(A)成分として、SiH基との反応性を有する炭素-炭素二重結合を有する化合物、 (B)成分として、SiH基を有するシロキサン化合物、 (C)成分として、下記一般式(1)で表されるシラン化合物、 (D)成分として、フィラー を含有することを特徴とするケイ素含有硬化性組成物。(式中、Rは水素原子又は炭素原子数1~4のアルキル基を表し、Aは炭素原子数1~10のアルカンジイル基を表し、kは2又は3の数を表す。)

Description

ケイ素含有硬化性組成物及びその硬化物
 本発明は、ケイ素含有硬化性組成物及びそれを硬化させた硬化物に関する。本発明のケイ素含有硬化性組成物及びその硬化物は、半導体向けの材料、特にLED用等のパッケージやリードフレームに有用である。
 ケイ素含有化合物については、さまざまな研究がなされており、工業的にもシリコーン樹脂に代表されるようにポリシロキサン化合物が古くから利用されている。しかし、シリコーン樹脂は、耐熱性、可撓性に優れてはいるが、アウトガス成分(揮発成分)が多いため、電子部材の製造工程等では汚染問題から使用が制限されていた。
 また近年、電子情報分野では、技術の発展に伴い、使用される各種材料にも高度の性能が要求されることから、ケイ素の特長ある性質を生かして耐熱性、物理的・電気的特性に優れた材料が検討されてきている。その中で、ケイ素化合物のヒドロシリル化反応を応用して有用な化合物を製造する技術が多種、検討されている。また、電子情報分野での部材製造工程では、リソグラフィ工程が多用され、高い耐塩基性・耐溶剤性が要求されるようになってきている。そのため、高い耐塩基性・耐溶剤性を保持しつつ、高度の耐熱性、耐クラック性を同時に満足する材料が求められるようになってきている。
 これらの要求に対し、種々のケイ素含有硬化性組成物が提案されている(例えば特許文献1~7等参照)。
 しかしながら、これらに提案された技術は、個々の特徴をそれぞれ有するが、最近の電子情報分野での材料に要求される、耐熱性、耐光性、耐クラック性、着色性、接着性等の点で満足のいくものではなかった。なかでも、銀基体や銅基体等への密着性が悪いことが大きな問題となっていた。

 従って、本発明の目的は、銀基体や銅基体への密着性に優れ電気・電子材料等に有用な硬化物を製造することができるケイ素含有硬化性組成物を提供することにある。
 本発明者らは、特定のケイ素含有化合物の構造とプレポリマーに着目して上記課題を解決すべく鋭意検討した結果、本発明を完成するに至った。
 即ち、本発明は、
(A)成分として、SiH基との反応性を有する炭素-炭素二重結合を有する化合物、
(B)成分として、SiH基を有するシロキサン化合物、
(C)成分として、下記一般式(1)で表されるシラン化合物、
(D)成分として、フィラー
を含有することを特徴とするケイ素含有硬化性組成物を提供するものである。

 また、本発明は、上記ケイ素含有硬化性組成物を加熱することを含む、上記ケイ素含有硬化性組成物を硬化させる方法を提供するものである。
 また、本発明は、上記ケイ素含有硬化性組成物を硬化させてなる硬化物を提供するものである。
 以下、本発明のケイ素含有硬化性組成物及びそれを硬化させてなる硬化物について詳細に説明する。
 本発明のケイ素含有硬化性組成物において、(A)成分はSiH基との反応性を有する炭素-炭素二重結合を有する化合物である。SiH基との反応性を有する炭素-炭素二重結合の結合位置は特に限定されず、分子内の何れの位置も可能である。SiH基との反応性を有する炭素-炭素二重結合としては、特に限定されるものではないが、例えば、下記一般式(2)で表される基及び下記一般式(3)で表される脂環を形成する基を挙げることができる。下記一般式(3)で表される脂環を形成する基を用いると、硬化物の耐熱性が高くなるため好ましい。

 一般式(2)で表される基の中でも、Lが水素であるものは反応性が良好なことから特に好ましい。
 一般式(3)で表される脂環を形成する基の中でも、Lが水素であるものは反応性が良好なことから特に好ましい。
 上記SiH基との反応性を有する炭素-炭素二重結合を有する化合物としては、SiH基との反応性を有する炭素-炭素二重結合を有する有機化合物(以下、(A-α)と略す場合がある)やSiH基との反応性を有する炭素-炭素二重結合を有するシリコーン化合物(以下、(A-β)と略す場合がある)を好ましく使用できる化合物として挙げることができる。(A-α)は1種の化合物のみを用いることもできるし、異なる構造を有する複数種の化合物を用いることもできる。(A-β)は1種の化合物のみを用いることもできるし、異なる構造を有する複数種の化合物を用いることもできる。また、(A-α)及び(A-β)は混合して使用することもできる。
 上記(A-α)は、SiH基との反応性を有する炭素-炭素二重結合を有する有機化合物であればよく、特に限定されないが、構成元素として、C、H、N、O、S及びハロゲン以外の元素を含まない有機化合物が好ましい。特に好ましい(A-α)としては、トリメタリルイソシアヌレート、トリアリルイソシアヌレートを挙げることができる。これらは、タイク及びタイク誘導品(日本化成株式会社製)として市販されており、これらの市販品を本発明において(A-α)として使用することができる。
 上記(A-β)は、SiH基との反応性を有する炭素-炭素二重結合を有するシリコーン化合物であればよく、特に限定されないが、例えば、下記一般式(4)で表されるユニットを含有するケイ素含有重合体を挙げることができる。

 上記一般式(4)におけるRで表される炭素原子数2~6のアルケニル基としては、ビニル基、2-プロペニル基、3-ブテニル基等が挙げられる。Rは、反応性の点から、ビニル基であることが好ましい。
 上記一般式(4)で表されるユニットを含有するケイ素含有重合体は、例えば、下記一般式(A-1)で表されるオルガノシランの1種以上のみを加水分解・縮合すること、又は下記一般式(A-1)で表されるオルガノシランの1種以上と、下記一般式(A-2)で表されるオルガノシラン及び下記一般式(A-3)で表されるオルガノシランから選ばれる少なくとも1種のオルガノシランとを含む混合物を加水分解・縮合することで製造することができる。

