Abstract
熱伝導性シートの製造方法は、工程(A)繊維状フィラー及び球状フィラーをバインダ樹脂に分散させることにより熱伝導性シート形成用組成物を調製する工程;工程(B)調製された熱伝導性シート形成用組成物から成形体ブロックを形成する工程;工程(C)形成された成形体ブロックを所望の厚みにスライスしてシートを形成する工程;及び工程(D)形成されたシートのスライス面をプレスする工程であって、プレス後のシートの熱抵抗値がプレス前のシートの熱抵抗値よりも低下するようにプレスする工程を有する。
Description
本発明は、熱伝導性シートの製造方法に関する。
駆動の際に発熱を伴うICチップ等の発熱体の故障を防止するため、発熱体を放熱フィン等の放熱体に熱伝導性シートを介して密着させることが行われている。近年、このような熱伝導性シートの熱伝導性を高める工夫として、熱硬化性樹脂に繊維状フィラーが分散した層状の熱硬化性樹脂組成物中の当該繊維状フィラーを、層の厚み方向に磁場発生装置を用いて配向させた後、熱硬化性樹脂を硬化させて熱伝導性シートを製造することが提案されている(特許文献1)。この熱伝導性シートは、シートの表面に繊維状フィラーの端部が露出しており、発熱体と放熱体との間に適用された際に、繊維状フィラーの露出した端部が熱伝導性シート内に没入する構成となっている。
しかしながら、特許文献1の技術では、繊維状フィラーを意図したように配向させるためには、高コストの磁気発生装置を使用しなければならないという問題があった。また、繊維状フィラーを磁気発生装置で配向させるためには、熱硬化性樹脂組成物の粘度を低くしなければならず、このため繊維状フィラーの含有量を大きく増加させることができず、熱伝導性シートの熱伝導性が不十分になるという問題があった。更に、発熱体と放熱体との間への熱伝導性シートの適用条件によっては、露出した繊維状フィラーの端部が熱伝導性シート内に没入しないという問題もあった。反対に、露出した繊維状フィラーの端部を熱伝導性シート内に完全に没入させるために、発熱体と放熱体との間に配した際、それらに対しそれらの正常な動作を妨げるような負荷をかけざるを得ない場合があるという問題もあった。
本発明の目的は、以上の従来の技術の問題点を解決することであり、熱伝導性シートを製造する際に、高コストの磁気発生装置の使用を不要とし、熱硬化性樹脂組成物中に多量に繊維状フィラーを配合できるようにし、発熱体と放熱体との間に配した際に、それらに対しそれらの正常な動作を妨げるような負荷をかけなくても、良好な熱伝導性を示す熱伝導性シートを製造できるようにすることである。
本発明者は、繊維状フィラーを熱伝導性シートの厚み方向に配向させるということが、従来技術の問題点を引き起こしている主原因ではないかとの仮定の下、繊維状フィラーの配向状態を検討したところ、バインダ樹脂に繊維状フィラーを比較的多量に含有させて熱伝導性シート形成用組成物を調製し、しかも繊維状フィラーを磁気発生装置を使用して意図的に配向させずに、単に熱伝導性シート形成用組成物から公知の成型法(好ましくは押出し成形法又は金型成形法)により成形体ブロックを形成し、それをスライスしてシートを形成し、更に形成されたシートをプレス処理することにより上述の目的を達成できる熱伝導性シートを製造できることを見出し、本発明を完成させるに至った。
即ち、本発明は、熱伝導性シートの製造方法であって、以下の工程(A)~(D):
工程(A)
繊維状フィラー及び球状フィラーをバインダ樹脂に分散させることにより熱伝導性シート形成用組成物を調製する工程;
工程(B)
調製された熱伝導性シート形成用組成物から成形体ブロックを形成する工程;
工程(C)
形成された成形体ブロックを所望の厚みにスライスしてシートを形成する工程;及び
工程(D)
形成されたシートのスライス面をプレスする工程であって、プレス後のシートの熱抵抗値がプレス前のシートの熱抵抗値よりも低下するようにプレスする工程
を有し、
前記工程(A)における繊維状フィラーが、8~12μmの平均径と2~50のアスペクト比とを有する炭素繊維であり、
前記熱伝導性シート形成用組成物中の繊維状フィラー及び球状フィラーの配合量が、それぞれ16~40体積%及び30~60体積%であり、
前記工程(C)で形成されたシートのプレス前の熱抵抗値(K・cm2/W)が、0.31~1.00に調整されている製造方法を提供する。

