技術分野
[0001] 本発明は、半導体ウェハの表面にレジストを塗布する塗布ユニットと、露光装置に より露光された後の半導体ウェハに現像液を供給して現像する現像ユニットとを備え た塗布 ·現像装置、並びに半導体ウェハに対して露光を行う露光装置に係り、特に 露光後のウェハ周縁部の洗浄技術に関する。好ましくは、露光装置は、半導体ゥェ ハの表面に液層を形成して露光を行う液浸露光装置である。
背景技術
[0002] 従来、半導体製造工程の一つであるフォトレジスト工程にぉ 、ては、半導体ウェハ( 以下、単に「ウエノ、」と称する)の表面にレジストを塗布し、このレジストを所定のパタ ーンで露光した後に現像して、レジストパターンを形成している。このような処理は、 一般にレジストの塗布'現像を行う装置に、露光装置を接続したシステムを用いて行 われる。
[0003] ところで、近年、デバイスパターンは益々微細化、薄膜ィ匕が進む傾向にあり、これに 伴い露光の解像度を上げる要請が強まっている。この要請に応えるため、極端紫外 露光 (EUVL)、電子ビーム投影露光 (EPL)およびフッ素ダイマー (F2)による露光 技術の開発が進められている。その一方で、既存の光源、例えばフッ化アルゴン (Ar F)光源またはフッ化クリプトン (KrF)光源を用いたまま解像度の向上を図るため、ゥ ェハの表面に光透過性の液膜を形成した状態で露光する技術 (以下、「液浸露光」と いう。)の検討がされている。半導体業界では、財政上の理由力 できる限り ArF装 置を延命させようとする動きが強ぐ線幅 45nmまでは ArFを使用し、 EUVLの適用 はさらに先送りされるのではないか、という見解を示している者もいる。液浸露光は液 体例えば超純水の中を透過した光を用いて露光する技術で、水中では波長が短くな ることから 193nmの ArFの波長が水中では実質 134nmになる、という特徴を利用す るものである。
[0004] この液浸露光を行う露光装置について図 14を用いて簡単に説明する。図示しない 保持機構により水平姿勢に保持されたウェハ wの上方には、ウェハ Wの表面と隙間 をあけて露光手段 1が配置される。露光手段 1の中央先端部には、レンズ 10が設けら れており、このレンズ 10の外側にはウェハ Wの表面に液層を形成するための液体例 えば純水を供給するための供給口 11と、ウェハ wに供給した純水を吸引して回収す るための吸引口 12とが夫々設けられている。供給口 11からウェハ Wの表面に純水を 供給すると共に、この純水を吸引口 12により回収することにより、レンズ 10とウェハ W の表面との間に液膜 (純水膜)が形成される。図示しない光源力 光が発せられ、こ の光がレンズ 10を通過して液膜を透過してウェハ Wに照射されることで、所定の回 路パターンがレジストに転写される。
[0005] 続いて、例えば図 15に示すように、レンズ 10とウェハ Wの表面との間に液膜を形成 した状態で、露光手段 1を横方向に移動させて次の転写領域 (ショット領域) 13に対 応する位置に露光手段 1を配置して光を照射し、これを繰り返すことによりウェハ Wの 表面に所定の回路パターンを順次転写していく。なお、ショット領域 13は実際よりも 大きく記載してある。
[0006] 上述した液浸露光には、レジストが液膜中に溶出してその溶出成分がウェハ W上 に残る懸念がある。露光終了後にウェハ W上の液はウェハ Wの周縁から排出される 力 ウェハ Wの周縁部はべベル構造になっていることから、前記溶出成分がこぼれ 落ちずにウェハ Wの周縁部の傾斜面に留まる可能性がある。
[0007] また、液膜あるいは液滴はパーティクルを吸着し易いため、通常の露光処理に比べ て、液浸露光後のウェハ Wにはパーティクルが付着する確率が高くなる。液浸露光 時に用いた液体が液滴の形態でウェハ Wの周縁部の斜面に残留すると、ここにパー ティクルが吸着する可能性が高!、。
