【課題】ビア径が小さく且つ微細な配線を備える配線基板の製造方法を提供する。 【解決手段】導電膜(2)上に絶縁樹脂層(3)を形成する工程と、前記絶縁樹脂層上に金属塩化物及び/又は金属硫酸塩(5)を形成する工程と、前記金属塩化物及び/又は前記金属硫酸塩の上に保護層(6)を形成する工程と、前記導電膜の一部が露出するように、前記絶縁樹脂層、前記金属塩化物及び/又は前記金属硫酸塩、及び前記保護層に露出部(7)を形成する工程と、前記露出部内の残渣(8)を除去する工程と、前記保護層を除去する工程と、前記露出部が形成され前記残渣が除去され前記保護層が除去された前記絶縁樹脂層の上に配線(11)を形成する工程とを有することを特徴とする配線基板の製造方法。

Description

配線基板の製造方法
 本発明は、導電膜上に絶縁樹脂層と配線層を持つ配線基板の製造方法に関するものである。
 近年、プリント配線板の微細化、多層化、及び電子部品の高密度実装化が急速に進み、ビルドアップ工法を用いた多層配線構造のプリント配線板(ビルドアップ基板)の検討が活発に行われている。ビルドアップ基板において、複数の配線層間に絶縁樹脂層が形成されており、複数の配線層間の導通をとるためにビアホールと称される微細な穴が絶縁膜に形成される。ビアホールの容易で安価な形成方法として、例えば、レーザを用いて形成する方法が挙げられる。レーザを用いてビアホールを形成する場合、ビアホールの底にスミアと呼ばれる樹脂残渣が残存するため、過マンガン酸カリウムなどの薬液やプラズマを用いてスミアを除去するデスミア処理が行われている。
 微細配線に適するセミアディティブ法による配線形成方法では、絶縁樹脂層に開口部を形成し、デスミア処理を行う。デスミア処理後、絶縁樹脂層及び開口部に無電解めっきを行い、ドライフィルムレジストで配線パターンの反転パターンを形成し、更に無電解めっき上で電界めっきを行い、反転パターンを除去し、配線パターンの下の無電解めっきを除去することにより配線を形成する。例えばLine/Space(L/S)=10μm/10μm以下の配線層を形成するために上記方法を採用すると、絶縁樹脂層の表面がデスミア処理により荒れているため、配線を形成する工程において、ドライフィルムレジストを露光するときにレーザ光の乱反射が起き、意図するレジストパタン及び配線形状を得ることが難しい。
 絶縁樹脂層の表面をデスミア処理から保護するため、絶縁樹脂層の上に金属層を形成し、その後レーザによる開口部の形成とデスミア処理とを行うビアの形成方法が検討されているが、ビアホールの形成時に金属層の加工に必要なレーザーパワーが大きいため、絶縁樹脂層に加わるエネルギーも大きくなり、ビアホールの径の微細化が困難である。

 ビアホールの径が小さく且つ微細な配線を備える配線基板の製造方法を提供することを目的とする。
 本発明の一側面によると、
 導電膜上に絶縁樹脂層を形成する工程と、
 前記絶縁樹脂層上に金属塩化物及び/又は金属硫酸塩を形成する工程と、
 前記金属塩化物及び/又は前記金属硫酸塩の上に保護層を形成する工程と、
 前記導電膜の一部が露出するように、前記絶縁樹脂層、前記金属塩化物及び/又は前記金属硫酸塩、及び前記保護層に露出部を形成する工程と、
 前記露出部内の残渣を除去する工程と、
 前記保護層を除去する工程と、
 前記露出部が形成され前記残渣が除去され前記保護層が除去された前記絶縁樹脂層の上に配線を形成する工程と
を有することを特徴とする配線基板の製造方法が提供される。
 本発明の配線基板の製造方法によれば、ビアホールの径が小さく且つ微細な配線を備える配線基板を得ることができる。

 図1(a)に示されるように、まず、基板1の上に第1配線2を形成する。第1配線2が設けられた基板1は、例えば、導電性の配線からなる回路を備えるガラス繊維強化樹脂基板である。ガラス繊維強化樹脂基板上に回路を形成する方法については、一般的な形成方法を用いることができるため、説明を省略する。図1及び図2において、第1配線2のパターン化された様子は発明の特徴でないので示していていない。導電性の配線としては、例えば銅又は銅を含む合金が用いられる。
