA/Bとなる。そのため、試料の周囲長(PM)と同一の周囲長を持つ真円(半径r)を想定すると、PM=2πr、B=πr2であるから、B=π×(PM/2π)2となり、個々の粒子の球形度は、球形度=A/B=A×4π/(PM)2となる。このようにして得られた任意の投影面積円相当径2μm以上の粒子200個の球形度を求め、その平均値を平均球形度とする。また、これらの粒子200個中の球形度0.70を超え0.75以下の粒子個数及び0.70以下の粒子個数から、それぞれの粒子個数割合を計算する。
また、エポキシ樹脂と硬化剤との反応を促進させるために硬化促進剤を樹脂組成物に配合してもよい。硬化促進剤の例としては、トリフェニルホスフィン、ベンジルジメチルアミン、2-メチルイミダゾール等が挙げられる。
低応力化剤の例としては、シリコーンゴム、ポリサルファイドゴム、アクリル系ゴム、ブタジエン系ゴム、スチレン系ブロックコポリマーや飽和型エラストマー等のゴム状物質、各種熱可塑性樹脂、シリコーン樹脂等の樹脂状物質、エポキシ樹脂やフェノール樹脂の一部又は全部をアミノシリコーン、エポキシシリコーン、アルコキシシリコーン等で変性した樹脂等が挙げられる。
シランカップリング剤の例としては、γ-グリシドキシプロピルトリメトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン等のエポキシシラン、アミノプロピルトリエトキシシラン、ウレイドプロピルトリエトキシシラン、N-フェニルアミノプロピルトリメトキシシラン等のアミノシラン、フェニルトリメトキシシラン、メチルトリメトキシシラン、オクタデシルトリメトキシシラン等の疎水性シラン化合物やメルカプトシラン等が挙げられる。
難燃助剤の例としては、Sb2O3、Sb2O4、Sb2O5等が挙げられる。
難燃剤の例としては、ハロゲン化エポキシ樹脂、リン化合物等が挙げられる。
着色剤の例としては、カーボンブラック、酸化鉄、染料、顔料等が挙げられる。
離型剤の例としては、天然ワックス類、合成ワックス類、直鎖脂肪酸の金属塩、酸アミド類、エステル類、パラフィン等が挙げられる。
センサ部を備えるチップとしては、特に限定されず、当該技術分野において公知のものを用いることができる。
本発明の指紋センサは、長期信頼性に優れる高誘電率の封止部を形成することができる低粘度の封止材(樹脂組成物)を用いて封止部を形成しているため、長期信頼性に優れ、且つ検知精度が高い。
(実施例1~12、比較例1~6)
内炎及び外炎が形成可能な二重管構造のLPG-酸素混合型バーナーが燃焼炉の頂部に設置され、サイクロン及びバグフィルターを有する捕集系ラインが燃焼炉の下部に直結された装置を用いてチタン酸バリウム系粉末を製造した。火炎の形成は、二重管構造のバーナーの出口に数十個の細孔を設け、細孔からLPG(供給速度5m3/Hr)と酸素(供給速度30m3/Hr)との混合ガスを噴射することによって行った。このとき、バーナーの中心部から、平均粒子径0.3~3μmのチタン酸バリウム系微粉末原料を、2~5kg/Hrの供給速度でキャリア酸素(供給速度1~5m3/Hr)と共に噴射した。
また、チタン酸バリウム系粉末(特に、粒子径2μm以上の粒子)の平均球形度の制御は、チタン酸バリウム系微粉末原料の供給速度を調整することによって行った。具体的には、チタン酸バリウム系粉末の球形度を高くする場合は、チタン酸バリウム系微粉末原料の供給速度を低下させた。逆に、チタン酸バリウム系粉末の球形度を低くする場合は、チタン酸バリウム系微粉末原料の供給速度を増加させた。