[0008] 周縁部にパーティクルが付着しているウェハ Wが塗布'現像装置に戻されると、当 該パーティクルは、搬送アームに付着し、そこ力 処理ユニット内に飛散し、或いは他 のウェハ Wに転写し、パーティクル汚染を引き起こす。また、加熱処理時に、パーティ クルの付着して 、る部位の温度が他の部位の温度とは異なるようになるため、化学増 幅型のレジストに対して露光時に発生した酸触媒をレジスト内に拡散させる加熱処理 時においては、パーティクルの付着がパターンの線幅に影響を及ぼす。更に、現像 処理時には、ウエノ、 Wに付着して 、るパーティクルによりパターンが損傷されるおそ れもある。
[0009] 液浸露光前に、撥水性の保護膜をウェハ Wの表面に塗布する場合がある。このよう な保護膜は、液体を弹 、て液浸露光時に用いられた液体がウェハ Wの表面に残留 することを防ぐ。ウェハ Wの裏面周縁部に液滴が回り込んでそこに残留することを避 けるために、好ましくは当該裏面周縁部にも保護膜が塗布される。しかし、この保護 膜は剥がれやすぐ液浸露光後にウェハ Wが処理部内で搬送される時に剥離して、 パーティクル汚染を引き起こすおそれがある。
[0010] 上記のように、液浸露光に関連する様々な要因によりパーティクル汚染が発生しう る。この問題を解決するためには、液浸露光後に、洗浄ユニットによってウェハ Wを 洗浄してパーティクルを除去することが有効である。塗布ユニットおよび現像ユニット が配置されているプロセスブロックにおいては、塗布および現像処理に直接関与す る処理ユニットの配置数を多くして、スループットを稼がなければならない。従って、 上記のパーティクル除去用の洗浄ユニットは、プロセスブロックではなぐプロセスブ ロックと露光装置とを接続するインターフェイスブロックに配置することが得策である。
[0011] 周知のように、一般的なウェハ洗浄ユニットは、塗布ユニットや現像ユニットに組み 合わされ、ウェハ Wを回転させながら洗浄液をウェハ Wの中央部に供給してウェハ wの洗浄をし、その後スピン乾燥を行う形式のものである。
[0012] このようなスピン洗浄ユニットには、ウェハ Wから飛散した洗浄液を回収するために
、スピンチャックの周囲を囲む大きなカップ体を設けなければならない。さらに飛散し た洗浄液をカップ体内に確実に捕捉するために吸引装置を設けた場合、洗浄ュ-ッ トのさらなる大型化を招く。従って、上記構成の洗浄ユニットを液浸露光後の洗浄専 用の洗净ユニットとして処理ブロックに配置することは、スペース効率の観点から望ま しくない。また、インターフェイスブロックにおいてもできるだけ省スペースを図らなけ ればならないため、このような大きな洗浄ユニットを配置することは難しい。
[0013] また、 JP2004— 95708A (第 8、 9、 12、 20頁を参照)【こ ίま、洗净液をウエノヽの両 端部付近の上方から吐出してウェハ上に流し、ウェハの中央部の上方に設けられた 吸引機構力も現像液と共に吸引して乾燥させる装置が開示されている。しかし、その ような装置であっても、ウェハの端部から洗浄液が流れ落ちるため、ウェハを囲む力 ップ体はやはり必要であり、このカップ体により装置の小型化が妨げられる。
発明の開示
[0014] 本発明はこのような事情の下になされたものであり、本発明の全体的な目的は、大 きなスペースを必要とせずに露光後のウェハを洗浄する技術を提供することにある。 本発明は、好適には、液浸露光後においてウェハに付着したパーティクルの除去の ために、或いは液浸露光時に用いられる液体を弾くために使用された撥水性の保護 膜の除去のために、利用される。

