本実施形態の一つは、光源から射出された光の強度分布を平滑化して露光装置本体の光取入口へ入射させることのできる伝送光学系に関する。光源の光出力口から射出されたほぼ平行光束状態の光を露光装置本体の光取入口まで導いて該光取入口へほぼ平行光束状態で入射させる伝送光学系は、光出力口と光取入口とを光学的にフーリエ変換の関係にする集光光学系と、光出力口と集光光学系との間の光路中に配置されて、入射光束の角度分布の範囲よりも大きい範囲の角度分布を射出光束に付与する角度分布付与素子とを備える。
Description
本実施形態の一つは、伝送光学系、照明光学系、露光装置、及びデバイス製造方法に関する。さらに詳細には、本実施形態の一つは、半導体素子、撮像素子、液晶表示素子、薄膜磁気ヘッド等のデバイスをリソグラフィー工程で製造するための露光装置の照明光学系に好適な伝送光学系に関するものである。
この種の露光装置の本体は、全体的にかなり大きな装置であり、設置のための所要床面積は大きい。また、露光装置に露光光(照明光)を供給する光源として、例えばKrFエキシマレーザ光源やArFエキシマレーザ光源が用いられるが、エキシマレーザ光源もかなり大きな装置である。したがって、エキシマレーザ光源を用いる露光装置では、光源装置を露光装置本体からある程度離間させて配置することが多い。
そこで、エキシマレーザ光源の光出力口から射出された光を露光装置本体の光取入口まで導くための光学系として、リレーレンズ系と複数の平面反射鏡とを含む伝送光学系が提案されている(例えば特許文献1を参照)。この伝送光学系は、光源から射出されたほぼ平行光束状態の光を露光装置本体まで導いて、露光装置本体へほぼ平行光束状態で入射させる。
上述の伝送光学系では、光源の光出力口から露光装置本体の光取入口までの光の引き回しレイアウトの自由度を確保するために、例えば数m程度の引き回し光路のうち、光出力口側の端光路および光取入口側の端光路を除く中間光路中に、できるだけレンズを配置しない構成が要求される。
エキシマレーザ光源から射出される光束は、矩形状の断面の中心部において光強度(エネルギー密度)が最も大きく且つその周辺部に向かって光強度が徐々に低下する形態の強度分布、すなわちガウシアン的な光強度分布を有する。その結果、従来の構成では、光取入口に配置される空間光変調素子に対してもガウシアン的な光強度分布の光束が入射し、エネルギー密度の高い光の照射により、光取入口に配置される空間光変調素子が部分的に損傷を受け易い。
本発明は、前述の課題に鑑みてなされたものであり、光源から射出された光の強度分布を平滑化して露光装置本体の光取入口へ入射させることを目的としている。

一実施形態に係る伝送光学系では、光源から射出された光の強度分布を平滑化して露光装置本体の光取入口へ入射させることができる。
実施形態を、添付図面に基づいて説明する。図1は、一実施形態に係る露光装置の全体構成を概略的に示す図である。図2は、図1の露光装置本体の内部構成を概略的に示す図である。図2では、感光性基板であるウェハWの露光面(転写面)の法線方向に沿ってZ軸を、ウェハWの露光面内において図2の紙面に平行な方向にX軸を、ウェハWの露光面内において図2の紙面に垂直な方向にY軸をそれぞれ設定している。
図1を参照すると、本実施形態の露光装置では、レーザ光源LSから露光光(照明光)が供給される。レーザ光源LSとして、例えば193nmの波長の光を供給するArFエキシマレーザ光源や248nmの波長の光を供給するKrFエキシマレーザ光源などを用いることができる。レーザ光源LSから-Y方向に沿って射出された矩形状(X方向に沿った一辺及びZ方向に沿った他辺を有する矩形状)の断面を有する光束は、回折光学素子2aを経て、第1ミラー2cに入射する。
回折光学素子2aは、レーザ光源LSの光出力口の直後の位置に配置されている。第1ミラー2cにより+Z方向に偏向された光束は、第2ミラー2dにより-X方向に反射された後、第3ミラー2eに入射する。第3ミラー2eにより+Z方向に偏向された光束は、集光光学系2bを経て、露光装置本体EAの光取入口に配置された回折光学素子3に入射する。回折光学素子3は、後述するように、瞳強度分布を形成するために入射光を空間的に変調して射出する空間光変調素子として機能する。
本実施形態では、Z方向が鉛直方向に対応し、露光装置本体EAがレーザ光源LSの上階に設置されているものとする。こうして、回折光学素子2a、集光光学系2b、及び3つの光路折り曲げ用のミラー2c~2eは、レーザ光源LSの光出力口から射出されたほぼ平行光束状態の光を露光装置本体EAの光取入口まで導いて該光取入口へほぼ平行光束状態で入射させる伝送光学系2を構成している。伝送光学系2の具体的な構成及び作用については後述する。
図2を参照すると、回折光学素子3を経た光は、アフォーカルレンズ4に入射する。アフォーカルレンズ4は、前側レンズ群4aと後側レンズ群4bとからなり、前側レンズ群4aの前側焦点位置と回折光学素子3の位置とがほぼ一致し且つ後側レンズ群4bの後側焦点位置と図中破線で示す所定面5の位置とがほぼ一致するように設定されたアフォーカル系(無焦点光学系)である。回折光学素子3は、基板に露光光(照明光)の波長程度のピッチを有する段差を形成することによって構成され、入射ビームを所望の角度に回折する作用を有する。以下、説明を簡単にするために、回折光学素子3は、輪帯照明用の回折光学素子であるものとする。
