Abstract
Description
集積回路や薄膜トランジスタに応用されるシリコン薄膜のパターン形成はCVD法等の真空プロセスによりシリコン膜を形成することが一般的に行われている。このような装置では真空プロセスが用いられているため大がかりな装置が必要であり、また原料が気体であるため取り扱いにくい等の問題がある。
例えば水素とシリコン及び/又はゲルマニウムとからなり450乃至2300の分子量を有するオリゴシラン又はポリシランを含む組成物であり、組成物をコーティングし印刷してオリゴ又はポリシラン膜を形成し、次いで硬化した後0.1原子%以下の炭素含量を有する非晶質の水素化半導体膜を形成する組成物(特許文献1)が開示されている。そして、第7乃至12族遷移金属元素又はその基材固着誘導体からなる不均一系触媒を用いてポリシランが合成されることが記載されている。
光重合性を有するシラン化合物に波長405nmの光線を照射せしめてゲルパーミエーションクロマトグラフィーで測定したポリスチレン換算の重量平均分子量が800乃至5000であるシラン重合体を生成せしめることを特徴とするシラン重合体の製造方法(特許文献2)が開示されている。
一般式(SiH2)n(n=4、5、又は6)で表される環状シラン化合物のガス状態のものを、キャリアガスとともに推積室内に導入し、常圧下で熱エネルギーを与えて推積室内に置かれた支持体上にアモルファスシリコン推積膜を形成する方法(特許文献4)が開示されている。
第2観点として、ポリシランがシクロペンタシランの重合物である第1観点に記載のポリシラン、
第3観点として、第1観点乃至第2観点に記載のポリシランを溶剤に溶解したポリシラン組成物を基材に塗布し、100℃乃至425℃で焼成して得られるシリコン膜、
第4観点として、ポリマーに担持したパラジウム触媒の存在下に、シクロペンタシランの重合を行う工程を含む第2観点に記載のポリシランの製造方法、
第5観点として、ポリマーに担持したパラジウム触媒が、触媒成分のパラジウムを官能性ポリスチレンに固定化したものである第4観点に記載のポリシランの製造方法、
第6観点として、前記パラジウムがパラジウム化合物又はパラジウム錯体である第5観点に記載のポリシランの製造方法、
第7観点として、パラジウムを固定化した触媒が、0価パラジウム錯体、又は2価パラジウム化合物を官能性ポリスチレンでマイクロカプセル化することにより作られてなる第5観点に記載のポリシランの製造方法、
第8観点として、0価パラジウム錯体がテトラキス(トリフェニルホスフィン)パラジウム(0)錯体である第7観点に記載のポリシランの製造方法、
第9観点として、パラジウムを固定化した触媒が、官能性ポリスチレンにパラジウム化合物を結合することにより作られてなる第5観点に記載のポリシランの製造方法、
第10観点として、官能性ポリスチレンが、末端にヒドロキシ基を有するポリエチレンオキサイド基、又はジフェニルホスフィノ基を含むポリスチレンである第5観点及び第7観点及び第9観点に記載のポリシランの製造方法、
第11観点として、シクロペンタシランが下記(A)、及び(B)工程:
(A)工程:式(1):
(ただし、式(1)中、R1及びR2はそれぞれ水素原子、炭素数1乃至6のアルキル基、又は置換されていても良いフェニル基を示し(ただし、R1及びR2は同時に水素原子でない。)、nは4乃至6の整数を示す。)で示される環状シランを、ハロゲン化アルミニウムの存在下に有機溶剤中でハロゲン化水素と反応させ、式(2):
(ただし、式(2)中、R3及びR4はそれぞれハロゲン原子を示し、nは4乃至6の整数を示す。)で示される環状シランを得る工程、及び
(B)工程:式(2)で示される環状シランを水素又はリチウムアルミニウムハイドライドで還元して式(3):
(ただし、式(3)中、nは4乃至6の整数を示す。)で示される環状シランを得る工程、