 上記一般式(A-1)においてRで表される炭素原子数2~6のアルケニル基としては、ビニル基、2-プロペニル基、3-ブテニル基等が挙げられる。Rは、反応性の点から、ビニル基であることが好ましい。
 上記一般式(A-2)及び上記一般式(A-3)において、R、R及びRで表される炭化水素基としては、アルキル基、アルケニル基、アルキニル基等の脂肪族炭化水素基、シクロアルキル基等の脂環族炭化水素基、アリール基、アリールアルキル基等の芳香族炭化水素基が挙げられる。炭化水素基としては炭素原子数1~10のものが好ましい。
 また、上記一般式(A-1)、上記一般式(A-2)及び上記一般式(A-3)において、Xで表される炭素原子数1~6のアルコキシ基としては、メトキシ基、エトキシ基、プロポキシ基、ブトキシ基等が挙げられ、Xで表されるハロゲン原子としては、塩素原子、臭素原子、ヨウ素原子等が挙げられる。Xは、反応性の点から、メトキシ基又はエトキシ基であることが好ましい。
 尚、上記一般式(A-1)~(A-3)におけるそれぞれのXは、互いに同一である場合もあり、異なる場合もある。
 これらのなかでも、上記一般式(A-1)で表されるオルガノシラン(以下、(a)と略す場合がある)の1種以上5~50モル%、下記一般式(A-4)で表されるオルガノシラン(以下、(b)と略す場合がある)の1種以上0~50モル%、下記一般式(A-5)で表されるオルガノシラン(以下、(c)と略す場合がある)の1種以上0~40モル%、下記一般式(A-6)で表されるオルガノシラン(以下、(d)と略す場合がある)の1種以上0~50モル%及び下記一般式(A-7)で表されるオルガノシラン(以下、(e)と略す場合がある)の1種以上0~40モル%からなり、オルガノシラン(b)とオルガノシラン(c)との和が5~60モル%であるオルガノシラン混合物を、加水分解・縮合することにより得られるケイ素含有重合体を用いることが、特に好ましい。

 上記一般式(A-4)において、Rで表される炭素原子数1~6のアルキル基は、直鎖、分岐、環状の何れも可能であり、具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、s-ブチル基、t-ブチル基、イソブチル基、アミル基、イソアミル基、t-アミル基、へキシル基、シクロへキシル基等が挙げられる。Rは、反応性の点から、メチル基であることが好ましい。
 上記一般式(A-5)において、R及びRで表される炭素原子数1~6のアルキル基、並びにR及びRで表されるフェニル基を置換する場合もある炭素原子数1~6のアルキル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。R及びRで表される炭素原子数2~6のアルケニル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。R及びRは、工業的入手性の点から、メチル基、置換されていないフェニル基であることが好ましく、メチル基であることが特に好ましい。
 上記一般式(A-6)において、R10で表されるフェニル基を置換する場合もある炭素原子数1~6のアルキル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。R10は、工業的入手性の点から、置換されていないフェニル基であることが好ましい。
 上記一般式(A-7)において、R11で表される炭素原子数2~10のエポキシ基は、三員環の環状エーテルを有する置換基であり、例えば、エポキシエチル基、グリシジル基、2,3-エポキシブチル基、3,4-エポキシブチル基、エポキシエチルフェニル基、4-エポキシエチルフェニルエチル基、3,4-エポキシシクロヘキシル基、2-(3,4-エポキシシクロヘキシル)エチル基、2,3-エポキシノルボルニルエチル基等が挙げられる。R11は、異種材料への密着性付与の点から、グリシジル基、3,4-エポキシシクロヘキシル基又は2-(3,4-エポキシシクロヘキシル)エチル基であることが好ましい。
 上記一般式(A-4)~(A-7)において、Xで表される炭素原子数1~6のアルコキシ基としては、メトキシ基、エトキシ基、プロポキシ基、ブトキシ基等が挙げられ、Xで表されるハロゲン原子としては、塩素原子、臭素原子、ヨウ素原子等が挙げられる。Xは、反応性の点から、メトキシ基又はエトキシ基であることが好ましい。尚、上記一般式(A-1)におけるX及び上記一般式(A-4)~(A-7)におけるそれぞれのXは、互いに同一である場合もあり、異なっている場合もある。
 上記5成分として、X及びXが全て炭素原子数1~6のアルコキシ基であるもの(アルコキシシラン)を用いる場合、アルコキシシランの加水分解・縮合反応は、いわゆるゾル・ゲル反応を行えばよく、該ゾル・ゲル反応としては、無溶媒又は溶媒中で、酸又は塩基等の触媒で加水分解・縮合反応を行う方法が挙げられる。ここで用いる溶媒は、特に限定されず、具体的には、水、メタノール、エタノール、n-プロパノール、イソプロパノール、n-ブタノール、イソブタノール、t-ブタノール、アセトン、メチルエチルケトン、ジオキサン、テトラヒドロフラン、トルエン等が挙げられ、これらの1種を用いることも、2種以上を混合して用いることもできる。
 上記アルコキシシランの加水分解・縮合反応は、アルコキシシランが、水による加水分解によりシラノール基(Si-OH)を生成し、この生成したシラノール基同士又はシラノール基とアルコキシ基が縮合することにより進む。この反応を進ませるためには、適量の水を加えることが好ましく、水は溶媒中に加えることができ、又は触媒を水に溶解して加えることもできる。尚、加水分解・縮合反応は、空気中の水分、又は溶媒中に含まれる微量の水分によっても進む。
 上記加水分解・縮合反応で用いられる酸、塩基等の触媒は、加水分解・縮合反応を促進するものであれば特に限定されず、具体的には、塩酸、リン酸、硫酸等の無機酸類;酢酸、シュウ酸、p-トルエンスルホン酸、リン酸モノイソプロピル等の有機酸類;水酸化ナトリウム、水酸化カリウム、水酸化リチウム、アンモニア等の無機塩基類;トリメチルアミン、トリエチルアミン、モノエタノールアミン、ジエタノールアミン等のアミン化合物類;テトライソプロピルチタネート、テトラブチルチタネート等のチタンエステル類;ジブチル錫ラウレート、オクチル酸錫等の錫カルボン酸塩類;トリフルオロボロン等のホウ素化合物類;鉄、コバルト、マンガン、亜鉛等の金属の塩化物やナフテン酸塩又はオクチル酸塩等の金属カルボン酸塩類;アルミニウムトリスアセチルアセテート等のアルミニウム化合物等が挙げられ、これらの1種を用いることも、2種以上を併用することもできる。
 上記アルコキシシランの加水分解・縮合反応としては、塩基触媒を加えて塩基性下(pH7以上)で重縮合反応を行う方法が好ましい例として挙げられる。また、酸触媒を加えて、酸性下(pH7以下)で、加水分解及び脱水重縮合を行うこともできる。
 尚、上記加水分解・縮合反応を行うときには、反応系を撹拌することが好ましく、また40~150℃に加熱することで反応を促進することができる。
