Abstract
먼저 전이금속 원소 또는 5족 원소의 막을 기판 상에 증착하고, 이후 기화된 칼코겐 원소, 기화된 칼코겐 전구체 화합물,M'X'2+δ으로 표시되는 칼코겐 화합물이 막 내에 균일하게 확산시킨 후, 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 막을 형성하는 단계를 포함하는 칼코겐 화합물의 2차원 대면적 성장 방법이 제공된다.
Description
칼코겐 화합물의 2차원 대면적 성장 방법, CMOS형 구조체의 제조 방법, MX2로 표시되는 칼코겐 화합물 (M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소임)의 막, 상기 MX2로 표시되는 칼코겐 화합물의 막을 포함하는 전자 소자 및 CMOS형 구조체에 관한 것이다.
전이금속 칼코겐 화합물과 같은 칼코겐 화합물은 공통된 결정구조로 이루어짐과 동시에 전기적, 자기적 및 광학적으로 큰 이방성을 갖고 각종의 특이한 물성을 나타내는 것으로 종래부터 그 물성의 해명과 응용에 대한 관심이 있어 왔다.
이러한 칼코겐 화합물을 대면적으로 성장시켜 대면적 기판 상의 반도체적 특성을 갖는 2차원 판상 구조의 칼코겐 화합물을 성장할 필요성이 대두되고 있으나, 현재까지 알려진 방법으로서 액상 공정에 의할 경우 낮은 이동도를 갖는 한계가 있고, 전구체 화합물을 화학적으로 증발시켜 칼코겐 화합물을 증착시키는 화학기상증착법에 의할 경우 느린 성장의 문제점이 있고 또한 균일한 막을 얻기에는 한계가 있다.
본 발명의 일 구현예는 빠른 성장 속도를 가지는 칼코겐 화합물의 2차원 대면적 성장 방법을 제공한다.
본 발명의 다른 구현예는 상기 칼코겐 화합물의 2차원 대면적 성장 방법을 응용한 CMOS형 구조체의 제조 방법을 제공한다.
본 발명의 또 다른 구현예는 고연성, 고이동도를 갖는 균질한 막질의 칼코겐 화합물의 막을 제공한다.
본 발명의 또 다른 구현예는 상기 칼코겐 화합물의 막을 포함하는 전자 소자를 제공한다.
본 발명의 또 다른 구현예는 상기 CMOS형 구조체의 제조 방법에 의해 제조된 CMOS형 구조체를 제공한다.
본 발명의 일 구현예에서, 전이금속 원소 또는 5족 원소를 기판에 증착하여 전이금속 원소 또는 5족 원소의 막을 형성하는 단계;
상기 전이금속 원소 또는 5족 원소의 막에 칼코겐 원소, 칼코겐 전구체 화합물, M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 기화 접촉시켜 상기 전이금속 원소 또는 5족 원소의 막 내로 상기 칼코겐 원소, 상기 칼코겐 전구체 화합물 또는 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시키는 단계이고, M'은 전이금속 원소 또는 5족 원소이고, X'는 칼코겐 원소이고, 0≤δ≤0.5인 단계; 및
상기 결과적인 칼코겐 원소, 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막을 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 막을 형성하는 단계이고, M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소인 단계;
를 포함하는 칼코겐 화합물의 2차원 대면적 성장 방법을 제공한다.
상기 전이금속은 Cr, Mo, W, Sn 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나이고, 상기 5족 원소는 As, Sb, Bi 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
상기 칼코겐 원소는 각각 S, Se, Te 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나이고, 상기 칼코겐 전구체 화합물은 SO2, H2S, H2Se, SeO2, SeF4, TeO3, TeO2, TeF4 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
상기 전이금속 원소 또는 5족 원소의 막은 약 1 nm 내지 약 50 ㎛의 두께로 상기 기판에 증착될 수 있다.
상기 전이금속 원소 또는 5족 원소의 막이 물리적 또는 화학적 기상합성법에 의해 증착되어 형성될 수 있다.
상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합에서 선택된 적어도 하나를 원료로 하여, 물리적 또는 화학적 기상합성법에 의해 상기 전이금속 원소 또는 5족 원소의 막 내로 기화된 상기 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물, 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시킬 수 있다.
상기 전이금속 원소 또는 5족 원소의 막에 상기 칼코겐 원소, 상기 칼코겐 전구체 화합물 또는 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 기화 접촉시켜 상기 전이금속 원소 또는 5족 원소의 막 내로 확산시키는 단계는 약 100 내지 약 1500℃에서 수행될 수 있다.
상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합에서 선택된 적어도 하나를 원료로 하여, 화학기상증착법 (chemical vapor deposition, CVD), 열화학기상증착법 (thermal CVD), 플라즈마화학기상증착법 (plasma enhanced chemical vapor deposition, PECVD), 저압화학기상증착법 (low pressure chemical vapor deposition, LPCVD), 원자층 증착법 (automic layer deposition, ALD), 펄스레이져증착법 (pulsed laser deposition, PLD), 스퍼터링법 및 이들의 조합으로 이루어진 군으로부터 선택된 방법에 의해 상기 전이금속 원소 또는 5족 원소의 막 내로 기화된 상기 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시킬 수 있다.
