Abstract
Description
インプリント法としては、その転写方法から熱インプリント法および光インプリント法と呼ばれる方法が提案されている。熱インプリント法では、ガラス転移温度以上に加熱した熱可塑性樹脂にモールドを押し当て、冷却後にモールドを離型することにより微細パターンを形成する。熱インプリント法は多様な材料を選択できる。光インプリント法では、光硬化性組成物にモールドを押し当てた状態で光硬化させた後、モールドを離型する。光インプリント法は、高圧、高温加熱の必要はなく、簡易に微細なパターンを作製することが可能である。
被加工体の上でインプリント法を行って得られたパターンをマスクとして用い、エッチングで被加工体の加工を行う方法は、インプリントリソグラフィーと呼ばれる。特に微細加工する方法はナノインプリントリソグラフィー(NIL)と呼ばれ、次世代リソグラフィー技術として開発が進められている。

第1の硬化性組成物に含まれるすべての重合性化合物に対する、架橋構造を有する脂肪族環を含む重合性化合物の割合が30質量%未満である[4]または[5]に記載のパターン積層体の製造方法。

本明細書において「~」とはその前後に記載される数値を下限値および上限値として含む意味で使用される。
本明細書において、「(メタ)アクリレート」は、アクリレートおよびメタクリレートを表し、「(メタ)アクリル」は、アクリルおよびメタクリルを表し、「(メタ)アクリロイル」は、アクリロイルおよびメタクリロイルを表す。「(メタ)アクリロイルオキシ」は、アクリロイルオキシおよびメタクリロイルオキシを表す。
本明細書において、「インプリント」は、好ましくは、1nm~10mmのサイズのパターン転写をいい、より好ましくは、およそ10nm~100μmのサイズ(ナノインプリント)のパターン転写をいう。
本明細書における基(原子団)の表記において、置換および無置換を記していない表記は、置換基を有さないものと共に置換基を有するものをも包含するものである。例えば、「アルキル基」とは、置換基を有さないアルキル基(無置換アルキル基)のみならず、置換基を有するアルキル基(置換アルキル基)をも包含するものである。
本発明における粘度は、特に述べない限り、23℃における粘度とする。
本明細書において「露光」とは、特に断らない限り、光を用いた露光のみならず、電子線、イオンビーム等の粒子線を用いた描画も露光に含める。また、露光における「光」とは、活性光線または放射線を意味する。また、「活性光線」または「放射線」とは、例えば、水銀灯の輝線スペクトル、エキシマレーザーに代表される遠紫外線、極紫外線(EUV光)、X線、電子線等を意味する。
本発明における重量平均分子量(Mw)は、特に述べない限り、ゲルパーミエーションクロマトグラフィ(GPC)で測定したものをいう。
本発明のパターン積層体の製造方法は、被加工体の上にパターンを有する第1の層を形成する工程と、
第1の層の上に第2の層を形成する工程とを含み、
第1の層のガラス転移温度が90℃以上である。
このような構成により、被加工体の上にパターンを有する第1の層および第2の層を有するパターン積層体であって、エッチング後のうねり(ΔLWR)が小さいパターン積層体の製造方法を提供できる。
ガラス転移温度が高い層は柔らかさが不足するため、インプリント法を行ってパターンを有する第1の層を形成する場合にモールドからの剥離が困難であった。そのため、インプリント法でパターンを有する第1の層を形成する場合にガラス転移温度が高い層を用いることは、反転プロセス以外も含め、インプリントリソグラフィーにおいてほとんど検討されていなかった。
しかしながら、本発明では、第1の層のガラス転移温度(以下、Tgとも言う)が90℃以上であると、パターンを有する第1の層の上に第2の層を設けた場合に第1の層と第2の層の混合を抑制できる。その結果、エッチング選択性が低下した第1の層と第2の層のミキシング領域の形成を抑制でき、パターン境界の内外での組成の差が大きくなるため、ΔLWRを小さくできると考えられる。第1の層と第2の層の混合は、いかなる理論に拘泥するものではないが、様々なタイミングで起こり得る。例えば、パターンを有する第1の層の上に第2の層を形成するための第2の硬化性組成物を適用した際に第2の硬化性組成物が第1の層に浸透することによって起こり得る。また、第1の層と第2の層の混合は、必要に応じて第2の層を加熱する工程で、第1の層が軟化することによって起こり得る。このような様々なタイミングで起こり得る第1の層と第2の層の混合は、第1の層についてガラス転移温度を90℃以上と従来よりも硬くかつ軟化し難くすることによって抑制できると推測される。なお、第1の層と第2の層が他の中間層を介して積層される場合も同様である。すなわち、第1の層について、ガラス転移温度を90℃以上とすることにより、第1の層と他の中間層の混合を抑制でき、結果として第1の層と第2の層との混合も抑制できると推測される。
一方、米国公報US2004/0188381(対応日本公報は、特表2006-521702号公報)および特表2014-150263号公報(対応米国公報は、US2006/0063112)に記載の第1の層は、いずれもガラス転移温度が80℃未満であった。
以下、本発明のパターン積層体の製造方法の好ましい態様を説明する。
本発明のパターン積層体の製造方法は、被加工体の上にパターンを有する第1の層を形成する工程を含む。
図1は、本発明のパターン積層体の製造方法における、被加工体10の上に第1の層1を形成する工程で得られた部材の一例の断面を示した概略図である。
図1では、被加工体10の上に密着材11を介して、第1の層1が形成されている。ただし、被加工体10と、第1の層1は、直接接触していてもよい。
密着材としては、特開2014-3123号公報の実施例に記載の密着材または炭素膜(SOC(Spin-On-Carbon))などを用いることができる。また、インプリント法において被加工体と第1の層との間に用いられる公知の下層膜を密着材として用いてもよい。
図1に示した被加工体10の上に第1の層1を形成する工程で得られた部材は、第1の層1が残膜を有するパターンを有する。第1の層が有する残膜の厚さDを、図1に示した。
