Abstract

 本発明の活性エネルギー線硬化型組成物は、(a)3個以上の(メタ)アクリロイル基を有する化合物、(b)アルカリ可溶性樹脂、及び(c)光重合開始剤以外の3級アミンを含有し、(c)成分の含有量は、(a)成分及び(b)成分の合計100質量部に対して0.01~7.0質量部である。本発明では、(a)成分として、3個以上の(メタ)アクリロイル基及びヒドロキシル基を有する化合物の酸無水物付加化合物(a-1)を使用することができる。

活性エネルギー線硬化型組成物及びその製造方法
技術分野
[0001] 本発明は、可視光線、紫外線、及び電子線等の活性エネルギー線の照射により硬 化する活性エネルギー線硬化型組成物及びその製造方法に関する。
背景技術
[0002] 従来、エッチングレジスト、ソルダーレジスト、及びカラーフィルターの着色層を形成 するカラーレジスト等で使用されるレジストとして、(メタ)アタリレート系化合物を含有 する組成物が多く用いられている。また、組成物の感度の向上及び硬化物の硬度の 向上等を目的として、(メタ)アタリロイル基を複数有する多官能 (メタ)アタリレートイ匕合 物が使用されている。
[0003] カラーフィルター用の活性エネルギー線硬化型パターン形成用組成物として、カル ボキシル基を有しない多官能 (メタ)アタリレートイ匕合物、アルカリ可溶性榭脂、光重 合開始剤、及び有機溶剤を含む組成物が知られている(特開 2000— 105456号公 報)。
[0004] また、カルボキシル基含有多官能 (メタ)アタリレート化合物を含有する感光性組成 が提案されて ヽる(特開 2001— 89416号公報及び特開 2001— 91954号公報)。こ のカルボキシル基含有多官能 (メタ)アタリレート化合物は、水酸基及び複数の (メタ) アタリロイル基を有する水酸基含有多官能 (メタ)アタリレート化合物を、カルボン酸無 水物等の酸無水物と反応させて得られる。このカルボキシル基含有多官能 (メタ)ァク リレートイ匕合物は、アルカリに可溶である。
[0005] 一方、感光性エレメント及びプリント配線板用の活性エネルギー線硬化型パターン 形成用組成物として、エチレン性不飽和基を有する化合物、アルカリ可溶性榭脂、 光重合開始剤、及びアミン化合物を含有する組成物が知られている(特開 2004— 2 94552号公報)。
発明の開示
発明が解決しょうとする課題 [0006] 従来のレジスト等で用いられている多官能 (メタ)アタリレートイ匕合物の多くは、アル カリ不溶性である。そのため、現像時に未硬化部 (未露光部)の膜残りが発生し、十 分な解像度が得られな 、と 、う問題点がある。
[0007] 特開 2000— 105456号公報に開示された組成物は、硬化物の架橋密度及びアル カリ可溶性を向上させるために、アルカリ可溶性榭脂の光硬化性基と酸性官能基の 導入割合を増加させている。しかし、この組成物では、導入できる光硬化性基と酸性 官能基の量に限界がある。また、この組成物では、組成物の粘度が上昇してしまい、 塗工適性が損われてしまうと!、う問題がある。
[0008] 特開 2001— 89416号公報及び特開 2001— 91954号公報に開示された感光性 組成物は、カルボキシル基を持たな!ヽ多官能 (メタ)アタリレート化合物を含有する感 光性組成物に比べて、アルカリ現像性は向上している。しかし、上記組成物は、アル カリ水溶液に対する溶解性が未だ十分ではなぐ現像時に未硬化残渣が発生する。 従って、感光性組成物において、より一層のアルカリ現像性の向上が求められている
[0009] 特開 2004— 294552号公報に開示された組成物は、アルカリ可溶性及び密着性 を向上させるために、アミンを含有することを特徴とする。しかし、 1級又は 2級ァミンを 含有する場合には、エチレン性不飽和基とのマイケル付加反応が室温でも進行する ため、レジスト液の保存安定性が低下するという問題がある。また、 3級ァミンを含有 する場合でも、溶剤の選択によってはアルカリ可溶性榭脂が析出するという問題があ る。
