 本発明は、タッチパネル用導電性基板、タッチパネル用導電性基板の製造方法に関する。
 静電容量式タッチパネルは、パネル表面に近接する物体により引き起こされる静電容量の変化を検出することにより、パネル表面上での近接する物体の位置の情報を電気信号に変換する。静電容量式タッチパネルに用いられるタッチパネル用導電性基板は、ディスプレイの表面に設置されるため、タッチパネル用導電性基板に用いる導電層の材料には反射率が低く、視認されにくいことが要求される。
 このため、タッチパネル用導電性基板に用いられる導電層の材料としては反射率が低く、視認されにくい材料が用いられ、透明基板または透明なフィルム上に形成されている。例えば、特許文献1には、高分子フィルム上に透明導電膜としてITO(酸化インジウム-スズ)膜を形成したタッチパネル用の透明導電性フィルムが開示されている。
 近年タッチパネルを備えたディスプレイの大画面化が進んでおり、これに対応してタッチパネル用導電性基板についても大面積化が求められている。しかし、ITOは電気抵抗値が高く信号の劣化を生じるため、大型パネルには不向きという問題があった。
 そこで、導電性基板の電気抵抗を抑制するため、導電層として金属箔を用いることが検討されている(例えば、特許文献2、3)。

 しかしながら、タッチパネル用導電性基板に含まれる導電層として銅等の金属箔を用いた場合、金属箔は金属光沢を有しているため、金属箔の表面での反射によりディスプレイの視認性が低下するという問題があった。
 上記従来技術の問題に鑑み本発明の一側面では、金属を用いた導電層を含み、導電層による光の反射を抑制したタッチパネル用導電性基板を提供することを目的とする。
 上記課題を解決するため本発明の一態様によれば、
 絶縁体基材と、
 前記絶縁体基材の少なくとも一方の面上に配置され、ニッケルを含有する下地金属層と、
 前記下地金属層上に配置された銅薄膜層と、
 前記銅薄膜層上に配置され、前記銅薄膜層と対向する一の面と、前記一の面の反対側に位置する他の面とを有する銅めっき被膜と、を備え、
 前記銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度が、10質量ppm以上150質量ppm以下であり、
 前記銅めっき被膜の他の面の表面粗さ(Ra)が0.01μm以上0.15μm以下であるタッチパネル用導電性基板を提供する。
 本発明の一側面によれば、金属を用いた導電層を含み、導電層による光の反射を抑制したタッチパネル用導電性基板を提供することができる。

 以下、本発明のタッチパネル用導電性基板、タッチパネル用導電性基板の製造方法の一実施形態について説明する。
(タッチパネル用導電性基板、タッチパネル用積層導電性基板)
 本実施形態のタッチパネル用導電性基板は、絶縁体基材と、下地金属層と、銅薄膜層と、銅めっき被膜と、を有することができる。
 下地金属層は、絶縁体基材の少なくとも一方の面上に配置され、ニッケルを含有することができる。銅薄膜層は下地金属層上に配置することができる。また、銅めっき被膜は、銅薄膜層上に配置することができ、銅薄膜層と対向する一の面と、一の面の反対側に位置する他の面とを有することができる。
 そして、銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度を10質量ppm以上150質量ppm以下、銅めっき被膜の他の面の表面粗さ(Ra)を0.01μm以上0.15μm以下とすることができる。
 なお、本実施形態のタッチパネル用導電性基板は、下地金属層、銅薄膜層、及び銅めっき被膜をパターニングする前の、絶縁体基材の表面に下地金属層、銅薄膜層、及び銅めっき被膜を有する基板であってもよい。また、本実施形態のタッチパネル用導電性基板は、下地金属層、銅薄膜層、及び銅めっき被膜をパターン化した基板、すなわち配線基板であってもよい。なお、下地金属層、銅薄膜層、及び銅めっき被膜をパターニングした後のタッチパネル用導電性基板は絶縁体基材が下地金属層等により覆われていない領域、すなわち絶縁体基材が露出した領域を含むこととなる。
 本実施形態のタッチパネル用導電性基板に含まれる各部材について以下に説明する。
 絶縁体基材としては特に限定されるものではなく、例えばガラス基板や、各種樹脂基板等任意の材料を用いることができる。特に取扱い性等の観点から、絶縁体基材は樹脂基板であることが好ましい。このため、絶縁体基材としては例えばポリアミド系フィルム、ポリエステル系フィルム(ポリエチレンテレフタレート系フィルム)、ポリエチレンナフタレート系フィルム、シクロオレフィン系フィルム、ポリイミド系フィルム、ポリカーボネート系フィルムから選ばれたいずれかの樹脂基板を好適に用いることができ、樹脂基板は樹脂フィルムであることが好ましい。
 また、ディスプレイ上に配置した際に、ディスプレイの視認性が高いことが好ましいため、絶縁体基材は光の透過率が高いことが好ましい。このため、絶縁体基材の全光線透過率は、30%以上であることが好ましく、60%以上であることがより好ましく、90%以上であることがさらに好ましい。なお、ここでいう絶縁体基材の全光線透過率とは、絶縁体基材単体での全光線透過率を意味している。絶縁体基材の全光線透過率は例えばJISK7361-1(2011)に基づいて評価を行うことができる。
 絶縁体基材の形状は特に限定されるものではないが、例えば板状形状を有することが好ましい。この場合、絶縁体基材は一方の主平面と、一方の主平面と対向する他方の主平面とを有することができる。なお、主平面とは、絶縁体基材の最も広い平面部を意味している。
 絶縁体基材の厚さは特に限定されるものではなく、タッチパネル用導電性基板とした場合に要求される強度や静電容量、光の透過率等に応じて任意に選択することができる。絶縁体基材はフィルム状、すなわち絶縁体フィルムであることが好ましい。このため、絶縁体基材の厚さとしては例えば10μm以上200μm以下とすることができる。特に絶縁体基材の厚さは20μm以上120μm以下とすることが好ましく、20μm以上100μm以下とすることがより好ましい。タッチパネルの用途に用いる場合で、例えば特にディスプレイ全体の厚さを薄くすることが求められる用途においては、透明基材の厚さは20μm以上50μm以下であることが好ましい。
 次に下地金属層について説明する。
 絶縁体基材と、銅薄膜層及び銅めっき被膜を含む銅層との間に下地金属層を形成することにより、絶縁体基材と銅層との密着性を高めることができ、製造過程、または使用時に絶縁体基材から銅層が剥離することをより確実に抑制することができる。
 また、銅層は銅を主成分とすることができ、金属光沢を有するため、絶縁体基材上に直接銅層を配置した導電性基板では、絶縁体基材側から入射した光が銅層の表面で反射される場合がある。このため、絶縁体基材上に直接銅層を配置した導電性基板をディスプレイ上に配置した場合、ディスプレイの視認性が低下する恐れがある。これに対して、絶縁体基材と銅層との間に下地金属層を配置した場合、下地金属層により銅層による光の反射を抑制することができ、ディスプレイ上に配置した際にも、ディスプレイの視認性が低下することを抑制できる。
 下地金属層は絶縁体基材の少なくとも一方の主平面上に形成することができる。また、後述のように絶縁体基材の一方の主平面、及び他方の主平面の両主平面上に形成することもできる。
 下地金属層を構成する材料は特に限定されるものではなく、絶縁体基材及び銅層との密着力や、銅層表面での光の反射の抑制の程度、また、タッチパネル用導電性基板を使用する環境(例えば湿度や、温度)に対する安定性の程度等に応じて任意に選択できる。
 下地金属層を構成する材料としては絶縁体基材と銅層との密着性を高め、銅層表面での光の反射を抑制する観点から、Niを含む材料を好ましく用いることができる。Niを含む材料としては例えば、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属を含むことが好ましい。また、下地金属層は、炭素、酸素、水素、窒素から選ばれる1種以上の元素をさらに含むこともできる。
 なお、下地金属層は、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属と、を含む金属合金を含むこともできる。この場合も、下地金属層は、炭素、酸素、水素、窒素から選ばれる1種以上の元素をさらに含むこともできる。この際、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属とを含む金属合金、すなわちNi合金としては例えば、Ni-Cu合金や、Ni-Zn合金、Ni-Ti合金、Ni-W合金、Ni-Cr合金、Cu-Ni-Fe合金、Ni-Cu-Cr合金を好ましく用いることができる。
 上述のように下地金属層は絶縁体基材の少なくとも一方の主平面上に形成することができるが、タッチパネル用導電性基板の光の透過率を低減させないため、絶縁体基材と下地金属層との間に接着剤を配置しないことが好ましい。すなわち下地金属層は、絶縁体基材の上面に接着剤を介することなく、直接形成されていることが好ましい。
 下地金属層の成膜方法は特に限定されないが、乾式めっき法により成膜することが好ましい。乾式めっき法としては例えばスパッタリング法や、蒸着法、イオンプレート法等を好ましく用いることができる。
 なお、下地金属層が炭素、酸素、水素、窒素から選ばれる1種以上の元素を含む場合には、下地金属層を成膜する際の雰囲気中に炭素、酸素、水素、窒素から選ばれる1種以上の元素を含有するガスを添加しておくことにより、下地金属層中に添加することができる。例えば、下地金属層に炭素を添加する場合には一酸化炭素ガスおよび/または二酸化炭素ガスを、酸素を添加する場合には酸素ガスを、水素を添加する場合には水素ガスおよび/または水を、窒素を添加する場合には窒素ガスを、乾式めっきを行う際の雰囲気中に添加しておくことができる。
 炭素、酸素、水素、窒素から選ばれる1種以上の元素を含有するガスは、不活性ガスに添加し、乾式めっきの際の雰囲気ガスとすることが好ましい。不活性ガスとしては特に限定されないが、例えばアルゴンを好ましく用いることができる。