上部、下部及び側部を有し、これら上部、下部及び側部によって囲まれるとともに 一端が開放された空間を画成する少なくとも 1つの包囲部分であって、前記空間が 前記ウェハ保持部により保持された半導体ウェハの周縁部を収容しうるようなもので ある、少なくとも 1つの包囲部分と、
前記包囲部分の上部及び下部に設けられ、半導体ウェハの表面および裏面の周 縁部に向けて洗浄液をそれぞれ吐出する上側ノズル部及び下側ノズル部と、 前記上側ノズル部及び下側ノズル部に洗浄液を送る洗浄液供給部と、 前記包囲部分の側部に設けられ、前記上側ノズル部及び下側ノズル部から吐出さ れた洗浄液を吸引するための吸引口と、
前記包囲部分を、半導体ウェハの周縁部を囲む洗浄位置と、当該洗浄位置から退 避した退避位置との間で移動させる移動機構と、を含むことを特徴とする塗布'現像 装置が提供される。 [0016] 上述した塗布'現像装置において、前記洗浄液供給部は、互いに異なる第 1の洗 浄液及び第 2の洗浄液を切り替えて供給できるように構成することができる。例えば 半導体ウェハの表面及び裏面の周縁部に、液浸露光が行われる前に撥水性の保護 膜が形成されている場合、第 1の洗浄液及び第 2の洗浄液を用いて当該保護膜を除 去するよう〖こしてもよい。ここで第 1の洗浄液は前記保護膜を除去するための薬液で あり、第 2の洗浄液は、この薬液を除去するための洗浄液である。
[0017] 前記上側ノズル部及び Z又は下側ノズル部は、複数の洗浄液吐出口を備えて 、て もよぐこれら複数の洗浄液吐出口は、前記包囲部分が前記洗浄位置にあるときに、 半導体ウェハの周縁からの距離が互いに異なるように配置され、前記洗浄液供給部 は前記複数の洗浄液吐出口のうちから選択された洗浄液吐出口のみに洗浄液を送 ることができるように構成することができる。一実施形態において、前記複数の洗浄液 吐出口は、前記包囲部分が前記洗浄位置にあるときに、半導体ウェハの中心を共通 の中心とする同心円上に配置され、各円上に 2以上の洗浄液吐出口が配置される。

発明を実施するための最良の形態
本発明の実施の形態に係る塗布'現像装置に露光装置を接続したシステムの全体 構成について図 1から図 3を参照しながら簡単に説明する。図中 B1は、複数例えば 1 3枚のウェハ W (基板)が気密に収納されたキャリア 2を塗布 ·現像装置に対して搬入 出するためのキャリア載置部である。キャリア載置部 B1には、キャリア 2を複数個並べ て載置可能な載置部 20aを備えたキャリアステーション 20と、このキャリアステーショ ン 20の前方の壁面に設けられる開閉可能な窓部 21と、この窓部 21を介してキャリア 2からウェハ Wを取り出すための受け渡し手段 A1とが設けられて 、る。

[0040] キャリア載置部 B1側力も見てウェハ保持部 41より左側には、本発明に基づく洗浄 ユニットの一部を成すノズルユニット 100が設けられている。ノズルユニット 100は、そ の両端に、角括弧 ("] ", square bracket)形部分 4, 4を有している。「角括弧形」は、 日本カタカナ文字の「コ (ko)」の形、或 、は一辺が取り除かれた矩形に類似する形と して理解できる。注意すべきは、部分 4は角括弧形であることが好適ではある力 そ れには限定されないということである。すなわち、部分 4は、ウェハ Wの表面に面する 上部と、ウェハ Wの裏面に面する下部と、ウェハの周縁に面するとともに前記上部及 び下部を接続する側部とを有し、これら上部、下部および側部の内側にウエノ、 Wの 周縁部を収容しうるウェハ wの中央側が開放された空間を画成する包囲部分として 形成されていればよい。例えば、部分 4は、横向きに寝た U字に類似する形状とする ことができ、或いは、部分 4は、ウェハ Wの周縁部を収容するための横向きの凹部が 形成された任意の形状のブロックとすることができる。ノズルユニット 100は、水平姿 勢を維持したまま図 3中の Y方向に水平移動し、ウェハ保持部 41に対して進退でき る。