[0010] 本発明の目的は、活性エネルギー線を照射により速やかに且つ十分に硬化し、力 学的特性等の物性に優れる硬化膜を形成することができ、また、未硬化部分がアル カリ溶解性に優れ、高 ヽ解像度で像等の硬化部を形成することができる活性エネル ギ一線硬化型組成物及びその製造方法を提供することである。また、本発明の他の 目的は、柱状スぺーサ一、カラーフィルター保護膜、カラーフィルター用着色層等と して好適なパターン形成用組成物を提供することである。
課題を解決するための手段
[0011] 本発明は、以下の通りである。 (1) (a) 3個以上の (メタ)アタリロイル基を有する化合物、(b)アルカリ可溶性榭脂、及 び (c)光重合開始剤以外の 3級ァミンを含有し、上記 (c)成分の含有量は、上記 (a) 成分及び上記 (b)成分の合計 100質量部に対して 0. 01〜7. 0質量部である活性 エネルギー線硬化型組成物。
(2)上記 (a)成分が、 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有するィ匕 合物の酸無水物付加化合物(a— 1)である上記(1)記載の活性エネルギー線硬化 型組成物。
(3)上記(1)又は(2)記載の活性エネルギー線硬化型組成物を含むことを特徴とす るパターン形成用組成物。
(4)上記(3)記載のパターン形成用組成物を含む柱状スぺーサー用組成物。
(5)上記(3)記載のパターン形成用組成物を含むカラーフィルター保護膜用組成物
(6)上記(3)記載のパターン形成用組成物を含むカラーフィルター用着色組成物。
(7) 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する化合物と酸無水物と を、(c)光重合開始剤以外の 3級ァミン存在下に付加反応させることにより、 3個以上 の(メタ)アタリロイル基及びヒドロキシル基を有する化合物の酸無水物付加化合物(a 1)及び上記 (c)成分を含む反応混合物を調製する工程と、上記反応混合物と (b) アルカリ可溶性榭脂とを混合する工程と、を有する上記 (a— 1)成分及び上記 (b)成 分の合計量を基準として、上記 (c)成分を 0. 01〜7. 0質量%含有する活性エネル ギ一線硬化型組成物の製造方法。
発明の効果
本発明の活性エネルギー線硬化型組成物は、活性エネルギー線を照射により速 やかに且つ十分に硬化して、力学的特性等の物性に優れる硬化膜を形成することが でき、また、未硬化部分がアルカリ水溶液による溶解性に優れる。本発明の活性エネ ルギ一線硬化型組成物は、高い解像度で像を形成することができる。本発明のバタ ーン形成用組成物は、アルカリ現像性に優れ、柱状スぺーサ一、カラーフィルタ一保 護膜、及びカラーフィルター用着色層等として好適な使用できる。本発明の活性エネ ルギ一線硬化型組成物の製造方法は、本発明の活性エネルギー線硬化型組成物 を容易に得ることができる。
発明を実施するための最良の形態
[0013] 本発明の活性エネルギー線硬化型組成物(以下、「本発明の組成物」 t ヽぅ。)は、 3個以上の (メタ)アタリロイル基を有する化合物(a) (以下、「(a)成分」という。)、アル カリ可溶性榭脂 (b) (以下、「(b)成分」という。)、及び光重合開始剤以外の 3級ァミン (c) (以下、「(c)成分」という。)を含有する。以下、上記 (a)成分、上記 (b)成分、上 記 (c)成分、及びその他の成分について説明する。
[0014] 1. (a)成分
上記 (a)成分は、 3個以上の (メタ)アタリロイル基を有する化合物である。上記 (a) 成分は、 3個以上の (メタ)アタリロイル基を有する化合物であれば、種々の化合物が 使用できる。上記 (a)成分に含まれる (メタ)アタリロイル基の数は、 3個以上であれば 特に限定はない。該 (メタ)アタリロイル基の数は、 4個以上、 5個以上、又は 6個以上 とすることができる。上記 (a)成分は、 1種単独で用いてもよぐ 2種以上を用いてもよ い。