기화된 상기 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물이 캐리어 가스에 의해 이동되어 상기 전이금속 원소 또는 5족 원소의 막 내로 확산될 수 있다.
상기 캐리어 가스는 요오드, 브롬 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 원료는 캐리어 가스를 더 포함할 수 있다.
결과적인 칼코겐 원소, 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막 중, 전이금속 원소 또는 5족 원소에 대한 칼코겐 원소의 원자비가 2를 초과할 수 있다.
상기 후열 처리시 과량의 칼코겐 원소와 전구체 화합물의 잔여물이 증발될 수 있다.
상기 후열 처리시 상기 캐리어 가스가 증발될 수 있다.
상기 후열 처리하여 형성된 상기 MX2로 표시되는 칼코겐 화합물의 막은 단결정막 또는 다결정막일 수 있다.
상기 후열 처리는 약 100 내지 약 1500℃에서 수행될 수 있다.
상기 기판은 유리 기판, Si 기판, 쿼츠(Quartz) 기판, 사파이어 기판 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 기판은 경성(rigid) 기판 또는 연성(flexible) 기판일 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법은 상기 MX2로 표시되는 칼코겐 화합물의 막에 대하여 어닐링 공정을 수행하여 상기 MX2로 표시되는 칼코겐 화합물을 재결정하는 단계를 더 포함할 수 있다.
상기 재결정하는 단계는 에너지 빔의 조사에 의해 이루어질 수 있다.

p-타입의 제2 전이금속 원소 또는 제2의 5족 원소를 기판에 패턴화하여 증착하여 제2 전이금속 원소 또는 제1의 5족 원소의 패턴화된 막을 상기 기판 상 형성하는 단계;

상기 결과적인 칼코겐 원소 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 패턴화된 막을 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 패턴화된 막을 형성하여 NMOS(N channel metal oxide semiconductor) 및 PMOS(P channel metal oxide semiconductor)를 포함한 CMOS(complementary metal oxide semiconductor)형 구조체를 얻는 단계이고, M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소인 단계;
를 포함하는 CMOS형 구조체의 제조 방법을 제공한다.
상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합에서 선택된 적어도 하나를 원료로 하여, 물리적 또는 화학적 기상합성법에 의해 상기 패턴화된 막 내로 기화된 상기 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물, 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시킬 수 있다.

상기 패턴화된 막 내로 확산되는 기화된 상기 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물, 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물이 캐리어 가스에 의해 이동되어 상기 막으로 확산될 수 있다.
상기 원료는 캐리어 가스를 더 포함할 수 있다.
상기 캐리어 가스는 요오드(I), 브롬(Br) 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.

상기 MX2로 표시되는 칼코겐 화합물이 MoS2, MoSe2, WSe2, MoTe2, SnSe2 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 MX2로 표시되는 칼코겐 화합물의 막이 단층 또는 다층의 층상 구조의 결정막일 수 있다.

본 발명의 또 다른 구현예에서, 상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 제조된 MX2로 표시되는 칼코겐 화합물의 막을 포함하고, M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소인 전자 소자가 제공된다.
상기 전자 소자는 트랜지스터 또는 다이오드일 수 있다.
상기 전자 소자는 게이트, 드레인, 소스로 형성되는 복수의 전극 및 상기 MX2로 표시되는 칼코겐 화합물의 막에 의해 드레인 및 소스 전극 사이에 형성된 반도체 채널을 포함하는 트랜지스터일 수 있다.
본 발명의 또 다른 구현예에서, 상기 CMOS형 구조체의 제조 방법에 따라 제조된 CMOS형 구조체가 제공된다.
상기 CMOS형 구조체는 인버터(invertor), 논리소자, 메모리, 디스플레이, 백플레인(backplane), RF, AC 또는 DC의 용도로 사용될 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의하여 빠른 성장 속도로써 2차원 대면적으로 형성된 MX2로 표시되는 칼코겐 화합물 (M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소임)의 막을 형성할 수 있고, 칼코겐 화합물의 막은 고유연성 및 고이동도를 나타낼 수 있으며, 차세대 박막 반도체 물질로서 유용하게 적용될 수 있다.

이하, 첨부한 도면을 참고로 하여 본 발명의 실시예에 대하여 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 상세히 설명한다. 본 발명은 여러 가지 상이한 형태로 구현될 수 있으며 여기에서 설명하는 실시예에 한정되지 않는다.
본 발명의 일 구현예에서, 전이금속 원소 또는 5족 원소를 기판에 증착하여 전이금속 원소 또는 5족 원소의 막을 형성하는 단계; 상기 전이금속 원소 또는 5족 원소의 막에 칼코겐 원소, 칼코겐 전구체 화합물, M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 기화 접촉시켜 상기 전이금속 원소 또는 5족 원소의 막 내로 상기 칼코겐 원소, 상기 칼코겐 전구체 화합물 또는 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시키는 단계; 및 상기 결과적인 칼코겐 원소, 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막을 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 막을 형성하는 단계이고, M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소인 단계;를 포함하는 칼코겐 화합물의 2차원 대면적 성장 방법을 제공하고, 상기에서, M 및 M'은 전이금속 원소 또는 5족 원소이고, X 및 X'는 칼코겐 원소이고, 0≤δ≤0.5이다.