また、本発明は、上述の製造方法により得られた熱伝導性シート、並びに、この熱伝導性シートが発熱体と放熱体との間に配されたサーマルデバイスを提供する。
更に、本発明は、熱伝導性シート形成用組成物からなる成形体ブロックから形成されたシートをプレスしてなる熱伝導性シートにおいて、
前記熱伝導性シート形成用組成物は、繊維状フィラー及び球状フィラーをバインダ樹脂に分散させてなり、繊維状フィラーが、8~12μmの平均径と2~50のアスペクト比とを有する炭素繊維であり、前記熱伝導性シート形成用組成物中に繊維状フィラー及び球状フィラーが、それぞれ16~40体積%及び30~60体積%で配合され、
成形体ブロックにおける繊維状フィラーの配向ランダム率が、55~95%の範囲に調整されており、それにより成形体ブロックから形成されたシートのプレス前の熱抵抗値(K・cm2/W)が、0.31~1.00の範囲となっている熱伝導性シートを提供する。
前記熱伝導性シート形成用組成物は、繊維状フィラー及び球状フィラーをバインダ樹脂に分散させてなり、繊維状フィラーが、8~12μmの平均径と2~50のアスペクト比とを有する炭素繊維であり、前記熱伝導性シート形成用組成物中に繊維状フィラー及び球状フィラーが、それぞれ16~40体積%及び30~60体積%で配合され、
成形体ブロックにおける繊維状フィラーの配向ランダム率が、55~95%の範囲に調整されており、それにより成形体ブロックから形成されたシートのプレス前の熱抵抗値(K・cm2/W)が、0.31~1.00の範囲となっている熱伝導性シートを提供する。
本発明の製造方法によれば、バインダ樹脂に繊維状フィラーである炭素繊維に加えて球状フィラーを、両者合わせて比較的多量に含有させて熱伝導性シート形成用組成物を調製する一方で、好ましくは繊維状フィラーの配向がランダムになるように成形体ブロックを形成し、その成形体ブロックをスライスして得たシート熱抵抗値(K・cm2/W)の範囲を、そのシートのプレス処理前において0.31~1.00の範囲という意図的に高い範囲に設定する。
このような成形体ブロック及びそれをスライスして得たシートにおいては、繊維状フィラーが一定の方向に配向していない(換言すればランダムに配向している)ため、次々工程の工程(D)の際のプレスにより、繊維状フィラー同士の接触が促進される。これは、繊維状フィラーが一定方向に、特にプレスする方向に水平又は垂直に配向していると、プレスによって繊維状フィラー同士の接触を期待することはできないが、本発明のように、繊維状フィラーを意図的にランダム配向させると、バインダ樹脂の流動あるいは変形に伴い、繊維状フィラーがシート内部で互いに接触するので、事後的にシート内部の熱伝導性が改善された熱伝導性シートを製造できる。しかもシートの表面を平滑化することができるので、発熱体や放熱体との密着性が良好になり、発熱体と放熱体との間に配した際に、それらに対しそれらの正常な動作を妨げるような負荷をかけなくても、良好な熱伝導性を示す熱伝導性シートを製造できる。
本発明の熱伝導性シートの製造方法は、以下の工程(A)~(D)を有する。工程毎に詳細に説明する。
<工程(A)>
まず、繊維状フィラーをバインダ樹脂に分散させることにより熱伝導性シート形成用組成物を調製する。

熱伝導性シート形成用組成物を構成する繊維状フィラーは、発熱体からの熱を効率良く放熱体に伝導させるためのものである。このような繊維状フィラーとしては、平均径が小さすぎるとその比表面積が過大となって熱伝導性シート形成用組成物の粘度が高くなりすぎることが懸念され、大きすぎると熱伝導性シートの表面凹凸が大きくなって、発熱体や放熱体への密着性が低下することが懸念されるので、好ましくは8~12μmである。また、そのアスペクト比(長さ/径)は、小さすぎると熱伝導性シート形成用組成物の粘度が高過ぎる傾向があり、大きすぎると熱伝導性シートの圧縮を阻害する傾向があるので、好ましくは2~50、より好ましくは3~30である。
繊維状フィラーの具体例としては、好ましくは、例えば、炭素繊維、金属繊維(例えば、ニッケル、鉄等)、ガラス繊維、セラミックス繊維(例えば、酸化物(例えば、酸化アルミニウム、二酸化ケイ素等)、窒化物(例えば、窒化ホウ素、窒化アルミニウム等)、ホウ化物(例えば、ホウ化アルミニウム等)、炭化物(例えば、炭化ケイ素等)等の非金属系無機繊維)を挙げることができる。