輪帯照明用の回折光学素子3は、矩形状の断面を有する平行光束が入射した場合に、ファーフィールド(又はフラウンホーファー回折領域)に輪帯状の光強度分布を形成する機能を有する。したがって、回折光学素子3に入射したほぼ平行光束は、アフォーカルレンズ4の瞳面に輪帯状の光強度分布を形成した後、輪帯状の角度分布でアフォーカルレンズ4から射出される。アフォーカルレンズ4の瞳位置又はその近傍には、円錐アキシコン系6が配置されている。円錐アキシコン系6の構成及び作用については後述する。
アフォーカルレンズ4を介した光は、σ値(σ値=照明光学系のマスク側開口数/投影光学系のマスク側開口数)可変用のズームレンズ7を介して、オプティカルインテグレータとしてのマイクロフライアイレンズ(又はフライアイレンズ)8に入射する。マイクロフライアイレンズ8は、例えば縦横に且つ稠密に配列された多数の正屈折力を有する微小レンズからなる光学素子であって、平行平面板にエッチング処理を施して微小レンズ群を形成することによって構成されている。
マイクロフライアイレンズを構成する各微小レンズは、フライアイレンズを構成する各レンズエレメントよりも微小である。また、マイクロフライアイレンズは、互いに隔絶されたレンズエレメントからなるフライアイレンズとは異なり、多数の微小レンズ(微小屈折面)が互いに隔絶されることなく一体的に形成されている。しかしながら、正屈折力を有するレンズ要素が縦横に配置されている点でマイクロフライアイレンズはフライアイレンズと同じ波面分割型のオプティカルインテグレータである。なお、マイクロフライアイレンズ8として、例えばシリンドリカルマイクロフライアイレンズを用いることもできる。シリンドリカルマイクロフライアイレンズの構成及び作用は、例えば米国特許第6913373号公報に開示されている。ここでは、米国特許第6913373号公報の教示を参照として援用する。
所定面5の位置はズームレンズ7の前側焦点位置又はその近傍に配置され、マイクロフライアイレンズ8の入射面はズームレンズ7の後側焦点位置又はその近傍に配置されている。換言すると、ズームレンズ7は、所定面5とマイクロフライアイレンズ8の入射面とを実質的にフーリエ変換の関係に配置し、ひいてはアフォーカルレンズ4の瞳面とマイクロフライアイレンズ8の入射面とを光学的にほぼ共役に配置している。
したがって、マイクロフライアイレンズ8の入射面上には、アフォーカルレンズ4の瞳面と同様に、例えば光軸AXを中心とした輪帯状の照野が形成される。この輪帯状の照野の全体形状は、ズームレンズ7の焦点距離に依存して相似的に変化する。マイクロフライアイレンズ8に入射した光束は二次元的に分割され、その後側焦点面又はその近傍の位置には、マイクロフライアイレンズ8の入射面に形成される照野とほぼ同じ光強度分布を有する二次光源、すなわち光軸AXを中心とした輪帯状の実質的な面光源からなる二次光源(瞳強度分布)が形成される。
マイクロフライアイレンズ8の後側焦点面又はその近傍には、必要に応じて、輪帯状の二次光源に対応した輪帯状の開口部(光透過部)を有する照明開口絞り9が配置されている。照明開口絞り9は、照明光路に対して挿脱自在に構成され、且つ大きさ及び形状の異なる開口部を有する複数の開口絞りと切り換え可能に構成されている。開口絞りの切り換え方式として、例えば周知のターレット方式やスライド方式などを用いることができる。照明開口絞り9は、投影光学系PLの入射瞳面と光学的にほぼ共役な位置に配置され、二次光源の照明に寄与する範囲を規定する。
マイクロフライアイレンズ8及び照明開口絞り9を経た光は、コンデンサー光学系10を介して、マスクブラインド11を重畳的に照明する。こうして、照明視野絞りとしてのマスクブラインド11には、マイクロフライアイレンズ8の微小レンズの形状と焦点距離とに応じた矩形状の照野が形成される。マスクブラインド11の矩形状の開口部(光透過部)を経た光は、前側レンズ群12aと後側レンズ群12bとからなる結像光学系12を介して、所定のパターンが形成されたマスクMを重畳的に照明する。すなわち、結像光学系12は、マスクブラインド11の矩形状開口部の像をマスクM上に形成することになる。
マスクステージMS上に保持されたマスクMには、転写すべきパターンが形成されている。マスクMのパターンを透過した光は、投影光学系PLを介して、ウェハステージWS上に保持されたウェハ(感光性基板)W上にマスクパターンの像を形成する。こうして、投影光学系PLの光軸AXと直交する平面(XY平面)内においてウェハWを二次元的に駆動制御しながら一括露光又はスキャン露光を行うことにより、ウェハWの各露光領域にはマスクMのパターンが逐次露光される。
