Abstract

 本発明の型は、ガラスまたはプラスチックで形成された基材12と、基材12の表面に形成された無機下地層14と、無機下地層14の上に形成されたアルミニウムを含有する緩衝層16と、緩衝層16の表面に形成されたアルミニウム層18aと、アルミニウム層18aの表面に形成されたポーラスアルミナ層20を有する。ポーラスアルミナ層20は、表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凹部22を有する。本発明の型は、アルミニウム層と基材との接着性に優れている。

Description

型およびその製造方法
 本発明は、型および型の製造方法に関する。ここでいう「型」は、種々の加工方法(スタンピングやキャスティング)に用いられる型を包含し、スタンパということもある。また、印刷(ナノプリントを含む)にも用いられ得る。
 テレビや携帯電話などに用いられる表示装置やカメラレンズなどの光学素子には、通常、表面反射を低減して光の透過量を高めるために反射防止技術が施されている。例えば、空気とガラスとの界面を光が入射する場合のように屈折率が異なる媒体の界面を光が通過する場合、フレネル反射などによって光の透過量が低減し、視認性が低下するからである。
 近年、反射防止技術として、凹凸の周期が可視光(λ=380nm~780nm)の波長以下に制御された微細な凹凸パターンを基板表面に形成する方法が注目されている(特許文献1から4を参照)。反射防止機能を発現する凹凸パターンを構成する凸部の2次元的な大きさは10nm以上500nm未満である。
 この方法は、いわゆるモスアイ(Motheye、蛾の目)構造の原理を利用したものであり、基板に入射した光に対する屈折率を凹凸の深さ方向に沿って入射媒体の屈折率から基板の屈折率まで連続的に変化させることによって反射を防止したい波長域の反射を抑えている。
 モスアイ構造は、広い波長域にわたって入射角依存性の小さい反射防止作用を発揮できるほか、多くの材料に適用でき、凹凸パターンを基板に直接形成できるなどの利点を有している。その結果、低コストで高性能の反射防止膜(または反射防止表面)を提供できる。
 モスアイ構造の製造方法として、アルミニウムを陽極酸化することによって得られる陽極酸化ポーラスアルミナ層を用いる方法が注目されている(特許文献2から4)。
 ここで、アルミニウムを陽極酸化することによって得られる陽極酸化ポーラスアルミナ層について簡単に説明する。従来から、陽極酸化を利用した多孔質構造体の製造方法は、規則正しく配列されたナノオーダーの円柱状の細孔(微細な凹部)を形成できる簡易な方法として注目されてきた。硫酸、蓚酸、または燐酸等の酸性電解液またはアルカリ性電解液中にアルミニウム基材を浸漬し、これを陽極として電圧を印加すると、アルミニウム基材の表面で酸化と溶解が同時に進行し、その表面に細孔を有する酸化膜を形成することができる。この円柱状の細孔は、酸化膜に対して垂直に配向し、一定の条件下(電圧、電解液の種類、温度等)では自己組織的な規則性を示すため、各種機能材料への応用が期待されている。
 特定の条件下で形成されたポーラスアルミナ層は、膜面に垂直な方向から見たときに、ほぼ正六角形のセルが二次元的に最も高密度で充填された配列をとっている。それぞれのセルはその中央に細孔を有しており、細孔の配列は周期性を有している。セルは局所的な皮膜の溶解および成長の結果形成されるものであり、バリア層と呼ばれる細孔底部で、皮膜の溶解と成長とが同時に進行する。このとき、セルのサイズすなわち、隣接する細孔の間隔(中心間距離)は、バリア層の厚さのほぼ2倍に相当し、陽極酸化時の電圧にほぼ比例することが知られている。また、細孔の直径は、電解液の種類、濃度、温度等に依存するものの、通常、セルのサイズ(膜面に垂直な方向からみたときのセルの最長対角線の長さ)の1/3程度であることが知られている。このようなポーラスアルミナの細孔は、特定の条件下では高い規則性を有する(周期性を有する)配列、また、条件によってはある程度規則性の乱れた配列、あるいは不規則(周期性を有しない)な配列を形成する。
 特許文献2は、陽極酸化ポーラスアルミナ膜を表面に有するスタンパを用いて、反射防止膜(反射防止表面)を形成する方法を開示している。
 また、特許文献3に、アルミニウムの陽極酸化と孔径拡大処理を繰り返すことによって、連続的に細孔径が変化するテーパー形状の凹部を形成する技術が開示されている。
 本出願人は、特許文献4に、微細な凹部が階段状の側面を有するアルミナ層を用いて反射防止膜を形成する技術を開示している。
 また、特許文献1、2および4に記載されているように、モスアイ構造(ミクロ構造)に加えて、モスアイ構造よりも大きな凹凸構造(マクロ構造)を設けることによって、反射防止膜(反射防止表面)にアンチグレア(防眩)機能を付与することができる。アンチグレア機能を発揮する凹凸を構成する凸部の2次元的な大きさは1μm以上100μm未満である。特許文献1、2および4の開示内容の全てを参考のために本明細書に援用する。