反転プロセスとは、被加工体の上に形成したパターンを有する第1の層とはパターン部(以下、凸部とも言う)と非パターン部(凹部とも言う)が互いに逆の位置である反転パターンを製造する方法のことを言う。具体的には、後述の本発明の反転パターンの製造方法のことを言う。すなわち、本発明のパターン積層体は、本発明の反転パターンの製造方法に用いられる用途であることが好ましい。
被加工体としては、特に定めるものでは無く、特開2010-109092号公報(対応米国公報は、US2011/0199592)の段落0103の記載を参酌でき、この内容は本明細書に組み込まれる。また、被加工体としては、サファイア基板、シリコンカーバイド(炭化ケイ素)基板、窒化ガリウム基板、金属アルミニウム基板、アモルファス酸化アルミニウム基板、多結晶酸化アルミニウム基板、GaAsP、GaP、AlGaAs、InGaN、GaN、AlGaN、ZnSe、AlGaInP、または、ZnOから構成される基板が挙げられる。なお、ガラス基板の具体的な材料例としては、アルミノシリケートガラス、アルミノホウケイ酸ガラスおよびバリウムホウケイ酸ガラスが挙げられる。
本発明では、被加工体はシリコン基板が好ましく、シリコンウェハの形状であることがより好ましい。
本発明では、第1の層を形成する工程が、第1の硬化性組成物を用いてインプリント法により第1の層を形成する工程を含むことが好ましい。
第1の硬化性組成物の大西パラメータは、4.0以下が好ましく、3.8未満がより好ましく、3.7以下が特に好ましく、3.6以下がより特に好ましく、3.5以下がさらにより特に好ましく、3.3以下が最も好ましい。大西パラメータの下限値は、特に定めるものでは無く、例えば、2.8以上とすることができる。第1の硬化性組成物の大西パラメータが上限値の範囲内(特に3.8未満)であれば、ΔLWRを小さくでき、エッチング後の欠陥も抑制できる。
本発明では、第1の硬化性組成物の23℃における粘度が100mPa・s未満であることが好ましく、20mPa・s未満であることがより好ましく、10mPa・s未満であることが特に好ましく、9mPa・s以下であることがより特に好ましい。第1の硬化性組成物の23℃における粘度が上限値の範囲内(特に10mPa・s未満)であれば、第1の硬化性組成物がモールド内に入り込みやすくなり、エッチング後の欠陥を抑制しやすい。
以下、第1の硬化性組成物の各成分について説明する。
第1の硬化性組成物は、重合性化合物を含むことが好ましい。重合性化合物は、本発明の趣旨を逸脱しない限り、特に限定されるものではない。重合性化合物が有する硬化性基としては、エチレン性不飽和結合を有する基、エポキシ基およびオキセタニル基等が挙げられる。エチレン性不飽和結合を有する基としては、(メタ)アクリロイル基、(メタ)アクリロイルオキシ基、ビニル基、アリル基およびビニルエーテル基等が挙げられ、(メタ)アクリロイル基および(メタ)アクリロイルオキシ基が好ましい。重合性化合物の具体例としては、特開2011-231308号公報の段落番号0020~0098に記載のものが挙げられ、この内容は本明細書に組み込まれる。
ここで、大西パラメータは、以下の式で算出される値である。
大西パラメータ=(重合性化合物中の総原子数)/{(重合性化合物中の炭素原子数)-(重合性化合物中の酸素原子数)}

ドライエッチング耐性の観点からは、芳香族構造および脂環式炭化水素構造から選ばれる少なくとも1種類を有する単官能(メタ)アクリレート化合物が好ましく、芳香族構造を有する単官能(メタ)アクリレート化合物がより好ましい。
また、架橋構造を有する脂肪族環を含まない単官能(メタ)アクリレート化合物であることが、第1の硬化性組成物に含まれるすべての重合性化合物に対する、架橋構造を有する脂肪族環を含む重合性化合物の割合を下げる観点から好ましい。
2官能以上の重合性化合物としては、エチレン性不飽和結合を有する基を2個以上有する化合物が好ましい。エチレン性不飽和結合を有する基を2個以上有する化合物の例としては、ジエチレングリコールモノエチルエーテル(メタ)アクリレート、ジメチロールジシクロペンタンジ(メタ)アクリレート、ジ(メタ)アクリル化イソシアヌレート、1,3-ブチレングリコールジ(メタ)アクリレート、1,4-ブタンジオールジ(メタ)アクリレート、EO変性1,6-ヘキサンジオールジ(メタ)アクリレート、ECH変性1,6-ヘキサンジオールジ(メタ)アクリレート、アリロキシポリエチレングリコールアクリレート、1,9-ノナンジオールジ(メタ)アクリレート、EO変性ビスフェノールAジ(メタ)アクリレート、プロピレンオキシド(以後「PO」という)変性ビスフェノールAジ(メタ)アクリレート、EO変性ビスフェノールFジ(メタ)アクリレート、ECH変性ヘキサヒドロフタル酸ジアクリレート、ヒドロキシピバリン酸ネオペンチルグリコールジ(メタ)アクリレート、ネオペンチルグリコールジ(メタ)アクリレート、EO変性ネオペンチルグリコールジアクリレート、PO変性ネオペンチルグリコールジアクリレート、カプロラクトン変性ヒドロキシピバリン酸エステルネオペンチルグリコール、ステアリン酸変性ペンタエリスリトールジ(メタ)アクリレート、ECH変性フタル酸ジ(メタ)アクリレート、ポリ(エチレングリコール-テトラメチレングリコール)ジ(メタ)アクリレート、ポリ(プロピレングリコール-テトラメチレングリコール)ジ(メタ)アクリレート、ポリエステル(ジ)アクリレート、ポリエチレングリコールジ(メタ)アクリレート、ポリプロピレングリコールジ(メタ)アクリレート、ECH変性プロピレングリコールジ(メタ)アクリレート、シリコーンジ(メタ)アクリレート、トリエチレングリコールジ(メタ)アクリレート、テトラエチレングリコールジ(メタ)アクリレート、ジメチロールトリシクロデカンジ(メタ)アクリレート、ネオペンチルグリコール変性トリメチロールプロパンジ(メタ)アクリレート、トリプロピレングリコールジ(メタ)アクリレート、EO変性トリプロピレングリコールジ(メタ)アクリレート、トリグリセロールジ(メタ)アクリレート、ジプロピレングリコールジ(メタ)アクリレート、ジビニルエチレン尿素、ジビニルプロピレン尿素、オルトキシリレンジ(メタ)アクリレート、メタキシリレンジ(メタ)アクリレート、パラキシリレンジ(メタ)アクリレート、1,3-アダマンタンジ(メタ)アクリレート、ノルボルナンジメタノールジ(メタ)アクリレート、1,3-フェニレンビス(メチレン)ジ(メタ)アクリレート、1,3-アダマンタンジオールジ(メタ)アクリレート、1,6-ヘキサンジオールジ(メタ)アクリレート、ネオペンチルグリコールジ(メタ)アクリレートおよびエチレングリコールジ(メタ)アクリレートが例示される。