繊維状フィラーは、熱伝導性シートに対して要求される機械的性質、熱的性質、電気的性質などの特性に応じて選択され、特に炭素繊維を好ましく使用することができる。中でも、高弾性率、良好な熱伝導性、高導電性、電波遮蔽性、低熱膨張性等を示す点からピッチ系炭素繊維を好ましく使用することができる。なお、以後の段落において、断りが無い限り、“繊維状フィラー”の用語は、炭素繊維を意味する。
繊維状フィラーの熱伝導性シート形成用組成物中の含有量は、少なすぎると熱伝導率が低くなり、多すぎると粘度が高くなる傾向があるので、繊維状フィラーの熱伝導性シート含有量は各種材料の添加量を調整することにより、好ましくは16~40vol%であり、熱伝導シート形成用組成物を構成する後述のバインダ樹脂100質量部に対し、好ましくは120~300質量部、より好ましくは130~250質量部である。
なお、繊維状フィラーの他に、本発明の効果を損なわない範囲で、板状フィラー、鱗片状フィラー、球状フィラー等を併用することができる。特に、繊維状フィラーの熱伝導性シート形成用組成物中での二次凝集の抑制という観点から、0.1~5μm径の球状フィラー(好ましくは球状アルミナや球状窒化アルミ)の好ましい範囲は、30~60体積%、より好ましくは35~50体積%であり、繊維状フィラー100質量部に対し、好ましくは100~900質量部を併用する。
バインダ樹脂は、繊維状フィラーを熱伝導性シート内に保持するものであり、熱伝導性シートに要求される機械的強度、耐熱性、電気的性質等の特性に応じて選択される。このようなバインダ樹脂としては、熱可塑性樹脂、熱可塑性エラストマー、熱硬化性樹脂の中から選択することができる。
熱可塑性樹脂としては、ポリエチレン、ポリプロピレン、エチレン-プロピレン共重合体等のエチレン-αオレフィン共重合体、ポリメチルペンテン、ポリ塩化ビニル、ポリ塩化ビニリデン、ポリ酢酸ビニル、エチレン-酢酸ビニル共重合体、ポリビニルアルコール、ポリビニルアセタール、ポリフッ化ビニリデン及びポリテトラフルオロエチレン等のフッ素系重合体、ポリエチレンテレフタレート、ポリブチレンテレフタレート、ポリエチレンナフタレート、ポリスチレン、ポリアクリロニトリル、スチレン-アクリロニトリル共重合体、アクリロニトリル-ブタジエン-スチレン共重合体(ABS)樹脂、ポリフェニレン-エーテル共重合体(PPE)樹脂、変性PPE樹脂、脂肪族ポリアミド類、芳香族ポリアミド類、ポリイミド、ポリアミドイミド、ポリメタクリル酸、ポリメタクリル酸メチルエステル等のポリメタクリル酸エステル類、ポリアクリル酸類、ポリカーボネート、ポリフェニレンスルフィド、ポリサルホン、ポリエーテルサルホン、ポリエーテルニトリル、ポリエーテルケトン、ポリケトン、液晶ポリマー、シリコーン樹脂、アイオノマー等が挙げられる。
熱可塑性エラストマーとしては、スチレン-ブタジエンブロック共重合体又はその水添化物、スチレン-イソプレンブロック共重合体又はその水添化物、スチレン系熱可塑性エラストマー、オレフィン系熱可塑性エラストマー、塩化ビニル系熱可塑性エラストマー、ポリエステル系熱可塑性エラストマー、ポリウレタン系熱可塑性エラストマー、ポリアミド系熱可塑性エラストマー等が挙げられる。
熱硬化性樹脂としては、架橋ゴム、エポキシ樹脂、フェノール樹脂、ポリイミド樹脂、不飽和ポリエステル樹脂、ジアリルフタレート樹脂等が挙げられる。架橋ゴムの具体例としては、天然ゴム、アクリルゴム、ブタジエンゴム、イソプレンゴム、スチレン-ブタジエン共重合ゴム、ニトリルゴム、水添ニトリルゴム、クロロプレンゴム、エチレン-プロピレン共重合ゴム、塩素化ポリエチレンゴム、クロロスルホン化ポリエチレンゴム、ブチルゴム、ハロゲン化ブチルゴム、フッ素ゴム、ウレタンゴム、及びシリコーンゴムが挙げられる。
熱伝導性シート形成用組成物は、繊維状フィラーとバインダ樹脂と必要に応じて配合される各種添加剤や揮発性溶剤とを公知の手法により均一に混合することにより調製することができる。
<工程(B)>
次に、調製された熱伝導性シート形成用組成物から、公知の成形方法により成形体ブロックを形成する。その際、繊維状フィラーが一定方向に配向してしまわないような成形方法を採用することが好ましい。特に、押出し成形法又は金型成形法により成形体ブロックを形成することが好ましい。

押出し成形法、金型成形法としては、特に制限されず、公知の各種押出し成形法、金型成形法の中から、熱伝導性シート形成用組成物の粘度や熱伝導性シートに要求される特性等に応じて適宜採用することができる。