상기 MX2로 표시되는 칼코겐 화합물은 2차원의 나노판상 구조를 형성하는 물질로서 고유연성 및 고이동도를 갖는 차세대 박막 반도체 물질로서 유용하게 적용될 수 있다.
도 2는 MX2로 표시되는 칼코겐 화합물의 다층의 결정 구조의 모식도로서, 상기 MX2로 표시되는 칼코겐 화합물은 도 2에서 도시된 바와 같이 M 원소와 X 원소가 2차원으로 공유결합을 형성하는 단층 결정을 형성할 수 있고, 이러한 단층이 수직적으로 쌓여 각 층간 반더발스(van der Waals) 상호작용으로 결합하여 다층을 형성할 수 있다. 다층 형성 시 층간 두께(d)는, 예를 들어 MoS2인 경우 6.5Å 정도이다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 얻은 박막은 상기 MX2로 표시되는 칼코겐 화합물의 단층 구조 또는 다층 구조의 층상 구조의 막일 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해서 대면적의 박막 형상으로 MX2로 표시되는 칼코겐 화합물을 성장시킨 대면적의 박막을 얻을 수 있어, 이러한 칼코겐 화합물의 박막을 유용하게 박막 반도체 물질로서 사용할 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 얻어진 MX2로 표시되는 칼코겐 화합물의 박막은 균일하면서 고이동도 및 높은 결정성을 갖는 막질을 제조하면서도, 그 성장 속도가 빠르다는 장점이 있다.
상기 칼코겐 원소와 상기 M'X'2+δ으로 표시되는 칼코겐 화합물은 예를 들어 분말과 같은 고체 원료로 사용될 수 있고, 상기 칼코겐 전구체 화합물은 기체 상태로 사용될 수 있다.
구체적으로, 상기 전이금속은 Cr, Mo, W, Sn 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
구체적으로, 상기 5족 원소는 As, Sb, Bi 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
구체적으로, 상기 칼코겐 원소는 각각 S, Se, Te 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
구체적으로, 상기 칼코겐 전구체 화합물은 SO2, H2S 등과 같은 황 함유 가스, H2Se, SeO2, SeF4 등과 같은 셀레륨 함유 가스, TeO3, TeO2, TeF4 등과 같은 텔루륨 함유 가스 등 또는 이들의 조합을 사용할 수 있다.
구체적으로, 상기 MX2 및 M'X'2+δ로 표시되는 칼코겐 화합물은 MoS2, WS2, MoSe2, WSe2, MoTe2, SnSe2 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에서 먼저 전이금속 원소 또는 5족 원소의 막을 기판 상에 증착하고, 이때, 상기 전이금속 원소 또는 5족 원소의 막은 약 1nm 에서 약 50㎛의 두께일 수 있다. 상기 두께의 전이금속 원소 또는 5족 원소의 막을 형성하여, 이후 기화된 칼코겐 원소, 기화된 칼코겐 전구체 화합물,M'X'2+δ으로 표시되는 칼코겐 화합물이 적절한 함량으로 막 내에 균일하게 확산되게 할 수 있다.
상기 전이금속 원소 또는 5족 원소의 막은 공지된 방법, 예를 들어 물리적 또는 화학적 기상합성법에 의해 제한 없이 증착될 수 있고, 구체적으로, 화학기상증착법 (chemical vapor deposition, CVD), 열화학기상증착법 (thermal CVD), 플라즈마화학기상증착법 (plasma enhanced chemical vapor deposition, PECVD), 저압화학기상증착법 (low pressure chemical vapor deposition, LPCVD), 원자층 증착법 (automic layer deposition, ALD), 펄스레이져증착법 (pulsed laser deposition, PLD), 스퍼터링법 등의 방법에 의해 증착될 수 있다.
이어서, 상기 전이금속 원소 또는 5족 원소의 막 내로 기화된 칼코겐 원소, 기화된 칼코겐 전구체 화합물, 기화된 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시킨다.
일 구현예에서, 칼코겐 원소, 칼코겐 전구체 화합물 또는 칼코겐 화합물을 원료로 하여 물리적 또는 화학적 기상합성법에 의해 상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 원료로 하여 상기 전이금속 원소 또는 5족 원소의 막 내로 확산시킬 수 있다.
구체적으로, 기화된 칼코겐 원소, 기화된 칼코겐 전구체, 기화된 M'X'2+δ으로 표시되는 칼코겐 화합물의 상기 전이금속 원소 또는 5족 원소의 막 내로의 확산은 공지된 화학기상증착법 (chemical vapor deposition, CVD), 열화학기상증착법 (thermal CVD), 플라즈마화학기상증착법 (plasma enhanced chemical vapor deposition, PECVD), 저압화학기상증착법 (low pressure chemical vapor deposition, LPCVD), 원자층 증착법 (automic layer deposition, ALD), 펄스레이져증착법 (pulsed laser deposition, PLD), 스퍼터링법 및 이들의 조합으로 이루어진 군으로부터 선택된 방법에 의해 상기 전이금속 원소 또는 5족 원소의 막 내로 확산시킬 수 있다.
