太陽電池は、発電量当たりの二酸化炭素排出量が少なく、発電用の燃料が不要であるため、地球温暖化防止等に寄与することが期待されている。現在、実用化されている民生用の太陽電池の中では、単結晶シリコン又は多結晶シリコンを用いた、一組のpn接合を有する単接合太陽電池が主流となっており、太陽電池の高性能化を図るために、様々な形態の太陽電池に関する研究開発が進められてきている。
III-V族化合物半導体を利用した宇宙用太陽電池は、現在、民生用の太陽電池の2倍以上の高い性能を実現している。しかしながら、優れた性能にもかかわらず、これまで民生用としては利用されていない。その一因として、太陽電池素子内のコンタクト層や発電層に砒素が多量に含まれていることが挙げられる。砒素は有害物質であるため、民生用の太陽電池では他の物質を用いることが望まれている。
このような太陽電池に関する技術として、例えば特許文献1には、AlInP窓層の表面にGaPを主成分とするコンタクト層が積層され、このコンタクト層の上面に表面電極が積層された太陽電池が開示されている。また、特許文献2には、AlInP層(窓層)の表面に形成されたGaAs層(キャップ層)を備えるIII-V族太陽電池(宇宙用太陽電池)が開示されている。なお、GaPの格子定数は0.5449nmである。
特許文献1に開示されている技術によれば、砒素を用いないコンタクト層を具備する太陽電池を提供することが可能になる。しかしながら、GaPとAlInPとでは格子定数が大きく異なるため、コンタクト層(GaP)とAlInP層(半導体層又は窓層)との界面で残留応力が発生する。そのため、特許文献1に開示されている技術では、例えば発電層で生じさせたキャリアを電極へ移動させる際に再結合損失が増大しやすく、性能を高め難いという問題があった。また、特許文献2に開示されている技術では、性能を高めやすい半面、有害性を低減できなかった。
そこで本発明は、有害性を低減しつつ効率を向上させることが可能な、化合物半導体を用いた光起電装置及びその製造方法を提供することを課題とする。
本発明者らは、鋭意検討の結果、Geを主成分とするコンタクト層を用いることにより、界面に発生する残留応力が少ないコンタクト層を形成することが可能になることを知見した。また、本発明者らは、コンタクト層にGaAsを用いた従来構造の太陽電池の効率と、Geを主成分とするコンタクト層を用いる以外は従来と同様に構成した太陽電池の効率をそれぞれ調査した結果、Geを主成分とするコンタクト層を用いた太陽電池は、従来構造の太陽電池と同等以上の性能が得られることを知見した。さらに、コンタクト層に砒素等の有害物質を用いないことにより、光起電装置の有害性を低減することも可能になる。本発明は、これらの知見に基づいて完成させた。
上記課題を解決するために、本発明は以下の手段をとる。すなわち、
本発明の第1の態様は、化合物半導体を含む光電変換層と、光電変換層の表面に積層された半導体層と、該半導体層の、光電変換層とは反対側に配置されたコンタクト層と、コンタクト層の表面に積層された電極と、を備え、半導体層は、Al、In、及び、Pを含む第1結晶を含み、コンタクト層は、Geを主成分とする第2結晶を含む、光起電装置である。
本発明の第1の態様は、化合物半導体を含む光電変換層と、光電変換層の表面に積層された半導体層と、該半導体層の、光電変換層とは反対側に配置されたコンタクト層と、コンタクト層の表面に積層された電極と、を備え、半導体層は、Al、In、及び、Pを含む第1結晶を含み、コンタクト層は、Geを主成分とする第2結晶を含む、光起電装置である。
本発明の第1の態様及び以下に示す本発明の他の態様(以下において、これらをまとめて単に「本発明」ということがある。)において、「半導体層」は、光起電装置へと入射する光の進行方向上流側に配置される場合にはいわゆる「窓層」に相当し、光起電装置へと入射する光の進行方向下流側に配置される場合にはいわゆる「BSF層」に相当する。半導体層の格子定数は、半導体層を構成する元素の組成比を変えることで、変更することが可能である。また、本発明において、「主成分とする」とは、第2結晶全体を100質量%としたとき、第2結晶に90質量%以上のGeが含まれることをいう。また、本発明において、「光起電装置」とは、光起電力効果を用いる装置をいい、太陽電池や光検出器等を含む概念である。第2結晶の格子定数は第1結晶の格子定数と同程度なので、このような形態とすることにより、コンタクト層と当該コンタクト層に接触する層との界面で発生する残留応力を大幅に低減することが可能になる。残留応力を低減することにより、再結合損失を低減することが可能になるので、光起電装置の効率を向上させることが可能になる。さらに、コンタクト層を、Ge単体又はGe化合物で構成することにより、有害性を低減することも可能になる。
また、上記本発明の第1の態様において、半導体層とコンタクト層とが接触していても良い。かかる形態とすることにより、光電変換層と電極との間の距離を短くしやすくなるので、光起電装置の効率を向上させやすくなる。
また、上記本発明の第1の態様において、半導体層の第1結晶の格子定数が、0.541nm以上0.599nm以下であることが好ましく、0.567nm以上0.573nm以下であることが特に好ましい。かかる形態とすることにより、半導体層の格子定数とコンタクト層の格子定数との差を低減しやすくなり、その結果、残留応力を低減しやすくなるので、光起電装置の効率を向上させやすくなる。