 上記加水分解・縮合反応の順序は特に限定されず、例えば、アルケニル基を有するアルコキシシラン(RSi(X3)と他のアルコキシシラン(RSi(X3、RSi(X2、R10Si(X3、R11Si(X3)とを両者混合して加水分解・縮合反応を行うことができ、これらの5成分のうちの1種類のアルコキシシラン単独である程度加水分解・縮合反応を行った後、他のアルコキシシランを加えて更に加水分解・縮合反応を行うこともできる。
 上記5成分として、X又はXが水酸基であるものと、X又はXがアルコキシ基であるものを併用することもでき、この場合、X及びXが水酸基であるものは加水分解を行わずに用いることができる。
 クロロシラン等のハロゲノシラン(上記5成分のX及びXがハロゲン原子であるもの)を使用する場合も、アルコキシシランの場合と同様に加水分解・縮合反応を行なうことができる。
 上記加水分解・縮合反応が終了した反応系から、生成したケイ素含有重合体を得るためには、反応溶媒、水、触媒を除去すればよく、例えば、トルエン等の溶媒を加えて溶媒抽出後、抽出溶媒を窒素気流下で減圧留去すればよい。
 上記オルガノシラン混合物中、オルガノシラン(a)は、硬化時の架橋密度の制御の点から、10~40モル%であることが好ましい。
 オルガノシラン(b)及び(c)は、オルガノシラン(b)とオルガノシラン(c)との和が5~60モル%である限り、何れか一方の成分を用いないことも可能であるが、オルガノシラン(b)は、硬化時の架橋密度の制御の点から、20~40モル%であることが好ましく、オルガノシラン(c)は、樹脂への可撓性付与の点から、10~25モル%であることが好ましい。
 オルガノシラン(d)は、用いないことも可能であるが、樹脂溶融温度の制御の点から、5~45モル%であることが好ましい。オルガノシラン(e)は、用いないことも可能であるが、異種材料への密着性付与の点から、5~25モル%であることが好ましい。
 また、オルガノシラン(b)とオルガノシラン(c)との和は、硬化時の架橋密度の制御の点から、25~55モル%であることが好ましい。
 また、上記オルガノシラン混合物に含まれるオルガノシランは、ケイ素含有重合体の分子量制御の点から、オルガノシラン(a)、(b)、(c)、(d)及び(e)の5成分のみであることが好ましい。
 上記一般式(4)で表されるユニットを含有するケイ素含有重合体においては、例えば、オルガノシラン(a)、(b)、(c)、(d)及び(e)それぞれに由来する(RSiO3/2)、(RSiO3/2)、(RSiO)、(R10SiO3/2)及び(R11SiO3/2)で表される5種の構成ユニットが、ランダムに二次元・三次元につながっており、それぞれの末端はOH基、X及びXの何れかになっている。X及びXは、オルガノシラン(a)、(b)、(c)、(d)又は(e)に由来する基である。
 尚、上記(RSiO3/2)には(RSiX’O2/2)も含むものとし、上記(RSiO3/2)には(RSiX’O2/2)も含むものとし、上記(R10SiO3/2)には(R10SiX’O2/2)も含むものとし、上記(R11SiO3/2)には(R11SiX’O2/2)も含むものとする。X’は、オルガノシラン(a)、(b)、(d)及び(e)それぞれに含まれていたX及びXと同じであるか、OH基を表す。
 上記一般式(4)で表されるユニットを含有するケイ素含有重合体のなかでも、全有機成分(ケイ素を除く成分)中のフェニル基の割合が、50質量%以下、特に40質量%以下であるものが好ましく、メチル基の割合が、85質量%以下、特に70質量%以下の範囲内であるものが好ましい。フェニル基の割合が多いとケイ素含有重合体の融点が高くなり成形時の温度で溶融しにくくなり、成形時に硬化物(重合物)の分子量を大きくすることが困難となる。そのため、フェニル基の割合が少なく、メチル基の割合が多いことが好ましく、フェニル基の割合とメチル基の割合の比(前者:後者)が、30:50~30:80であることがより好ましい。
 上記一般式(4)で表されるユニットを含有するケイ素含有重合体のなかでも、重量平均分子量がポリスチレン換算で300~100,000であるケイ素含有重合体が好ましく、重量平均分子量は、より好ましくは800~50,000の範囲内である。ここで、ケイ素含有重合体の重量平均分子量が300より小さいと、熱安定性が悪くなる場合があり、100,000より大きいと、トランスファー成形における処理温度で溶融しない場合があったり、溶融しても高粘度で樹脂の流動性が低く、成形性が低下する場合がある。
 上記一般式(4)で表されるユニットを含有するケイ素含有重合体は、変性して用いることもできる。上記ケイ素含有重合体に施す変性としては、特に制限されず、シリコーン樹脂を反応性シリコーン樹脂とするために行うことができる各種変性が可能であり、より具体的には、アミノ変性、エポキシ変性、カルボキシ変性、カルビノール変性、メタクリル変性、メルカプト変性、フェノール変性等を常法により行うことができる。
 以上に詳述した上記一般式(4)で表されるユニットを含有するケイ素含有重合体は、1種のみで又は2種以上の混合物として使用することができる。
 また、上記(A-β)として好ましく用いることができるシリコーン化合物としては、例えば、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に1個以上含有するシロキサン化合物を挙げることができる。該シロキサン化合物としては、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に1個以上含有するシロキサン化合物であればよく、特に限定されるものではないが、例えば、直鎖状、環状、分岐状、部分ネットワークを有するもの等、種々のものを用いることができる。これらのなかでも、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有するシロキサン化合物が好ましく、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する直鎖状シロキサン化合物又はSi-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する環状シロキサン化合物を用いた場合には、より密着力の高いケイ素含有硬化性組成物が得られることから特に好ましい。
 上記Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する直鎖状シロキサン化合物は、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する直鎖状シロキサン共重合体である。該直鎖状シロキサン共重合体は、ランダム共重合体である場合もあり、ブロック共重合体である場合もある。Si-H基との反応性を有する炭素-炭素二重結合の数は、2~10が好ましく、硬化物の架橋密度の点から2~6がより好ましい。また、該炭素-炭素二重結合としては、ビニル基、2-プロペニル基、3-ブテニル基等のアルケニル基が挙げられるが、反応性が良好なことから、ケイ素原子に結合したビニル基(Si-CH=CH基)であることが好ましい。
 Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する直鎖状シロキサン共重合体の中でも、硬化物の物性の点から特に好ましいものとして、下記一般式(A-8)で表される直鎖状シロキサン共重合体を挙げることができる。