 下地金属層を乾式めっき法により成膜することにより、絶縁体基材と下地金属層との密着性を特に高めることができる。そして、下地金属層は例えば金属を主成分として含むことができるため銅層との密着性も高い。このため、絶縁体基材と銅層との間に乾式めっき法で成膜した下地金属層を配置することにより、絶縁体基材からの銅層の剥離を特に抑制することができる。
 下地金属層の厚さは特に限定されるものではないが、例えば3nm以上50nm以下とすることが好ましく、3nm以上35nm以下とすることがより好ましく、3nm以上33nm以下とすることがさらに好ましい。
 下地金属層は銅層における光の反射を抑制する機能を有するが、下地金属層の厚さが薄い場合には、銅層による光の反射を十分に抑制できない場合がある。そこで銅層での反射をより確実に抑制するため、上述のように下地金属層の厚さを3nm以上とすることが好ましい。
 下地金属層の厚さの上限値は特に限定されるものではないが、必要以上に厚くしても成膜に要する時間や、配線を形成する際のエッチングに要する時間が長くなり、コストの上昇を招くことになる。このため、下地金属層の厚さは上述のように50nm以下とすることが好ましく、35nm以下とすることがより好ましく、33nm以下とすることがさらに好ましい。
 次に銅薄膜層について説明する。
 銅薄膜層は下地金属層上に形成することができるが、タッチパネル用導電性基板の光の透過率を低減させないため、下地金属層と銅薄膜層との間に接着剤を配置しないことが好ましい。すなわち銅薄膜層は、下地金属層の上面に接着剤を介することなく、直接形成されていることが好ましい。
 銅薄膜層を形成する方法は特に限定されるものではないが、例えば乾式めっき法により成膜することが好ましい。乾式めっき法としては例えばスパッタリング法や、蒸着法、イオンプレーティング法等を好ましく用いることができる。銅薄膜層を乾式めっき法により形成する場合、下地金属層上に接着剤を介さずに直接形成することができる。
 銅薄膜層の厚さは特に限定されるものではないが、銅めっき被膜を成膜する際の給電層としても機能するため、10nm以上であることが好ましく、50nm以上であることがより好ましい。銅薄膜層の厚さの上限値は特に限定されないが、銅薄膜層は上述のように例えば乾式めっき法により成膜されるため、生産性の観点から300nm以下であることが好ましく、200nm以下であることがより好ましい。
 次に銅めっき被膜について説明する。
 銅めっき被膜は、銅薄膜層上に形成することができる。銅めっき被膜は、銅薄膜層の上面に接着剤を介することなく、直接形成されていることが好ましい。
 銅めっき被膜を形成する方法は特に限定されるものではないが、例えば湿式めっき法により成膜することが好ましい。湿式めっき法としては、電気めっき法を用いることが好ましい。なお、既述のように銅めっき被膜は、銅薄膜層と対向する一の面と、一の面の反対側に位置する他の面とを有することができる。
 そして、銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度を10質量ppm以上150質量ppm以下とすることができる。また、銅めっき被膜の他の面の表面粗さ(Ra)を0.01μm以上0.15μm以下とすることができる。
 銅めっき被膜の他の面は、例えば後述する図1Aに示すように本実施形態のタッチパネル用導電性基板の外面側に位置することができる。そして銅めっき被膜は主成分が銅であるため、タッチパネル用導電性基板とした場合に銅めっき被膜の他の面で光を鏡面反射(正反射)して視認性に影響を及ぼす恐れがある。そこで本実施形態のタッチパネル用導電性基板においては、銅めっき被膜の他の面の表面粗さを0.01μm以上とすることで、銅めっき被膜の他の面における光を拡散反射(乱反射)させ、銅めっき被膜の他の面の艶を消して視認性に及ぼす影響を抑制できる。特に銅めっき被膜の他の面の拡散反射の割合を十分に高める観点から、銅めっき被膜の他の面の表面粗さは0.05μm以上であることがより好ましい。
 銅めっき被膜の他の面の表面粗さの上限値は特に限定されるものではないが、大きくなりすぎると、例えば銅めっき被膜等をエッチング等する際に、マスクと銅めっき被膜との密着性が低くなり、所望の形状にパターニングすることが困難になる恐れがある。このため、銅めっき被膜の他の面の表面粗さは0.15μm以下とすることが好ましく、0.1μm以下であることがより好ましい。
 なお、ここでの表面粗さ(Ra)は、JIS B 0601に規定されており、測定方法としては、例えば触針法もしくは光学的方法等により評価することができる。
 銅めっき被膜の他の面の表面粗さを上述の範囲とする方法として、銅めっき被膜の他の面をエッチングする方法が挙げられる。そして、エッチング処理前において、銅めっき被膜の他の面から0.3μmまでの深さの範囲における硫黄の濃度が10質量ppm以上の場合、銅めっき被膜の他の面のエッチングを行うことで、銅めっき被膜の他の面の表面粗さ(Ra)を上記範囲とすることができる。ただし、銅めっき被膜の他の面の0.3μmまでの深さの範囲における硫黄の濃度が150質量ppmを超えると銅めっき被膜が脆くなる場合があり、銅めっき被膜が崩れたり、タッチパネル用導電性基板から剥離する恐れがあるため好ましくない。このため、上述のように銅めっき被膜の他の面から0.3μmまでの深さの範囲における硫黄の濃度は10質量ppm以上150質量ppm以下であることが好ましい。特に、銅めっき被膜の他の面から0.3μmまでの深さの範囲における硫黄の濃度は50質量ppm以上100質量ppm以下であることがより好ましい。
 なお、銅めっき被膜の他の面のエッチングを行うことにより、銅めっき被膜の他の面の一部がエッチングにより除去されて凹部が形成され、銅めっき被膜の他の面に微細な凹凸が形成されると考えられる。このため、銅めっき被膜の他の面の表面のうち、最も高い部分、すなわちエッチング処理後においても凸部として残っている部分から0.3μmまでの深さの範囲における硫黄濃度は、上述の範囲を満たしていることが好ましい。
 また、銅めっき被膜の他の面から0.3μmを越えた部分についての硫黄濃度は特に限定されるものではなく、例えば銅めっき被膜全体に渡って硫黄濃度が上記範囲であってもよい。
 銅めっき被膜を形成する際の電気めっき処理の条件は、特に限定されるものではなく、常法による諸条件を採用すればよい。硫黄を含有する銅めっき被膜は、例えば硫黄を含有する銅めっき液を用いて形成することができ、硫黄を含有する銅めっき液としては、例えば硫黄原子を含む有機化合物を添加した銅めっき液を用いることができる。
 そして、例えばめっき液である銅めっき液中の硫黄原子を含む有機化合物の含有量(添加量)や電流密度、搬送速度を制御することによって、他の面から0.3μmの深さまでの範囲に渡って、上記硫黄濃度を有する銅めっき被膜を形成できる。ここでの搬送速度とは、絶縁体基材の表面に下地金属層、及び銅薄膜層を形成した被めっき物(基材)をめっき槽に供給、搬送する速度を意味している。
 銅めっき被膜を成膜する際に用いる銅めっき液中の硫黄原子を含む有機化合物の含有量は特に限定されるものではないが、例えば、2質量ppm以上25質量ppm以下であることが好ましく、5質量ppm以上15質量ppm以下であることがより好ましい。これは、銅めっき液中の硫黄原子を含む有機化合物の含有量を2質量ppm以上25質量ppm以下とすることにより、銅めっき被膜の他の面から0.3μmの深さまでの範囲における硫黄濃度を上記範囲とすることが特に容易になるためである。
 硫黄原子を含む有機化合物として使用できるものは、特に限定されるものではないが、例えば、3-(ベンゾチアゾリル-2-チオ)プロピルスルホン酸及びそのナトリウム塩、3-メルカプトプロパン-1-スルホン酸及びそのナトリウム塩、エチレンジチオジプロピルスルホン酸及びそのナトリウム塩、ビス(p-スルホフェニル)ジスルファイド及びその2ナトリウム塩、ビス(4-スルホブチル)ジスルファイド及びその2ナトリウム塩、ビス(3-スルホ-2-ヒドロキシプロピル)ジスルファイド及びその2ナトリウム塩、ビス(3-スルホプロピル)ジスルファイド及びその2ナトリウム塩、ビス(2-スルホプロピル)ジスルファイド及びその2ナトリウム塩、メチル-(w-スルホプロピル)-スルファイド及びその2ナトリウム塩、メチル-(w-スルホプロピル)-トリスルファイド及びその2ナトリウム塩、チオグリコール酸、チオリン酸-オルト-エチル-ビス(w-スルホプロピル)-エステル及びその2ナトリウム塩、チオリン酸-トリス(w-スルホプロピル)-エステル及びその2ナトリウム塩、チオリン酸-トリス(w-スルホプロピル)-エステル及びその3ナトリウム塩などを用いることができる。
 上述のように、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングすることにより、銅めっき被膜の他の面の表面粗さを上述の範囲とすることができる。銅めっき被膜の他の面をエッチングする方法は特に限定されるものではないが、例えば、エッチング液を用いることにより行うことができる。用いるエッチング液としては特に限定されるものではなく、銅用のソフトエッチング液を好ましく用いることができる。
 下地金属層上に形成された、銅薄膜層と、銅めっき被膜とからなる銅層の膜厚は特に限定されるものではなく、タッチパネル用導電性基板に要求される電気抵抗値や、パターン化した後の配線幅等により任意に選択することができる。ただし、銅薄膜層と、銅めっき被膜とからなる銅層の膜厚は、0.5μm以上4.1μm以下であることが好ましい。また、銅層の膜厚は0.5μm以上3μm以下であることがより好ましい。
 これは、銅層の膜厚を0.5μm以上とすることにより、タッチパネル用導電性基板の電気抵抗値を十分に低くすることができ、また銅層をパターニングする際に配線パターンが所望の配線幅よりも狭くなったり、断線することを抑制することができるためである。そして、銅層の膜厚を4.1μm以下とすることにより、銅層側面部分の面積が小さくなり、銅層側面部分による光の反射を抑制できる。さらに、配線パターンを形成するために銅層をエッチングする際にサイドエッチが生じることを抑制することができる。
 また、本実施形態のタッチパネル用導電性基板においてはさらに任意の層を設けることもできる。例えば、銅めっき被膜の上にさらに黒化層を備えることができる。