상기 전이금속 원소 또는 5족 원소의 막에 상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 기화 접촉시켜 상기 전이금속 원소 또는 5족 원소의 막 내로 확산시키는 단계는, 예를 들어 약 100℃ 내지 약 1500℃의 온도에서 수행될 수 있다.
상기 전이금속 원소 또는 5족 원소의 막 내로 확산되는 상기 기화된 칼코겐 원소, 상기 기화된 칼코겐 전구체, 상기 기화된 M'X'2+δ으로 표시되는 칼코겐 화합물이 캐리어 가스에 의해 이동되어 상기 막으로 확산될 수 있다.
상기 화학기상증착법 (CVD) 및 변형된 화학기상증착법에 의하는 경우, 상기 칼코겐 원소 또는 칼코겐 화합물의 원료와 캐리어 가스를 혼합하여 사용할 수 있다.
상기 캐리어 가스는 요오드(I), 브롬(Br) 등 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 칼코겐 원소, 상기 칼코겐 전구체 화합물, 상기 M'X'2+δ으로 표시되는 상기 기화된 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 포함하는 원료의 사용량은 상기 결과적인, 칼코겐 원소 또는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막 중, 전이금속 원소 또는 5족 원소에 대한 칼코겐 원소의 원자비가 2를 초과하는 정량비로 사용될 수 있다.
칼코겐 원소, 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막을 후열 처리하면 MX2로 표시되는 칼코겐 화합물이 형성되고, 이때 전술한 바와 같이 전이금속 원소 또는 5족 원소에 대한 칼코겐 원소의 원자비가 2를 초과하기 때문에 그만큼의 과량의 칼코겐 원소와 칼코겐 전구체 화합물의 잔여물이 열에 의해 증발된다.
상기 후열 처리시 상기 캐리어 가스도 함께 증발된다.
상기 후열 처리는 약 100 내지 약 1500℃에서 수행될 수 있다.
상기 후열 처리하여 형성되는 그 온도에 따라서 단결정성, 다결정성, 또는 비정질의 칼코겐 화합물의 막을 형성할 수 있다.
일 구현예에서, 상기 MX2로 표시되는 칼코겐 화합물의 막은 단층 또는 다층의 층상 구조의 결정막을 형성할 수 있다.
다른 구현예에서, 상기 후열 처리하여 형성된 상기 MX2로 표시되는 칼코겐 화합물의 막은 단결정막 또는 다결정막일 수 있다.
상기 후열 처리하여 형성된 상기 MX2로 표시되는 칼코겐 화합물의 막의 두께가 약 1nm 내지 약 50㎛일 수 있다.
상기 전이금속 원소 또는 5족 원소의 막이 형성되는 기판은 유리, 무기재료 기판 (Si, 쿼츠(Quartz), 사파이어 등등) 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법에서, 상기 기판은 경성(rigid) 기판 또는 연성(flexible) 기판이 제한없이 사용될 수 있다.
전술한 바와 같이 상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 제조된 막이 후열 처리 온도에 따라서 단결정성, 다결정성, 또는 비정질로 형성될 수 있고, 이와 같이 비정질 또는 비정질과 결정질의 혼합되어 형성된 막의 결정화도를 높이기 위해, 추가적으로 어닐링 공정을 더 수행할 수 있다.
상기 칼코겐 화합물의 2차원 대면적 성장 방법은 상기 MX2로 표시되는 칼코겐 화합물의 막에 대하여 어닐링 공정을 수행하여 상기 MX2로 표시되는 칼코겐 화합물을 재결정하는 단계를 더 포함할 수 있다.
일 구현예에서, 상기 재결정하는 단계는 에너지 빔의 조사에 의해 이루어질 수 있다.
사익 어닐링 공정을 열처리를 대신하여 에너지 빔의 조사에 의함으로써, 칼코겐 화합물의 이동도 향상시키면서 기판상의 손상을 막을 수 있고, 구체적으로 팸토세컨 레이저 어닐링을 통해 순간적으로 비결정질 물질을 단결정 또는 다결정질 물질로 재결정화하여 물질의 이동도를 향상시킬 수 있다.
레이저 어닐링은 채널 물질인 칼코겐 화합물의 결정화를 도울 뿐만 아니라, 반도체-도체의 접합부분에서도 적용하여 접촉저항(contact resistance)를 낮춤으로써 전기적 전도도를 향상시킬 수도 있다.
도 5에 도시된 바와 같이 상기 레이저 어닐링은 엑시머 레이저 어닐링일 수 있고, 도 5에서, 기판(40) 위에 형성된, 상기 칼코겐 화합물의 막에 레이저 빔(60)을 조사하여 막 중 비결정질 물질로서 포함될 수 있는 칼코겐 화합물을 단결정 또는 다결정질 물질로 재결정화한다. 상기 칼코겐 화합물의 막은 2차원 대면적 성장 방법의 후열 처리 후 형성된 막일 수 있다. 재결정화된 단층 또는 다층 구조의 칼코겐화합물은 도 6에 도시된 바와 같이 비결정질(30)에서 다결정질(20)로 재결정화되어 그레인 바운드리(grain boundary)가 넓어져서 산란이 방지되어 이동도가 증가한다. 또한, 엑시머 레이저 어닐링에 의해 다층 구조의 칼코겐화합물과 소스/드레인 전극의 접합부분의 접합저항을 향상시킴으로 이동도가 빨라지게 된다.