[0015] 上記 (a)成分の具体例としては、例えば、ポリオールポリ(メタ)アタリレート及び該ポ リオールのアルキレンオキサイド付加物のポリ(メタ)アタリレート、並びにイソシァヌ一 ル酸アルキレンォキシド付加物のトリ(メタ)アタリレートが挙げられる。上記ポリオール ポリ (メタ)アタリレートとしては、例えば、トリメチロールプロパントリ (メタ)アタリレート、 ペンタエリスリトールトリ(メタ)アタリレート、ペンタエリスリトールテトラ (メタ)アタリレート
、ジトリメチロールプロパンテトラ (メタ)アタリレート、ジペンタエリスリトールテトラ (メタ) アタリレート、ジペンタエリスリトールペンタ(メタ)アタリレート、及びジペンタエリスリト ールへキサ (メタ)アタリレートが挙げられる。また、上記アルキレンオキサイドとしては
、エチレンオキサイド及びプロピレンオキサイド等が挙げられる。

上記 (a)成分としては、前記の具体例以外に、 3個以上の (メタ)アタリロイル基及び ヒドロキシル基を有する化合物の酸無水物付加化合物(a— 1) (以下、単に「(a— 1) 成分」という。)が好ましい。該 (a— 1)成分を用いると、特にパターン形成用組成物と して使用した場合に、現像性等の性能に優れる点で好ましい。上記 (a— 1)成分は、 1種単独で用いてもよぐ 2種以上を併用してもよい。
[0018] 上記 (a— 1)成分としては、例えば、 3個以上の (メタ)アタリロイル基及び 1個以上の ヒドロキシル基を有する化合物(以下「ヒドロキシ多官能 (メタ)アタリレート」 t 、う。)と、 同一分子内に 1個又は 2個の酸無水物基を有する化合物(以下、「酸無水物」と!、う。 )とを反応させた化合物が挙げられる。
[0019] 上記 (a— 1)成分は、 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する限 り、その具体的構造には特に限定はない。上記 (メタ)アタリロイル基の数は 3個以上 、好ましくは 4個以上、更に好ましくは 4〜8個である。また、上記ヒドロキシル基の数 は 1個以上、好ましくは 1〜3個である。
[0020] 上記ヒドロキシ多官能 (メタ)アタリレートイ匕合物として具体的には、例えば、ジグリセ リントリ(メタ)アタリレート、ペンタエリスリトールトリ(メタ)アタリレート、ジペンタエリスリト ールトリ(メタ)アタリレート、ジペンタエリスリトールテトラ (メタ)アタリレート、ジペンタエ リスリトールペンタ(メタ)アタリレート、及びジトリメチロールプロパントリ(メタ)アタリレー ト等を挙げることができる。これらは 1種単独で用いてもよぐ 2種以上を用いてもよい
[0021] 上記ヒドロキシ多官能 (メタ)アタリレートイ匕合物としては、ヒドロキシル基を 1〜2個有 し、(メタ)アタリロイル基を 3個以上、特に 4〜5個有する化合物が好ましい。該化合 物として具体的には、例えば、ペンタエリスリトールトリ(メタ)アタリレート、ジペンタエリ スリトールテトラ (メタ)アタリレート、ジペンタエリスリトールペンタ (メタ)アタリレート、及 びジトリメチロールプロパントリ (メタ)アタリレート等が挙げられる。該化合物は 1種単 独で用いてもよぐ 2種以上を用いてもよい。該化合物に酸無水物を反応させて得ら れる (a— 1)成分を用いると、本発明の組成物の硬化物の力学的特性、耐熱性、耐 湿性、及び耐薬品性等が良好になるので好ま 、。
[0022] 上記酸無水物としては、例えば、同一分子内に 1個又は 2個以上の酸無水物基を 有する化合物が挙げられる。
[0023] 上記同一分子内に 1個の酸無水物基を有する化合物としては、例えば、無水コハク 酸、無水 1 ドデセニルコハク酸、無水マレイン酸、無水グルタル酸、無水ィタコン酸 、無水フタル酸、へキサヒドロ無水フタル酸、メチルへキサヒドロ無水フタル酸、テトラ メチレン無水マレイン酸、テトラヒドロ無水フタル酸、メチルテトラヒドロ無水フタル酸、 エンドメチレンテトラヒドロ無水フタル酸、メチルエンドメチレンテトラヒドロ無水フタル 酸、無水テトラクロロフタル酸、無水テトラブロモフタル酸、及び無水トリメリット酸等が 挙げられる。