[0055] 上述した洗浄液吐出口(50a、 50a)はレジスト HRの外周縁の概ね真上に位置し、 洗浄液吐出口(60b、 60b)は保護膜 Hの外周縁の概ね真下に位置する。バルブ V3 及びバルブ V7を開いて、上側ノズル部 50の最も外側の洗浄液吐出口(50a、 50a) 及び下側ノズル部 60の中間の洗浄液吐出口(60b、 60b)からそれぞれ、第 1の洗浄 液であるフッ素含有溶液力 なる撥水性の保護膜を除去するための薬液をウェハ W の表面及び裏面に向かって吹き付ける(図 10 (a)参照)。このとき角括弧形部分 4, 4 の側部の吸引口 44により吸引が行われているため、ウェハ Wの表面及び裏面に向 カゝつて吹き付けられた薬液及び当該薬液により剥離した保護膜 Hは、角括弧形部分 4, 4内に形成された吸引口 44に向力う気流に乗って吸引口 44に吸引され、排出さ れる。(図 10 (b)参照。)。
[0056] これにより、ウェハ Wの外周縁からレジスト HRの外周縁までの範囲に形成された保 護膜 H、ウェハ Wの側端部に形成された保護膜 H及びウェハ Wの裏面に形成された 保護膜 Hが除去される。その後、第 1の洗浄液 (薬液)を吐出していた洗浄液吐出口 (50a, 50a)及び洗浄液吐出口(60b、 60b)よりも内側(ウェハ Wの中央部寄り)に設 置された洗浄液吐出口(50b、 50b)及び洗浄液吐出口(60c、 60c)からそれぞれ、 第 2の洗浄液である純水がウェハ Wの表面及び裏面側に向力つて吹き付けられる。 このときにも同様に、角括弧形部分 4, 4の側部の吸引口 44により吸引が行われてい るため、ウェハ Wの表面及び裏面に向力つて吹き付けられた純水は、角括弧形部分 4, 4内に形成された吸引流れに乗って吸引口 44に吸引され、排出される(図 10 (c) 参照。)。
[0057] 続いて、ウェハ Wの表面を乾燥ガスにより乾燥させる。図 11に示すように、ウェハ W の表面に均一に吹き付けられた乾燥ガスは、角括弧形部分 4, 4の側部の吸引口 44 による吸引がされているため、ウェハ Wの外周縁に向かって流れ、吸引口 44に吸引 され、排気される(S5)。
[0058] 所定時間ウェハ Wの表面を乾燥させた後、駆動機構 42によりウェハ保持部 41す なわちウェハ Wを所定角度 Θだけ回転させ、その位置において洗浄及び乾燥 (S3 〜S5)を行う。角度 Θは、上述した洗浄液吐出口の設置範囲に対応するウェハ Wの 中心角に概ね等しい。ウェハ Wを順次角度 Θだけ回転させて、各角度位置において 洗浄及び乾燥 (S3〜S5)を行う (S6)。
[0059] 最後の角度位置での乾燥が終了すると、ノズルユニット 100は移動機構 74により洗 浄位置から退避位置まで移動する(S7)。次いで、第 2の搬送室 3Bの搬送アーム 32 Aがウェハ保持部 41の上に載置されたウェハ Wを受け取り、当該ウェハ Wを第 1の 搬送室 3Aへ搬送する(S8)。
[0060] 上述の実施の形態によれば、以下の有利な効果が得られる。
[0061] 液浸露光後はウェハ Wの周縁部に液滴が残りパーティクルが付着し易い状態にあ る力 ウェハ wの周縁部が洗浄及び乾燥されため、液浸露光後の工程におけるパー ティクル汚染を防止することができる。
[0062] ウェハ Wを囲む角括弧形部分 4, 4によりウェハ Wの周縁部を囲み、角括弧形部分 4, 4の上側ノズル部 50及び下側ノズル部 60から吐出させた洗浄液を角括弧形部分 4, 4の側部の吸引口 44から吸引するため、洗浄液がウェハ Wの表面及び角括弧形 部分 4, 4からこぼれ落ちることがない。このため、洗浄液を回収するカップ体をウェハ 保持部 41の周囲に設ける必要がなぐ洗浄ユニットの占有スペースが小さくなり、そ の結果として、塗布'現像装置の大型化が避けられる。
