本発明のポジ型感光性樹脂組成物の製造方法は、界面活性剤を含むポジ型感光性樹脂組成物をフィルタでろ過する工程を含む。このフィルタは、その一面の接触角が、ホルムアミドを用いた測定時において、30度以上80度以下であることにより特定される。
(i)フィルタを通過する対象物は、その表面張力が、フィルタにおける臨界表面張力と近いときに、フィルタとの親和性が高くなり、フィルタに吸着されやすい傾向がある。対象物の表面張力は、素材によって異なる。素材固有の表面張力に適合した臨界表面張力を備えるフィルタにより、所望の対象物のみを除去することができる。
(ii)界面活性剤と気泡との表面張力はそれぞれ異なる。従って、フィルタの臨界表面張力を、界面活性剤の表面張力から外し、気泡の表面張力に適合するように制御すれば、界面活性剤を吸着させずに、気泡のみを吸着できる。
(iii)(ii)の特性を発現するフィルタの臨界表面張力を接触角により評価できる。
(iv)接触角を定性的に評価できる測定標準物質が存在する。
このように本発明のフィルタは、臨界表面張力を適切に制御することにより、気泡起因のパーティクルを吸着しつつも、界面活性剤を吸着しないというフィルタ特性を実現できること推察される。
フィルタの接触角は、ホルムアミドを用いた測定により特定することが好ましい。ホルムアミドは、接触角の測定に一般的に用いる測定標準物質である。また、ホルムアミド以外の測定標準物質としては、エチレングリコール及び純水が挙げられる。エチレングリコール、ホルムアミド、純水の表面張力は、47.7mN/m、58.2mN/m、72.8mN/mである。いずれの表面張力を有する液体を用いて接触角を測定しても、フィルタの接触角の値は30度以上80度以下の範囲内に収まること、また、いずれのフィルタも本発明のフィルタ特性を発揮するという結果が得られることが分かった。したがって、本発明において、フィルタの接触角を、エチレングリコール、ホルムアミド、及び純水の3つの測定標準物質により特定する事も可能であるが、これらの液体の代表として、略中間の表面張力を有するホルムアミドを用いることが好ましい。以下、表面張力が45mN/m以上75mN/m以下である液体で接触角を測定することを、エチレングリコール、ホルムアミド、純水の3点で接触角を測定するという意味で使用する。
表面張力が45mN/m以上75mN/m以下の液体は、エチレングリコール(47.7mN/m)、ホルムアミド(58.2mN/m)、純水(72.8mN/m)である。エチレングリコール、ホルムアミドおよび純水のいずれで測定しても、ポリエチレンフィルタ(F1)の接触角が30度以上80度以下であることが好ましい。
本発明のポジ型感光性樹脂組成物の製造装置は、調合槽、フィルタ導入管、及び、収容部を備える。調合槽は、(A)アルカリ可溶性樹脂、(B)光酸発生剤および(C)界面活性剤を、(D)溶剤に溶解したポジ型感光性樹脂組成物を調合する。導入管は、フィルタ、及び収容部を連結する。調合槽で調合されたポジ型感光性樹脂組成物は、導入管内を移動し、フィルタを通過して、収容部に回収される。かかるフィルタは、複数導入管内に配置されていてもよい。これらのフィルタは、同種でもよく異種でもよい。
まず、調合槽で、(A)アルカリ可溶性樹脂、(B)光酸発生剤および(C)界面活性剤を(D)溶剤に溶解しポジ型感光性樹脂組成物を得る。
次いで、調合槽に窒素加圧を行い、ポジ型感光性樹脂組成物をPFA(テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体)チューブ(導入管)を介してポリエチレンフィルタ(F1)に送りろ過し、製品ボトル(収容部)に輸送する。
このとき、窒素加圧は0.05MPa以上0.3MPa以下が好ましく、更に好ましくは0.1MPa以上0.2MPa以下である。この範囲の窒素加圧とすることで、パーティクルの除去効率がよくなり、生産効率を低下させず維持できる。
本発明のポジ型感光性樹脂組成物は、(A)アルカリ可溶性樹脂、(B)光酸発生剤、(C)界面活性剤、及び(D)溶剤を少なくとも有する。
また、選択的に露光を行うことにより、未露光部ではアルカリ可溶性が低下し、露光部では逆にアルカリ可溶性が増大する。このため、アルカリ現像によりポジ型のパターンを得ることができる。