 次に、図1(b)に示されるように、第1配線2の上に、第1絶縁層3を形成する。第1絶縁層3は、得られる多層配線基板における配線層間の絶縁膜として機能する。第1絶縁層3は、例えば絶縁性の有機樹脂で形成される。第1絶縁層3に使用される材料として、例えば、絶縁性のエポキシ樹脂が挙げられる。第1絶縁層3の形成手段は、例えば、フィルム状のエポキシ樹脂を、ラミネータを用いて基板上に貼合わせてもよいし、液状の樹脂を基板上に塗布し、熱、光などにより硬化させて形成してもよい。
 次に、図1(c)に示されるように、第1絶縁層3上に金属塩化物及び/又は金属硫酸塩からなる分離層5を形成する。後工程において、分離層5の上に保護層6が設けられ、さらに保護層6は除去される。分離層5は、第1絶縁層3から保護層6を選択的に除去するために設けられる層である。保護層6を溶解し、分離層5及び第1絶縁層3を溶解しない溶媒に基板を浸漬することにより保護層6を除去してもよいし、分離層5のみをエッチングするエッチング液に基板を浸漬することにより、分離層5とともに保護層6を第1絶縁層3から分離させてもよい。金属塩化物及び/又は金属硫酸塩としては、例えば、錫(Sn)、パラジウム(Pd)、銀(Ag)を含む塩化物又は硫酸塩が挙げられ、中でもSnCl、PdCl、PdSOなど、錫、パラジウムを含む塩化物又は硫酸塩は、後工程で無電解めっきを行う際、触媒として使用される材料であるため、得られる多層配線基板の層間の導電性に優れる点から好ましく用いられる。分離層5の形成手段は、特に限定されるものではないが、例えば、上記金属塩化物及び/又は金属硫酸塩を含むコロイド溶液に、第1絶縁層3を形成した基板1を浸漬し、水洗し、乾燥させることにより、第1絶縁層3上に分離層5を形成することができる。分離層5の厚さは、例えば5nm~50nm程度である。
 次に、図1(d)に示されるように、金属塩化物及び/又は金属硫酸塩からなる分離層5の上に保護層6を形成する。保護層6は、後工程においてデスミア処理を行う際に、第1絶縁層3の上面がエッチングされるのを防止するために設けられる。保護層6の材料としては、有機樹脂を用いる。保護層6の材料が第1絶縁層3と同様有機樹脂であることにより、後工程の開口部(露出部)形成時に狭い開口部を形成することができる。もし、保護層6が例えば金属などにより形成されると、後工程の開口部形成時に、保護層6を除去するために比較的パワーの大きいレーザ光を照射する必要がある。この照射の際、下層の第1絶縁層3に過剰のエネルギーが加わるため径が小さい開口部の形成は難しく、生産性が高い炭酸ガスレーザを用いて行う開口部の形成は特に難しい。後工程において、保護層6を溶解し、第1絶縁層3及び分離層5を溶解しない剥離液に浸漬することで、第1絶縁層3から保護層6を除去する場合、保護層6は第1絶縁層3よりも剥離液に対する溶解性が高いことが好ましい。第1絶縁層3に用いられる材料がエポキシ樹脂のとき、保護層6に用いられる材料は、例えばアクリル樹脂である。有機樹脂からなる保護層6の形成手段は特に限定されないが、例えば、フィルム状のアクリル樹脂と感光剤とを含むドライフィルムレジストを、ラミネータを用いて基板上に貼合わせ、貼り合わせたレジストを露光してもよいし、液状の樹脂を基板上に塗布し、熱、光などにより硬化させて形成してもよい。
 次に、図1(e)に示されるように、保護層6、分離層5、及び第1絶縁層3における所定のビアホール形成箇所にレーザを照射することにより、保護層6、分離層5、及び第1絶縁層3を除去し、開口部(露出部)7を形成する。このとき、蒸発、飛散するに至らなかった炭化又は溶解した樹脂がスミア(残渣)8として開口部7の底部7aに残留する。開口部7の形成に使用するレーザとしては、例えば、炭酸ガスレーザ、UV-YAGレーザ、エキシマレーザなどが挙げられる。生産効率の点から炭酸ガスレーザを使用することが好ましい。例えば、第1絶縁層の厚さが約40μmのとき、Φ30μm~100μm程度の開口部を形成することができる。なお、第1絶縁層の厚さが約40μmであり、保護層及び分離層を形成しない場合、現状、開口部の径は最小で約Φ50μmまでしか形成できない。