 銅めっき被膜の他の面の表面粗さを上述の範囲とすることで銅めっき被膜表面での鏡面反射を抑制し、銅めっき被膜の他の面の艶を消して視認性に及ぼす影響を抑制できるが、黒化層を設けることで銅めっき被膜の視認性に及ぼす影響をさらに抑制できる。
 銅めっき被膜表面での光の反射を抑制する観点から、黒化層はニッケルを含有することが好ましい。すなわち、黒化層を構成する材料としては、Ni(ニッケル)を含む材料を好ましく用いることができる。Niを含有する材料として例えば、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属と、を含むことが好ましい。また、黒化層は、炭素、酸素、水素、窒素から選ばれる1種以上の元素をさらに含むこともできる。
 なお、黒化層を構成する材料としては、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属とを含む金属合金を含むこともできる。この場合についても、黒化層は炭素、酸素、水素、窒素から選ばれる1種以上の元素をさらに含むこともできる。この際、Niと、Zn,Mo,Ta,Ti,V,Cr,Fe,Co,W,Cu,Sn,Mnから選ばれる少なくとも1種以上の金属とを含む金属合金、すなわちNi合金としては例えば、Ni-Cu合金や、Ni-Zn合金、Ni-Ti合金、Ni-W合金、Ni-Cr合金、Cu-Ni-Fe合金、Ni-Cu-Cr合金を好ましく用いることができる。
 下地金属層と、黒化層とは同じ材料であってもよく、異なる材料であってもよい。ただし、後述のように、下地金属層、銅層、黒化層はエッチングによりパターニングすることができるため、エッチング液に対する反応性が、下地金属層、銅層、黒化層とで同程度であることが好ましく、同じであることがより好ましい。このため、下地金属層と、黒化層とは、同じ材料で構成されていることが特に好ましい。
 黒化層の成膜方法は特に限定されるものではなく、下地金属層と同様に乾式めっき法により成膜してもよく、また湿式めっき法により成膜することもできる。
 黒化層の厚さは特に限定されるものではなく、タッチパネル用導電性基板において要求される反射率(正反射率)の程度等に応じて任意に選択することができる。
 次に、本実施形態のタッチパネル用導電性基板の構成例について説明する。
 上述のように、本実施形態の導電性基板は絶縁体基材と、下地金属層と、銅薄膜層と、銅めっき被膜とを備え、絶縁体基材上に、下地金属層、銅薄膜層、銅めっき被膜がその順で積層した構成とすることができる。
 具体的な構成例について、図1A、図1Bを用いて以下に説明する。図1A、図1Bは、本実施形態の導電性基板の、絶縁体基材、下地金属層、銅薄膜層、銅めっき被膜の積層方向と平行な面における断面図の例を示している。
 例えば、図1Aに示したタッチパネル用導電性基板10Aのように、絶縁体基材11の第1の主平面11a側に下地金属層12、銅薄膜層13と、銅めっき被膜14と、を一層ずつその順に積層した構成とすることができる。図1Aにおいて銅めっき被膜14は銅薄膜層13と対向する一の面14aと、一の面14aの反対側に位置する他の面14bとを有している。
 また、図1Bに示したタッチパネル用導電性基板10Bのように、絶縁体基材11の第1の主平面11a側と、第2の主平面11b側と、にそれぞれ下地金属層121、122と、銅薄膜層131、132と、銅めっき被膜141、142と、を一層ずつその順に積層することもできる。図1(B)において、銅めっき被膜141(142)は銅薄膜層131(132)と対向する一の面141a(142a)と、一の面141a(142a)の反対側に位置する他の面141b(142b)とを有している。
 なお、図1A、図1Bに示したタッチパネル用導電性基板においては、既述のように、図示しない黒化層を設けることもできる。黒化層を設ける場合、図1Aのタッチパネル用導電性基板においては、例えば銅めっき被膜14の他の面14b上に配置することができる。また、図1Bのタッチパネル用導電性基板においては、例えば銅めっき被膜141の他の面141b上、および/または銅めっき被膜142の他の面142b上に黒化層を配置することができる。
 本実施形態のタッチパネル用導電性基板においては、絶縁体基材11と、銅薄膜層13(131、132)との間に下地金属層12(121、122)を配置することにより、絶縁体基材11側から銅薄膜層13(131、132)に向かって入射する光の反射を抑制できる。この場合、下地金属層12(121、122)の、絶縁体基材11を介した正反射率は特に限定されるものではないが、例えば波長400nm以上700nm以下の範囲における平均正反射率が30%以下であることが好ましく、25%以下であることがより好ましい。
 下地金属層12(121、122)の絶縁体基材11を介した波長400nm以上700nm以下の光の平均正反射率が30%以下の場合、例えばタッチパネル用の導電性基板として用いた時に、外部からの光や、ディスプレイからの光の反射を十分に抑制できる。このため、ディスプレイの視認性の低下をほとんど引き起こさないため好ましい。
 係る反射率の測定は、絶縁体基材11側から、下地金属層12(121、122)に光を照射するようにして行うことができる。
 具体的には例えば図1Aのように絶縁体基材11の第1の主平面11a側に下地金属層12、銅薄膜層13、銅めっき被膜14の順に積層した場合、下地金属層12に光を照射するように、絶縁体基材11の第2の主平面11b側から光を照射し、測定できる。
 測定に当たっては波長400nm以上700nm以下の光を例えば波長1nm間隔で変化させて絶縁体基材11を介して下地金属層12(121、122)に対して照射し、測定した値の平均値を該下地金属層12(121、122)の絶縁体基材11を介した波長400nm以上700nm以下の範囲における光の平均正反射率とすることができる。
 また、本実施形態のタッチパネル用導電性基板においては、銅めっき被膜14(141、142)の他の面14b(141b、142b)表面における正反射率は特に限定されるものではなく、タッチパネル用導電性基板に要求される性能等に応じて任意に選択できる。ただし、銅めっき被膜14(141、142)の他の面14b(141b、142b)表面の、波長400nm以上700nm以下の範囲における平均正反射率は、例えば30%以下であることが好ましく、20%以下であることがより好ましい。
 これは、銅めっき被膜14(141、142)の他の面14b(141b、142b)表面の波長400nm以上700nm以下の光の平均正反射率が30%以下の場合、例えばタッチパネル用の導電性基板として用いた時に、外部からの光や、ディスプレイからの光の反射を十分に抑制できるからである。このため、ディスプレイの視認性の低下をほとんど引き起こさないため好ましい。
 係る反射率の測定は、銅めっき被膜14(141、142)の他の面14b(141b、142b)に光を照射するようにして行うことができる。
 具体的には例えば図1Aのように絶縁体基材11の第1の主平面11a側に下地金属層12、銅薄膜層13、銅めっき被膜14の順に積層した場合、銅めっき被膜14の他の面14bに光を照射し、測定できる。
 測定は波長400nm以上700nm以下の範囲で光を例えば波長1nm間隔で変化させて銅めっき被膜14(141、142)の他の面14b(141b、142b)に対して照射して実施できる。そして、この際に測定した値の平均値を該銅めっき被膜14(141、142)の他の面14b(141b、142b)表面における波長400nm以上700nm以下の光の平均正反射率とすることができる。
 また、既述のように、本実施形態のタッチパネル用導電性基板においては、銅めっき被膜14(141、142)の他の面14b(141b、142b)上に黒化層を形成することができる。そして、黒化層表面における正反射率は特に限定されるものではないが、例えば波長400nm以上700nm以下の範囲における平均正反射率は30%以下であることが好ましく、20%以下であることがより好ましい。
 黒化層の波長400nm以上700nm以下の光の正反射率が30%以下の場合、例えばタッチパネル用の導電性基板として用いた時に、外部からの光や、ディスプレイからの光の反射を十分に抑制できる。このため、ディスプレイの視認性の低下をほとんど引き起こさないため好ましい。
 黒化層の正反射率の測定は、黒化層に光を照射するようにして行うことができる。
 具体的には例えば図1Aに示したタッチパネル用導電性基板10Aにおいて、銅めっき被膜14の他の面14b上に黒化層を形成した場合、黒化層の銅めっき被膜14と対向した面とは反対側の面に光を照射し、測定できる。
 測定に当たっては波長400nm以上700nm以下の光を例えば波長1nm間隔で変化させて黒化層に対して照射し、測定した値の平均値を該黒化層表面における波長400nm以上700nm以下の範囲における光の平均正反射率とすることができる。
 本実施形態のタッチパネル用導電性基板においては、下地金属層表面、または黒化層表面で測定した光の正反射率が上記範囲であることが好ましく、特に下地金属層表面、及び黒化層表面における光の正反射率がいずれも上記範囲を満たすことがより好ましい。
 そして、本実施形態のタッチパネル用導電性基板は例えばタッチパネルに用いることができる。タッチパネルの用途に用いる場合には、本実施形態のタッチパネル用導電性基板に含まれる、下地金属層、銅薄膜層、及び銅めっき被膜がパターン化されていることが好ましい。下地金属層、銅薄膜層、及び銅めっき被膜は、例えば所望の配線パターンにあわせてパターン化することができ、下地金属層、銅薄膜層、及び銅めっき被膜は同じ形状にパターン化されていることが好ましい。なお、黒化層を設ける場合、黒化層についても下地金属層等と同じ形状にパターン化されていることが好ましい。
 ここまで本実施形態のタッチパネル用導電性基板について説明したが、係るタッチパネル用導電性基板は複数枚積層してタッチパネル用積層導電性基板とすることもできる。タッチパネル用導電性基板を積層する場合、タッチパネル用導電性基板に含まれる下地金属層、銅薄膜層、銅めっき被膜は上述のようにパターニングされていることが好ましい。なお、黒化層を設けた場合には黒化層もパターニングされていることが好ましい。