전술한 재결정화하는 단계는 팸토세컨 레이저 어닐링 공정에 의할 수 있고, 기판의 기계적 손상없이 칼코겐 화합물을 재결정화하여 반도체 채널 물질을 형성할 수 있다.
도 7, 도 8 및 도 9는 비결정질 칼코겐 화합물 막에 대하여 레이저 빔의 조사한 후, 레이저 빔 조사 전 또는 후의 특성을 평가한 곡선이다.
도 7에 도시된 바와 같이 레이저 어닐링 전/후에 따라 드레인 전류가 변화되어 이동도가 향상됨을 알 수 있다. 또한, 도 8은 레이저 어닐링 전이며, 도 9는 레이저 어닐링 후로서 레이저 어닐링 전/후에 따라 비결정질 칼코겐 화합물이 단결정 또는 다결정의 칼코겐화합물로 재결정화되어 드레인 전류가 더욱 증가함을 알 수 있다.
본 발명의 다른 구현예에서, n-타입의 제1 전이금속 원소 또는 제1의 5족 원소를 기판에 패턴화하여 증착하여 제1 전이금속 원소 또는 제1의 5족 원소의 패턴화된 막을 상기 기판 상 형성하는 단계; p-타입의 제2 전이금속 원소 또는 제2의 5족 원소를 기판에 패턴화하여 증착하여 제2 전이금속 원소 또는 제1의 5족 원소의 패턴화된 막을 상기 기판 상 형성하는 단계; 상기 제1 전이금속 원소 또는 제1의 5족 원소의 패턴화된 막 및 상기 제2 전이금속 원소 또는 제2의 5족 원소의 패턴화된 막에 칼코겐 원소, 칼코겐 전구체 화합물, M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 기화 접촉시켜 상기 제1 전이금속 원소 또는 제1의 5족 원소의 패턴화된 막 및 상기 제2 전이금속 원소 또는 제2의 5족 원소의 패턴화된 막 내로 상기 칼코겐 원소, 상기 칼코겐 전구체 화합물 또는 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시키는 단계; 및 상기 결과적인 칼코겐 원소 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 패턴화된 막을 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 패턴화된 막을 형성하여 NMOS(N channel metal oxide semiconductor) 및 PMOS(P channel metal oxide semiconductor)를 포함한 CMOS(complementary metal oxide semiconductor)형 구조체를 얻는 단계;를 포함하는 CMOS형 구조체의 제조 방법을 제공하고, 상기에서, M 및 M'은 전이금속 원소 또는 5족 원소이고, X 및 X'는 칼코겐 원소이고, 0≤δ≤0.5이다.
상기 CMOS형 구조체의 제조 방법은 상기 칼코겐 화합물의 2차원 대면적 성장 방법을 사용하여 칼코겐 화합물의 이용한 CMOS형 구조체를 제조하는 방법이다.
도 1은 상기 CMOS형 구조체를 제조하는 방법에 따라 제조된 CMOS형 구조체의 일례를 도시한 평면도이다.
도 1에서 나타난 바와 같이 먼저 패턴화된 NMOS(1) 및 PMOS(2)를 포함하는 CMOS를 구현하기 위하여, NMOS(1)의 패턴에 따라 상기 n-타입의 제1 전이금속 원소 또는 제1의 5족 원소를, PMOS(2)의 패턴에 따라 p-타입의 제2 전이금속 원소 또는 제2의 5족 원소를 각각 기판에 패턴화하여 패턴화된 증착막을 형성한다.
도 1은 예시적인 NMOS(1) 및 PMOS(2)의 패턴의 형상을 나타내고, 각 NMOS(1) 및 PMOS(2)의 패턴의 형상은 제조하고자 하는 CMOS형 구조체에 따라 제한 없이 형성될 수 있다.
각각의 n-타입의 제1 전이금속 원소 또는 제1의 5족 원소 및 p-타입의 제2 전이금속 원소 또는 제2의 5족 원소의 패턴화된 증착막이 형성된 기판 상으로, 전술한 칼코겐 화합물의 2차원 대면적 성장 방법에서와 동일한 방법으로 칼코겐 원소 또는 칼코겐 화합물을 기화 접촉시키면, 상기 패턴화된 막 (1, 2) 내로 상기 칼코겐 원소, 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산된다.
상기 제1 또는 제2 전이금속 원소 및 상기 제1의 또는 제2의 5족 원소에 관한 상세한 설명은 전술한 칼코겐 화합물의 2차원 대면적 성장 방법에서 설명한 각각 전이금속 원소 및 5족 원소와 동일하다.