また、上記本発明の第1の態様において、半導体層の第1結晶がAlInPの結晶であっても良い。かかる形態であっても、有害性を低減しつつ光起電装置の効率を向上させることが可能である。
また、上記本発明の第1の態様において、化合物半導体がIII-V族化合物半導体であっても良い。かかる形態であっても、有害性を低減しつつ光起電装置の効率を向上させることが可能である。
本発明の第2の態様は、基板上に、化合物半導体を含む光電変換層を気相成長させる第1気相成長工程と、形成された光電変換層の表面に、Al、In、及び、Pを含む第1結晶を有する半導体層を気相成長させる第2気相成長工程と、形成された半導体層の上面側に、Geを主成分とする第2結晶を有するコンタクト層を気相成長させる第3気相成長工程と、形成されたコンタクト層の表面に電極を形成する電極形成工程と、を有する、光起電装置の製造方法である。
第2結晶の格子定数は第1結晶の格子定数と同程度なので、第3気相成長工程において、界面での残留応力の発生を低減したコンタクト層を形成することが可能になる。残留応力を低減することにより、再結合損失を低減することが可能になるので、かかる形態とすることにより、効率を向上させた光起電装置を製造することが可能になる。さらに、コンタクト層を、Ge単体又はGe化合物で構成することにより、有害性を低減することも可能になる。
また、上記本発明の第2の態様において、第3気相成長工程が、形成された半導体層の表面に、Geを主成分とする第2結晶を有するコンタクト層を気相成長させる工程であっても良い。かかる形態とすることにより、光電変換層と電極との間の距離が短い光起電装置を製造しやすくなるので、光起電装置の効率を向上させやすくなる。
また、上記本発明の第2の態様において、第3気相成長工程は、基板の温度が200℃以上である状態で、コンタクト層を分子線エピタキシ―法で気相成長させる工程であっても良い。分子線エピタキシ―法で気相成長させることによりコンタクト層を形成する場合、基板の温度を200℃以上にすることによって、欠陥が少ない高品質結晶層であるコンタクト層を形成しやすくなる。したがって、かかる形態とすることにより、光起電装置の効率を向上させやすくなる。
また、上記本発明の第2の態様において、第3気相成長工程は、基板の温度が200℃以上400℃以下である状態で、コンタクト層を分子線エピタキシ―法で気相成長させる工程であっても良い。分子線エピタキシ―法で気相成長させることによりコンタクト層を形成する場合、基板の温度を200℃以上にすることによって、欠陥が少ない高品質結晶層であるコンタクト層を形成しやすくなる。さらに、基板の温度を400℃以下にすることによって、コンタクト層と半導体層との界面における物質の拡散を抑制しやすくなるので、コンタクト層に必要な性能を確保しやすくなる。したがって、かかる形態とすることにより、光起電装置の効率を向上させやすくなる。
また、上記本発明の第2の態様において、第3気相成長工程は、分子線密度が7.0×10-6Pa以下である状態で、コンタクト層を分子線エピタキシ―法で気相成長させる工程であっても良い。分子線エピタキシ―法で気相成長させることによりコンタクト層を形成する場合、原料の分子線密度を7.0×10-6Pa以下にすることによって、欠陥が少ない高品質結晶層であるコンタクト層を形成しやすくなる。したがって、かかる形態とすることにより、光起電装置の効率を向上させやすくなる。
また、上記本発明の第2の態様において、電極形成工程の後に、形成された電極と半導体層との間に存在しているコンタクト層を残し、且つ、形成された電極の周囲に存在している余分なコンタクト層を、アルカリ溶液を用いて除去する除去工程を有することが好ましい。第1結晶を有する半導体層と第2結晶を有するコンタクト層とでは、アルカリ溶液に対する溶解しやすさが異なり、前者は溶解し難く、後者は溶解しやすい。したがって、アルカリ溶液を用いることにより、半導体層を残しつつ、余分なコンタクト層のみを選択的に容易に除去することが可能になる。かかる形態とすることにより、上記効果を奏する光起電装置を製造しやすくなる。
また、上記本発明の第2の態様において、電極形成工程は、形成されたコンタクト層の表面へ、形成されるべき電極の形状に対応したレジストマスクを形成するステップと、少なくともコンタクト層の表面へ電極を積層するステップと、コンタクト層に接触している電極の周囲に存在するレジストマスクを除去するステップと、を有していても良い。かかる形態であっても、上記効果を奏する光起電装置を製造することが可能である。
本発明によれば、有害性を低減しつつ効率を向上させることが可能な、化合物半導体を用いた光起電装置及びその製造方法を提供することができる。
以下、図面を参照しつつ、本発明について説明する。以下の説明では、光起電装置が太陽電池であり、光起電装置の製造方法が太陽電池の製造方法である場合を例示するが、以下に示す形態は本発明の例示であり、本発明は以下に示す形態に限定されない。
図1は、本発明の光起電装置の一実施形態である太陽電池10を説明する図である。図1において、光は紙面上側(電極7側)から紙面下側(電極1側)へ向かって進む。