 次に、図1(f)に示されるように、開口部7の底部7aに残存するスミア8を除去する(デスミア処理を行う)。デスミア処理の手段としては、プラズマエッチングや反応性イオンエッチングなどのドライエッチングや、過マンガン酸塩を含む溶液を用いるウエットエッチングを用いることができる。プラズマエッチングは、プラズマ放電による分子解離の結果発生する励起分子、ラジカルあるいはイオンなどの励起種を利用して対象物(本実施形態においてはスミア8)のエッチングを行う技術である。エッチングは、生成した励起種とスミア8との反応によって生成される揮発性化合物の蒸発により進行する。なお、プラズマエッチングは酸素、窒素あるいは酸素および窒素の混合ガスからなる雰囲気中で行われることが好ましいが、これらに限られるものではない。反応性イオンエッチングは、CF、SFなどの反応性ガスに高周波電力(例えば、周波数13.56MHz)を印加してプラズマ状態とし、そこで生じた陽イオンを加速して、スミア8に衝突させることにより除去する方法である。
 次に、図1(g)に示されるように、保護層6が除去される。例えば、保護層6を溶解し第1絶縁層3を溶解しない剥離液を用いることにより、保護層6を除去することができる。このような剥離液として、有機アミン系の剥離液や、水酸化ナトリウム水溶液が挙げられる。有機アミン系の剥離液として、例えば、アトテック社製、商品名「RS-2000」、三菱ガス化学社製、商品名「R-100」、ニチゴー・モートン社製、商品名「HTO」などが挙げられる。保護層6の除去後、分離層5は第1絶縁層3の上に残る。第1絶縁層3の10点平均表面粗さRzは、第1絶縁層3を形成した後のそれと同等であり、例えば、約0.2μmである。
 なお、保護層6を除去する工程の後の分離層5の表面粗さが、第1絶縁層3を形成した後の表面粗さと同等の表面粗さと同程度である限りにおいて、保護層6の一部が分離層5の表面に残っていてもよい。また、保護層6を溶解して除去する代わりに、分離層5をエッチングするエッチング液を用いることにより、分離層5とともに保護層6を第1絶縁層3から除去してもよい。このようなエッチング液は、Sn及びPdを溶解させることが可能であり、例えば、シアン系、ヨウ素系、硝酸系の剥離液が挙げられる。シアン系剥離液としては、例えば、日本エレクトロプレーティング・エンジニヤーズ社製、商品名「ハクレックス」が挙げられる。ヨウ素系剥離液としては、例えば大和化成研究所製、商品名「PD-280」が挙げられる。硝酸系剥離液としては、例えば荏原ユージライト社製、商品名「FINELISE PJ-10」が挙げられる。
 次に、図2(a)に示されるように、第1絶縁層3と開口部7上にシード層9が形成される。シード層9は、例えば無電解めっき法により形成できる。シード層9を構成する金属としては、銅やニッケルといった金属単体、あるいは、銅およびニッケルのいずれか一方を少なくとも含む合金などが挙げられる。シード層9の厚みは、例えば0.1μm~5μmである。
 次に、図2(b)に示されるように第1絶縁層3の上にレジストパタン10を形成する。例えば、シード層9の上にフォトレジストを塗布し、レジストパタン10に対応する開口パターンを備えるフォトマスクを通してフォトレジストに露光を行い、その後、現像処理を行うことによりレジストパタン10を形成できる。デスミア処理後の第1絶縁層3の表面粗さが小さいため、フォトレジストに露光を行うときに乱反射を生じにくい。このため、レジストパタン10のLine/Space(L/S)を小さくできる。
 次に、図2(c)に示されるように、レジストパタン10が設けられていないシード層9の表面に銅めっきを行い、第2配線11となる導電層を形成する。次に、図2(d)に示されるように、レジスト剥離液によりレジストパタン10を除去し、更にエッチングによりシード層9を除去することにより、第2配線11及び開口部12を形成することができる。
 第2配線11を形成した後、図2(e)に示されるように、第2絶縁層13を第2配線11上及び開口部12の内部に形成する。更に、上記分離層5を形成する工程から上記第2配線11を形成する工程までを繰り返すことにより3層以上の多層配線基板を形成することができる。