円錐アキシコン系6は、光源側から順に、光源側に平面を向け且つマスク側に凹円錐状の屈折面を向けた第1プリズム部材6aと、マスク側に平面を向け且つ光源側に凸円錐状の屈折面を向けた第2プリズム部材6bとから構成されている。そして、第1プリズム部材6aの凹円錐状の屈折面と第2プリズム部材6bの凸円錐状の屈折面とは、互いに当接可能なように相補的に形成されている。また、第1プリズム部材6a及び第2プリズム部材6bのうち少なくとも一方の部材が光軸AXに沿って移動可能に構成され、第1プリズム部材6aと第2プリズム部材6bとの間隔が可変に構成されている。
ここで、第1プリズム部材6aと第2プリズム部材6bとが互いに当接している状態では、円錐アキシコン系6は平行平面板として機能し、形成される輪帯状の二次光源に及ぼす影響はない。しかしながら、第1プリズム部材6aと第2プリズム部材6bとを離間させると、輪帯状の二次光源の幅(輪帯状の二次光源の外径と内径との差の1/2)を一定に保ちつつ、輪帯状の二次光源の外径(内径)が変化する。すなわち、輪帯状の二次光源の輪帯比(内径/外径)及び大きさ(外径)が変化する。
ズームレンズ7は、輪帯状の二次光源の全体形状を相似的に拡大又は縮小する機能を有する。例えば、ズームレンズ7の焦点距離を最小値から所定の値へ拡大させることにより、輪帯状の二次光源の全体形状が相似的に拡大される。換言すると、ズームレンズ7の作用により、輪帯状の二次光源の輪帯比が変化することなく、その幅及び大きさ(外径)がともに変化する。このように、円錐アキシコン系6及びズームレンズ7の作用により、輪帯状の二次光源の輪帯比と大きさ(外径)とを制御することができる。
本実施形態では、上述したように、マイクロフライアイレンズ8により形成される二次光源を光源として、照明光学系(2~12)の被照射面に配置されるマスクMをケーラー照明する。このため、二次光源が形成される位置は投影光学系PLの開口絞りASの位置と光学的に共役であり、二次光源の形成面を照明光学系(2~12)の照明瞳面と呼ぶことができる。典型的には、照明瞳面に対して被照射面(マスクMが配置される面、又は投影光学系PLを含めて照明光学系と考える場合にはウェハWが配置される面)が光学的なフーリエ変換面となる。
なお、瞳強度分布とは、照明光学系(2~12)の照明瞳面又は当該照明瞳面と光学的に共役な面における光強度分布(輝度分布)である。マイクロフライアイレンズ8による波面分割数が比較的大きい場合、マイクロフライアイレンズ8の入射面に形成される大局的な光強度分布と、二次光源全体の大局的な光強度分布(瞳強度分布)とが高い相関を示す。このため、マイクロフライアイレンズ8の入射面及び当該入射面と光学的に共役な面における光強度分布についても瞳強度分布と称することができる。
輪帯照明用の回折光学素子3に代えて、複数極照明(2極照明、4極照明、8極照明など)用の回折光学素子(不図示)を照明光路中に設定することによって、複数極照明を行うことができる。複数極照明用の回折光学素子は、矩形状の断面を有する平行光束が入射した場合に、ファーフィールドに複数極状(2極状、4極状、8極状など)の光強度分布を形成する機能を有する。したがって、複数極照明用の回折光学素子を介した光束は、マイクロフライアイレンズ8の入射面に、例えば光軸AXを中心とした複数の所定形状(円弧状、円形状など)の照野からなる複数極状の照野を形成する。その結果、マイクロフライアイレンズ8の後側焦点面又はその近傍にも、その入射面に形成された照野と同じ複数極状の二次光源が形成される。
また、輪帯照明用の回折光学素子3に代えて、円形照明用の回折光学素子(不図示)を照明光路中に設定することによって、通常の円形照明を行うことができる。円形照明用の回折光学素子は、矩形状の断面を有する平行光束が入射した場合に、ファーフィールドに円形状の光強度分布を形成する機能を有する。したがって、円形照明用の回折光学素子を介した光束は、マイクロフライアイレンズ8の入射面に、例えば光軸AXを中心とした円形状の照野を形成する。その結果、マイクロフライアイレンズ8の後側焦点面又はその近傍にも、その入射面に形成された照野と同じ円形状の二次光源が形成される。このような回折光学素子は、例えば米国特許第5,850,300号公報及び米国特許公開第2008/0074746号公報に開示されている。また、輪帯照明用の回折光学素子3に代えて、適当な特性を有する回折光学素子(不図示)を照明光路中に設定することによって、様々な形態の変形照明を行うことができる。回折光学素子3の切り換え方式として、例えば周知のターレット方式やスライド方式などを用いることができる。ここでは、米国特許第5,850,300号公報及び米国特許公開第2008/0074746号公報の教示を参照として援用する。
図3は、本実施形態に係る伝送光学系の構成を概略的に示す図である。図3では、回折光学素子2aと集光光学系2bとの間に配置された光路折り曲げ用のミラー2c~2eを省略し、レーザ光源LSと回折光学素子3との間の光路を照明光学系の光軸AXに沿って直線状に展開している。また、図3では、直線状に延びる光軸AXの方向に沿ってy軸を設定し、y軸と直交する面内において図3の紙面に平行にz軸を、y軸と直交する面内において図3の紙面に垂直にx軸を設定している。