また、2官能以上の重合性化合物としては、芳香族構造および脂環式炭化水素構造から選ばれる少なくとも1種類を有する2~6官能の(メタ)アクリレート化合物を用いることもできる。例えば、芳香族基(好ましくはフェニル基、ナフチル基)を含有し、(メタ)アクリレート基を2~4つ有する多官能(メタ)アクリレート化合物が挙げられる。
ドライエッチング耐性の観点からは、芳香族構造および脂環式炭化水素構造から選ばれる少なくとも1種類を有する2官能以上の(メタ)アクリレート化合物が好ましく、芳香族構造を有する2官能以上の(メタ)アクリレート化合物がより好ましい。
また、架橋構造を有する脂肪族環を含まない2官能以上の(メタ)アクリレート化合物であることが、第1の硬化性組成物に含まれるすべての重合性化合物に対する、架橋構造を有する脂肪族環を含む重合性化合物の割合を下げる観点から好ましい。
第1の硬化性組成物において、重合性化合物は、1種類単独で用いてもよく、2種類以上を併用して用いてもよい。
重合性化合物中における、重合性基の数が1個の単官能重合性化合物の割合は、重合性化合物の全質量に対して50質量%以下が好ましく、40質量%以下がより好ましく、35質量%以下が特に好ましい。下限は、5質量%以上が好ましく、10質量%以上がより好ましい。単官能重合性化合物の含有量が少ないと、第1の層のTgを高めやすく、第1の層のTgを90℃以上にしやすい。その結果として、ΔLWRを小さくしやすい。
架橋構造を有する脂肪族環の具体例としては、以下の構造が挙げられる。
第1の硬化性組成物は、光重合開始剤を含むことが好ましい。光重合開始剤としては、光照射により上述の重合性化合物を重合する活性種を発生する化合物であれば、制限なく用いることができる。光重合開始剤としては、光ラジカル重合開始剤および光カチオン重合開始剤が好ましく、光ラジカル重合開始剤がより好ましい。
また、市販の光ラジカル重合開始剤として、ダロキュア(登録商標)1173(BASF社製)を用いてもよい。
本発明は、光重合開始剤として、フッ素原子を有するオキシム化合物を用いることもできる。フッ素原子を有するオキシム化合物の具体例としては、特開2010-262028号公報に記載の化合物、特表2014-500852号公報に記載の化合物24、36~40および特開2013-164471号公報に記載の化合物(C-3)などが挙げられる。これらの内容は本明細書に組み込まれる。
第1の硬化性組成物は、離型剤を含むことが好ましい。離型剤の種類は本発明の趣旨を逸脱しない限り、特に定めるものではない。離型剤は、モールドとの界面に偏析し、モールドとの離型を促進する機能を有する材料が好ましい。具体的には、界面活性剤、および、末端に少なくとも1つ水酸基を有するか、または、水酸基がエーテル化されたポリアルキレングリコール構造を有し、フッ素原子およびシリコン原子を実質的に含有しない非重合性化合物(以下、離型性を有する非重合性化合物ともいう)が挙げられる。
離型剤としては、例えば、市販されている離型剤を用いることができる。例えば、市販品としては、ポリプロピレングリコール(和光純薬工業株式会社製)およびFSO-100(デュポン社製)が挙げられる。
離型剤の含有量は、溶剤を除く全第1の硬化性組成物中、0.1~20質量%が好ましく、0.2~15質量%がより好ましく、0.5~10質量%が特に好ましい。第1の硬化性組成物は、離型剤を1種類のみ含んでいてもよく、2種類以上含んでいてもよい。2種類以上含む場合は、それらの合計量が上記範囲となることが好ましい。
界面活性剤としては、ノニオン性界面活性剤が好ましい。
ノニオン性界面活性剤とは、少なくとも一つの疎水部と少なくとも一つのノニオン性親水部を有する化合物である。疎水部と親水部は、それぞれ、分子の末端にあっても、内部にあってもよい。疎水部は、炭化水素基、含フッ素基および含Si基から選択される疎水基で構成されることが好ましい。疎水部の炭素数は、1~25が好ましく、2~15がより好ましく、4~10が特に好ましく、5~8がより特に好ましい。ノニオン性親水部は、アルコール性水酸基、フェノール性水酸基、エーテル基(好ましくはポリオキシアルキレン基、環状エーテル基)、アミド基、イミド基、ウレイド基、ウレタン基、シアノ基、スルホンアミド基、ラクトン基、ラクタム基およびシクロカーボネート基からなる群より選ばれる少なくとも1つの基を有することが好ましい。ノニオン性界面活性剤としては、炭化水素系、フッ素系、Si系、ならびに、フッ素およびSi系のいずれのノニオン性界面活性剤であってもよいが、フッ素系およびSi系のノニオン性界面活性剤が好ましく、フッ素系のノニオン性界面活性剤がより好ましい。ここで、「フッ素およびSi系のノニオン性界面活性剤」とは、フッ素系のノニオン性界面活性剤およびSi系のノニオン性界面活性剤の両方の要件を併せ持つものをいう。
フッ素系のノニオン性界面活性剤の市販品としては、住友スリーエム(株)製フロラードFC-4430、FC-4431、旭硝子(株)製サーフロンS-241、S-242、S-243、三菱マテリアル電子化成(株)製エフトップEF-PN31M-03、EF-PN31M-04、EF-PN31M-05、EF-PN31M-06、MF-100、OMNOVA社製Polyfox PF-636、PF-6320、PF-656、PF-6520、(株)ネオス製フタージェント250、251、222F、212M、DFX-18、ダイキン工業(株)製ユニダインDS-401、DS-403、DS-406、DS-451、DSN-403N、DIC(株)製メガファックF-430、F-444、F-477、F-553、F-556、F-557、F-559、F-562、F-565、F-567、F-569、R-40、デュポン社製Capstone FS-3100およびZonyl FSO-100が挙げられる。
第1の硬化性組成物が界面活性剤を含有する場合、界面活性剤の含有量は、溶剤を除く全第1の硬化性組成物中、0.1~10質量%が好ましく、0.2~5質量%がより好ましく、0.5~5質量%が特に好ましい。第1の硬化性組成物は、界面活性剤を1種類のみ含んでいてもよく、2種類以上含んでいてもよい。2種類以上含む場合は、それらの合計量が上記範囲となることが好ましい。