[0024] 上記同一分子内に 2個以上の酸無水物基を有する化合物としては、例えば、無水 ピロメリット酸、無水フタル酸ニ量体、ジフエ-ルエーテルテトラカルボン酸二無水物 、ジフエ-ルスルホンテトラカルボン酸二無水物、ベンゾフエノンテトラカルボン酸二 無水物、 1, 2, 3, 4 ブタンテトラカルボン酸二無水物、ジフエ-ルエーテルテトラ力 ルボン酸無水物、及び無水トリメリット酸 ·エチレングリコールエステル(市販品として は、例えば、新日本理化 (株)製、商品名「リカシッド TMEG— 100」がある。)等が挙 げられる。
[0025] 上記酸無水物としては、芳香環を有しな!/ヽ化合物が、組成物を加熱処理する場合 において高温分解し難いため好ましい。更に、低分子量の化合物、具体的には分子 量 250以下の化合物力 得られる硬化膜の強度を向上させるため好ましい。該酸無 水物としては、例えば、無水コハク酸、無水マレイン酸、へキサヒドロ無水フタル酸、 及び 1, 2, 3, 4 ブタンテトラカルボン酸二無水物が挙げられる。無水コハク酸及び 1, 2, 3, 4 ブタンテトラカルボン酸二無水物力 反応性に優れる点からより好まし い。
[0026] 上記 (a— 1)成分の製造方法には特に限定はない。上記 (a— 1)成分の製造方法 は、例えば、常法に従って行うことができる。上記製造方法として具体的には、例え ば、ヒドロキシ多官能 (メタ)アタリレートと、酸無水物とを、酸無水物付加触媒の存在 下で反応させる方法等が挙げられる。当該反応の条件についても特に限定はない。 通常、当該反応の温度は 60〜110°Cであり、当該反応の時間 1〜20時間である。
[0027] 上記酸無水物付加触媒としては、例えば、 3級ァミン及び 4級アンモニゥム塩が挙 げられる。上記酸無水物付加触媒は、 1種単独で用いてもよぐ 2種以上を用いてもよ い。

[0110] 上記顔料分散液を予め調製しないで着色組成物を製造する方法としては、例えば 、有機溶剤に先ず、上記顔料、上記顔料分散剤、及び必要に応じて (b)成分を投入 して充分に混合、攪拌して顔料を分散させた後、上記 (a)成分等残りの成分を混合 する方法が挙げられる。この方法によれば、上記顔料の分散工程で、その他の配合 成分によって上記顔料の分散性が阻害されずに済むだけでなぐ上記顔料の分散 安定性にも優れる。
[0111] 上記のようにして得られた着色組成物を支持体に塗布して塗膜を形成し、乾燥させ る。乾燥後の該塗膜に、光線等の活性エネルギー線を所定のパターン状に照射する ことにより、該塗膜の一部を選択的に硬化させる。次いで、アルカリ現像液で現像し た後、ポストベータを行い、更に熱硬化することにより、所定パターンの着色塗膜が得 られる。
[0112] 上記着色組成物の硬化に用いる活性エネルギー線は、紫外線及び Z又は可視光 線が好ましぐ高圧水銀灯又はメタルハライドランプ力も発射される波長 240ηπ!〜 41 Onmの光がより好ましい。硬化に必要な照射エネルギーは、一般に 10〜500mjZc m2程度である。露光工程では、塗膜の表面にレーザー光を照射するか、又はマスク を介して光線を照射することによって、塗膜の所定位置を選択的に露光させ、硬化さ せることができる。
[0113] 得られた着色パターンをホットプレート及びオーブン等の加熱装置で 150〜350°C の温度範囲でポストベータして、着色層を形成させる。上記着色パターンをポストべ ークすること〖こより、残留溶剤及び現像時に吸収した水分を揮発させることができ、且 つ画素の耐熱性を向上させることができる。上記着色層の膜厚は、液晶パネルの設 定値によって異なる力 概ねポストベータ後に l〜2 /z mとなるように設計するのが良 い。 [0114] 塗膜中の硬化した部分は、マトリックス中に、顔料が均一に分散された構造を有し ている。上記マトリックスは、多官能 (メタ)アタリレートである上記 (a)成分が光硬化反 応及び熱硬化反応して形成された架橋結合のネットワークによって形成されている。