 このように陽極酸化ポーラスアルミナ膜を利用することによって、モスアイ構造を表面に形成するための型(以下、「モスアイ用型」という。)を容易に製造することができる。特に、特許文献2および4に記載されているように、アルミニウムの陽極酸化膜の表面をそのまま型として利用すると、製造コストを低減する効果が大きい。モスアイ構造を形成することができるモスアイ用型の表面の構造を「反転されたモスアイ構造」ということにする。
 上述のモスアイ用型は、アルミニウムで形成された基板またはアルミニウムで形成された円筒で代表されるアルミニウム基材や、ガラス基板に代表される他の材料で形成された支持体の上に形成されたアルミニウム膜を用いて製造され得る。

 本発明者が、ガラス基板上に形成されたアルミニウム膜を用いてモスアイ用型を製造したところ、陽極酸化工程またはエッチング工程において、アルミニウム膜(一部は陽極酸化膜となっている)とガラス基板との接着性が低下するという問題が起こった。この問題は、基板として、アルカリ金属を含むガラス(ソーダライムガラス)の基板を用いたときに顕著であった。また、プラスチックフィルムを基材として用いた場合にも、アルミニウム膜とプラスチックフィルムとの接着性が低下するという問題が起こった。なお、ここで、基材とアルミニウム膜との接着性は、基材の表面にアルミニウム膜を直接形成した場合のアルミニウム膜の剥がれ難さだけでなく、基材の表面とアルミニウム膜との間に他の層を介在させた場合のアルミニウム膜の剥がれ難さをも表す。
 本発明は、上記問題を解決するためになされたものであり、その主な目的は、ガラス基材またはプラスチック基材の上に形成されたアルミニウム膜を用いてモスアイ用型を製造する方法において、アルミニウム膜とガラス基材またはプラスチック基材との接着性を向上させることにある。
 本発明の型は、ガラスまたはプラスチックで形成された基材と、前記基材の表面に形成された無機下地層と、前記無機下地層の上に形成されたアルミニウムを含有する緩衝層と、前記緩衝層の表面に形成されたアルミニウム層と、前記アルミニウム層の表面に形成されたポーラスアルミナ層であって、表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凹部を有する、反転されたモスアイ構造を表面に有するポーラスアルミナ層とを有することを特徴とする。
 ある実施形態において、前記無機下地層は、酸化シリコン層または酸化チタン層であることが好ましい。ある実施形態において、前記無機下地層の厚さは100nm以上200nm以下であることが好ましい。
 ある実施形態において、前記緩衝層は、アルミニウムと、酸素または窒素とを含み、前記アルミニウムの含有率が前記無機下地層側よりも前記ポーラスアルミナ層側において高いプロファイルを有することが好ましい。ある実施形態において、前記緩衝層の厚さは100nm以上200nm以下であることが好ましい。
 本発明の型の製造方法は、表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凹部を有する、反転されたモスアイ構造を表面に有する型の製造方法であって、(a)ガラスまたはプラスチックで形成された基材と、前記基材の表面に形成された無機下地層と、前記無機下地層の上に形成されたアルミニウムを含有する緩衝層と、前記緩衝層の表面に形成されたアルミニウム層とを有する、型基材を用意する工程と、(b)前記アルミニウム層を部分的に陽極酸化することによって、複数の微細な凹部を有するポーラスアルミナ層を形成する工程と、(c)前記工程(b)の後に、前記ポーラスアルミナ層を、エッチング液に接触させることによって、前記ポーラスアルミナ層の前記複数の微細な凹部を拡大させる工程と、(d)前記工程(c)の後に、さらに陽極酸化することによって、前記複数の微細な凹部を成長させる工程とを包含することを特徴とする。
 ある実施形態において、前記無機下地層は、酸化シリコン層または酸化チタン層であることが好ましい。ある実施形態において、前記無機下地層の厚さは100nm以上500nm以下であることが好ましい。
 ある実施形態において、前記緩衝層は、アルミニウムと、酸素または窒素とを含み、前記アルミニウムの含有率が前記無機下地層側よりも前記ポーラスアルミナ層側において高いプロファイルを有することが好ましい。ある実施形態において、前記緩衝層の厚さは100nm以上200nm以下であることが好ましい。

 本発明によると、ガラスまたはプラスチックで形成された基材の上に形成されたアルミニウム層を用いてモスアイ用型を製造する方法において、アルミニウム層とガラスまたはプラスチックで形成された基材との接着性を向上させることができる。本発明による型は、アルミニウム層とガラスまたはプラスチックで形成された基材との接着性が高いので、型の使用時においても、アルミニウム層(少なくとも一部は陽極酸化層となっている)がガラス基板から剥離することがない。