押出し成形法において、熱伝導性シート形成用組成物をダイより押し出す際、あるいは金型成形法において、熱伝導性シート形成用組成物を金型へ圧入する際、バインダ樹脂が流動し、その流動方向に沿って一部の繊維状フィラーが配向するが、多くは配向がランダムになっている。この場合、全繊維状フィラー中の配向がランダムになっている繊維状フィラーの割合(繊維状フィラーの配向ランダム率)は、少なすぎると後述する工程(D)のプレスの後に互いに接触する繊維状フィラーの割合が少なく、熱伝導性シートの熱伝導性が不十分となる傾向があり、多すぎてもシートの厚み方向の熱伝導性が不十分となることが懸念されるので、好ましくは55~95%、より好ましくは60~90%である。繊維状フィラーの配向ランダム率は、電子顕微鏡観察によりカウントすることができる。
なお、配向ランダム率が0%という状態は、単位立方体(例えば0.5mm角)に含まれている繊維状フィラーのすべてが、ある一定方向(例えば、シート厚み方向)に配向している状態を意味している。ランダム率が100%という状態は、単位立方体(例えば0.5mm角)に含まれている繊維状フィラーのうち、ある一定方向(例えば、シート厚み方向)に配向している集合が存在しない状態を意味している。配向ランダム率が50%という状態は、単位立方体(例えば0.5mm角)に含まれている繊維状フィラーのうち、ある一定方向(例えば、シート厚み方向)に配向している集合に属している繊維状フィラーの割合が50%である状態を意味している。従って、配向ランダム率が55%という状態は、単位立方体(例えば0.5mm角)に含まれている繊維状フィラーのうち、ある一定方向(例えば、シート厚み方向)に配向している集合に属している繊維状フィラーの割合が45%である状態を意味しており、配向ランダム率が95%という状態は、単位立方体(例えば0.5mm角)に含まれている繊維状フィラーのうち、ある一定方向(例えば、シート厚み方向)に配向している集合に属している繊維状フィラーの割合が5%である状態を意味している。
この配向ランダム率は、シートの一断面を観察した際、厚み方向に配置され且つ所定の長さが確認できる繊維状フィラーを除することにより算出できる。また、観察する断面数を増やし、得られた配向ランダム率の平均をとることで、その数値精度を高めることができる。
成形体ブロックの大きさ・形状は、求められる熱伝導性シートの大きさに応じて決めることができる。例えば、断面の縦の大きさが0.5~15cmで横の大きさが0.5~15cmの直方体が挙げられる。直方体の長さは必要に応じて決定すればよい。
<工程(C)>
次に、形成された成形体ブロックをスライスしてシートを形成する。この成形体ブロックとそれをスライスして得たシートにおける繊維フィラーの配向度合いは、ほぼ同じと見なすことができる。また、スライスにより得られるシートの表面(スライス面)には、繊維上フィラーが露出する。スライスする方法としては特に制限はなく、成形体ブロックの大きさや機械的強度により公知のスライス装置(好ましくは超音波カッタ)の中から適宜選択することができる。成形体ブロックのスライス方向としては、成形方法が押出し成形方法である場合には、押出し方向に配向しているものもあるために押出し方向に対して60~120度、より好ましくは70~100度の方向である。特に好ましくは90度(垂直)の方向である。
次に、形成された成形体ブロックをスライスしてシートを形成する。この成形体ブロックとそれをスライスして得たシートにおける繊維フィラーの配向度合いは、ほぼ同じと見なすことができる。また、スライスにより得られるシートの表面(スライス面)には、繊維上フィラーが露出する。スライスする方法としては特に制限はなく、成形体ブロックの大きさや機械的強度により公知のスライス装置(好ましくは超音波カッタ)の中から適宜選択することができる。成形体ブロックのスライス方向としては、成形方法が押出し成形方法である場合には、押出し方向に配向しているものもあるために押出し方向に対して60~120度、より好ましくは70~100度の方向である。特に好ましくは90度(垂直)の方向である。