また、本発明では、第1の硬化性組成物が界面活性剤を実質的に含有しない態様とすることもできる。界面活性剤を実質的に含有しないとは、例えば、界面活性剤の含有量が、溶剤を除く全第1の硬化性組成物中、0.01質量%以下であることが好ましく、0.005質量%以下がより好ましい。第1の硬化性組成物が界面活性剤を全く含有しないことが特に好ましい。
第1の硬化性組成物は、末端に少なくとも1つ水酸基を有するか、または、水酸基がエーテル化されたポリアルキレングリコール構造を有し、フッ素原子およびシリコン原子を実質的に含有しない非重合性化合物(離型性を有する非重合性化合物)を含んでいてもよい。ここで、非重合性化合物とは、重合性基を持たない化合物をいう。また、フッ素原子およびシリコン原子を実質的に含有しないとは、例えば、フッ素原子およびシリコン原子の合計含有率が1質量%以下であることを表し、フッ素原子およびシリコン原子を全く有していないことが好ましい。フッ素原子およびシリコン原子を有さないことにより、重合性化合物との相溶性が向上し、特に溶剤を含有しない第1の硬化性組成物において、塗布均一性、インプリント時のパターン形成性およびドライエッチング後のラインエッジラフネスが良好となる。
さらに、離型性を有する非重合性化合物は、末端の置換基を除き実質的にポリアルキレングリコール構造のみで構成されていてもよい。ここで実質的にポリアルキレングリコール構造のみで構成されるとは、ポリアルキレングリコール構造以外の構成要素が全体の5質量%以下であることをいい、好ましくは1質量%以下であることをいう。離型性を有する非重合性化合物として、実質的にポリプロピレングリコール構造のみからなる化合物を含むことがより好ましい。
ポリアルキレングリコール構造としてはアルキレングリコール構成単位を3~100個有していることが好ましく、4~50個有していることがより好ましく、5~30個有していることが特に好ましく、6~20個有していることがより特に好ましい。
離型性を有する非重合性化合物は、末端に少なくとも1つ水酸基を有するかまたは水酸基がエーテル化されていることが好ましい。末端に少なくとも1つ水酸基を有するかまたは水酸基がエーテル化されていれば、残りの末端は水酸基でも末端水酸基の水素原子が置換されているものも用いることができる。末端水酸基の水素原子が置換されていてもよい基としてはアルキル基(すなわちポリアルキレングリコールアルキルエーテル)およびアシル基(すなわちポリアルキレングリコールエステル)が好ましい。連結基を介して複数(好ましくは2または3本)のポリアルキレングリコール鎖を有している化合物も好ましく用いることができる。
離型性を有する非重合性化合物の好ましい具体例としては、ポリエチレングリコール、ポリプロピレングリコール(例えば、和光純薬工業株式会社製);これらのモノまたはジメチルエーテル、モノまたはジブチルエーテル、モノまたはジオクチルエーテル、モノまたはジセチルエーテル、モノステアリン酸エステル、モノオレイン酸エステル、ポリオキシエチレングリセリルエーテル、ポリオキシプロピレングリセリルエーテル;これらのトリメチルエーテルである。
離型性を有する非重合性化合物の重量平均分子量としては150~6000が好ましく、200~3000がより好ましく、250~2000が特に好ましく、300~1200がより特に好ましい。
また、本発明で用いることができる離型性を有する非重合性化合物として、アセチレンジオール構造を有する離型性を有する非重合性化合物も例示できる。このような離型性を有する非重合性化合物の市販品としては、オルフィンE1010等が例示される。
第1の硬化性組成物が離型性を有する非重合性化合物を含有する場合、離型性を有する非重合性化合物の含有量は、溶剤を除く全第1の硬化性組成物中、0.1~20質量%が好ましく、0.2~15質量%がより好ましく、0.5~10質量%が特に好ましい。第1の硬化性組成物は、離型性を有する非重合性化合物を1種類のみ含んでいてもよく、2種類以上含んでいてもよい。2種類以上含む場合は、それらの合計量が上記範囲となることが好ましい。
また、第1の硬化性組成物は、非重合性化合物を実質的に含有しない態様とすることもできる。第1の硬化性組成物が非重合性化合物を実質的に含有しないとは、例えば、非重合性化合物の含有量が、溶剤を除く全第1の硬化性組成物中、0.01質量%以下であることが好ましく、0.005質量%以下がより好ましい。第1の硬化性組成物が非重合性化合物を全く含有しないことが特に好ましい。
第1の硬化性組成物は、離型性を有する非重合性化合物以外のポリマー成分を実質的に含まない態様とすることもできる。
第1の硬化性組成物は、光重合開始剤の他に、増感剤を加えることもできる。第1の硬化性組成物が、酸素雰囲気下で硬化しにくい場合、増感剤を配合することにより、硬化性を改善することができる。
第1の硬化性組成物は、上述の他、本発明の趣旨を逸脱しない範囲で、重合禁止剤(例えば、4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシルフリーラジカルなど)、紫外線吸収剤および溶剤等を含んでいてもよい。これらの化合物は、それぞれ、1種類のみ含んでいてもよいし、2種類以上含んでいてもよい。これらの詳細については、特開2014-170949号公報の段落0061~0064の記載を参酌でき、これらの内容は本明細書に組み込まれる。
第1の硬化性組成物は、使用前にろ過をしてもよい。ろ過は、例えば、ポリテトラフルオロエチレン(PTFE)フィルタを用いることができる。また、フィルタの孔径は、0.003μm~5.0μmが好ましい。ろ過の詳細は、特開2014-170949号公報の段落0070の記載を参酌でき、この内容は本明細書に組み込まれる。
第1の硬化性組成物は、光硬化した硬化物として第1の層を形成することが好ましい。具体的には、光インプリント法によってパターンを形成して第1の層として用いられることが好ましい。
適用方法としては、特に定めるものでは無く、特開2010-109092号公報(対応米国公報は、US2011/0199592)の段落0102の記載を参酌でき、この内容は本明細書に組み込まれる。本発明では、スピンコート法やインクジェット法が好ましく、インクジェット法がより好ましい。