[0115] 本発明の組成物を含む着色組成物は、硬化性に優れ、架橋密度が上がって内部 まで均一によく固まる。よって、該着色組成物を用いると、現像時に逆テーパーになり 難く、順テーパー状でエッジがシャープで且つ表面平滑性が良好なパターンが形成 される。また、該着色組成物は、硬化時に内部までよく固まった架橋密度の高いマト リックス内に不純物が閉じ込められ、該不純物が液晶層に溶出し難い。よって、該着 色組成物を用いると、電気信頼性が高い着色硬化膜が得られる。特に、該着色組成 物を用いて液晶パネルの着色層を作製すると、表示部の電圧を安定して保持するこ とが可能であり、電気信頼性が高い。更に、該着色組成物は、高濃度の顔料を微細 且つ均一に分散させることができ、着色性が高い。よって、該着色組成物を用いると 、薄くても着色濃度の大きい着色パターンを形成することができ、色再現域が広い。
[0116] 本発明の組成物を含む着色組成物は、種々の着色塗膜を形成するのに利用でき る。特に、カラーフィルターの細部を構成する着色層、即ち、画素及びブラックマトリツ タス等を形成するのに適して 、る。
[0117] 本発明の組成物を得る方法には特に限定ない。本発明の組成物は、種々の方法 で製造できる。例えば、本発明の組成物は、上記 (a)〜(c)成分、及び必要に応じて その他の成分を、攪拌'混合して製造できる。本発明の組成物の好ましい製造方法と しては、例えば、 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する化合物と 酸無水物とを、(c)光重合開始剤以外の 3級ァミン存在下に付加反応させることによ り、 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する化合物の酸無水物付 加化合物 (a— 1)及び上記 (c)成分を含む反応混合物を調製する工程と、上記反応 混合物と (b)アルカリ可溶性榭脂とを混合する工程と、を有する方法が挙げられる。 実施例
[0118] 以下、実施例及び比較例を挙げ、本発明をより具体的に説明する。尚、以下の説 明で、「部」とは「質量部」を意味し、「%」とは「質量%」を意味する。
[0119] <製造例 1 > [化合物 (a2)の製造] 攪拌装置、温度計、及び水冷コンデンサーを備えた 500mlのガラス製フラスコを使 用した。このガラス製フラスコに、ジペンタエリスリトールペンタアタリレート及びジペン タエリスリトールへキサアタリレートをほぼ 30 : 70の質量比で含むアタリレート混合物( 水酸基価 36mgKOHZg;以下、「化合物(al)」という) 250g、無水コハク酸 16g、並 びにメトキノン 0. 13gを入れ、 85°Cに昇温した。次いで、上記ガラス製フラスコに、触 媒のトリエチルァミン (以下、「TEA」という) 2. 7gを投入した。その後、酸素 Z窒素の 混合雰囲気下 (酸素:窒素 =5 : 95の容量比)で、 80°Cで 4時間反応を行って、反応 液 (以下、「反応液 (A)」という)を得た。
[0120] この反応液 (A)は、粘度が 12, 800mPa-s/25°C,酸価が 34mgKOHZgであつ た。この反応液 (A)は、付加反応生成物(以下、「化合物 (a2)」と 、う)を主成分とし、 TEAを 1. 0%含んでいた。
[0121] <製造例 2> [化合物 (a2)の製造]
(1)製造例 1で得られた上記反応液 (A) 100gに対して、トルエン lOOgZ水 100gを 加えて混合液を調製した。次いで、該混合液を分液漏斗に移した。その後、該混合 液をよく混合して、 TEAを水層中に抽出した。
(2)上記(1)の混合液を静置して、トルエン層と水層に層分離させた。その後、水層 を分離回収した。
(3)上記(2)で得られたトルエン層に、再度水 100gを加えて混合して、水層を分離 回収した。
(4)上記(3)で得られたトルエン層を回収した。次いで、 ImmHg減圧下、 80°Cにカロ 熱してトルエンを留去し、化合物(a2) 99. 5gを得た。
(5)得られた化合物(a2)中のトルエン及び TEAの含有量が検出下限以下であること を、それぞれガスクロマトグラフィー及び微量窒素分析により確認した。この化合物 (a 2)を、比較例 2及び比較例 5の(a)成分として用いた。
[0122] く製造例 3 > [アルカリ可溶性榭脂 (bl)の製造]