本実施形態の伝送光学系2において、回折光学素子2aは、レーザ光源LSの光出力口LSaの直後の位置に配置されている。集光光学系2bは、その後側焦点位置が露光装置本体EAの光取入口EAaとほぼ一致するように配置されている。換言すれば、集光光学系2bは、例えば光取入口EAaから比較的近い位置に配置されて、光出力口LSaと光取入口EAaとを光学的にほぼフーリエ変換の関係にするフーリエ光学系である。その結果、回折光学素子2aと光取入口EAaとは、光学的にほぼフーリエ変換の関係にある。
以下、例えばエキシマレーザ光源のようなレーザ光源LSの光出力口LSaから射出される光束が、発散角が非常に小さいほぼ平行光束であって、x方向に沿って長辺を有し且つz方向に沿って短辺を有する矩形状の断面を有するものとする。この場合、短辺方向であるz方向は、マスクM上に形成される矩形状の照明領域の短辺方向に対応し、ひいてはウェハW上に形成される矩形状の静止露光領域の短辺方向に対応している。光出力口LSaから射出される光束は、図4に模式的に示すように、その断面の中心部において光強度(エネルギー密度)が最も大きく且つその周辺部に向かって光強度が徐々に低下するガウシアン的な強度分布を有する。
図3を参照すると、レーザ光源LSの内部構成が、仮想的な面光源LSbと仮想的な正レンズLScとにより光学的にモデル化されている。すなわち、レーザ光源LSでは、仮想的な面光源LSbからの光束が仮想的な正レンズLScの集光作用を受けて、光出力口LSaから発散角が非常に小さいほぼ平行光束になって射出されるものと光学的に仮定することができる。この場合、レーザ光源LS内の仮想的な面光源LSbと回折光学素子3が配置された光取入口EAaとは光学的にほぼ共役である。また、仮想的な面光源LSbと光出力口LSa(ひいては回折光学素子2a)とは、光学的にほぼフーリエ変換の関係にある。そして、仮想的な面光源LSbから射出される光束は、光出力口LSaからの射出光束と同様に、ガウシアン的な強度分布を有する。
図5に示す比較例に係る伝送光学系では、従来技術にしたがって、レーザ光源の光出力口LSaから射出されたほぼ平行光束を、露光装置本体の光取入口EAaから比較的近い位置に配置された屈折力の弱い正レンズ50の集光作用により所要の大きさにして、光取入口EAaに入射させている。この場合、光取入口EAaに入射する光束は、光出力口LSaからの射出光束と同様に、ガウシアン的な強度分布を有する。
その結果、図5に示す比較例の構成では、露光装置本体の光取入口EAaに配置されて例えば石英により形成された回折光学素子3が、入射光束の中心部におけるエネルギー密度の高い光の照射により部分的に損傷を受け易い。回折光学素子3が光照射による損傷を受けると、マイクロフライアイレンズ8の後側焦点面又はその近傍の照明瞳に、ひいては投影光学系PLの瞳面(開口絞りASの位置)に所要の瞳強度分布を安定的に形成すること、すなわち所要の照明条件を安定的に実現することができなくなる。
本実施形態の伝送光学系2は、上述したように、レーザ光源LSの光出力口LSaと露光装置本体EAの光取入口EAaとを光学的にフーリエ変換の関係にする集光光学系2bと、光出力口LSaの直後の位置に配置されて所定の回折特性を有する回折光学素子2aとを備えている。回折光学素子2aは、入射光束の角度分布の範囲よりも大きい範囲の角度分布を射出光束に付与する角度分布付与素子として機能する。具体的に、回折光学素子2aは、図6に示すように、矩形状の断面を有する平行光束が入射したときに、ファーフィールドに環状(図6では例示的にz方向に細長い楕円細線状)の断面を有する光束21を形成する回折特性(発散角特性)を有する。
レーザ光源LS内の仮想的な面光源LSbからの射出光束は、図7に単一の等強度線によって模式的に示すように、例えばx方向に細長い楕円状の等強度線22を含むガウシアン的な強度分布を有する光束である。すなわち、仮想的な面光源LSbからの射出光束は、図7において図示を省略しているが、ほぼ同心の複数の楕円状の等強度線を有する。
こうして、レーザ光源LSから回折光学素子2a及び集光光学系2bを介して光取入口EAaに配置された回折光学素子3に入射する光束は、図8に示すように、レーザ光源LS内の仮想的な面光源LSbからの射出光束のガウシアン的な強度分布(図7を参照)と、回折光学素子2aのファーフィールド分布(図6を参照)とをコンボリューションした強度分布23を有することになる。すなわち、伝送光学系2は、レーザ光源LSから射出された光のガウシアン的な強度分布を平滑化した強度分布23、すなわち全体としてトップハット的な強度分布23を有する光を回折光学素子3に入射させる。
以上のように、本実施形態の伝送光学系2では、光出力口LSaの直後に配置されて所定の回折特性を有する回折光学素子2aと、光出力口LSaと光取入口EAaとを光学的にフーリエ変換の関係にする集光光学系2bとの協働作用により、レーザ光源LSから射出された光のガウシアン的な強度分布を平滑化して露光装置本体EAの光取入口EAa(ひいては光取入口EAaに配置された回折光学素子3)へ入射させることができる。