モールドとしては、特に定めるものでは無く、特開2010-109092号公報(対応米国公報は、US2011/0199592)の段落0105~0109の記載を参酌でき、これらの内容は本明細書に組み込まれる。本発明では、石英モールドが好ましい。本発明で用いるモールドは、サイズ(線幅)が500nm以下であることが好ましく、100nm以下であることがより好ましく、50nm以下であることが特に好ましく、30nm以下であることがより特に好ましい。
上記の他、インプリント法により第1の層を形成する工程の詳細は、特開2010-109092号公報(対応米国公報は、US2011/0199592)の段落番号0103~0115の記載を参酌でき、この内容は本明細書に組み込まれる。また、その他のインプリント法により第1の層を形成する工程の具体例としては、特開2012-169462号公報の段落番号0125~0136に記載のものも挙げられ、この内容は本明細書に組み込まれる。
本発明のパターン積層体の製造方法は、第1の層の上に第2の層を形成する工程を含む。第2の層を形成する工程としては特に制限は無い。例えば、第2の硬化性組成物を硬化して第2の層を形成する工程や、スパッタリングや蒸着などにより第2の層を形成する工程を挙げることができる。
本発明では、第2の層を形成する工程が、第2の硬化性組成物を硬化して第2の層を形成する工程を含むことが好ましい。
本発明で用いる第2の硬化性組成物は、その種類は本発明の趣旨を逸脱しない限り、特に定めるものではない。
第2の層がSi原子含有化合物を含む態様について説明する。
第2の硬化性組成物は、Si原子含有化合物を含むことが好ましい。
Si原子含有化合物は、鎖状シロキサン構造とエチレン性不飽和結合を有する基とを有するモノマー(好ましくは、鎖状シロキサン構造を有する(メタ)アクリレートモノマー)に由来する構造を構成単位とするポリマーであることがより好ましい。
鎖状シロキサン構造とエチレン性不飽和結合を有する基とを有するモノマーの具体例としては、アクリルオキシメチルペンタメチルジシロキサン、アクリルオキシメチルビス(トリメチルシロキシ)メチルシランなどが挙げられる。また、特開2012-231073号公報の段落番号0020~0028に記載の化合物を用いることもできる。
Si原子含有化合物は、「鎖状シロキサン構造とエチレン性不飽和結合を有する基とを有するモノマー」と共重合可能な、他のモノマーに由来する構成単位を含んでいるポリマーでもよい。他のモノマーとしては、上述した第1の硬化性組成物で説明した重合性化合物が挙げられる。
(1)アクリルオキシメチルペンタメチルジシロキサンと、イソボルニルアクリレートと、エチレングリコールジアクリレートとの共重合体。
(2)アクリルオキシメチルビス(トリメチルシロキシ)メチルシランと、イソボルニルアクリレートと、エチレングリコールジアクリレートとの共重合体。
第2の層が金属を含む態様について説明する。
第2の層が金属を含む態様は、第2の層の形成に蒸着やスパッタリングを用いる場合に好ましい。
第2の層に好ましく用いることができる金属としては、銅、タングステン、チタンおよびルテニウムなどを挙げることができる。
第2の硬化性組成物は、更に、ヘキサメトキシメチルメラミンなどの架橋剤成分を含んでもよい。
また、第2の硬化性組成物は、更に、トルエンスルホン酸などの硬化促進剤成分を含んでもよい。
第2の硬化性組成物は、溶剤を含むことができる。第2の硬化性組成物において、溶剤は、1種類単独で用いてもよく、2種類以上を併用して用いてもよい。
溶剤の種類としては第2の硬化性組成物の各成分を溶解可能な溶剤であれば、いずれの溶剤でも用いることができ、好ましくはエステル構造、ケトン構造、水酸基およびエーテル構造のいずれか1つ以上を有する溶剤である。具体的に、好ましい溶剤としてはプロピレングリコールモノメチルエーテルアセテート、シクロヘキサノン、2-ヘプタノン、ガンマブチロラクトン、プロピレングリコールモノメチルエーテル、乳酸エチルおよびメチルアミルケトンから選ばれる単独あるいは混合溶剤である。
第2の硬化性組成物は、スピンオングラス(SPIN ON GLASS;SOG)と呼ばれるシロキサンを主成分(50質量%以上含む成分)とする組成物を用いることも好ましい。
本発明のパターン積層体の製造方法は、さらに、第2の層を加熱する工程を含むことが、第2の層の硬化を促進する観点から好ましい。第2の硬化性組成物が熱硬化性のSi原子含有化合物を含む場合、第2の層を加熱する工程を含むことが好ましい。
本発明では、第1の層のガラス転移温度が90℃以上であるため、第2の層を加熱する工程を行っても第1の層と第2の層の混合が起こりにくく、ΔLWRを小さくできる。
第2の層を加熱する工程の加熱温度は、例えば100~200℃である。
本発明のパターン積層体は、被加工体と、被加工体の上に位置するパターンを有する第1の層と、第1の層の上に位置する第2の層とを有し、第1の層のガラス転移温度が90℃以上である。
図2に示した本発明のパターン積層体20は、被加工体10と、被加工体10の上に密着材11を介して位置する第1の層1と、第1の層1の上に位置する第2の層2とを有する。
本発明のパターン積層体は、前述のとおり反転プロセス用であることが好ましい。本発明のパターン積層体を反転プロセス用に用いる場合、第2の層2は、第1の層1側の表面にパターンを有することが好ましく、第1の層1の有するパターンに追随するパターンを有することがより好ましい。図2には、第1の層1側の表面に、第1の層1の有するパターンに追随するパターンを有する態様を示した。具体的には、第1の層1の有するパターンの凸部に対応する位置に第2の層2のパターン凹部が存在し、第1の層1の有するパターンの凹部に対応する位置に第2の層2のパターン凸部が存在することが好ましい。ただし、後述する中間層を有する場合、第2の層2は、第1の層1側の表面に、第1の層1の有するパターンに忠実に追随するパターン以外のパターンを有していてもよい。
なお、第2の層2は、第1の層1とは反対側の表面にパターンを有していても有していなくてもよい。
図2には、本発明のパターン積層体を反転パターンの製造方法に用いた場合に、第2の層を薄層化する厚さMを示した。