상기 칼코겐 원소 또는 칼코겐 화합물을 확산하는 방법에 관한 상세한 설명은 전술한 칼코겐 화합물의 2차원 대면적 성장 방법에서와 동일하다. 즉, 상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합에서 선택된 적어도 하나를 원료로 하여, 물리적 또는 화학적 기상합성법에 의해 상기 제1 또는 제2 전이금속 원소 또는 상기 제1의 또는 제2의 5족 원소의 패턴화된 막 (1, 2) 내로 확산시킬 수 있다.
구체적으로, 칼코겐 원소 또는 칼코겐 화합물을 원료로 하고, 화학기상증착법 (chemical vapor deposition, CVD), 열화학기상증착법 (thermal CVD), 플라즈마화학기상증착법 (plasma enhanced chemical vapor deposition, PECVD), 저압화학기상증착법 (low pressure chemical vapor deposition, LPCVD), 원자층 증착법 (automic layer deposition, ALD), 펄스레이져증착법 (pulsed laser deposition, PLD), 스퍼터링법 등 및 이들의 조합으로 이루어진 군으로부터 선택된 방법에 의해 상기 패턴화된 막 (1, 2) 내로 상기 기화된 칼코겐 원소 또는 상기 기화된 칼코겐 화합물을 확산시킬 수 있다.
기화시켜 확산시키고자 하는 상기 칼코겐 원소, 상기 칼코겐 전구체, 상기 M'X'2+δ으로 표시되는 칼코겐 화합물에 관한 상세한 설명은 전술한 상기 칼코겐 화합물의 2차원 대면적 성장 방법에서와 동일하다.
상기 패턴화된 막 (1, 2) 내로 확산되는 상기 기화된 칼코겐 원소, 기화된 상기 칼코겐 전구체 화합물, 또는 기화된 상기 M'X'2+δ으로 표시되는 칼코겐 화합물이 캐리어 가스에 의해 이동되어 상기 막으로 확산될 수 있다. 따라서, 상기 물리적 또는 화학적 기상합성법에서 사용되는 원료는 캐리어 가스를 더 포함할 수 있다.
상기 캐리어 가스는 요오드, Br 등 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나를 포함할 수 있다.
상기 결과적인 칼코겐 원소 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 패턴화된 막 중, 총 전이금속 원소 또는 5족 원소에 대한 칼코겐 원소의 원자비가 2를 초과할 수 있다
이어서, 후열 처리하면 MX2로 표시되는 칼코겐 화합물이 형성되면서 각 NMOS(1) 및 PMOS(2)가 형성되어 NMOS(1) 및 PMOS(2)를 모두 포함하는 CMOS형 구조체(10)가 제조된다.
상기 후열 처리 후 형성된 MX2로 표시되는 칼코겐 화합물에 관한 상세한 설명은 전술한 상기 칼코겐 화합물의 2차원 대면적 성장 방법에서와 동일하다.
상기 후열 처리에 관한 상세한 설명은 전술한 상기 칼코겐 화합물의 2차원 대면적 성장 방법에서와 동일하다.
또한, 상기 CMOS형 구조체의 제조 방법은 후열 처리하여 얻어진 상기 CMOS형 구조체에 대하여 어닐링 공정을 수행하여 상기 MX2로 표시되는 칼코겐 화합물을 재결정하는 단계를 더 포함할 수 있다.
상기 기판(3)은 유리 기판, Si 기판, 쿼츠(Quartz) 기판, 사파이어 기판 등 및 이들의 조합을 포함하는 군으로부터 선택된 적어도 하나일 수 있다.
상기 기판은 경성 기판 또는 연성 기판일 수 있다.
본 발명의 또 다른 구현예에서, 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 제조된 MX2로 표시되는 칼코겐 화합물의 막이 제공된다. 상기 MX2로 표시되는 칼코겐 화합물에서, M은 전이금속 원소 또는 5족 원소이고, 상기 X는 칼코겐 원소이다.
전술한 바와 같이 상기 MX2로 표시되는 칼코겐 화합물의 막은 대면적으로 형성될 수 있다.
상기 MX2로 표시되는 칼코겐 화합물의 막은, 구체적으로, MoS2, MoSe2, WSe2, MoTe2, SnSe2 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나의 칼코겐 화합물의 막일 수 있다.
상기 MX2로 표시되는 칼코겐 화합물의 막은 단층 또는 다층의 층상 구조의 결정막일 수 있다.
상기 단층의 층상 구조의 결정막을 형성하는 MX2로 표시되는 칼코겐 화합물은 직접 천이 밴드갭에 의해 빛을 흡수하고, 상기 다층의 층상 구조의 결정막을 형성하는 MX2로 표시되는 칼코겐 화합물은 간접 천이 밴드갭에 의해 빛을 흡수한다.
상기 다층의 층상 구조의 결정막을 형성하는 MX2로 표시되는 칼코겐 화합물은 자외선에서 근적외선 영역까지의 파장을 흡수할 수 있다.
이 중에서 단층 MoS2의 구조 및 단층 MoS2를 이용한 트랜지스터는 도 1 및 도 2에 도시된 바와 같다. 도 1에 도시된 바와 같이 단층 MoS2 결정은 수직적으로 쌓여있는 구조이고 단층(single layer)의 두께는 6.5Å으로 반더발스(van der Waals) 상호작용으로부터 층을 형성하고 있다.