 上記一般式(A-8)において、R12及びR31、並びにR21、R22、及びR23で表わされる炭素原子数2~6のアルケニル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。
 またR12及びR31、並びにR13、R14、R15、R16、R20、R24、R28、R29及びR30で表わされる炭素原子数1~6のアルキル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。
 またR12及びR31、並びにR25、R26及びR27で表わされる炭素原子数2~10のエポキシ基としては、上記R11で表されるものとして挙げたものと同様のものが挙げられる。
 上記一般式(A-8)において、R12及びR31は、反応性の点から、ビニル基又は2-プロペニル基が好ましく、R13、R14、R15、R16、R20、R24、R28、R29及びR30は、工業的入手性の点から、メチル基又はエチル基が好ましく、R21、R22及びR23は、工業的入手性の点から、ビニル基又は2-プロペニル基が好ましい。
 これらのなかでも、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する直鎖状シロキサン共重合体の好ましい具体例としては、下記の式(A-9)~(A-17)で示される直鎖状シロキサン化合物が挙げられる。

 また、上記Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する環状シロキサン化合物においては、炭素-炭素二重結合の数は、2~10が好ましく、硬化物の架橋密度が高くなることから2~6がより好ましい。また、該炭素-炭素二重結合としては、ビニル基、2-プロペニル基、3-ブテニル基等のアルケニル基が挙げられるが、反応性が良好なことから、ケイ素原子に結合したビニル基(Si-CH=CH基)であることが好ましい。
 Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する環状シロキサン化合物の中でも、硬化物の物性の点から特に好ましいものとして、下記一般式(A-18)で表される環状シロキサン化合物を挙げることができる。

 上記R32、R33及びR34で表される炭素原子数1~6のアルキル基としては、上記Rで表されるものとして挙げたものと同様のものが挙げられる。上記一般式(A-18)中、工業的入手性の点から、R32、R33及びR34はメチル基又はフェニル基が好ましい。nは架橋密度が良好なことから2~4が好ましく、mは粘度の点から1~3が好ましい。
 これらのなかでも、Si-H基との反応性を有する炭素-炭素二重結合を1分子中に2個以上含有する環状シロキサン共重合体の好ましい具体例としては、下記の式(A-19)~(A-21)で示される環状シロキサン化合物が挙げられる。

 尚、SiH基との反応性を有する炭素-炭素二重結合を有する化合物がSiH基も有する場合がある(例えば、上記式(A-17)で示される化合物)が、このような化合物は、(B)成分ではなく、(A)成分として扱う。(B)成分は、SiH基との反応性を有する炭素-炭素二重結合を有しない。
 本発明のケイ素含有硬化性組成物における(B)成分は、SiH基を有するシロキサン化合物である。(B)成分はSiH基を1分子中に1つ以上有するシロキサン化合物であればよく、特に限定されるものではないが、SiH基を1分子中に2つ以上有するシロキサン化合物を好ましく使用することができる。
 本発明のケイ素含有硬化性組成物における(B)成分の含有量は、上記(A)成分100質量部に対して0.1~100質量部の範囲であることが好ましく、1~60質量部の範囲であることがより好ましく、5~40質量部の範囲がより好ましい。
 上記SiH基を1分子中に2つ以上有するシロキサン化合物のなかでも、下記一般式(B-1)で表される環状シロキサン化合物から選ばれる1種以上及び下記一般式(B-2)、下記式(B-3)又は下記一般式(B-4)で表される化合物から選ばれる1種以上をヒドロシリル化反応させて得られる、1分子中に2個以上のSiH基を有するシロキサン化合物(以下、(B-α)と略す場合がある)を好ましく使用することができる。

 上記一般式(B-1)において、R35、R36及びR37で表される炭素原子数1~6のアルキル基は、直鎖、分岐、環状の何れも可能であり、具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、s-ブチル基、t-ブチル基、イソブチル基、アミル基、イソアミル基、t-アミル基、へキシル基、シクロへキシル基等が挙げられる。
 上記一般式(B-1)において、R35はメチル基が好ましく、R36及びR37はメチル基又はフェニル基が好ましい。fは4~6が好ましく、gは硬化反応の架橋密度の点から0~1が好ましい。メチル基とフェニル基を両方含む場合は、R35~R37の置換基全体の数において、メチル基の数とフェニル基の数との比(前者:後者)が4:1~1:4の範囲であることが、安定的に分子量を制御することができることから好ましい。
 上記一般式(B-4)において、R38、R39及びR40で表される炭素原子数2~10のアルケニル基としては、ビニル基、2-プロペニル基、3-ブテニル基等が挙げられる。
 上記一般式(B-4)において、R39及びR40で表される炭素原子数1~10のアルキル基は、直鎖、分岐、環状の何れも可能であり、具体例としては、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、s-ブチル基、t-ブチル基、イソブチル基、アミル基、イソアミル基、t-アミル基、へキシル基、シクロへキシル基、ヘプチル基、オクチル基、ノニル基、デシル基、エチルヘキシル基等が挙げられる。
 上記一般式(B-4)において、R39及びR40で表される炭素原子数2~10のエポキシ基は、三員環の環状エーテルを有する置換基であり、例えば、エポキシエチル基、グリシジル基、2,3-エポキシブチル基、3,4-エポキシブチル基、エポキシエチルフェニル基、4-エポキシエチルフェニルエチル基、3,4-エポキシシクロヘキシル基、2-(3,4-エポキシシクロヘキシル)エチル基、2,3-エポキシノルボルニルエチル基等が挙げられる。