前述したように、成形体ブロックをスライスして得たシートにおいては、成形体ブロックの配向ランダム率が維持されており、しかも使用する繊維状フィラーを炭素繊維に特定し、その形状及び配合量も規定した場合には、シートのプレス前の熱抵抗値を所定の範囲に限定することができる。具体的には、繊維状フィラーを、8~12μmの平均径と2~50のアスペクトを有する炭素繊維とし、当該繊維状フィラー及び球状フィラーの含有量を、それぞれ16~40体積%及び30~60体積%とすることにより、後述する工程(D)のプレスを行う前(プレス前)の熱抵抗値を0.31を超え1.00未満とすることができる。なお、熱抵抗値の測定の際には、シートに1kg/cm2の荷重が掛けられる。
成形体ブロックをスライスする幅(形成されるシートの厚さ)には特に制限はなく、熱伝導性シートの使用目的等に応じて適宜選択するこができる。ここで、熱抵抗値との関係に関し、工程(C)における成形体ブロックのスライスの幅(形成されるシートのシート厚)が0.65mm未満となるように成形体ブロックをスライスした場合には、シートの熱抵抗値(K・cm2/W)は0.31を超え0.47未満の範囲が好ましい。0.65mm以上3mm以下となるように成形体ブロックをスライスした場合には、シートの熱抵抗値(K・cm2/W)は0.47を超え1.00未満の範囲が好ましい。
<工程(D)>
次に、得られたシートのスライス面をプレスする。これにより熱伝導性シートが得られる。プレスの方法としては、平盤と表面が平坦なプレスヘッドとからなる一対のプレス装置を使用することができる。また、ピンチロールでプレスしてもよい。

プレスの際の圧力としては、一般に、低すぎるとプレスをしない場合と熱抵抗が変わらない傾向があり、高すぎるとシートが延伸する傾向がある。また、プレスの際に延伸防止のためにスペーサーを介在させた場合には、プレス圧力を高めに設定することができる。通常、シートにかかる圧力は、1~100kgf/cm2であるが、スペーサーを使用しない場合には、好ましくは2~8kgf/cm2、より好ましくは3~7kgf/cm2であり、スペーサーを使用する場合には、プレス時の設定圧力は0.1~30MPa、好ましくは0.5~20MPaである。
本発明において、スペーサーとしては、作成したいシートの厚みと同じ厚みの硬質材料からなるフレームやプレートを使用することができる。例えば、スペーサーとして、作成したいシートの厚みと同じ厚みの正方形(例えば25cm角)のステンレススチール板に、正方形(例えば10cm角)の穴を4箇所設けて、漢字の“田”のような形状のフレームとしたものを例示することができるが、これに限定されるものではない。
このようなプレスは、プレスの効果をより高め、プレス時間を短縮するために、バインダ樹脂のガラス転移温度以上で行うことが好ましい。通常、0~180℃の温度範囲内、好ましくは室温(約25℃)~100℃の温度範囲内、より好ましくは30~100℃の温度範囲内でプレスする。
本発明において、プレス後のシート厚は圧縮により薄くなるが、シートの圧縮率[{(プレス前のシート厚-プレス後のシート厚)/プレス前のシート厚}×100]が小さすぎると熱抵抗が小さくならない傾向があり、大きすぎるとシートが延伸する傾向があるので、圧縮率が2~15%となるようにプレスを行う。
また、プレスによりシートの表面を平滑にすることができる。平滑の程度は表面光沢度(グロス値)で評価することができる。表面光沢度が低すぎると熱伝導性が低下するので、入射角60度反射角60度で光沢計で測定した表面光沢度(グロス値)が0.2以上となるようプレスを行うことが好ましい。
以上説明した熱伝導性シートの製造方法により得られた当該熱伝導性シートも本発明の一態様であって、その好ましい態様は、繊維状フィラーの配向ランダム率が55~95%、厚みが0.1~50mm、光沢計による表面光沢度(グロス値)が0.2以上となるものである。
このような熱伝導性シートは、発熱体で生じた熱を放熱体に逃がすためにそれらの間に配された構造のサーマルデバイスを与えることができる。発熱体としては、ICチップ、ICモジュール等が挙げられ、放熱体としては、ステンレス等の金属材料から形成されたヒートシンク等が挙げられる。
以上説明したように、熱伝導性シートの熱的特性は含有されている繊維状フィラーの配向ランダム率に大きく依存しているが、その熱的性質は、シートの厚み方向に繊維状フィラーがどのような角度のバラツキで並んでいるのかということでも評価することができる。具体的には、熱伝導性シートの一断面を50~300倍の光学顕微鏡で撮影し、シートの表面方向を90度としたときに、撮影画像を取り込み、繊維状フィラーの角度分布を求め、更にその標準偏差を求めればよい。標準偏差が10°以上であることが好ましい。