また、チタン酸バリウム系粉末(特に、粒子径2μm以上の粒子)の球形度が0.70を超え0.75以下の粒子個数割合、及び球形度が0.70以下の粒子個数割合の制御は、チタン酸バリウム系微粉末原料と共に供給するキャリア酸素の量を調整することによって行った。具体的には、球形度の低い粒子個数割合を多くする場合は、キャリア酸素の量を低下させた。逆に、球形度の低い粒子個数割合を少なくする場合は、キャリア酸素の量を増加させた。
なお、本試験においては、サイクロン捕集によって回収したチタン酸バリウム系粉末を使用した。
まず、サイクロン捕集によって得られたチタン酸バリウム系粉末と電気伝導度が1~10μS/cmのイオン交換水とを混合して、チタン酸バリウム系粉末の濃度が20質量%のスラリーを1L作製し、SUS容器に投入した。SUS容器中のスラリーは、新東科学社製撹拌機「スリーワンモーターBL3000(φ38mmファン撹拌翼装着)」を用いて500rpmの回転数で撹拌させた。また、SUS容器にはEYELA社製ローラーポンプ「RP-1000」を設置してスラリーを循環させると共に、循環ライン中にトミー精工社製「超音波発生器UD-200(微量チップTP-040装着)」を設置して連続的に超音波分散処理を行った。このとき、超音波発生器の出力は200W、スラリーの循環流量は0.1L/minとした。次に、1Hr循環させたスラリーを3Hr静置させた後に上澄み液を除去し、棚式乾燥機にて120℃で24Hr乾燥させることにより、高純度チタン酸バリウム系粉末A~Rを得た。
まず、チタン酸バリウム系粉末2640gに対し、エポキシ樹脂としてビフェニル型エポキシ樹脂(三菱化学社製:YX-4000H)179g、フェノール樹脂としてフェノールアラルキル樹脂(三井化学社製:ミレックスXLC-4L)156g、カップリング剤としてエポキシシラン(信越化学工業社製:KBM-403)10g、硬化促進剤としてトリフェニルホスフィン(北興化学工業社製:TPP)7g、離型剤としてワックス(クラリアント社製Licowax-E)8gを加え、ヘンシャルミキサー(三井三池化工機社製「FM-10B型」)にて1000rpmで1分間ドライブレンドして混合物を得た。次に、混合物を、同方向噛み合い二軸押出混練機(スクリュー径D=25mm、L/D=10.2、パドル回転数50~120rpm、吐出量3.0kg/Hr、混練物温度98~100℃)で加熱混練した。次に、混練物(吐出物)をプレス機でプレスして冷却した後、粉砕して封止材を得た。
上記のようにして得られた封止材について、長期信頼性(高温保管特性、バーコル硬度)、粘度特性(ワイヤ変形量)、誘電性(比誘電率)を以下に従って評価した。それらの結果を表3及び表4に示す。
BGA用サブストレート(基板)上にダイアタッチフィルムを介してTEGチップ(サイズ8mm×8mm×0.3mm)を配置し、銅ワイヤで8ヶ所接続した。次に、トランスファー成形機を用いて上記の各封止材をTEGチップ上に成形した後、ポストキュアして模擬チップ封止体を30個作製した。ここで、パッケージサイズは38mm×38mm×1.0mmとし、銅ワイヤの直径は20μmφ、ピッチは80μm、間隔は60μmとした。また、トランスファー成形条件は、金型温度175℃、成形圧力7.5MPa、保圧時間90秒とし、ポストキュア条件は175℃で8時間とした。次に、30個の模擬チップ封止体を195℃中に1500時間保管し、室温まで冷却後、通電の有無を測定した。8ヶ所の配線のうち1つでも導通不良のある模擬チップ封止体の個数を計測した。この導通不良の個数が少ないほど、高温保管特性が良いことを示す。具体的には、導通不良の個数は、3個以下であることが好ましい。
上記の各封止材を、トランスファー成形機を用いて直径100mm、厚さ3mmの円板状に成形し、金型の型開き10秒後の硬度をバーコル硬度計GYZJ935型で測定した。ここで、トランスファー成形条件は、金型温度175℃、成形圧力7.5MPa、保圧時間90秒とした。このバーコル硬度の値が大きいほど、硬化性が良いことを示す。具体的には、バーコル硬度は60以上であることが好ましい。