図2では、第1の層1と第2の層2とが直接接触している態様を示した。本発明のパターン積層体は図2に示した態様に限定されず、第1の層1と第2の層2の間に中間層(不図示)を有していてもよい。中間層に好ましく用いることができる材料としては、例えば、銅、タングステン、チタンおよびルテニウムを挙げることができる。
<<第1の層のTg>>
第1の層は、ガラス転移温度が90℃以上である。具体的には、第1の硬化性組成物を硬化して得られる硬化物である第1の層のTgが90℃以上である。第1の層のTgは、100℃以上が好ましい。第1の層のTgは後述の実施例に記載の方法で測定した値である。第1の層のTgが90℃以上であれば、第1の層と第2の層の混合を抑制でき、ΔLWRを小さくできる。特に第1の層のTgが90℃以上であれば、第1の層の上に、後述する第2の硬化性組成物を適用した際に、第2の硬化性組成物の成分が第1の層に浸透することを抑制できる。
本発明では、第2の層に対する第1の層のエッチングの選択比が1.2~10であることが好ましく、1.5~4であることがより好ましく、1.6~2.15であることが特に好ましい。
第1の層の厚さはインプリント法により第1の層を形成する工程で用いるモールドの深さにあわせて調整できる。第1の層の厚さは例えば、0.001~100μmであることが好ましい。
図1に示した第1の層が有する残膜の厚さDは、エッチング後の加工形状の観点からできるだけ薄い方が好ましい。
第2の層の厚さは第2の硬化性組成物中の固形分濃度により調整できる。第2の層の厚さは例えば、0.001~10μmであることが好ましい。
図2に示した第2の層を薄層化する厚さMは、エッチング後の加工形状の観点からできるだけ薄い方が好ましい。
本発明の反転パターンの製造方法は、本発明のパターン積層体の製造方法を含み、
第1の層のパターンが露出した領域と、第1の層および第2の層が積層された領域とが形成されるまで第2の層を薄層化する工程と、
第1の層のパターンが露出した領域を選択的にエッチングして、反転パターンを形成する工程を含む。
本発明の反転パターンの製造方法は、第1の層のパターンが露出した領域と、第1の層および第2の層が積層された領域とが形成されるまで第2の層を薄層化する工程を含む。
第2の層を薄層化する工程では、図2に示した本発明のパターン積層体20に対し、図2に示した第2の層を薄層化する厚さMの部分を除去するまで第2の層2を薄層化することが好ましい。
図3は、本発明の反転パターンの製造方法における、第2の層を薄層化する工程で得られた部材の一例の断面を示した概略図である。図3に示した第2の層を薄層化する工程で得られた部材では、第1の層のパターンが露出した領域31、ならびに、第1の層および第2の層が積層された領域32が存在する。
本発明では、第2の層を薄層化する工程が、第2の層をエッチングするエッチバック工程であることが好ましい。
エッチバック工程では、第1の層のパターン凸部の上に形成された第2の層を少なくとも除去するまでエッチングすることがより好ましい。
エッチバック工程のエッチングガスは、第2の層の種類に応じて選択することができる。エッチバック工程のエッチングガスは、第2の層がSi原子含有化合物である場合、F系ガスであることが易エッチング性の観点から好ましい。F系ガスとしては、例えば、CF4/CHF3/Ar混合ガスなどを挙げることができる。
本発明の反転パターンの製造方法は、第1の層のパターンが露出した領域を選択的にエッチングして、反転パターンを形成する工程を含む。
具体的には、エッチングにより第1の層のパターン凸部を除去することが好ましい。図3に示した第2の層を薄層化する工程で得られた部材のうち、第1の層1のパターン凸部に相当する、第1の層のパターンが露出した領域31を選択的にエッチングすることが好ましい。
反転パターンを形成するためのエッチング工程のエッチングガスは、第1の層の、第2の層に対するエッチングの選択比に応じて選択することができる。反転パターンを形成するためのエッチング工程のエッチングガスは、O系ガスであることがエッチング選択性(第2の層に対するエッチング選択比が高いこと)の観点から好ましい。O系ガスとしては、例えば、O2ガスなどを挙げることができる。
上述のように本発明の反転パターンの製造方法によって形成された反転パターンは、液晶ディスプレイ(LCD)などに用いられる永久膜や、半導体加工用のエッチングマスクとして使用することができる。
例えば、半導体集積回路、マイクロ電気機械システム(MEMS)、光ディスクおよび磁気ディスク等の記録媒体;固体撮像素子等の受光素子、LEDや有機EL(electroluminescence)等の発光素子等の光デバイス;回折格子、レリーフホログラム、光導波路、光学フィルタおよびマイクロレンズアレイ等の光学部品;薄膜トランジスタ、有機トランジスタ、カラーフィルタ、反射防止膜、偏光素子、光学フィルムおよび柱材等のフラットパネルディスプレイ用部材;ナノバイオデバイス;免疫分析チップ;デオキシリボ核酸(DNA)分離チップ;マイクロリアクター;フォトニック液晶;ブロックコポリマーの自己組織化を用いた微細パターン形成(directed self-assembly、DSA)のためのガイドパターン等の作製に反転パターンを好ましく用いることができる。
反転パターンをエッチングマスクとして、その下層にある被加工体をエッチングすることで、被加工体に反転パターンが転写される。このような方法の例としては、特開平5-267253号公報、特開2002-110510号公報および特表2006-521702号公報の段落0016~0030を参酌することができ、この内容は本明細書に組み込まれる。
図4に示した反転パターン40の凸部は、図1に示した被加工体の上にパターンを有する第1の層を形成する工程で得られた部材の凹部に相当する位置に存在する。また、図4に示した反転パターン40の凹部は、図1に示した被加工体の上にパターンを有する第1の層を形成する工程で得られた部材の凸部に相当する位置に存在する。図4における第2の層2が表面に存在する反転パターン40をマスクとして、被加工体を加工することができる。
図5は、本発明の反転パターンの製造方法で得られた反転パターンを用いたインプリントリソグラフィーの一例の断面を示した概略図である。図5に示した態様では、反転パターン40の凸部がエッチングマスクとなり、反転パターン40の凹部に相当する位置の被加工体10をエッチング加工できる。