 特にタッチパネルの用途に用いる場合、タッチパネル用導電性基板、またはタッチパネル用積層導電性基板は、メッシュ状の配線を備えていることが好ましい。
 ここで、2枚のタッチパネル用導電性基板を積層してメッシュ状の配線を備えた積層導電性基板を形成する場合を例に、積層前のタッチパネル用導電性基板に形成する下地金属層、銅薄膜層、及び銅めっき被膜のパターンの形状の構成例について図2A、図2Bを用いて説明する。
 図2Aは、メッシュ状の配線を備えたタッチパネル用積層導電性基板を構成する2枚のタッチパネル用導電性基板のうち一方のタッチパネル用導電性基板について、タッチパネル用導電性基板20を上面側、すなわち絶縁体基材11の主平面と垂直な方向から見た図である。また、図2Bは、図2AのA-A´線における断面図を示している。
 図2A、図2Bに示したタッチパネル用導電性基板20のように、絶縁体基材11上のパターン化された下地金属層22、銅薄膜層23、及び銅めっき被膜24は、同じ形状とすることができる。例えばパターン化された銅めっき被膜24は、図2A中に示した直線形状の複数のパターン(銅めっき被膜パターン24A~24G)を有し、係る複数の直線形状のパターンは図中Y軸に平行に、かつ、図中X軸方向に互いに離隔して配置できる。この際、図2(A)に示したように絶縁体基材11が四角形状を有する場合、銅めっき被膜のパターン(銅めっき被膜パターン24A~24G)は、例えば絶縁体基材11の一辺と平行になるように配置することができる。
 なお、上述のように、パターン化された下地金属層22、及びパターン化された銅薄膜層23は、パターン化された銅めっき被膜24と同様の形状にパターニングした場合、パターン間では絶縁体基材11の第1の主平面11aが露出することになる。
 また、銅めっき被膜24上に黒化層を配置した場合、黒化層も下地金属層22等と同じ形状にパターニングすることができ、この場合も、パターン間では絶縁体基材11の第1の主平面11aが露出することになる。
 図2A、図2Bに示した、パターン化された下地金属層22、銅薄膜層23、及び銅めっき被膜24のパターン形成方法は特に限定されない。例えば、銅めっき被膜24を形成後、銅めっき被膜24上に形成するパターンに対応した形状を有するマスクを配置し、エッチングすることによりパターン形成できる。用いるエッチング液は特に限定されるものではなく、下地金属層、銅薄膜層、及び銅めっき被膜を構成する材料に応じて任意に選択することができる。例えば、層毎にエッチング液を変えることもでき、また、同じエッチング液により同時に下地金属層、銅薄膜層、及び銅めっき被膜をエッチングすることもできる。なお、黒化層を設けた場合も同様である。
 そして、上述の下地金属層等がパターン化された2枚のタッチパネル用導電性基板を積層することにより、タッチパネル用積層導電性基板を形成することができる。タッチパネル用積層導電性基板について、図3A、図3Bを用いて説明する。図3Aは、タッチパネル用積層導電性基板30を上面側、すなわち、2枚のタッチパネル用導電性基板の積層方向に沿った上面側から見た図を示しており、図3Bは、図3AのB-B´線における断面図を示している。
 タッチパネル用積層導電性基板30は、図3Bに示すようにタッチパネル用導電性基板201と、タッチパネル用導電性基板202と、を積層して得ることができる。なお、タッチパネル用導電性基板201、202は共に、絶縁体基材111(112)の第1の主平面111a(112a)上に、パターン化された下地金属層221(222)、銅薄膜層231(232)、及び銅めっき被膜241(242)を積層した構成とすることができる。タッチパネル用導電性基板201、202のパターン化された下地金属層221(222)、銅薄膜層231(232)、及び銅めっき被膜241(242)は、いずれも上述したタッチパネル用導電性基板20の場合と同様に直線形状の複数のパターンを有するようにパターン化できる。
 そして、図3Bに示したタッチパネル用積層導電性基板は、一方のタッチパネル用導電性基板201の絶縁体基材111の第1の主平面111aと、他方のタッチパネル用導電性基板202の絶縁体基材112の第2の主平面112bとが対向するように積層している。
 なお、一方のタッチパネル用導電性基板201の上下を逆にして、一方のタッチパネル用導電性基板201の絶縁体基材111の第2の主平面111bと、他方のタッチパネル用導電性基板202の絶縁体基材112の第2の主平面112bとが対向するように積層してもよい。この場合、後述する図4と同様の配置となる。
 2枚のタッチパネル用導電性基板を積層する際、図3A、図3Bに示すように、一方のタッチパネル用導電性基板201のパターン化された銅めっき被膜241と、他方のタッチパネル用導電性基板202のパターン化された銅めっき被膜242と、が交差するように積層することができる。具体的には例えば、図3Aにおいて、一方のタッチパネル用導電性基板201のパターン化された銅めっき被膜241はそのパターンの長さ方向が図中のX軸方向と平行になるように配置できる。そして、他方のタッチパネル用導電性基板202のパターン化された銅めっき被膜242はそのパターンの長さ方向が図中のY軸方向と平行になるように配置することができる。
 なお、図3Aは上述のようにタッチパネル用積層導電性基板30の積層方向に沿って見た図のため、各タッチパネル用導電性基板201、202の最上部に配置されたパターン化された銅めっき被膜241、242のみを示している。図3A、図3Bに示したタッチパネル用積層導電性基板において、パターン化された下地金属層221、222、及び銅薄膜層231、232もパターン化された銅めっき被膜241、242と同じパターンとなっている。このため、パターン化された下地金属層221、222、及び銅薄膜層231、232もパターン化された銅めっき被膜241、242と同様にメッシュ状となる。
 積層した2枚のタッチパネル用導電性基板の接着方法は特に限定されるものではなく、例えば接着剤等により接着、固定することができる。
 以上に説明したように一方のタッチパネル用導電性基板201と、他方のタッチパネル用導電性基板202と、を積層することにより、図3Aに示したように、メッシュ状の配線を備えたタッチパネル用積層導電性基板30とすることができる。
 なお、図3A、図3Bにおいては、直線形状の配線を組み合わせてメッシュ状の配線(配線パターン)を形成した例を示しているが、係る形態に限定されるものではなく、配線パターンを構成する配線は任意の形状とすることができる。例えばディスプレイの画像との間でモアレ(干渉縞)が発生しないようメッシュ状の配線パターンを構成する配線の形状をそれぞれ、ぎざぎざに屈曲した線(ジグザグ直線)等の各種形状にすることもできる。
 ここでは、2枚のタッチパネル用導電性基板を積層することによりメッシュ状の配線を備えた積層導電性基板とする例を用いて説明したが、メッシュ状の配線を備えた(積層)導電性基板とする方法は係る形態に限定されるものではない。例えば図1Bに示した、絶縁体基材11の第1の主平面11a、第2の主平面11bに下地金属層121、122、銅薄膜層131、132、銅めっき被膜141、142を積層したタッチパネル用導電性基板10Bからもメッシュ状の配線を備えた導電性基板を形成できる。
 この場合例えば、絶縁体基材11の第1の主平面11a側に積層した、下地金属層121、銅薄膜層131、及び銅めっき被膜141を、図1B中のY軸方向、すなわち、紙面と垂直な方向と平行な複数の直線形状のパターンにパターン化する。また、絶縁体基材11の第2の主平面11b側に積層した、下地金属層122、銅薄膜層132、及び銅めっき被膜142を図1B中のX軸方向と平行な複数の直線形状のパターンにパターン化する。パターン化は上述のように例えばエッチングにより実施できる。
 これにより図4に示したタッチパネル用導電性基板40のように、絶縁体基材11の第1の主平面11a側に形成したパターン化された銅薄膜層431及び銅めっき被膜441と、第2の主平面11b側に形成したパターン化された銅薄膜層432及び銅めっき被膜442と、によりメッシュ状の配線を備えた導電性基板とすることができる。なお、図4に示すように下地金属層421、422についても銅薄膜層431、432、及び銅めっき被膜441、442と同様にメッシュ状になっている。
 なお、図3、図4においては黒化層を設けていない例を示しているが、既述のように銅めっき被膜の上面にさらに黒化層を配置することができ、黒化層についても、下地金属層等と同様の形状にパターニングすることができる。
 以上に説明した本実施形態のタッチパネル用(積層)導電性基板によれば、銅めっき被膜の他の面の表面粗さは既述のように所定の範囲とすることができる。このため、銅めっき被膜表面での光の正反射を抑制することができる。また、銅薄膜層と絶縁体基材との間には下地金属層が配置されているため、絶縁体基材を介して入射した光の銅薄膜層表面での正反射も抑制することができる。
 さらに、本実施形態のタッチパネル用(積層)導電性基板は、銅薄膜層と銅めっき被膜とからなる銅層を有し、該銅層は導電層として機能することができる。このように本実施形態のタッチパネル用導電性基板は、金属を用いた導電層を含むことにより、電気抵抗値を低くすることができる。
(タッチパネル用導電性基板の製造方法、タッチパネル用積層導電性基板の製造方法)
 次に本実施形態のタッチパネル用導電性基板の製造方法、及びタッチパネル用積層導電性基板の構成例について説明する。
 本実施形態のタッチパネル用導電性基板の製造方法は、以下の工程を有することができる。 
 絶縁体基材の少なくとも一方の面上に、ニッケルを含有する下地金属層を形成する下地金属層形成工程。 
 下地金属層上に銅薄膜層を形成する銅薄膜層形成工程。 
 銅薄膜層上に銅薄膜層と対向する一の面と、一の面の反対側に位置する他の面とを有する銅めっき被膜を形成する銅めっき被膜形成工程。 
 そして、銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度を、10質量ppm以上150質量ppm以下とすることができる。
 また、銅めっき被膜の他の面の表面粗さ(Ra)を0.01μm以上0.15μm以下とすることができる。