また、本実施形態の伝送光学系2では、光出力口LSaの直後の位置に配置されて所定の回折特性を有する回折光学素子2aを備えている。回折光学素子2aは、入射した光束を互いに異なる方向に分岐する分岐素子として機能する。このとき、前記光取入口EAa近傍の所定面において、分岐素子によって互いに異なる方向に分岐された複数の光束はそれらの一部のみが重畳する。ここで、出力口LSaと光取入口EAaとを光学的にフーリエ変換の関係にする集光光学系2bはその設置を省略することができる。
本実施形態の照明光学系(2~12)では、レーザ光源LSから射出された光の強度分布を平滑化して露光装置本体EAの光取入口EAaへ入射させる伝送光学系2を用いているので、光取入口EAaに配置された空間光変調素子としての回折光学素子3が光照射による損傷を受けにくく、高い耐久性を実現することができる。本実施形態の露光装置(2~WS)では、例えばエキシマレーザ光源のようなレーザ光源LSに対して耐久性の高い照明光学系(2~12)を用いているので、所要の照明条件に基づく露光を安定的に行うことができる。
特に、本実施形態では、伝送光学系2により平準化された強度分布23を有する光が回折光学素子3に入射するので、回折光学素子3の耐久性が向上するだけでなく、回折光学素子3の各セルの回折作用の平均化効果を良好に発揮することができる。
本実施形態では、伝送光学系2に入射する光の進行方向を横切る面内での強度分布よりも、伝送光学系2から射出された光の光取入口EAa近傍の所定面での強度分布の方が均一性が良いことを平滑化と呼ぶことができる。
なお、上述の実施形態では、回折光学素子2aが、ファーフィールドに環状の断面を有する光束21を形成する回折特性を有する。しかしながら、これに限定されることなく、角度分布付与素子としての回折光学素子の回折特性については様々な形態が可能である。例えば、図9に示すように、矩形状の断面を有する平行光束が入射したときに、ファーフィールドに複数極状(図9では例示的に4点ドット状)の断面を有する光束24を形成する回折特性を有する回折光学素子を角度分布付与素子として用いる変形例も可能である。
この変形例では、図10に示すように、レーザ光源LS内の仮想的な面光源LSbからの射出光束のガウシアン的な強度分布(図7を参照)と、角度分布付与素子としての回折光学素子のファーフィールド分布(図9を参照)とをコンボリューションした強度分布25を有する光束が、回折光学素子3に入射することになる。コンボリューションにより得られた強度分布25は、レーザ光源LSから射出された光のガウシアン的な強度分布を平滑化した分布、すなわち全体としてトップハット的な分布を有する。
また、上述の実施形態では、入射光束の角度分布の範囲よりも大きい範囲の角度分布を射出光束に付与する角度分布付与素子として、光出力口LSaの直後の位置に配置された回折光学素子2aを用いている。しかしながら、これに限定されることなく、角度分布付与素子の配置、具体的な構成などについては様々な形態が可能である。例えば、角度分布付与素子としての回折光学素子を、レーザ光源LSの光出力口LSaと集光光学系2bとの間の光路中の適当な位置に配置することにより、上述の実施形態と同様の効果を得ることもできる。
ただし、角度分布付与素子としての回折光学素子を光出力口の直後の位置に配置することにより、すなわち回折光学素子と光取入口とを光学的にほぼフーリエ変換の関係にすることにより、レーザ光源から射出された光の強度分布の所望の平滑化が容易になる。また、所要の発散角特性を有するプリズムアレイ、コーンレンズなどの屈折素子や、ミラーアレイなどの反射素子を角度分布付与素子又は分岐素子として用いることもできる。
また、上述の実施形態では、露光装置本体EAの光取入口EAaに配置されて入射光を空間的に変調して射出する空間光変調素子として回折光学素子3を用いている。しかしながら、これに限定されることなく、所定面に沿って配列されて個別に制御される複数の光学要素を有する空間光変調器を用いることもできる。すなわち、回折光学素子3に代えて、或いは回折光学素子3に加えて、例えば図11に要部構成を概略的に示すような空間光変調器30を用いても良い。
空間光変調器30は、アレイ状に配列され且つ傾斜角及び傾斜方向が個別に駆動制御される多数の微小な要素ミラーSEにより構成されて、入射光束を反射面毎の微小単位に分割して偏向させることにより、光束の断面を所望の形状又は所望の大きさに変換する。このような空間光変調器を用いた照明光学系は、例えば米国特許公開第2009/0073411号公報に開示されている。二次元的に配列されて個別に制御される複数のミラー要素SEを有する空間光変調器30を用いる場合、各ミラー要素SEの反射膜の光照射による破損が瞳強度分布に与える影響(とりわけ光強度の均一性に与える影響)は、回折光学素子の場合よりも深刻である。また、伝送光学系2により平準化された強度分布を有する光を空間光変調器30に入射させることにより、複数の要素ミラーSEの制御安定性を向上させることができる。また、例えばエキシマレーザ光源のようなレーザ光源LSからの光の強度分布が時間的に変動する場合であっても、瞳強度分布を時間的に安定させることができる。