 以下、図面を参照して、本発明による実施形態のモスアイ用型およびその製造方法を説明する。なお、本発明は例示する実施形態に限定されない。
 まず、図1(a)に示すように、表面にアルミニウム層(Al層)18を備える型基材を用意する。図1(a)~(e)では簡単のためにAl層18のみを図示している。Al層18は、例えば99.99質量%以上の純度のアルミニウムターゲットを用いてスパッタリング法で形成する。Al層18の厚さは、例えば1000nm(1μm)である。Al層18の厚さは、モスアイ用型となる表面構造を有する陽極酸化アルミナ層を得るために100nm以上であることが好ましく、生産性の観点から3000nm以下であることが好ましい。後述するように、本発明による実施形態の型の製造方法は、図2(a)に示す型基材10を用いる点に特徴がある。
 次に、図1(b)に示すように、Al層18を部分的に(表面部分を)所定の条件で陽極酸化することによって、細孔22を有するポーラスアルミナ層20を形成する。陽極酸化の条件(例えば化成電圧、電解液の種類、濃度、さらには陽極酸化時間など)によって、細孔22の大きさ、細孔22の生成密度、細孔22の深さなどを制御することが出来る。また化成電圧の大きさを制御することによって、細孔22の配列の規則性を制御することができる。例えば、0.1Mの蓚酸水溶液を用いて、20℃で、40秒間、80Vの電圧を印加することによって、隣接する細孔間の距離が190nmで、厚さが約100nmのポーラスアルミナ層20が得られる。
 なお、必要に応じて、最初に形成されたポーラスアルミナ層20を除去してもよい。最初に生成するポーラスアルミナ層20は、不純物等の影響で、欠陥を多く含むことがある。最初に形成し、除去するポーラスアルミナ層20の厚さは、再現性の観点から200nm以上であることが好ましく、生産性の観点から2000nm以下であることが好ましい。もちろん必要に応じて、最初に形成したポーラスアルミナ層20を部分的に(例えば表面からある深さまで)除去しても良い。ポーラスアルミナ層20の除去は、例えば、燐酸水溶液やクロム燐酸混合液に所定時間浸漬させて除去するなど公知の方法で行うことができる。
 次に、図1(c)に示すように、細孔22を有するポーラスアルミナ層20をアルミナのエッチャントに接触させることによって所定の量だけエッチングすることにより細孔22の孔径を拡大する。ここでウェットエッチングを採用することによって、細孔壁およびバリア層をほぼ等方的に拡大することができる。エッチング液の種類・濃度、およびエッチング時間を調整することによって、エッチング量(すなわち、細孔22の大きさおよび深さ)を制御することが出来る。エッチング液としては、例えば10質量%の燐酸や、蟻酸、酢酸、クエン酸などの有機酸の水溶液やクロム燐酸混合水溶液を用いることができる。
 この後、図1(d)に示すように、再び、Al層18を部分的に陽極酸化することにより、細孔22を深さ方向に成長させると共にポーラスアルミナ層20を厚くする。ここで細孔22の成長は、既に形成されている細孔22の底部から始まるので、細孔22の側面は階段状になる。
 さらにこの後、必要に応じて、図1(e)に示すように、ポーラスアルミナ層20をアルミナのエッチャントに接触させることによってさらにエッチングすることにより細孔22の孔径をさらに拡大する。エッチング液としては、ここでも上述したエッチング液を用いることが好ましく、現実的には、同じエッチング浴を用いればよい。
 このように、上述した陽極酸化工程(図1(b))およびエッチング工程(図1(c))を交互に繰り返すことによって、所望の凹凸形状を有する細孔(微細な凹部)22を備えるポーラスアルミナ層20が得られる。陽極酸化工程およびエッチング工程のそれぞれの工程の条件を適宜設定することによって、細孔22の大きさ、生成密度、細孔の深さと共に、細孔22の側面の階段形状を制御することが出来る。なお、細孔22の底部を小さくするためには、陽極酸化工程で終える(その後のエッチング工程を行わない)ことが好ましい。得られたモスアイ用型100(図2(b)参照)を用いて形成されるモスアイ構造の凸部の先端を小さくすることができるので、反射防止効果を高めることができる。モスアイ構造としては、表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凸部を有することが好ましく、互いに隣接する凸部間の距離は30nm以上600nm未満であることが好ましい。
 ここでは、陽極酸化工程とエッチング工程とを交互に行う例を説明したが、陽極酸化工程とエッチング工程との間、あるいはエッチング工程と陽極酸化工程との間に、洗浄工程やその後に乾燥工程を行っても良い。また、各陽極酸化工程の間に、化成電圧などの条件を変更しても良い。