図1に示したように、太陽電池10は、裏面側から順に、Al電極1と、該Al電極1に接続されたp型基板2と、該p型基板2の表面に配置された光電変換層3(発電層3)と、該光電変換層3の表面に配置された半導体層4(以下において、「窓層4」ということがある。)と、該窓層4の表面に配置されたコンタクト層5及び反射防止膜6と、コンタクト層5の表面に配置された電極7と、を備えている。p型基板2はp型のGe基板であり、光電変換層3は、3つの化合物半導体InGaP層(p層3a、p層3b、及び、n層3c)を有している。p層3aはp型基板2及びp層3bと接触しており、p層3bはp層3a及びn層3cと接触しており、n層3cはp層3b及び窓層4と接触している。窓層4は、n型のAlInP結晶層であり、この上面に接触しているコンタクト層5は、n型のGe層である。窓層4の上面には、コンタクト層5が配置されていない箇所に反射防止膜6が配置されており、この反射防止膜6はMgF2/ZnSの2層膜である。コンタクト層5の上面と接触している電極7は二層構造であり、コンタクト層5に接触しているTi層である電極7a、及び、この電極7aに接触しているAu層である電極7bを有している。
図1に示したように、太陽電池10は、裏面側から順に、Al電極1と、該Al電極1に接続されたp型基板2と、該p型基板2の表面に配置された光電変換層3(発電層3)と、該光電変換層3の表面に配置された半導体層4(以下において、「窓層4」ということがある。)と、該窓層4の表面に配置されたコンタクト層5及び反射防止膜6と、コンタクト層5の表面に配置された電極7と、を備えている。p型基板2はp型のGe基板であり、光電変換層3は、3つの化合物半導体InGaP層(p層3a、p層3b、及び、n層3c)を有している。p層3aはp型基板2及びp層3bと接触しており、p層3bはp層3a及びn層3cと接触しており、n層3cはp層3b及び窓層4と接触している。窓層4は、n型のAlInP結晶層であり、この上面に接触しているコンタクト層5は、n型のGe層である。窓層4の上面には、コンタクト層5が配置されていない箇所に反射防止膜6が配置されており、この反射防止膜6はMgF2/ZnSの2層膜である。コンタクト層5の上面と接触している電極7は二層構造であり、コンタクト層5に接触しているTi層である電極7a、及び、この電極7aに接触しているAu層である電極7bを有している。
太陽電池10に入射した光は、反射防止膜6及び窓層4を通過して、光電変換層3へと達し、光電変換層3で吸収される。なお、窓層4によって光電変換層3による光吸収が阻害されないようにするため、窓層4のバンドギャップは光電変換層3のバンドギャップ以上になるように調整されている。光電変換層3は、p層3bとn層3cとでpn接合が形成されており、光電変換層3で光が吸収されることによって生成された電子はn層3cの方へと移動し、光電変換層3で生成された正孔はp層3bの方へと移動する。n層3cの方へと移動した電子は、窓層4及びコンタクト層5を経由して電極7へと達し、p層3bの方へと移動した正孔は、p層3a及びp型基板2の方へと移動する。
太陽電池10の効率を向上させるためには、電極7へと到達する電子の数を増大させることや、異なる層の接触界面における抵抗を低減することが有効である。電極7へと到達する電子の数を増大するためには、光電変換層3から電極7へと達する途中で失われる電子の数を低減することが有効であり、途中で失われる電子の数を低減するためには、窓層4とコンタクト層5との界面に発生する残留応力を低減することが有効である。残留応力は、結晶層を形成する際の下地となる層を構成する結晶の格子定数と、形成される結晶層の格子定数とが同程度である場合に、低減しやすい。太陽電池10では、n層3cの格子定数は窓層4の格子定数と同程度であり、且つ、コンタクト層5の格子定数は窓層4の格子定数と同程度である。それゆえ、太陽電池10では、n層3c、窓層4、及び、コンタクト層5で残留応力をほとんど発生させないことが可能であり、かかる形態とすることにより、効率を向上させることが可能になる。
太陽電池10において、異なる層の接触界面、より具体的には、n層3cと窓層4との接触界面、及び、窓層4とコンタクト層5との接触界面における抵抗を低減するためには、n層3c、窓層4、及び、コンタクト層5のキャリア濃度を高めることが有効である。そこで、n層3c、窓層4、及び、コンタクト層5は、これらの層を作製する際にドーパントの量を調整することによって、キャリア濃度が高められている。また、窓層4にとって、コンタクト層5を構成するGeはn型ドーパントとして機能し、コンタクト層5にとって、窓層4を構成する元素の中で最も拡散しやすいPはn型ドーパントとして機能する。太陽電池の製造時には、電極形成のために行う熱処理(電極が接触している層に電極をなじませるために行う熱処理)において各層から相互に原子が拡散しやすいが、コンタクト層5のGeが窓層4でn型ドーパントとして機能し、且つ、窓層4のPがコンタクト層5でn型ドーパントとして機能するため、この熱処理によって窓層4とコンタクト層5との接触界面における抵抗がさらに低減されている。
このように、太陽電池10によれば、電極7へと到達する電子の数を増大させること、及び、接触界面における抵抗を低減することにより、効率を向上させることが可能になる。加えて、太陽電池10では、有害物質であるAsを使用していない。したがって、かかる形態とすることにより、本発明によれば、有害性を低減しつつ効率を向上させることが可能な、化合物半導体を用いた太陽電池10を提供することができる。