なお、本発明の製造方法で得られる熱伝導性シートそれ自体は“もの”として以下にように表現することができ、本発明の一態様となる。
即ち、本発明の熱伝導性シートは、“熱伝導性シート形成用組成物からなる成形体ブロックから形成されたシートをプレスしてなる熱伝導性シートにおいて、

この熱伝導性シートにおける発明の構成は、本発明の製造方法で説明した内容と同じ意義を有し、また、発明の効果も、本発明の製造方法で製造された熱伝導性シートの効果を同じである。
実施例1
シリコーンA液(ビニル基を有するオルガノポリシロキサン)17体積%と、シリコーンB液(ヒドロジェンシリル基を有するオルガノポリシロキサン)16体積%と、アルミナ粒子(平均粒子径3μm)22体積%と、球状の窒化アルミニウム(平均粒子径1μm)22体積%と、ピッチ系炭素繊維(平均長軸長150μm、平均軸径8μm)23体積%とを均一に混合することにより熱伝導性シート形成用シリコーン樹脂組成物を調製した。質量部で換算すると、シリコーン樹脂100質量部に対し、ピッチ系炭素繊維153質量部を混合して熱伝導性シート形成用シリコーン樹脂組成物を調製した。
シリコーンA液(ビニル基を有するオルガノポリシロキサン)17体積%と、シリコーンB液(ヒドロジェンシリル基を有するオルガノポリシロキサン)16体積%と、アルミナ粒子(平均粒子径3μm)22体積%と、球状の窒化アルミニウム(平均粒子径1μm)22体積%と、ピッチ系炭素繊維(平均長軸長150μm、平均軸径8μm)23体積%とを均一に混合することにより熱伝導性シート形成用シリコーン樹脂組成物を調製した。質量部で換算すると、シリコーン樹脂100質量部に対し、ピッチ系炭素繊維153質量部を混合して熱伝導性シート形成用シリコーン樹脂組成物を調製した。
この熱伝導性シート形成用シリコーン樹脂組成物を、直方体状の内部空間を有する金型中に流し込み、100℃のオーブン中で6時間加熱硬化させることにより成形体ブロックを作成した。なお、金型の内面には、剥離処理面が内側となるように剥離ポリエチレンテレフタレートフィルムを貼り付けておいた。
得られた成形体ブロックを0.2mm厚に超音波カッタでスライスしてシートを得た。このシートの表面には、スライスの際の剪断力で繊維状フィラーの一部が表面に露出し、シート表面に微小凹凸が形成されていた。このシートに1kgf/cm2の荷重をかけながら、熱抵抗[(K/W)並びに(K・cm2/W)]をASTM-D5470に準拠した熱抵抗測定装置を用いて測定した。得られた結果を表1に示す。その熱抵抗値は0.41K・cm2/Wであった。
このようにして得られたシートをステンレス定盤上に載置し、シートに対し2kgf/cm2の荷重が印加されるように、常温(25℃)で、表面が鏡面仕上げの平坦なステンレスプレスヘッドで30分間プレスすることにより、表面が平滑な熱伝導性シートを得た。プレス前、プレス後のシート厚と圧縮率とを表1に示す。
なお、伝導性シートの平面を100倍の光学顕微鏡で撮影し、シートの表面方向を90度としたときに、撮影画像を取り込み、繊維状フィラーの角度分布を求め、更にその標準偏差を求めた。角度分布の平均は-12.9°で標準偏差は15.6°であった。
実施例2~45、比較例1
実施例の成形体ブロックのスライス厚、プレス条件(圧力、温度)を表1に示すように変更すること以外、実施例1と同様の操作で熱伝導性シートを得た。また、プレス前、プレス後のシート厚と圧縮率とを表1に示す。

実施例46~51
実施例の成形体ブロックのスライス厚、プレス条件(圧力、温度)、ピッチ系炭素繊維の平均長軸長(μm)と平均軸径(μm)とを表1に示すように変更し、また、プレス時にスペーサー(作成したいシートの厚みと同じ厚みを有する25cm角のステンレススチール板に10cm角の穴を4箇所設けたもの)を使用し、更に、実施例46、47についてはシリコーン樹脂100質量部に炭素繊維240質量部を混合し、実施例48~51についてはシリコーン樹脂100質量部に炭素繊維150質量部を混合すること以外、実施例1と同様の操作で熱伝導性シートを得た。プレス前、プレス前後のシート厚と圧縮率とを表1に示す。
