本発明は、寄生ダイオードを有する電界効果トランジスタをオン又はオフに制御することにより、所定方向の電流を制御する半導体装置及び制御装置に関するものである。
車両用の電源装置では、スタータ(モータ)始動時に大電流が流れて、大きな電圧降下が瞬間的に生じ、他の車載負荷(ECU(Electronic Control Unit)、カーナビゲーション等)に影響が及ぶ虞がある。その為、最近は、スタータ専用の補助バッテリを備え、スタータ始動時は、MOSFET(金属酸化物半導体電界効果トランジスタ)を使用して、スタータ及び補助バッテリを他の車載負荷から隔離して、電圧降下の影響を防止する車両がある。

尚、MOSFET3のゲート、並びに外部ECU4及び制御部6の各出力端子は、ワイヤードORに接続されている。即ち、外部ECU4及び制御部6の出力端子の両方又は何れかがHレベルであれば、MOSFET3はオンになり、外部ECU4及び制御部6の出力端子の両方がLレベルであれば、MOSFET3はオフになる。
主バッテリ7は、プラス端子がMOSFET3のドレインに接続され、マイナス端子が接地されており、オルタネータ8が発電した電力を蓄電する。
オルタネータ8は、プラス端子がMOSFET3のドレインに接続され、マイナス端子は接地されており、図示しないエンジンに連動して発電した電力を整流して出力する。

スタータ2は、エンジンを始動する為のスタータモータであり、プラス端子がMOSFET3のソースに接続され、マイナス端子は接地されている。
補助バッテリ1は、スタータ2専用であり、プラス端子がMOSFET3のソースに接続され、マイナス端子は接地されている。

以下に、このような構成の半導体装置及び制御装置の動作を、それを示す図2のフローチャートを参照しながら説明する。
外部ECU4は、スタータ2の始動を予め察知すると、MOSFET3をオフにする。この状態で、MOSFET3のソース側がドレイン側より高圧になると、寄生ダイオード10を通じて電流が流れ、寄生ダイオード10が発熱する。

制御部6は、常時、温度検出器5が検出している温度値Tを取得しており(S1)、取得した温度値Tが第1温度値T1以上であるか否かを判定する(S3)。
制御部6は、取得した温度値Tが第1温度値T1以上でなければ(S3)、引続き温度検出器5が検出している温度値Tを取得する(S1)。
制御部6は、取得した温度値Tが第1温度値T1以上であれば(S3)、MOSFET3をオンにした(S5)後、引続き温度検出器5が検出している温度値Tを取得する(S7)。
制御部6は、取得した温度値Tが第1温度値T1以上でなければ(S3)、引続き温度検出器5が検出している温度値Tを取得する(S1)。
制御部6は、取得した温度値Tが第1温度値T1以上であれば(S3)、MOSFET3をオンにした(S5)後、引続き温度検出器5が検出している温度値Tを取得する(S7)。
次に、制御部6は、取得した温度値T(S7)が、第1温度値T1より低い第2温度値T2以下であるか否かを判定し(S9)、第2温度値T2以下でなければ、引続き温度検出器5が検出している温度値Tを取得する(S7)。
制御部6は、取得した温度値T(S7)が第2温度値T2以下であれば(S9)、MOSFET3をオフにした(S11)後、引続き温度検出器5が検出している温度値Tを取得する(S1)。この際、既にエンジンが始動し、外部ECU4が、MOSFET3をオンに復帰させていれば、制御部6のオフ動作に関係なく、MOSFET3はオンに維持される。
制御部6は、取得した温度値T(S7)が第2温度値T2以下であれば(S9)、MOSFET3をオフにした(S11)後、引続き温度検出器5が検出している温度値Tを取得する(S1)。この際、既にエンジンが始動し、外部ECU4が、MOSFET3をオンに復帰させていれば、制御部6のオフ動作に関係なく、MOSFET3はオンに維持される。
図3は、半導体装置及び制御装置の実施例2の概略構成を示すブロック図である。
この半導体装置は、車両の電源装置に使用されており、NチャネルMOSFET(金属酸化物半導体電界効果トランジスタ)3、温度検出器5、制御部6a及び外部ECU4aを備えている。