 上記一般式(B-1)で表される環状シロキサン化合物としては、例えば、1,3,5,7-テトラメチルシクロテトラシロキサン、1,3,5,7,9-ペンタメチルシクロペンタシロキサン、1,3,5,7,9,11-ヘキサメチルシクロヘキサシロキサン等が挙げられ、1,3,5,7-テトラメチルシクロテトラシロキサンが好ましい。上記一般式(B-1)で表される環状シロキサン化合物は単独で使用することもできるし、2種以上を組み合わせて用いることもできる。
 上記一般式(B-2)で表される化合物は、hが1である場合は、ジビニルベンゼンを示し、o-ジビニルベンゼン、m-ジビニルベンゼン又はp-ジビニルベンゼンの何れも可能であり、hが2である場合は、トリビニルベンゼンを示し、1,2,3-トリビニルベンゼン、1,2,4-トリビニルベンゼン、1,3,5-トリビニルベンゼンの何れも可能である。上記一般式(B-2)で表される化合物は、ビニル基以外の官能基(例えばメチル基等のアルキル基)がベンゼン環に結合している場合もあり、これらの混合物である場合もある。
 上記一般式(B-2)、上記式(B-3)及び上記一般式(B-4)で表される化合物のなかでも、ジビニルベンゼンが好ましい。上記一般式(B-2)、上記式(B-3)及び上記一般式(B-4)で表される化合物は、単独で使用することができ、2種以上を組み合わせて使用することもできる。
 上記(B-α)は、上記一般式(B-1)で表される環状シロキサン化合物から選ばれる1種以上及び上記一般式(B-2)、上記式(B-3)又は上記一般式(B-4)で表される化合物から選ばれる1種以上をヒドロシリル化反応させることで得ることができる。上記一般式(B-1)で表される環状シロキサン化合物から選ばれる1種以上と、上記一般式(B-2)、上記式(B-3)又は上記一般式(B-4)で表される化合物から選ばれる1種以上の配合比率は、1分子中に2個以上のSiH基を有するようにする限り、特に限定されるものではない。好ましくは、上記一般式(B-1)で表される環状シロキサン化合物から選ばれる1種以上に含まれるSiH基の数と、上記一般式(B-2)、上記式(B-3)又は上記一般式(B-4)で表される化合物から選ばれる1種以上に含まれる、SiH基との反応性を有する炭素-炭素二重結合の数との比(前者:後者)が10:1~2:1の範囲であり、より好ましくは4:1~2:1の範囲である。
 上記(B-α)のSiH基の濃度は、硬化性が良好になることから、0.0001mmol/g~100mmol/gが好ましく、0.01mmol/g~20mmol/gが更に好ましい。
 上記(B-α)は、重量平均分子量が500~500,000が好ましく、耐熱性が良好なことから、1000~300,000がより好ましい。重量平均分子量の測定はGPCを使用すればよく、ポリスチレン換算により求めればよい。
 上記ヒドロシリル化反応は白金系触媒を用いて行うとよい。該白金系触媒としては、ヒドロシリル化反応を促進する白金、パラジウム及びロジウムの1種以上の金属を含有する公知の触媒を用いることができる。ヒドロシリル化反応用の触媒として用いられるこれらの白金系触媒としては、白金-カルボニルビニルメチル錯体、白金-ジビニルテトラメチルジシロキサン錯体、白金-シクロビニルメチルシロキサン錯体、白金-オクチルアルデヒド錯体等の白金系触媒をはじめ、白金の代わりに同じく白金系金属であるパラジウム、ロジウム等を含有する化合物が挙げられ、これらの1種を単独で用いることができ、又は2種以上を併用することもできる。特に硬化性の点から、白金を含有するものが好ましく、具体的には、白金-ジビニルテトラメチルジシロキサン錯体(Karstedt触媒)、白金-カルボニルビニルメチル錯体(Ossko触媒)が好ましい。また、クロロトリストリフェニルホスフィンロジウム(I)等の、上記白金系の金属を含有するいわゆるWilkinson触媒も、本発明では白金系触媒に含まれる。上記白金系触媒の使用量は、反応性の点から、上記一般式(B-1)で表される環状シロキサン化合物から選ばれる1種以上、及び上記一般式(B-2)、上記式(B-3)又は上記一般式(B-4)で表される化合物から選ばれる1種以上の合計量の5質量% 以下が好ましく、0.0001~1.0質量%がより好ましい。上記ヒドロシリル化反応条件は特に限定されず、上記触媒を使用して従来公知の条件で行えばよいが、硬化速度の点から、室温~130℃で行なうのが好ましく、反応時にトルエン、キシレン、ヘキサン、MIBK(メチルイソブチルケトン)、シクロペンタノン、PGMEA(プロピレングリコールモノメチルエーテルアセテート)等の従来公知の溶媒を使用することもできる。また、上記触媒は、ヒドロシリル化反応を行った後、除去することができ、除去せずそのままケイ素含有硬化性組成物に用いることもできる。
 本発明のケイ素含有硬化性組成物における(C)成分は、上記一般式(1)で表されるシラン化合物である。(C)成分を、(A)成分、(B)成分及び(D)成分と組み合わせて使用することで、銀基体や銅基体に対して優れた密着性を有するケイ素含有硬化物を製造することができるケイ素含有硬化性組成物を得ることができる。本発明のケイ素含有硬化性組成物における(C)成分の含有量は、上記(A)成分100質量部に対して、0.001~0.1質量部であることが好ましい。0.001質量部より少ない場合には、添加効果が発現しにくい。また、0.1質量部より多く加えても、配合効果はほとんど向上しない。
 上記一般式(1)において、Rで表される炭素原子数1~4のアルキル基としては、例えば、メチル基、エチル基、プロピル基、イソプロピル基、ブチル基、第2ブチル基、第3ブチル基を挙げることができる。得られる硬化物が銀基体や銅基体に対して優れた密着性を有する効果が高いことから、これらのなかでもメチル基又はエチル基が好ましい。
 上記一般式(1)において、Aで表される炭素原子数1~10のアルカンジイル基としては、例えば、メチレン基、エチレン基、プロピレン基、ブチレン基、イソブチレン基、ペンチレン基、ヘキシレン基、ヘプチレン基、オクチレン基等が挙げられる。得られる硬化物が銀基体や銅基体に対して優れた密着性を有する効果が高いことから、炭素原子数1~5のアルカンジイル基がより好ましく、プロピレン基が特に好ましい。
 上記一般式(1)において、kは2又は3の数を表す。得られる硬化物が銀基体や銅基体に対して優れた密着性を有する効果が高いことから、kが3であることが好ましい。
 一般式(1)で表される化合物の好ましい具体例としては、下記化学式No.1~No.20で表される化合物が挙げられる。尚、下記化学式No.1~No.20において「Me」はメチル基を表し、「Et」はエチル基を表す。