実施例の成形体ブロックのスライス厚、プレス条件(圧力、温度)、ピッチ系炭素繊維の平均長軸長(μm)と平均軸径(μm)とを表1に示すように変更し、また、プレス時にスペーサー(作成したいシートの厚みと同じ厚みを有する25cm角のステンレススチール板に10cm角の穴を4箇所設けたもの)を使用し、更に、実施例46、47についてはシリコーン樹脂100質量部に炭素繊維240質量部を混合し、実施例48~51についてはシリコーン樹脂100質量部に炭素繊維150質量部を混合すること以外、実施例1と同様の操作で熱伝導性シートを得た。プレス前、プレス前後のシート厚と圧縮率とを表1に示す。
<評価>
得られた熱伝導性シートに対し、1kgf/cm2の荷重をかけながら、それぞれの熱抵抗[(K/W)並びに(K・cm2/W)]をASTM-D5470に準拠した熱抵抗測定装置を用いて測定した。得られた結果を表1に示す。実用上、熱抵抗は、プレス前のシート厚が0.1mm以上0.2mm未満のときには0.4K/W(1.256(K・cm2/W))以下、シート厚が0.2mm以上0.6mm未満のときには0.130K/W(0.41(K・cm2/W))以下、シート厚が0.6mm以上1.0mm未満のときには0.140K/W(0.44(K・cm2/W))以下、シート厚が1.0mm以上3.0mm未満のときには0.5K/W(1.57(K・cm2/W))以下であることが望まれる。
得られた熱伝導性シートに対し、1kgf/cm2の荷重をかけながら、それぞれの熱抵抗[(K/W)並びに(K・cm2/W)]をASTM-D5470に準拠した熱抵抗測定装置を用いて測定した。得られた結果を表1に示す。実用上、熱抵抗は、プレス前のシート厚が0.1mm以上0.2mm未満のときには0.4K/W(1.256(K・cm2/W))以下、シート厚が0.2mm以上0.6mm未満のときには0.130K/W(0.41(K・cm2/W))以下、シート厚が0.6mm以上1.0mm未満のときには0.140K/W(0.44(K・cm2/W))以下、シート厚が1.0mm以上3.0mm未満のときには0.5K/W(1.57(K・cm2/W))以下であることが望まれる。
なお、プレス前のシート厚が0.1mm以上0.2mm未満のときの実用上望ましい熱抵抗の上限が、シート厚が0.2mm以上0.6mm未満のときの実用上望ましい熱抵抗の上限よりも高く設定されている。これは、シート厚が薄すぎると、シート中に存在しているフィラーのシート表面への影響が大きくなり、シート表面の平滑性が損なわれ易くなるからである。
また、実施例6、10、21、25、46~51及び比較例1については、表面光沢度(グロス値)を光沢度計(入射角60度、反射角60度)を用いて測定した。得られた結果を表1に示す。
表1の実施例1~45の熱伝導性シートは、プレス後において各シート厚で、それぞれ良好な低い熱抵抗を示した。また、表面光沢度を測定した実施例6、10、21、25の熱伝導性シートの表面光沢度(グロス値)は0.2以上であった。
また、プレス圧が上昇するにつれて熱抵抗が低下する傾向があり、プレス温度が上昇するにつれて熱抵抗が上昇する傾向があり、シート厚が厚くなるにつれて熱抵抗が上昇する傾向があることが分かる。
他方、プレスを施していない比較例1の熱伝導性シートの場合、熱抵抗が0.41K・cm2/Wを超えてしまい、しかもグロス値が0.1であり、表面光沢度が低いものであった。
また、実施例46の熱伝導性シートの場合、プレスの際にスペーサーを用いているため、プレス温度を100℃と高く設定し、しかも炭素繊維の平均長軸長が100μmと比較的短いため、シートの圧縮率が67%と非常に高いものであった。このため、プレス前において0.10mmというシート厚で、良好な低い熱抵抗を示した。また、表面光沢度(グロス値)は0.1以上であった。
実施例47の熱伝導性シートの場合、プレス温度を70℃に設定したこと以外、実施例46と同様の操作が繰り返されていた。このため、圧縮率が約43%と実施例46の場合に比べ低くなっていたが、プレス前において0.10mmというシート厚で、良好な低い熱抵抗を示した。また、表面光沢度(グロス値)は0.1以上であった。
実施例48~51の熱伝導性シートの場合は、プレスの際にスペーサーを用いており、しかもシート厚が比較的厚いものであったが、プレス圧力が1.2~20MPaと比較的高く設定されていたため、プレス前において1.55~2.54mmというシート厚で、良好な低い熱抵抗を示した。また、表面光沢度(グロス値)は0.2以上であった。