[0063] 三方ノ レブ V9により第 1の洗浄液と第 2の洗浄液との切り替えができ、かつ、ノ レ ブ V3〜V8により洗浄液の吐出を行う洗浄液吐出口を任意に選択することができるた め、吐出態様を柔軟に変化させることができ、最適な洗浄条件を実現できる。例えば 上述したように撥水性の保護膜 H付きのウェハ Wを洗浄する場合、まず選択した 1組 の洗浄液吐出ロカゝらその保護膜 Hを除去するための薬液を吐出し、次いで先に選 択した 1組の洗浄液吐出口よりも内側(ウェハ Wの中心部寄り)にある 1組の洗浄液吐 出口から当該薬液を洗浄除去するための洗浄液を吐出することにより、剥離対象領 域内の保護膜 Hのみを確実に除去することができ、また、薬液及び薬液により剥離し た剥離物を確実に除去することができる。これにより、ウェハ Wの周縁部の保護膜 H が確実に除去されるだけでなぐ保護膜 Hが剥離された後の周縁部も清浄であるた め、パーティクルの汚染を確実に防止することができる。
[0064] このようにウェハ Wの外周縁からの距離が互いに異なる複数の洗浄液吐出ロを設 け、洗浄液を吐出する洗浄液吐出口を任意に選択できるようにすることにより、洗浄 条件変更の自由度を大きくすることができる。例えば、前記保護膜 Hの除去幅を選択 することちでさる。
[0065] また例えば、保護膜 Hが形成されてな 、ウエノ、 Wに対して、選択した 1組の洗浄液 吐出口からレジスト膜 Rの溶解性生成物などの異物を除去する専用の薬液を吐出し 、次いで先に選択した 1組の洗浄液吐出口よりも内側(ウェハ Wの中心部寄り)にある 1組の洗浄液吐出ロカゝら純水を吐出することもできる。この場合も、パーティクル汚染 を防止することができる。
[0066] また角括弧形部分 4, 4の間に設けられた天井板部分 43からウェハ Wの表面に乾 燥ガスを供給することにより、液浸現像の後に何らかの不具合によりウェハ W表面に 液滴が付着していたとしても、ウェハ W表面を乾燥することができる。また、ウェハ W の周縁部の洗浄液をより確実に除去することができる。このように確実にウェハ Wの 乾燥することができるため、その後にウェハ Wを搬送する搬送アーム 31 Aに液滴が 付着するおそれがない。
[0067] 図 12及び図 13は本発明の他の実施の形態を示す。天井板部分 43は、洗浄位置 にある角括弧形部分 4, 4の上部に対して昇降機構 53により着脱自在である。天井 板部分 43は略円形状に形成されており、天井板部分 43の外縁部が角括弧形部分 4 , 4の一端側に形成された略円形状の段部 54にそれぞれ密接する。また角括弧形 部分 4, 4は、互いに対向しており、それぞれ専属の駆動機構 74により水平移動でき る。なお、図 12及び図 13において上述したノズルユニット 100と同一構成部分には 同じ符号を付してある。
[0068] この構成にぉ 、て、ウェハ Wを順次角度 Θだけ回転させて各位置で行う処理は、ゥ エノ、 Wの周縁部の洗浄処理(S3〜S4)のみでも構わない。この場合、最後の角度位 置で洗浄(S3〜S4)をした後に、ウェハ Wの表面全体に天井板部分 43の乾燥ガス 供給部 45から乾燥ガスを供給する。即ち、ウェハ Wの周縁部に関しては角括弧形部 分 4, 4の吸引口 44力らの吸引により乾燥させることとし、その吸引口 44力 S受け持つ 領域よりも内側の領域については、天井板部分 43から供給される乾燥ガスにより乾 燥させることができる。