を経て得られた式(3)で示される環状シランに含まれたものである第4観点乃至第10観点のいずれか一つに記載の製造方法、
第12観点として、式(1)中、R1とR2が共にフェニル基である第11観点に記載の製造方法、
第13観点として、式(2)中、R3及びR4が共に塩素原子である第11観点に記載の製造方法、及び
第14観点として、シクロペンタシランが式(3)で示される環状シラン中、80モル%以上含まれている第11観点に記載の製造方法である。
これらの高分子量のポリシランを製造するためには、ポリマーに担持したパラジウム触媒の存在下に、主原料のシクロペンタシランの重合を行う。
ポリマーに担持したパラジウム触媒を用いることにより、触媒が固相となるためろ過という簡便な操作により、触媒を生成物から分離することが可能である。そして、得られる液状ポリシラン中には残存する触媒残渣(パラジウムや、ポリマー成分)が少ないものである。しかも、ポリマーを担持したパラジウム触媒はリサイクルが可能であるため製造コストの点でも有利である。
また、ポリマーに担持したパラジウム触媒を用いて得られたポリシラン(ポリシクロペンタシラン)は、従来のポリシランより低温で焼成してシリコン膜が得られる。得られたシリコン膜はアモルファス及び/又は多結晶のシリコンである。
重量平均分子量はゲルパーミエーションクロマトグラフィー(GPC)によって測定することができる。測定機器は例えばHLC-8320GPC(東ソー(株)製、製品名)、カラムはGPC/SEC(PLgel、3μm、300×7.5mm、VARIAN製)、カラム温度は35℃、検出器はRI、流量は1.0ml/分、測定時間は15分、溶離液はシクロヘキサン、注入量は10μLで測定することができる。また、CPS(Mw150、RT=11.040分)、CPS-dimer(Mw298、RT=10.525分)、CPS-Trimer(Mw446、RT=9.725分)を基準物質として検量線を作成して生成物の重量平均分子量を測定することができる。
仕込み重量に対する生成重合物の重量割合に基づく重合率は50%以上、好ましくは70%以上、好ましくは80%以上である。
nbは繰り返し単位であり、1乃至10の範囲である。
0価パラジウム錯体、2価パラジウム化合物のポリスチレンによるマイクロカプセル化の例として以下に示すことができる。
上記Psはポリスチレンを表し、Psfは官能性ポリスチレンを表し、Phはフェニル基を表し、TPPはトリフェニルホスフィン配位子を表し、Acはアセチル基を表す。
シクロペンタシランを、ポリマーに担持したパラジウム触媒の存在下に重合を行う場合に、触媒の添加量はシクロペンタシランに対してパラジウムが0.1乃至10質量%、又は0.1乃至1質量%の割合で含有することができる。重合反応は窒素、ヘリウム、アルゴン等の不活性ガス雰囲気下で行われ、酸素は遮断され、例えば酸素濃度は1ppm以下で行われる。また重合反応はシクロペンタシランと上記触媒を溶剤に溶解させて行うことも、無溶剤で行うこともできる。反応温度は室温乃至100℃の範囲で行うことができる。反応時間は1乃至15時間で行うことができる。反応はシクロヘキサン又はシクロオクタンの添加により終了させることができる。
上記溶剤中でもシクロオクタンが好ましく用いられ、シクロオクタン中に上記ポリシランを5乃至8質量%で含有してポリシラン組成物とすることができる。
塗布工程は不活性ガス雰囲気下で行われることが好ましく、例えば窒素、ヘリウム、アルゴン等のガスを流しながら行われる。
塗布した基板は加熱処理され、加熱温度としては100℃乃至425℃であり、10乃至20分の処理が行われる。
この様に得られたシリコン膜は膜厚が60乃至100nmとなる範囲にある。