なお、このよう良好な熱伝導性を示す熱伝導性シートにおいて、プレス前の熱抵抗値は、0.1~0.32を示していた。
本発明の製造方法によれば、繊維状フィラーの多くは、成形時に配向がランダムになっているが、スライス後のプレスによりシートが圧縮され、繊維状フィラーがシート内部で互いに接触するのでシート内部の熱伝導性が改善された熱伝導性シートを製造できる。しかもシートの表面を平滑化することができるので、発熱体や放熱体との密着性が良好になり、発熱体と放熱体との間に配した際に、それらに対しそれらの正常な動作を妨げるような負荷をかけなくても、良好な熱伝導性を示す熱伝導性シートを製造できる。従って、本発明は、ICチップやICモジュールなどの発熱体と放熱体との間に配するための熱伝導性シートの製造に有用である。
Claims (14)
- 熱伝導性シートの製造方法であって、以下の工程(A)~(D):
工程(A)
繊維状フィラー及び球状フィラーをバインダ樹脂に分散させることにより熱伝導性シート形成用組成物を調製する工程;
工程(B)
調製された熱伝導性シート形成用組成物から成形体ブロックを形成する工程;
工程(C)
形成された成形体ブロックを所望の厚みにスライスしてシートを形成する工程;及び
工程(D)
形成されたシートのスライス面をプレスする工程であって、プレス後のシートの熱抵抗値がプレス前のシートの熱抵抗値よりも低下するようにプレスする工程
を有し、
前記工程(A)における繊維状フィラーが、8~12μmの平均径と2~50のアスペクト比とを有する炭素繊維であり、
前記熱伝導性シート形成用組成物中の繊維状フィラー及び球状フィターの配合量が、それぞれ16~40体積%及び30~60体積%であり、
前記工程(C)で形成されたシートのプレス前の熱抵抗値(K・cm2/W)が、0.31~1.00に調整されている製造方法。 - 工程(B)において、押出し成形法又は金型形成法により成形体ブロックを形成する請求項1記載の製造方法。
- 工程(A)におけるバインダ樹脂が、シリコーン樹脂である請求項1又は2記載の製造方法。
- 工程(C)で形成されたシートの厚みが0.65mm未満の場合に、当該シートのプレス前の熱抵抗値(K・cm2/W)が0.31を超え0.47未満の範囲に調整されている請求項1~3のいずれに記載の製造方法。
- 工程(C)で形成されたシートの厚みが0.65mm以上3mm以下の場合に、当該シートのプレス前の熱抵抗値(K・cm2/W)が、0.47を超え1.00未満の範囲に調整されている請求項1~3のいずれかに記載の製造不法。
- 工程(D)において、シートにかかる圧力が1~8kgf/cm2の圧力でプレスする請求項1~5のいずれかに記載の製造方法。
- 工程(D)において、スペーサーを使用した場合、0.1~30MPaの設定圧力でプレスする請求項1~5のいずれかに記載の製造方法。
- 工程(D)において、プレスをバインダ樹脂のガラス転移温度以上に加熱しながら行う請求項1~7のいずれかに記載の製造方法。
- 工程(D)において、シートの圧縮率が2~15%となるようにプレスを行う請求項1~8のいずれかに記載の製造方法。
- 工程(D)において、プレス後にシートの表面光沢度(グロス値)が0.1以上となるようにプレスを行う請求項1~9のいずれかに記載の製造方法。
- 請求項1~10のいずれかに記載の製造方法により得られた熱伝導性シート。
- 工程(B)で成型された成形体ブロックにおける繊維状フィラーの配向ランダム率が、55~95%である請求項11記載の熱伝導性シート。
- 発熱体と放熱体と、それらの間に配された請求項11または12記載の熱伝導性シートとからなるサーマルデバイス。
- 熱伝導性シート形成用組成物からなる成形体ブロックから形成されたシートをプレスしてなる熱伝導性シートにおいて、
前記熱伝導性シート形成用組成物は、繊維状フィラー及び球状フィラーをバインダ樹脂に分散させてなり、繊維状フィラーが、8~12μmの平均径と2~50のアスペクト比とを有する炭素繊維であり、前記熱伝導性シート形成用組成物中に繊維状フィラー及び球状フィラーが、それぞれ16~40体積%及び30~60体積%で配合され、
成形体ブロックにおける繊維状フィラーの配向ランダム率が、55~95%の範囲に調整されており、それにより成形体ブロックから形成されたシートのプレス前の熱抵抗値(K・cm2/W)が、0.31~1.00の範囲となっている熱伝導性シート。