 上述したように、上記の製造方法において、型基材としてガラス基板、特にソーダライムガラスの基板を用いると、陽極酸化工程またはエッチング工程において、アルミニウム層(一部は陽極酸化層となっている)とガラス基板との接着性が低下するという問題が起こった。この問題は、ガラス基板として、アルカリ金属を含むガラス(ソーダライムガラス)の基板を用いたときに顕著であった。プラスチックフィルムを基材として用いた場合にも、アルミニウム膜とプラスチックフィルムとの接着性が低下するという問題が起こったが、これについては後述する。
 以下に、図2および図3を参照して、本発明者がガラス基板を用いて行った実験例を示して、本発明による実施形態の型の製造方法に用いられる型基材および得られたモスアイ型を説明する。図2(a)に、本発明による実施形態の型の製造方法に用いられる型基材10の模式的な断面図を示し、図2(b)に、型基材10を用いて製造されたモスアイ用型100の模式的な断面図を示す。図3(a)および(b)はそれぞれ、比較例の型基材30Aおよび30Bの模式的な断面図である。
 図2(a)に示すように、型基材10は、ガラス基材12と、ガラス基材12の表面に形成された無機下地層14と、無機下地層14の上に形成されたアルミニウムを含有する緩衝層16と、緩衝層16の表面に形成されたアルミニウム層18とを有する。なお、アルミニウム層18を均一に陽極酸化するために下地に導電層(好ましくはバルブ金属層)を設ける場合、無機下地層14と緩衝層16の間、または、緩衝層16とアルミニウム層18との間に導電層を設けることが好ましい。
 無機下地層14は、ガラス基板12の表面に直接形成され、ガラス基板12に含まれているアルカリ金属元素が溶出するのを防止するように作用する。ガラス基板12との接着性の観点から、無機酸化物または無機窒化物で形成されることが好ましい。無機酸化物を用いる場合、例えば酸化シリコン層または酸化チタン層が好ましく、無機窒化物を用いる場合、例えば窒化シリコン層が好ましい。また、無機酸化物層または無機窒化物層に不純物を添加することによって、熱膨張係数を整合させることが好ましい。例えば、酸化シリコン層を用いる場合には、ゲルマニウム(Ge)、りん(P)またはボロン(B)を添加することによって、熱膨張係数を増大させることができる。酸化シリコンに、例えば5質量%のGeを添加すると、熱膨張係数は約2.8×10-6/℃となり、Geを添加しない場合の約3倍に増大する。
 無機下地層14の厚さは、40nm以上であることが好ましく、100nm以上であることがさらに好ましい。無機下地層14の厚さが40nm未満であると無機下地層14を設けた効果が十分に発揮されず、ガラス基板12からのアルカリ金属元素の溶出を十分に遮断できないことがある。表1にアルカリパッシベーション性を評価した結果を示す。
 評価方法の概要を説明する。まず、表1に示した各試料(いずれも一辺が70mmの正方形のソーダライムガラス板)を純水超音波洗浄にて2分間洗浄した。次に、各試料を白金皿65mmΦの上に置き、分析面を白金皿側(下面)にして加熱処理(約2時間で200℃に昇温後、200℃で1時間保持、その後、自然放冷(約半日))を施した。その後、各試料の分析面に純水を接触させ、純水中に溶解したNaを炎光法により定量した。表1から分かるように、厚さ40nmのSiO2膜を形成することによってアルカリの溶出量を低減することができ、厚さ100nmのSiO2膜を形成することによってアルカリ遮蔽効果が顕著になる。

 また、無機下地層14の厚さは、500nm以下であることが好ましく、200nm以下であることがさらに好ましい。無機下地層14の厚さが500nm超であると、無機下地層14の形成時間が不必要に長くなる。また、ガラス基板12と無機下地層14との間の熱膨張係数の違いに起因する熱応力(剪断応力)によって、ガラス基板12と無機下地層14との間の接着力が低下することがある。また、プラスチックフィルムのように可撓性を有する基材を用いた場合には、無機下地層14の厚さが500nmを超えると、基材を屈曲させたときに無機下地層14に割れが発生することがある。
 緩衝層16は、無機下地層14とアルミニウム層18との間に設けられており、無機下地層14とアルミニウム層18との間の接着性を向上させるように作用する。また、緩衝層16は、耐酸性に優れた材料から形成されており、無機下地層14を酸から保護する。
 緩衝層16は、アルミニウムと、酸素または窒素とを含むことが好ましい。酸素または窒素の含有率は一定であってもよいが、特に、アルミニウムの含有率が無機下地層14側よりもアルミニウム層18側において高いプロファイルを有することが好ましい。熱膨張係数などの物性値の整合に優れるからである。緩衝層16の厚さは、40nm以上であることが好ましく、100nm以上であることがさらに好ましい。また、緩衝層16の厚さは、500nm以下であることが好ましく、200nm以下であることがさらに好ましい。緩衝層16の厚さが40nm未満であると、アルミニウム層18側から浸透する処理液(陽極酸化工程における電解液および/またはエッチング工程におけるエッチング液)から、無機下地層14を十分に保護することが困難であり、緩衝層16を設けた効果が十分に発揮されないことがある。また、緩衝層16の厚さが500nm超であると、緩衝層16の形成時間が不必要に長くなるので好ましくない。