 第1実施形態の多層配線基板の製造方法によれば、デスミア処理後の第1絶縁層3の表面粗さが小さいため、レジストパタン10を形成するとき、レジストに照射する露光光の乱反射を生じにくく、後工程で第1絶縁層3の上に設ける第2配線11のL/Sを小さくできる。さらに、ビアホールを形成するときに、第1絶縁層3に過剰のエネルギーが加わらないため、形成されるビアホールの径を小さくできる。
 図3は、本発明の第2実施形態に係る多層配線基板の製造方法の一連の工程を多層配線基板の断面図で表したものである。第1実施形態と共通する部分については説明を省略する。
 基板1の上に第1配線2、第1絶縁層3を形成する工程は第1実施形態と同様である。次に、図3(a)に示されるように、第1絶縁層3の上に密着層4を形成する。密着層4は、後工程において第1絶縁層3の上に設けられる第2配線11と第1絶縁層3との密着性を向上させ、得られる多層配線基板の配線の信頼性を向上させる。
 密着層4は、例えば、亜鉛、ニッケル、コバルト、クロムから選ばれる少なくとも1つの金属や、トリアジンチオール、シランカップリング剤、ニトロ安息香酸、メルカプトスルホン酸の中から選ばれる少なくとも1つの化合物から構成される。トリアジンチオールとしては、メルカプト基がトリアジン環に二つ以上存在することが望ましく、例えばトリアジントリチオールが挙げられる。シランカップリング剤としては、分子中に、アミノ基、メルカプト基、エポキシ基、イミダゾール基、ビニル基、アミノ基、ジアルキルアミノ基、ピリジン基の少なくとも一つを含むことが好ましい。ニトロ安息香酸としては、ニトロ安息香酸、ニトロフタル酸、ニトロサリチル酸又はそのアルカリ金属塩であることが好ましい。メルカプトスルホン酸としては、メルカプトエタンスルホン酸、メルカプトプロパンスルホン酸又はそのアルカリ金属塩であることが好ましい。
 上記金属からなる密着層4は、例えば以下のように第1絶縁層3の上に形成できる。まず、銅などの金属箔の表面をクロメート処理する。クロメート処理した金属の表面には、亜鉛、ニッケル、コバルト、クロムから選択される少なくとも1種類の金属を含む層が形成される。クロメート処理により形成された層を金属から第1絶縁層3の上に転写することで、上記金属からなる密着層4を形成できる。また上記化合物からなる密着層は、例えば上記化合物を含有する水溶液に第1絶縁層3が形成された基板1を浸漬することにより、第1絶縁層3の上に形成される。密着層4の厚さは、例えば1nm~10nm程度である。
 密着層4は、複数の層で構成されていても良く、例えば上記化合物からなる層と、その上に設けた上記金属からなる層とから構成されうる。
 次に、図3(b)に示されるように、密着層4の上に金属塩化物及び/又は金属硫酸塩からなる分離層5を形成する。分離層5は第1実施形態と同様であるため説明を省略する。
 次に、図3(c)に示されるように、保護層6を形成する。保護層6は第1実施形態と同様であるため説明を省略する。
 次に、図3(d)に示されるように、保護層6、分離層5、密着層4、及び第1絶縁層3における所定のビア形成箇所にレーザを照射することにより開口部7を形成する。このとき、蒸発、飛散するに至らなかった炭化又は溶解した樹脂がスミア(残渣)8として開口部7の底部7aに残留する。
 次に、図3(e)に示されるように、開口部7の底部7aに残存するスミア8を除去する(デスミア処理を行う)。次に、図3(f)に示されるように、保護層6が除去される。このデスミア処理及び保護層6の除去は、第1実施形態と同様であるため説明を省略する。
 以下、図2(a)~(e)を用いて説明した第1実施形態と同様の方法で多層配線基板を形成することができる。
 第2実施形態の多層配線基板の製造方法によれば、第1絶縁層3の上に設けられる第2配線11のL/Sも小さくでき、ビアホールの径を小さくできる多層配線基板が形成される。また、第1絶縁層3と分離層5との密着性を向上させる密着層4の存在により、第2配線11と第1絶縁層3との密着性は向上し、多層配線基板の配線の信頼性が向上する。
 本発明は上記実施形態に限定されるものではない。上記実施形態は例示であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範囲に包含される。