BGA用サブストレート(基板)上にダイアタッチフィルムを介してTEGチップ(サイズ8mm×8mm×0.3mm)を配置し、銅ワイヤで8ヶ所接続した。次に、トランスファー成形機を用いて上記の各封止材をTEGチップ上に成形した後、ポストキュアして模擬チップ封止体を20個作製した。ここで、パッケージサイズは38mm×38mm×1.0mmとし、銅ワイヤの直径は20μmφ、ピッチは80μm、間隔は60μmとした。また、トランスファー成形条件は、金型温度175℃、成形圧力7.5MPa、保圧時間90秒とし、ポストキュア条件は175℃で8時間とした。次に、20個の模擬チップ封止体のそれぞれについて、銅ワイヤ部分を軟X線透過装置で観察し、パッケージング(封止)によって銅ワイヤが移動した最大距離を測定した。20個の模擬チップ封止体における銅ワイヤの最大移動距離の平均値をワイヤ変形量とした。このワイヤ変形量の値が小さいほど、低粘度であることを示す。具体的には、ワイヤ変形量は40μm未満であることが好ましい。
上記の各封止材を、トランスファー成形機を用いて直径100mm、厚さ3mmの円形状に成形した後、ポストキュアして封止材の硬化物を作製した。ここで、トランスファー成形条件は、金型温度175℃、成形圧力7.5MPa、保圧時間90秒とし、ポストキュア条件は175℃で8時間とした。次に、封止材の硬化物表面に、藤倉化成社製導電性ペースト「ドータイトD-550」を薄く塗布した後、アジレント・テクノロジー社製LCRメータ「HP4284A」及び安藤電気社製測定用電極「SE-70」を用い、温度25℃、湿度60%、周波数1MHzで静電容量を測定した。そして、静電容量から比誘電率を算出した。この比誘電率の値が大きいほど、誘電性が良好であることを示す。具体的には、比誘電率は55以上であることが好ましい。
なお、封止材で一般的に用いられる球状シリカ又は球状アルミナを封止材用フィラーとして上記と同一処方で用いた場合、球状シリカを含有する封止材から形成される封止部の比誘電率は3~4、球状アルミナを含有する封止材から形成される封止部の比誘電率は6~7という結果である。そのため、本発明の高純度チタン酸バリウム系粉末を用いることにより、従来のフィラーでは達成できない良好な誘電特性を得ることができた。
Claims (7)
- Cl-濃度が20ppm以下、抽出水電気伝導度が70μS/cm以下、平均粒子径が1μm以上30μm以下である高純度チタン酸バリウム系粉末。
- 粒子径2μm以上の粒子が、以下の条件(A)~(C)を満足する請求項1に記載の高純度チタン酸バリウム系粉末。
(A)平均球形度が0.80以上である。
(B)球形度が0.70を超え0.75以下の粒子個数割合が10.0%以下である。
(C)球形度が0.70以下の粒子個数割合が10.0%以下である。 - 封止材用フィラーとして用いられる請求項1又は2に記載の高純度チタン酸バリウム系粉末。
- 循環ラインを備えた処理容器に、電気伝導度が10μS/cm以下のイオン交換水とチタン酸バリウム系粉末とを投入して循環させると共に、循環ライン中に設置された超音波発生装置を用いて超音波分散させることにより、チタン酸バリウム系粉末に含まれるイオン性不純物をイオン交換水中に抽出させて低減する高純度チタン酸バリウム系粉末の製造方法。
- 請求項1又は2に記載の高純度チタン酸バリウム系粉末を含有する樹脂組成物。
- 封止材として用いられる請求項5に記載の樹脂組成物。
- 請求項6に記載の樹脂組成物の硬化物からなる封止部を有する指紋センサ。
