In other words, a dense distribution in the passages (first and second communication holes 41, 42) provided in the walls (the shielding wall 35, the first communication wall 36, and the second communication wall 37) of the collimator 14. Is set.
- first portion 51 and the second portion 52 are not limited to the positions described above.

- the first and second portions 51 and 52 may be in other positions. That is, the first and second portions 51 and 52 are set based on the amount of the vertical component and the oblique component at each position of the collimator 14.
- the distribution of the shielding wall 35, the first communication wall 36, and the second communication wall 37 is not limited to the above.
- the distribution of the shielding wall 35, the first communication wall 36, and the second communication wall 37 may be based on various factors such as the shape of the target 12, the position of the collimator 14, and the applied voltage. Can be set.
- the collimator 14 as described above is layered and formed by, for example, a 3D printer. Thereby, the 1st and 2nd communicating walls 36 and 37 provided with the 1st and 2nd communicating holes 41 and 42 can be formed easily.
- the collimator 14 is not limited to this, and may be made by other methods.
- the collimator 14 is made of metal, for example, but may be made of other materials.
- the particles C fly from the lower surface 12 a of the target 12.
- the particles C flying in the vertical direction pass through the through holes 39 of the collimator 14 and fly toward the semiconductor wafer 2 supported by the stage 13.
- the particles C flying in the vertical direction may adhere to, for example, the upper end portions 35a, 36a, and 37a of the shielding wall 35, the first communication wall 36, and the second communication wall 37.
- the collimator 14 blocks particles C whose angle between the tilt direction and the vertical direction is outside a predetermined range.
- the particle C having an angle between the tilt direction and the vertical direction within a predetermined range passes through the through hole 39 of the collimator 14 and flies toward the semiconductor wafer 2 supported by the stage 13.
- the particles C flying in such an inclination direction can pass through the first communication hole 41 of the first communication wall 36 or the second communication hole 42 of the second communication wall 37.
- the particles C having an angle between the tilt direction and the vertical direction within a predetermined range may also adhere to the shielding wall 35, the first communication wall 36, and the second communication wall 37.
- the particles C that have passed through the through-hole 39 of the collimator 14 are deposited on the semiconductor wafer 2 and deposited on the semiconductor wafer 2.
- the semiconductor wafer 2 receives the particles C emitted by the target 12.
- the directions (directions) of the particles C that have passed through the through holes 39 are aligned within a predetermined range with respect to the vertical direction.
- the direction of the particles C formed on the semiconductor wafer 2 is controlled by the shape of the collimator 14.
- the collimator 14 includes a shielding wall 35, and first and second communication walls 36, 37 provided with first and second communication holes 41, 42, respectively.
- a through hole 39 extending in the vertical direction is formed.
- the particles C blown from the target 12 in the direction inclined with respect to the vertical direction (inclination direction) pass through the first and second communication holes 41 and 42 of the first and second communication walls 36 and 37.
- the collimator 14 of the sputtering apparatus 1 allows the particles C emitted from the target 12 to pass in a direction inclined within a predetermined angle range with respect to the vertical direction, and within a predetermined angle range with respect to the vertical direction.
- the sputtering apparatus 1 can form a film using the particles C flying in the tilt direction, and the sputtering efficiency is improved. Since the particles C whose inclination angle with respect to the vertical direction is outside the predetermined range are blocked by the shielding wall 35 and the first and second communication walls 36 and 37, the direction of the particles C to be deposited is relative to the vertical direction. It can be controlled within a predetermined range.
- first and second communication walls 36 and 37 are arranged at positions facing the target 12 than the shielding wall 35. Since the particles C fly from the target 12 according to the cosine law, at the position facing the target 12 in the vertical direction, the ratio of the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction is large. Since the first and second communication walls 36 and 37 are arranged more at the positions, the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction are allowed to move to the first and second communication holes 41, 42 is easy to pass. Therefore, it is possible to form a film using the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction, and the sputtering efficiency is improved.
- more shielding walls 35 are arranged in the vertical direction than the first and second communication walls 36 and 37 at positions facing the position away from the target 12. At the position facing the position deviating from the target 12 in the vertical direction, the ratio of the particles C flying in a direction that deviates from the predetermined range with respect to the vertical direction is large.
- particles C flying in a direction inclined more than a predetermined range with respect to the vertical direction can be easily blocked, and the direction of the particles C to be formed is more reliably determined. Can be controlled.
- the first portion 51 where the proportion of particles C (oblique component) flying in the tilt direction is large more shielding walls 35 are arranged than the first and second communication walls 36 and 37. Since the particles C fly from the target 12 according to the cosine law, in the first portion 51 in which the proportion of the particles C flying in the tilt direction is large, the particles C flying in the direction inclined more than a predetermined range with respect to the vertical direction. There is also a high rate of flight. By arranging more shielding walls 35 in the first portion 51, the particles C flying in a direction inclined more than a predetermined range with respect to the vertical direction can be easily blocked, and the direction of the particles C to be deposited is changed. It can be controlled more reliably. Moreover, uniform sputtering can be performed as a whole.
- the first and second communication walls 36 and 37 are arranged more than the shielding wall 35. Since the particles C fly from the target 12 in accordance with the cosine law, the particles C flying in the direction inclined within a predetermined range with respect to the vertical direction come in the second portion 52 where the ratio of the particles C flying in the vertical direction is large. There are many ratios to do. Since the first and second communication walls 36 and 37 are arranged more in the second portion 52, the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction are communicated with the first and second communication walls. It is easy to pass through the holes 41 and 42. Therefore, it is possible to form a film using the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction, and the sputtering efficiency is improved.
- the shielding wall 35, the first communication wall 36, and the second communication wall 37 are arranged with a predetermined distribution with respect to the shape of the target 12. Thereby, it can form into a film using the particle
- the second communication wall 37 has a density of the second communication holes 42 larger than that of the first communication wall 36. That is, the second communication wall 37 allows the particles C flying in the inclined direction to pass through more easily than the first communication wall 36. Thereby, arrangement