式(1)で示される環状シランにおいて、炭素数1乃至6のアルキル基としては、メチル基、エチル基、n-プロピル基、i-プロピル基、シクロプロピル基、n-ブチル基、i-ブチル基、s-ブチル基、t-ブチル基、シクロブチル基、1-メチル-シクロプロピル基、2-メチル-シクロプロピル基、n-ペンチル基等が挙げられる。置換されていても良いフェニル基において、置換基は例えば上記アルキル基が挙げられる。nは4乃至6の整数あり、好ましくはn=5の環状シランのみ、或いはn=5の環状シランを主成分として用いることができる。例えばn=5の環状シランで、R1とR2がフェニル基である場合はデカフェニルシクロペンタシランである場合、該デカフェニルシクロペンタシランを原料として好ましく用いることができる。そして、さらにn=4、n=6の環状シランを含むこともできる。
その際に、有機溶媒(例えば、シクロヘキサン、ヘキサン、ヘプタン、トルエン、ベンゼン)中でハロゲン化アルミニウム(例えば、塩化アルミニウム、臭化アルミニウム)を触媒として反応させることができる。ハロゲン化水素(例えば、塩化水素)は環状シランnモルに対して2nモル以上必要であり、例えば2.5nモル乃至3.5nモルとすることができ、また過剰に添加することもできる。触媒は環状シラン1モルに対して、0.01モル乃至2モルの割合で添加することができる。(A)工程で、塩化水素を用いた場合には式(2)中のR3とR4は塩素原子である。
(ただし、式(a)中、R1及びR2はそれぞれ水素原子、炭素数1乃至6のアルキル基、又は置換されていても良いフェニル基を示し、Xはハロゲン原子を示す。)で示されるシランを有機溶剤中でアルカリ金属の存在下に反応し、上記式(1)で示される環状シランを得ることができる。
ここで炭素数1乃至6のアルキル基、置換されていても良いフェニル基は上述の例を挙げることができる。ハロゲン原子としてはフッ素、塩素、臭素、ヨウ素が挙げられるが、塩素を好ましく用いることができる。アルカリ金属としてはリチウム、ナトリウム、カリウム等のアルカリ金属である。テトラヒドロフラン等の有機溶剤中にアルカリ金属を分散し、更に式(a)で示されるシランを添加すると式(1)で示される環状シランが生成する。この時に使用するアルカリ金属は式(a)で示されるシランの1.5乃至3倍モル程度である。この反応は室温下で行われ、得られた生成物は再結晶等が行われる。
不活性雰囲気中で、シクロペンタシラン(0.8g)を0.44モル%の市販のポリマー担持パラジウム触媒(和光純薬(株)製、商品名PIPd (Pd含有量3質量%)、82.1mg)が入っているガラス製サンプル管に添加し、緩く栓をしたサンプル管内で、この反応混合物を1時間撹拌した。次いでシクロヘキサン5.14gで反応を停止させ、不溶性成分を沈降させ、次いで混合物を、孔径0.45μmのポリテトラフロロエチレン製メンブランフィルターで濾過した。次いで溶液を、ナスフラスコに移し、減圧(約20Torr以下、例えば1乃至20Torr)することによって揮発性成分を除去した。生成物は、蒸留したシクロオクタン中に溶かした8質量%溶液として保存することができる。この生成物を、ゲルパーミエーションクロマトグラフィーにて測定したところ、Mn=4,488、Mw=6,454であった。また、重合せずに残っている残存シクロペンタシラン量は、15.2質量%であることがわかった。
不活性雰囲気中で、シクロペンタシラン(0.75g)を0.88モル%の市販のヒドロタルサイト担持パラジウム触媒(和光純薬(株)製、Pd含有量1.5質量%、311.0mg)が入っているガラス製サンプル管に添加し、緩く栓をしたサンプル管内で、この反応混合物を約20時間撹拌した。次いでシクロヘキサン7.68gで反応を停止させ、不溶性成分を沈降させ、次いで混合物を、孔径0.45μmのポリテトラフロロエチレン製メンブランフィルターで濾過した。次いで溶液を、ナスフラスコに移し、減圧(約20Torr以下)することによって揮発性成分を除去した。この生成物を、ゲルパーミエーションクロマトグラフィーにて測定したところ、Mn=2,068、Mw=3,684であった。また、重合せずに残っている残存シクロペンタシラン量は、18.9質量%であることがわかった。