図1に示した被加工体の上にパターンを有する第1の層を形成する工程で得られた部材は凹部に、第1の層が有する残膜の厚さDが存在するのに対し、図4に示した反転パターンは、凹部に残膜が存在しない。このような残膜を有さない反転パターンをエッチングマスクとして使用することで、矩形性の良い加工ができる。
図4に示した反転パターンのライン幅L(反転パターンのサイズに相当する)の好ましい範囲は、モールドのサイズ(線幅)の好ましい範囲と同様である。
以下の手順で、各実施例および比較例のパターン積層体を製造した。
<<第1の硬化性組成物の調製>>
下記表3または4に示す重合性化合物、光重合開始剤および離型剤を混合し、さらに重合禁止剤として4-ヒドロキシ-2,2,6,6-テトラメチルピペリジン-1-オキシルフリーラジカル(東京化成社製)を重合性化合物に対して200質量ppm(0.02質量%)となるように加えて調製した。得られた混合液を0.1μmのPTFE(ポリテトラフルオロエチレン)製フィルタでろ過し、第1の硬化性組成物を調製した。
なお、下記表3または4の各成分の量は、質量比で示した。
重合性化合物として用いたA-1~A-11の詳細を以下に示す。
A-1:1,3-フェニレンビス(メチレン)ジアクリレート(α,α’-ジクロロ-メタキシレンとアクリル酸から合成した合成品)、大西パラメータ3.2。
離型剤として用いたC-1およびC-2の詳細を以下に示す。
C-1:ポリプロピレングリコール(和光純薬工業株式会社製)。
大西パラメータは、各重合性化合物において以下の式で算出される値である。
大西パラメータ=(重合性化合物中の総原子数)/{(重合性化合物中の炭素原子数)-(重合性化合物中の酸素原子数)}
第1の硬化性組成物が1種類のみ重合性化合物を含む場合は、上記式にしたがって第1の硬化性組成物の大西パラメータを算出した。
第1の硬化性組成物が複数の種類の重合性化合物を含む場合は、各重合性化合物の大西パラメータに各重合性化合物の質量比率を乗じた値の和を算出し、第1の硬化性組成物の大西パラメータとした。
得られた第1の硬化性組成物の大西パラメータを下記表3または4に記載した。
第1の硬化性組成物に含まれるすべての重合性化合物に対する、架橋構造を有する脂肪族環を含む重合性化合物の割合を計算した。得られた結果を下記表3または4に記載した。
第1の硬化性組成物(硬化前)の23℃(23±0.2℃)における粘度を、東機産業(株)製のRE-80L型回転粘度計を用い、測定した。
測定時の温度は23℃、回転速度は粘度が6.077~12.15mPa・sとなる場合は50rpm(rotations per minute)で行った。その他の場合の測定時の回転速度は、粘度に応じて以下の表1の適正回転数のとおりとした。
上記にて調製した第1の硬化性組成物を、高圧水銀ランプを1000mJ/cm2照射することで硬化し、膜厚150μmのフィルムを作製した。得られたフィルムを、第1の層の前駆体(パターンを有さない層)とした。
作製した第1の層の前駆体のガラス転移温度を以下の手順にしたがって測定した。
作製した第1の層の前駆体から幅5mmの短冊状サンプルを切り出した。このサンプルのガラス転移温度を、動的粘弾性測定装置DMS-6100(セイコーインスツル株式会社製)にて測定した。昇温速度5℃/分、測定周波数は1Hzとし、引っ張り正弦波モードにて測定した。損失係数(tanD値)が極大値をとる温度をガラス転移温度とした。また、ガラス転移温度が2つ以上ある場合は、ガラス転移温度を算出するtanDのピーク面積が大きい方の温度を採用した。得られた第1の層の前駆体のガラス転移温度を、後述の第1の層のガラス転移温度とした。その結果を、下記表3または4に記載した。
被加工体として、シリコンウェハを用いた。モールドとして、線幅がそれぞれ30nm、100nmまたは500nmであり、いずれも深さ60nmのライン(Line)/スペース(Space)を有する石英モールドを3種類用いた。インクジェット装置として、FUJIFILM Dimatix社製インクジェットプリンター DMP-2831を用いて、シリコンウェハ上に第1の硬化性組成物をインクジェット法により適用した。
その後、ヘリウム雰囲気下で、シリコンウェハ上の第1の硬化性組成物を、石英モールドで挟んだ。なお、3種類の石英モールドを用い、3種類のサンプルを作製した。石英モールド面から高圧水銀ランプを用いて、100mJ/cm2の条件で第1の硬化性組成物を露光した。露光後の第1の硬化性組成物から石英モールドを離型することで、被加工体とパターンを有する第1の層との積層体(以下、サンプルという)を得た。サンプルにおいて、パターンを有する第1の層が有する残膜の厚さDは10nmであり、残膜の上にモールド深さ60nmに相当する高さのパターンが形成された。なお、各実施例および比較例において、用いた3種類の石英モールドに対応する30nmのパターン、100nmのパターンおよび500nmのパターンをそれぞれ有する3種類のサンプルを作製した。
さらに上記3種類ずつのサンプルに対し、パターンを有する第1の層の上に、下記組成のSi原子含有化合物を含む第2の硬化性組成物をスピンコートした。
ヒドロキシ-機能性ポリシロキサン(商品名Z-6018、東レ・ダウコー
ニング株式会社製、フェニルプロピル系シリコーンレジン)
4質量%
ヘキサメトキシメチルメラミン 0.95質量%
トルエンスルホン酸 0.05質量%
メチルアミルケトン 95質量%
その後、150℃で1分間の加熱を行い、厚さ50~100nmの第2の層を形成した。得られた被加工体、パターンを有する第1の層および第2の層の積層体を、各実施例および比較例のパターン積層体とした。なお、各実施例および比較例において、30nmのパターン、100nmのパターンおよび500nmのパターンをそれぞれ有する3種類のパターン積層体を作製した。
各実施例および比較例のパターン積層体を用いて、以下の手順でパターンを製造した。
各実施例および比較例のパターン積層体をエッチング装置に搬送した。
第2の層を薄層化する工程として、下記の条件にて第1の層のパターンが露出した領域と、第1の層および第2の層が積層された領域とが形成されるまで第2の層をエッチングするエッチバック工程を行った。