これらの中でもポリアミド系樹脂が好ましい。具体的にはポリベンゾオキサゾール構造およびポリイミド構造の少なくとも一方を有し、かつ主鎖または側鎖に水酸基、カルボキシル基、エーテル基またはエステル基を有する樹脂、ポリベンゾオキサゾール前駆体構造を有する樹脂、ポリイミド前駆体構造を有する樹脂、ポリアミド酸エステル構造を有する樹脂などが挙げられる。
このようなポリアミド系樹脂としては、例えば下記式(1)で示されるポリアミド系樹脂を挙げることができる。
Yは、環状化合物基を表す。R2は、水酸基、カルボキシル基、-O-R3、-COO-R3で、nは0~4の整数であり、これらは同一であっても異なっていてもよい。ここでR3は炭素数1~15の有機基である。
但し、R1としては水酸基がない場合は、R2の少なくとも1つはカルボキシル基であることが好ましい。また、R2としてカルボキシル基がない場合は、R1の少なくとも1つは水酸基であることが好ましい。pは、2~300の整数である。
ここで、環状化合物基とは、例えば、ベンゼン環、ナフタレン環などの芳香族化合物、ビスフェノール類、ピロール類、フラン類などの複素環式化合物である。
具体的には、1,2-ベンゾキノンジアジドー4-スルホン酸エステル、1,2-ナフトキノンジアジド-4-スルホン酸エステル、1,2-ナフトキノンジアジドー5-スルホン酸エステルなどが挙げられる。
(C)界面活性剤としては、例えば、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテルなどのポリオキシエチレンアルキルエーテル類、ポリオキシエチレンオクチルフェニルエーテル、ポリオキシエチレンノニルフェニルエーテルなどのポリオキシエチレンアリールエーテル類、ポリオキシエチレンジラウレート、ポリオキシエチレンジステアレートなどのポリオキシエチレンジアルキルエステル類などのノニオン系界面活性剤、エフトップEF301、同303、同352(新秋田化成(株)製)、メガファックF171、同F172、同F173、同F177、同F444、同F470、同F471、同F475、同F482、同F477(DIC(株)製)、フロラードFC-430、フロラードFC-431、ノベックFC4430、ノベックFC4432(住友スリーエム(株)製)、サーフロンS-381、同S-382、同S-383、同S-393、同SC-101、同SC-102、同SC-103、同SC-104、同SC-105、同SC-106、(AGCセイミケミカル(株)製)などの名称で市販されているフッ素系界面活性剤、オルガノシロキサンポリマーKP341(信越化学工業(株)製)、(メタ)アクリル酸系共重合体ポリフローNo.57、95(共栄社化学(株)製)などが挙げられる。これら界面活性剤の中でもフッ素系界面活性剤が好ましい。
フッ素系界面活性剤の中でも、特に好ましくは、パーフルオロアルキル基を含有する界面活性剤が効果的である。このように、例えば、フッ素を含有させるなどにより表面張力を下げるなど、構成原子や置換基により(C)界面活性剤の表面張力を適切に制御できる。
例えば、N-メチル-2-ピロリドン、γ-ブチロラクトン、N,N-ジメチルアセトアミド、ジメチルスルホキシド、ジエチレングリコールジメチルエーテル、ジエチレングリコールジエチルエーテル、ジエチレングリコールジブチルエーテル、プロピレングリコールモノメチルエーテル、ジプロピレングリコールモノメチルエーテル、プロピレングリコールモノメチルエーテルアセテート、乳酸メチル、乳酸エチル、乳酸ブチル、メチル-1,3-ブチレングリコールアセテート、1,3-ブチレングリコール-3-モノメチルエーテル、ピルビン酸メチル、ピルビン酸エチル、メチル-3-メトキシプロピオネートなどが挙げられ、単独でも混合して用いても良い。
また、本発明のポジ型感光性樹脂組成物は、必要に応じて、レベリング剤、シランカップリング剤等の他の添加剤を含有していてもよい。
[実施例1]
以下の表面張力を持つ液体を用意した。
A:エチレングリコール(47.7mN/m)
B:ホルムアミド(58.2mN/m)
C:純水(72.8mN/m)
また、フィルタとしては、フィルタ孔径0.5μm以下のフィルタを用意した。