太陽電池10に用いているコンタクト層5(Ge結晶層)は、以下の特徴を有している。
(1)GeはB(ホウ素)やAl(アルミニウム)等の周期表13族元素、又は、P(リン)等の15族元素を添加することにより、高いキャリア濃度を実現することができ、これによって、抵抗を低減した半導体層(コンタクト層5)にすることが可能になる。
(2)アルカリ性の溶液を用いることにより、窓層4を溶解させることなく、コンタクト層5のみを溶解させることが可能である。その結果、窓層4の上面にコンタクト層5及び電極7を形成した後、アルカリ溶液を用いて、電極7と窓層4とによって挟まれていないコンタクト層(電極7の周囲に存在しているコンタクト層)を容易に除去することが可能になり、除去されたコンタクト層が存在していた箇所に反射防止膜6を形成することが可能になる。これにより、太陽電池10の効率を向上させやすくなる。
(3)Ge結晶層はAlInPと格子定数がほぼ同じであるほか、化合物半導体を製造する一般的な手法である分子線エピタキシ―法(MBE)や有機金属気相成長法(MOCVD)によって形成することができる。すなわち、光電変換層3、窓層4、及び、コンタクト層5を同じ装置で作製することが可能であるため、効率を向上させることが可能な太陽電池10を製造しやすい。
(1)GeはB(ホウ素)やAl(アルミニウム)等の周期表13族元素、又は、P(リン)等の15族元素を添加することにより、高いキャリア濃度を実現することができ、これによって、抵抗を低減した半導体層(コンタクト層5)にすることが可能になる。
(2)アルカリ性の溶液を用いることにより、窓層4を溶解させることなく、コンタクト層5のみを溶解させることが可能である。その結果、窓層4の上面にコンタクト層5及び電極7を形成した後、アルカリ溶液を用いて、電極7と窓層4とによって挟まれていないコンタクト層(電極7の周囲に存在しているコンタクト層)を容易に除去することが可能になり、除去されたコンタクト層が存在していた箇所に反射防止膜6を形成することが可能になる。これにより、太陽電池10の効率を向上させやすくなる。
(3)Ge結晶層はAlInPと格子定数がほぼ同じであるほか、化合物半導体を製造する一般的な手法である分子線エピタキシ―法(MBE)や有機金属気相成長法(MOCVD)によって形成することができる。すなわち、光電変換層3、窓層4、及び、コンタクト層5を同じ装置で作製することが可能であるため、効率を向上させることが可能な太陽電池10を製造しやすい。
本発明において、各層の厚さやキャリア濃度は特に限定されないが、性能を高めやすい形態にする観点から、太陽電池10を構成する各層の厚さ及びキャリア濃度は、例えば以下の範囲とすることができる。
Al電極1の厚さは、例えば、100nm以上3000nm以下にすることができる。また、p型基板2の厚さは、例えば、100μm以上500μm以下にすることができ、p型基板2のキャリア濃度は、例えば、5×1018cm-3以上1×1020cm-3以下にすることができる。
Al電極1の厚さは、例えば、100nm以上3000nm以下にすることができる。また、p型基板2の厚さは、例えば、100μm以上500μm以下にすることができ、p型基板2のキャリア濃度は、例えば、5×1018cm-3以上1×1020cm-3以下にすることができる。
p層3aの厚さは、例えば、20nm以上にすることができ、十分な内部電界の発生という観点から、30nm以上にすることが好ましい。また、p層3aのキャリア濃度は、例えば、1×1017cm-3以上にすることができ、十分な内部電界の発生という観点から、p層3bのキャリア濃度以上にすることが好ましい。
p層3bの厚さは、例えば、500nm以上にすることができ、十分に光吸収を行いやすい形態にする観点から、1500nm以上にすることが好ましい。また、p層3bの厚さは、太陽光により発生したキャリアの移動の観点から、3000nm以下にすることが好ましい。また、p層3bのキャリア濃度は、例えば、5×1016cm-3以上にすることができ、内部抵抗低減という観点から、1×1017cm-3以上にすることが好ましい。また、p層3bのキャリア濃度は、例えば、5×1018cm-3以下にすることができ、再結合損失低減という観点から、1×1018cm-3以下にすることが好ましい。
n層3cの厚さは、例えば、20nm以上にすることができ、十分な内部電界の発生という観点から、30nm以上にすることが好ましい。また、n層3cの厚さは、例えば、200nm以下にすることができ、キャリアの移動距離低減という観点から、100nm以下にすることが好ましい。また、n層3cのキャリア濃度は、例えば、5×1017cm-3以上にすることができ、十分な内部電界の発生という観点から、1×1018cm-3以上にすることが好ましい。また、n層3cのキャリア濃度は、例えば、1×1019cm-3以下にすることができ、再結合損失の低減という観点から、7×1018cm-3以下にすることが好ましい。
窓層4の厚さは、例えば、10nm以上にすることができ、安定した半導体層を形成するという観点から、20nm以上にすることが好ましい。また、窓層4の厚さは、光透過量の確保という観点から、50nm以下にすることが好ましい。また、窓層4のキャリア濃度は、例えば、5×1017cm-3以上にすることができ、内部抵抗の低減という観点から、n層3cのキャリア濃度以上にすることが好ましい。ただし、光透過性の確保という観点から、1×1019cm-3以下にすることが好ましい。