 緩衝層16内のアルミニウムの含有率の厚さ方向におけるプロファイルは、段階的に変化してもよいし、連続的に変化しても良い。例えば、緩衝層16をアルミニウムと酸素とで形成する場合、酸素含有率が漸次低下する複数の酸化アルミニウム層を形成し、最上層の上にアルミニウム層18を形成する。アルミニウムと窒素とを含む緩衝層16を形成する場合も同様である。
 アルミニウム層18は、公知の方法(例えば電子線蒸着法またはスパッタ法)で形成される。ここで、厚さが約1μmのアルミニウム層18は、一度に堆積するよりも複数回に分けて堆積する方が好ましい。すなわち、所望の厚さ(例えば1μm)まで連続して堆積するよりも、ある厚さまで堆積した段階で中断し、ある時間が経過した後に、堆積を再開するという工程を繰り返し、所望の厚さのアルミニウム層18を得ることが好ましい。例えば、厚さが50nmのアルミニウム層を堆積するたびに中断し、それぞれの厚さが50nmの20層のアルミニウム層で、厚さが約1μmのアルミニウム層18を得ることが好ましい。このように、アルミニウムの堆積を複数回に分けることによって、最終的に得られるアルミニウム層18の品質(例えば、耐薬品性や接着性)を向上させることができる。アルミニウムを連続的に堆積すると、基材(アルミニウム層が堆積される表面を有するものを指す)の温度が上昇し、その結果、アルミニウム層18内に熱応力の分布が生じ、膜の品質を低下させるためと考えられる。
 図2(a)に示した型基材10を用いて、図1(a)~(e)を参照して説明した方法でポーラスアルミナ層20を形成することによって、図2(b)に示すモスアイ用型100が得られる。型100は、ガラス基材12と、ガラス基材12の表面に形成された無機下地層14と、無機下地層14の上に形成されたアルミニウムを含有する緩衝層16と、緩衝層16の表面に形成されたアルミニウム層18aと、アルミニウム層18aの表面に形成されたポーラスアルミナ層20とを有する。
 以下に、実施例と比較例を示し、本発明による実施形態のモスアイ用型およびその製造方法をより詳細に説明する。
 (実施例1および比較例1、2)
 図2(a)に示した型基材10の構成を有する実施例1の型基材を以下のようにして作製した。
 ガラス基板12として、厚さが2.8mmのソーダライムガラス(「青板ガラス」ともいわれる)の基板を用意した。
 ガラス基板12の表面上に直接、厚さが約100nmのSiO2層14、厚さが約100nmの緩衝層(アルミニウムと酸素とを含む)16及び、厚さが1μmのアルミニウム層18を形成した。こられの層は、全て、同一真空チャンバー内で、スパッタリング法で形成した。スパッタ条件は、バックグラウンドの真空度:1×10-5Torr(0.0013Pa)、雰囲気ガス:Ar、スパッタ時の真空度:1×10-3Torr(0.13Pa)、Alターゲットの純度:99.999質量%を用いた。
 ここでは、緩衝層16として、酸素含有率の異なる複数の酸化アルミニウム層を有する緩衝層を形成した。複数の酸化アルミニウム層の酸素含有率が、SiO2層14に近い層ほど高いプロファイルを有するように、言い換えると、アルミニウムの含有率がSiO2層14側よりもアルミニウム層18側で高いプロファイルを有するように、複数の酸化アルミニウム層を形成した。なお、単一の酸化アルミニウム層から構成される緩衝層16を用いることもできる。
 緩衝層16を2つの酸化アルミニウム層で構成する場合、SiO2層14側の酸化アルミニウム層の酸素含有率は30at%以上60at%以下、アルミニウム層18側の酸化アルミニウム層の酸素含有率は5at%以上30at%以下で、かつ、2つの酸化アルミニウム層の酸素含有率が上記の関係を満足する構成とした。
 緩衝層16を3つの酸化アルミニウム層で構成する場合、SiO2層14側の酸化アルミニウム層の酸素含有率は35at%以上60at%以下、中間の酸化アルミニウム層の酸素含有率は20at%以上35at%以下、アルミニウム層18側の酸化アルミニウム層の酸素含有率は5at%以上20at%以下で、かつ、3つの酸化アルミニウム層の酸素含有率が上記の関係を満足する構成とした。もちろん、緩衝層16を4つ以上の酸化アルミニウム層で構成してもよい。
 緩衝層16は、例えば、以下の(1)-(3)の3つの方法を用いて形成することができる。
 (1)ArガスとO2ガスとの混合ガスと、酸素元素を含むAlターゲットとを用いて、反応性スパッタリング法によって成膜する。このとき、ターゲット中の酸素含有率は1at%以上40at%以下の範囲内にあることが好ましい。ターゲット中の酸素含有率が1at%未満であるとターゲットに酸素を含有させた効果が無く、40at%を超えるとO2ガスを用いる必要が無い。
