Abstract

본 발명은 (a) 하기 화학식 1, 2 및 3의 도입된 단위를 함유하고, 산-불안정기를 하유하고, 물에는 난용성이지만, 산 작용의 결과로 알칼리 수용액에는 가용성으로 되는 중합체 1종 이상, (b) 하기 화학식 4의 술포늄염인, 화학선의 작용 하에 산을 생성하는 유기 화합물 1종 이상, 및 (c) 성분 (b)와 서로 다른 추가의 유기화합물 1조 이상을 주성분으로 하는 포지티브형 감방사선성 혼합물에 관한 것으로, 이 감방사선성 혼합물은 감광성이 매우 양호하고, 가공 관용도가 양호하며, 서로 다른 공정 단계 간에 층두께의 손실이 없고, 콘트라스트가 증가된 릴리프 구조를 부여하므로, 감광성 코팅 재료의 제조에 사용될 수 있다.

Claims (6)

  1. (a) 하기 화학식 1의 단위 35~70몰%, 화학식 2의 단위 30~50몰%, 및 화학식 3의 단위 0~15몰%가 중합체의 구조 단위로 존재하는 조건으로 화학식 1, 2 및 3의 도입된 단위를 함유하고, 산-불안정기를 함유하고, 물에는 난용성이지만, 산 작용의 결과로 알칼리 수용액에는 가용성으로 되는 중합체 1종 이상, (b) 하기 화학식 4의 술포늄염인 화학선의 작용 하에 산을 생성하는 유기 화합물 1종 이상, 및 (c) 하기 화학식 5의 화합물인 성분 (b)와 서로 다른 추가의 유기 화합물 1종 이상을 주 성분으로 하는 포지티브형 감방사선성 혼합물.
    상기 식에서, R' 및 R''는 동일하거나 또는 다르고, 각각 탄소 원자수 1 내지 4의 알킬이거나, R' 및 R''는 CH2기를 통하여 서로 연결되어 5원의 고리를 제공하고, R'''는 탄소 원자수 1 내지 4의 알킬이다.
  2. 제 1항에 있어서, 유기 화합물 (c)의 화학식 5에서, R', R'' 및 R'''이 각각 CH3인 혼합물.
  3. 제 1항 또는 제 2항에 있어서, 유기 용매 또는 용매 혼합물 중의 용액의 형태로 존재하는 혼합물.
  4. 제 1항 또는 제 2항에 있어서, 성분 (a), (b) 및 (c)가 (a) 90 내지 97.99중량%, (b) 2 내지 8중량% 및 (c) 0.001 내지 2중량%의 양으로 사용된 혼합물.
  5. 제 1항 내지 제 4항 중 어느 한 항에서 청구된 감방사선성 혼합물이 사용되는 감광성 코팅 재료의 제조 방법.
  6. 통상의 방법으로 예비 처리된 기판에 0.1 내지 5㎛의 층 두께로 감방사선성 혼합물을 도포하고, 70 내지 150℃에서 건조하고, 화학선에 화상식으로 노출시키고, 필요한 경우 40 내지 160℃로 가열하고, 알칼리 수용액으로 현상시키는 릴리프(relief) 구조의 생성 방법에 있어서, 감방사선성 혼합물이 제 1항 내지 제 4항 중 어느 한 항에서 청구된 것인 방법.