窓層4の格子定数は、窓層の組成比を変えることによって、変更することが可能である。窓層4の格子定数は、0.541nm以上0.599nm以下であることが好ましく、0.567nm以上0.573nm以下であることが特に好ましい。Geの格子定数との差が小さいからである。

コンタクト層5の厚さは、例えば、10nm以上にすることができ、電極からのスパイク発生による短絡を防止するという観点から、100nm以上にすることが好ましい。また、コンタクト層5の厚さは、例えば、300nm以下にすることができ、製造時間の短縮という観点から、150nm以下にすることが好ましい。また、コンタクト層5のキャリア濃度は、例えば、1×1019cm-3以上にすることができ、電極との接触抵抗の低減という観点から、5×1019cm-3以上にすることが好ましい。
反射防止膜6の厚さは、例えば、50nm以上200nm以下にすることができる。また、電極7a及び電極7bの厚さは、例えば、20nm以上3000nm以下にすることができる。
上記説明では、コンタクト層5がGe結晶層である形態を例示したが、本発明は当該形態に限定されない。本発明におけるコンタクト層は、Geを主成分とする第2結晶を含んでいれば良い。具体的には、第2結晶全体を100質量%としたとき、90質量%以上のGeが含まれる第2結晶を含んでいれば良い。コンタクト層をGe化合物で構成する場合、Geとともにコンタクト層に含有させることが可能な元素としては、例えばSi等を挙げることができる。
また、上記説明では、窓層4がAlInP結晶層である形態を例示したが、本発明は当該形態に限定されない。本発明における窓層は、Al、In、及び、Pを含む第1結晶を有していれば良い。そのような第1結晶としては、AlInP結晶のほか、AlInGaP結晶等を例示することができる。AlInP結晶及びAlInGaP結晶は、構成元素の組成比を変更することにより、格子定数を容易に変化させることが可能である。なお、窓層にAllnP結晶を用いる場合であっても、窓層にAlInGaP結晶を用いる場合であっても、光電変換層は同じ構成にすることが可能である。また、本発明では、窓層にAlInP結晶とAlInGaP結晶の両方が用いられる形態(例えば、窓層のうち光電変換層側にAlInGaP結晶が配置され、窓層のうちコンタクト層側にAlInP結晶が配置される形態)も許容される。
また、上記説明では、光電変換層3にIII-V族化合物半導体であるInGaPが用いられている形態を例示したが、本発明は当該形態に限定されない。本発明における光電変換層には、例えばInGaN等、他のIII-V族化合物半導体を用いることも可能である。また、光電変換層は、複数のpn接合を含む多接合型でも良い。このほか、本発明における光電変換層には、III-V族化合物半導体以外の化合物半導体を用いることも可能である。ただし、材料の組成比によりバンドギャップを変えられるため、光電変換層には、III-V族化合物半導体を用いることが好ましい。
また、上記説明では、コンタクト層5と二層構造の電極7とが接触している形態を例示したが、本発明は当該形態に限定されない。ただし、コンタクト層の表面に積層されている電極のうち、コンタクト層と接触する箇所には、コンタクト層と相性の良い物質(例えば、TiやAg等。)を用いることが好ましい。また、コンタクト層と接触する箇所に用いる、コンタクト層と相性の良い物質が酸化されやすい場合には、当該物質の表面を、酸化され難い導電性物質によって被覆することが好ましい。
また、上記説明では、反射防止膜6がMgF2/ZnSの2層膜である形態を例示したが、本発明は当該形態に限定されない。反射防止膜は他の公知の形態にすることも可能である。このほか、反射防止膜が備えられない形態とすることも可能である。
また、上記説明では、窓層4とコンタクト層5とが直接接触している形態を例示したが、本発明は当該形態に限定されない。本発明では、例えば、効率が許容される範囲内で、半導体層とコンタクト層との間に他の層を介在させることも可能である。
また、上記説明では、光電変換層3の、入射光の上流側の表面に窓層4が配置され、且つ、当該窓層4の、入射光の上流側の表面に、コンタクト層5が配置されている形態を例示したが、本発明は当該形態に限定されない。本発明における、「光電変換層の表面に積層された半導体層」は、光電変換層の、入射光の下流側の表面に積層されていてもよく、本発明における、「半導体層の、光電変換層とは反対側に配置されたコンタクト層」は、半導体層の、入射光の下流側の表面に積層されていても良い。この場合、「光電変換層の表面に積層された半導体層」は、いわゆるBSF層に相当する。かかる形態であっても、有害性を低減しつつ効率を向上させることが可能になる。
また、上記説明では、光電変換層3の上面側から光が照射される形態を例示したが、本発明は当該形態に限定されない。本発明の光起電装置は、いわゆる両面受光型であっても良い。本発明の光起電装置が両面受光型である場合、半導体層を介して光電変換層に接続されるコンタクト層は、光電変換層の一方の受光面側にのみ配置されていても良く、光電変換層の両方の受光面側に配置されていても良い。ここで、光電変換層の両方の受光面側に配置されているとは、積層方向へ順に、コンタクト層、半導体層、光電変換層、半導体層、コンタクト層が配置されている形態をいう。