- the lower end portions 35b, 36b, and 37b of the shielding wall 35, the first communication wall 36, and the second communication wall 37 form a lower end portion 32b of the rectifying unit 32 that protrudes toward the placement surface 13a of the stage 13. .
- the particles C flying from the end portion of the target 12 in a direction inclined at an angle larger than a predetermined range with respect to the vertical direction are caused by the shielding wall 35, the first communication wall 36, and the second communication wall 37. It is reliably shut off. Therefore, the direction of the particles C to be formed can be controlled more reliably.
- the length in the vertical direction of the first and second communication holes 41 and 42 is longer than the length in the horizontal direction of the first and second communication holes 41 and 42. This makes it difficult for the particles C flying in a direction inclined within a predetermined range with respect to the vertical direction to be blocked by the shielding wall 35, the first communication wall 36, and the second communication wall 37. Therefore, it is possible to form a film using particles C flying in a direction inclined within a predetermined range with respect to the vertical direction more efficiently.

- the shielding wall 35, the first communication wall 36, and the second communication wall 37 become thicker from the upper end portions 35a, 36a, 37a toward the lower end portions 35b, 36b, 37b. Become.
- the particles C flying from the target 12 are more likely to adhere evenly to the surfaces of the shielding wall 35, the first communication wall 36, and the second communication wall 37. That is, the thickness of the film 61 becomes more uniform.
- the formation of the film 61 only on the upper end portions 35a, 36a, and 37a of the shielding wall 35, the first communication wall 36, and the second communication wall 37 is suppressed. Therefore, when the film 61 of the particles C adhering to the collimator 14 is washed, the collimator 14 is suppressed from being melted, and the number of times that the collimator 14 can be used is increased.
- the shielding wall 35, the first communication wall 36, and the second communication wall 37 can more reliably hold the particles C adhering to these surfaces.