 (2)スパッタガスとして純Arガスと、酸素元素を含むAlターゲットとを用いて反応性スパッタリング法によって成膜する。このとき、ターゲット中の酸素含有率は5at%以上60at%以下の範囲内にあることが好ましい。ターゲット中の酸素含有率が5at%未満であると成膜する酸化アルミニウム層に十分な量の酸素を含有させることができないことがあり、60at%を超えると成膜する酸化アルミニウム層に含まれる酸素元素の含有率が高くなり過ぎることがある。無機下地層側の酸化アルミニウム層に含まれる酸素元素の含有率が60at%を超えると、無機下地層(SiO2)と酸化アルミニウム層との接着性が低下することがある。
 (3)純アルミターゲットを用いて反応性スパッタリング法によって成膜する。このとき、スパッタリングに用いる混合ガスのArガスとO2ガスとの流量比を2:0超2:1以下程度とする。ArガスとO2ガスとの流量比が2:1を超えると、成膜する酸化アルミニウム層に含まれる酸素元素の含有率が高くなり過ぎることがある。
 実施例1として、上記(3)の方法を用いて、2つの酸化アルミニウム層を有する緩衝層16を形成した。各酸化アルミニウム層の酸素含有率は5at%と48at%であり、上記の関係を満足していた。酸素含有率はX線光電子分光法(ESCA)によって求めた。
 型基材10の各構成要素の熱膨張係数(室温から100℃付近の間)は以下の通りである。
  基板12 :ソーダライムガラス :8.7×10-6/℃、
  無機下地層14 :SiO2 :1.0×10-6/℃、
  緩衝層16 :Al23    :6.9×10-6/℃
  アルミニウム層18 :Al    :23×10-6/℃
 ここで、実施例1が有する緩衝層16の酸素含有率(正確に求めることは困難であるが)はAl23よりも低いので、熱膨張係数はAl23の熱膨張係数(6.9×10-6/℃)よりも大きく、Alの熱膨張係数(23×10-6/℃)よりも小さい。従って、緩衝層16を形成することによって、アルミニウム層18に対する接着性が改善される。
 なお、SiO2で形成された無機下地層14の熱膨張係数は、基板12および緩衝層16(最下層)の熱膨張係数に比べて小さいので、SiO2中にGeを5質量%~10質量%程度ドープすることによって、熱膨張係数を整合させることが好ましい。
 図3(a)に示す比較例1の型基材30Aは、上記の実施例の型基材の作製方法において、緩衝層16を形成せず、ガラス基板12の上にSiO2からなる無機下地層34を形成した後、アルミニウム層18を形成することによって作製した。
 図3(b)に示す比較例2の型基材30Bは、上記の実施例の型基材の作製方法において、無機下地層14を形成せず、ガラス基板12の上に上記と同じ緩衝層36を形成した後、アルミニウム層18を形成することによって作製した。
 得られた型基材における、ガラス基板12とアルミニウム層18との接着性は、いわゆる剥離試験(クロスカット試験)によって、以下のように評価した。
 各型基材のガラス基板12上に形成された層に、カッタ-ナイフを用いて1桝が1cm×1cmの正方形の格子を5×5個形成した。なお、切れ目はガラス基板12の表面に到達させた。切れ目を入れた領域のアルミニウム層18に粘着テープ(住友スリーエム社製スコッチテープBH-24)を密着させた後、粘着テープを剥がし、粘着テープとともに剥がれた升目(アルミニウム層18、無機下地層14、34および/または緩衝層16、36)の数で評価した。評価結果を表2に示す。◎は剥離なし、○は剥離升目数が1以上5未満、△は剥離升目数が5以上10未満、×は剥離升目数が10以上を示している。
 また、剥離試験は、「初期」:上記型基材を作製した直後、「陽極酸化+エッチング」:図1(a)~(e)を参照して説明した製造工程(陽極酸化条件は、処理液:蓚酸(0.05mol/L(リットル))、処理温度:5℃、電圧:80V、処理時間:1min、エッチング条件は、処理液:燐酸(8mol/L)、処理温度:30℃、処理時間:20min)を経て反転されたモスアイ構造が形成されたもの、「最終」:反転されたモスアイ構造を有する表面に離型剤を付与し100℃で20分間焼成したものについて行った。

 表2の結果から明らかなように、比較例1および2は、いずれも最終段階での接着性は×である。これに対して、実施例の型基材を用いると、ガラス基板12とアルミニウム層18との接着性が改善されており、最終段階で○である。
 比較例1の、SiO2からなる無機下地層34だけを有する型基材30Aでは、陽極酸化工程および/またはエッチング工程において、アルミニウム層18側から侵入する処理液によって、SiO2が化学的にダメージを受けるためであると考えられる。
 一方、比較例2の、緩衝層36だけを有する型基材30Bでは、陽極酸化工程および/またはエッチング工程において、ガラス基板12と緩衝層36との間に処理液が侵入し、処理液との反応によりガラス中のアルカリ金属元素が溶出し、陽極酸化アルミナ層を腐食させると考えられる。
 (実施例2、比較例3、4)
 上記の実施例1の型基材では、ガラス基板12を用いたのに対し、本実施例2ではプラスチックフィルム12を用いる。