図2は、本発明の光起電装置の製造方法(以下において、「本発明の製造方法」ということがある。)の一実施形態を説明するフローチャートである。以下、図1及び図2を参照しつつ、太陽電池10の製造方法の具体例について説明する。
図2に示したように、本発明の製造方法は、第1気相成長工程(S1)と、第2気相成長工程(S2)と、第3気相成長工程(S3)と、第1電極形成工程(S4)と、除去工程(S5)と、反射防止膜形成工程(S6)と、第2電極形成工程(S7)と、を有している。そして、第1電極形成工程(S4)は、レジストマスク形成工程(S41)と、電極積層工程(S42)と、レジストマスク除去工程(S43)と、を有している。
第1気相成長工程(以下において、「S1」ということがある。)は、気相成長法によって、p型基板2の表面に光電変換層3を形成する工程である。図3に、分子線エピタキシ―法で用いる分子線エピタキシ―装置90の概念図を示す。
p型基板2の表面にp層3aを形成する際には、例えば、p型基板2の温度を500℃とし、原料のIn、Ga、Pが入った坩堝を加熱し、それぞれの分子線密度を4.0×10-5Pa、2.7×10-5Pa、1.0×10-3Paとしてp型基板2に照射することにより、分子線エピタキシ―法でp層3aを形成することができる。この際、p型ドーパントとしてBeを用い、所望のキャリア濃度となるようにBeが入った坩堝の温度を制御(例えば、700℃以上950℃以下の範囲で制御)する。
p層3aの表面にp層3bを形成する際には、例えば、p型基板2の温度を500℃とし、原料のIn、Ga、Pが入った坩堝を加熱し、それぞれの分子線密度を4.0×10-5Pa、2.7×10-5Pa、1.0×10-3Paとしてp層3aに照射することにより、分子線エピタキシ―法でp層3bを形成することができる。この際、p型ドーパントとしてBeを用い、所望のキャリア濃度となるようにBeが入った坩堝の温度を制御(例えば600℃以上850℃以下の範囲で制御)する。
p層3bの表面にn層3cを形成する際には、例えば、p型基板2の温度を500℃とし、原料のIn、Ga、Pが入った坩堝を加熱し、それぞれの分子線密度を4.0×10-5Pa、2.7×10-5Pa、1.0×10-3Paとしてp層3bに照射することにより、分子線エピタキシ―法でn層3cを形成することができる。この際、n型ドーパントとしてSiを用い、所望のキャリア濃度となるようにSiが入った坩堝の温度を制御(例えば1000℃以上1350℃以下の範囲で制御)する。本発明の製造方法では、例えばこのような過程を経ることにより、p型基板2の表面に光電変換層3を形成することができる。
第2気相成長工程(以下において、「S2」ということがある。)は、S1で形成した光電変換層3の表面に、気相成長法で窓層4を形成する工程である。
光電変換層3の表面(n層3cの表面)に窓層4を形成する際には、例えば、p型基板2の温度を500℃とし、原料のIn、Al、Pが入った坩堝を加熱し、それぞれの分子線密度を4.0×10-5Pa、1.3×10-5Pa、1.0×10-3Paとしてn層3cに照射することにより、分子線エピタキシ―法で窓層4を形成することができる。この際、n型ドーパントとしてSiを用い、所望のキャリア濃度となるようにSiが入った坩堝の温度を制御(例えば1000℃以上1350℃以下の範囲で制御)する。本発明の製造方法では、例えばこのようにして、光電変換層3の表面(n層3cの表面)に窓層4を形成することができる。
光電変換層3の表面(n層3cの表面)に窓層4を形成する際には、例えば、p型基板2の温度を500℃とし、原料のIn、Al、Pが入った坩堝を加熱し、それぞれの分子線密度を4.0×10-5Pa、1.3×10-5Pa、1.0×10-3Paとしてn層3cに照射することにより、分子線エピタキシ―法で窓層4を形成することができる。この際、n型ドーパントとしてSiを用い、所望のキャリア濃度となるようにSiが入った坩堝の温度を制御(例えば1000℃以上1350℃以下の範囲で制御)する。本発明の製造方法では、例えばこのようにして、光電変換層3の表面(n層3cの表面)に窓層4を形成することができる。
第3気相成長工程(以下において、「S3」ということがある。)は、S2で形成した窓層4の表面に、気相成長法でコンタクト層5を形成する工程である。
窓層4の表面にコンタクト層5を形成する際には、p型基板2の温度を200℃以上(好ましくは200℃以上400℃以下)とし、原料のGeが入った坩堝を加熱し、分子線密度を7.0×10-6Pa以下、好ましくは、1.0×10-6Pa以上7.0×10-6Pa以下として窓層4に照射することにより、分子線エピタキシ―法でコンタクト層5を形成することができる。この際、n型ドーパントとしてPを用い、所望のキャリア濃度となるようにPが入った坩堝の温度を制御(P源としてGaPを用いる場合には例えば650℃以上900℃以下の範囲で制御)する。本発明の製造方法では、例えばこのようにして、窓層4の表面にコンタクト層5を形成することができる。