 以下に本実施形態のタッチパネル用導電性基板の製造方法、及びタッチパネル用積層導電性基板の製造方法について説明するが、以下に説明する点以外については上述のタッチパネル用導電性基板、タッチパネル用積層導電性基板の場合と同様の構成とすることができるため説明を省略する。
 下地金属層形成工程に供する絶縁体基材は予め準備しておくことができる。用いる絶縁体基材の種類は特に限定されるものではないが、既述のようにガラス基板や、各種樹脂基板等任意の材料を用いることができる。特に好適に用いることができる材料については既述のため説明を省略する。絶縁体基材は必要に応じて予め任意のサイズに切断等行っておくこともできる。
 そして、下地金属層形成工程は絶縁体基材上にニッケルを含有する下地金属層を形成する工程である。
 下地金属層は図1Aに示したように、絶縁体基材11の少なくとも一方の主平面、例えば第1の主平面11a上に形成することができる。また、図1Bに示すように絶縁体基材11の第1の主平面11a及び第2の主平面11bの両方に下地金属層121、122を形成することもできる。絶縁体基材11の第1の主平面11a及び第2の主平面11bの両方に下地金属層を形成する場合には、両主平面に同時に下地金属層を形成してもよい。また、いずれか一方の主平面に下地金属層を形成後に他方の主平面に下地金属層を形成してもよい。
 下地金属層を構成する材料は特に限定されるものではなく、絶縁体基材と、銅層(銅薄膜層及び銅めっき被膜)との密着力や、銅層表面での光の反射の抑制の程度、また、タッチパネル用導電性基板を使用する環境(例えば湿度や、温度)に対する安定性の程度等に応じて任意に選択できる。下地金属層を構成する材料として好適に用いることができる材料については既述のため、ここでは説明を省略する。
 下地金属層の成膜方法は特に限定されないが、例えば上述のように、乾式めっき法により成膜することができる。乾式めっき法としては例えばスパッタリング法や、蒸着法、イオンプレーティング法等を好ましく用いることができる。
 なお、下地金属層が炭素、酸素、水素、窒素から選ばれる1種以上の元素を含む場合には、下地金属層を成膜する際の雰囲気中に炭素、酸素、水素、窒素から選ばれる1種以上の元素を含有するガスを添加しておくことにより、下地金属層中に添加することができる。例えば、下地金属層に炭素を添加する場合には一酸化炭素ガスおよび/または二酸化炭素ガスを、酸素を添加する場合には酸素ガスを、水素を添加する場合には水素ガスおよび/または水を、窒素を添加する場合には窒素ガスを、乾式めっきを行う際の雰囲気中に添加しておくことができる。
 炭素、酸素、水素、窒素から選ばれる1種以上の元素を含有するガスは、不活性ガスに添加し、乾式めっきの際の雰囲気ガスとすることが好ましい。不活性ガスとしては特に限定されないが、例えばアルゴンを好ましく用いることができる。
 スパッタリング法により下地金属層を成膜する場合、ターゲットとしては、下地金属層を構成する金属種を含むターゲットを用いることができる。下地金属層が合金を含む場合には、下地金属層に含まれる金属種毎にターゲットを用い、絶縁体基材等の被成膜体の表面で合金を形成してもよく、予め下地金属層に含まれる金属を合金化したターゲットを用いることもできる。
 下地金属層は例えば図5に示したロール・ツー・ロールスパッタリング装置50を用いて好適に成膜することができる。
 ロール・ツー・ロールスパッタリング装置50を用いた場合を例に下地金属層形成工程を説明する。
 図5はロール・ツー・ロールスパッタリング装置50の一構成例を示している。
 ロール・ツー・ロールスパッタリング装置50は、その構成部品のほとんどを収納した筐体51を備えている。
 図5において筐体51の形状は直方体形状として示しているが、筐体51の形状は特に限定されるものではなく、内部に収容する装置や、設置場所、耐圧性能等に応じて任意の形状とすることができる。例えば筐体51の形状は円筒形状とすることもできる。
 ただし、成膜開始時に成膜に関係ない残留ガスを除去するため、筐体51内部は10-3Pa以下まで減圧できることが好ましく、10-4Pa以下まで減圧できることがより好ましい。なお、筐体51内部全てが上記圧力まで減圧できる必要はなく、スパッタリングを行う、後述するキャンロール53が配置された図中下側の領域のみが上記圧力まで減圧できるように構成することもできる。
 筐体51内には、下地金属層を成膜する基材を供給する巻出ロール52、キャンロール53、スパッタリングカソード54a~54d、前フィードロール55a、後フィードロール55b、テンションロール56a、56b、巻取ロール57を配置することができる。また、下地金属層を成膜する基材の搬送経路上には、上記各ロール以外に任意にガイドロール58a~58hや、ヒーター61等を設けることもできる。
 巻出ロール52、キャンロール53、前フィードロール55a、巻取ロール57にはサーボモータによる動力を備えることができる。巻出ロール52、巻取ロール57は、パウダークラッチ等によるトルク制御によって下地金属層を成膜する基材の張力バランスが保たれるようになっている。
 キャンロール53の構成についても特に限定されないが、例えばその表面が硬質クロムめっきで仕上げられ、その内部には筐体51の外部から供給される冷媒や温媒が循環し、略一定の温度に調整できるように構成されていることが好ましい。
 テンションロール56a、56bは例えば、表面が硬質クロムめっきで仕上げられ張力センサーが備えられていることが好ましい。
 また、前フィードロール55aや、後フィードロール55bや、ガイドロール58a~58hについても表面が硬質クロムめっきで仕上げられていることが好ましい。
 スパッタリングカソード54a~54dは、マグネトロンカソード式でキャンロール53に対向して配置することが好ましい。スパッタリングカソード54a~54dのサイズは特に限定されないが、スパッタリングカソード54a~54dの下地金属層を成膜する基材の巾方向の寸法は、下地金属層を成膜する基材の巾より広いことが好ましい。
 下地金属層を成膜する基材は、ロール・ツー・ロール真空成膜装置であるロール・ツー・ロールスパッタリング装置50内を搬送されて、キャンロール53に対向するスパッタリングカソード54a~54dで下地金属層が成膜される。
 ロール・ツー・ロールスパッタリング装置50を用いて下地金属層を成膜する場合、所定のターゲットをスパッタリングカソード54a~54dに装着し、下地金属層を成膜する基材を巻出ロール52にセットした装置内を真空ポンプ60a、60bにより真空排気する。そしてその後、アルゴン等のスパッタリングガスを気体供給手段59により筐体51内に導入する。この際、スパッタリングガスの流量と、真空ポンプ60bと筐体51との間に設けられた圧力調整バルブの開度と、を調整して装置内を例えば0.13Pa以上13Pa以下に保持し、成膜を実施することが好ましい。
 なお、気体供給手段59は、例えば供給するスパッタリングガスのガス種毎に図示しないボンベを有することができる。そして、ボンベと筐体51との間に、例えばガス種ごとに図に示したようにマスフローコントローラー(MFC)や、バルブ等を設け、供給するスパッタリングガスの流量を調整可能に構成できる。
 また、筐体51には例えば真空計62a、62bを設置しておき、筐体51内を真空引きする際や、筐体51内にスパッタリングガスを供給した際の、筐体51内の真空度を調整するように構成することができる。
 この状態で、巻出ロール52から基材を例えば毎分0.5m以上10m以下の速さで搬送しながら、スパッタリングカソード54a~54dに接続したスパッタリング用直流電源より電力を供給してスパッタリング放電を行う。これにより基材上に所望の下地金属層を連続成膜することができる。
 下地金属層を上述のように乾式めっき法により成膜することにより、絶縁体基材と下地金属層との密着性を特に高めることができる。そして、下地金属層は例えば金属を主成分として含むことができるため銅層との密着性も高い。このため、絶縁体基材と銅層との間に下地金属層を配置することにより、銅層の剥離を特に抑制することができる。
 下地金属層の厚さは特に限定されるものではないが、例えば3nm以上50nm以下とすることが好ましく、3nm以上35nm以下とすることがより好ましく、3nm以上33nm以下とすることがさらに好ましい。
 次に銅薄膜層形成工程について説明する。
 銅薄膜層は既述のように、下地金属層上に形成することができ、下地金属層の上面に接着剤を介することなく直接形成されていることが好ましい。
 銅薄膜層形成工程において、銅薄膜層を形成する方法は特に限定されるものではないが、例えば乾式めっき法により成膜することが好ましい。銅薄膜層を乾式めっき法により形成する場合、下地金属層上に接着剤を介さずに直接形成することができる。
 乾式めっき法としては例えばスパッタリング法や蒸着法、イオンプレーティング法等を好ましく用いることができる。特に膜厚の制御が容易であることから、スパッタリング法を用いることがより好ましい。
 銅薄膜層をスパッタリング法により成膜する場合、例えば上述のロール・ツー・ロールスパッタリング装置50を用いて好適に成膜することができる。ロール・ツー・ロールスパッタリング装置の構成については既述のため、ここでは説明を省略する。
 ロール・ツー・ロールスパッタリング装置50を用いて銅薄膜層を成膜する場合、銅のターゲットをスパッタリングカソード54a~54dに装着し、予め下地金属層が形成された絶縁体基材を巻出ロール52にセットする。そして、装置内を真空ポンプ60a、60bにより真空排気する。そしてその後、スパッタリングガスを気体供給手段59により筐体51内に導入する。この際、スパッタリングガスの流量と、真空ポンプ60bと筐体51との間に設けられた圧力調整バルブの開度と、を調整して装置内を例えば0.13Pa以上13Pa以下に保持し、成膜を実施することが好ましい。
 この状態で、巻出ロール52から銅薄膜層を形成する基材を例えば毎分1m以上20m以下の速さで搬送しながら、スパッタリングカソード54a~54dに接続したスパッタリング用直流電源より電力を供給してスパッタリング放電を行う。これにより基材上に所望の銅薄膜層を連続成膜することができる。