이하, MoS2로 표시되는 칼코겐 화합물의 예시를 들어, 단층 구조와 다층 구조의 칼코겐 화합물의 차이를 설명한다.
예를 들어, 단층 구조의 칼코겐 화합물인 MoS2는 1.8eV의 고유 밴드갭을 가지며 물질 고유의 이동성(mobility)은 0.5 ~ 3cm2V-1s-1이다. 상술한 단층 MoS2는 도 10의 T2, T3 그래프와 같이 약 700nm 아래의 파장을 흡수할 수 있다. 도 10에 도시된 T1, T2, T3는 MoS2 결정의 두께를 나타내며, 두께는 T1 > T2 > T3 순으로서 T1은 약 40nm, T2는 약 4nm, T3는 약 1nm이다.
도 10 및 도 11에 도시된 흡수 최고점 "A", "B"는 가전자 밴드(valance band) 스핀-궤도 결합으로부터 에너지 분리된 직접 천이 밴드갭에 상응하며, 꼬리 "I"는 간접 천이 밴드갭에 상응한다.
한편, 도 12에 도시된 바와 같이 직접 천이 밴드갭은 가전자대의 에너지 Ev(k)가 전도대의 에너지 Ec(k)와 같은 파수 k로 발생하는 경우이고, 도 13에 도시된 바와 같이 위의 두 에너지가 다른 파수 값에서 생기는 것을 간접 천이 밴드갭이라 한다. 직접 천이 밴드갭은 광 방사 에너지 hν에 의해 가전자가 전도대에 직접 천이하지만, 간접 천이 밴드갭은 전도대에 간접 천이하며 그때 에너지 E
ph 의 포논(phonon)을 발생한다.
따라서, 직접 천이 밴드갭에서의 hν=E
g 이고, 간접 천이 밴드갭에서의 hν=E

ph 이다. 이와 같이 간접 천이 밴드갭에서는 E
ph 가 발생됨으로써 직접 천이 밴드갭에서의 에너지 갭이 1.8eV(단층 구조의 MoS2)에서 1.35eV(다층 구조의 MoS2)로 낮아지게 된다. 이때 다층 구조는 3층 이상인 경우가 바람직하다.
에너지 갭이 1.8eV에서 1.35eV로 낮아지는 경우에는 다음의 수학식 1에 의해 파장 값이 변하게 된다.
에너지 갭이 1.8eV인 경우보다 1.35eV인 경우, 즉 스몰 밴드갭(small bandgap)인 경우에 파장(λ)값이 커지며, 이는 단층 구조의 MoS2를 사용하는 경우보다 다층 구조의 MoS2를 사용하는 경우 더 넓은 범위의 파장을 흡수할 수 있음을 도 10의 T1, T2, T3 그래프를 통해 알 수 있다.
단층 구조의 MoS2의 경우에는 일반적으로 700nm 아래의 파장을 흡수할 수 있으나, 본 발명에 따른 다층 구조의 MoS2(바람직하게는 3층 이상)의 경우에는 1000nm 아래의 모든 파장을 흡수할 수 있다. 이는 근적외선(near IR)에서부터 자외선(ultra violet)까지의 파장대를 감지할 수 있음을 의미한다.
단층 또는 다층 구조의 칼코겐 화합물 소자는 도 14에 도시된 바와 같이 빛이 입사되지 않을 때와 빛이 입사될 때(633nm의 50mWcm-2 강도)의 Id가 약 103 차이가 남을 알 수 있으며 이에 의해 스위칭 소자로 사용될 수 있다.
상기 MX2로 표시되는 칼코겐 화합물의 막은 단결정막 또는 다결정막일 수 있다.
일반적으로 반도체에 사용되는 고체는 단결정, 다결정, 비정질 이 세가지로 나눌 수 있다. 결정이라함은 분자의 규칙적인 배열이라고 정의되며 이 규칙적인 배열이 고체 전체에 균일하게 이루어져 있으면 단결정(결정질, Crystalline)이라고 하고, 부분적으로는 결정을 이루지만 전체적으로는 하나의 균일한 결정이 아닌 경우를 다결정(다결정질, Poly Crystal)이라 한다. 한편, 비정질(Amorphous, 비결정질)은 고체이지만 분자가 무작위로 배열되어 규칙이 없는 경우를 말한다. 이러한 예가 도 15에 단결정(10), 다결정(20), 비정질(30)로 나타나있다.
이때, 결정질은 한 개의 그레인(grain)으로 이루어진 물질이고, 다결정질은 여러 개의 그레인으로 이루어진 물질로 각 그레인마다 결정 방향이 다르다. 비정질은 도 15에 도시된 바와 같이 분자가 무작위로 배열되어 있고, 중간 중간의 불순물 성분 때문에 산란(scattering)이 발생되어 전자 이동이 더디다. 따라서 비정질을 이용하여 반도체 채널을 형성하는 경우 이동도가 좋지 않다.