 実施例2の型基材は、図2に示した型基材10の構成を有し、プラスチックフィルム12と、プラスチックフィルム12の表面に形成された無機下地層14と、無機下地層14の上に形成されたアルミニウムを含有する緩衝層16と、緩衝層16の表面に形成されたアルミニウム層18とを有する。なお、ガラス基板12を用いる場合と同様に、アルミニウム層18を均一に陽極酸化するために下地に導電層(好ましくはバルブ金属層)を設ける場合、無機下地層14と緩衝層16の間、または、緩衝層16とアルミニウム層18との間に導電層を設けることが好ましい。導電層の材料は、電蝕が生じないように、チタンやマグネシウムなどのアルミニウムとの標準電極電位の差が小さいものが好ましい。また、チタンは密着性を向上させる効果があることも知られている。
 実施例2では、プラスチックフィルム12として、PET(ポリエチレンテレフタレート)フィルム(きもと製、厚さ188μm)を用い、無機下地層14として、厚さ70nmのSiO2層を形成し、緩衝層16として、厚さ150nmの酸化アルミニウム(酸素含有率30at%)の単層を形成した後、厚さが1μmのアルミニウム層18を形成した。これら一連の操作は実施例1と同様に行った。
 比較例3の基材は、図3(a)に示した型基材30Aの構成を有し、上記の実施例の型基材の作製方法において、緩衝層16を形成せず、プラスチックフィルム(PETフィルム)12の上にSiO2からなる無機下地層34を形成した後、アルミニウム層18を形成することによって作製した。
 比較例4の基材は、図3(b)に示した型基材30Bの構成を有し、上記の実施例の型基材の作製方法において、無機下地層14を形成せず、プラスチックフィルム(PETフィルム)12の上に上記と同じ緩衝層36を形成した後、アルミニウム層18を形成することによって作製した。
 プラスチックフィルム12とアルミニウム層18との接着性は、アルミニウム層18を成膜した直後、および、燐酸水溶液(1M、30℃)に30分間浸漬した後について、上記と同じ方法で評価した。比較例3の型基材30Aは、成膜直後および燐酸水溶液浸漬後の何れにおいても評価結果は「×」で、接着性が悪かった。比較例4の型基材30Bは、成膜直後の評価結果は「△」であったものの、燐酸水溶液浸漬後の評価結果は「×」であった。これらに対し、実施例2の型基材10は、成膜直後および燐酸水溶液浸漬後の何れにおいても評価結果は「○」で良好な接着性が得られた。
 図4(a)および(b)に比較例3の型基材30Aのアルミニウム層18の表面のSEM像を示し、図5(a)および(b)に比較例4の型基材30Bのアルミニウム層18の表面のSEM像を示し、図6(a)および(b)に実施例2の型基材10のアルミニウム層18の表面のSEM像を示す。図4~図6のそれぞれの(a)はアルミニウム層18の成膜直後のSEM像を示し、(b)は燐酸水溶液浸漬後のSEM像を示す。
 図4(a)に見られる黒い小さな点はピット(窪み)であり、図4(b)を見ると、燐酸水溶液に浸漬することによって拡大されていることが分かる。
 図5(a)および(b)を図4(a)および(b)と比較するとわかるように、比較例4の型基材30Bは比較例3の型基材30Aに比べてピットが少なく且つ小さくなっていることがわかる。
 このようにアルミニウム層18にピットが存在すると、ピットから燐酸水溶液が侵入し、プラスチックフィルム12または無機下地層34との接着性を低下させる。
 一方、図6(a)および(b)を見ると明らかなように、実施例2の型基材10のアルミニウム層には窪み(ピット)は見られず、且つ、結晶粒は、比較例3および4の型基材のアルミニウム層の結晶粒よりも小さく、緻密なアルミニウム層が得られていることが分かる。このように、酸化アルミニウム層16を設けると、ピットの無い、緻密なアルミニウム層18が得られるので、接着性を改善することができる。
 ここでは、単一の酸化アルミニウム層で構成された緩衝層16を用いたが、実施例1で説明したように、複数の酸化アルミニウム層で構成された緩衝層16を用いてもよいことは、プラスチックフィルム12を用いる場合も同様である。例えば、緩衝層16として、無機下地層14側に酸素含有率が60at%の酸化アルミニウム層、アルミニウム層18側に酸素含有率が1at%の酸化アルミニウム層、およびこれらの酸化アルミニウム層の間に漸近的に酸素の含有率に傾斜をつけた酸化アルミニウム層を形成したところ、実施例2と同等以上の良好な結果が得られた。
 可撓性を有するプラスチックフィルム12を用いてモスアイ用型を形成すれば、例えば、ロールの外周面にモスアイ用型を固定することによって、ロール状のモスアイ用型を得ることが出来る。ロール状の型は、連続してモスアイ構造を形成することができる。
 本発明の実施形態によると、もちろん、例示したプラスチックフィルム以外のプラスチック基材にアルミニウム層を形成することもできる。