 本発明のケイ素含有硬化性組成物における(D)成分は、フィラーである。(D)成分を上記(A)~(C)成分と組み合わせて使用することで、得られる硬化物を所望の色に着色することができ、また得られる硬化物の硬度を上げることができる。該フィラーとしては、透明フィラー、白色顔料及び無機充填剤が好ましい。本発明のケイ素含有硬化性組成物における(D)成分の含有量は、上記(A)成分100質量部に対して、100~1500質量部であることが好ましく、100~1400質量部がより好ましく、300~1350質量部が更に好ましい。本発明のケイ素含有硬化性組成物においては、(D)成分として上記白色顔料と上記無機充填剤とを併用することも好ましい。
 上記白色顔料は、白色着色剤として白色度を高めるために配合するものであり、例えば酸化チタンを用いることが好ましく、この酸化チタンの単位格子はルチル型、アナタース型、ブルカイト型の何れでも構わないが、耐光性を考えるとルチル型が好ましく使用される。また、平均粒径や形状も限定されないが、平均粒径は通常0.05~5.0μmである。上記酸化チタンは、樹脂や無機充填剤との相溶性、分散性を高めるため、AlやSi等の含水酸化物等で予め表面処理することができる。
 尚、平均粒径は、レーザー光回折法による粒度分布測定における質量平均値D50(又はメジアン径)として求めることができる。
 また、白色顔料として、酸化チタン以外に、チタン酸カリウム、酸化ジルコン、硫化亜鉛、アルミナ、酸化亜鉛、酸化マグネシウム、酸化ベリリウム、硫酸バリウム等を用いることもできる。これらの中でも、酸化マグネシウム、酸化亜鉛が好ましい。これらの白色顔料は、単独で使用することができ、又は酸化チタンと併用して使用することもできる。
 上記無機充填剤は、通常シリコーン樹脂組成物、エポキシ樹脂組成物等の封止材料に配合されるものを使用することができる。例えば、溶融シリカ、溶融球状シリカ、結晶性シリカ、コロイダルシリカ、ヒュームドシリカ、シリカゲル等のシリカ類;アルミナ、酸化鉄、酸化チタン、三酸化アンチモン等の金属酸化物;窒化ケイ素、窒化アルミニウム、窒化ホウ素、炭化ケイ素等のセラミックス;マイカやモンモリロナイト等の鉱物;水酸化アルミニウム、水酸化マグネシウム等の金属水酸化物又はこれらを有機変性処理等により改質したもの;炭酸カルシウム、ケイ酸カルシウム、炭酸マグネシウム、炭酸バリウム等の金属炭酸塩又はこれらを有機変性処理等により改質したもの;金属ホウ酸塩、カーボンブラック等の顔料;炭素繊維、グラファイト、ウィスカ、カオリン、タルク、ガラス繊維、ガラスビーズ、ガラスマイクロスフィア、シリカガラス、層状粘土鉱物、クレー、炭化ケイ素、石英、アルミニウム、亜鉛等が挙げられる。尚、フィラー(D)として、アクリルビーズ、ポリマー微粒子、透明樹脂ビーズ、木粉、パルプ、木綿チップ等の有機充填剤を用いることもできる。
 これら無機充填剤及び有機充填剤の平均粒径や形状は特に限定されないが、平均粒径は通常0.1~80μmである。尚、平均粒径は、レーザー光回折法による粒度分布測定における質量平均値D50(又はメジアン径)として求めることができる。
 上記無機充填剤としては、樹脂の成形性及び強度の点から、シリカ類、金属酸化物、改質されている場合もある金属炭酸塩、顔料が好ましく、特に、溶融シリカ、溶融球状シリカ、結晶性シリカ、シリコーンビーズ、コロイダルシリカ、酸化アルミニウム、酸化チタン、炭酸カルシウム、炭酸マグネシウム、カーボンブラック、カオリン、ガラス繊維が好ましい。
 上記無機充填剤としては、とりわけ、溶融シリカ、溶融球状シリカ、酸化チタンと炭酸カルシウムの複合体が、樹脂の成形性の点から好適に用いられる。またその粒径は、特に限定されるものではないが、成形性、流動性の点から、4~40μm、特に7~35μmが好ましい。また、高流動性を得るためには、3μm以下の微細領域、4~8μmの中粒径領域、10~40μmの粗領域のものを組み合わせて使用することが望ましい。
 また、本発明のケイ素含有硬化性組成物には、本発明の目的とする性能を損なわない範囲で、有機過酸化物、金属触媒、接着助剤、フリーラジカルスカベンジャー、公知の各種樹脂、離型剤、添加剤等の任意成分も配合することができる。各々の任意成分の使用量は、特に限定されるものではないが、本発明の効果を損なわないようにするためには、本発明のケイ素含有硬化性組成物中10質量%以下の範囲とすることが好ましく、5質量%以下であることがより好ましい。
 上記有機過酸化物としては、例えば、シリコーンゴム組成物を硬化する際に一般的に使用されるものを用いることができるが、例えば、ベンゾイルパーオキサイド、o-メチルベンゾイルパーオキサイド、p-メチルベンゾイルパーオキサイド、o-モノクロロベンゾイルパーオキサイド、p-モノクロロベンゾイルパーオキサイド、ビス-2,4-ジクロロベンゾイルパーオキサイド、2,4-ジクミルベンゾイルパーオキサイド、ジ-t-ブチルベンゾイルパーオキサイド、t-ブチルベンゾエート、t-ブチルクミルベンゾイルパーオキサイド、1,1-ビス(t-ブチルパーオキシ)-3,3,5-トリメチルシクロヘキサン、2,5-ジメチル-2,5-ジ(t-ブチルパーオキシ)へキサン、1,6-ビス(t-ブチルパーオキシカルボキシ)へキサン、ジクロミルパーオキサイド、ジミリスチルパーオキシカーボネート、t-ブチルパーオキシ2-エチルヘキシルカーボネート、ジシクロドデシルパーオキシジカーボネート、下記一般式(5)又は(5’)で表される化合物等が挙げられる。これらの中でも、反応性及び作業性の点から、ベンゾイル系パーオキサイド化合物が好ましく、特に、ベンゾイルパーオキサイド、2,4-ジクミルベンゾイルパーオキサイドが好ましい。