V:ポリエチレンフィルタV(マイクロガードDI 日本インテグリス(株)製、表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、30度以上80度以下)
W:ポリエチレンフィルタW(マイクロガードDEV 日本インテグリス(株)製、表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、30度以上80度以下)
X:ナイロン66フィルタX(ライフアシュアEMC 住友スリーエム(株)製、表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、10度以下、本発明で用いるポリアミド系フィルタ(F2)である。)
Y:ポリプロピレンフィルタY(PolyPro 住友スリーエム(株)製、表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、80度を超える)
Z:ポリエチレンフィルタZ(マイクロガードUPE 日本インテグリス(株)製表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、80度を超える)
測定結果を表1に示した。
ポリエチレンフィルタV、およびポリエチレンフィルタWは、表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、30度以上80度以下であり、濡れ性が良好であった。
ナイロン66フィルタXは、濡れ性が良すぎるため、接触角が10度以下であった。
ポリエチレンフィルタZ、およびポリプロピレンフィルタYは、表面張力が45mN/m以上75mN/m以下の液体(エチレングリコール、ホルムアミド、純水)に対する接触角が、80度を超え、濡れ性が低いものであった。
[実施例2]
<(A)アルカリ可溶性樹脂の合成>
ジフェニルエーテル-4,4'-ジカルボン酸1モルと1-ヒドロキシベンゾトリアゾール2モルとを反応させて得られたジカルボン酸誘導体467.9重量部(0.95モル)とヘキサフルオロ-2,2-ビス(3-アミノ-4-ヒドロキシフェニル)プロパン366.4重量部(1モル)とを温度計、攪拌機、原料投入口、乾燥窒素ガス導入管を備えた4つ口のセパラブルフラスコに入れ、N-メチル-2-ピロリドン3000重量部を加えて溶解させた。その後オイルバスを用いて75℃にて12時間反応させた。
次に、反応混合物をろ過した後、反応混合物を水/イソプロピルアルコール=3/1の溶液に投入、沈殿物を濾集し水で充分洗浄した後、真空下で乾燥し、一般式(A-1)の繰り返し単位をもつ(A)アルカリ可溶性樹脂であるポリアミド樹脂(300~400℃で加熱すると脱水閉環し、ポリベンゾオキサゾールとなる樹脂)を得た。
<ポジ型感光性樹脂組成物の作製>
下記式(A-1)の繰り返し構造を有するポリアミド樹脂100重量部、下記式(B-1)の構造を有する光酸発生剤25重量部、パーフルオロアルキル基含有の界面活性剤F482(DIC(株)製)0.08重量部をγーブチロラクトン150重量部に溶解し、ポジ型感光性樹脂組成物Aを得た。
得られたポジ型感光性樹脂組成物のろ液をスピンコーターにてウエハ(表面に段差のないもの)に塗布した後、ホットプレートにて120℃で4分乾燥し、膜厚約7μmの塗膜Aを得た。
また、ウエハ表面に幅10μm、高さ150μmの段差のあるウエハについても同じくスピンコーターにて作製したポジ型感光性樹脂組成物のろ液を塗布した後、ホットプレートにて4分乾燥し膜厚7μmの塗膜Bを得た。
[表面張力]
ポジ型感光性樹脂組成物について、ろ過工程前後のポジ型感光性樹脂組成物の表面張力を表面張力測定器 DropMaster500(協和界面科学(株)製)を用いて測定した結果、ろ過工程前後の差は1%以内であった。
[界面活性剤量]
また、F-NMR測定にてろ過工程前後でのポジ型感光性樹脂組成物中の界面活性剤量を測定したところ、その差も1%以内であった。F-NMR測定とは、BRUKER社製 AVANCE500型を用いて19Fを解析して求める手法である。ポジ型感光性樹脂組成物0.5gを精秤後、重水素化アセトン1mlを加え、完全に溶解させ測定用試料とした。次に測定用試料をF-NMRの試料管に移し、液量を高さ6cmとした。模擬液(200ppm)のF-NMR測定を行い、-125~-121ppmのシグナル群の積分値を正規化し、一点検量法により製品中に含まれる界面活性剤成分の定量を行った。