 銅薄膜層の厚さは特に限定されるものではないが、銅めっき被膜を成膜する際の給電層としても機能するため、10nm以上であることが好ましく、50nm以上であることがより好ましい。銅薄膜層の厚さの上限値は特に限定されないが、銅薄膜層は上述のように例えば乾式めっき法により成膜されるため、生産性の観点から300nm以下であることが好ましく、200nm以下であることがより好ましい。
 次に銅めっき被膜形成工程について説明する。
 銅めっき被膜は銅薄膜層上に形成することができる。銅めっき被膜についても、銅薄膜層の上面に接着剤を介することなく、直接形成されることが好ましい。
 銅めっき被膜を形成する方法は特に限定されるものではないが、例えば湿式めっき法により成膜することが好ましい。
 湿式めっき法により銅めっき被膜を形成する工程における条件、すなわち、電気めっき処理の条件は、特に限定されるものではなく、常法による諸条件を採用すればよい。例えば、銅めっき液を入れためっき槽に銅薄膜層を形成した基材を供給し、電流密度や、基材の搬送速度を制御することによって、銅めっき被膜を形成できる。
 本実施形態のタッチパネル用導電性基板においては、銅めっき被膜は、銅薄膜層と対向する一の面と、一の面の反対側に位置する他の面とを有することができる。そして、銅めっき被膜はの他の表面から0.3μmまでの深さの範囲において硫黄の濃度が10質量ppm以上150質量ppm以下であることが好ましい。これは既述のように、銅めっき被膜内の硫黄濃度が上記規定を充足する場合、成膜後に他の面をエッチングすることにより、銅めっき被膜の他の面の表面粗さを容易に所望の範囲とすることができるためである。
 銅めっき被膜内の硫黄濃度が上記規定を満たすように銅めっき被膜を成膜する方法は特に限定されるものではないが、例えば銅めっき被膜を湿式めっき法により成膜する際、使用するめっき液中に硫黄原子を含む有機化合物を添加しておく方法が挙げられる。なお、湿式めっき法としては例えば電気めっき法を好ましく用いることができる。
 銅めっき被膜を例えば電気めっき法により成膜する場合、電気めっきの条件は、特に限定されるものではなく、常法による諸条件を採用すればよい。例えば、めっき液である銅めっき液中の硫黄原子を含む有機化合物の含有量や電流密度、搬送速度を制御することによって、他の面から0.3μmの深さまでの範囲に渡って、上記硫黄濃度を有する銅めっき被膜を形成できる。
 銅めっき被膜を成膜する際に用いる銅めっき液中の硫黄原子を含む有機化合物の含有量は特に限定されるものではないが、例えば、2質量ppm以上25質量ppm以下であることが好ましく、5質量ppm以上15質量ppm以下であることがより好ましい。これは、銅めっき液中の硫黄原子を含む有機化合物の含有量を2質量ppm以上25質量ppm以下とすることにより、銅めっき被膜の他の面から0.3μmの深さまでの範囲における硫黄濃度を上記範囲とすることが特に容易になるためである。
 めっき液に添加する硫黄原子を含む有機化合物として好適に用いることができる材料については既述のため、ここでは説明を省略する。
 なお、銅めっき被膜の他の面から0.3μmを越えた部分についての硫黄濃度は特に限定されるものではなく、例えば銅めっき被膜全体に渡って硫黄濃度が上記範囲であってもよい。銅めっき被膜は、例えば銅を主成分として含み、さらに上述の濃度の硫黄を含むことが好ましく、銅めっき被膜は、特に銅と、上述の濃度の硫黄とから構成されることがより好ましい。ただし、銅めっき被膜が、銅と硫黄とにより構成される場合でも、めっき液由来の不可避成分や、不純物等が銅めっき被膜に含まれていてもよい。なお、銅を主成分として含むとは、銅の含有量が90wt%以上であることを意味している。
 そして、銅めっき被膜形成工程においては、銅めっき被膜を成膜後(銅めっき被膜成膜工程後)、銅めっき被膜の他の面についてエッチングを行うエッチング工程を実施することが好ましい。エッチング工程においては、銅めっき被膜の他の面の表面粗さが0.01μm以上0.15μm以下とすることが好ましい。これは、銅めっき被膜の他の面の表面粗さを0.01μm以上0.15μm以下とすることにより、銅めっき被膜表面での鏡面反射(正反射)を抑制することができ、また銅めっき被膜等をパターニングする際に用いるマスクとの密着性も保てるためである。
 銅めっき被膜の他の面をエッチングする方法は特に限定されるものではないが、例えば、エッチング液を用いることにより行うことができる。用いるエッチング液としては特に限定されるものではなく、銅用のソフトエッチング液を好ましく用いることができる。
 下地金属層上に形成された、銅薄膜層と、銅めっき被膜とからなる銅層の膜厚は特に限定されるものではなく、タッチパネル用導電性基板に要求される電気抵抗値や、パターン化した後の配線幅等により任意に選択することができる。ただし、銅薄膜層と、銅めっき被膜とからなる銅層の膜厚は、0.5μm以上4.1μm以下であることが好ましく、0.5μm以上、3μm以下であることがより好ましい。
 これは、銅層の膜厚を0.5μm以上とすることにより、タッチパネル用導電性基板の電気抵抗値を十分に低くすることができ、また銅層をパターニングする際に配線パターンが所望の配線幅よりも狭くなったり、断線することを抑制することができるためである。そして、銅層の膜厚を4.1μm以下とすることにより、銅層側面部分の面積が小さくなり、銅層側面部分による光の反射を抑制できる。さらに、配線パターンを形成するために銅層をエッチングする際にサイドエッチが生じることを抑制することができるためである。
 銅薄膜層と、銅めっき被膜とからなる銅層は、本実施形態のタッチパネル用導電性基板において導電層として機能することができる。このように本実施形態のタッチパネル用導電性基板は、金属を用いた導電層を含むことにより、電気抵抗値を低くすることができる。
 また、本実施形態のタッチパネル用導電性基板の製造方法においては上述の工程以外にも任意の工程を付加することができる。
 例えば、既述のように、本実施形態のタッチパネル用導電性基板においては、銅めっき被膜上に黒化層を配置することができる。このため、係る黒化層を形成する黒化層形成工程をさらに有することができる。
 黒化層を構成する材料としては特に限定されるものではないが、黒化層はNi(ニッケル)を含有することが好ましい。このため、黒化層形成工程は、例えば銅めっき被膜上にニッケルを含有する黒化層を形成する工程とすることができる。
 黒化層として好適に用いることができる材料については既述のため説明を省略する。
 黒化層形成工程において、黒化層の成膜方法は特に限定されるものではなく、下地金属層と同様に乾式めっき法により成膜してもよく、また湿式めっき法により成膜することもできる。
 黒化層形成工程において形成する黒化層の厚さは特に限定されるものではなく、タッチパネル用導電性基板において要求される反射率(正反射率)の程度等に応じて任意に選択することができる。
 本実施形態のタッチパネル用導電性基板の製造方法で得られるタッチパネル用導電性基板はタッチパネル等の各種用途に用いる場合には、タッチパネル用導電性基板に含まれる、下地金属層、銅薄膜層、及び銅めっき被膜がパターン化されていることが好ましい。下地金属層、銅薄膜層、及び銅めっき被膜は、例えば所望の配線パターンにあわせてパターン化することができ、下地金属層、銅薄膜層、及び銅めっき被膜は同じ形状にパターン化されていることが好ましい。
 このため、本実施形態の導電性基板の製造方法は、下地金属層、銅薄膜層、及び銅めっき被膜をパターニングするパターニング工程を有することができる。パターニング工程の具体的手順は特に限定されるものではなく、任意の手順により実施することができる。例えば図1Aのように絶縁体基材11上に下地金属層12、銅薄膜層13、銅めっき被膜14が積層されたタッチパネル用導電性基板10Aの場合、まず銅めっき被膜14の他の面14b上に所望のパターンを有するマスクを配置するマスク配置工程を実施する。次いで、銅めっき被膜14の他の面14b、すなわちマスクを配置した面側にエッチング液を供給するエッチング工程を実施できる。
 エッチング工程において用いるエッチング液は特に限定されるものではなく、下地金属層、銅薄膜層、及び銅めっき被膜を構成する材料に応じて任意に選択することができる。例えば、層毎にエッチング液を変えることもでき、また、同じエッチング液により同時に下地金属層、銅薄膜層、及び銅めっき被膜をエッチングすることもできる。
 エッチング工程で形成するパターンは特に限定されない。例えば下地金属層、銅薄膜層、及び銅めっき被膜を、直線形状の複数のパターンとなるようにパターニングすることができる。直線形状の複数のパターンにパターニングした場合、図2A、図2Bに示すように、パターン化された下地金属層22、銅薄膜層23、及び銅めっき被膜24は互いに平行に、かつ、離隔するようなパターンとすることができる。
 また、図1Bのように絶縁体基材11の第1の主平面11a、第2の主平面11bに下地金属層121、122、銅薄膜層131、132、銅めっき被膜141、142を積層したタッチパネル用導電性基板10Bについてもパターニングするパターニング工程を実施できる。この場合例えば、銅めっき被膜141、142の他の面141b、142b上に所望のパターンを有するマスクを配置するマスク配置工程を実施できる。次いで、銅めっき被膜141、142の他の面141b、142b、すなわち、マスクを配置した面側にエッチング液を供給するエッチング工程を実施できる。
 エッチング工程において例えば、絶縁体基材11の第1の主平面11a側に積層した、下地金属層121、銅薄膜層131、及び銅めっき被膜141を、図1B中のY軸方向、すなわち、紙面と垂直な方向と平行な複数の直線形状のパターンにパターン化できる。また、絶縁体基材11の第2の主平面11b側に積層した、下地金属層122、銅薄膜層132、及び銅めっき被膜142を図1B中のX軸方向と平行な複数の直線形状のパターンにパターン化できる。これにより、図4に示したように、絶縁体基材11を挟んで、絶縁体基材の第1の主平面11a側に形成したパターン化された銅薄膜層431及び銅めっき被膜441と、第2の主平面11b側に形成したパターン化された銅薄膜層432及び銅めっき被膜442とによりメッシュ状の配線を備えたタッチパネル用導電性基板とすることができる。