여기서, 단층 또는 다층 구조의 칼코겐 화합물은 전술한 상기 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 대면적 성장시켜 형성할 수 있고, 전술한 바와 같이 공정 온도 조건에 따라 비결정질의 칼코겐 화합물을 포함할 수 있으며, 이러한 경우, 추가적인 어닐링 공정을 수행하여 재결정하여 결정화도를 높임으로써 칼코겐 화합물이 실질적으로 가지고 있는 고유의 이동도를 구현할 수 있다.
전술한 바와 같이, 상기 어닐링 공정은 예를 들어, 팸토세컨 레이저 어닐링을 통해 순간적으로 비결정질 물질을 단결정 또는 다결정질 물질로 재결정화하여 물질의 이동도를 향상시킨다. 레이저 어닐링은 채널물질의 결정화를 도울 뿐만 아니라, 반도체-도체의 접합부분에서도 적용하여 접촉저항(contact resistance)를 낮춤으로써 전기적 전도도를 향상시킬 수도 있다.
본 발명의 또 다른 구현예에서, 칼코겐 화합물의 2차원 대면적 성장 방법에 의해 제조된 MX2로 표시되는 칼코겐 화합물의 막을 포함하는 전자 소자가 제공된다. 상기 MX2로 표시되는 칼코겐 화합물에서, M은 전이금속 원소 또는 5족 원소이고, 상기 X는 칼코겐 원소이다.
구체적으로, 상기 전자 소자는 트랜지스터, 다이오드 등일 수 있다.
일 구현예에서, 상기 전자 소자는 게이트, 드레인, 소스로 형성되는 복수의 전극 및 상기 MX2로 표시되는 칼코겐 화합물의 막에 의해 드레인 및 소스 전극 사이에 형성된 반도체 채널을 포함하는 트랜지스터이다. 상기 전자 소자는 상기 칼코겐 화합물의 막을 이용하여 채널물질을 형성함으로써 차세대 디스플레이에 적합한 TFT를 구성할 수 있다. 게이트, 드레인, 및 소스 전극을 투명 전극으로 구성하는 경우에는 고투과성을 지닌 투명 디스플레이를 구현할 수 있다.
본 발명의 또 다른 구현예에서, 상기 CMOS형 구조체의 제조 방법에 따라 제조된 CMOS형 구조체가 제공된다.
상기 CMOS형 구조체를 기반으로 인버터(invertor), 논리소자, 메모리, 디스플레이, 백플레인(backplane), RF, AC, DC 등의 다양한 전자회로의 집적을 대면적으로 형성할 수 있다.
이하 본 발명의 실시예 및 비교예를 기재한다. 그러한 하기한 실시예는 본 발명의 일 실시예일뿐 본 발명이 하기한 실시예에 한정되는 것은 아니다.
실시예 1
Mo을 20nm 두께 박막으로 Si 기판 상에 열화학기상증착법 (thermal CVD)에 의해 증착한 후, CVD법에 의해 원료로 Se 분말 및 MoSe2 분말을 사용하여 기화된 Se를 상기 Mo 박막 내로 확산시켰다. 이어서, 기화된 Se 및 MoSe2가 확산된 Mo 박막을 1200℃에서 6시간 동안 후열 처리하여 MoSe2 박막을 얻었다.
실험예 1
실시예 1에서 얻은 MoSe2 박막에 Ti/Au 의 전극을 소오스-드레인으로 형성, SiO2 부도체와 Si 게이트 구조를 갖는 박막트랜지스터를 제작했다. 전류-전압 측정 설비로서 반도체 분석기(KEITHLEY 4200-SCS)를 이용하여 상기 트랜지스터의 전기적 성질을 평가하였다.
도 3은 상기 트랜지스터의 운반 곡선(transfer curve)이고, 도 4는 출력 곡선(output curve)이다.
디바이스 이동도가 60~100cm2/vsec으로 측정이 되었으며, NMOS의 특성을 갖고 있다.

- 전이금속 원소 또는 5족 원소를 기판에 증착하여 전이금속 원소 또는 5족 원소의 막을 형성하는 단계;상기 전이금속 원소 또는 5족 원소의 막에 칼코겐 원소, 칼코겐 전구체 화합물, M'X'2+δ으로 표시되는 칼코겐 화합물 및 이들의 조합으로 이루어진 군으로부터 선택된 적어도 하나를 기화 접촉시켜 상기 전이금속 원소 또는 5족 원소의 막 내로 상기 칼코겐 원소, 상기 칼코겐 전구체 화합물 또는 상기 M'X'2+δ으로 표시되는 칼코겐 화합물을 확산시키는 단계이고, M'은 전이금속 원소 또는 5족 원소이고, X'는 칼코겐 원소이고, 0≤δ≤0.5인 단계; 및상기 결과적인 칼코겐 원소, 칼코겐 전구체 화합물 또는 M'X'2+δ으로 표시되는 칼코겐 화합물이 확산되어 포함된 전이금속 원소 또는 5족 원소의 막을 후열 처리하여 MX2로 표시되는 칼코겐 화합물을 형성함으로써 상기 MX2로 표시되는 칼코겐 화합물의 막을 형성하는 단계이고, M은 전이금속 원소 또는 5족 원소이고, X는 칼코겐 원소인 단계;를 포함하는 칼코겐 화합물의 2차원 대면적 성장 방법.