(1)攪拌機、温度計、還流冷却管、滴下ロート、及び窒素導入管を備えたセパラブル フラスコを使用した。このセパラブルフラスコに、メタクリル酸メチルを 52. 9部、ベンジ ルメタタリレート 22. 5部、アクリル酸 24. 6部、プロピレングリコールモノメチルエーテ ルアセテート((株)クラレ製「PGM— AC」、以下、「PGM— AC」という) 230部、及び ジメチル 2, 2,ーァゾビス(2—メチルプロピオネート) 11. 0部の割合で投入し、均一 に溶解させた。その後、窒素気流下、 85°Cで 4. 5時間攪拌し、更に 110°Cで 1時間 反応させた。
(2)上記(1)で得られた溶液に、グリシジルメタタリレート 26. 25部、 PGM— Ac22. 5部、及びノヽイドロキノンモノメチルエーテル 0. 2部の割合で投入した。その後、 100 °Cで 5時間攪拌し、アルカリ可溶性榭脂 (bl)を含む反応液 B (固形分濃度 31. 5%) を得た。
[0123] このアルカリ可溶性榭脂(bl)の重量平均分子量(Mw)は 7, 400で、酸価は 76m gKOH/g (固形分換算)であった。
[0124] <実施例 1〜2及び比較例 1〜3 > (柱状スぺーサ一又は保護膜用組成物)
(1)化合物 (al)、製造例 1で得られた反応液 (A)、製造例 2で得られた化合物 (a2) 、製造例 3で得られたアルカリ可溶性榭脂 (bl)を含む反応液 B、 TEA,光重合開始 剤の 2—メチルー 1一(4ーメチルチオフエ-ル) 2 モルフォリノプロパン 1ーォ ン(チバスペシャルティケミカルズ社製「ィルガキュア 907」、以下、「Irg907」という)、 及び PGM— ACを、下記の表 1示す量 (部)で、室温下で混合して、柱状スぺーサー 用又は保護膜用の組成物を調製した。
[0125] (2)上記(1)で調製した上記組成物につ!、て、そのアルカリ現像性、残渣、及び弾性 変形率を下記の方法で評価した。その結果を表 1に示す。表 1には、(a)〜(e)成分 の最終組成を併せて記載した。
[0126] (I)アルカリ現像性:
10cm角のクロムマスクガラス基板上に、下記の表 1に記載した組成物をスピンコー ターにより塗布した。この塗布膜を 100°Cのホットプレートで 3分間乾燥させ、乾燥膜 厚 5 mの塗布膜を形成した。得られた塗布膜を、液温 23°Cの 0. 05%水酸化力リウ ム水溶液でスプレー現像して、塗布膜が完全に溶解するまでの時間 (秒)を測定した
[0127] (Π)残渣:
上記 (I)の評価後の基板表面の溶け残りを目視により観察した。溶け残りの有無は 、下記基準で評価した。
〇:溶け残りが全くなぐ良好。
△:溶け残りがわずかにあり、やや不良。
X:溶け残りが非常に多ぐ不良。
[0128] (III)弾性変形率:
10cm角のクロムマスクガラス基板上に、上記(1)で調製した組成物をスピンコータ 一により塗布した。この塗布膜を 100°Cのホットプレートで 3分間乾燥させ、乾燥膜厚 5 μ mの塗布膜を形成した。この塗布膜から 100 μ mの距離にフォトマスクを配置し て超高圧水銀灯によって 200mjZcm2の強度(365nm照度換算)で紫外線を照射 した。次いで、得られた塗布膜を、液温 23°Cの 0. 05%水酸ィ匕カリウム水溶液で 60 秒間スプレー現像し、塗布膜の未硬化部分のみを除去した。その後、基板を 230°C の雰囲気中に 30分間放置することにより加熱処理を施して、高さ 4 /ζ πι、径 15 mの 柱状スぺーサーを形成した。
[0129] 平面圧子(100 m X 100 mの平面を形成した圧子)を装着した超微小硬度計(
(株)フィッシャーインストルメンッ製「H - 100CJ )を使用し、最大圧縮荷重が 20mN となる条件で、得られた柱状スぺーサ一の 23°Cでの弾性変形量及び総変形量を測 定した。該柱状スぺーサ一の室温における弾性変形率 (%)を、〔(弾性変形量 Z総 変形量) X 100〕として算出した。

[0132] 一方、比較例 1及び比較例 2の組成物は、(c)成分を含有して!/、な 、ために、組成 物がアルカリ現像性 (アルカリ溶解性)に劣り、未露光部 (未硬化部)が残渣として基 板上に残って!/、た。比較例 3の組成物は、 (c)成分の割合が(a)成分と (b)成分の合 計量に対して 7. 0%を超えるために、(b)成分が溶剤中に析出し、評価できな力つた [0133] <実施例 3〜4及び比較例 4〜6 > [着色組成物]