[0069] また、天井板部分 43から供給される乾燥ガスでウェハ Wの全表面領域を乾燥させ るために、天井板部分 43をウェハ Wの表面全体を覆う大きさにしてもよい。しかしな がら、角括弧形部分 4, 4内にウェハ Wの周縁部が入り込むことを保証するため、天 井板部分 43における乾燥ガスの吹き出し領域がウェハ Wと略同じ大きさにしたとして も、天井板部分 43の角括弧形部分 4, 4に対応する部位には、そこに角括弧形部分 4, 4が入り込むことができるような逃がしを設けなければならない。言い換えれば、天 井板部分 43が角括弧形部分 4, 4の上部の左右両側で外側に張り出す格好となる。
[0070] また略円形状の天井板部分 43を設けずに、互いに対向した角括弧形部分 4, 4で ウエノ、 Wの周縁部を洗浄(S3〜S4)するだけの構成にしてもよい。この場合、ウェハ Wの表面を乾燥する装置例えば乾燥ガスを吹き付ける簡単なユニットを別個に設け 、そこで乾燥処理を行うようにしてもよい。
[0071] なお、上記の実施形態においては、洗浄ユニットは塗布'現像装置の一部を成すィ ンターフェースユニットに設けられていた力 これに限定されるものではなぐ洗浄ュ ニットは液浸露光装置内に設けてもよい。液浸露光装置の構成は周知であり詳細な 説明は省略するが、例えば図 14に示す構成の液浸露光装置を使用することができ る。

Claims

請求の範囲
[1] 半導体ウェハの表面にレジストを塗布する塗布ユニットと、露光された後の半導体 ウェハに現像液を供給して現像する現像ユニットと、を備えた塗布.現像装置におい て、
露光された後の半導体ウェハの周縁部を洗浄する洗浄ユニットを備え、 前記洗浄ユニットは、
半導体ウェハを水平に保持するウェハ保持部と、
前記ウェハ保持部を鈴直軸回りに回転させる回転機構と、
上部、下部及び側部を有し、これら上部、下部及び側部によって囲まれるとともに 一端が開放された空間を画成する少なくとも 1つの包囲部分であって、前記空間が 前記ウェハ保持部により保持された半導体ウェハの周縁部を収容しうるようなもので ある、少なくとも 1つの包囲部分と、
前記包囲部分の上部及び下部に設けられ、半導体ウェハの表面および裏面の周 縁部に向けて洗浄液をそれぞれ吐出する上側ノズル部及び下側ノズル部と、 前記上側ノズル部及び下側ノズル部に洗浄液を送る洗浄液供給部と、 前記包囲部分の側部に設けられ、前記上側ノズル部及び下側ノズル部から吐出さ れた洗浄液を吸引するための吸引口と、
前記包囲部分を、半導体ウェハの周縁部を囲む洗浄位置と、当該洗浄位置から退 避した退避位置との間で移動させる移動機構と、を含むことを特徴とする塗布'現像 装置。
[2] 前記洗浄液供給部は、互いに異なる第 1の洗浄液及び第 2の洗浄液を切り替えて 供給できるように構成されていることを特徴とする請求項 1記載の塗布 ·現像装置。
[3] 前記半導体ウェハは液浸露光がされたものであり、前記半導体ウェハの表面及び 裏面に撥水性の保護膜が形成されており、
第 1の洗浄液は前記保護膜を除去するための薬液であり、第 2の洗浄液は前記薬 液を除去するための洗浄液であることを特徴とする請求項 2記載の塗布 ·現像装置。
[4] 前記上側ノズル部は、複数の洗浄液吐出口を備えており、これら複数の洗浄液吐 出口は、前記包囲部分が前記洗浄位置にあるときに、半導体ウェハの周縁からの距 離が互いに異なるように配置され、前記洗浄液供給部は前記複数の洗浄液吐出口 のうちから選択された洗浄液吐出口のみに洗浄液を送ることができるように構成され て ヽることを特徴とする請求項 2記載の塗布 ·現像装置。
[5] 前記下側ノズル部は、複数の洗浄液吐出口を備えており、これら複数の洗浄液吐 出口は、前記包囲部分が前記洗浄位置にあるときに、半導体ウェハの周縁からの距 離が互いに異なるように配置され、前記洗浄液供給部は前記複数の洗浄液吐出口 のうちから選択された洗浄液吐出口のみに洗浄液を送ることができるように構成され て 、ることを特徴とする請求項 4記載の塗布 ·現像装置。