 例えば、レンチキュラーレンズ、輝度上昇フィルム(例えば住友スリーエム社製のBEF)、導光板、マイクロレンズアレイ、フレネルレンズなど、表面に所望の凹凸形状を有する光学素子を形成するための型に、モスアイ用型を重畳して形成することができる。
 図7(a)~(c)を参照して、モスアイ構造を表面に有するレンチキュラーレンズを形成するための型の製造方法を説明する。
 まず、図7(a)に示すように、レンチキュラーレンズと同じ凹凸構造を有する型52を用意する。レンチキュラーレンズは、複数のかまぼこ状(半円柱状)のレンズが平行に配列された構造を有している。ここでは、全体の大きさが460mm×365mmであって、ピッチ(かまぼこ状レンズの幅)が20μmで、開き角が90°(かまぼこ状レンズの曲面と、かまぼこ状レンズの延びる方向に垂直な面とが交差する曲線が、円周の4分の1に相当する)のレンチキュラーレンズを作製する。
 次に、図7(b)に示すように、プラスチックフィルム12aの上に、図7(a)に示した型52を用いて、型52の凹凸構造が反転された凹凸構造を有する光硬化性樹脂層(例えば紫外線硬化樹脂層)12bを形成する。プラスチックフィルム12aとしては、例えば、COPやPETなどを用いることが出来る。プラスチックフィルム12aと光硬化性樹脂層12bとから構成されるプラスチック基材12Aが、図2に示したプラスチック基材12に対応することになる。
 次に、図7(c)に示すように、プラスチック基材12Aの凹凸構造を有する光硬化性樹脂層12bの上に、無機下地層(例えばSiO2層)14、緩衝層(例えば酸化アルミニウム層)16、およびアルミニウム層18を上述した方法で成膜し、型10Aが得られる。型10Aを用いることによって、モスアイ構造を表面に有するレンチキュラーレンズを製造することができる。
 例えば、プラスチックフィルム12aおよび光硬化性樹脂層12bの材料として可撓性を有するものを用いれば、可撓性を有する型10Aを得ることができる。型10Aが可撓性を有すれば、上述したように、ロールの外周面に型10Aを固定することによって、ロール状の型を得ることが出来る。
 上述した光学素子は周期的な凹凸構造を有しているが、もちろんこれに限られず、周期性を有しない凹凸構造を形成する型に、モスアイ用型を重畳することもできる。例えば、上述した特許文献1、2および4に記載されているように、アンチグレア機能を発揮する凹凸構造にモスアイ構造が重畳された、防眩性を有する反射防止膜を形成するための型を製造することもできる。
 本発明による型は、モスアイ構造を有する表面の形成、例えば反射防止膜の形成に広く用いることが出来る。

Claims (7)

  1.  ガラスまたはプラスチックで形成された基材と、
     前記基材の表面に形成された無機下地層と、
     前記無機下地層の上に形成されたアルミニウムを含有する緩衝層と、
     前記緩衝層の表面に形成されたアルミニウム層と、
     前記アルミニウム層の表面に形成されたポーラスアルミナ層であって、表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凹部を有する、反転されたモスアイ構造を表面に有するポーラスアルミナ層とを有する、型。
  2.  前記無機下地層は、酸化シリコン層または酸化チタン層である、請求項1に記載の型。
  3.  前記緩衝層は、アルミニウムと、酸素または窒素とを含み、前記アルミニウムの含有率が前記無機下地層側よりも前記ポーラスアルミナ層側において高いプロファイルを有する、請求項1または2に記載の型。
  4.  表面の法線方向から見たときの2次元的な大きさが10nm以上500nm未満の複数の凹部を有する、反転されたモスアイ構造を表面に有する型の製造方法であって、
     (a)ガラスまたはプラスチックで形成された基材と、前記基材の表面に形成された無機下地層と、前記無機下地層の上に形成されたアルミニウムを含有する緩衝層と、前記緩衝層の表面に形成されたアルミニウム層とを有する、型基材を用意する工程と、
     (b)前記アルミニウム層を部分的に陽極酸化することによって、複数の微細な凹部を有するポーラスアルミナ層を形成する工程と、
     (c)前記工程(b)の後に、前記ポーラスアルミナ層を、エッチング液に接触させることによって、前記ポーラスアルミナ層の前記複数の微細な凹部を拡大させる工程と、
     (d)前記工程(c)の後に、さらに陽極酸化することによって、前記複数の微細な凹部を成長させる工程と
    を包含する、型の製造方法。
  5.  前記無機下地層は、酸化シリコン層または酸化チタン層である、請求項4に記載の型の製造方法。
  6.  前記緩衝層は、アルミニウムと、酸素または窒素とを含み、前記アルミニウムの含有率が前記無機下地層側よりも前記アルミニウム層側において高いプロファイルを有する、請求項4または5に記載の型の製造方法。
  7.  前記工程(d)の後に、前記工程(b)および前記工程(c)をさらに行う、請求項4から6のいずれかに記載の型の製造方法。