   (第1実施形態の実施例1)
 銅からなる第1配線が設けられた基板に、第1絶縁層として熱硬化性エポキシ樹脂をラミネートし、約180℃で約1時間加熱を行い、第1絶縁層を硬化させた。第1絶縁層の厚さは約40μmだった。次に、第1絶縁層を設けた基板をSn/Pdコロイド液(ロームアンドハース製、商品名「キャタポジット44」)に約40℃、約5分の条件で浸漬し、水洗した後、約120℃で乾燥させることにより、塩化スズ及び塩化パラジウムからなる分離層を形成した。次に、塩化スズ及び塩化パラジウムからなる層の上に保護層としてアクリル樹脂製のドライフィルムレジスト(日立化成製、商品名「RY3325」、厚さ約25μm)をラミネートし、波長約365nm、約200mJ/cmの光を照射した。次に、炭酸ガスレーザを用い、保護層、塩化スズ及び塩化パラジウムからなる層、及び第1絶縁層における所定のビアホール形成箇所にレーザを照射することにより約Φ70μmの開口部を形成した。次に、酸素とCFの混合比が約95:5のガスを用いたプラズマ処理を行い、開口部の底に残存するスミアを除去した(デスミア処理を行った)。さらに、基板をアミン系のドライフィルム剥離液(アトテック製、商品名「RS-2000」)に浸漬し、保護層を除去した。保護層を除去した後、基板上面の10点平均表面粗さRzは約0.2μmだった。ここで、基板の上面には分離層が設けられているが、分離層の厚さは約5nm~約50nm程度であるため、測定された基板上面の10点平均表面粗さは分離層の下にある第1絶縁層の値を示唆している。次に、ロームアンドハース製無電解めっき液を用いて無電解めっきを行い、開口部、並びに塩化スズ及び塩化パラジウムからなる層の上に約0.3μmの銅からなるシード層を形成した。続いて、ドライフィルムレジスト(日立化成、商品名「RY3215」、厚さ約15μm)を用い、フォトリソグラフィ法によりLine/Space(L/S)=約10μm/約10μmのレジストパタンをシード層上に形成した。次に、シード層上に電気めっきで、第2配線となる厚さ約15μmの銅からなる導電層を形成し、さらにレジストパタンを除去し、除去されたレジストパタンの下のシード層を除去することによってL/S=約10μm/約10μm、厚さ約15μmの第2配線を形成できた。
 (第1実施形態の比較例1)
 銅からなる第1配線が設けられた基板上に、第1絶縁層として熱硬化性エポキシ樹脂をラミネートし、次いで約180℃で1時間加熱を行い、第1絶縁層を硬化させた。第1絶縁層の厚さは約40μmだった。次に、炭酸ガスレーザを用い、第1絶縁層における所定のビア形成箇所にレーザを照射することにより約Φ70μmの開口部を形成した。次に、酸素とCFの混合比が約95:5のガスを用いたプラズマ処理を用いてレーザビア底のスミア除去(デスミア処理)を行った。デスミア処理後、第1絶縁層の10点平均表面粗さRzは約2μmだった。次に、ロームアンドハース製の無電解めっき液を用いて無電解めっきを行い、開口部、及び第1絶縁層の上に約0.3μmの銅からなるシード層を形成した。続いて、ドライフィルムレジスト(日立化成製、商品名「RY3215」、厚さ約15μm)を用い、フォトリソグラフィ法によりL/S=約10μm/約10μmのレジストパタンをシード層上に形成することを試みたが、シード層上の第2配線を形成する部分にレジストの残渣が観測された。その後、第2配線となる銅からなる導電層の形成を電気めっきにより試みたが、L/S=約10μm/約10μmの、配線形成には至らなかった。