[6] 前記複数の洗浄液吐出口は、前記包囲部分が前記洗浄位置にあるときに、半導体 ウェハの中心を共通の中心とする同心円上に配置され、各円上に 2以上の洗浄液吐 出口が配置されて!ヽることを特徴とする請求項 4記載の塗布 ·現像装置。
[7] 前記包囲部分の前記上部に接続された天井板部分と、この天井板部分を介して半 導体ウェハの表面に乾燥ガスを供給する乾燥ガス供給部と、を更に備え、前記天井 板部分は、前記包囲部分が前記洗浄位置にあるときに半導体ウェハの中心部の上 方まで延びるように形成されて!ヽることを特徴とする請求項 1記載の塗布 ·現像装置。
[8] —対の包囲部分を備え、これら包囲部分は、前記洗浄位置にある場合に、半導体 ウェハの直径方向に互いに対向するように配置されて 、ることを特徴とする請求項 1 に記載の塗布'現像装置。
[9] 互いに対向する一対の包囲部分の前記上部同士を連結する天井板部分と、この 天井板部分を介して半導体ウェハの表面に乾燥ガスを供給する乾燥ガス供給部と、 を備えたことを特徴とする請求項 8記載の塗布 ·現像装置。
[10] 前記塗布ユニット及び現像ユニットを含む処理ブロックと、この処理ブロックを半導 体ウェハに対して露光を行う露光装置に接続するためのインターフェイスブロックとを 備え、前記洗浄ユニットは、前記インターフェイスブロックに設けられていることを特徴 とする請求項 1に記載の塗布 ·現像装置。
[11] 前記天井板部分は、前記包囲部分の前記上部に対して着脱自在に設けられ、 前記天井板部分を、前記洗浄位置にある前記包囲部分に対して接続および離脱 させる昇降機構を更に備えたことを特徴とする請求項 7記載の塗布'現像装置。
[12] レジストの塗布された半導体ウェハの表面に液層を形成して液浸露光する露光装 置にお 、て、請求項 1に記載した洗浄ユニットを設けたことを特徴とする露光装置。
[13] 半導体ウェハの表面にレジストを塗布した後、当該半導体ウェハを露光し、次いで 当該半導体ウェハの表面に現像液を供給して現像するレジストパターン形成方法に おいて、
半導体ウェハを露光した後、現像を行う前に洗浄を行う洗浄工程を備え、 前記洗浄工程は、
半導体ウェハをウェハ保持部に水平に保持する工程と、
次に、上部、下部及び側部を有する包囲部分を、前記ウェハ保持部に保持された 半導体ウェハの周縁部が前記上部、下部及び側部により囲まれるような位置に位置 させる工程と、
続いて、前記包囲部分に設けられた上側洗浄液吐出口及び下側洗浄液吐出口か ら半導体ウェハの表面および裏面の周縁部に向けてそれぞれ洗浄液を吐出させな がら、前記包囲部分の側部に設けられた吸引ロカ 洗浄液を吸引する工程と、 半導体ウェハの周縁部の既に洗浄された部位と異なる部位を洗浄するために、前 記ウェハ保持部を異なる角度位置に回転させる工程と、
を含むことを特徴とするレジストパターン形成方法。
[14] 前記露光は、半導体ウェハの表面に液層を形成しながら露光を行う液浸露光であ り、
半導体ウェハの表面及び裏面周縁部に、液浸露光が行われる前に撥水性の保護 膜が形成されており、
前記上側洗浄液吐出口及び下側洗浄液吐出口から洗浄液を吐出する工程は、半 導体ウェハの両面の周縁部に薬液を吐出して保護膜を除去する工程と、次いで半 導体ウェハの両面の周縁部に薬液除去用の洗净液を吐出して前記薬液を除去する 工程と、を含むことを特徴とする請求項 13記載のレジストパターン形成方法。
[15] 薬液除去用の洗浄液は、薬液よりも半導体ウェハの中央寄りの位置に向けて吐出 されることを特徴とする請求項 14記載のレジストパターン形成方法。
[16] 半導体ウェハの両面の周縁部を洗浄した後、前記包囲部分の前記上部から少なく とも半導体ウェハの中心部まで延びる天井板部分から半導体ウェハの表面に乾燥ガ スを供給する工程を含むことを特徴とする請求項 13記載のレジストパターン形成方 法。