エッチバック工程のエッチングガスはCF4/CHF3/Ar混合ガスを選択し、エッチバック中はパターン積層体の温度を40℃に制御した。
第1の層のパターンが露出した領域を選択的に以下の条件で、第1の層のパターンが露出した領域から第1のパターンが無くなるまでエッチングして、反転パターンを形成した。なお、各実施例および比較例において、30nmのパターン、100nmのパターンおよび500nmのパターンをそれぞれ有する3種類のパターン積層体から、30nmのパターン、100nmのパターンおよび500nmのパターンをそれぞれ有する3種類のライン幅の反転パターンを作製した。
反転パターンを形成するためのエッチング工程のエッチングガスはO2ガスを選択し、エッチング中はエッチバックされたパターン積層体の温度を40℃に制御した。
エッチング工程と反転パターンを形成する工程におけるエッチング条件を以下の表2に示す。

得られた反転パターンは、各実施例および比較例のパターン積層体の有する第1のパターンのパターン部に被加工体が露出しており、残膜がなかった。一方、反転パターンは、各実施例および比較例のパターン積層体の有する第1のパターンの非パターン部に、被加工体の上に第1の層および第2の層が積層された領域を有していた。
このエッチングの際、第2の層のエッチングレートと、第1の層のエッチングレートを算出した。第2の層のエッチングレートに対する、第1の層のエッチングレートの割合を選択比として、算出した。得られた結果を、第1の層の、第2の層に対するエッチングの選択比として、下記表3または4に記載した。
上記にて作製した3種類の反転パターンを走査型電子顕微鏡(Scanning Electron Microscope;SEM)で観察し、ΔLWRおよび欠陥の評価を行った。
エッチバック工程後に、エッチング前とエッチング後のパターンの上面(図4の被加工体10と反対側の面)をSEM観察(倍率:100,000倍)して得られた画像からLWR(ラインワイズラフネス)を測定した。エッチング後のLWRとエッチング前のLWRの差(ΔLWR)を算出した。単位はnmである。

得られたΔLWRの値を、以下の基準にしたがって評価した。ΔLWRは、AまたはB評価であることが実用上求められ、A評価であることが好ましい。得られた結果を下記表3または4に記載した。
A:ΔLWR≦2nm。
B:2nm<ΔLWR≦4nm。
C:4nm<ΔLWR≦6nm。
D:6nm<ΔLWR≦8nm。
E:ΔLWR>10nm。
得られた反転パターンの全体について、パターン(被加工体の上に第1の層および第2の層が積層された領域)を走査型電子顕微鏡(SEM)にて、倍率10,000倍にて観察した。その結果を、以下の基準にしたがって評価した。欠陥は、AまたはB評価であることが実用上求められ、A評価であることが好ましい。得られた結果を下記表3または4に記載した。
A:全面に渡り、良好なパターンが得られた。
B:一部領域において、パターンの断線または倒れ等が見られた。
C:広範囲において、パターンの断線または倒れ等が見られた。
D:全面に渡り、パターンの断線または倒れ等が見られた。
これに対し、第1の層のガラス転移温度が90℃未満である比較例1~10のパターン積層体の製造方法で得られたパターン積層体は、エッチング処理でのうねり(ΔLWR)が大きいことがわかった。特に、比較例9は米国公報US2004/0188381(または対応日本公報である特表2006-521702号公報)の組成物2を第1の硬化性組成物として用い、特表2006-521702号公報の組成物3を第2の硬化性組成物として用いた例であるが、ΔLWRが著しく大きかった。比較例10は特表2006-524919号公報の[0011]に記載された材料を追試した例であるが、ΔLWRが著しく大きかった。

Claims (14)
- 被加工体の上にパターンを有する第1の層を形成する工程と、
前記第1の層の上に第2の層を形成する工程と、
を含み、
前記第1の層のガラス転移温度が90℃以上である、パターン積層体の製造方法。 - 前記パターン積層体が、反転プロセス用である、請求項1に記載のパターン積層体の製造方法。
- さらに、前記第2の層を加熱する工程を含む、請求項1または2に記載のパターン積層体の製造方法。
- 前記第1の層を形成する工程が、第1の硬化性組成物を用いてインプリント法により前記第1の層を形成する工程を含む、請求項1~3のいずれか一項に記載のパターン積層体の製造方法。
- 前記第1の硬化性組成物の大西パラメータが3.8未満である、請求項4に記載のパターン積層体の製造方法。
- 前記第1の硬化性組成物が重合性化合物を含み、
前記第1の硬化性組成物に含まれるすべての重合性化合物に対する、架橋構造を有する脂肪族環を含む重合性化合物の割合が30質量%未満である、請求項4または5に記載のパターン積層体の製造方法。 - 前記第1の硬化性組成物の23℃における粘度が10mPa・s未満である、請求項4~6のいずれか一項に記載のパターン積層体の製造方法。
- 前記第1の層が100nm以下のパターンを有する、請求項1~7のいずれか一項に記載のパターン積層体の製造方法。
- 前記第2の層を形成する工程が、第2の硬化性組成物を硬化して前記第2の層を形成する工程を含む、請求項1~8のいずれか一項に記載のパターン積層体の製造方法。
- 前記第2の層がSi原子含有化合物または金属を含む、請求項1~9のいずれか一項に記載のパターン積層体の製造方法。
- 前記第2の層に対する前記第1の層のエッチングの選択比が1.2~10である、請求項1~10のいずれか一項に記載のパターン積層体の製造方法。
- 請求項1~11のいずれか一項に記載のパターン積層体の製造方法を含み、
前記第1の層のパターンが露出した領域と、前記第1の層および前記第2の層が積層された領域とが形成されるまで前記第2の層を薄層化する工程と、
前記第1の層のパターンが露出した領域を選択的にエッチングして、反転パターンを形成する工程を含む、反転パターンの製造方法。 - 前記第2の層を薄層化する工程が、前記第2の層をエッチングするエッチバック工程である、請求項12に記載の反転パターンの製造方法。
- 被加工体と、前記被加工体の上に位置するパターンを有する第1の層と、前記第1の層の上に位置する第2の層とを有し、前記第1の層のガラス転移温度が90℃以上である、パターン積層体。