 なお、ここまで黒化層を設けていない場合を例に説明したが、銅めっき被膜の上面に黒化層を設けた場合、黒化層の上面に同様にマスクを配置し、マスクを配置した面にエッチング液を供給することにより、黒化層もあわせて所望の形状にパターニングできる。
 そして、ここまで説明したタッチパネル用導電性基板を複数枚積層した積層導電性基板を製造することもできる。タッチパネル用積層導電性基板の製造方法は、上述した導電性基板の製造方法により得られた導電性基板を複数枚積層する積層工程を有することができる。
 積層工程では例えば、図2A、図2Bに示したパターン化されたタッチパネル用導電性基板を複数枚積層することができる。具体的には、図3A、図3Bに示したように、一方のタッチパネル用導電性基板201の絶縁体基材111の第1の主平面111aと、他方のタッチパネル用導電性基板202の絶縁体基材112の第2の主平面112bとが対向するように積層することにより実施できる。
 積層後、2枚のタッチパネル用導電性基板201、202は例えば接着剤等により固定することができる。
 なお、一方のタッチパネル用導電性基板201の上下を逆にして、一方のタッチパネル用導電性基板201の絶縁体基材111の第2の主平面111bと、他方のタッチパネル用導電性基板202の絶縁体基材112の第2の主平面112bとが対向するように積層してもよい。
 メッシュ状の配線を備えたタッチパネル用積層導電性基板とする場合、積層工程では、図3A、図3Bに示したように、一方のタッチパネル用導電性基板201に予め形成したパターン化された銅薄膜層231及び銅めっき被膜241と、他方のタッチパネル用導電性基板202に予め形成したパターン化された銅薄膜層232及び銅めっき被膜242と、が交差するように積層できる。
 図3A、図3Bにおいては、直線形状にパターン化された銅層を組み合わせてメッシュ状の配線(配線パターン)を形成した例を示しているが、係る形態に限定されるものではない。配線パターンを構成する配線、すなわちパターン化された銅層の形状は任意の形状とすることができる。例えばディスプレイの画像との間でモアレ(干渉縞)が発生しないようメッシュ状の配線パターンを構成する配線の形状をそれぞれ、ぎざぎざに屈曲した線(ジグザグ直線)等の各種形状にすることもできる。
 本実施形態のタッチパネル用導電性基板の製造方法及びタッチパネル用積層導電性基板の製造方法により得られるタッチパネル用導電性基板及びタッチパネル用積層導電性基板によれば、銅めっき被膜の他の面の表面粗さを既述のように所定の範囲とすることができる。このため、銅めっき被膜の他の面での光の正反射を抑制することができる。さらに、銅薄膜層と絶縁体基材との間には下地金属層が配置されているため、絶縁体基材を介して入射した光の銅薄膜層表面での正反射も抑制することができる。また、銅薄膜層及び銅めっき被膜からなり、導電層として機能することができる銅層を有するため電気抵抗値を低くできる。
 以下に具体的な実施例、比較例を挙げて説明するが、本発明はこれらの実施例に限定されるものではない。
(評価方法)
 まず、得られた導電性基板の評価方法について説明する。
 (硫黄濃度)
 二次イオン質量分析装置(Dinamics-Secondary Ion Mass Spectroscopy:D-SIMS)で銅めっき被膜中の硫黄濃度を測定した。
 なお、二次イオン質量分析装置には、ims5f二次イオン質量分析装置(CAMECA製)を用いた。
 一次イオン条件:Cs、14.5keV、30nA、照射領域:150μm×150μm、分析領域:φ60μm、二次イオン極性:負とした。
 一般的に、電気的陽性元素(Li、B、Mg、Ti、Cr、Mn、Fe、Ni、Mo、In、Taなど)を分析する場合には酸素イオンを照射して正の二次イオンを検出する。これに対して、電気的陰性元素(H、C、O、F、Si、S、Cl、As、Te、Auなど)を分析する場合にはセシウムイオンを照射して負の二次イオンを検出すると感度よく測定できるため、上記条件とした。
 また、試料室真空度:8.0×10-8Pa、スパッタリング速度:約22Å/secとして測定を行った。予め銅めっき被膜と同様の銅層を有するスパッタリング速度測定用の試料により、実際の分析時と同一のスパッタ条件でスパッタを行い上記平均的なスパッタ速度を求めた。そして、各試料の分析を行う際、該スパッタリング速度を用いてスパッタリング時間から深さを算出した。
 硫黄濃度の測定は、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングした後に実施した。なお、作製した試料の一部を切り取って硫黄濃度の測定に供した。
 (表面粗さ)
 銅めっき被膜の他の面について、オプティカルプロファイラー(Zygo社製、NewView6200)により、表面粗さ(Ra)を測定した。表面粗さ(Ra)はJIS B 0651(2001)に準拠した方法により測定を行った。
 (反射率)
 反射率(正反射率)の測定は、紫外可視分光光度計(株式会社 島津製作所製 型式:UV-2550)に反射率測定ユニットを設置して行った。
 以下の実施例、比較例で作製したタッチパネル用導電性基板の銅めっき被膜表面に対して、入射角5°、受光角5°として、波長400nm以上700nm以下の光を波長1nm間隔で照射して反射率を測定し、その平均値を反射率(正反射率)とした。
 また、絶縁体基材を介して下地金属層に対して、同様の条件で波長400nm以上700nm以下の光を照射して、下地金属層表面における反射率(正反射率)を測定した。
(配線形状評価)
 作製したタッチパネル用導電性基板について、下地金属層、銅薄膜層、及び銅めっき被膜をパターニングした後、その配線の形状についてレーザー顕微鏡により観察を行った。所望の配線幅で一定に配線形成できていた場合には〇と評価した。形成した配線パターンの一部に所望の配線幅と異なる部分が含まれている場合には△と評価した。そして、エッチング工程の最中にマスクが剥離して所望の形状にパターニングできなかった場合や、銅めっき被膜がほとんど溶解せずに所望の形状にパターニングできなかった場合には×と評価した。
(試料の作製条件)
 実施例、比較例として、以下に説明する条件で導電性基板を作製し、上述の評価方法により評価を行った。
[実施例1]
(下地金属層形成工程)
 幅500mm、厚さ100μmのポリエチレンテレフタレート樹脂(PET)製の樹脂フィルムである、絶縁体基材を図5に示したロール・ツー・ロールスパッタリング装置50にセットした。
 なお、用いたポリエチレンテレフタレート樹脂製の絶縁体基材について、JISK7361-1(2011)に基づいて全光線透過率の評価を行ったところ、98%であることが確認できた。
 そして、ロール・ツー・ロールスパッタリング装置50により、絶縁体基材の一方の主平面に下地金属層を成膜した。下地金属層としては酸素を含有するNi-Cr合金層を形成した。
 下地金属層の成膜条件について説明する。
 図5に示したロール・ツー・ロールスパッタリング装置50のスパッタリングカソード54a~54dにNi-17重量%Cr合金のターゲットを接続した。
 ロール・ツー・ロールスパッタリング装置50のヒーター61を60℃に加熱し、絶縁体基材を加熱し、絶縁体基材中に含まれる水分を除去した。
 続いて筐体51内を1×10-3Paまで排気した後、アルゴンガスと酸素ガスとを導入し、筐体51内の圧力が1.3Paになるように調整した。この際、筐体51内の雰囲気が体積比で30%酸素、残部がアルゴンになるようにアルゴンガスと酸素ガスの供給量を調整した。
 そして、絶縁体基材を巻出ロール52から搬送しながら、スパッタリングカソード54a~54dに接続したスパッタリング用直流電源より電力を供給し、スパッタリング放電を行い、基材上に所望の下地金属層を連続成膜した。係る操作により絶縁体基材の一方の主平面上に下地金属層を厚さ20nmになるように成膜した。
(銅薄膜層形成工程)
 銅薄膜層は下地金属層上にロール・ツー・ロールスパッタリング装置50により成膜した。
 銅薄膜層形成工程では、図5に示したロール・ツー・ロールスパッタリング装置50のスパッタリングカソード54a~54dに銅のターゲットを接続して成膜し、基材としては、下地金属層形成工程で絶縁体基材上に下地金属層を成膜したものを用いた。
 金属薄膜層の成膜時の条件としては、以下の2点と上述のようにターゲットを変更した点以外は下地金属層形成工程と同様にして実施した。
 筐体51内を1×10-3Paまで排気した後、アルゴンガスを導入し、筐体51内の圧力が1.3Paになるように調整した点。
 銅薄膜層を膜厚が100nmになるように成膜した点。
(銅めっき被膜形成工程)
 銅めっき被膜形成工程においては、電気めっき法により、銅めっき被膜を厚さが1.0μmになるように成膜した。
 銅めっき被膜を形成する際に用いた銅めっき液は、温度:27℃、pH:1以下の硫酸銅溶液であり、硫黄原子を含む有機化合物としてSPS(BiS(3-sulfopropyl)disulfide)を8質量ppm含有させた。
 成膜した銅めっき被膜について、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、60質量ppmであった。
 そして、銅めっき被膜の他の面の全面に銅用エッチング液であるクリーンエッチCPE-750(三菱ガス化学株式会社製)を供給し、銅めっき被膜の他の面の全面が10秒間エッチング液と接触している状態を保持してエッチングを行った。
 エッチング後の銅めっき被膜の他の面について、上記方法により硫黄濃度(他の面の表面から0.3μmまでの深さの銅めっき被膜中の硫黄濃度)、表面粗さ(Ra)、及び正反射率を測定した。結果を表1に示す。
 また、絶縁体基材を介して下地金属層表面における正反射率を測定したところ、28%であることをが確認された。
(パターニング工程)
 得られたタッチパネル用導電性基板について、銅めっき被膜の上面にマスクを配置するマスク配置工程と、マスクを配置した銅めっき被膜の上面にエッチング液を供給し、エッチングを行うエッチング工程と、を含むパターニング工程を実施した。これにより、図2A、図2Bに示すように、直線状の配線パターンを有するタッチパネル用導電性基板を作製した。なお、エッチングを行う際、エッチング液としては塩化第二銅水溶液を用いた。
