Abstract

【課題】 短波長の露光光源に対応したレジストパターンのエッチング耐性を向上する。 【解決手段】 基板上のレジスト膜が露光され,現像されてレジストパターンが形成された後に,当該レジストパターンの表面にフッ素系の液体を供給するトリートメント処理を行う。そして,その後当該レジストパターンをマスクとした下地膜のエッチング処理を行う。こうすることにより,エッチング処理する前に,レジストパターンの表面におけるフッ素分子の密度が上昇し,レジストパターンのエッチング耐性が向上される。

[0072] 以上の実施の形態において,現像処理後であって TFE溶液の供給前に,レジスト ノターン Pを酸ィ匕させてもよい。かかる場合,例えば塗布現像処理装置 1に図 12に 示すような酸ィ匕装置 220が搭載される。酸化装置 220は,例えばウェハ Wを収容する 収容容器 221を備え,その収容容器 221内には,載置台 222が設けられている。ま た収容容器 221の天井部には,紫外線照射部 223が設けられている。例えば収容 容器 221の側壁には,エアのエア供給源 224に連通する酸素含有ガス供給部として のエア供給管 225が接続されている。エア供給管 225には,例えば開閉弁 226が設 けられている。収容容器 221におけるエア供給管 225の反対側の側壁には,排気管 227が接続されて 、る。エア供給管 225からのエアの給気と排気管 227からの排気 によって,収容容器 221内を酸素が含まれるエア雰囲気に維持できる。
[0073] 例えば現像処理が終了すると,ウェハ Wは直ちに酸ィ匕装置 220に搬入され,載置 台 222上に載置される。ウェハ Wが載置台 222上に載置されると,収容容器 221内 が酸素含有雰囲気に置換される。この酸素含有雰囲気内において,紫外線照射部 2 23力 ウェハ W上のレジストパターン Pの表面に紫外線が照射され,レジストパターン Pの表面が酸ィ匕される。酸ィ匕装置 220にお 、てレジストパターン Pの表面が酸ィ匕され た後,ウェハ Wは,液体供給装置 33に搬入され,上述した実施の形態と同様に TFE 溶液が供給される。
[0074] かかる場合, TFE溶液が供給される前にレジストパターン Pの表面を酸ィ匕するので ,レジストパターン Pの表面に対する TFE溶液の反応性が向上する。この結果, TFE 溶液を供給する際に,レジストパターン Pの表面の分子に対する TFEの結合が効率 的に行われる。なお,この例において,エアの代わりに酸素ガスだけを収容容器 221 内に供給してもよい。
[0075] 以上の実施の形態は,本発明の一例を示すものであり,本発明はこの例に限らず 種々の態様を採りうるものである。上記実施の形態では,レジストパターン Pに TFE溶 液を供給していたが, TFE溶液に代えて他のフッ素系の液体,例えば HFE (ノ、イド口 フルォロエーテル),フルォロベンゼンであってもよい。また, OH基を含有する他の 液体として界面活性剤を供給して ヽたが,界面活性剤に代えてアセチレングリコール 系の薬液を供給してもよい。以上の実施の形態は,ウエノ、 Wを処理する例であつたが ,本発明は,ウェハ以外の例えば FPD (フラットパネルディスプレイ),フォトマスク用 のマスクレチクルなどの他の基板を処理する場合にも適用できる。
産業上の利用可能性
本発明は,例えば ArFレーザよりも短波長の露光光源を用いたリソグラフィ技術に おいて,レジストパターンのエッチング耐性を向上する際に有用である。

Claims

請求の範囲
[1] 基板上のレジスト膜を現像して,基板上にレジストパターンを形成する現像工程と,そ の後前記レジストパターンをマスクとして下地膜をエッチングするエッチング工程とを 有する基板の処理方法にぉ 、て,
前記現像工程とエッチング工程との間に,前記レジストパターンに対しフッ素系の液 体を供給する工程を有する。
[2] 請求項 1の基板の処理方法において,
前記フッ素系の液体は,分子量が 50以上の化合物により構成されている。
[3] 請求項 1の基板の処理方法において,
前記フッ素系の液体は, OH基を含有している。
[4] 請求項 1の基板の処理方法において,
前記現像工程と前記エッチング工程との間に,前記レジストパターンに対し OH基を 含有した他の液体を供給する工程をさらに有する。
[5] 請求項 4の基板の処理方法において,
前記 OH基を含有した他の液体を供給する工程は,前記フッ素系の液体を供給する 工程よりも前に行われる。
[6] 請求項 4の基板の処理方法において,
前記 OH基を含有した他の液体を供給する工程は,前記フッ素系の液体を供給する 工程と同時に行われる。
[7] 請求項 4の基板の処理方法において,
前記フッ素系の液体の温度は,前記 OH基を含有した他の液体の温度よりも高く設 定されている。
[8] 請求項 4の基板の処理方法において,
前記 OH基を含有する他の液体は,界面活性剤である。
[9] 請求項 1の基板の処理方法において,
前記フッ素系の液体が供給された前記レジストパターンに対しエネルギを供給して, 前記レジストパターンの表面に対する前記フッ素系の液体の反応を促進させる工程 をさらに有する。
[10] 請求項 9の基板の処理方法において,
前記レジストパターンの表面に対する前記フッ素系の液体の反応を促進させる工程 は,基板を加熱することによって行われる。
[11] 請求項 9の基板の処理方法において,
前記レジストパターンの表面に対する前記フッ素系の液体の反応を促進させる工程 は,基板に紫外線を照射することによって行われる。
[12] 請求項 1の基板の処理方法において,
前記現像工程の後であって,前記フッ素系の液体を供給する工程の前に,前記レジ ストパターンの表面を酸ィ匕する工程をさらに有する。
[13] 請求項 12の基板の処理方法において,
前記レジストパターンの表面を酸ィ匕する工程は,基板を酸素ガス含有雰囲気内に維 持した状態で基板に紫外線を照射することによって行われる。
[14] 基板の処理装置であって,
現像処理によって基板上にレジストパターンが形成されてから,前記レジストパターン をマスクとして下地膜がエッチング処理されるまでの間の前記レジストパターンに対し
,フッ素系の液体を供給する液体供給部を備えて 、る。
[15] 請求項 14の基板の処理装置において,
前記現像処理が行われて力 前記エッチング処理が行われるまでの間の前記レジス トパターンに対し, OH基を含有した他の液体を供給する他の液体供給部を,さらに 備えている。
[16] 請求項 14の基板の処理装置において,
前記フッ素系の液体が供給された前記レジストパターンに対しエネルギを供給して, 前記レジストパターンの表面に対する前記フッ素系の液体の反応を促進させるエネ ルギ供給装置を,さらに備えている。
[17] 請求項 14の基板の処理装置において,
前記フッ素系の液体が供給される前の前記レジストパターンの表面を酸ィ匕する酸ィ匕 装置を,さらに備えている。
[18] 請求項 17の基板の処理装置において, 前記酸化装置は,
基板を収容する収容容器と,
前記収容容器内に酸素含有ガスを供給する酸素含有ガス供給部と, 前記収容容器内の基板に対して紫外線を照射する紫外線照射部と,を有する。
