Abstract

보정 패턴이나 보조 패턴의 존재에 영향을 받지 않고, 또는 도파로 효과에 영향을 받지 않고, 또한 포토 마스크의 형식에 구애되지 않고, 항상 포토 마스크에 형성된 결함을 확실히 검출할 수 있는 패턴 결함 검출 방법을 제공한다. 포토 마스크에 형성된 패턴의 결함 검사 방법에 있어서, 그 포토 마스크를 투과한 광에 의한 광 강도 분포와 패턴 데이타에 기초하여 계산된 광 강도 분포를 비교함으로써, 포토 마스크에 형성된 패턴의 결함을 검출한다.

Claims (4)

  1. 포토 마스크에 형성된 패턴의 결함 검사 방법에 있어서, 상기 포토 마스크를 투과한 광에 의한 광 강도 분포화 패턴 데이타에 기초하여 계산된 광 강도 분포를 비교함으로서, 포토 마스크에 형성된 패턴의 결함을 검출하는 것을 특징으로 하는 패턴 결함 검사 방법.
  2. 제1항에 있어서, 상기 포토 마스크를 투과하는 광의 파장은 웨이퍼에 패턴을 전사할 때에 이용되는 노광 광의 파장과 같은 것을 특징으로 하는 패턴 결함 검사 방법.
  3. 제1항 또는 제2항에 있어서, 상기 포토 마스크는 위상 시프트 마스크로 이루어지는 것을 특징으로 하는 패턴 결함 검사 방법.
  4. 제1항 또는 제2항에 있어서, 상기 포토 마스크는 하프 톤 방식 위상 시프트 마스크로 이루어지는 것을 특징으로 하는 패턴 결함 검사 방법.