 作製したタッチパネル用導電性基板の配線パターンについて、上述の配線形状評価を実施した。
 また、ここまで説明した方法と同様の手順、条件により、絶縁体基材上に下地金属層、銅薄膜層、及び銅めっき被膜が積層され、上述の場合と同じ形状にパターニングされたタッチパネル用導電性基板をもう1枚作製した。
 そして、作製した2枚のタッチパネル用導電性基板を図3A、図3Bに示したように積層し、両導電性基板を接着剤により固定することによってタッチパネル用積層導電性基板を作製した。
[実施例2]
 銅めっき被膜形成工程において、銅めっき被膜の他の面の全面が15秒間エッチング液と接触するようにしてエッチングを行った点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。
 絶縁体基材を介して下地金属層表面における正反射率を測定したところ、28%であることが確認された。
 また、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。
[実施例3]
 絶縁体基材として幅500mm、厚さ100μmのシクロオレフィンポリマー樹脂製の樹脂フィルムである、絶縁体基材を用いた点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、用いたシクロオレフィンポリマー樹脂製の絶縁体基材について、JISK7361-1(2011)に基づいて全光線透過率の評価を行ったところ、92%であることが確認できた。また、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。
 絶縁体基材を介して下地金属層表面における正反射率を測定したところ、25%であることが確認された。
 そして、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。
[実施例4]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を10質量ppmとし、銅めっき被膜の膜厚を4μmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。
 絶縁体基材を介して下地金属層表面における正反射率を測定したところ、28%であることが確認された。
 また、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。
[実施例5]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を5質量ppmとし、銅めっき被膜の膜厚を0.4μmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。
 絶縁体基材を介して下地金属層表面における正反射率を測定したところ、28%であることが確認された。
 また、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。
[実施例6]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を5質量ppmとし、成膜した銅めっき被膜の膜厚を0.3μmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。
 絶縁体基材を介して下地金属層表面における正反射率を測定したところ、28%であることが確認された。
 また、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。
[実施例7]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を10質量ppmとし、成膜した銅めっき被膜の膜厚を4.1μmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。

[比較例1]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を1質量ppmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。

[比較例2]
 銅めっき被膜形成工程において、銅めっき液へのSPS添加を40質量ppmとした点以外は実施例1と同様にしてタッチパネル用導電性基板を作製し、評価を行った。評価結果を表1に示す。
 なお、銅めっき被膜を成膜後、銅めっき被膜の他の面をエッチングする前に、銅めっき被膜の他の面の表面から深さ0.3μmまでの銅めっき被膜中の硫黄濃度を上記の方法により測定したところ、表1に示したエッチング後に測定した値と同じになることを確認できた。

 また、実施例1と同様に、同じ条件で作製した2枚のタッチパネル用導電性基板を積層してタッチパネル用積層導電性基板も作製した。

 表1の結果から、実施例1~7については、銅めっき被膜の他の面の表面粗さRaが0.01μm以上0.15μm以下となっており、銅めっき被膜の他の面における反射率も30%以下と十分に低くなっていることを確認できた。また、実施例1~5については、配線形状評価も〇となっており、エッチング工程により所望の配線パターンとすることができたことを確認できた。
 実施例6については銅めっき被膜の膜厚が0.3μmであり、銅層の膜厚が0.4μmと薄かったため、得られた配線パターンにおいて所望の配線幅よりも狭くなっている部分があった。このため、配線形状評価は△となった。
 また、実施例7については、銅めっき被膜の膜厚が4.1μmであり、銅層の膜厚が4.2μmと厚かったため、パターニング工程内のエッチング工程において、配線パターンの一部にサイドエッチが生じ、所望の配線幅と異なっている部分を含んでいた。このため、配線形状評価は△となった。
 これに対して、比較例1では銅めっき被膜の他の面の表面粗さRaが0.009μmと小さくなっており、銅めっき被膜の他の面における反射率も31%と高くなっていることを確認できた。またパターニング工程内のエッチング工程において、銅めっき被膜のエッチング液に対する反応性が低く、溶け残りが生じたため、配線形状の評価は×となった。
 また、比較例2では銅めっき被膜の他の面の表面粗さが0.16μmと大きくなったため、銅めっき被膜表面での反射率は9%と十分に抑制できていることが確認できた。しかし、エッチング工程において、マスクが剥離し、マスクと銅めっき被膜の他の面との間に隙間が生じ、配線形状の評価の結果、形成した配線パターンについて直線性が悪化していることを確認できた。
 また、実施例1~7で作製したタッチパネル用積層導電性基板については、図3A、図3Bに示したようにメッシュ状の配線パターンを含むことを目視で確認できた。これに対して、比較例1においては、上述のように配線パターンに溶け残りが生じた為、メッシュ状の配線パターンを含むタッチパネル用積層導電性基板とすることはできなかった。また、比較例2においては配線パターンの直線性が悪いため、所望のメッシュ状の配線パターンを有するタッチパネル用積層導電性基板とすることはできなかった。
 以上にタッチパネル用導電性基板、タッチパネル用導電性基板の製造方法を、実施形態および実施例等で説明したが、本発明は上記実施形態および実施例等に限定されない。特許請求の範囲に記載された本発明の要旨の範囲内において、種々の変形、変更が可能である。
 本出願は、2014年7月31日に日本国特許庁に出願された特願2014-157061号に基づく優先権を主張するものであり、特願2014-157061号の全内容を本国際出願に援用する。

Claims (8)

  1.  絶縁体基材と、
     前記絶縁体基材の少なくとも一方の面上に配置され、ニッケルを含有する下地金属層と、
     前記下地金属層上に配置された銅薄膜層と、
     前記銅薄膜層上に配置され、前記銅薄膜層と対向する一の面と、前記一の面の反対側に位置する他の面とを有する銅めっき被膜とを備え、
     前記銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度が、10質量ppm以上150質量ppm以下であり、
     前記銅めっき被膜の他の面の表面粗さ(Ra)が0.01μm以上0.15μm以下であるタッチパネル用導電性基板。
  2.  前記絶縁体基材が、ポリアミド系フィルム、ポリエステル系フィルム、ポリエチレンナフタレート系フィルム、シクロオレフィン系フィルム、ポリイミド系フィルム、ポリカーボネート系フィルムから選ばれたいずれかの樹脂基板である請求項1に記載のタッチパネル用導電性基板。
  3.  前記絶縁体基材の全光線透過率が、90%以上である請求項1又は2に記載のタッチパネル用導電性基板。
  4.  前記下地金属層の、前記絶縁体基材を介した波長400nm以上700nm以下の範囲における平均正反射率が、30%以下である請求項1乃至3のいずれか1項に記載のタッチパネル用導電性基板。
  5.  前記銅薄膜層と、前記銅めっき被膜とからなる銅層の膜厚が0.5μm以上4.1μm以下である請求項1乃至4のいずれか1項に記載のタッチパネル用導電性基板。
  6.  前記銅めっき被膜の上にさらに黒化層を備え、
     前記黒化層はニッケルを含有する請求項1乃至5のいずれか1項に記載のタッチパネル用導電性基板。
  7.  前記黒化層の波長400nm以上700nm以下の範囲における平均正反射率が30%以下である請求項6に記載のタッチパネル用導電性基板。
  8.  絶縁体基材の少なくとも一方の面上に、ニッケルを含有する下地金属層を形成する下地金属層形成工程と、
     前記下地金属層上に銅薄膜層を形成する銅薄膜層形成工程と、
     前記銅薄膜層上に前記銅薄膜層と対向する一の面と、前記一の面の反対側に位置する他の面とを有する銅めっき被膜を形成する銅めっき被膜形成工程と、を有し、
     前記銅めっき被膜の他の面の表面から0.3μmまでの深さの範囲において硫黄の濃度が、10質量ppm以上150質量ppm以下であり、
     前記銅めっき被膜の他の面の表面粗さ(Ra)が0.01μm以上0.15μm以下となるように前記銅めっき被膜を成膜するタッチパネル用導電性基板の製造方法。