不活性雰囲気中で、シクロペンタシラン(1.0g)を0.44モル%の市販のPd/C(EVONIK社製、Pd含有量5.0質量%、62.1mg)が入っているガラス製サンプル管に添加し、緩く栓をしたサンプル管内で、この反応混合物を5時間撹拌した。5時間後の生成物を、ゲルパーミエーションクロマトグラフィーにて測定したところ、Mn =2,844、Mw=5,299であったが、重合せずに残っている残存シクロペンタシラン量は、60.0質量%であることがわかった。
不活性雰囲気中で、シクロペンタシラン(0.8g)を0.44モル%の市販の白金ブラック触媒(和光純薬(株)製、4.0mg)が入っているガラス製サンプル管に添加し、緩く栓をしたサンプル管内で、この反応混合物を6時間撹拌した。次いでシクロヘキサン4.51gで反応を停止させ、不溶性成分を沈降させ、次いで混合物を、孔径0.45μmのポリテトラフロロエチレン製メンブランフィルターで濾過した。次いで溶液を、ナスフラスコに移し、減圧(約20Torr以下)することによって揮発性成分を除去した。生成物は、蒸留したシクロヘキサン中に溶かした5乃至13.5質量%溶液として保存することができる。この生成物を、ゲルパーミエーションクロマトグラフィーにて測定したところ、Mn=1,117、Mw=1,396であった。また、重合せずに残っている残存シクロペンタシラン量は、15.6質量%であることがわかった。
Claims (14)
- 5000乃至8000の重量平均分子量を有するポリシラン。
- ポリシランがシクロペンタシランの重合物である請求項1に記載のポリシラン。
- 請求項1乃至請求項2に記載のポリシランを溶剤に溶解したポリシラン組成物を基材に塗布し、100℃乃至425℃で焼成して得られるシリコン膜。
- ポリマーに担持したパラジウム触媒の存在下に、シクロペンタシランの重合を行う工程を含む請求項2に記載のポリシランの製造方法。
- ポリマーに担持したパラジウム触媒が、触媒成分のパラジウムを官能性ポリスチレンに固定化したものである請求項4に記載のポリシランの製造方法。
- 前記パラジウムがパラジウム化合物又はパラジウム錯体である請求項5に記載のポリシランの製造方法。
- パラジウムを固定化した触媒が、0価パラジウム錯体、又は2価パラジウム化合物を官能性ポリスチレンでマイクロカプセル化することにより作られてなる請求項5に記載のポリシランの製造方法。
- 0価パラジウム錯体がテトラキス(トリフェニルホスフィン)パラジウム(0)錯体である請求項7に記載のポリシランの製造方法。
- パラジウムを固定化した触媒が、官能性ポリスチレンにパラジウム化合物を結合することにより作られてなる請求項5に記載のポリシランの製造方法。
- 官能性ポリスチレンが、末端にヒドロキシ基を有するポリエチレンオキサイド基、又はジフェニルホスフィノ基を含むポリスチレンである請求項5及び請求項7及び請求項9に記載のポリシランの製造方法。
- シクロペンタシランが下記(A)、及び(B)工程:

(ただし、式(1)中、R1及びR2はそれぞれ水素原子、炭素数1乃至6のアルキル基、又は置換されていても良いフェニル基を示し(ただし、R1及びR2は同時に水素原子でない。)、nは4乃至6の整数を示す。)で示される環状シランを、ハロゲン化アルミニウムの存在下に有機溶剤中でハロゲン化水素と反応させ、式(2):
(ただし、式(2)中、R3及びR4はそれぞれハロゲン原子を示し、nは4乃至6の整数を示す。)で示される環状シランを得る工程、及び
(B)工程:式(2)で示される環状シランを水素又はリチウムアルミニウムハイドライドで還元して式(3):