窓層4の表面にコンタクト層5を形成する際には、p型基板2の温度を200℃以上(好ましくは200℃以上400℃以下)とし、原料のGeが入った坩堝を加熱し、分子線密度を7.0×10-6Pa以下、好ましくは、1.0×10-6Pa以上7.0×10-6Pa以下として窓層4に照射することにより、分子線エピタキシ―法でコンタクト層5を形成することができる。この際、n型ドーパントとしてPを用い、所望のキャリア濃度となるようにPが入った坩堝の温度を制御(P源としてGaPを用いる場合には例えば650℃以上900℃以下の範囲で制御)する。本発明の製造方法では、例えばこのようにして、窓層4の表面にコンタクト層5を形成することができる。
p型基板2の温度が低過ぎると、Ge層が結晶状態にならず、欠陥や転移が多数存在する層が形成される虞がある。そこで、高品質のGe結晶層であるコンタクト層5を形成しやすくする観点から、S3ではp型基板2の温度を200℃以上にする。一方、コンタクト層5の結晶性を高める観点からは、コンタクト層5形成時のp型基板2の温度の上限値は特に限定されないが、コンタクト層5の形成時にp型基板2の温度を高くすると、窓層4とコンタクト層5との間で原子が移動しやすい。従来のように、GaAsをコンタクト層に用いる場合であれば、GaAsはIII-V族化合物半導体であるため問題にならないが、Geをコンタクト層に用いる際には大きな問題になり得る。窓層4の構成元素のうち、Al及びInはコンタクト層5のp型ドーパントとして機能し、Pはコンタクト層5のn型ドーパントとして機能するため、これら全ての元素が窓層4からコンタクト層5へ移動すると、コンタクト層5のキャリア濃度制御やp/n型制御が困難になりやすい。そこで、コンタクト層5へと向かう原子の拡散を低減することによってキャリア濃度制御やp/n型制御を容易にし、その結果として性能を向上させやすい形態の太陽電池10を製造可能にする等の観点から、コンタクト層5形成時におけるp型基板2の温度は400℃以下にすることが好ましい。このような温度条件でコンタクト層5を形成することにより、ヒーターの駆動電力を低減することが可能になるので、太陽電池の製造コストを低減することも可能になる。
また、コンタクト層5を形成する際のGeの分子線(蒸気)密度を大きくし過ぎると、Ge層が結晶状態になり難い。そこで、高品質のGe結晶層であるコンタクト層5を形成しやすくする観点から、S3ではGeの分子線密度を7.0×10-6Pa以下にする。これに対し、S3におけるGeの分子線密度の下限値は特に限定されないが、分子線密度を小さくし過ぎると、製造時間が増大しやすい。そこで、生産性を高めやすい形態にする等の観点から、コンタクト層5を形成する際のGeの分子線(蒸気)密度は1.0×10-6Pa以上にすることが好ましい。
第1電極形成工程(以下において、「S4」ということがある。)は、S3で形成されたコンタクト層5の表面に電極7を形成する工程である。
コンタクト層5の表面に電極7を形成する際には、まず、p型基板2の表面に光電変換層3、窓層4、及び、コンタクト層5を順に積層した積層体を分子線エピタキシ―装置から取り出す。そして、リソグラフィー工程により、形成されるべき電極7の形状パターンに対応するレジストマスクをコンタクト層5の表面に作製する(レジストマスク形成工程。以下において「S41」ということがある。)。ここで、作製されるレジストマスクは、ポジティブであっても良く、ネガティブであっても良い。
S41でレジストマスクを作製したら、続いて、蒸着装置によってTiを蒸着し、続いてAuを蒸着することにより、コンタクト層5及びレジストマスクの表面に、Ti及びAuを蒸着させる(電極積層工程。以下において「S42」ということがある。)。このようにしてTi及びAuを蒸着させたら、蒸着装置から取り出し、引き続き、有機溶剤(例えばアセトン溶液等)中に浸漬することによってレジストマスクを溶解させる(レジストマスク除去工程。以下において「S43」ということがある。)。S4では、例えば以上のステップを経ることにより、コンタクト層5の表面に、所定の形状(例えば櫛型形状等)の電極7を形成することができる。
コンタクト層5の表面に電極7を形成する際には、まず、p型基板2の表面に光電変換層3、窓層4、及び、コンタクト層5を順に積層した積層体を分子線エピタキシ―装置から取り出す。そして、リソグラフィー工程により、形成されるべき電極7の形状パターンに対応するレジストマスクをコンタクト層5の表面に作製する(レジストマスク形成工程。以下において「S41」ということがある。)。ここで、作製されるレジストマスクは、ポジティブであっても良く、ネガティブであっても良い。
S41でレジストマスクを作製したら、続いて、蒸着装置によってTiを蒸着し、続いてAuを蒸着することにより、コンタクト層5及びレジストマスクの表面に、Ti及びAuを蒸着させる(電極積層工程。以下において「S42」ということがある。)。このようにしてTi及びAuを蒸着させたら、蒸着装置から取り出し、引き続き、有機溶剤(例えばアセトン溶液等)中に浸漬することによってレジストマスクを溶解させる(レジストマスク除去工程。以下において「S43」ということがある。)。S4では、例えば以上のステップを経ることにより、コンタクト層5の表面に、所定の形状(例えば櫛型形状等)の電極7を形成することができる。