 銅からなる第1配線が設けられた基板上に、第1絶縁層として熱硬化性エポキシ樹脂をラミネートした。第1絶縁層の厚さは約40μmだった。次に、クロメート処理された圧延銅箔(日鉱金属製、商品名「BHY」、厚さ約18μm)を第1絶縁層上にラミネートし、続いて約180℃で約1時間加熱を行い、第1絶縁層を硬化させ、続いてクロメート処理された圧延銅箔のうち、銅箔を硫酸/過酸化水素系エッチング液(三菱ガス化学製、商品名「SE-07」)でエッチング除去し、クロメート処理により銅箔の表面に形成された金属層(密着層)を第1絶縁層上に転写した。次に第1絶縁層を設けた基板をSn/Pdコロイド液(ロームアンドハース製、商品名「キャタポジット44」)に約40℃、約5分の条件で浸漬し、水洗した後、約120℃で乾燥させることにより、塩化スズ及び塩化パラジウムからなる分離層を形成した。さらに、塩化スズ及び塩化パラジウムからなる層の上に、保護層としてアクリル樹脂製のドライフィルムレジスト(日立化成製、商品名「RY3325」、厚さ約25μm)をラミネートし、波長約365nm、約200mJ/cmの光照射を保護層に対して行った。次に、炭酸ガスレーザを用い、保護層、塩化スズ及び塩化パラジウムからなる層、密着層、及び第1絶縁層における所定のビア形成箇所にレーザを照射することにより約Φ40μmのレーザビアを形成した。次に、酸素とCFの混合比が約95:5のガスを用いたプラズマ処理を行い、開口部の底に残存するスミアを除去した。さらに、基板をアミン系のドライフィルム剥離液(アトテック製、商品名「RS-2000」)に浸漬し、保護層を除去した。保護層を除去した後の第1絶縁層の10点平均表面粗さRzは約0.2μmだった。ここで、基板の上面には分離層が設けられているが、分離層の厚さは約5nm~約50nm程度であるため、測定された基板上面の10点平均表面粗さRzは分離層の下にある第1絶縁層の値を示唆している。次に、ロームアンドハース製の無電解めっき液を用いて無電解めっきを行い、開口部、並びに塩化スズ及び塩化パラジウムからなる層の上に約0.3μmの銅からなるシード層を形成した。続いて、ドライフィルムレジスト(日立化成製、商品名「RY3215」、厚さ約15μm)を用い、フォトリソグラフィ法によりL/S=約10μm/約10μmのレジストパタンをシード層上に形成した。次に、シード層上に電気めっきで、第2配線となる厚さ約15μmの銅からなる導電層を形成し、さらにレジストパタンを除去し、除去されたレジストパタンの下のシード層を除去することによってL/S=約10μm/約10μm、厚さ約15μmの第2配線を形成できた。
 (第2実施形態の実施例2)
 銅からなる第1配線が設けられた基板上に第1絶縁層をラミネートする工程から、密着層を第1絶縁層上に転写する工程までは、第2実施形態の実施例1と同様に行った。次に、第1絶縁層を設けた基板をアルカリPdコロイド液(アトテック製、商品名「アクチベータ834」)に約30℃、約5分の条件で浸漬し、水洗した後、約120℃で乾燥させることにより、硫酸パラジウムからなる層を形成した。さらに、第2実施形態の実施例1と同様に、分離層の上に保護層を形成し、約Φ40μmのレーザビアを形成し、デスミア処理を行い、保護層の除去を行った。次に、アトテック製の無電解めっき液を用いて無電解めっきを行い、開口部、及び硫酸パラジウムからなる層の上に約0.5μmの銅からなるシード層を無電解めっき法により形成した。続いて、ドライフィルムレジスト(日立化成製、商品名「RY3215」、厚さ約15μm)を用い、フォトリソグラフィ法によりL/S=約10μm/約10μmのレジストパタンをシード層上に形成した。次に、シード層上に電気めっきで、第2配線となる厚さ約15μmの銅からなる導電層を形成し、さらにレジストパタンを除去し、除去されたレジストパタンの下のシード層を除去することによってL/S=約10μm/約10μm、厚さ約15μmの第2配線を形成できた。
 (第2実施形態の実施例3)
 クロメート処理された圧延銅箔(日鉱金属製、商品名「BHY」、厚さ:約18μm、表面粗さRz:約0.7μm)を約1wt%の2,4,6-トリメルカプト-1,3,5-トリアジン1ナトリウム塩(三協化成製、商品名「サンチオールN-1」)水溶液で浸漬処理し、約100℃で約30分のベークで乾燥させ、トリアジンチオール処理を行った。次に、第1配線が設けられた基板上に、第1絶縁層として熱硬化性エポキシ樹脂をラミネートし、さらに、上記トリアジンチオール処理された圧延銅箔を第1絶縁層上にラミネートし、続いて約180℃で約1時間加熱を行い、第1絶縁層を硬化させ、続いてクロメート処理及びトリアジンチオール処理された圧延銅箔のうち、銅箔を硫酸/過酸化水素系エッチング液(三菱ガス化学製、商品名「SE-07」)でエッチング除去し、第1絶縁層上にトリアジンチオールからなる化合物層と、クロメート処理により銅箔の表面に形成された金属層とからなる密着層を第1絶縁層上に転写した。