Abstract

본 발명은 시료의 단자들과 접촉되는 접촉부들이 제1절연체속에 그러한 제1절연체를 관통하도록 그러한 제1절연체의 두께방향으로 배치되고 상기 접촉부들이 상기 제1절연체와 제2절연체의 사이에 형성된 제1의 도전성 배선에 연결되어 있는 구조를 갖는 제1의 도전성 회로기판과, 상기 시료의 전기적 특성을 시험하기 위한 전기적 시험기에 연결된 제2의 도전성 배선에 상기 제1의 도전성 배선이 연결되어 있는 구조를 갖고 상기 시료와 동일하거나 유사한 열팽창계수를 갖는 제2의 도전성 회로기판을 포함하고, 제1의 도전성 회로기판이 상기 제2의 도전성 회로기판에 대해 전기적으로 연결되어 있는 구조를 갖는 탐색기에 관한 것이다.

제1도는 본 발명의 탐색기의 한 예를 도시한 단면도, 제2도는 제1의 도전성 회로기판(A1)의 한 예를 도시한 평면도, 제3도는 제2의 A-B선을 따라 취한 단면도.

Claims (7)

  1. 탐색기(probe structure)에 있어서, 시료(material to be tested)의 단자들과 접촉되는 접촉부들이 제1절연체속에 그러한 제1절연체를 관통하도록 그러한 제1절연체의 두께방향으로 배치되고 상기 접촉부들이 상기 제 1 절연체와 제 2 절연체의 사이에 형성된 제 1 의 도전성 배선(wiring)에 연결되어 있는 구조를 갖는 제 1 의 도전성 회로기판(circuit board)과, 상기 시료의 전기적 특성을 시험하기 위한 전기적 시험기(tester)에 연결된 제 2 의 도전성 배선에 상기 제 1 의 도전성 배선이 연결되어 있는 구조를 갖고 상기 시료와 동일하거나 유사한 열팽창계수를 갖는 제 2 의 도전성 회로기판을 포함하고, 상기 제1의 도전성 회로기판이 상기 제2의 도전성 회로기판에 대해 전기적으로 연결되어 있는 구조를 갖는 것을 특징으로 하는 탐색기.
  2. 제1항에 있어서, 상기 제 1 의 도전성 회로기판과 상기 제 2 의 도전성 회로기판의 사이에 탄성체가 배치된 것을 측징으로 하는 탐색기.
  3. 제 1 항에 있어서, 상기 제 2 의 도전성 배선이 신호선들에 직렬로 연결된 하나 이상의 저항기들을 갖는 것을 특징으로 하는 탐색기.
  4. 제3항에 있어서, 상기 저항기에 대해 병렬관계로 콘덴서가 연결되어 있는 것을 특징으로 하는 탐색기.
  5. 제 1 항에 있어서, 상기 제 2 의 도전성 배선들에 대해 전력공급선(electric power supplying wire)들이 서로 독립적으로 배선되어 있는 것을 특징으로 하는 탐색기.
  6. 제 1 에 있어서, 상기 도전성 회로기판이 서로 접합(joining)되거나 하나의 인쇄기판(printed substrate)에 부착되어 일체화하고 배선된 다수의 도전성 회로기판들을 포함하고 있는 것을 특징으로 하는 탐색기.
  7. 제 1 항에 있어서, 상기 시료가 다이싱(dicing:입방체로 나누기)전의 웨이퍼상에 형성된 집적회로인 것을 특징으로 하는 탐색기.