また、レーザ光源LSに、例えば米国特許第6,238,063号や第6,389,045号、第6,535,531号、第6,928,093号、並びに米国特許公開第2010/0163757号公報に開示されるパルス・ストレッチャ(パルス・モディファイア,パルス・マルチプライヤとも称する)が付設される場合には、当該パルス・ストレッチャの射出口を光出力口LSaとしてその位置に回折光学素子2aを配置することもできる。この場合、パルス・ストレッチャを通過する光束の発散角を小さく抑えられるので有利である。なお、レーザ光源LSにパルス・ストレッチャが付設される場合であっても、レーザ光源LSそのものの光出力口LSaを光出力口としてそこに回折光学素子2aを配置しても良い。このときには、レーザ光源とパルス・ストレッチャとの間に回折光学素子2aが配置されることになる。
また、露光装置本体EAの光取入口EAaに配置されて入射光を空間的に変調して射出する空間光変調素子の近傍に、例えば偏光制御部材として用いられる複屈折部材が配置される場合には、これによる偏光制御安定性を向上させることも可能である。また、複屈折部材の光照射による損傷も低減することができる。
上述の実施形態では、マスクの代わりに、所定の電子データに基づいて所定パターンを形成する可変パターン形成装置を用いることができる。このような可変パターン形成装置を用いれば、パターン面が縦置きでも同期精度に及ぼす影響を最低限にできる。なお、可変パターン形成装置としては、例えば所定の電子データに基づいて駆動される複数の反射素子を含むDMD(デジタル・マイクロミラー・デバイス)を用いることができる。DMDを用いた露光装置は、例えば米国特許公開第2007/0296936号公報に開示されている。また、DMDのような非発光型の反射型空間光変調器以外に、透過型空間光変調器を用いても良く、自発光型の画像表示素子を用いても良い。ここでは、上記特許文献6の教示を参照として援用する。
また、上述の実施形態では、オプティカルインテグレータとして、複数の微小レンズ面を備えた波面分割型のマイクロフライアイレンズ(フライアイレンズ)を用いたが、その代わりに、内面反射型のオプティカルインテグレータ(典型的にはロッド型インテグレータ)を用いても良い。この場合、σ可変用のズームレンズ7の後側にその前側焦点位置がズームレンズ7の後側焦点位置と一致するように集光レンズを配置し、この集光レンズの後側焦点位置又はその近傍に入射端が位置決めされるようにロッド型インテグレータを配置する。このとき、ロッド型インテグレータの射出端がマスクブラインド11の位置になる。ロッド型インテグレータを用いる場合、このロッド型インテグレータの下流の結像光学系12内の、投影光学系PLの開口絞りASの位置と光学的に共役な位置を照明瞳面と呼ぶことができる。また、ロッド型インテグレータの入射面の位置には、照明瞳面の二次光源の虚像が形成されることになるため、この位置及びこの位置と光学的に共役な位置も照明瞳面と呼ぶことができる。
上述の実施形態の露光装置は、本願特許請求の範囲に挙げられた各構成要素を含む各種サブシステムを、所定の機械的精度、電気的精度、光学的精度を保つように、組み立てることで製造される。これら各種精度を確保するために、この組み立ての前後には、各種光学系については光学的精度を達成するための調整、各種機械系については機械的精度を達成するための調整、各種電気系については電気的精度を達成するための調整が行われる。各種サブシステムから露光装置への組み立て工程は、各種サブシステム相互の、機械的接続、電気回路の配線接続、気圧回路の配管接続等が含まれる。この各種サブシステムから露光装置への組み立て工程の前に、各サブシステム個々の組み立て工程があることはいうまでもない。各種サブシステムの露光装置への組み立て工程が終了したら、総合調整が行われ、露光装置全体としての各種精度が確保される。なお、露光装置の製造は温度及びクリーン度等が管理されたクリーンルームで行っても良い。
次に、上述の実施形態に係る露光装置を用いたデバイス製造方法について説明する。図12は、半導体デバイスの製造工程を示すフローチャートである。図12に示すように、半導体デバイスの製造工程では、半導体デバイスの基板となるウェハWに金属膜を蒸着し(ステップS40)、この蒸着した金属膜上に感光性材料であるフォトレジストを塗布する(ステップS42)。つづいて、上述の実施形態の露光装置を用い、マスク(レチクル)Mに形成されたパターンをウェハW上の各ショット領域に転写し(ステップS44:露光工程)、この転写が終了したウェハWの現像、つまりパターンが転写されたフォトレジストの現像を行う(ステップS46:現像工程)。その後、ステップS46によってウェハWの表面に生成されたレジストパターンをマスクとし、ウェハWの表面に対してエッチング等の加工を行う(ステップS48:加工工程)。