次に、第1絶縁層を設けた基板をアルカリPdコロイド液(アトテック製、商品名「アクチベータ834」)に約30℃、約5分の条件で浸漬し、水洗した後、約120℃で乾燥させることにより、硫酸パラジウムからなる分離層を形成した。さらに、第2実施形態の実施例1と同様に、分離層の上に保護層を形成した。次に、炭酸ガスレーザを用い、保護層、硫酸パラジウムからなる層、密着層、及び第1絶縁層における所定のビア形成箇所にレーザを照射することにより約Φ40μmのレーザビアを形成した。次に、第2実施形態の実施例1と同様に、デスミア処理を行い、保護層の剥離を行った。次に、アトテック製の無電解めっき液を用いて無電解めっきを行い、開口部、及び硫酸パラジウムからなる層の上に約0.5μmの銅からなるシード層を形成した。続いて、ドライフィルムレジスト(日立化成製、商品名「RY3215」、厚さ約15μm)を用い、フォトリソグラフィ法によりL/S=約10μm/約10μmのレジストパタンをシード層上に形成した。次に、シード層上に電気めっきで、第2配線となる厚さ約15μmの銅からなる導電層を形成し、さらにレジストパタンを除去し、除去されたレジストパタンの下のシード層を除去することによってL/S=約10μm/約10μm、厚さ約15μmの第2配線を形成できた。

Claims (10)

  1.  導電膜上に絶縁樹脂層を形成する工程と、
     前記絶縁樹脂層上に金属塩化物及び/又は金属硫酸塩を形成する工程と、
     前記金属塩化物及び/又は前記金属硫酸塩の上に保護層を形成する工程と、
     前記導電膜の一部が露出するように、前記絶縁樹脂層、前記金属塩化物及び/又は前記金属硫酸塩、及び前記保護層に露出部を形成する工程と、
     前記露出部内の残渣を除去する工程と、
     前記保護層を除去する工程と、
     前記露出部が形成され前記残渣が除去され前記保護層が除去された前記前記絶縁樹脂層の上に配線を形成する工程と
    を有することを特徴とする配線基板の製造方法。
  2.  前記金属塩化物及び/又は前記金属硫酸塩がスズ及び/又はパラジウムを含むことを特徴とする請求項1に記載の配線基板の製造方法。
  3.  更に、前記絶縁樹脂層と前記金属塩化物及び/又は前記金属硫酸塩との間に密着層を形成する工程を有することを特徴とする請求項1又は2に記載の配線基板の製造方法。
  4.  前記密着層は、亜鉛、ニッケル、コバルト、及びクロムから選ばれる少なくとも1つの金属層、又はトリアジンチオール、シランカップリング剤、ニトロ安息香酸、及びメルカプトスルホン酸の中から選ばれる少なくとも1つの化合物層を含むことを特徴とする請求項1乃至3のいずれか1項に記載の配線基板の製造方法。
  5.  前記保護層がアクリル樹脂からなることを特徴とする請求項1乃至4のいずれか1項に記載の配線基板の製造方法。
  6.  前記絶縁樹脂層がエポキシ樹脂からなることを特徴とする請求項1乃至5のいずれか1項に記載の配線基板の製造方法。
  7.  前記露出部内の残渣の除去は、CF又はSFを雰囲気中に含有して行うドライエッチング、又は過マンガン酸塩を含有する液体によるウエットエッチングにより行われることを特徴とする請求項1乃至6のいずれか1項に記載の配線基板の製造方法。
  8.  前記導電膜は銅を含んでなることを特徴とする請求項1乃至7のいずれか1項に記載の配線基板の製造方法。
  9.  前記保護層を除去する工程は、前記絶縁樹脂層と前記金属塩化物及び/又は前記金属硫酸塩とを溶解せず前記保護層を溶解する剥離液に前記保護層を浸漬する工程を有することを特徴とする請求項1乃至8のいずれか1項に記載の配線基板の製造方法。
  10.  前記保護層を除去する工程は、前記絶縁樹脂層を溶解せず前記金属塩化物及び/又は前記金属硫酸塩を溶解する剥離液に、前記金属塩化物及び/又は前記金属硫酸塩を浸漬する工程を有することを特徴とする請求項1乃至8のいずれか1項に記載の配線基板の製造方法。