除去工程(以下において、「S5」ということがある。)は、S4で電極7を形成した後に、コンタクト層(電極7が上面側に存在しない箇所に配置されているコンタクト層)の余分な箇所を除去する工程である。コンタクト層の余分な箇所を除去するのは、コンタクト層5で光が吸収されないようにするためであり、コンタクト層の余分な個所を除去することにより、電池の性能を向上させやすくなる。コンタクト層の余分な個所を除去する際には、アルカリ溶液を用いることができ、例えば質量比で、アンモニア水:過酸化水素水:水=2:1:20となる分量のアンモニア水、過酸化水素水、及び、水を混合することにより作製したアルカリ溶液を用いることができる。ここで、コンタクト層は当該アルカリ溶液に溶解するが、窓層4は当該アルカリ溶液に溶解し難い。そのため、S5では、電極7が形成されている積層体を上記アルカリ溶液に所定の時間(例えば30秒間程度)に亘って浸漬することにより、余分なコンタクト層のみを選択的に除去することが可能になる。余分なコンタクト層のみを選択的に除去したら、引き続き、水で洗浄した後、乾燥処理を行う。
反射防止膜形成工程(以下において、「S6」ということがある。)は、S5で除去された余分なコンタクト層が配置されていた箇所の少なくとも一部に、反射防止膜6を形成する工程である。反射防止膜6は、公知の方法によって形成することができる。
第2電極形成工程(以下において、「S7」ということがある。)は、p型基板2の裏面側(光電変換層3が形成されている面の裏面側)にAl電極1を形成する工程である。Al電極1は、例えば蒸着装置を用いて形成することができる。このようにしてAl電極1を形成したら、Al電極1とp型基板2との界面、及び、電極7とコンタクト層5との界面をなじませるために、所定の温度環境下で所定の時間に亘って保持する。保持する際の温度は例えば400℃程度とすることができ、保持時間は例えば5分程度とすることができる。太陽電池10は、以上の工程を経ることにより、作製することができる。
例えばS1乃至S7を経ることにより、太陽電池10を製造することができる。したがって、本発明によれば、有害性を低減しつつ効率を向上させ得る、化合物半導体を用いた光起電装置を製造することが可能な、光起電装置の製造方法を提供することができる。
本発明の製造方法に関する上記説明では、分子線エピタキシ―法を用いて太陽電池10を製造する形態を例示したが、本発明の製造方法は当該形態に限定されない。本発明の製造方法は、有機金属気相成長法(MOCVD)等、分子線エピタキシ―法以外の気相成長法を用いる形態にすることも可能である。
本発明に関する上記説明では、窓層4及びコンタクト層5が何れもn型である形態を例示したが、本発明は当該形態に限定されない。本発明では、窓層及びコンタクト層がp型である形態も許容される。

Claims (12)
- 化合物半導体を含む光電変換層と、
前記光電変換層の表面に積層された半導体層と、
前記半導体層の、前記光電変換層とは反対側に配置されたコンタクト層と、
前記コンタクト層の表面に積層された電極と、を備え、
前記半導体層は、Al、In、及び、Pを含む第1結晶を含み、
前記コンタクト層は、Geを主成分とする第2結晶を含む、光起電装置。 - 前記半導体層と前記コンタクト層とが接触している、請求項1に記載の光起電装置。
- 前記半導体層の前記第1結晶の格子定数が、0.567nm以上0.573nm以下である、請求項1又は2に記載の光起電装置。
- 前記半導体層の前記第1結晶がAlInPの結晶である、請求項1~3のいずれか1項に記載の光起電装置。
- 前記化合物半導体がIII-V族化合物半導体である、請求項1~4のいずれか1項に記載の光起電装置。
- 基板上に、化合物半導体を含む光電変換層を気相成長させる第1気相成長工程と、
形成された前記光電変換層の表面に、Al、In、及び、Pを含む第1結晶を有する半導体層を気相成長させる第2気相成長工程と、
形成された前記半導体層の上面側に、Geを主成分とする第2結晶を有するコンタクト層を気相成長させる第3気相成長工程と、
形成された前記コンタクト層の表面に電極を形成する電極形成工程と、を有する、光起電装置の製造方法。 - 前記第3気相成長工程が、形成された前記半導体層の表面に、Geを主成分とする第2結晶を有するコンタクト層を気相成長させる工程である、請求項6に記載の光起電装置の製造方法。
- 前記第3気相成長工程は、前記基板の温度が200℃以上である状態で、前記コンタクト層を分子線エピタキシ―法で気相成長させる工程である、請求項6又は7に記載の光起電装置の製造方法。
- 前記第3気相成長工程は、前記基板の温度が200℃以上400℃以下である状態で、前記コンタクト層を分子線エピタキシ―法で気相成長させる工程である、請求項6又は7に記載の光起電装置の製造方法。
- 前記第3気相成長工程は、分子線密度が7.0×10-6Pa以下である状態で、前記コンタクト層を分子線エピタキシ―法で気相成長させる工程である、請求項6~9のいずれか1項に記載の光起電装置の製造方法。
- 前記電極形成工程の後に、
形成された前記電極と前記半導体層との間に存在している前記コンタクト層を残し、且つ、形成された前記電極の周囲に存在している余分な前記コンタクト層を、アルカリ溶液を用いて除去する除去工程を有する、請求項6~10のいずれか1項に記載の光起電装置の製造方法。 - 前記電極形成工程は、
形成された前記コンタクト層の表面へ、形成されるべき前記電極の形状に対応したレジストマスクを形成するステップと、
少なくとも前記コンタクト層の表面へ、前記電極を積層するステップと、
前記コンタクト層に接触している前記電極の周囲に存在する、前記レジストマスクを除去するステップと、
を有する、請求項6~11のいずれか1項に記載の光起電装置の製造方法。