上記作製した塗膜Aについて、レーザー表面検査装置LS-5000(日立電子エンジニアリング(株)製)を用いて粒径が0.3μm以上の異物と観測されるパーティクル数Aを計測した結果50pcs未満であり、同じくレーザー表面検査装置にて泡と観測されるパーティクル数Bは30pcs未満であった。
ここで、異物と観測されるパーティクル数Aとは、ポジ型感光性樹脂組成物の状態で23℃にて3日間静置後に測定したパーティクル数とした。泡と観測されるパーティクル数Bとは、ポジ型感光性樹脂組成物の状態で1日静置したあとで測定したパーティクル数と3日静置したあとで測定したパーティクル数の差で表した。
上記作製した塗膜Bについて、表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
実施例2のろ過工程(I)で用いた表面張力が45mN/m以上75mN/m以下の液体に対する接触角が、30度以上80度以下であるポリエチレンフィルタV(F1)(マイクロガードDI 日本インテグリス(株)製)の前に孔径0.2μmのポリアミド系フィルタ(F2)としてナイロン66フィルタX(ライフアシュアEMC、住友スリーエム(株)製)を連結して0.15MPaの窒素加圧をかけながらろ過工程(II)を行い、その他は実施例2と同様の評価を行った。
評価結果については、ポジ型感光性樹脂組成物のろ過工程[(II)+(I)]前後での表面張力差は1%以内であり、F-NMRによるろ過工程[(II)+(I)]前後での界面活性剤量差も1%以内であった。
得られた感光性樹脂組成物のろ液をスピンコーターにてウエハ(表面に段差のないもの)に塗布した後、ホットプレートにて120℃で4分乾燥し、膜厚約7μmの塗膜Aを得た。
得られた塗膜Aについて、レーザー表面検査装置にて粒径が0.3μm以上のパーティクル数Aを計測した結果30pcs未満であり、同じくレーザー表面検査装置にて泡と観測されるパーティクル数Bも30pcs未満であった。
さらに、表面に幅10μm、高さ150μmの段差のあるウエハに、塗膜Aと同様に塗膜Bを作製した。作製した塗膜Bについて、表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
実施例2で用いた界面活性剤F482(DIC(株)製)の代わりにパーフルオロアルキルアルキル基含有の界面活性剤F477(DIC(株)製)を用い、その他は実施例2と同様にポジ型感光性樹脂組成物B、塗膜A、塗膜Bを作製し、同様に評価した。
評価結果については、F-NMR測定にてろ過工程前後でのポジ型感光性樹脂組成物中の界面活性剤量を測定したところ、その差は1%以内であった。
塗膜Aについて、レーザー表面検査装置を用いて粒径が0.3μm以上のパーティクル数Aを計測した結果50pcs未満であり、同じくレーザー表面検査装置にて泡と観測されるパーティクル数Bは30pcs未満であった。
塗膜Bについて表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
<(A)アルカリ可溶性樹脂の合成>
500mLの丸底フラスコに2,2-ビス(3-アミノ-4-ヒドロキシフェニル)ヘキサフルオロプロパン30.0g(0.082mol)とアセトン400mlを仕込み、2,2-ビス(3-アミノ-4-ヒドロキシフェニル)ヘキサフルオロプロパンが溶解するまで攪拌した。そこに、アセトン100mLに溶解したパラ-ニトロベンゾイルクロリド12.4g(0.18mol)を温度が20℃未満になるよう冷却しながら30分かけて滴下し、混合物を得た。滴下後、混合物の温度を40℃に加熱し2時間撹拌をし、そこに炭酸カリウム30.0g(0.218mol)を徐々に添加して更に2時間撹拌した。加熱をやめて、混合物を更に室温にて18時間撹拌した。その後、混合物を激しく撹拌しながら水酸化ナトリウム水溶液を徐々に添加し、添加後55℃に加温して更に30分間撹拌した。