 上記一般式(5)及び(5’)中のR並びに上記一般式(5’)中のR’で表される炭素原子数3~10の炭化水素基としては、プロピル、イソプロピル、ブチル、第二ブチル、第三ブチル、イソブチル、アミル、イソアミル、第三アミル、ヘキシル、シクロヘキシル、シクロヘキシルメチル、2-シクロヘキシルエチル、ヘプチル、イソヘプチル、第三ヘプチル、n-オクチル、イソオクチル、第三オクチル、2-エチルヘキシル、ノニル、イソノニル、デシル等のアルキル基、ビニル、1-メチルエテニル、2-メチルエテニル、プロペニル、ブテニル、イソブテニル、ペンテニル、ヘキセニル、ヘプテニル、オクテニル、デセニル、1-フェニルプロペン-3-イル等のアルケニル基、フェニル、2-メチルフェニル、3-メチルフェニル、4-メチルフェニル、4-ビニルフェニル、3-イソプロピルフェニル、4-イソプロピルフェニル、4-ブチルフェニル、4-イソブチルフェニル、4-第三ブチルフェニル、2,3-ジメチルフェニル、2,4-ジメチルフェニル、2,5-ジメチルフェニル、2,6-ジメチルフェニル、3,4-ジメチルフェニル、3,5-ジメチルフェニル、2,4-ジ第三ブチルフェニル等のアルキルアリール基、ベンジル、2-フェニルプロパン-2-イル、スチリル、シンナミル等のアリールアルキル基等、これらがエーテル結合、チオエーテル結合で中断されたもの、例えば、2-メトキシエチル、3-メトキシプロピル、4-メトキシブチル、2-ブトキシエチル、メトキシエトキシエチル、メトキシエトキシエトキシエチル、3-メトキシブチル、2-フェノキシエチル、3-フェノキシプロピル、2-メチルチオエチル、2-フェニルチオエチルが挙げられ、更にこれらの基は、アルコキシ基、アルケニル基、ニトロ基、シアノ基、ハロゲン原子等で置換されている場合もある。
 上記有機過酸化物を使用する場合の含有量は、上記(A)成分100質量部に対し、0.0001~10質量部が好ましく、0.01~5質量部がより好ましい。
 上記金属触媒としては、白金系触媒、トリス(2,4-ペンタンジオナト)アルミニウム、トリイソプロポキシドアルミニウム、Al(ClO、テトライソプロポキシドチタニウム、テトライソブトキシドチタニウム、ジブチルビス(2,4-ペンタンジオナト)スズ、BuSn(C15COO)のようなAl系、Ti系、Sn系等の金属触媒を挙げることができる。
 これらの中でも、反応性及び着色性の点から、白金系触媒、Al系触媒が好ましく、特に、白金-カルボニルビニルメチル錯体(Ossko触媒)、白金-ジビニルテトラメチルジシロキサン錯体(Karstedt錯体)、トリス(2,4-ペンタンジオナト)アルミニウムが好ましい。
 上記金属触媒を使用する場合の含有量は、上記(A)成分100質量部に対し、1×10-4~0.5質量部含有することが好ましく、1×10-3~0.2質量部含有することが更に好ましい。
 上記接着助剤としては、例えばシアヌル酸構造を有する化合物を用いることができる。該シアヌル酸構造を有する化合物としては、例えば、イソシアヌル酸、トリアリルシアヌル酸、1,3,5-トリグリシジルイソシアヌル酸、トリス(2-ヒドロキシエチル)イソシアヌル酸、トリス(2,3-ジヒドロキシプロピル)イソシアヌル酸、トリス(2,3-エポキシプロピル)イソシアヌル酸、特許第2768426号、特開平3-261769号、特開平4-139211号、特開平4-139174号、特開平10-333330号の各公報に記載されているもの等を用いることができる。また、これらの化合物は、シリコーン変性、エチレンオキシド変性、プロピレンオキシド変性等の各種変性処理が常法によりなされている場合もある。シアヌル酸構造を有する化合物を使用する場合、本発明のケイ素含有硬化性組成物中の該化合物の含有量は、0.0001~10質量%が好ましく、0.01~1.0質量%が更に好ましい。
 上記フリーラジカルスカベンジャーとしては、例えば、酸化防止剤、安定剤等の抗酸化性物質を挙げることができる。例えば、トリエチレングリコール-ビス[3-(3-t-ブチル-5-メチル-4-ヒドロキシフェニル)プロピオネート]、ジブチルヒドロキシトルエン(BHT)、2,6-ジ-t-ブチル-パラクレゾール(DBPC)等が挙げられる。フリーラジカルスカベンジャーを使用する場合、耐熱性、電気特性、硬化性、力学特性、保存安定性及びハンドリングの点から、本発明のケイ素含有硬化性組成物中で0.1~10質量%が好ましく、1~5質量%がより好ましい。
 上記各種樹脂としては、例えば、ポリブタジエン樹脂及びその変性物、アクリロニトリル共重合体の変性物、ポリスチレン樹脂、ポリエチレン樹脂、フッ素樹脂、ポリイミド樹脂、ポリエチレングリコール、ポリフェニレンエーテル、ポリプロピレングリコール等のポリエーテル樹脂、ポリウレタン樹脂、エポキシ樹脂、フェノール樹脂、ポリエステル樹脂、メラミン樹脂、ポリアミド樹脂、ポリフェニレンスルフィド樹脂等が挙げられる。
 上記離型剤としては、例えば、カルナバワックス、脂肪酸エステル、グリセリン酸エステル、ステアリン酸、モンタン酸、ベヘニン酸及びその金属塩、アルカリ金属化合物、有機チタン、有機ジルコニア、有機錫化合物、イミダゾール化合物、カルボキシル基含有ポリオレフィン、ポリエチレン-ポリオキシエチレン系樹脂、カルナバ等を用いることができる。
 任意に配合できる上記添加剤の例としては、光沢剤、ワックス、紫外線吸収剤、帯電防止剤、酸化防止剤、劣化防止剤、変性剤、シランカップリング剤、脱泡剤、染料、マレイミド系化合物、シアネートエステル系化合物、シリコーンゲル、シリコーンオイル等が挙げられる。
 本発明のケイ素含有硬化性組成物は、室温(25℃)で固体であるためハンドリング性に優れる。本発明のケイ素含有硬化性組成物は、粉末、顆粒、タブレット状等の形状とすることができ、溶媒に溶解させて用いることもできる。本発明のケイ素含有硬化性組成物は、融点が50℃以上150℃以下であることが好ましく、50℃以上120℃以下であることが更に好ましい。本発明のケイ素含有硬化性組成物は、好ましくは50℃~150℃で溶融し、その後、熱により硬化する。また、本発明のケイ素含有硬化性組成物からなる硬化物は、銀基体及び銅基体への密着性に優れ、更に耐熱性、密着性にも優れている。耐熱性については、詳しくは、硬化物の5質量%の重量減少を来たす温度が400℃以上、より好ましくは500℃以上の硬化物が好適に得られる。また、本発明のケイ素含有硬化性組成物からは、クラック発生の少ない硬化物が好適に得られる。
 本発明のケイ素含有硬化性組成物は、均一で透明なものとすることができ、その場合には紫外線等の光の透過性もよく、光反応性の触媒を添加することで、光硬化も可能である。もちろん光反応性のモノマーや樹脂を更に配合することもでき、ケイ素含有硬化性組成物中の各成分の何れか1種以上が光反応性基を有することもできる。更にまた、本発明のケイ素含有硬化性組成物からは、耐候性、硬度、耐汚染性、難燃性、耐湿性、ガスバリヤ性、可撓性、伸びや強度、電気絶縁性、低誘電率性等の力学特性、光学特性、電気特性等に優れた材料を得ることができる。
 次に本発明の硬化物について述べる。
 本発明のケイ素含有硬化性組成物は、加熱することにより硬化させて硬化物とすることができる。この硬化反応は、本発明のケイ素含有硬化性組成物の配合成分を使用直前に混合し加熱する方法で行うことができ、予め配合成分を全て混合しておき硬化反応を行うときに加熱する方法で行うこともできる。
 硬化させる際の加熱温度は、樹脂が溶融する温度以上、例えば35~350℃が好ましく、50~250℃がより好ましい。硬化時間は2~60分が好ましく、2~10分がより好ましい。更に硬化後に、アニールしたり成形したりすることもできる。アニールは温度により時間が異なるが、150℃であれば5~60分程度処理することが好ましい。これらの硬化反応条件下に硬化反応を行うことにより、本発明のケイ素含有硬化性組成物から、耐熱性、耐久性、密着性等に優れた性能を有する硬化物を得ることができる。成形方法としては、トランスファー成形、圧縮成形、注型成形等の公知の方法を用いることができ、作業性及び寸法安定性の点から、トランスファー成形が好ましい。
 トランスファー成形は、トランスファー成形機を用い、成形圧力5~20N/mm2、成形温度120~190℃にて30~500秒、特に150~185℃にて30~180秒で行うことが好ましい。圧縮成形法は、コンプレッション成形機を用い、成形温度120~190℃にて30~600秒、特に130~160℃にて120~300秒で行うことが好ましい。何れの成形法においても、150~185℃にて2~20時間の条件で硬化させることができる。
 また、本発明のケイ素含有硬化性組成物を硬化させる際には、スピンキャスト、ポッティング、ディッピング等の成膜方法を適宜適用することができる。
 本発明のケイ素含有硬化性組成物は、その硬化物が、銀基体及び銅基体への優れた密着性を有する他に、耐熱性、耐光性、耐クラック性、着色性等の諸物性にも優れた硬化性組成物として利用することができる。本発明のケイ素含有硬化性組成物及び硬化物は、電気・電子材料分野における表示材料・光材料・記録材料・プリント基板・半導体・太陽電池等の封止材料;高電圧絶縁材料、絶縁・防振・防水・防湿を目的とした各種材料として用いることができる。また、用途としては、プラスチック部品の試作母型、コーティング材料、層間絶縁膜、プリプレグ、絶縁用パッキング、熱収縮ゴムチューブ、O-リング、表示デバイス用シール剤・保護材、光導波路、光ファイバー保護材、光学レンズ、光学機器用接着剤、高耐熱性接着剤、弾性接着剤、粘着剤、ダイボンディング剤、高放熱性材料、高耐熱シール材、太陽電池・燃料電池用部材、電池用固体電解質、絶縁被覆材、複写機用感光ドラム、ガス分離膜にも応用できる。また、土木・建材分野におけるコンクリート保護材、ライニング、土壌注入剤、シーリング剤、蓄冷熱材、ガラスコーティング、発泡体、塗料等へも応用でき、更には、医療用材料分野においても、チューブ、シール材、コーティング材料、プリント基板用途、滅菌処理装置用シール材、コンタクトレンズ、酸素富化膜等に応用できる。その他フィルム、ガスケット、注型材料、各種成形材料、網入りガラスの防錆・防水用封止剤、自動車部品、各種機械部品等に応用することが可能である。
 以下、実施例等により本発明を更に説明するが、本発明はこれらの実施例等によって限定されるものではない。尚、実施例中の「部」や「%」は質量基準によるものである。