制御部(受取り部、判定部)6aは、外部ECU4aからMOSFET3のオン/オフ状態を通知されており、MOSFET3がオフである場合に、温度検出器5から与えられた温度値Tが第1温度値T1以上であるか否かを判定する。
制御部6aは、温度値Tが第1温度値T1以上であれば、MOSFET3をオンにする。また、MOSFET3をオンにした後、温度検出器5から与えられた温度値Tが、第2温度値T2(<T1)以下であるか否かを判定し、第2温度値T2以下であれば、MOSFET3をオフにする。
制御部6aは、温度値Tが第1温度値T1以上であれば、MOSFET3をオンにする。また、MOSFET3をオンにした後、温度検出器5から与えられた温度値Tが、第2温度値T2(<T1)以下であるか否かを判定し、第2温度値T2以下であれば、MOSFET3をオフにする。
外部ECU4aは、図示しないイグニッションキーに連動しており、イグニッションキーの挙動に基づき、スタータ2の始動を予め察知して、MOSFET3をオフにし、スタータ2が始動した後、MOSFET3をオンに復帰させる。また、MOSFET3のオン/オフ状態を制御部6aへ通知する。
尚、MOSFET3のゲート、並びに外部ECU4a及び制御部6aの各出力端子は、ワイヤードORに接続されている。即ち、外部ECU4a及び制御部6aの出力端子の両方又は何れかがHレベルであれば、MOSFET3はオンになり、外部ECU4a及び制御部6aの出力端子の両方がLレベルであれば、MOSFET3はオフになる。半導体装置及び制御装置のその他の構成は、実施例1で説明した構成と同様であるので、説明を省略する。
以下に、このような構成の半導体装置及び制御装置の動作を、それを示す図4のフローチャートを参照しながら説明する。
外部ECU4aは、スタータ2の始動を予め察知すると、MOSFET3をオフにして、MOSFET3がオフ状態であることを制御部6aへ通知する。この状態で、MOSFET3のソース側がドレイン側より高圧になると、寄生ダイオード10を通じて電流が流れ、寄生ダイオード10が発熱する。
外部ECU4aは、スタータ2の始動を予め察知すると、MOSFET3をオフにして、MOSFET3がオフ状態であることを制御部6aへ通知する。この状態で、MOSFET3のソース側がドレイン側より高圧になると、寄生ダイオード10を通じて電流が流れ、寄生ダイオード10が発熱する。
制御部6aは、常時、MOSFET3がオフであるか否かを判定しており(S21)、MOSFET3がオフであれば、温度検出器5が検出した温度値Tを取得する(S23)。制御部6aは、MOSFET3がオフでなければ、再度、MOSFET3がオフであるか否かを判定する(S21)。
制御部6aは、取得した温度値T(S23)が第1温度値T1以上であるか否かを判定し(S25)、第1温度値T1以上でなければ、MOSFET3がオフであるか否かを判定する(S21)。
制御部6aは、取得した温度値T(S23)が第1温度値T1以上であるか否かを判定し(S25)、第1温度値T1以上でなければ、MOSFET3がオフであるか否かを判定する(S21)。
制御部6aは、取得した温度値Tが第1温度値T1以上であれば(S25)、MOSFET3をオンにした(S27)後、引続き温度検出器5が検出した温度値Tを取得する(S29)。
制御部6aは、取得した温度値T(S29)が、第1温度値T1より低い第2温度値T2以下であるか否かを判定し(S31)、第2温度値T2以下でなければ、再度、温度検出器5が検出した温度値Tを取得する(S29)。
制御部6aは、取得した温度値T(S29)が、第1温度値T1より低い第2温度値T2以下であるか否かを判定し(S31)、第2温度値T2以下でなければ、再度、温度検出器5が検出した温度値Tを取得する(S29)。
制御部6aは、取得した温度値T(S29)が第2温度値T2以下であれば(S31)、MOSFET3をオフにした(S33)後、MOSFET3がオフであるか否かを判定する(S21)。この際、既にエンジンが始動し、外部ECU4aが、MOSFET3をオンに復帰させていれば、制御部6aのオフ動作に関係なく、MOSFET3はオンに維持される。
尚、本実施例1,2では、MOSFET3としてNチャネルMOSFETを使用した例を説明したが、PチャネルMOSFETを使用した場合でも、同様のことが可能である。
また、本実施例1,2は、全ての点で例示であって制限的なものではないと考えるべきである。本発明の範囲は上述の説明ではなく特許請求の範囲によって示され、特許請求の範囲と均等の意味及び範囲内での全ての変更が含まれることが意図される。

Claims (6)
- 寄生ダイオードを有する電界効果トランジスタと、
前記寄生ダイオードの温度を検出する温度検出器と、
該温度検出器が検出した温度が第1温度以上であるか否かを判定し、第1温度以上であると判定した場合は、前記電界効果トランジスタをオンにする制御部と
を備えることを特徴とする半導体装置。 - 前記制御部は、前記電界効果トランジスタがオフである場合に、前記温度検出器が検出した温度が第1温度以上であるか否かを判定し、第1温度以上であると判定した場合は、前記電界効果トランジスタをオンにする請求項1に記載の半導体装置。
- 前記制御部は、前記電界効果トランジスタをオンにした後、前記温度検出器が検出した温度が、前記第1温度より低い第2温度以下であるか否かを判定し、第2温度以下であると判定した場合は、前記電界効果トランジスタをオフにする請求項1又は2に記載の半導体装置。
- 電界効果トランジスタが有する寄生ダイオードの温度を検出する温度検出器により検出された温度を取得する取得部と、
該取得部が取得した温度が第1温度以上であるか否かを判定する判定部と、
該判定部が第1温度以上であると判定した場合は、前記電界効果トランジスタをオンにする制御部と
を備えることを特徴とする制御装置。 - 前記判定部は、前記電界効果トランジスタがオフである場合に、前記取得部が取得した温度が第1温度以上であるか否かを判定し、前記判定部が第1温度以上であると判定した場合は、前記制御部が前記電界効果トランジスタをオンにする請求項4に記載の制御装置。
- 前記制御部が前記電界効果トランジスタをオンにした後、前記判定部は、前記取得部が取得した温度が、前記第1温度より低い第2温度以下であるか否かを判定し、前記判定部が第2温度以下であると判定した場合は、前記制御部が前記電界効果トランジスタをオフにする請求項4又は5に記載の制御装置。