撹拌終了後、室温まで冷却し、37重量%の塩酸水溶液と水500mlを加え、pHが6.0~7.0の範囲になるよう調整した。得られた析出物をろ別し、水で洗浄後60~70℃にて乾燥を行い、ビス-N,N'-(パラ-ニトロベンゾイル)ヘキサフルオロ-2,2-ビス(4-ヒドロキシフェニル)プロパンの固体を得た。得られた固体51.0gにアセトン316gとメタノール158gを加え50℃に加熱し完全に溶解させた。そこに300mLの50℃の純水を30分かけて加え、65℃まで加熱した。その後室温までゆっくり冷却して析出した結晶を濾過し、結晶を70℃にて乾燥を行うことで精製し、ビス-N,N'-(パラ-ニトロベンゾイル)ヘキサフルオロ-2,2-ビス(4-ヒドロキシフェニル)プロパンを得た。
得られたビス-N,N'-(パラ-ニトロベンゾイル)ヘキサフルオロ-2,2-ビス(4-ヒドロキシフェニル)プロパン20gを1Lのフラスコに入れ5%パラジウム-炭素1.0gと酢酸エチル180.4gを加え懸濁状態とした。そこに水素ガスをパージし、50~55℃に加熱しながら35分間振盪させ還元反応を行った。反応終了後35℃まで冷却し、懸濁液に窒素をパージした。ろ別により触媒を取り除いた後、ろ液をエバポレーターにかけ、溶媒を蒸発させた。得られた生成物を90℃にて乾燥して、ビス-N,N'-(パラ-アミノベンゾイル)ヘキサフルオロ-2,2-ビス(4-ヒドロキシフェニル)プロパンを得た。
下記式(A-2)の繰り返し構造を有するポリアミド樹脂100重量部に(B-1)の構造を有する光酸発生剤25重量部、パーフルオロアルキル基含有の界面活性剤F482(DIC(株)製)0.08重量部をγーブチロラクトン150重量部に溶解し、ポジ型感光性樹脂組成物Cを得た。
実施例2で用いたポジ型感光性樹脂組成物Aの代わりに、ポジ型感光性樹脂組成物Cを用い、その他は実施例2と同様に塗膜A、塗膜Bを作製し、同様に評価した。
評価結果については、F-NMR測定にてろ過工程前後でのポジ型感光性樹脂組成物中の界面活性剤量を測定したところ、その差は1%以内であった。
塗膜Aについて、レーザー表面検査装置を用いて粒径が0.3μm以上のパーティクル数Aを計測した結果50pcs未満であり、同じくレーザー表面検査装置にて泡と観測されるパーティクル数Bは30pcs未満であった。
塗膜Bについて表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
実施例2について、0.3MPaの窒素加圧をかけながらろ過工程(I)を行い、その他は実施例2と同様にポジ型感光性樹脂組成物、塗膜A、塗膜Bを作製し、同様の評価を行った。
評価結果については、ポジ型感光性樹脂組成物のろ過工程前後での表面張力差は1%以内であり、F-NMRによるろ過前後での界面活性剤量差も1%以内であったが、観測されるパーティクル数Aおよびパーティクル数Bも良好であった。
塗膜Bについて表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
実施例2について、0.05MPaの窒素加圧をかけながらろ過工程(I)を行い、その他は実施例2と同様にポジ型感光性樹脂組成物、塗膜A、塗膜Bを作製し、同様の評価を行った。
評価結果については、ポジ型感光性樹脂組成物のろ過工程前後での表面張力差は1%以内であり、F-NMRによるろ過前後での界面活性剤量差も1%以内であったが、観測されるパーティクル数Aおよびパーティクル数Bも良好であった。
塗膜Bについて表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
実施例2で用いたポリエチレンフィルタV(F1)(マイクロガードDI 日本インテグリス(株)製)の代わりに孔径0.2μmの接触角が、80度を超えるポリエチレンフィルタZ(マイクロガードUPE、日本インテグリス(株)製)を用いてろ過工程を行い、その他は実施例2と同様にポジ型感光性樹脂組成物、塗膜A、塗膜Bを作製し、同様の評価を行った。
評価結果については、ポジ型感光性樹脂組成物のろ過工程前後での表面張力差は6.1%増加し、F-NMRによるろ過前後での界面活性剤量差も43%減少した。
塗膜Bについて表面観察を行ったところ、濡れ性不足のために段差中に泡を巻き込み、泡が原因となるクラックが多数発生した。