[製造例1]A-1の合成
 冷却管及び撹拌装置を付けた2000ml四つ口フラスコに、(a)成分としてビニルトリメトキシシラン0.5mol、(b)成分としてメチルトリメトキシシラン0.5mol、(c)成分としてジメチルジメトキシシラン0.25mol、(d)成分としてフェニルトリメトキシシラン1.0mol、及びトルエン650gを入れ、撹拌しながら、0.5%水酸化ナトリウム水溶液31.4gを30分かけて滴下し、60~65℃で3時間脱水重合反応した。室温に冷却し、トルエン600g及びイオン交換水1500gを添加して油層を抽出し、中性になるまで水洗した後、溶媒を除去して、(A)成分であるケイ素含有重合体A-1を232.6g得た(白色粉末)。ケイ素含有重合体A-1の重量平均分子量(Mw)を、下記条件によりGPCで分析したところ、Mw=15000(ポリスチレン換算)であった。

 カラム:SuperMultiporeHZ-M
 展開溶媒:テトラヒドロフラン
[製造例2]B-1の合成
 1,3,5,7-テトラメチルシクロテトラシロキサン100部、ジビニルベンゼン100部、トルエン60部及び白金-カルボニルビニルメチル錯体(Ossko触媒)0.0005部を加えて撹拌しながら、5時間還流した。反応液から70℃で溶媒を減圧留去し、(B)成分であるプレポリマーB-1を得た。
 上記条件によりGPCで分析したところ、プレポリマーB-1の重量平均分子量は、Mw=140,000(ポリスチレン換算)であり、ヒドロシリル基(Si-H基)の含有量は、1H-NMRから5.3mmol/gであった。

[実施例1]ケイ素含有硬化性組成物の製造
 表1に示した化合物を用いて、表2の配合で実施例組成物No.1~28を製造した。

 表1に示した化合物及び下記比較化合物1~3を用いて、表3の配合で比較例組成物1~30を製造した。

[実施例2]硬化物の製造1
 実施例組成物No.1~No.28をそれぞれ、銀基体(縦50mm×横55mm×厚み0.25mm)上に設置した金型に流し込み、170℃にて180秒(成形工程)、次いで150℃にて2時間(アフターベイク工程)の条件で加熱することで、直径3.5mm×高さ4mmのプリンカップ状の実施例硬化物No.1~28を成形した。
[比較例2]比較用硬化物の製造1
 比較例組成物No.1~No.30をそれぞれ、銀基体(縦50mm×横55mm×厚み0.25mm)上に設置した金型に流し込み、170℃にて180秒(成形工程)、次いで150℃にて2時間(アフターベイク工程)の条件で加熱することで、直径3.5mm×高さ4mmのプリンカップ状の比較例硬化物1~30を成形した。
[評価例1]プリンカップ試験1(銀基体)
 実施例硬化物No.1~28及び比較例硬化物1~30について、以下のようにしてプリンカップ試験を行った。即ち、ボンドテスターを用いて銀基体と成形樹脂との密着力を測定し、密着力が20kg/cmより高い場合を++とし、5~20kg/cmの範囲である場合を+とし、5kg/cm未満である場合を-として密着性を評価した。評価結果が+である場合は優れた密着性を示したことを意味し、++である場合は特に優れた密着性を示したことを意味する。結果を表3-1~3-4に示す。

 表3-1~3-4から明らかな通り、比較例硬化物1~30は密着性が悪かった。一方、本発明のケイ素含有硬化性組成物を用いた実施例硬化物No.1~28は、何れも銀基体に対する密着性が良好であった。なかでも、実施例硬化物No.1~18は非常に高い密着性を有していた。
[実施例3]硬化物の製造2
 実施例組成物No.1~No.28をそれぞれ、銅基体(縦50mm×横55mm×厚み0.25mm)上に設置した金型に流し込み、170℃にて180秒(成形工程)、次いで150℃にて2時間(アフターベイク工程)の条件で加熱することで、直径3.5mm×高さ4mmのプリンカップ状の実施例硬化物No.29~56を成形した。
[比較例3]比較用硬化物の製造2
 比較例組成物No.1~No.30をそれぞれ、銅基体(縦50mm×横55mm×厚み0.25mm)上に設置した金型に流し込み、170℃にて180秒(成形工程)、次いで150℃にて2時間(アフターベイク工程)の条件で加熱することで、直径3.5mm×高さ4mmのプリンカップ状の比較例硬化物31~60を成形した。
[評価例2]プリンカップ試験2(銅基体)
 実施例硬化物No.29~56及び比較例硬化物31~60について、以下のようにしてプリンカップ試験を行った。即ち、ボンドテスターを用いて銅基体と成形樹脂との密着力を測定し、密着力が20kg/cmより高い場合を++とし、5~20kg/cmの範囲である場合を+とし、5kg/cm未満である場合を-として密着性を評価した。評価結果が+である場合は優れた密着性を示したことを意味し、++である場合は特に優れた密着性を示したことを意味する。結果を表4-1~4-4に示す。

 表4-1~4-4から明らかな通り、比較例硬化物31~60は密着性が悪かった。一方、本発明のケイ素含有硬化性組成物を用いた実施例硬化物No.29~56は、何れも銅基体に対する密着性が良好であった。
 本発明によれば、銀基体や銅基体への密着性に優れ電気・電子材料等に有用な硬化物を製造することができるケイ素含有硬化性組成物を提供することができる。該ケイ素含有硬化性組成物は良好な硬化性を有し、トランスファーモールド成形や射出成形等の金型成形が可能であり、その硬化物は、耐熱性、耐クラック性及び機械的強度に優れることから、半導体用封止材、LED用封止材、白色LED用パッケージのモールド材料等に好適に使用することができる。
 
 

Claims (3)

  1. (A)成分として、SiH基との反応性を有する炭素-炭素二重結合を有する化合物、
    (B)成分として、SiH基を有するシロキサン化合物、
    (C)成分として、下記一般式(1)で表されるシラン化合物、
    (D)成分として、フィラー
    を含有することを特徴とするケイ素含有硬化性組成物。

    (式中、Rは水素原子又は炭素原子数1~4のアルキル基を表し、Aは炭素原子数1~10のアルカンジイル基を表し、kは2又は3の数を表す。)
  2.  請求項1に記載のケイ素含有硬化性組成物を加熱することを含む、該ケイ素含有硬化性組成物を硬化させる方法。
  3.  請求項1に記載のケイ素含有硬化性組成物を硬化させてなる硬化物。