(1)顔料 (C. I.ビグメントレッド 177) 20部、顔料分散剤(01 1^1^—2001 (固形 分 46%、主溶剤:メトキシプロピルアセテート、メトキシプロパノール、及びブチルセ口 ソルブ) 17. 4部、及び PGM—AC62. 6部を混合して、顔料分散液を調製した。
(2)化合物 (al)、製造例 1で得られた反応液 (A)、製造例 2で得られた化合物 (a2) 、製造例 3で得られたアルカリ可溶性榭脂 (bl)を含む反応液 B、 TEA, Irg907、及 び PGM— ACを、下記の表 2に示す量 (部)で、室温下で混合して、混合液を調製し た(但し、上記(1)とこの(2)で用いた PGM— ACの合計量は、表 2に示すように、 22 1部である。 ]を調製した。
(3)上記(1)で調製した顔料分散液と上記 (2)で調製した混合液を、下記の表 2に示 す量 (質量部)で、室温下に混合し、着色組成物用の光硬化性榭脂組成物を調製し た。
(4)上記(3)で調製した上記組成物にっ ヽて、そのアルカリ現像性及び残渣を下記 の方法で評価した。その結果を表 2に示す。表 2には、(a)〜(e)成分の最終組成を 併せて記載した。
[0134] (I)アルカリ現像性:
実施例 1〜2の現像性試験において、乾燥膜厚を 2 /z mにする以外は、同様の方 法で試験を行った。得られた塗膜を液温 23°Cの 0. 05%水酸ィ匕カリウム水溶液でス プレー現像して、完全に溶解するまでの時間 (秒)を測定した。

上記 (I)の評価後の基板表面を、エタノールを含ませた綿棒で 10回拭き取り、綿棒 の着色の有無を調べた。残渣の有無は、下記基準で評価した。
〇:綿棒が全く着色しない。
△:綿棒がかすかに着色する。
X:綿棒が着色する。

[0138] 一方、比較例 4及び比較例 5の組成物は、(c)成分を含有して!/、な 、ために、組成 物がアルカリ現像性 (アルカリ溶解性)に劣り、未露光部 (未硬化部)が残渣として基 板上に残って!/、た。比較例 6の組成物は、 (c)成分の割合が(a)成分と (b)成分の合 計量に対して 7. 0%を超えるために、(b)成分が溶剤中に析出し、評価できな力つた 産業上の利用可能性
本発明の組成物は、例えば、インキ、塗料、及びパターン形成用組成物として有効 に使用できる。また、本発明の組成物は、その優れたアルカリ現像性により、例えば、 柱状スぺーサ一、カラーフィルター保護膜、及びカラーフィルター用着色層等を形成 するためのパターン形成用組成物として好適に使用することができる。

Claims

請求の範囲
[1] (a) 3個以上の (メタ)アタリロイル基を有する化合物、
(b)アルカリ可溶性榭脂、及び
(c)光重合開始剤以外の 3級ァミンを含有し、
上記 (c)成分の含有量は、上記 (a)成分及び上記 (b)成分の合計 100質量部に対 して 0. 01〜7. 0質量部である活性エネルギー線硬化型組成物。
[2] 上記 (a)成分が、 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する化合 物の酸無水物付加化合物(a— 1)である請求項 1記載の活性エネルギー線硬化型 組成物。
[3] 請求項 1又は 2記載の活性エネルギー線硬化型組成物を含むことを特徴とするパ ターン形成用組成物。
[4] 請求項 3記載のパターン形成用組成物を含む柱状スぺーサー用組成物。
[5] 請求項 3記載のパターン形成用組成物を含むカラーフィルター保護膜用組成物。
[6] 請求項 3記載のパターン形成用組成物を含むカラーフィルター用着色組成物。
[7] 3個以上の (メタ)アタリロイル基及びヒドロキシル基を有する化合物と酸無水物とを
、(c)光重合開始剤以外の 3級ァミン存在下に付加反応させることにより、 3個以上の
(メタ)アタリロイル基及びヒドロキシル基を有する化合物の酸無水物付加化合物(a—
1)及び上記 (c)成分を含む反応混合物を調製する工程と、