実施例2で用いたポリエチレンフィルタV(F1)(マイクロガードDI 日本インテグリス(株)製)の代わりに孔径0.2μmのナイロン66フィルタX(製品名:ライフアシュアEMC、住友スリーエム(株)製)を用いてろ過工程を行い、その他は実施例2と同様にポジ型感光性樹脂組成物、塗膜A、塗膜Bを作製し、同様の評価を行った。
評価結果については、ポジ型感光性樹脂組成物のろ過工程前後での表面張力差は1%以内であり、F-NMRによるろ過前後での界面活性剤量差も1%以内であったが、泡と観測されるパーティクル数Bが1000以上であった。
塗膜Bについて表面観察を行ったところ、段差への泡の巻き込みはなく、塗布性は良好であった。
Claims (12)
- 界面活性剤を含むポジ型感光性樹脂組成物をフィルタでろ過する工程を含み、
前記フィルタの一面の接触角が、ホルムアミドを用いた測定時において、30度以上80度以下である、ポジ型感光性樹脂組成物の製造方法。 - 請求項1に記載のポジ型感光性樹脂組成物の製造方法であって、
前記フィルタがポリエチレンフィルタである、ポジ型感光性樹脂組成物の製造方法。 - 請求項1または2に記載のポジ型感光性樹脂組成物の製造方法であって、
前記フィルタでろ過する前記工程の前又は後に、前記ポジ型感光性樹脂組成物をポリアミド系フィルタでろ過する工程をさらに含む、ポジ型感光性樹脂組成物の製造方法。 - 請求項3に記載のポジ型感光性樹脂組成物の製造方法であって、
前記ポリアミド系フィルタの一面の接触角が、ホルムアミドを用いた測定時において、10度以下である、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から4のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法であって、
前記界面活性剤を含む前記ポジ型感光性樹脂組成物が、少なくともアルカリ可溶性樹脂、光酸発生剤、および溶剤をさらに含む、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から5のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法であって、
前記界面活性剤が、フッ素系界面活性剤である、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から5のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法であって、
前記界面活性剤が、パーフルオロアルキル基を含む、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から7のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法であって、
前記ホルムアミド、エチレングリコール、及び純水のいずれを用いて測定した前記フィルタの一面の接触角が、それぞれ30度以上80度以下である、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から8のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法であって、
前記フィルタの平均孔径は、0.05μm以上0.2μm以下である、ポジ型感光性樹脂組成物の製造方法。 - 請求項1から9のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法で得られたポジ型感光性樹脂組成物において、前記界面活性剤の含有量が、200ppm以上である、ポジ型感光性樹脂組成物。
- 請求項1から9のいずれか1項に記載のポジ型感光性樹脂組成物の製造方法で得られたポジ型感光性樹脂組成物において、レーザー表面検査装置を用いて測定したパーティクル数が100pcs以下である、ポジ型感光性樹脂組成物。
- 界面活性剤を含むポジ型感光性樹脂組成物の製造方法に用いるフィルタであって、前記フィルタの一面の接触角が、ホルムアミドを用いた測定時において、30度以上80度以下である、フィルタ。