ここで、レジストパターンとは、上述の実施形態の露光装置によって転写されたパターンに対応する形状の凹凸が生成されたフォトレジスト層であって、その凹部がフォトレジスト層を貫通しているものである。ステップS48では、このレジストパターンを介してウェハWの表面の加工を行う。ステップS48で行われる加工には、例えばウェハWの表面のエッチング又は金属膜等の成膜の少なくとも一方が含まれる。なお、ステップS44では、上述の実施形態の露光装置は、フォトレジストが塗布されたウェハWを、感光性基板つまりプレートPとしてパターンの転写を行う。
図13は、液晶表示素子等の液晶デバイスの製造工程を示すフローチャートである。図13に示すように、液晶デバイスの製造工程では、パターン形成工程(ステップS50)、カラーフィルター形成工程(ステップS52)、セル組立工程(ステップS54)及びモジュール組立工程(ステップS56)を順次行う。ステップS50のパターン形成工程では、プレートPとしてフォトレジストが塗布されたガラス基板上に、上述の実施形態の露光装置を用いて回路パターン及び電極パターン等の所定のパターンを形成する。このパターン形成工程には、上述の実施形態の露光装置を用いてフォトレジスト層にパターンを転写する露光工程と、パターンが転写されたプレートPの現像、つまりガラス基板上のフォトレジスト層の現像を行い、パターンに対応する形状のフォトレジスト層を生成する現像工程と、この現像されたフォトレジスト層を介してガラス基板の表面を加工する加工工程とが含まれている。
ステップS52のカラーフィルター形成工程では、R(Red)、G(Green)、B(Blue)に対応する3つのドットの組をマトリックス状に多数配列するか、又はR、G、Bの3本のストライプのフィルターの組を水平走査方向に複数配列したカラーフィルターを形成する。ステップS54のセル組立工程では、ステップS50によって所定パターンが形成されたガラス基板と、ステップS52によって形成されたカラーフィルターとを用いて液晶パネル(液晶セル)を組み立てる。具体的には、例えばガラス基板とカラーフィルターとの間に液晶を注入することで液晶パネルを形成する。ステップS56のモジュール組立工程では、ステップS54によって組み立てられた液晶パネルに対し、この液晶パネルの表示動作を行わせる電気回路及びバックライト等の各種部品を取り付ける。
また、本発明は、半導体デバイス製造用の露光装置への適用に限定されることなく、例えば、角型のガラスプレートに形成される液晶表示素子、若しくはプラズマディスプレイ等のディスプレイ装置用の露光装置や、撮像素子(CCD等)、マイクロマシーン、薄膜磁気ヘッド、及びDNAチップ等の各種デバイスを製造するための露光装置にも広く適用できる。更に、本発明は、各種デバイスのマスクパターンが形成されたマスク(フォトマスク、レチクル等)をフォトリソグラフィ工程を用いて製造する際の、露光工程(露光装置)にも適用することができる。
また、上述の実施形態において、投影光学系と感光性基板との間の光路中を1.1よりも大きな屈折率を有する媒体(典型的には液体)で満たす手法、所謂液浸法を適用しても良い。この場合、投影光学系と感光性基板との間の光路中に液体を満たす手法としては、国際公開第WO99/49504号パンフレットに開示されているような局所的に液体を満たす手法や、特開平6-124873号公報上記特許文献8に開示されているような露光対象の基板を保持したステージを液槽の中で移動させる手法や、特開平10-303114号公報に開示されているようなステージ上に所定深さの液体槽を形成し、その中に基板を保持する手法などを採用することができる。ここでは、国際公開第WO99/49504号パンフレット、特開平6-124873号公報及び特開平10-303114号公報の教示を参照として援用する。
また、上述の実施形態において、米国公開公報第2006/0170901号公報及び米国公開公報第2007/0146676号公報に開示されるいわゆる偏光照明方法を適用することも可能である。ここでは、米国公開公報第2006/0170901号公報及び米国公開公報第2007/0146676号公報の教示を参照として援用する。
また、上述の実施形態では、露光光としてArFエキシマレーザ光(波長:193nm)やKrFエキシマレーザ光(波長:248nm)を用いているが、これに限定されることなく、他の適当な光源、例えば波長157nmのレーザ光を供給するF2レーザ光源などに対して本発明を適用することもできる。

Claims (28)
- 光源の光出力口から射出されたほぼ平行光束状態の光を露光装置本体の光取入口まで導いて該光取入口へほぼ平行光束状態で入射させる伝送光学系であって、
前記光出力口と前記光取入口との間の光路中に配置されて、入射した光束を互いに異なる方向に分岐する分岐素子を備え、
前記分岐素子によって互いに異なる方向に分岐された複数の光束は前記光取入口近傍の所定面でそれらの一部のみが重畳する伝送光学系。 - 請求項1に記載の伝送光学系において、
前記分岐素子は、前記光出力口の直後の位置に配置されている。 - 請求項1又は2に記載の伝送光学系は、さらに、
前記光出力口と前記所定面とを光学的にフーリエ変換の関係にする集光光学系を備え、
前記分岐素子は、前記光出力口と前記集光光学系との間の光路中に配置される。 - 請求項1乃至3のいずれか1項に記載の伝送光学系において、
前記分岐素子は、回折光学素子を有する。 - 請求項4に記載の伝送光学系において、
前記回折光学素子は、平行光束が入射したときにファーフィールドに環状の断面を有する光束を形成する回折特性を有する。 - 請求項4に記載の伝送光学系において、
前記回折光学素子は、平行光束が入射したときにファーフィールドに複数極状の断面を有する光束を形成する回折特性を有する。 - 光源からの光により被照射面を照明する照明光学系であって、
請求項1乃至6のいずれか1項に記載の伝送光学系と、
前記露光装置本体の前記光取入口近傍の前記所定面よりも前記被照射面側に配置されて、入射光を空間的に変調して射出する空間光変調素子と、を備える照明光学系。 - 請求項7に記載の照明光学系は、さらに、
前記空間光変調素子を介した光に基づいて、前記照明光学系の照明瞳に所定の光強度分布を形成する分布形成光学系を備える。 - 請求項8に記載の照明光学系において、
前記分布形成光学系は、オプティカルインテグレータと、該オプティカルインテグレータと前記空間光変調素子との間の光路中に配置された集光光学系と、を有する。 - 請求項7乃至9のいずれか1項に記載の照明光学系において、
前記空間光変調素子は、回折光学素子を有する。 - 請求項7乃至9のいずれか1項に記載の照明光学系において、
前記空間光変調素子は、所定面に沿って配列されて個別に制御される複数の光学要素を有する空間光変調器を備えている。 - 所定のパターンを照明するための請求項7乃至11のいずれか1項に記載の照明光学系を備え、前記所定のパターンを感光性基板に露光する露光装置。
- 請求項12に記載の露光装置は、さらに、
前記所定のパターンの像を前記感光性基板上に形成する投影光学系を備え、
前記照明光学系の照明瞳は前記投影光学系の開口絞りと光学的に共役な位置である。 - 請求項12又は13に記載の露光装置を用いて、前記所定のパターンを前記感光性基板に露光することと、
前記所定のパターンが転写された前記感光性基板を現像し、前記所定のパターンに対応する形状のマスク層を前記感光性基板の表面に形成することと、
前記マスク層を介して前記感光性基板の表面を加工することと、を含むデバイス製造方法。 - 光源の光出力口から射出されたほぼ平行光束状態の光を露光装置本体の光取入口まで導いて該光取入口へほぼ平行光束状態で入射させる伝送光学系であって、
前記光出力口と前記光取入口とを光学的にフーリエ変換の関係にする集光光学系と、
前記光出力口と前記集光光学系との間の光路中に配置されて、入射光束の角度分布の範囲よりも大きい範囲の角度分布を射出光束に付与する角度分布付与素子と、を備える伝送光学系。 - 請求項15に記載の伝送光学系において、
前記角度分布付与素子は、回折光学素子を有する。 - 請求項16に記載の伝送光学系において、
前記回折光学素子は、前記光出力口の直後の位置に配置されている。 - 請求項16又は17に記載の伝送光学系において、
前記回折光学素子は、矩形状の断面を有する平行光束が入射したときにファーフィールドに環状の断面を有する光束を形成する回折特性を有する。 - 請求項16又は17に記載の伝送光学系において、
前記回折光学素子は、矩形状の断面を有する平行光束が入射したときにファーフィールドに複数極状の断面を有する光束を形成する回折特性を有する。 - 光源からの光により被照射面を照明する照明光学系であって、
請求項15乃至19のいずれか1項に記載の伝送光学系と、
前記露光装置本体の前記光取入口に配置されて、入射光を空間的に変調して射出する空間光変調素子と、を備える照明光学系。 - 請求項20に記載の照明光学系は、さらに、
前記空間光変調素子を介した光に基づいて、前記照明光学系の照明瞳に所定の光強度分布を形成する分布形成光学系を備える。 - 請求項21に記載の照明光学系において、
前記分布形成光学系は、オプティカルインテグレータと、該オプティカルインテグレータと前記空間光変調素子との間の光路中に配置された集光光学系とを有する。 - 請求項20乃至22のいずれか1項に記載の照明光学系において、
前記空間光変調素子は、回折光学素子を有する。 - 請求項20乃至22のいずれか1項に記載の照明光学系において、
前記空間光変調素子は、所定面に沿って配列されて個別に制御される複数の光学要素を有する空間光変調器を備えている。 - 所定のパターンを照明するための請求項20乃至24のいずれか1項に記載の照明光学系を備え、前記所定のパターンを感光性基板に露光することを特徴とする露光装置。
- 請求項25に記載の露光装置は、さらに、
前記所定のパターンの像を前記感光性基板上に形成する投影光学系を備える。 - 請求項26に記載の露光装置において、
前記照明光学系の照明瞳は前記投影光学系の開口絞りと光学的に共役な位置である。 - 請求項25乃至27のいずれか1項に記載の露光装置を用いて、前記所定のパターンを前記感光性基板に露光することと、
前記所定のパターンが転写された前記感光性基板を現像し、前記所定のパターンに対応する形状のマスク層を前記感光性基板の表面に形成することと、
前記マスク層を介して前記感光性基板の表面を加工することと、を含むデバイス製造方法。
